Abstract
Description
[製法例1]
トリヒドロキシベンゼンとエピハロヒドリンとの反応生成物(A)と、重合性不飽和基含有芳香族化合物(B)とを反応原料とする製造方法。
[製法例2]
トリヒドロキシベンゼンとエピハロヒドリンとの反応生成物(A)、重合性不飽和基含有非芳香族化合物(C)、及び、前記反応生成物(A)と重合性不飽和基含有非芳香族化合物(C)を結節する芳香族化合物(D)を反応原料とする製造方法。
(1-1a)で用いる量も含めて上述の使用量とすることが好ましい。
(B)と反応させて前記重合性化合物を得る工程である。
(アクゾ社製)、「サンドレイ1000」(サンドズ社製)、「ディープ」(アプジョン社製)、「クオンタキュア-PDO」、「クオンタキュア-ITX」、「クオンタキュア-EPD」(ワードブレンキンソップ社製)、「Runtecure-1104」(Runtec社製)等が挙げられる。これらの光重合開始剤は、単独で用いることも、2種以上を併用することもできる。

(メタ)アクリレート、ジトリメチロールプロパン(メタ)アクリレート、ジトリメチロールプロパンジ(メタ)アクリレート、ジトリメチロールプロパントリ(メタ)アクリレート等の水酸基含有(メタ)アクリレート化合物;前記水酸基含有(メタ)アクリレート化合物の分子構造中に(ポリ)オキシエチレン鎖、(ポリ)オキシプロピレン鎖、(ポリ)オキシテトラメチレン鎖等の(ポリ)オキシアルキレン鎖を導入した(ポリ)オキシアルキレン変性体;前記水酸基含有(メタ)アクリレート化合物の分子構造中に(ポリ)ラクトン構造を導入したラクトン変性体;2-アクリロイルオキシエチルイソシアネート、2-メタクリロイルオキシエチルイソシアネート、1,1-ビス(アクリロイルオキシメチル)エチルイソシアネート等のイソシアネート基含有(メタ)アクリレート化合物;グリシジル(メタ)アクリレート、4-ヒドロキシブチル(メタ)アクリレートグリシジルエーテル、エポキシシクロへキシルメチル(メタ)アクリレート等のグリシジル基含有(メタ)アクリレートモノマーや、ドロキシベンゼンジグリシジルエーテル、ジヒドロキシナフタレンジグリシジルエーテル、ビフェノールジグリシジルエーテル、ビスフェノールジグリシジルエーテルのジグリシジルエーテル化合物のモノ(メタ)アクリレート化物等のエポキシ基含有(メタ)アクリレート化合物などが挙げられる。前記各種の(メタ)アクリレートモノマーは、単独で用いることも2種以上を併用することもできる。

FD-MSは日本電子株式会社製の二重収束型質量分析装置AX505H(FD505H)を用いて測定した。
温度計、滴下ロート、冷却管、窒素導入管、撹拌機を取り付けたフラスコに、1,2,3-トリヒドロキシベンゼン126g(1.50mol)と、エピクロルヒドリン1388g(15mol)を添加し、50℃まで昇温した。次いで、塩化ベンジルトリメチルアンモニウム11.2g(0.06mol)を添加し、50℃で15時間撹拌した。得られた反応液に蒸留水1000mLを注いで撹拌し、静置後に上層を除去した。残った下層に48%水酸化ナトリウム水溶液318gを2.5時間かけて滴下し、1時間撹拌を行った後、蒸留水400mLを注いで静置した。反応で生成した食塩を含む下層(水層)を除去した後に120℃でエピクロロヒドリンの蒸留回収を行った。次いで、メチルイソブチルケトン(以下、「MIBK」と略記する。)500g、水167gを順次添加し、80℃で水洗を行った。下層(水層)を除去した後、脱水及びろ過を行い、150℃でMIBKを脱溶媒することで、エポキシ化物(A-1)を得た。得られたエポキシ化物(A-1)は液状で、エポキシ当量は128g/当量であり、重量平均分子量(Mw)は370であった。
温度計、滴下ロート、冷却管、窒素導入管、撹拌機を取り付けたフラスコに、1,2,3-トリヒドロキシベンゼン63g(0.75mol)と1,2,4-トリヒドロキシベンゼン63g(0.75mol)の混合物と、エピクロルヒドリン1388g(15mol)を添加し、50℃まで昇温した。次いで、塩化ベンジルトリメチルアンモニウム11.2g(0.06mol)を添加し、50℃で15時間撹拌した。得られた反応液に蒸留水1000mLを注いで撹拌し、静置後に上層を除去した。残った下層に48%水酸化ナトリウム水溶液318gを2.5時間かけて滴下し、1時間撹拌を行った後、蒸留水400mLを注いで静置した。反応で生成した食塩を含む下層(水層)を除去した後に120℃でエピクロロヒドリンの蒸留回収を行った。次いで、MIBK500g、水167gを順次添加し、80℃で水洗を行った。下層(水層)を除去した後、脱水及びろ過を行い、150℃でMIBKを脱溶媒することで、エポキシ化物(A-2)を得た。得られたエポキシ化物(A-2)は液状で、エポキシ当量は121g/当量であり、重量平均分子量(Mw)は382であった。
温度計、滴下ロート、冷却管、窒素導入管、撹拌機を取り付けたフラスコに、1,2,4-トリヒドロキシベンゼン126g(1.50mol)と、エピクロルヒドリン1388g(15mol)を添加し、50℃まで昇温した。次いで、塩化ベンジルトリメチルアンモニウム11.2g(0.06mol)を添加し、50℃で15時間撹拌した。得られた反応液に蒸留水1000mLを注いで撹拌し、静置後に上層を除去した。残った下層に48%水酸化ナトリウム水溶液318gを2.5時間かけて滴下し、1時間撹拌を行った後、蒸留水400mLを注いで静置した。反応で生成した食塩を含む下層(水層)を除去した後に120℃でエピクロロヒドリンの蒸留回収を行った。次いで、MIBK500g、水167gを順次添加し、80℃で水洗を行った。下層(水層)を除去した後、脱水及びろ過を行い、150℃でMIBKを脱溶媒することで、エポキシ化物(A-3)を得た。得られたエポキシ化物(A-3)は液状で、エポキシ当量は114g/当量であり、重量平均分子量(Mw)は406であった。
温度計、滴下ロート、冷却管、窒素導入管、撹拌機を取り付けたフラスコに、エポキシ化物(A-1)128g(エポキシ基1.00mol相当)、4-イソプロペニルフェノール134g(1.00mol)、エチルトリフェニルホスホニウムブロマイド(北興化学工業株式会社製)18.6g(0.05mol)、ハイドロキノン0.6g(0.005mol)、及びメトキシプロパノール656gを添加し、70℃で10時間撹拌した。その後、減圧真空条件下でプロピレングリコールメチルエーテルアセテートに溶媒を置換し、目的の重合性化合物(1)を得た。得られた重合性化合物(1)の数平均分子量(Mnは1043、重量平均分子量(Mw)は1143、多分散度(Mw/Mn)は1.10であった。重合性化合物(1)のGPCチャートを図1に、1H-NMRチャートを図2に、13C-NMRチャートを図3に、FD-MSチャートを図4にそれぞれ示す。FD-MSスペクトルにおける696.3のピーク、及び1H-NMR、13C-NMRにより、下記化合物の生成を確認した。
実施例2のエポキシ化物(A-1)をエポキシ化物(A-2)121g(エポキシ基1.00mol相当)に変更した以外は実施例1と同様の方法で重合性化合物(2)を得た。得られた重合性化合物(2)の数平均分子量(Mn)は1125、重量平均分子量(Mw)は1246、多分散度(Mw/Mn)は1.11であった。重合性化合物(2)のGPCチャートを図5に示す。
実施例1のエポキシ化物(A-1)をエポキシ化物(A-3)114g(エポキシ基1.00mol相当)に変更した以外は実施例1と同様の方法で重合性化合物(3)を得た。得られた重合性化合物(3)の数平均分子量(Mn)は1244、重量平均分子量(Mw)は1409、多分散度(Mw/Mn)は1.13であった。重合性化合物(3)のGPCチャートを図6に示す。
温度計、滴下ロート、冷却管、窒素導入管、撹拌機を取り付けたフラスコに、エポキシ化物(A-1)128g(エポキシ基1.00mol相当)、4-(ヒドロキシ)メタクリルアニリド(大阪有機化学株式会社製)177g(1.00mol)、エチルトリフェニルホスホニウムブロマイド(北興化学工業株式会社製)18.6g(0.05mol)、ハイドロキノン0.6g(0.005mol)、及びメトキシプロパノール656gを添加し、70℃で24時間撹拌した。その後、減圧真空条件下でプロピレングリコールメチルエーテルアセテートに溶媒を置換し、目的の重合性化合物(4)を得た。得られた重合性化合物(4)の数平均分子量(Mn)は1053、重量平均分子量(Mw)は1157、多分散度(Mw/Mn)は1.10であった。重合性化合物(4)のGPCチャートを図7に、1H-NMRチャートを図8に、13C-NMRチャートを図9に、FD-MSチャートを図10にそれぞれ示す。FD-MSスペクトルにおける825.3のピーク、及び1H-NMR、13C-NMRにより、下記化合物の生成を確認した。
実施例4のエポキシ化物(A-1)をエポキシ化物(A-2)121g(エポキシ基1.00mol相当)に変更した以外は実施例4と同様の方法で重合性化合物(5)を得た。得られた重合性化合物(B-2)の数平均分子量(Mn)は1136、重量平均分子量
(Mw)は1258、多分散度(Mw/Mn)は1.11であった。重合性化合物(5)のGPCチャートを図11に示す。
実施例4のエポキシ化物(A-1)をエポキシ化物(A-3)114g(エポキシ基1.00mol相当)に変更した以外は実施例4と同様の方法で樹脂(6)を得た。得られた樹脂(6)の数平均分子量(Mn)は1256、重量平均分子量(Mw)は1423、多分散度(Mw/Mn)は1.13であった。重合性化合物(6)のGPCチャートを図12に示す。
温度計、滴下ロート、冷却管、窒素導入管、撹拌機を取り付けたフラスコに、エポキシ化物(A-1)128g(エポキシ基1.00mol相当)、6-ヒドロキシ-2-ナフトエ酸188g(1.00mol)、塩化ベンジルトリメチルアンモニウム11.4g(0.05mol)、及びジメチルホルムアミド512gを添加し、100℃で6時間撹拌した。放冷後、炭酸カリウム166gとプロパルギルブロミド131gを加え、60℃で20時間攪拌した。次いで、MIBK500g、水200gを順次添加し、60℃で水洗を行った。下層(水層)を除去した後、減圧真空条件下でプロピレングリコールメチルエーテルアセテートに溶媒を置換し、目的の重合性化合物(7)を得た。得られた重合性化合物(7)の数平均分子量(Mn)は1166、重量平均分子量(Mw)は1259、多分散度(Mw/Mn)は1.08であった。重合性化合物(7)のGPCチャートを図13に、1H-NMRチャートを図14に、13C-NMRチャートを図15に、FD-MSチャートを図16にそれぞれ示す。FD-MSスペクトルにおける97.3のピーク、及び1H-NMR、13C-NMRにより、下記化合物の生成を確認した。
実施例7のエポキシ化物(A-1)をエポキシ化物(A-2)121g(エポキシ基1.00mol相当)に変更した以外は実施例7と同様の方法で重合性化合物(8)を得た。得られた重合性化合物(8)の数平均分子量(Mn)は1136、重量平均分子量(Mw)は1258、多分散度(Mw/Mn)は1.11であった。重合性化合物(8)のGPCチャートを図17に示す。
実施例7のエポキシ化物(A-1)をエポキシ化物(A-3)114g(エポキシ基1.00mol相当)に変更した以外は実施例7と同様の方法で重合性化合物(9)を得た。得られた重合性化合物(9)の数平均分子量(Mn)は1339、重量平均分子量(Mw)は1552、多分散度(Mw/Mn)は1.11であった。重合性化合物(9)のGPCチャートを図18に示す。
実施例1のエポキシ化物(A-1)をターシャリーブチルカテコールのエポキシ化物(エポキシ当量209g/当量)209gに変更した以外は実施例1と同様の方法で重合性化合物(1’)を得た。得られた重合性化合物(1’)の数平均分子量(Mn)は1000、重量平均分子量(Mw)は1050、多分散度(Mw/Mn)は1.05であった。重合性化合物(1’)のGPCチャートを図19に示す。
実施例4のエポキシ化物(A-1)をターシャリーブチルカテコールのエポキシ化物(エポキシ当量209g/当量)209gに変更した以外は実施例4と同様の方法で重合性化合物(2’)を得た。得られた重合性化合物(2’)の数平均分子量(Mn)は956、重量平均分子量(Mw)は999、多分散度(Mw/Mn)は1.04であった。重合性化合物(2’)のGPCチャートを図20に示す。
実施例7のエポキシ化物(A-1)をターシャリーブチルカテコールのエポキシ化物(エポキシ当量209g/当量)209gに変更した以外は実施例7と同様の方法で重合性化合物(3’)を得た。得られた重合性化合物(3’)の数平均分子量(Mn)は1044、重量平均分子量(Mw)は1100、多分散度(Mw/Mn)は1.05であった。重合性化合物(3’)のGPCチャートを図21に示す。
各実施例及び比較例で得られた重合性化合物をプロピレングリコールモノメチルエーテルアセテートに溶解させ、不揮発分5質量%の溶液を調製した。得られた重合性化合物溶液を用い、スピンコーターを使用して1500rpm、30秒の条件でシリコンウェハ上に塗布した。100℃のホットプレートで60秒間加熱して乾燥させ、0.1μmの塗膜を得た。得られた塗膜について、分光エリプソメーター(J.A.Woollam製「VUV-VASE GEN-1」)を用い、波長193、248nmでのn値(屈折率)とk値(減衰係数)を測定した。
各実施例及び比較例で得られた重合性化合物5質量部をプロピレングリコールモノメチルエーテルアセテート95質量部に加え、混合、溶解して溶液を得た。この溶液に光開始材(IGM社製「Omnirad-184」)0.5質量部と、5質量%フッ素系界面活性剤(DIC株式会社製「メガファックR-2011」)のプロピレングリコールモノメチルエーテルアセテート溶液を3質量部を加えて、混合、溶解した後、0.2μmカートリッジフィルターを用いて濾過し、レジスト下層膜用組成物を得た。
得られたレジスト下層膜用組成物を直径5インチのシリコンウェハ上にスピンコーターを用いて塗布した後、酸素濃度20容量%のホットプレート内にて、180℃で60秒間加熱した。更に、350℃で120秒間加熱して、膜厚0.3μmのレジスト下層膜付きシリコンウェハを得た。形成したレジスト下層膜を、エッチング装置(神鋼精機社製「EXAM」)を使用して、CF4/Ar/O2(CF4:40mL/分、Ar:20mL/分、O2:5mL/分 圧力:20Pa RFパワー:200W 処理時間:40秒 温度:15℃)の条件でエッチング処理した。このときのエッチング処理前後の膜厚を測定して、エッチングレートを算出し、エッチング耐性を評価した。評価基準は以下の通りである。A:エッチングレートが150nm/分以下の場合B:エッチングレートが150nm/分を超える場合
φ110nm、深さ300nmのホールパターンが形成された直径5インチのシリコンウェハを用いた以外は前記同様にレジスト下層膜付きシリコンウェハを得た。シリコンウェハをホールパターン線上で割り、走査型電子顕微鏡(日立ハイテクノロジーズ製「SU-3500」)で断面観察を行い、微細空間への浸潤性を評価した。評価基準は以下の通りである。A:ホール底まで硬化物で満たされている場合B:ホール底まで硬化物が満たされていない、または一部に空隙がある場合
各実施例及び比較例で得られた重合性化合物50質量部をPGMEA50質量部に加えて混合し、溶解させた。更に、10質量部の光重合開始剤(IGM製「Omnirad-184」)とフッ素系界面活性剤(DIC製「メガファックR-2011」)の5質量%PGMEA溶液3質量部を加えて混合し、溶解させた。0.2μmカートリッジフィルターを用いて得られた溶液を濾過し、感光性組成物を得た。アプリケーターを用いてガラス基材上に膜厚50μmとなるように塗布し、80℃で30分間乾燥させた。次いで、高圧水銀灯を用いて、紫外線を照射し硬化塗膜を得た。得られた硬化塗膜の表面を指で触り、タックがなくなった際の積算光量の最小値で評価した。評価基準は以下の通りである。
A:積算光量が50mJ/cm2以下で硬化した。
B:積算光量が50mJ/cm2超え100mJ/cm2以下で硬化した。
C:積算光量が100mJ/cm2超えでも硬化しなかった。

- 前記一般式(1)中のXが下記一般式(2-1)、(2-2)、(2-3)、又は(2-4)で表される構造部位である請求項1に記載の重合性化合物。
- トリヒドロキシベンゼンとエピハロヒドリンとの反応生成物(A)と、重合性不飽和基含有芳香族化合物(B)とを反応原料とする重合性化合物。
- 前記重合性不飽和基含有芳香族化合物(B)が、重合性不飽和基含有フェノール性化合物(B1)又は重合性不飽和基含有芳香族カルボン酸化合物(B2)である請求項3に記載の重合性化合物。
- トリヒドロキシベンゼンとエピハロヒドリンとの反応生成物(A)、重合性不飽和基含有非芳香族化合物(C)、及び、前記反応生成物(A)と前記重合性不飽和基含有非芳香族化合物(C)を結節する芳香族化合物(D)を反応原料とする重合性化合物。
- 前記重合性不飽和基含有非芳香族化合物(C)が、重合性不飽和基含有脂肪族ハロゲン化物(C1)であり、前記芳香族化合物(D)がカルボキシ基を有するフェノール性化合物(D1)である請求項5に記載の重合性化合物。
- 請求項1~6のいずれか1項に記載の重合性化合物、
光重合開始剤、及び
有機溶剤を含有する、活性エネルギー線硬化性樹脂組成物。 - 請求項7に記載の活性エネルギー線硬化性樹脂組成物の硬化物。
