Abstract

極の透明導電膜422、及び第1光電変換ユニットの第
2電極である裏面電極461と第2光電変換ユニットの
裏面電極462とはそれぞれ絶縁され、第1光電変換ユ
ニットの第2電極461と第2光電変換ユニットの第1
電極422とが接続された構成にすることで、第1の光
電変換ユニットと第2ユニットとを直列に接続した集積
化薄膜太陽電池を作製する。 【効果】 耐熱性のない基板を用いてもレーザスクライ
ブで欠陥のない開溝404を形成でき、スクラライブさ
れる部分の裏面電極46下に絶縁物層45を設けておく
と他部分に損傷を与えず確実に裏面電極を切断できる。
さらに光電変換ユニットを絶縁分離する絶縁物を同時に
同材料で形成することで集積化構造を形成でき、その工
程の繰返しで任意の集積化薄膜太陽電池を再現性良く大
量生産できる。
Description
造およびその作製方法に関するものであり、生産性およ
び信頼性の高い薄膜膜太陽電池を提供するものである。
記す)を用いた薄膜太陽電池は、安価なガラス基板上に
大面積で設けることができ、しかも半導体層の厚さを1
μm以下の厚さで形成できるので生産コスト、資源節約
の点から有望視されている。特に、レーザースクライブ
(レーザー光による切断加工)を用いた集積化方法は、
生産性が高く大面積化が容易に計れるという特徴があ
る。
化学反応法、蒸着法、スパッタ法等で作製される薄膜の
半導体を用いた太陽電池のことをいうものである。a−
Siを用いた薄膜太陽電池は、ガラス基板だけではな
く、可とう性すなわち柔軟性を有したプラスチックフィ
ルム基板等の表面にも形成が可能であることが知られて
いる。このプラスチックフィルム基板を用いた薄膜太陽
電池は、可とう性を有しており、曲面等にも設置するこ
とができ、しかも極めて軽量にすることができるので応
用範囲が極めて広いという特徴を有している。
イブ法を用いて集積構造を有した薄膜太陽電池を作製す
る際の工程を示す。
SnO2 やITO等の透明導電膜22を成膜し、レーザ
ースクライブにより図2(A)のような状態を得る。つ
づいて、PIN型に光電変換層23を形成する。この光
電変換層23としては、a−Siを用いたものが一般的
である。そしてレーザースクライブ法を再び用いること
により図2(C)に示すように加工する。この後、裏面
電極となるメタル電極24をアルミやクロムで形成する
ことにより図2(D)の状態を得る。もちろん22をア
ルミやクロムで形成し、24を透明導電膜として形成さ
れているものもあるし、22、24の両方を透明導電膜
としたシースルータイプのものもあるが基本的構成は同
一である。

各光電変換ユニットが直列に接続されている様子が示さ
れている。実際には、必要に応じてこのような集積構造
が適当に選ばれる。ここでいう光電変換ユニットという
のは、それ一つで薄膜太陽電池を構成する最小単位の光
電変換装置をいう。そして、この光電変換ユニットを複
数集積化したものを薄膜太陽電池と記載することにす
る。
フレキシブルな可とう性の基板であるプラスチックフィ
ルム基板を用いてフレキシブルな薄膜太陽電池を作製す
る方法が知られており、このフレキシブルな薄膜太陽電
池を上記のようなレーザースクライブ法によって集積化
することが試みられている。
を作製する際には、以下(A)(B)に示すような問題
があった。
(A)は、基板の種類に関係なく、基板上に集積化され
る薄膜太陽電池を作製する際の問題である。
の集積化された薄膜太陽電池を作製する際においては、
図2(D)から図(E)に至最終工程において行われる
裏面電極24のみをレーザースクライブによって切断す
る工程で不都合が生じることが多かった。すなわち、こ
の工程は裏面電極24のみを切断する選択加工であるの
であるが、裏面電極のみを切断しようとして最小パワー
でレーザースクライブを行うと、裏面電極を上手く切断
できずショートしまい、また裏面電極を確実に切断しよ
うとしてレーザーのパワーを高くして加工部分の切断を
行うと、光電変換層23と透明電極22をも同時に切断
してしまったり、ダメージを与えたりしてしまい、集積
化された薄膜太陽電池の歩留りを低下させる原因となっ
ていた。
しようとする際には、裏面電極を選択的にレーザースク
ライブする際に問題が生じていた。
(B)は、プラスチックフィルム等の可とう性を有する
基板上に集積化される薄膜太陽電池を作製する際に特に
問題となる点である。
ム基板を用いて集積型の薄膜太陽電池を作製する場合
も、図2に示すガラス基板を用いた場合と同様の作製方
法を適用することができる。もっとも、プラスチックフ
ィルム基板が耐えうる温度以下で作製を行わなければな
らないことはいうまでもない。一般に可とう性を有する
基板としては、プラスチックフィルム基板に代表される
工業用プラスチックや樹脂フィルム等を用いることが知
られている。また、可とう性すなわち柔軟性を有するフ
レキシブルな材料は、耐熱性が低く、100度以上の温
度では変質してしまうものが一般的である。
フィルム基板を用いた例で従来の問題点を指摘するが、
これは一般的に可とう性基板を用いた場合の共通の問題
点である。

(A)に示すようにプラスチックフィルム基板21上に
成膜された透明導電膜22をレーザースクライブ法によ
って切断しなければならないのであるが、この際、レー
ザー光が基板表面にも当然到達してしまう。前述のよう
にプラスチックフィルム基板に代表される可とう性基板
は耐熱性が乏しので、瞬間的にしても1000度以上に
被照射面が加熱されるレーザー光の照射によって、図3
に示すようにプラスチックフィルム基板30の広い範囲
わたって基板表面がダメージを受け変質してしまう。こ
の図3は、図2(A)のレーザースクライブされた部分
を拡大して図示したものである。
ージの状況は、図3に示すようにレーザー光が照射され
た部分である所望の加工幅よりもさらに広い範囲わたっ
て生じてしまうので、図3に示すようにそのレーザース
クライブが行われた部分で、透明導電膜31がプラスチ
ックフィルム基板30から剥離したり、フレークが発生
するという現象が生じてしまっていた。これは、プラス
チックフィルム基板の表面が変質することで、透明導電
膜がプラスチックフィルム基板の表面から剥がれてしま
うのが原因である。
導電膜がこのレーザースクライブされた部分周辺におい
て部分的に剥離したり、フレークが発生したりしてしま
っていた。この剥離による凹凸は容易に数μmに達し、
またフレークも数μmのものが発生するので、1μm以
下の厚さしかない光電変換層23を設けた場合、容易に
裏面電極24と透明電極(透明導電膜)22との間でシ
ョートが発生してしまっていた。この問題は、プラスチ
ックフィルム基板等の可とう性を有した基板を用いた場
合には非常に高い割合で発生してしまい、可とう性を有
しつつしかもレーザー照射に従う瞬間的な加熱に耐えう
る材料がない現状においては避けがたい問題であった。
用いた集積型の薄膜太陽電池を作製しようとする場合、
従来のガラス基板を用いた集積型の薄膜太陽電池を作製
する際に問題であった、上記問題点(A)に加えて、上
記問題点(B)が加わり、さらにレーザースクライブ法
を用いた集積化工程を困難にしているという問題があっ
た。

て開溝463を形成する工程とによって、第1の光電変
換ユニット401の第1の電極(透明導電膜421)〜
光電変換層431〜第2の電極(裏面電極461)〜第
2の光電変換ユニットの第1の電極(透明導電膜42
2)〜光電変換層432〜第2の電極(裏面電極46
2)と電気的な接続がされている集積化された薄膜太陽
電池を作製する方法である。
しては、波長600nm以下のものを用いることが好ま
しい、なぜならば、絶縁物の層45として有機樹脂を用
いた場合には、有機樹脂の種類によっては、600nm
以上の波長を有するレーザー光を透過してしまう場合が
あり、この場合には、レーザー光に対するバリアである
絶縁物の層45の作用が半減してしまうからである。し
かしながら、波長600nm以上のレーザー光も吸収し
てしまうような絶縁物を用いて層45を形成すならば、
必要に応じてレーザー光の波長を設定すればよい。以下
実施例を用いて本発明の構成、特にその作製工程を詳細
に説明する。
集積化された薄膜太陽電池は、プラスチックフィルム基
板41、透明導電膜42、PIN型の光電変換層43、
裏面電極46、絶縁物であるエポキシ樹脂からなる絶縁
物44、45からなる。
装置の一つのユニットとなる。そして、第2の溝405
を埋めた裏面電極46の導電性材料によって光電変換ユ
ニット401の裏面電極461と光電変換ユニット40
3の透明導電膜422とが電気的に接続されている。ま
た、第1の開溝404によって光電変換ユニット401
と第2の光電変換ユニット403の透明導電膜である4
21と422、並びに光電変換層431と432とはそ
れぞれ絶縁され、裏面電極46はレーザースクライブに
よって461と462に分割され開溝463によって互
いに絶縁されている。結果として、裏面電極462〜光
電変換層432〜透明導電膜422(以上、光電変換ユ
ニット403)〜裏面電極461〜光電変換層431〜
透明導電膜421(以上、光電変換ユニット401)と
いう経路でもって、2つの光電変換ユニットが直列に接
続された集積型の薄膜太陽電池が構成される。そして、
上記集積化構造を多数箇所において用いることによっ
て、任意の数の光電変換ユニットを集積化できるもので
ある。

るプラスチックフィルム基板(以下単に基板と記す)4
1上に透明導電膜42としてITOをスパッタ法によっ
て4000Åの厚さに成膜し、図4の状態を得る。本実
施例では、プラスチックフィルム基板としてポリエチレ
ンテレフタレートを用いた。
装置を用い、以下の成膜条件で行った。 アルゴン分圧 6×10-3Torr 酸素分圧 1×10-4Torr DC電流 1A 基板温度 室温
を形成する。この光電変換層は何ら限定されるものでは
ないが、プラスチックフィルム基板の耐熱性を考えると
100度以下の基板温度で形成できる方法が好ましい。

膜しPIN型の光電変換層(計4500Å厚)を作製し
た。作製はプラズマCVD法を用い、以下に示す条件で
行った。 P型半導体層(100Å厚)の成膜条件。 基板温度 80℃ RFパワー 10W(13.56MHz) 成膜圧力 0.04Torr ガス流量 SiH4 =16sccm (B2 H6 1%
含有) CH4 =18sccm H2 =145sccm I型半導体層(4000Å厚)の作製条件。 基板温度 80℃ RFパワー 10W(13.56MHz) 成膜圧力 0.04Torr ガス流量 SiH4 =15sccm H2 =150sccm N型半導体層(400Å厚)の作製条件。 基板温度 80℃ RFパワー 10W(13.56MHz) 成膜圧力 0.04Torr ガス流量 SiH4 =15sccm (PH3 1%含
有) H2 =150sccm
クライブ法(レーザー光を用いた加工方法)により図6
に示すごとく透明導電膜42と光電変換層43とからな
る積層を2ヶ所において切断する。この際、レーザース
クライブが行われた部分は開溝が形成され、第1の開溝
404と第2の開溝405が形成される。
マレーザー(波長248nm)を用い以下の条件で行っ
た。第1の開溝に対して 1.0 J/cm2 ×7ショット 第2の開溝に対して 1.0 J/cm2 ×4ショット
レーザー光の照射のトータルのパワーが第2の開溝40
5の開溝を形成する際よりも大きいのは、図1に示すよ
うに第1の開溝404が光電変換ユニット401と40
3とを電気的に分離するために設けられるためであるの
に対して、第2の開溝405は、裏面電極461と透明
導電膜422とを電気的に接続するために設けられるも
のであり、透明導電膜42を完全に切断する必要がない
からである。もちろん同一条件で行うことも可能であ
る。
ムを線状に光学系で成形したものを用い、1ショットで
線状にレーザー加工を行ったが、スポットビームを線状
に操作していって加工を行う方法でもよい。
ーザー光の種類としては、その用途に応じて、ArFエ
キシマレーザー、XeFエキシマレーザー、YAGレー
ザー(スポット加工)等を用いることができる。前述の
ようにレーザー光の波長としては、600nm以下のも
のが好ましいが、YAGレーザー(波長1.06μm)
でも用いることは可能である。
膜42と光電変換層43とを積層した状態でレーザース
クライブを行うことによって、透明導電膜のレーザース
クライブ時におけるプラスチックフィルム基板からの剥
離、ささくれ、フレークの発生を大幅に抑えることがで
きるという顕著な特徴を有する点である。
明導電膜(ここではITO)を設け、さらにPIN構成
の光電変換層を積層した状態で、レーザースクライブを
行い光電変換層と透明導電膜とを同時に切断した場合、
プラスチックフィルム基板上の透明導電膜のみをレーザ
ースクライブによって切断する場合に比較して、透明導
電膜の剥離やささくれ、フレークの発生がはるかに減少
したという実験事実に基づくものである。ここでは基板
としてプラスチックフィルム基板を用いたが、他の可と
う性基板においても同様な効果を得ることができる。
に絶縁物であるエポキシ樹脂44、45をスクリーン印
刷法によって2μm〜20μmの厚さに設けた。こうし
て、所定のパターンに形成することによって、第1の開
溝404に絶縁物であるエポキシ樹脂44が充填され、
同時にエポキシ樹脂よりなる絶縁物の層45が設けられ
る。ここで、スクリーン印刷法を用いることで絶縁物4
4と絶縁物の層45とを同時に形成すことができ、不良
が発生する大きな原因の一つであるパターニング工程が
簡略化されるという顕著な効果を得ることができる。さ
らに、本発明の構成をとるとパターニング工程が上記の
絶縁物の加工のみですむので、上記のようなスクリーン
印刷法を用いて、絶縁物のパターニング工程における不
良の発生を抑えることは、完成品の歩留りを向上させる
のに大きな効果がある。
シ樹脂を絶縁物をして用いたが、絶縁物であれば特に限
定されるものではなく、酸化珪素、さらにはポリイミ
ド、シリコンゴム等の有機樹脂、ウレタン、アクリル等
を用いることができる。しかしながら、後のレーザース
クライブ工程に際してレーザー光が照射されることにな
るので、弱いレーザー光の照射によって焼ききれたり昇
華してしまわない程度に耐熱性を有していた方が好まし
く、また、レーザー光を完全に透過してしまうような材
料は好ましくない。
溝404、405さらには絶縁物44、45の実際の位
置関係は、パターニング工程(本実施例ではスクリーン
印刷法)やレーザースクライブ工程の精度によって決定
されるもので、図で示される位置関係に限定されるもの
でないことはいうまでもない。
00Åの厚さに成膜する。この際、第2の溝405は裏
面電極材料によって充填され、裏面電極46と透明導電
膜422とは電気的に接続されることになる。この工程
は、裏面電極の形成と同時に行えるので、特別な方法で
裏面電極46と透明導電膜422とを電気的に接続する
必要がないという作製工程上の特徴を有する。裏面電極
としてはアルミを真空蒸着によって成膜したが、他に裏
面電極の材料としては、Ag、Cr、Ni、Mo、SU
S等を用いることができ、また裏面電極を透明電極とし
てITOやSnO2 で形成してもよい。また、その形成
方法も多様であるが、本実施例のように耐熱性の乏しい
プラスチックフィルム基板を用いる場合には、基板に熱
ダメージを与えない低温成膜方法が好ましい。
て、絶縁物の層45上に成膜された裏面電極46をレー
ザースクライブ法によって切断することによって、図1
に示すような集積型の薄膜太陽電池が完成する。この
時、絶縁物の層45が遮蔽物となり光電変換層43には
レーザー光が届かないようにすることは重要である。従
来は、この透明導電膜のみを切断するレーザースクライ
ブ工程で、下の光電変換層432と透明導電膜422を
も一緒に加工してしまうことが多々あり、そうすると、
この領域で合金化しショートが発生する等の問題が発生
し、集積化を困難としていた。しかしながら、本実施例
に示すような構成をとること、絶縁物の層45がレーザ
ー光によってダメージを受けることになるので、この層
が実質的にバリアとなり、光電変換層43がレーザース
クライブによって切断されることがなく、しかも確実に
裏面電極を切断することができ、プロセスの再現性およ
び歩留りの向上に極めて優れた効果があった。

を完成することができた。
スチックフィルム基板用いた例を記載したが、他の種類
の可とう性基板またはガラス基板等の一般の絶縁基板を
用いた場合であっても本実施例と同様にして集積型の薄
膜太陽電池が作製できることはいうまでもない。
光電変換層を積層した状態で、レーザースクライブを行
うことによって、耐熱性のない基板を用いた場合であっ
ても欠陥のない開溝を形成することができ、また、透明
導電膜並びに光電変換層上に設けられた裏面電極をレー
ザースクライブによって切断する際、このレーザースク
ライブされる部分の裏面電極下に絶縁体の層を設けてお
くことで、他の部分にダメージを与えずにしかも確実に
裏面電極をレーザースクライブによって切断することが
でき、さらにこの絶縁体の層と隣合う光電変換ユニット
を絶縁分離する絶縁物を同じ材料で同時に形成すること
で、結果として3回のレーザースクライブと1回のパタ
ーニングのみで集積化構造を形成することができ、この
工程を繰り返すことで、任意の数集積化された薄膜太陽
電池を再現性良く大量生産できるという顕著な効果を得
ることができた。

- 【請求項1】 図1に示すように、絶縁基板41上に透
明導電膜421と光電変換層431と裏面電極461と
からなる第1の光電変換ユニット401と、透明導電膜
422と光電変換層432と裏面電極462とからなる
第2の光電変換ユニット403とを有し、開溝404に
充填された絶縁物44によって第1の光電変換ユニット
401の透明導電膜421と第2の光電変換ユニット4
03の透明導電膜422とが分離され、同時に第1の光
電変換ユニット401の光電変換層431と第2の光電
変換ユニット403の光電変換層432とが電気的に分
離され、開溝405に充填された裏面電極461を構成
する導電材料によって第1の光電変換ユニット401の
裏面電極461と第2の光電変換ユニット403の透明
導電膜422とは接続され、開溝463によって第1の
光電変換ユニット401の裏面電極461と第2の光電
変換ユニット403の裏面電極462とは分離された構
成をとることによって、第1の光電変換ユニットと第2
の光電変換ユニットとが直列に接続されていることを特
徴とする薄膜太陽電池。 - 【請求項2】 図1にその一部分を示す薄膜太陽電池を
作製する方法であって、基板41上に透明導電膜42と
光電変換層43とを積層する工程と、レーザー光の照射
によって開溝404と開溝405とを形成する工程と、
開溝404に絶縁物44を充填するとともに同時に、該
工程により光電変換層431と分離された光電変換層4
32上に絶縁物の層45を設ける工程と、裏面電極46
を形成するとともに同時に開溝405を裏面電極46を
構成する導電材料で充填する工程と、前記絶縁物の層4
5上の裏面電極46にレーザー光の照射をし、開溝46
3を形成する工程とによって、第2の光電変換ユニット
403の第1の電極である透明導電膜422と第1の光
電変換ユニット401の第2の電極である裏面電極46
1とを連結し、かつ、第1の光電変換ユニット401の
第1の電極である透明導電膜421と第2の光電変換ユ
ニット403の第1の電極である透明導電膜422、並
びに第1の光電変換ユニット401の第2の電極である
裏面電極461と第2の光電変換ユニット403の第2
の電極である裏面電極462とをそれぞれ絶縁し、第1
の光電変換ユニットと第2の光電変換ユニットとが直列
に接続された構成を得ることを特徴とする薄膜太陽電池
の作製方法。 - 【請求項3】 複数の光電変換ユニットを同一平面上に
直列に連結した構成を有する薄膜太陽電池であって、 該光電変換ユニットは第1の電極、光電変換層、第2の
電極と積層された構成を有し、 前記複数の光電変換ユニットから選ばれた隣合う第1の
光電変換ユニットと第2の光電変換ユニットとを直列に
連結する連結部において、第1の電極と光電変換層とか
らなる積層に設けられた第1の開溝と第2の開溝、並び
に第2の電極に設けられた第3の開溝を有し、 前記第1の開溝は絶縁物が充填されており、前記第2の
開溝は導電物質が充填され第2の光電変換ユニットの第
1の電極と第1の光電変換ユニットの第2の電極とを連
結した構成を有し、かつ、第3の開溝によって第1の光
電変換ユニットと第2の光電変換ユニットとの第2の電
極とが互いに分離された構成を有し、さらに第3の開溝
は光電変換層上の絶縁物の層上に設けられていることを
特徴とする薄膜太陽電池。 - 【請求項4】 絶縁基板上に第1の電極を形成する工程
と、前記透明導電膜上に光電変換層を設ける工程と、前
記第1の電極と光電変換層からなる積層に対してレーザ
ー光の照射を行い第1の開溝と第2の開溝を形成する工
程と、第1の開溝に絶縁物を充填するとともに第2の開
溝を挟んで第1の開溝と反対側の光電変換層上に部分的
に絶縁物の層を設ける工程と、光電変換層上並びに前記
絶縁物の層上に第2の電極を形成するとともに第2の開
溝に前記第2の電極を構成する導電材料を充填する工程
と、前記絶縁物の層上の第2の電極をレーザー光の照射
によって切断する工程とを有することを特徴とする薄膜
太陽電池の作製方法。 - 【請求項5】 請求項4において、レーザー光の波長を
600nm以下とすることを特徴とする薄膜太陽電池の
作製方法。
