Description
本発明は、化合物系の太陽電池であるカルコパイライト型の太陽電池とその製造方法に関し、特に表面に凹凸を備えた基板を用いた点と、太陽電池の単位セルを直列接続するコンタクト電極部に特徴を有する太陽電池とその製造方法に関する。
光を受光し電気エネルギーに変換する太陽電池は、半導体の厚さによりバルク系と薄膜系とに分類されている。このうち薄膜系の太陽電池は、半導体層が数10μm〜数μm以下の厚さを持つ太陽電池であり、Si薄膜系と化合物薄膜系に分類されている。そして化合物薄膜系には、II−VI族化合物系、カルコパイライト系等の種類があり、これまでいくつか製品化されてきた。この中で、カルコパイライト系に属するカルコパイライト型の太陽電池は、使用されている物質から、別名CIGS(Cu(InGa)Se)系薄膜太陽電池、CIGS太陽電池或いはI−III−VI族系と称されている。
カルコパイライト型太陽電池は、カルコパイライト化合物を光吸収層として形成された太陽電池であり、高効率、光劣化(経年変化)がない、耐放射線特性に優れ、光吸収波長領域が広く、光吸収係数が高い等の特徴を有し、現在量産に向けた研究が行われている。
一般的なカルコパイライト型太陽電池の断面構造を図1に示す。図1に示すように、カルコパイライト型太陽電池は、ガラス基板(サブストレート)上に形成された下部電極層(Mo電極層)と、銅・インジウム・ガリウム・セレンを含む光吸収層(CIGS光吸収層)と、光吸収層薄膜の上にInS、ZnS、CdS等で形成される高抵抗のバッファ層薄膜と、ZnOAl等で形成される上部電極薄膜(TCO)とから構成されている。尚、基板にソーダライムガラスを用いた場合には、基板内部からのアルカリ金属成分(Na)の光吸収層への浸出量を制御するためにSiO2等を主成分とするアルカリ制御層を設ける場合もある。
上記カルコパイライト型太陽電池に太陽光等の光が照射されると、光吸収層内で電子(−)と正孔(+)の対が発生し、電子(−)と正孔(+)はp型半導体とn型半導体との接合面で、電子(−)がn型半導体へ正孔(+)がp型半導体に集まり、その結果、n型半導体とp型半導体との間に起電力が発生する。この状態で電極に導線を接続することにより、電流を外部に取り出すことができる。
図2に、カルコパイライト型太陽電池を製造する工程を示す。初めに、ソーダライムガラス等のガラス基板に下部電極となるMo(モリブデン)電極をスパッタリングによって成膜する。次に図2(a)に示すように、Mo電極をレーザー照射等によって除去することで分割する(第1のスクライブ)。
第1のスクライブの後、削り屑を水等で洗浄し、銅(Cu)、インジウム(In)及びガリウム(Ga)をスパッタリング等で付着させ、プリカーサを形成する。このプリカーサを炉に投入し、H2Seガスの雰囲気中でアニールすることにより、カルコパイライト型の光吸収層薄膜が形成される。このアニール工程は、通常気相セレン化もしくは単にセレン化と称されている。
次に、CdS、ZnOやInS等のn型バッファ層を光吸収層上に積層する。バッファ層は、一般的なプロセスとしては、スパッタリングやCBD(ケミカル・バス・デポジション)等の方法によって形成される。次に図2(b)に示すように、レーザー照射や金属針等によりバッファ層及びプリカーサを除去することで分割する(第2のスクライブ)。図3には金属針によるスクライブの様子を示している。
その後図2(c)に示すように、上部電極としてZnOAl等の透明電極(TCO:Transparent Conducting Oxides)膜をスパッタリング等で形成する。最後に図2(d)に示すように、レーザー照射や金属針等により上部電極(TCO)、バッファ層及びプリカーサを分割する(第3のスクライブ:素子分離)ことにより、CIGS系薄膜太陽電池が完成する。
ここで得られる太陽電池は各単位セルがモノリシックに直列接続されたセルと称せられるものであるが、実際に使用する際には、単一または複数のセルをパッケージングし、モジュール(パネル)として加工する。セルは、各スクライブ工程により、複数の単位セルが直列接続することで構成されており、薄膜型太陽電池では、この直列段数(単位セルの数)を変更することにより、セルの電圧を任意に設計変更することが可能となる。
前記第2のスクライブに関する先行技術としては、特許文献1および特許文献2が挙げられる。特許文献1には図3に示すように、先端がテーパー状になった金属針(ニードル)を所定の圧力で押し付けながら移動させることで、光吸収層とバッファ層を掻き取る技術が開示されている。
また、特許文献2にはアークランプ等の連続放電ランプによってNd:YAG結晶を励起して発振したレーザー(Nd:YAGレーザー)を光吸収層に照射することにより光吸収層を除去し分割する技術が開示されている。
これまで述べたように、従来のカルコパイライト型太陽電池では、その基板材料には表面が平坦なガラス基板が用いられてきた。
特許文献3に開示されるように、シリコン薄膜系の太陽電池においては、表面に凹凸が形成されたガラス基板(テクスチャ基板)を用い、このガラス基板上に電極を形成し、さらに順次シリコン半導体を積層して太陽電池を作成することで、光閉じ込め効果により変換効率の向上を行う技術が開発されてきた。
特許文献3に開示されるように、シリコン薄膜系の太陽電池においては、表面に凹凸が形成されたガラス基板(テクスチャ基板)を用い、このガラス基板上に電極を形成し、さらに順次シリコン半導体を積層して太陽電池を作成することで、光閉じ込め効果により変換効率の向上を行う技術が開発されてきた。
特許文献3に開示される従来のテクスチャ基板は、化合物系の太陽電池であるカルコパイライト型太陽電池には適用することができなかった。その理由は、基板に凹凸があると、第2のスクライブを実施することができず、モノリシックな直列段数接続構造を採ることができないからである。
例えば、第2のスクライブを行う技術のうち、機械的に切削するメカニカルスクライブでは、太陽電池セルの直列抵抗が増加してしまう。
図4のメカニカルスクライブを行った後の基板上面から撮影した写真に基づいてより詳細に説明すると、図4(a)は表面が平滑なガラス基板を用いた場合の写真、(b)は表面に凹凸のあるテクスチャ基板を用いた場合の写真である。

図4(b)に示すように、テクスチャ基板を用いた場合に第2のスクライブを行うと明らかにスクライブの残渣が生じている。これは、メカニカルスクライブに用いる金属針(ニードル)の直径が、テクスチャ基板の凹凸の間隔よりも広いことから生じている。即ち、図4の実験に用いたテクスチャ基板の凹凸の周期(最大高から最低高に至る横方向の距離)が5.9μmであるのに対し、ニードルの先端部の直径は約35μmと、ニードルの先端部の方が約6倍の直径を有している。
このようにニードルによって除去されなかった光吸収層は、透明電極(TCO)の積層後、透明電極と下部電極との間に残ることになる。光吸収層はその抵抗率が104Ωcm程度もあり、一方下部電極を構成するモリブデンの抵抗率5.4×10−6Ωcmに対して十分に抵抗率が高く、光吸収層の一部が残渣として存在すると抵抗値を上昇させ、光エネルギーの変換効率(発電効率)を下げることになる。
また、特許文献2に示すようなレーザー光を用いるスクライブでは、ガラス基板の凹凸に倣わせたレーザー光の強弱の調整が難しい。
即ち、テクスチャ基板の持つ凹凸のために、光吸収層の厚さやレーザーの入射角度が均一ではなく、光吸収層のみを除去するレーザー光の強さに調整することが極めて難しい。つまり、照射するレーザー光が強いと光吸収層を除去後にさらにレーザー光が照射されることになり結果的に下部電極(Mo電極)を破損してしまう。また、レーザー光が弱い場合、光吸収層が除去しきれず残ってしまい前述のように高抵抗な層となるため、上部の透明電極(TCO)と下部のMo電極とのコンタクト抵抗が極端に悪化するという問題がある。
即ち、テクスチャ基板の持つ凹凸のために、光吸収層の厚さやレーザーの入射角度が均一ではなく、光吸収層のみを除去するレーザー光の強さに調整することが極めて難しい。つまり、照射するレーザー光が強いと光吸収層を除去後にさらにレーザー光が照射されることになり結果的に下部電極(Mo電極)を破損してしまう。また、レーザー光が弱い場合、光吸収層が除去しきれず残ってしまい前述のように高抵抗な層となるため、上部の透明電極(TCO)と下部のMo電極とのコンタクト抵抗が極端に悪化するという問題がある。
このように、従来のテクスチャ基板に第2のスクライブを適用するには大きな不利があり、カルコパイライト型太陽電池にモノリシックな直列接続構造をことは困難であった。
上記の課題を解決するため本発明に係る太陽電池は、主面に凹凸を備えた基板と、前記基板の主面側に形成され導電層を分割してなる複数の下部電極と、前記複数の下部電極上に形成され複数に分割されたカルコパイライト型の光吸収層と、前記光吸収層上に形成された透明な導電層である複数の上部電極と、前記下部電極層と光吸収層と上部電極にて構成される単位セルを直列接続すべく前記光吸収層の一部が改質された光吸収層よりも導電性の高いコンタクト電極部とを有する。
本発明に係る太陽電池の基本構成は、上記したように基板上に下部電極、光吸収層および上部電極を積層して構成されるが、これら各層は本発明に係る太陽電池を構成する必須の構成要素であり、各層間に必要に応じて、バッファ層、アルカリパッシベーション膜、反射防止膜などが介在したものも本発明の太陽電池に含まれる。
前記コンタクト電極部は改質によってそのCu/In比率が、光吸収層のCu/In比率よりも高くなることで、p型半導体から変質し、電極として機能する。また、下部電極がモリブデン(Mo)からなる場合には、モリブデンが含まれた合金に改質されている。
また本発明に係る太陽電池の製造方法は、主面に凹凸を備えた基板の主面側に下部電極層を形成する下部電極形成工程と、前記下部電極層を複数の下部電極に分割する第1のスクライブ工程と、前記複数の下部電極上にカルコパイライト型の光吸収層を形成する光吸収層形成工程と、前記光吸収層の一部にレーザー光を照射して当該一部の導電率が高くなるように改質するコンタクト電極部形成工程と、 前記光吸収層とコンタクト電極部の上に上部電極となる透明導電層を形成する透明導電層形成工程と、前記透明導電層を複数の上部電極に分割する第2のスクライブ工程とを備える。
尚、光吸収層形成工程の後にバッファ層形成工程を設ける場合には、バッファ層の上からレーザー光を照射する。
本発明によれば、光吸収層の一部をスクライブすることなく光吸収層自体を改質させてコンタクト電極部としているため、従来のように単位セルを接続する部分が薄くなって抵抗が大きくなることがない。また、基板として表面に凹凸のあるテクスチャ基板を用いても第2のスクライブを行わないため、下部電極(Mo電極)を破損したり光吸収層の一部が除去しきれずに残ってしまうという不利もない。
また、基板としてテクスチャ基板を用いることで、基板上に形成する電極層が剥離しにくくなり、更に受光面積が大きくなるため光電変換効率が向上する。
本発明によるカルコパイライト型の太陽電池を図5に示す。ここで、図5は太陽電池(セル)の要部断面図である。

尚、本実施例ではテクスチャ基板の材料としてガラスを示したが、650℃程度の熱に対する耐性を有し、気相セレン化の工程からの耐性を有すればよいため、特にガラスには限定されず、例えば、マイカを含む基板やポリイミド、セラミック、絶縁性の被覆を施したステンレスやカーボンなどであってもよい。
テクスチャ基板は、材料となる基板(ガラス)にサンドブラスト等の物理的な切削工程やフッ酸等の化学処理工程によって表面に凹凸が設けられる。本実施例においては、凹凸の大きさについて、高低差の平均を2.1μm、最大高から最低高に至る横方向の距離の平均が5.9μmのものを使用した。
このようなテクスチャ基板を使用することで、基板と下部電極となるモリブデンとの密着性が向上し、更に、下部電極と光吸収層との接触面積が広くなるため電気抵抗が減少する。また光がバッファ層に入射してpn接合部に到達する際に光路長を長くとることができるため光閉じ込め効果についても効果を得ることが可能となる。尚、光閉じ込め効果とは、光路長を長くとることによって、pn接合部に長い時間とどまる光エネルギーを増やし(即ち、光を閉じ込め)、結果的により多くの光電変換を促すものである。
次に、本発明のカルコパイライト型太陽電池の製造方法を図6示す。まず、テクスチャ基板に下部電極となるMo(モリブデン)電極をスパッタリング等によって成膜する。下部電極にはモリブデンの他にチタンやタングステンを使用することができる。

レーザーには、波長が256nmであるエキシマレーザーや、355nmであるYAGレーザーの第3高調波などが望ましい。また、レーザーの加工幅としては、80〜100nm程度確保することが望ましく、これにより、隣り合うMo電極間の絶縁を確保することが可能となる。

第1のスクライブ後に、銅(Cu)、インジウム(In)、ガリウム(Ga)をスパッタリングや蒸着等で付着させ、プリカーサと呼ばれる層を形成する。
このプリカーサを炉に投入し、H2Seガスの雰囲気中で400℃から600℃程度の温度でアニールすることにより、光吸収層薄膜を得る。このアニールの工程は、通常、気相セレン化もしくは、単に、セレン化と呼ばれる。

なお、光吸収層を形成する工程には、Cu、In、Ga、Seを蒸着にて形成したあとアニールをおこなう方法など、いくつかの技術が開発されている。本実施例においては、気相セレン化を用いて説明したが、本発明は、光吸収層を形成する工程は限定されない。
次に、CdS、ZnOやInS等のn型の半導体であるバッファ層を光吸収層上に積層する。バッファ層は、一般的なプロセスとしては、スパッタリング等のドライプロセスやCBD(ケミカル・バス・デポジション)等のウェットプロセスによって形成される。
尚、バッファ層は後に述べる透明電極の改良により、省略することも可能である。

次に、レーザーを照射することにより、光吸収層の改質を行いコンタクト電極部を形成する。なお、レーザーは、バッファ層にも照射されるが、バッファ層自体が光吸収層に比べて極めて薄く形成されており本発明者らの実験によってもバッファ層の有無による影響はみられない。
その後、バッファ層とコンタクト電極の上部に、上部電極となるZnOAl等の透明電極(TCO)をスパッタリング等で形成する。最後に、レーザー照射や金属針等によりTCO、バッファ層並びにプリカーサを除去・分割を行う。(素子分離のスクライブ)。
図7に、光吸収層と、レーザーを照射した後のコンタクト電極の表面を撮影したSEM写真を示す。図7に示したように、粒子状に成長した光吸収層に対し、コンタクト電極は、レーザーのエネルギーにより表面が溶解し再結晶化していることがわかる。
さらに詳しく分析するために、図8を用いて、本発明で形成されたコンタクト電極について、レーザー照射前の光吸収層と比較しながら検証する。
図8の(a)に、レーザーコンタクト形成工程を実施しない光吸収層の成分分析結果を、(b)にレーザーコンタクト形成工程をおこなったレーザーコンタクト部の成分分析結果を示す。なお、分析にはEPMA(Electron Probe Micro-Analysis)を用いた。EPMAは、加速した電子線を物質に照射し、電子線を励起することにより生じる特性X線のスペクトルを分析することにより構成元素を検出し、さらに、それぞれの構成元素の比率(濃度)を分析するものである。
図8の(a)に、レーザーコンタクト形成工程を実施しない光吸収層の成分分析結果を、(b)にレーザーコンタクト形成工程をおこなったレーザーコンタクト部の成分分析結果を示す。なお、分析にはEPMA(Electron Probe Micro-Analysis)を用いた。EPMAは、加速した電子線を物質に照射し、電子線を励起することにより生じる特性X線のスペクトルを分析することにより構成元素を検出し、さらに、それぞれの構成元素の比率(濃度)を分析するものである。
図8から、光吸収層に対し、コンタクト電極では著しくインジウム(In)が減少していることがわかる。この減少幅を、EPMA装置にて正確にカウントしてみたところ、1/3.61であった。同様に、銅(Cu)に注目してその減少幅をカウントしてみたところ、1/2.37であった。このように、レーザーを照射することによって、Inが著しく減少し、比率では、Cuに対して、Inがより大きく減少していることがわかる。
その他の特徴として、光吸収層ではほとんど検出されなかったモリブデン(Mo)が検出されるようになったことである。この変化の理由について考察する。発明者によるシミュレーションによると、例えば、波長が355nmのレーザー光を0.1J/cm2で照射した際には、光吸収層の表面温度は6,000℃程度に上昇する。もちろん、光吸収層の内部(下部)側では温度が低くなるが、実施例に用いた光吸収層は1μmであり、光吸収層の内部でも、かなりの高温になっていると言える。ここで、インジウムの融点は156℃、沸点は2,000℃、さらに、銅の融点は1,084℃、沸点は2,595℃である。このため、銅にくらべ、インジウムの方が、光吸収層のより深いところまで沸点に達していると推察される。また、モリブデンの融点は2,610℃であるため、下部電極に存在するある程度のモリブデンが、溶融して光吸収層側に取り込まれていると推察される。
まず、銅とインジウムの比率の変化による特性の変化について考える。
図9に、Cu/In比率による特性の変化を示す。図9(a)は、Cu/In比率による光吸収層のキャリア濃度の違いを、図9(b)は、Cu/In比率による抵抗率の変化を示している。

図9(a)に示すように、光吸収層として用いるためには、そのCu/In比率を0.95〜0.98程度に制御することが必要とされている。図8に示したように、レーザーを照射するコンタクト電極部形成工程を経たコンタクト電極では、計測された銅とインジウムの量から、Cu/In比率が1よりも大きな値に変化している。したがって、コンタクト電極としては、p+(プラス)型、または、金属に変化しているものと考えられる。ここで、図9(b)に着目すると、Cu/In比率が1よりも大きな値になるにしたがって、急激に抵抗率が低くなっていることがわかる。具体的には、Cu/In比率が0.95〜0.98のときには抵抗率が104Ωcm程度であるのに対し、Cu/In比率が1.1に変化した場合には0.1Ωcm程度に急激に減少する。
次に、溶融して光吸収層側に取り込まれたモリブデンについて考察する。
モリブデンは、周期表の6族に属する金属元素であり、比抵抗が5.4×10−6Ωcmの特性を示す。光吸収層が溶融し、モリブデンを取り込む形で再結晶化することで、抵抗率が減少することになる。
以上の2つの理由から、コンタクト電極がp+(プラス)型または金属に変質し、光吸収層よりも低抵抗化していると考えられる。
モリブデンは、周期表の6族に属する金属元素であり、比抵抗が5.4×10−6Ωcmの特性を示す。光吸収層が溶融し、モリブデンを取り込む形で再結晶化することで、抵抗率が減少することになる。
以上の2つの理由から、コンタクト電極がp+(プラス)型または金属に変質し、光吸収層よりも低抵抗化していると考えられる。
次に、コンタクト電極部への透明電極層の積層について説明する。
図10にTCO積層後の太陽電池表面を撮影したSEM写真を示す。従来のスクライブでは、テクスチャ基板上に光吸収層が残ってしまうため、Mo電極を傷つけることなく光吸収層を削除することは困難であった。しかしながら、本発明にあっては図10に示すように、光吸収層が改質されたコンタクト電極部によってモノリシックな直列接続構造が作成されている。また、光吸収層の膜厚に相当する段差が存在しないため、透明電極に欠陥が生じていない。
図10にTCO積層後の太陽電池表面を撮影したSEM写真を示す。従来のスクライブでは、テクスチャ基板上に光吸収層が残ってしまうため、Mo電極を傷つけることなく光吸収層を削除することは困難であった。しかしながら、本発明にあっては図10に示すように、光吸収層が改質されたコンタクト電極部によってモノリシックな直列接続構造が作成されている。また、光吸収層の膜厚に相当する段差が存在しないため、透明電極に欠陥が生じていない。
コンタクト電極部が光吸収層厚に比べ、大きな変化がないことを明らかにするため、図11にコンタクト電極部と光吸収層の断面SEM写真を示す。図11に示すコンタクト電極部は、周波数20kHz、出力を467mW、パルス幅35nsのレーザーを5回照射した。回数を5回としたのは、レーザー照射によるコンタクト電極部の膜厚の減少をみるためである。
図11に示したように、レーザーを5回照射したとしてもコンタクト電極部の膜厚はかなり残存していることがわかる。

このように、表面に凹凸を有する基板材料を際に、第2のスクライブの代わりにレーザーを照射するコンタクト電極部形成工程を採用することにより、光吸収層を改質したコンタクト電極部を得ることができる。これにより、直列接続の内部抵抗を軽減することが可能になり、光電変換効率が高いカルコパイライト型の太陽電池を得ることができる。

前記基板の主面側に形成され導電層を分割してなる複数の下部電極と、
前記複数の下部電極上に形成され複数に分割されたカルコパイライト型の光吸収層と、
前記光吸収層上に形成された透明な導電層である複数の上部電極と、
前記下部電極層と光吸収層と上部電極にて構成される単位セルを直列接続すべく前記光吸収層の一部が改質された光吸収層よりも導電性の高いコンタクト電極部とを有することを特徴とする太陽電池。 - 請求項1に記載の太陽電池において、前記コンタクト電極部は、そのCu/In比率が、光吸収層のCu/In比率よりも高いことを特徴とする太陽電池。
- 請求項1に記載の太陽電池において、前記コンタクト電極部は、モリブデンが含まれた合金であることを特徴とする太陽電池。
- 請求項1乃至請求項3のいずれかに記載の太陽電池において、前記光吸収層と上部電極との間にはバッファ層が形成されていることを特徴とする太陽電池。
- 主面に凹凸を備えた基板の主面側に下部電極層を形成する下部電極形成工程と、
前記下部電極層を複数の下部電極に分割する第1のスクライブ工程と、
前記複数の下部電極上にカルコパイライト型の光吸収層を形成する光吸収層形成工程と、
前記光吸収層の一部にレーザー光を照射して当該一部の導電率が高くなるように改質するコンタクト電極部形成工程と、
前記光吸収層とコンタクト電極部の上に上部電極となる透明導電層を形成する透明導電層形成工程と、
前記透明導電層を複数の上部電極に分割する第2のスクライブ工程とを備えることを特徴とする太陽電池の製造方法。 - 請求項5に記載の太陽電池の製造方法において、前記光吸収層形成工程の後にバッファ層形成工程を設け、前記コンタクト電極部形成工程は、バッファ層の上からレーザー光を照射することを特徴とする太陽電池の製造方法。
