積回路の装置の数または次元、および1秒間の間に、数
百万の命令(MIPS)に達する場合がある、回路処理
速度のような集積回路(IC)技術のいくつかの面が注
目されている。明らかに、これらの分野の進歩は、非常
に魅力のあるものであり、容易に理解される。しかし、
超大規模集積(VLSI)回路技術の他のいくつかの面
も非常に重要である。例えば、集積回路は、より大きな

完成した集積回路パッケージの外部ピンに接続するため
に、最終的には、ワイヤをボンド・パッドに取り付けな
ければならない。従来技術の限界およびワイヤの物理的
サイズ、並びにボンド・パッドの性質のために、装置の
サイズと比較すると、ボンド・パッドは比較的サイズが
大きい。ワイヤのサイズのため、ボンド・パッドは、チ

パッドの下の領域は、チップ全体の面積のかなりの部分

電気的接続は、物理的な完全な状態および高い電気伝導
度を必要とする。上記接続を形成するために使用され
る、従来のボンディング・プロセスは、通常、ワイヤと
ボンド・パッドとの間に良好な接続を行うために、高い
温度および/または比較的高い圧力とを必要とする。通
常、誘電層の頂部に位置するボンド・パッドを使用した
場合、上記ボンディング条件により、誘電体中に熱的お
よび機械的応力が発生する。上記応力は、誘電体中に欠
陥を生じ、その欠陥により、ボンド・パッドとその下の
導電性基板との間の誘電体を通して大きな漏洩電流が流

空間を広くしなければならない。

られる。それ故、この技術は、装置のサイズが0.3ミ
クロンになった場合に、実用上の限界に達したと結論づ
けざるをえない。

設計することができる半導体回路を構成することを理解
することができるだろう。集積回路は、複数の電子モジ
ュールを構成するこれら半導体装置のある組み合わせの
集合体を備える。例えば、これらのモジュールは、クロ
ック、中央処理装置、メモリ・アレイ、数字コプロセッ
サ、または特定の機能を持つ他のモジュールを含むこと
ができる。選択したモジュールは、その集積回路の使用
目的の性質により異なることは明らかである。ダイ上へ

に形成された金属シートを含む。ボンド・パッド103
の下の領域は、それ故、能動回路用に使用することがで
き、その場合には、ボンド・パッド103の下の誘電層
への損傷の恐れが少なくなる。ボンド・パッド103の
下に位置する能動回路により、ボンド・パッド103相
互間の距離をさらに短くすることができ、それにより、
周辺の直線単位距離に、より多くのボンド・パッド10

ウトにより、シリコンをさらに効率的に使用することが

203の少なくとも一部をボンド・パッド103のフッ
トプリントの下に直接形成することができる。マイクロ
回路形成の詳細は、当業者なら周知である。本発明の重
要な点は、ボンド・パッドの下の誘電層の損傷を防止す
ることである。

び能動半導体装置203のフットプリントとほぼ整合し

ば、上記幾何学的形状は、長方形であっても、六角形で
あっても、八角形成であっても、またはどのような形で
あってもよい。好適な実施形態の場合には、選択した任
意の外側の開口部320、330、340、350また
は360は、上記幾何学的形状の中心に比較的近い開口
部310、320、330、340、350より大き
い。すなわち、開口部360は、開口部350より大き
く、開口部350は、開口部340より大きい。(x5
>x4>x3>x2>x1)。

ンド・パッド支持層300上に位置していて、その一部
が、開口部310、320、330、340、350、
360に延びる。図5は、第二ボンド・パッド支持層5
00が、開口部310、320、330、340、35
0、360の全長にわたって、ボンド・パッド支持面5
20を形成する状態を示すが、上記ボンド・パッド支持
面を、上記開口部310、320、330、340、3
50、360の一部の上だけに形成することもできるこ
とを理解されたい。第一ボンド・パッド支持層300お
よび第二ボンド・パッド支持層500は、協力して、ボ
ンド・パッド103の下のボンド・パッド支持構造体を
形成する。
説明すると、この図は、図5のボンド・パッド支持構造
体を使用する例示としての集積回路の一部を4−4面に
沿って切断した断面図である。代表的な集積回路の下の
構造体は、基板201から誘電層215を通る集積回路
に類似している。しかし、図5の集積回路は、図6の開
口部310、320、330、340、350および3
60が、第四金属層624でパターン形成されていると
いう点で、図2の集積回路とは異なる。第六誘電層61
6は、第四金属層624上にすでに蒸着されていて、開
口部310、320、330、340、350および3
60を少なくとも部分的に充填している。開口部31
0、320、330、340、350、360の厚さ
が、上記支持構造体から遠ざかるに連れて、次第に厚く
なっていることに留意されたい。さらに、入れ子状の幾
何学的パターンの間の間隔は、内部のパターン、例え
ば、入れ子状の幾何学的パターンの310から、外部の
パターンへ進むにつれて、例えば、入れ子状の幾何学的
パターンの360の方向に進むにつれて狭くなる。
説明すると、この図は、参照のために重畳しているボン
ド・パッド・フットプリントを持つ、図5のボンド・パ
ッド支持層を7−7面に沿って切断した断面図である。
この図を見れば分かるように、ボンド・パッド・フット
プリント103は、誘電体によりすでに充填されてい
る、一番外側の開口部360の少なくとも一部の上を延
びる。ボンド・パッド103の露出部分105も、同様
に、参照用に図示してある。それ故、特に有利な実施形
態の場合には、ボンド・パッド支持構造体530は、図
2の第四金属層224の金属、および図2の第六誘電層
216が、交互に重なっている複数の同心幾何学的パタ
ーンからなる。試験の結果、本発明の原理により作った
構造体は、下の回路に致命的損傷を起こさずに、結合力
の50%までの増大に耐えることが分かった。それ故、
これら二つの層の間の構造体の間の協力により、集積回
路の結合応力を緩衝する差動力トランスジューサとして
の働きをする傾斜合成支持構造体が形成されるものと考
えられる。

れた開口部を持つ第一のボンド・パッド支持層と、 前記第一ボンド・パッド支持層の下に位置していて、前
記開口部の少なくとも一部上にボンド・パッド支持面を
形成するために、前記開口部の中に少なくともその一部
が延びる第二のボンド・パッド支持層とを備えるボンド
・パッド支持構造体。 - 【請求項2】 請求項1に記載のボンド・パッド支持構
造体において、さらに、複数の開口部を備え、前記複数
の各開口部が、前記第一のボンド・パッド支持層に幾何
学的パターンを形成するボンド・パッド支持構造体。 - 【請求項3】 請求項2に記載のボンド・パッド支持構
造体において、前記開口部が、前記第一ボンド・パッド
支持構造体に、入り子状の幾何学的パターンを形成する
ボンド・パッド支持構造体。 - 【請求項4】 請求項3に記載のボンド・パッド支持構
造体において、前記入り子状の幾何学的パターンが、同
心幾何学的パターンであるボンド・パッド支持構造体。 - 【請求項5】 請求項3に記載のボンド・パッド支持構
造体において、前記の入り子状の幾何学的パターン外側
のパターンの幅が、前記入り子状の幾何学的パターンの
内側のパターンの幅より広いボンド・パッド支持構造
体。 - 【請求項6】 請求項3に記載のボンド・パッド支持構
造体において、前記入り子状の幾何学的パターンが、前
記入り子状の幾何学的パターンの内側のパターンから前
記入り子状の幾何学的パターンの外側のパターンに向か
って短くなる距離だけ、相互に間隔をおいて配置されて
いるボンド・パッド支持構造体。 - 【請求項7】 請求項3に記載のボンド・パッド支持構
造体において、前記入り子状の幾何学的パターンが、前
記ボンド・パッドのフットプリントの少なくとも一部の
下に位置しているボンド・パッド支持構造体。 - 【請求項8】 請求項3に記載のボンド・パッド支持構
造体において、前記ボンド・パッドのフットプリント
が、前記入り子状の幾何学的パターンの上に位置してい
るボンド・パッド支持構造体。 - 【請求項9】 請求項1に記載のボンド・パッド支持構
造体において、前記開口部が、前記ボンド・パッドのフ
ットプリントの少なくとも一部の下に位置しているボン
ド・パッド支持構造体。 - 【請求項10】 請求項1に記載のボンド・パッド支持
構造体において、前記第一ボンド・パッド支持層が導電
性金属からなり、前記第二ボンド・パッド支持層が誘電
性材料からなるボンド・パッド支持構造体。 - 【請求項11】 その上に位置するボンド・パッドを持
つ、集積回路にボンド・パッド支持構造体を形成する方
法であって、 前記ボンド・パッドの下に位置する、第一のボンド・パ
ッド支持層を形成するステップと、 前記第一ボンド・パッド支持層に開口部を形成するステ
ップと、 前記開口部の少なくとも一部上にボンド・パッド支持面
を形成するために、前記第一ボンド・パッド支持層上お
よび前記開口部の少なくとも一部上に、第二ボンド・パ
ッド支持層を形成するステップとを含む方法。 - 【請求項12】 請求項11に記載の方法において、前
記第一ボンド・パッド支持層に開口部を形成する前記ス
テップが、前記第一のボンド・パッド支持層に幾何学的
パターン状の複数の開口部を形成するステップを含む方
法。 - 【請求項13】 請求項12に記載の方法において、複
数の開口部を形成する前記ステップが、前記第一ボンド
・パッド支持層に複数の入り子状の幾何学的パターンを
形成するステップを含む方法。 - 【請求項14】 請求項13に記載の方法において、複
数の入り子状の幾何学的パターンを形成する前記ステッ
プが、前記入り子状の幾何学的パターンの同心幾何学的
パターンを形成するステップを含む方法。 - 【請求項15】 請求項13に記載の方法において、前
記入り子状の幾何学的パターンを形成する前記ステップ
が、前記入り子状の幾何学的パターンの内側のパターン
の幅より、広い幅を持つ、前記入り子状の幾何学的パタ
ーンの、外側のパターンを形成するステップを含む方
法。 - 【請求項16】 請求項13に記載の方法において、前
記入り子状の幾何学的パターンを形成する前記ステップ
が、前記入り子状の幾何学的パターンの内側のパターン
から前記入り子状の幾何学的パターンの外側のパターン
に向かって短くなる距離だけ相互に間隔をおいて配置さ
れている前記入り子状の幾何学的パターンを形成するス
テップを含む方法。 - 【請求項17】 請求項13に記載の方法において、形
成する前記ステップが、前記ボンド・パッドのフットプ
リントの少なくとも一部の下に前記入り子状の幾何学的
パターンを形成するステップを含む方法。 - 【請求項18】 請求項11に記載の方法において、第
一ボンド・パッド支持層を形成するステップが、導電金
属層を形成するステップを含み、前記第一ボンド・パッ
ド支持層を形成する前記ステップが、誘電層を形成する
ステップを含む方法。 - 【請求項19】 集積回路システムであって、 フットプリントを持ち、集積回路システム上に位置する
ボンド・パッドと、 ボンド・パッド支持構造体とを備え、該ボンド・パッド
支持構造体が、 前記ボンド・パッドの下に位置していて、その内部に形
成された複数の入り子状の幾何学的にパターン形成され
た開口部を持つ導電金属層と、 前記フットプリントの少なくとも一部の下に位置する前
記入り子状の幾何学的にパターン形成された開口部の一
部上にボンド・パッド支持面を形成するために、前記導
電層上に位置していて、前記前記入り子状の幾何学的に
パターン形成された開口部の少なくとも一部内に延びる
誘電層とを含む集積回路システム。 - 【請求項20】 請求項19に記載の集積回路システム
において、前記入り子状の幾何学的にパターン形成され
た開口部が、同心幾何学的パターンであるシステム。 - 【請求項21】 請求項19に記載の集積回路システム
において、前記の入り子状の幾何学的にパターン形成さ
れた外側の開口部の幅が、前記入り子状の幾何学的にパ
ターン形成された開口部の内側の開口部の幅より広いシ
ステム。 - 【請求項22】 請求項19に記載の集積回路システム
において、前記入り子状の幾何学的パターンに形成され
た開口部が、前記入り子状の幾何学的パターンに形成さ
れた開口部の内側の開口部から前記入り子状の幾何学的
パターンに形成された開口部の外側の開口部に向かって
短くなる距離だけ相互に間隔をおいて配置されている集
