Description
Es ist bekamt, bei Selengldchrichtern auf die Trägerelektrode aius Leichtmetall eine vorzugsweise
sehr dünne Wismiutzwischenschicht aufzubringen, auf welche damm die Halbleiterschicht aus Selen
aufgebracht wird. Die Wirkung dieser WiSm1Utschicht
wird darin gesehen, daß die auf dem Leichtmetall befindliche, sich spontan bildende Oxydschicht
'Uinischiäidlich gemacht wird.
Es wurde fernerhin vorgeschlagen, auch bei ίο Eisengrundplatten eine dünne Wismutzwischenr
schicht anzubringen, da sich herausstellte, 'daß diese Wismutzwischenischicht auch hier von günstiger
Wirkung ist. Auch wurde bereits der Vorschlag gemacht, auf die Trägergrundplatte ein Wismutselenid
oder eine Zwischenschicht aus Tellur aufzubringen.
Durch Versuche hat sich nun ergeben, daß eine, gemäß der Erfindung, durch Verdampfen von
Wismuttellurid oder Wismut und Tellur im Vakuum oder in einem geeigneten sonstigen Medium oder
Atmosphäre erzeugte vorzugsweise dünne Zwischenschicht die Eigenschaften des Selengleichrich'iers
zu verbessern vermag. Es ist vorteilhaft, die Grundplatte aufzurauhen. Beim Verdampfen von Wismuttellurid
gehen Wismut und Tellur ungefähr zu gleichen Anteilen in das Kondensat über, im Gegensatz zu der Verdampfung von Wismutselenid, wo
eine Fraktionierung eintritt. Das Verfahren ist somit bei Wismuttelliurid vergleichsweise einfach
und gewährleistet gleichmäßige Ergebnisse. Gegenüber reinem Wismut ergibt sich der weitere Vorteil,
daß die Schicht kgerbeständig ist, sie alsio fertigungsmäßig
bequemer zu handhaben ist. Es ist im übrigen möglich, Wismut und Tellur in reiner
Form aus verschiedenen Verdampfern gleichzeitig niederzuschlagen, wodurch die Anteile der beiden
Komponenten an der Zwischenschicht gesteuert werden können.
Die Messung· von auf diese Weise mit Zwischenschicht
von etwa o; 5 μ Stärke versehenen Selengleichrichtern
ergab sehr günstige Flußsteomwerte,
Auf diese Zwischenschicht kann späterhin 'die
Selenschicht in bekannter Weise durch Auf dampfen, Aufpressen iod. dgl. aufgebracht werden.
Claims (2)
- PATENTANSPRÜCHE:i. Selengleichrichter mit Trägerelektrode z. B. aus Eisen oder Leichtmetall oder aus Legierungen mit anderen geeigneten Metallen^ dadurch gekennzeichnet, 'daß zwischen die Trägerelektrodle ulrud die Selenschicht-eine vorzugsweise ■sehr dünne Schicht eingebracht ist, die alus Wismut und Tellur besteht.
- 2. Verfahren zur Herstellung von Selenzellen nach Anspruch 1, dadurch gekennzeichniet, daß ein Wismuttellurid aus einem Verdampfer oder daß Wismut und Tellur aus einem oder mehreren Verdampfern verdampft und der Dampf der Verbindung· oder das Dampfgemisch auf der Trägerelektrode niedergeschlagen wird.
