Description
次に、上述した有機デバイス用電極を用いて構成した有機デバイスの構成例1として、有機EL素子への適用例を説明する。その素子構造を第4図(a)に示す。
上述した有機EL素子における電子注入電極として、本発明に係る有機デバイス用電極を適用した有機EL素子の作製例を説明する。
上述した有機デバイス用電極を用いて構成した有機デバイスの構成例2として、他の有機EL素子への適用例を説明する。その素子構造を第4図(b)に示す。
上述した有機EL素子(MPE素子)における電荷発生層として、本発明に係る有機デバイス用電極を適用した有機EL素子の作製例を説明する。
次に、上述した各実施形態に係る有機デバイス用電極を用いて構成した有機デバイスの構成例3として、有機電界効果トランジスタへの適用例を説明する。その素子構造を第6図に示す。
第7図(a)は表示装置の一実施例を示し、筐体1001、支持台1002、表示部1003、スピーカー部1004、ビデオ入力端子1005等を含む。本発明の有機デバイス用電極は、上記表示部1003等に搭載されている。なお、有機デバイス用電極を搭載した表示装置としては、コンピュータ用、TV放送受信用、広告表示用などの情報表示用装置が含まれる。

- 基板上に設けられた第1のゲート電極と、
前記第1のゲート電極上に設けられた第1のゲート絶縁膜と、
前記第1のゲート絶縁膜上に設けられた第1のソース電極及び第1のドレイン電極と、
前記第1のゲート絶縁膜、前記第1のソース電極、及び前記第1のドレイン電極上に設けられた電子輸送層と、
前記電子輸送層上に設けられた電荷発生層と、
前記電子輸送層及び前記電荷発生層上に設けられた正孔輸送層と、
前記正孔輸送層上に設けられた第2のソース電極及び第2のドレイン電極と、

前記電荷発生層は、微粒子状の導電性無機化合物からなる導電性微粒子と、π共役系有機化合物と、を有することを特徴とする有機電界効果トランジスタ。 - 請求項1において、前記導電性微粒子の表面は、アルキルチオール又はトリクロロアルキルシランにより安定化されていることを特徴とする有機電界効果トランジスタ。
- 請求項1又は請求項2において、
前記電荷発生層は、不活性雰囲気下において、溶媒中で導電性無機化合物材料を生成する第1の工程と、
微粒子状に成長した前記導電性無機化合物からなる前記導電性微粒子を有する前記溶媒に、前記π共役系有機化合物を分散させる第2の工程と、
前記導電性微粒子と前記π共役系有機化合物とを分散させた前記溶媒を前記電子輸送層上に湿式塗布する第3の工程と、を含む工程によって形成されることを特徴とする有機電界効果トランジスタ。 - 請求項3において、前記湿式塗布は、ディップコート、スピンコート又はインクジェットであることを特徴とする有機電界効果トランジスタ。
- 請求項1において、
前記電荷発生層は、前記導電性微粒子としてMgを、前記π共役系有機化合物としてAlq 3 を有し、前記Mgと前記Alq 3 を共蒸着することによって形成され、
前記Mgと前記Alq 3 の比率が、重量比で1:1となるように前記共蒸着を行うことを特徴とする有機電界効果トランジスタ。 - 請求項1乃至請求項4のいずれか一項において、前記導電性微粒子としてLi、Mg、Ca、Mg3N2、Ca3N2、ZnO、ZnS、CdS又はCdSeと、Ag、Au、Cu、Pt、ITO、NiO、MoO3又はV2O5とを混合して用いることを特徴とする有機電界効果トランジスタ。
- 請求項1乃至請求項4又は請求項6のいずれか一項において、前記π共役系有機化合物は、BND、PBD、OXD−7、TAZ、BPhen、BCP、TPBI、Alq3、BeBq2、BAlq又はZn(BOX)2から選ばれた低分子有機化合物であることを特徴とする有機電界効果トランジスタ。
- 請求項1乃至請求項4又は請求項6のいずれか一項において、前記π共役系有機化合物は、TPD、α−NPD、TDATA若しくはMTDATAから選ばれた低分子有機化合物、又はPVT若しくはPVKから選ばれた高分子有機化合物であることを特徴とする有機電界効果トランジスタ。
- 請求項1乃至請求項4又は請求項6のいずれか一項において、前記π共役系有機化合物は、バイポーラ性を有する有機化合物であることを特徴とする有機電界効果トランジスタ。
