Abstract
为了与高性能集成电路相关的高功率密度相适应,集成电路封装包括一种散热结构,其中热从一个或多个管芯(40)的表面通过由金刚石、合成金刚石或石墨形成的大容量热接触面(110)散热到集成散热器(IHS)。在一个实施例中,在IHS(122)上生长一金刚石层。在另一个实施例中,金刚石层被单独形成并附着到IHS。本发明还说明了制造方法以及该封装在电子组件和电子系统中的应用。
Description
技术领域
本发明通常涉及电子器件的封装。更具体地,本发明涉及一种电子组件及其制造方法,该电子组件包括一种集成电路封装,该集成电路封装包含在集成电路和散热器之间的大容量的热接触面以分散在高性能集成电路中产生的热。
发明背景
集成电路(ICs)通常通过物理和电学的方式将它们连接到由有机或陶瓷材料制造的衬底上封装成组件。一个或多个IC封装能物理地和电学地连接到印刷电路板(PCB)以形成“电子组件”。“电子组件”可以是“电子系统”的一部分。在此,“电子系统”广义地称为包含“电子组件”的任何产品。例如,电子系统包括计算机(例如,台式机、膝上型电脑、手提式电脑、服务器等)、无线通信装置(例如,蜂窝电话、无线电话、寻呼机等)、计算机相关外围设备(例如,打印机、扫描仪、监视器等)、娱乐装置(例如,电视、收音机、立体声系统、磁带和高密度磁盘播放器、录像机、MP3(运动图像专家组、音频层3)播放器,等),等等。
在电子系统领域中,制造商之间存在不断竞争的压力,以至当产品成本下降时推动他们的设备性能的提高。衬底上IC的封装尤其如此,一般当尺寸更小或更加紧密时,每新一代封装特别是在增加元件数量和更高时钟频率方面就必须提供增加的性能。当IC的密度和时钟频率提高时,由此它们将产生更大量的热。然而,众所周知随着它们承受的温度升高IC的性能和可靠性降低了,因此从包括IC封装的IC环境中充分散热就变得越来越重要。
一IC衬底可以包括多个金属层和装在衬底的一个或多个表面上的一个或多个电子元件,多个金属层被选择性构图以提供金属互连线(在此称为“迹线”)。该电子元件或元件通过包括基板迹线的层分的导电通路在功能上连接到电子系统的其它元件。通常,衬底迹线承载系统的电子元件例如ICs之间传输的信号。一些ICs具有相对大量的输入/输出(I/O)端子(也称为“接合区”(land))以及大量的电源端子和地端子或接合区。
当ICs的内电路,例如处理器,在越来越高的时钟频率下工作时,并且当ICs在越来越高的电源电平下工作时,这种ICs产生的热就会将它们的工作温度升高到不能接受的水平。
由于上述原因,以及本领域普通技术人员在阅读并理解本发明的说明书时将变得明显的下面涉及的其它原因,在现有技术中强烈需要在衬底上封装IC的设备和方法,以便使得与高时钟频率和高功率密度有关的散热问题最小化。

具体实施方式
在以下本发明实施例的详细描述中,参照构成此说明书一部分的附图,并且通过图示来说明本发明中可能实现的具体优选实施例。详细地描述了这些实施例,以便本领域普通技术人员能够实施本发明,并应当理解可以使用其它实施例,并且在不脱离本发明的精神和范围之内可以进行结构、机械、组合和电的改变。因此,以下详细的说明书不是限制性的,并且本发明范围仅通过所附权利要求书进行限定。
本发明提供一种通过在一个或多个ICs和散热器之间使用大容量的热材料作为热接触面(interface)来解决散热问题的方法,该散热问题是与现有技术的具有高电路密度并在高时钟速度和高电源电平下工作的集成电路的封装有关。在此说明并描述各种实施例。
在一个实施例中,IC管芯的前表面是利用“受控倒塌芯片连接法”(C4)技术安装到有机有机接合区格栅阵列(OLGA)(organic landgrid array)衬底上的倒装式芯片。在制备适合的管芯和IHS表面之后,在管芯的背面和集成散热器(IHS)之间附着一大容量的热接触面材料。在一个实施例中,该大容量热材料包括金刚石、合成金刚石或石墨。为了提供进一步散热和机械强度,IHS的侧壁还可以用适合的热密封剂沿管芯的四周连接到OLGA衬底。
图1是根据本发明的一个实施例的包含有大容量热接触面的至少一个电子组件4的电子系统1的方框图。电子系统1仅仅是在本发明中采用的电子系统的一个实例。在本实例中,电子系统1包括数据处理系统,该数据处理系统包含系统总线2以便连接本系统的各种元件。系统总线2在电子系统1的各个元件之中提供通信链路并可以实现为单一总线、总线的组合或作为其它任何适合的方式。
电子组件4连接到系统总线2。电子组件4可以包含任何电路或电路的组合。在一个实施例中,电子组件4包含处理器6,处理器6可以是任何类型的处理器。作为在此采用的“处理器”,表示任何类型的计算电路,例如但不限于微处理器、微控制器、复杂指令系统计算(CISC)微处理器、精简指令集计算(RISC)微处理器、超长指令字节(VLIW)的微处理器、图像处理器、数字信号处理器(DSP)或其它任何类型的处理器或处理电路。
可以包含在电子组件4中的其它类型的电路是自定义电路、专用集成电路(ASIC)等,例如,在无线装置例如蜂窝电话、寻呼机、便携式计算机、双向收音机和类似的电子系统中使用的一个或多个电路(例如通信电路7)。IC可以执行任何类型的功能。
电子系统1还可以包含外设存储器10,外设存储器10可以依次包含适合具体应用的一个或多个存储元件,例如随机存取存储器(RAM)形式的主存储器12、一个或多个硬驱动器14、和/或处理可移动介质16,例如软盘、高密度磁盘(CDs)、数字影视磁盘(DVD)等的一个或多个驱动器。
电子系统1还可以包含显示器件8、一个或多个扬声器9以及一个键盘和/或控制器20,键盘和/或控制器20可以包含鼠标、跟踪球、游戏控制器、语音识别装置或允许系统用户将信息输入到电子系统1并从电子系统1接收信息的其它任何装置。
图2说明代表现有技术IC封装30的剖面图。IC封装30表示典型的现有技术的结构,其包含以它的接合区(未示出)面朝下按“倒装式芯片”取向安装以便通过焊球或凸块42将与衬底50的上表面上的相应接合区52连接的IC管芯40。衬底50可以是单层板或多层板,并且它可以包含位于它的相对表面上的用于与附加的封装结构(未示出)相匹配的附加接合区54。
管芯40从它的内部结构中产生热,内部结构包含位于邻近它的下表面的导线迹线;然而,大多数的热通过它的上表面被释放。集中在管芯40内部的热被释放到以散热器60形式与管芯40接触的一个大的表面,通常散热器60由金属例如铜或铝形成。为了改善管芯40和散热器60之间导热性,通常在管芯40和散热器60之间配置热接触面材料70。热接触面材料70通常为热凝胶或含有金属颗粒的油脂。
为了进一步从散热器60释放热,具有任意热鳍片82的散热板80通常连接到散热器60。散热板80将热释放到周围环境中。
IC上的电子器件的结温Tj升高就会对器件的使用寿命起负面的影响。结温是三个参数的函数:结至周围环境的热阻、功耗和环境温度。Tj可以由等式1表示:

在上述定义中,管壳的相关位置是IC封装的顶部中心,包含构成IC封装部分的任何IHS。散热板的相关位置可以是散热板的几何中心。
总之,图2的IC封装30已经不能多方面满足目前高性能电子组件的散热需要,正如在结至周围环境的热阻(ja所表示。
本发明通过降低结至管壳的热阻(jc和管壳至散热板的热阻(cs来降低器件的结温Tj。用于高性能服务器的处理器组件具有非常不均匀的功率映射图或穿过管芯表面的热流变化。例如,在3D热测绘图中,热点出现在与管芯上表面交叉的峰值处。它是必须维持在一特定值或低于特定值的最大通量区域的温度。当硅管芯产生一些横向热扩散时,还不足以相当地降低峰值温度。
甚至高热导率的铜(铜的热导率大于硅的热导率的三倍)也不能有效地处理热点。如果存在散热结构不能释放足够的热以便使管芯的峰值温度维持在特定数值之下,那么就必须通过返回到依赖温度的处理器功率控制过程来抑制电子组件的性能。否则,这种电子组件可能故障或经历致命缺陷。因此,随着对于电子组件的散热要求的提高,实质上就必须提高热接触面材料和整体散热器的性能。
图3说明根据本发明的一个实施例的一种电子组件100的剖面图,该电子组件包括一种具有大容量热接触面110的IC封装。该IC封装包括一装在有机接合区格栅阵列(OLGA)衬底50上的管芯40和一整体散热器(IHS)120。虽然示出了OLGA衬底,但本发明不限于采用OLGA衬底,可以使用其它任何种类的衬底。图3中说明的IC封装可以形成图1中所示的电子组件4的一部分。管芯40可以是任何类型。在一个实施例中,管芯40是一个处理器。
在图3中,管芯40包括多个信号导体(未示出),该信号导体在管芯40的底表面上(未示出)的电接触或接合区处终止。这些接合区可以通过适当的连接例如C4焊料凸起42,连接到OLGA衬底50的上表面上表示信号、功率或地节点的电接触或接合区52。在C4焊料凸起42的四周可以使用适合的添加物(未示出)例如环氧类的材料以提高机械稳定性和机械强度。
继续参照图3,集成散热器(IHS)120形成管芯40上的盖帽。IHS120通过大容量的热接触面110热耦合到管芯40的上表面。由此管芯40通过热接触面110将相当大量的热横向和纵向地释放到IHS 120。
热接触面110包括一种能够高速导热的材料。在一个实施例中,热接触面110包括金刚石。包括金刚石的热接触面110层具有在该层之内的所有方向上非常高的热导率。在其他实施例中,热接触面110包括具有稍微次于金刚石的热性能的其它材料,例如合成金刚石或石墨。适合的合成金刚石包括金刚石颗粒和另一种物质例如铝或铜的颗粒的混合物。虽然石墨在石墨材料给定平面内是一种优良热导体,但是它在沿垂直平面的方向上却不是良好的热导体。然而,石墨足以满足不需要最佳散热时的应用。
IHS 120包含一个盖122和一侧壁或支撑部件124。热接触面110与盖122的下表面58接触并与管芯40的上表面接触。在一个实施例中,热接触面110附着到管芯40和/或盖122。
可以以至少两种不同的方式形成热接触面110。例如,可以通过在盖122的下表面58上生长它来形成热接触面110,如关于图5的进一步解释。此外,热接触面110可以离开IHS 120形成并随后附着到IHS120的盖122,如关于图6和7的进一步解释。
在一个实施例中,热接触面110具有基本上与盖122的底表面面积相同的表面面积。例如,如图3中所示,热接触面110基本上覆盖了盖122的整个底表面。热接触面110可以横向延伸以便与支撑部件124接触。
可以通过适当的密封剂66将IHS 120的支撑部件124与OLGA衬底50的上表面56耦合以便机械支撑IHS 120。在一个实施例中,支撑部件124位于IHS 120的外围。然而,在其它实施例中,IHS 120的盖122可以延伸超过支撑部件124。
密封剂66可以包括导热材料例如热油脂或凝胶、或热固化材料例如热固化树脂或环氧树脂。导热材料可以包括金属颗粒或其它导热物质。
为了进一步提高IHS 120的散热速度,任何适合形状(包含任选的散热鳍片82)、材料和尺寸的散热板80可以任选地连接到IHS 120的盖122的上表面或者形成为IHS 120的盖122的上表面的一部分。
OLGA衬底50可以是任何类型,包含多层衬底。OLGA衬底50可以被安装到附加的衬底130例如印刷电路板(PCB)或卡上。例如,OLGA衬底50可以包括多个接合区126,接合区126可以通过适合的连接体例如球栅阵列(BGA)焊料球127机械并电连接到衬底130的相应接合区128。
虽然图3中说明了用于将OLGA衬底50连接到衬底130的BGA排列125,但本发明不限于使用BGA排列,并且还可以采用具有任何其它类型的封装技术的排列。而且,不应将本发明解释为限于使用C4封装,而是可以采用任何其它类型的IC封装,在本发明内所描述的特征具有一个优点。
图4说明根据本发明的另一个实施例的一种电子组件200的剖面图,该电子组件包含具有大容量热接触面的多芯片IC封装。虽然参考单一IC器件已经描述了图3中所示的实施例,本发明不限于封装单个IC而可用于封装多个IC。图4中所示的一个实例是一种多芯片IC封装或多芯片模决。
电子组件200包括以管芯241-244形式的多个IC,管芯241-244通过相应的焊料球或凸起253安装到衬底250(衬底250可以是OLGA衬底)的上表面256上的接合区252上。虽然示出了OLGA衬底,但本发明不限于使用OLGA衬底,本发明可以使用其它任何种类的衬底。图4中说明的多芯片模块可以形成图1中所示的电子组件4的一部分。管芯241-244可以是任何类型。在一个实施例中,管芯243是一个处理器。
管芯241-244中的一些管芯是高热源,并且它们通过相应的大容量热接触面被连接到IHS 220。例如,管芯241和243产生高热输出并且分别通过大容量热接触面205和210与IHS 220的下侧面258热耦合。通常,热接触面比管芯更宽,如实例的热接触面205。然而,热接触面的宽度可以替换为与管芯的宽度一样或小于管芯的宽度,如实例的热接触面210。而且,热接触面的尺寸可以适应管芯的热点。例如,可以超过管芯热点的相应数量设置一个或多个热接触面。
IHS 220包含盖222和侧壁或支撑部件224。热接触面205和210与盖222的下表面258接触并且分别与管芯241和243的上表面接触。
通过适合的密封剂266将支撑部件224连接到OLGA衬底250的上表面256能使IHS 220机械上可靠。如图3所述,示出的支撑部件224位于IHS 220的周围;然而,在一个实施例中,IHS 220的盖222可以延伸超过支撑部件224。为了进一步增加从IHS 220的散热速度,任何适合形状、材料和尺寸的散热板(未示出)可以任选地连接到IHS220的盖222的上表面或形成为IHS 220的盖222的上表面的一部分。
OLGA衬底250可以是任何类型,包含多层衬底。OLGA衬底250可以被安装到附加的衬底230例如印刷电路板(PCB)或卡上。例如,OLGA衬底250可以包括多个接合区226,接合区226可以通过适合的连接体例如球栅阵列(BGA)焊料球227机械和电连接到衬底230的相应接合区228。
虽然图4中说明了用于将OLGA衬底250连接到衬底230的BGA排列225,但本发明不限于使用BGA排列,并且还可以采用任何其它类型的封装技术。而且,不应将本发明解释为限于使用C4封装,并且可以采用任何其它类型的IC封装,本发明内所描述的IC封装通常具备一个优点。
在图4所示的实施例中,仅对某些管芯例如241和243配置了单个热接触面,例如热接触面205和210,在多芯片模块的另一个实施例中,可以在所有的管芯241-244和IHS 220的盖222之间配置连续的热接触面层。这种热接触面具有基本上与盖222的底表面相同的表面面积。
现在将描述包括大容量的热接触面的IC封装的制造工艺。
制造
为了成功制造具有上述优点的IC封装,必须形成大容量的热接触面材料例如金刚石的层。可靠地将大容量的热接触面附着到IHS的下侧以及管芯的上表面同等重要。因此需要使管芯表面易于焊接。在一个实施例中,其中热接触面离开IHS生长,具有易于焊接的HIS同样重要。还需要在热接触面上提供至少一个可焊表面。现在将足够详细地描述上述每一个因素以至本领域普通技术人员能够理解并实现本发明。
图5说明根据本发明的一个实施例,在IHS 120上形成的大容量热接触面的剖面图。如前面所述,可以通过在盖122的下表面58上生长来形成热接触面110(图3和5)。在一个实施例中,利用适合的化学淀积方法例如化学气相淀积(CVD)在表面58上生长一层非晶或多晶金刚石层。通常,多晶金刚石比非晶金刚石优选,因为前者具有较优越的散热特性。
为了在IHS 120的盖122的裸露(未镀敷)表面58上生长金刚石层,一个或多个适合材料的粘附层131-133必须首先附着到表面58。假设在本实例中IHS 120由铜形成,但可以由除铜之外的其它材料形成。
一个或多个粘附层131-133可以包含铬、金、镍、铂、银、钛、钨和钒或它们合金的组中的金属。因为通过CVD工艺生长的金刚石与钛附着性很好,所以钛通常用作与金刚石的接触层。然而,可以用钨代替钛。
首先在盖122的表面58上形成一镍层131。
接着在层131上形成镍-钒层132。还可以用铂或铬来代替镍-钒。
接着在层132上形成钛层133。
接着在附着层133上例如采用CVD形成金刚石材料的热接触面层110。热接触面层110的形成厚度适合于IC封装的热要求。就是说,在较高的散热要求下,其厚度可以厚一些,在较少散热要求下,其厚度可以薄一些。例如对于大的散热热接触面110的厚度可以是500微米,对于较低的散热热接触面的厚度可以是75微米。
为了在热接触面110的下表面上提供适合的焊接表面,添加一个或多个附加的附着层134-136。
在一个实施例中,首先将钛层134附着到热接触面层110。
随后,在层134上形成镍-钒层135。可用铂或铬替代镍-钒。
最后,在层135上形成金层。可用镍替代金。
此外,为了提供适合的材料用于附着IHS 120的最下面的附着层136,可以在管芯40的上表面57上形成一个或多个附着层141-143。
在一个实施例中,在管芯40的上表面57上形成钛层141。
随后,在层141上形成镍-钒层142。可用铂或铬替代镍-钒。
最后,在层142上形成金层。可用镍替代金。
在焊料回流进行之前,在层136和层143的一层或者两层加上适合的焊剂和焊膏,并且IHS 120沿箭头117表示的方向移动,以便层136与层143接触。
在一个实施例中,钛层厚度大约为200-500埃();镍-钒层大约为3500;并且金层大约为1000。
图6说明根据本发明的另一个实施例,要附着到IHS 120的一大容量热接触面111的剖面图。
如早先所述,热接触面111能离开IHS 120形成,随后附着到IHS120的盖122的下表面58,如现在将参照图6和7的解释。
可以通过任何适合的方法生长非晶或多晶金刚石层111。层111的厚度可以根据IC封装的热要求而改变。在一个实施例中,层111有几百微米厚;然而,本发明不限于任何具体的厚度。
为了容易地将热接触面层111附着到IHS 120的下表面58,可以在盖122的下侧58上形成一个或多个适合材料的附着层121。此外,可以在热接触面层111的上表面上形成一个或多个适合材料的附着层151-153。此外,可以在热接触面111的下表面上形成一个或多个适合材料的附着层154-156以便提供用于与管芯40的上表面连接的适合接合平台(图5)。
附着层121和151-156可以包括铬、金、镍、铂、银、钛、钨和钒或其合金的组中的金属。在一个实施例中,层151和154包括钛;层152和155包括镍-钒;并且层121、153和156包括金。然而,如参照图5中所述,可以用其它材料来替代这些具体的材料。
在焊料回流之前,将适合的焊剂和焊膏提供到层121和153之一或两层上,并且热接触面层111沿箭头118表示的方向上移动,以便层153与层121接触。
在图5和6说明的实施例中,通过使用焊料将热接触面110附着到IHS 120和管芯40,还可以采用其它附着技术。
上述层的组分、尺寸、数量和排序仅仅是本实施例说明的实例,并不意味对它们进行限制。
图7是根据本发明的另一个实施例的一种金刚石热接触面材料的晶片140的视图,它是离开IHS生长的,以及在附着到IHS前的一部分145。
图6中说明的包含任一附着层151-156的热接触面111,典型地形成在大尺寸晶片140上,晶片140包括多个单个导热元件144。这些元件可以与晶片140分开。例如,元件145已与晶片140分开。
图8是根据本发明的一个实施例的制造IC封装的方法的流程图。方法在300步骤开始。
在302步骤中,一导热材料层附着到集成散热器(IHS)(例如图3的120)下表面(例如,图3的58)。为了更加详细地说明这个操作步骤,下面将参照图9和它的说明。
在320步骤中,在一个衬底(例如图3的50)上装配至少一个管芯(例如图3的40),以便管芯下表面上的电接触耦合到衬底上表面(例如图3的56)上的相应接触(例如图3的52)。
在322步骤中,在至少一个管芯上装配IHS,以便导热材料与管芯的上表面接触。
在324步骤中,IHS侧壁(例如图3的124)用导热材料(例如图3的66)连接到衬底的上表面。
现在将参照图3描述用于进行322和324的适合工艺。首先将焊膏提供到管芯40的背面。此外,可以将焊膏提供到面对管芯的背面的导热元件110的表面上。然后,将适合的密封剂66提供到OLGA衬底50,当密封剂66位于管芯40之上时,就在IHS 120的周围或边缘形成接触。
随后,对准IHS 120并施加适当的力,例如在此位置利用弹簧固定IHS 120。然后,将该封装放到适合的加热环境中,例如流动炉中,用于焊料回流。在热接触面的焊料接合后,在常规烘箱中固化IHS边缘的密封剂。经过固化后,去除固定的弹簧。
图8中说明的方法在步骤326结束。
图9是将导热材料层附着到集成散热器(IHS)的两种可选方法的流程图。图9在图8的步骤302上进行详细阐述。
在步骤304中,决定是否在IHS的下表面上生长导热材料层。如果是,该方法就到步骤306;否则,进行到步骤310。
在步骤306中,在IHS表面上形成一附着层(例如图5的一个或多个层131-133)。
在步骤308中,在IHS表面的附着层上生长导热材料层(例如图5的110)。材料选自金刚石、合成金刚石和石墨构成的组。
在步骤310中,离开IHS表面生长导热材料层(例如图5的111)。该材料选自金刚石、合成金刚石和石墨组成的组。该层可以以晶片的形式生长(图7的140)。
在步骤312中,在导热材料层的至少一个表面上形成附着层(例如图6的一个或多个层151-156)。
在步骤314中,各个导热元件从生长的层中分离。
在步骤316中,各个导热元件被固定到每个IHS(例如图6的120)的下侧。方法在步骤318中结束。
上述说明的关于图8和9中方法的操作可以用与这里描述的不同次序进行。
本领域普通技术人员可以改变上述所选的材料;几何结构;层的数量、次序、尺寸和组分;用于附着的机理;以及装配次序以便优化封装的热性能。
可以采用用于淀积金属层的任何适合的方法或不同方法的组合,例如镀敷方法、溅射方法、蒸发方法、电学方法、掩蔽方法、模版方法、包含化学气相淀积(CVD)的化学方法、真空方法,等等。
在一个或多个金属层的淀积之前,如果需要,可以用溅射刻蚀制备管芯表面以便改善附着层与管芯表面的附着性;然而,溅射刻蚀不是必须的。该晶片表面的条件也不是必须的。该晶片表面可以为非抛光、抛光、或背面接地形式。
在取向、尺寸、数量、次序和构成元件的组分方面,IC封装的具体实施是非常灵活的。本发明的各种实施例可以利用衬底技术、IHS技术、大容量热接触面材料、附着材料和密封剂的各种组合来实施以便实现本发明的优点。根据电子组件构成的需要可以以更多样的各种实施例来实现IC封装的结构、包含使用的材料种类、尺寸、布局、几何结构,等等。
图3-7仅仅是代表性的并不按比例绘制。其中某些部分可能被放大,而其他部分可能被缩小。图3-7说明可由本领域普通技术人员理解并适当实施的本发明各种实施例。
结论
本发明提供一种电子组件及其制造方法,该电子组件使与大功率传输相关的散热问题最小化。结合利用本发明的一个或多个电子组件的电子系统和/或数据处理系统能处理与高性能集成电路相关的相对大功率密度,由此该系统更具有商业吸引力。
基本上通过增加高性能电子组件的散热,这种电子设备就可以在提高的时钟频率下工作。或者,为了提高可靠性这种设备可以在降低的时钟频率下工作,但具有较低的工作温度。
正如在此所述,可以以多种不同的实施例实施本发明,它们包含散热结构、集成电路封装、电子组件、数据处理系统形式的电子系统和IC封装的各种制造方法。其它实施例对于本领域普通技术人员是显而易见的。可以改变元件、材料、几何结构、尺寸和操作顺序以满足具体封装的需要。
虽然在此已经描述了相对于“上”和“下”表面的某些操作,应当理解这些描述是相对的,即如果IC封装倒置它们就将反向。因此,这些术语不是限制性的。
尽管在此已经说明并描述了具体的实施例,本领域普通技术人员应当清楚,经计算能获得相同效果的任何排列可以代替已经表示出的具体的实施例。本申请意在覆盖本发明的任何修改或变化。因此,很明显,本发明仅由权利要求书和它的等效内容限定。
Claims (30)
1、一种用于集成电路管芯的散热结构,包括:
一盖;
一连接到该盖并包括与衬底连接的一表面的侧壁;
一导热元件,包括连接到该盖的第一表面和与集成电路管芯连接的第二表面,该导热元件选自由金刚石、合成金刚石和石墨组成的组。
2、根据权利要求1的散热结构,还包括:
在盖和导热元件之间的一附着层。
3、根据权利要求2的散热结构,其中附着层由选自由铬、金、镍、铂、银、钛、钨和钒组成的组中的材料形成。
4、根据权利要求1的散热结构,其中导热元件包括至少一个可焊层。
5、根据权利要求4的散热结构,其中至少一个可焊层由选自由铬、金、镍、铂、银、钛、钨和钒组成的组中的材料形成。
6、根据权利要求1的散热结构,其中导热元件具有一与盖的表面区域基本上相同的表面区域。
7、根据权利要求1的散热结构,其中导热元件接触侧壁。
8、一种集成电路封装,包括:
一衬底;
至少一个管芯,位于该衬底的一表面上;
一盖,位于至少一个管芯之上;
连接到该盖并包括连接到该衬底的一表面的一侧壁;以及
一导热元件,连接在该盖和至少一个管芯之间,该导热元件包括选自由金刚石、合成金刚石和石墨组成的组中的材料。
9、根据权利要求8的集成电路封装,还包括;
在盖和导热元件之间的一附着层。
10、根据权利要求9的集成电路封装,其中附着层由选自由铬、金、镍、铂、银、钛、钨和钒组成的组中的材料形成。
11、根据权利要求8的集成电路封装,其中导热元件包括至少一个可焊层。
12、根据权利要求11的集成电路封装,其中至少一个可焊层由选自由铬、金、镍、铂、银、钛、钨和钒组成的组中的材料形成。
13、根据权利要求8的集成电路封装,其中导热元件具有个与盖的表面区域基本上相同的表面区域。
14、根据权利要求8的集成电路封装,其中导热元件接触侧壁。
15、根据权利要求8的集成电路封装,其中衬底是有机衬底,并且其中至少一个管芯通过接合区格栅阵列置于衬底上。
16、一种电子组件,包括:
至少一个集成电路封装,该集成电路封装包括:
一衬底;
至少一个管芯,其被置于该衬底的一表面上;
一盖,该盖被置于至少一个管芯之上;
连接到该盖并包括连接到该衬底的一表面的一侧壁,;以及
一导热元件,连接在该盖和至少一个管芯之间,该导热元件包括选自由金刚石、合成金刚石和石墨组成的组中的材料。
17、根据权利要求16的电子组件,还包括;
在盖和导热元件之间的一附着层。
18、根据权利要求17的集成电路封装,其中附着层由选自由铬、金、镍、铂、银、钛、钨和钒组成的组中的材料形成。
19、根据权利要求16的集成电路封装,其中导热元件具有一与盖的表面区域基本上相同的表面区域。
20、根据权利要求16的集成电路封装,其中导热元件接触侧壁。
21、一种数据处理系统,包括:
在该数据处理系统中连接元件的总线;
连接到该总线的显示器;
连接到该总线的外设存储器;以及
连接到该总线并且包括一电子组件的一处理器,该电子组件包含至少一个集成电路封装,该集成电路封装包括:
一衬底;
至少一个管芯,位于该衬底的表面上;
一盖,位于至少一个管芯之上;
连接到该盖并包括连接到该衬底的一表面的一侧壁,;以及
一导热元件,连接在该盖和至少一个管芯之间,该导热元件包括选自金刚石、合成金刚石和石墨组成的组的材料。
22、根据权利要求21的数据处理系统,还包括;
在盖和导热元件之间的一附着层。
23、根据权利要求21的集成电路封装,其中导热元件具有一与盖的表面区域基本上相同的表面区域,并且其中导热元件接触侧壁。
24、一种集成电路封装的制造方法,该方法包括:
将一导热材料层附着到一集成散热器(IHS)的下表面,该材料选自由金刚石、合成金刚石和石墨组成的组;
在衬底上装配管芯,以便该管芯的下表面上的电接触连接到该衬底的上表面上的电接触;以及
在该管芯之上装配该IHS,以便该导热材料与该管芯的上表面接触。
25、根据权利要求24的方法,其中附着包括:
在IHS表面上生长导热材料层。
26、根据权利要求25的方法,还包括:
在IHS表面上形成金属层,该金属层选自由铬、金、镍、铂、银、钛、钨和钒组成的组。
27、根据权利要求24的方法,还包括:
离开IHS表面生长导热材料层。
28、根据权利要求27的方法,还包括:
在导热材料层的至少一个表面上形成金属层,该金属层选自钛和钨组成的组。
29、根据权利要求24的方法,其中IHS包括一侧壁,该方法还包括:
将IHS侧壁连接到衬底的上表面。
30、根据权利要求29的方法,其中IHS侧壁用导热材料连接到衬底的上表面。
