Abstract

본 발명은 디스플레이 제조용 포토레지스트 박리액 조성물에 관한 것으로, 디스플레이를 제조하기 위한 모든 공정에 사용할 수 있는 통합 포토레지스트 박리액 조성물에 관한 것이다. 보다 구체적으로, 본 발명의 디스플레이 제조용 포토레지스트 박리액 조성물은 전이 금속, 전위 금속 및 산화물 반도체 배선에 모두 적용 가능하며, 하드 베이크(Hard Baked)공정, 주입(Implant) 공정 및 건식 식각(Dry Etch) 공정의 진행 이후 발생하는 변형 포토레지스트에 대한 제거능력이 매우 뛰어나다. 특히 건식 식각 후 부식에 취약한 구리(Cu)배선 패턴 엣지(pattern edge) 부분에 더욱 특화된 부식 억제 효과를 보여준다.
평면 디스플레이(FPD)의 제조 공정에 있어, 기판 위에 일정한 패턴을 형성하는 데 포토리소그래피(Photo-lithography) 공정이 널리 이용되고 있다. 이러한 포토리소그래피 공정은 크게 노광 공정, 건식 또는 습식 식각 공정 및 애싱(ashing) 등의 일련의 공정으로 구성되는데, 기판 상에 포토레지스트(Photo Resist)를 도포하고 노광한 후, 이에 대하여 건식 또는 습식 식각을 수행하여 패턴을 형성한다. 이때 금속 배선 위에 남아 있는 포토레지스트는 포토레지스트 박리제를 이용하여 제거해 주어야 한다.
박리액을 사용하기 시작한 초창기에는 유기계 박리액을 사용하는 것이 일반적이었으나, 이후 점차 공정시 더욱 강한 박리력이 요구됨에 따라 물이 포함되는 수계 박리액들이 사용되어 왔다. 수계 박리액은 강한 박리력을 제공하지만, 금속 배선 등의 부식에 취약한 문제가 있다.
특히 건식 식각 후 부식에 취약한 구리(Cu)배선 패턴 엣지 부분에는 더욱 높은 부식 방지 성능이 요구되고 있는데, 이는 주로 사용되는 알칸올 아민류가 물과 섞이면 수산화이온을 발생시켜 구리와 알루미늄을 포함하는 금속에 대한 부식성이 상당히 증가하기 때문이다. 이에, 금속 배선의 부식을 방지하기 위한 특별한 부식 방지제가 요구되어 왔다.
이러한 문제들을 해결하기 위하여, 많은 부식 방지제들이 검토되어 왔는데 이중 가장 일반적으로 쓰이는 부식 방지제가 유황(sulfur)계 아졸 화합물이다. 그러나, 유황계 아졸 화합물은 식각 후 구리(Cu)배선 패턴 엣지 부분에서 성능이 저하되는 경향이 있고, 유황이 석출 혹인 재흡착할 가능성이 있다.
앞으로 상술한 패턴은 더욱 미세한 패턴으로 발전할 것이며, 그로 인해 더욱 높은 부식 방지력과 더불어 우수한 박리력이 요구된다. 특히, 상술한 문제점으로 인해 유황계 아졸 화합물을 대체할 비유황(None sulfur)계 부식 방지제가 요구되고 있다.
본 발명자들은 건식 식각 이후 부식에 취약한 구리(Cu)배선의 패턴 엣지 부분에서 더욱 우수한 부식 억제 성능을 가지면서도 우수한 박리력을 유지하는 비유황계 부식 방지제를 연구하던 중, 특정 화학 구조를 갖는 화합물이 상술한 효과를 가지는 것을 발견하고 본 발명에 이르게 되었다.

본 발명은 전술한 유황계 부식 방지제의 문제점을 해결한 디스플레이 제조용 포토레지스트 박리액 조성물에 관한 것이다.
본 발명의 다른 목적은 구리(Cu), 알루미늄(Al) 및 산화물 금속 배선에 대해 물의 함량 여부에 상관없이 부식 방지력 및 박리력이 매우 우수한 디스플레이 제조용 포토레지스트 박리액 조성물이며, 특히 건식 식각 이후 부식에 취약한 구리(Cu)배선의 패턴 엣지 부분에 적용 가능한 비유황계 부식 방지제를 포함하는 포토레지스트 박리액 조성물에 관한 것이다.
상술한 목적을 달성하기 위하여, 본 발명은 유황계 아졸 화합물을 대체하면서도 기존 포토레지스트 박리액 조성물보다 부식 방지력 및 박리력이 우수한 비유황계 화합물을 포함하는 포토레지스트 박리액 조성물을 제공한다.
구체적으로 본 발명의 일 구체예에 따르면 본원 발명은 아래의 포토레지스트 박리액 조성물을 제공한다:
(a) 하기 화학식 1의 전위 금속 및 금속 산화물 부식 방지제 0.01 ~ 3 중량%;
(b) 하기 화학식 2의 비유황(None sulfur)계 부식 방지제 0.05 ~ 3 중량%;

본 발명의 일 구체예에서, 상기 비유황계 부식 방지제는 이미다조[4,5-b]피리딘, 6-메틸이미다조[4,5-b]피리딘, 이미다조[4,5-b]피리딘-2-카복실산, 6-메틸이미다조[4,5-b]피리딘-2-카복실산, 1H-피라졸로[3,4-b]피리딘, 3-메틸-1H-피라졸로[3,4-b]피리딘, 1H-피라졸로[3,4-b]피리딘-3-카복실산, 5-메틸-1H-피라졸로[3,4-b]피리딘-3-카복실산, 1H-1,2,3-트리아졸로[4,5-b]피리딘, 6-메틸-3H-1,2,3-트리아졸로[4,5-b]피리딘, 3H-1,2,3-트리아졸로[4,5-b]피리딘-6-카복실산, 및 3-메틸-3H-1,2,3-트리아졸로[4,5-b]피리딘-6-카복실산으로 이루어진 군으로부터 선택된 어느 하나 이상이지만 이들로 제한되는 것은 아니다.
본 발명의 일 구체예에서, 상기 1차 아민은 모노에탄올아민(Monoethanol amine), 모노아이소프로판올아민(Monoisopropanol amine), 2-아미노-2-메틸-1-프로판올(2-amino-2-methyl-1-propanol), 아미노에톡시에탄올(Aminoethoxyethanol) 및 이들의 혼합물로 이루어진 군으로부터 선택되지만 이들로 제한되는 것은 아니다.
본 발명의 일 구체예에서, 상기 2차 아민은 2-아세틸에탄올아민(2-Acetyl ethanol amine), 디에탄올아민(Diethanol amine), 2-메틸아미노에탄올(2-Methylaminoethanol), 2-이소프로필아미노에탄올(2-Isopropylaminoethanol) 및 이들의 혼합물로 이루어진 군으로부터 선택되지만 이들로 제한되는 것은 아니다.
본 발명의 일 구체예에서, 상기 1차 아민 및 2차 아민의 혼합물 중, 1차 아민의 함량은 상기 조성물 전체 중량을 기준으로 3 중량% 미만임을 특징으로 한다.
본 발명의 일 구체예에서, 상기 환형 알코올은 테트라하이드로퍼푸릴 알코올(Tetrahydrofurfuryl alcohol), 퍼푸릴 알코올(Furfuryl alcohol), 이소프로필리덴글리세롤(Isopropylideneglycerol) 및 이들의 혼합물로 이루어진 군으로부터 선택되지만 이들로 제한되는 것은 아니다.
본 발명의 일 구체예에서, 상기 비양성자성 극성 유기 용제는 디메틸프로피온아마이드(dimethylpropionamide), 설포란(sulfolane), 에틸포름아마이드(ethylformamide),에쿠아마이드(Equamide), 1,3-디메틸-2-이미다졸리디논(1,3-dimethyl-2-imidazolidinone), 2-피롤리디온(2-pyrrolidion) 및 1-포밀피페리딘(1-formylpiperidine) 및 이들의 혼합물로 이루어진 군으로부터 선택되지만 이들로 제한되는 것은 아니다.

본 발명에 따르면, 기존에 사용하던 부식 방지제인 유황계 아졸 화합물을 본원발명의 비유황계 화합물로 대체하면서, 구리(Cu), 알루미늄(Al) 및 산화물 금속 배선에 대해 물의 함량 여부에 상관없이 우수한 부식 방지력 및 박리력을 갖는 박리액 조성물을 제공한다. 이러한 조성물은, 특히 건식 식각 이후 부식에 취약한 구리(Cu)배선의 패턴 엣지 부분에서 더욱 우수한 부식 방지력 및 박리력을 제공한다.

본 발명에서 "알킬"은 탄소수 1 내지 10개의 직쇄형 또는 분지형의 포화 탄화수소에서 유래되는 1가의 치환기를 의미한다. 이의 예로는 메틸, 에틸, 프로필, 이소부틸, sec-부틸, 펜틸, iso-아밀, 헥실 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "알케닐(alkenyl)"은 탄소-탄소 이중 결합을 1개 이상 가진 탄소수 2 내지 10개의 직쇄형 또는 분지형의 불포화 탄화수소에서 유래되는 1가의 치환기를 의미한다. 이의 예로는 비닐(vinyl), 알릴(allyl), 이소프로펜일(isopropenyl), 2-부텐일(2-butenyl) 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "알키닐(alkynyl)"은 탄소-탄소 삼중 결합을 1개 이상 가진 탄소수 2 내지 10개의 직쇄형 또는 분지형의 불포화 탄화수소에서 유래되는 1가의 치환기를 의미한다. 이의 예로는 에티닐(ethynyl), 2-프로파닐(2-propynyl) 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "아릴"은 단독 고리 또는 2이상의 고리가 조합된 탄소수 6 내지 20개의 방향족 탄화수소로부터 유래된 1가의 치환기를 의미한다. 또한, 2 이상의 고리가 서로 단순 부착(pendant)되거나 축합된 형태도 포함될 수 있다. 이러한 아릴의 예로는 페닐, 나프틸, 페난트릴, 안트릴 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "헤테로아릴"은 핵원자수 5 내지 20개의 모노헤테로사이클릭 또는 폴리헤테로사이클릭 방향족 탄화수소로부터 유래된 1가의 치환기를 의미한다. 이때, 고리 중 하나 이상의 탄소, 바람직하게는 1 내지 3개의 탄소가 N, O, S 또는 Se와 같은 헤테로원자로 치환된다. 또한, 2 이상의 고리가 서로 단순 부착(pendant)되거나 축합된 형태도 포함될 수 있고, 나아가 아릴기와의 축합된 형태도 포함될 수 있다. 보다 구체적으로 본원 발명에서는 N, O 및 S로 이루어진 군으로부터 선택된 하나 이상의 헤테로 원자를 포함하는 핵원자수 5 내지 20개의 헤테로아릴기로 정의된다. 이러한 헤테로아릴의 예로는 피리딜, 피라지닐, 피리미디닐, 피리다지닐, 트리아지닐과 같은 6-원 모노사이클릭 고리, 페녹사티에닐(phenoxathienyl), 인돌리지닐(indolizinyl), 인돌릴(indolyl), 퓨리닐(purinyl), 퀴놀릴(quinolyl), 벤조티아졸(benzothiazole), 카바졸릴(carbazolyl)과 같은 폴리사이클릭 고리 및 2-퓨라닐, N-이미다졸릴, 2-이속사졸릴, 2-피리디닐, 2-피리미디닐 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "아릴옥시"는 RO-로 표시되는 1가의 치환기로, 상기 R은 탄소수 6 내지 20개의 아릴을 의미한다. 이러한 아릴옥시의 예로는 페닐옥시, 나프틸옥시, 디페닐옥시 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "알킬옥시"는 R'O-로 표시되는 1가의 치환기로, 상기 R'는 탄소수 1 내지 10개의 알킬을 의미하며, 직쇄(linear), 측쇄(branched) 또는 사이클릭(cyclic) 구조를 포함할 수 있다. 알킬옥시의 예로는 메톡시, 에톡시, n-프로폭시, 1-프로폭시, t-부톡시, n-부톡시, 펜톡시 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "시클로알킬"은 탄소수 3 내지 10개의 모노사이클릭 또는 폴리사이클릭 비-방향족 탄화수소로부터 유래된 1가의 치환기를 의미한다. 이러한 사이클로알킬의 예로는 사이클로프로필, 사이클로펜틸, 사이클로헥실, 노르보닐(norbornyl) 등을 들 수 있으나, 이에 한정되지는 않는다.
본 발명에서 "헤테로시클로알킬"은 핵원자수 3 내지 10개의 비-방향족 탄화수소로부터 유래된 1가의 치환기를 의미하며, 고리 중 하나 이상의 탄소, 바람직하게는 1 내지 3개의 탄소가 N, O, S 또는 Se와 같은 헤테로 원자로 치환된다. 이러한 헤테로시클로알킬의 예로는 모르폴린, 피페라진 등을 들 수 있으나, 이에 한정되지는 않는다.

본 발명의 일 구체예에서 전위금속 부식 방지제인 알루미늄 부식 방지제로서는 상술한 화학식 1의 알칼리 포스페이트 및 알칼리 포스포닉산을 0.01 ~ 3 중량%로 포함하였다. 이러한 부식 방지제들은 Mo, Al등의 부식 방지력을 더욱 향상시키기 위해 포함되었으나 3 중량% 초과하여 포함할 경우 박리제와 염기도에 영향을 주어 구리에 대한 부식성이 증가하기 때문에 과량으로 사용할 필요는 없다.
구체적으로, 화학식 2 및 3으로부터 유추되는, 본 발명에 사용된 비유황계 화합물은 아래의 화합물로 이루어진 군으로부터 선택된다:

본 발명의 일 구체예에서, 포토레지스트 박리액은 전이금속 부식 방지제로서 상술한 비유황계 화합물을 0.05 ~ 3 중량%로 사용한다. 부식 방지제가 0.05 중량% 미만으로 포함될 경우, 금속 배선막에 대한 부식 방지 효과가 저하되며, 적용되는 일부 아민의 종류에 따라서는 부식 방지 효과가 아예 나타나지 않는다.
한편, 본 발명의 일 구체예에서 부식 방지제가 3 중량% 초과하여 포함될 경우에는, 포토레지스트 박리 능력이 약간 약해지는 경향을 보여주지만, 부식 방지력은 크게 변화가 없음을 확인하였다. 그러나, 본원 발명에 사용되는 비유황계 화합물은 일반적으로 매우 고가이기 때문에, 필요 이상의 량을 과다 투입할 필요는 없다.
본 발명의 일 구체예에서, 본원 발명에 사용되는 1차 아민 화합물로서는 모노에탄올아민(Monoethanol amine), 모노아이소프로판올아민(Monoisopropanol amine), 2-아미노-2-메틸-1-프로판올(2-amino-2-methyl-1-propanol) 및 아미노에톡시에탄올(Aminoethoxyethanol)로 이루어진 군에서 선택된 어느 하나 이상이 사용될 수 있지만, 이들로 제한되는 것은 아니다.
본 발명의 일 구체예에서, 본원 발명에 사용되는 2차 아민 화합물로서는 2-아세틸에탄올아민(2-Acetyl ethanol amine), 디에탄올아민(Diethanol amine), 2-메틸아미노에탄올(2-Methylaminoethanol), 2-이소프로필아미노에탄올(2-Isopropylaminoethanol)로 이루어진 군에서 선택된 어느 하나 이상이 사용될 수 있지만, 이들로 제한되는 것은 아니다.
본 발명의 일 구체예에서, 본원 발명에 사용되는 1차 아민 및 2차 아민의 혼합물은 전체 조성물 대비 1 ~ 10 중량%로 사용되는 것이 바람직하다. 한편, 본 발명의 일 구체예에서, 상기 1차 아민 및 2차 아민의 혼합물 중, 1차 아민의 함량은 조성물 전체 중량을 기준으로 3 중량% 미만임을 특징으로 한다.
상술한 1차 아민 및 2차 아민을 각각 단독으로 사용하거나, 상술한 아민의 혼합물 중 1차 아민의 함량이 조성물 전체 중량을 기준으로 3 중량% 이상인 경우, 박리력은 유지되나, 부식 방지력이 떨어지는 경향을 보인다.
환형 알코올류는 박리액의 휘발량을 감소시키며, 조성물의 중요한 유효 성분 중의 하나인 알칸올 아민의 증발을 제어하여 조성물의 효능을 오랫동안 유지시켜주는 역할을 하는 것으로 알려져 있다. 본원 발명에서 사용될 수 있는 환형 알코올류는 예를 들어, C
4~C
6의 환형 알코올이며, 바람직하게는 테트라하이드로퍼퓨릴 알코올(Tetrahydrofurfuryl alcohol), 퍼퓨릴 알코올(Furfuryl alcohol), 사이클로 부탄올(Cyclobutanol), 사이클로 펜탄올(Cyclopentanol), 사이클로 헥사놀(Cyclohexanol) 및 이소프로필리덴글리세롤(Isopropylideneglycerol)로 이루어진 군으로부터 선택된 어느 하나 이상이 사용될 수 있지만, 이들로 제한되는 것은 아니다.
상기 환형 알코올은 전체 조성물에서 1 ~ 15 중량%로 포함되는 것이 바람직하다. 이러한 환형 알코올은 일반적으로 매우 고가이기 때문에, 필요 이상의 량을 과다 투입할 필요는 없다.
본 발명의 일 구체예에서, 본원 발명에 사용되는 비양성자성 극성 유기 용제는 고분자 물질의 결합력을 약화시켜 변성된 포토레지스트를 쉽게 제거하는 역할을 하는 것으로 알려져 있다. 본 발명의 구체예에서, 본원 발명에 사용되는 비양성자성 극성 유기 용제로는 디메틸프로피온아마이드(dimethylpropionamide), 설포란(sulfolane), 에틸포름아마이드(ethylformamide),에쿠아마이드(Equamide), 1,3-디메틸-2-이미다졸리디논(1,3-dimethyl-2-imidazolidinone), 2-피롤리디온(2-pyrrolidion) 및 1-포밀피페리딘(1-formylpiperidine) 및 이들의 혼합물로 이루어진 군으로부터 선택된 어느 하나 이상이 사용될 수 있지만, 이들로 제한되는 것은 아니다.
상기 극성 유기 용제는 전체 조성물에서 1 ~ 30 중량%로 포함되는 것이 바람직하다.

본 발명의 일 구체예에서, 보다 바람직하기로는 디에틸렌글리콜모노메틸에테르(Diethyleneglycolmonomethylether, MDG), 디에틸렌글리콜모노에텔에테르(Diethyleneglycolmonoethylether, EDG), 디에틸렌글리콜모노부틸에테르(Diethyleneglycolmonobutylether, BDG), 트리에틸렌글리콜에테르(Triethyleneglycolether, TEG), 에틸렌 글리콜(Ethylene Glycol, EG), 또는 프로필렌 글리콜(Propylene glycol, PG)등을 글리콜계 화합물로서 사용할 수 있다.
이러한 글리콜계 화합물은 전체 조성물에서 1 ~ 30 중량%로 포함되는 것이 바람직하다.
본 발명에 따른 포토레지스트 박리액 조성들은 물을 포함하는 수계형이다. 물을 포함하는 수계형 박리액은 유기계 박리액에 비해 아민의 염기도가 더욱 활성화된다. 따라서, 평면 디스플레이 패널의 공정에 있어서, 하드 베이크(Hard Baked) 공정, 주입(Implant) 공정 및 건식 식각(Dry Etch) 공정을 진행한 후에 남아있는 변성 포토레지스트에 대한 제거능력이 일반적으로 사용하고 있는 유기계 디스플레이 제조용 박리액에 비해 낮은 공정 온도에서도 월등히 탁월하다.
낮은 공정온도의 적용은 평면 디스플레이 패널의 제조원가 절감을 가능하게 한다. 또한 해당 발명 박리액 조성들에 대해 최적의 부식 방지제를 사용하여 알루미늄 및 구리배선에 동시에 적용할 수 있으며, 유기막 및 COA공정에 도입할 수 있다.
이하, 실시예를 통하여 본 발명을 더욱 상세히 설명하고자 한다. 이들 실시예는 오로지 본 발명을 예시하기 위한 것으로서, 본 발명의 범위가 이들 실시예에 의해 제한되는 것으로 해석되지 않는 것은 당업계에서 통상의 지식을 가진 자에게 있어서 자명할 것이다.
실험예 1.
금속 부식 및 변성 포토레지스트 박리에 대한 평가
본 발명의 포토레지스트 박리액 조성물의 성능을 평가하기 위한 변성 포토레지스트 박리 능력과 부식방지 능력시험을 다음과 같은 방법으로 시행하였다. 본원 발명의 박리액 조성물은 비유황계 화합물을 포함한 부식 방지제를 포함시켜 제조하였으며, 구체적인 구성 성분 및 함량은 하기 표 1에 기재하였다. 비교예로 제조된 조성물의 구체적인 구성 성분 및 함량은 표 2에 기재하였다.
보다 구체적으로, 포토레지스트가 제거되지 않은 금속막 배선 유리기판을 오븐에서 160℃조건의 온도로 열처리하여 제작하였다. 상기 제조된 박리액 조성물을 정해진 온도로 유지하면서, 상기 제작된 기판을 박리액 조성물에 동일한 시간 침지시켜 변성된 포토레지스트의 제거 정도를 평가하였다. 또한, 박리액 조성물을 정해진 온도로 유지하면서, Cu 금속막 배선 유리 기판을 박리액 조성물에 동일한 시간 침지시켜 Cu 배선막의 부식 여부를 평가 하였다.
상기 실험 결과 값을 아래와 같은 기준으로 표 3에 기재하였다.

상기 표 3에서 볼 수 있듯이, 본원 발명의 비유황계 화합물을 부식 방지제로 서 포함하는 박리액의 경우, 기존 유황계 부식 방지제를 사용할 때보다 부식 방지력 및 포토레지스트 박리력이 향상된 것을 확인 할 수 있다.
또한, 실시예와 비교예 25 및 26의 결과에서 볼 수 있듯이, 1차 아민 혹은 2차 아민을 각각 단독으로 사용하는 것보다, 이들을 혼합하여 사용하는 것이 부식 방지력에 좋은 경향을 보이며, 비교예 23 및 24처럼 아민의 혼합물 중 1차 아민의 함량이 조성물 전체 중량을 기준으로 3 중량% 이상인 경우, 박리력은 유지되나, 부식 방지력이 떨어지는 경향을 보인다.
또한, 비교예 21처럼 부식 방지제로서 사용되는 비유황계 화합물의 함량이 0.05% 이하 에서도 좋지 않은 부식 방지 성능을 확인 할 수 있다.
실험예 2.
금속 부식에 관한 표면 조도(Roughness) 평가
일반적으로, 금속 부식에 관하여 평가를 할 때 FE-SEM 을 활용하여 부식에 대한 정도를 관찰한다. 보다 더 정밀한 금속 부식성능을 확인하기 위해 고성능 Roughness 측정기(공초점 현미경; Confocal)를 활용하여 평가 하였다. 분석 장비에 관하여 간략히 설명하면 다음과 같다.
Confocal(공초점) 현미경은 기존의 광학 현미경에 비해 높은 해상력을 통해 표면 거칠기(Surface Roughness)를 측정하는 비접촉식 분석장비이다. 조명 방식으로 반사형과 투과형이 있으며 공업 용도로 사용되는 유형은 주로 반사형이다. 이를 통해 요철이 있는 시료면에 대해 시야 전면에 초점이 맞는 고해상도 이미지를 얻을 수 있으며, 비파괴비접촉식으로 3차원 형상 계측도 가능하다.
이를 통해, 건식 식각 후 부식에 취약한 구리(Cu)배선 패턴 엣지 부분의 표면거칠기를 측정하면 보다 더 정밀하게 부식 성능 수준을 확인할 수 있다.
상기 실험의 약어는 다음과 같다.

상기 설명한, 실시예와 비교예의 유사 수준의 조성은 다음과 같다.
아울러, 도 1 및 도 2는 표면 거칠기 측정시 함께 확인할 수 있는 이미지이다. 도1 은 실시예 8에 해당하며, 도 2는 비교예 16에 해당한다.
상기 표 5에서 볼 수 있듯이, 본 발명에 따른 실시예 조성물이 비교예 조성물 보다도 더욱 낮은 값의 거칠기 수치를 보임을 확인할 수 있다. 따라서, 본원 발명의 조성물을 박리액으로 사용하는 경우, 부식 방지력이 더욱 향상됨을 확인할 수 있었다.
이제까지 본 발명에 대하여 그 바람직한 실시예들을 중심으로 살펴보았다. 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자는 본 발명이 본 발명의 본질적인 특성에서 벗어나지 않는 범위에서 변형된 형태로 구현될 수 있음을 이해할 수 있을 것이다.

- 제 1항에 있어서,상기 비양성자성 극성 유기 용제는 디메틸프로피온아마이드(dimethylpropionamide), 설포란(sulfolane), 에틸포름아마이드(ethylformamide),에쿠아마이드(Equamide), 1,3-디메틸-2-이미다졸리디논(1,3-dimethyl-2-imidazolidinone), 2-피롤리디온(2-pyrrolidion) 및 1-포밀피페리딘(1-formylpiperidine) 및 이들의 혼합물로 이루어진 군으로부터 선택된 디스플레이 제조용 포토레지스트 박리액 조성물.
- 제 1항에 있어서,상기 양성자성 극성 유기 용제는 에틸렌글리콜(Ethylene glycol), 프로필렌글리콜(propylene glycol), 디에틸렌글리콜모노에틸에테르(Diethyleneglycolmonoethylether), 디에틸렌글리콜모노부틸에테르(Diethyleneglycolmonobutylether, BDG), 디에틸렌글리콜 모노메틸에테르, 에틸렌글리콜 모노에틸에테르, 에틸렌글리콜 모노부틸에테르, 프로필렌글리콜 모노메틸에테르, 프로필렌글리콜 모노에틸에테르, 프로필렌글리콜 모노부틸에테르, 디에틸렌글리콜 모노에틸에테르, 디에틸렌글리콜 모노프로필에테르, 디에틸렌글리콜 모노부틸에테르, 디프로필렌글리콜 모노메틸에테르, 디프로필렌글리콜 모노에틸에테르, 디프로필렌글리콜 모노프로필에테르, 디프로필렌글리콜 모노부틸에테르, 트리에틸렌글리콜 모노프로필에테르, 트리에틸렌글리콜 모노부틸에테르, 트리에틸렌글리콜 모노메틸에테르, 트리프로필렌글리콜 모노에틸에테르, 트리프로필렌글리콜 모노프로필에테르 및 트리프로필렌글리콜 모노부틸에테르로 이루어진 군으로부터 선택된 어느 하나 이상인 것을 특징으로 하는 디스플레이 제조용 포토레지스트 박리액 조성물.
