Abstract
150℃において、比抵抗が大きく、平坦な容量特性を有する誘電体セラミックと、その誘電体セラミックを用いた積層セラミック電子部品を提供する。 セラミック層3は、Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、結晶粒子を備え、Ti、Zrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、結晶粒子の平均粒径が130nm未満であることを特徴とする。
Description
本発明は、積層セラミックコンデンサに代表される積層セラミック電子部品に用いられる、誘電体セラミックに関する。また、積層セラミック電子部品、積層セラミックコンデンサ、さらに、積層セラミックコンデンサの製造方法に関する。
図1を参照して、まず、この発明に係る積層セラミック電子部品の代表例である積層セラミックコンデンサ1について説明する。
積層セラミックコンデンサ1は、積層された複数のセラミック層3とセラミック層3間の界面に沿って形成される複数の内部電極4及び5とをもって構成される、積層体2を備えている。
積層体2の外表面上の互いに異なる位置には、第1及び第2の外部電極8及び9が形成される。図1に示した積層セラミックコンデンサ1では、第1及び第2の外部電極8及び9は、積層体2の互いに対向する各端面6及び7の上にそれぞれ形成される。内部電極4及び5は、第1の外部電極8に電気的に接続される複数の第1の内部電極4と第2の外部電極9に電気的に接続される複数の第2の内部電極5とがあり、これら第1及び第2の内部電極4及び5は、積層方向に交互に配置されている。外部電極8及び9の表面には、必要に応じて第1のめっき層10、11、及び第2のめっき層12、13が形成される。内部電極4及び5には、コスト削減のため、Ni等の卑金属が用いられている。
セラミック層3に用いられる誘電体セラミックとしては、要求される誘電率等の特性に応じて様々なものが選択されるが、例えば特許文献1に記載の誘電体セラミックが知られている。
この誘電体セラミックは、Aサイトの一部がCaで置換され、Bサイトの一部がZrで置換された少なくとも2種類のペロブスカイト型チタン酸ジルコン酸バリウムカルシウム結晶粒子(BCTZ型結晶粒子)を含有する焼結体である。そのうちの1種のBCTZ型結晶粒子(1)[(Ba1-xCax)m(Ti1-yZry)O3]のx、y、mがそれぞれ0.15≦x≦0.25、0.15≦y≦0.20、1.000<mである。また、他のBCTZ型結晶粒子(2)[(Ba1-zCaz)n(Ti1-sZrs)O3]のz、s、nがそれぞれ0≦z≦0.08、0.01≦s≦0.10、1.000<nである。そして、BCTZ型結晶粒子(1)及びBCTZ型結晶粒子(2)のいずれもが0.15~0.7μmの平均粒径を有することを特徴としている。
近年、特に自動車用途として、-55℃から150℃までの温度範囲で平坦な容量特性を持つコンデンサが求められている。ところが、特許文献1に記載の誘電体セラミックでは、150℃において、比抵抗が小さく、また、容量特性の温度変化率が大きいという問題があった。
本発明は、かかる課題に鑑みてなされたものであり、150℃において、比抵抗が大きく、平坦な容量特性を有する誘電体セラミックと、その誘電体セラミックを用いた積層セラミック電子部品を提供することを目的とする。
本発明に係る誘電体セラミックは、Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、結晶粒子を備え、Ti、Zrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、結晶粒子の平均粒径が130nm未満であることを特徴とする。
また、本発明に係る誘電体セラミックでは、結晶粒子の平均粒径が50nmを超えて130nm未満であることが好ましい。
また、本発明は、積層された複数のセラミック層と、セラミック層間の界面に沿って形成される複数の内部電極とを備える積層体と、積層体の外表面上に形成された外部電極と、を含み、セラミック層が上記の誘電体セラミックを含む積層セラミック電子部品にも向けられる。
また、本発明に係る積層セラミックコンデンサは、積層されている結晶粒子を備える複数の誘電体セラミック層と、誘電体セラミック層間の界面に沿って形成されている複数の内部電極と、を有する積層体と、積層体の外表面に形成され、内部電極と電気的に接続されている複数の外部電極と、を備え、積層体がBa、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、Ti、Zrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、結晶粒子の平均粒径が130nm未満であることを特徴とする。
また、本発明に係る別の積層セラミックコンデンサは、積層されている結晶粒子を備える複数の誘電体セラミック層と、誘電体セラミック層間の界面に沿って形成されている複数の内部電極と、を有する積層体と、積層体の外表面に形成され、内部電極と電気的に接続されている複数の外部電極と、を備え、積層体がBa、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、積層体を溶剤により溶解したときのTi、Zrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、結晶粒子の平均粒径が130nm未満であることを特徴とする。
また、本発明に係る積層セラミックコンデンサでは、結晶粒子の平均粒径が50nmを超えて130nm未満であることが好ましい。
また、本発明に係る積層セラミックコンデンサの製造方法は、Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含む粉末と、Si化合物と、Mn化合物とを混合し、その後、セラミックスラリーを得る工程と、セラミックスラリーからセラミックグリーンシートを得る工程と、セラミックグリーンシートと、焼成後に内部電極となる導電性パターンと、を積み重ねて焼成前の積層体を得る工程と、焼成前の積層体を焼成して、結晶粒子を備える誘電体セラミック層間に内部電極が形成された積層体を得る工程と、を備え、結晶粒子の平均粒径が130nm未満であり、セラミックスラリーにおいて、TiとZrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であることを特徴とする。
また、本発明に係る別の積層セラミックコンデンサの製造方法は、Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含む粉末と、Si化合物と、Mn化合物とを秤量し、混合した混合物をスラリー化することにより、セラミックスラリーを得る工程と、セラミックスラリーからセラミックグリーンシートを得る工程と、セラミックグリーンシートと、焼成後に内部電極となる導電性パターンと、を積み重ねて焼成前の積層体を得る工程と、焼成前の積層体を焼成して、結晶粒子を備える誘電体セラミック層間に内部電極が形成された積層体を得る工程と、を備え、結晶粒子の平均粒径が130nm未満であり、混合物において、TiとZrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であることを特徴とする。
また、本発明に係る積層セラミックコンデンサの製造方法では、結晶粒子の平均粒径が50nmを超えて130nm未満であることが好ましい。
本発明によれば、150℃において、比抵抗が大きく、平坦な容量特性を有する誘電体セラミックを提供することができ、積層セラミックコンデンサの高性能化に大きく貢献することができる。
本発明の誘電体セラミックは、Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、結晶粒子を備える誘電体セラミックであって、Ti、Zrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、結晶粒子の平均粒径が130nm未満であることを特徴とする。この組み合わせにより、150℃において、比抵抗が大きく、平坦な容量特性を有する誘電体セラミックを得ることができる。
この理由は明らかではないが、以下のように推測される。本発明では、誘電体セラミック中に、BaとTiだけでなく、CaとZrが同時に含まれている。チタン酸バリウム系セラミックにおいて、CaがなくZrが含まれている場合には、150℃での比抵抗は大きくなるが、誘電体セラミックの相転移温度が低下する。そのため、150℃での容量特性の温度変化率が大きくなる。一方、本発明のように、CaとZrを同時に含み、結晶粒子の平均粒径が130μm未満である場合には、格子のひずみが大きくなるため、誘電体セラミックの相転移温度の低下が抑えられる。したがって、150℃という高温においても、比抵抗が大きく、かつ平坦な容量特性を有する誘電体セラミックを得ることができる。
なお、MnやSiの存在形態は問われない。例えば、粒界に酸化物として存在していてもよいし、他の元素との複合化合物を生成していてもよいし、(Ba1-xCax)(Ti1-yZry)O3を主成分とする結晶粒子に固溶していてもよい。
また、本発明の誘電体セラミックには、本発明の目的を損なわない範囲において、希土類元素、Mg、V、Al、Ni、Co、Zn等が含まれていてもよい。
次に、セラミック層を形成するためのセラミック原料粉末の製造方法の一例を説明する。
まず、主成分の出発原料として、Ba、Ca、Ti、Zr等の酸化物または炭酸化物の粉末を用意する。これら出発原料の粉末を秤量して、液中にてメディアを用いて混合粉砕する。乾燥後、得られた混合粉末を熱処理することにより、主成分であるBaTiO3粉末を得る。この方法は一般に固相合成法と呼ばれるものであるが、他の方法として、水熱合成法、加水分解法、シュウ酸法等の湿式合成法を用いても構わない。
次に、この主成分粉末に対し、所定量のMnO粉末とSiO2粉末を添加する。このMnO粉末とSiO2粉末は、本発明の目的を損なわない限り酸化物粉末に限られるものではない。そして液中にてこれらを混合し、乾燥を行うことによって、最終原料としてのセラミック原料粉末を得る。
次に、本発明の積層セラミック電子部品の製造方法について、積層セラミックコンデンサを例にとり説明する。
まず、セラミック原料粉末を用意する。このセラミック原料粉末を、溶媒中にて必要に応じて有機バインダ成分と混合して、セラミックスラリーとする。このセラミックスラリーをシート成形することにより、セラミックグリーンシートを得る。
次に、Niを主成分とする内部電極をセラミックグリーンシート上に形成する。これにはいくつかの方法があり、Ni粉末と有機ビヒクルとを含む導電性ペーストを所望のパターンにスクリーン印刷する方法が簡便である。その他にも、Ni金属箔を転写する方法や、真空薄膜形成法によりマスキングしながらNi膜を形成する方法もある。
このようにして、セラミックグリーンシートと内部電極とを多数層重ねた後、圧着することにより、焼成前の生の積層体を得る。
この生の積層体を、焼成炉において、所定の雰囲気・温度にて焼成する。このとき、内部電極の主成分がNiである場合には、焼成炉中の酸素分圧を低くすることにより、内部電極とセラミック層の共焼成が可能である。
また、焼成工程において、トップ温度までの昇温速度を100℃/分以上とすると、十分な特性を得ながら、結晶粒子の平均粒径の小さいセラミック層を得ることができる。
次に、この積層体の内部電極の引き出された箇所に対して、外部電極を形成することによって、積層セラミックコンデンサが完成する。外部電極の形成方法としては、CuやAg等の金属粒子とガラスフリットとを含むペーストを塗布し、焼き付ける方法等が挙げられる。さらに、この外部電極の表面には、必要に応じてNi、Sn等のめっき層が形成される。
なお、本発明の積層セラミック電子部品は、積層セラミックコンデンサに限らず、セラミック多層基板など様々な電子部品に適用可能である。
[実験例]
まず、出発原料として、BaCO3、CaCO3、TiO2、ZrO2の粉末を用意した。これらをTiとZrの合計含有量1モル部に対するBaとCaの合計含有量が1モル部、Caと、Ca、Baの合計のモル比Ca/(Ba+Ca)がx、Zrと、Zr、Tiの合計のモル比Zr/(Ti+Zr)がyとなるように秤量して、ボールミルにて水中で24時間混合した。そして、混合後、乾燥して、この配合粉末を所定の温度と時間で熱処理合成した。
まず、出発原料として、BaCO3、CaCO3、TiO2、ZrO2の粉末を用意した。これらをTiとZrの合計含有量1モル部に対するBaとCaの合計含有量が1モル部、Caと、Ca、Baの合計のモル比Ca/(Ba+Ca)がx、Zrと、Zr、Tiの合計のモル比Zr/(Ti+Zr)がyとなるように秤量して、ボールミルにて水中で24時間混合した。そして、混合後、乾燥して、この配合粉末を所定の温度と時間で熱処理合成した。
このようにして、チタン酸バリウム系主成分粉末を得た。
表1に、各試料における、x、yの値を示す。
次に、副成分としてMnO粉末とSiO2粉末を用意した。そして、これらの粉末を主成分粉末中のTi、Zrの合計含有量1モル部に対するMnの含有量がaモル部、Siの含有量がbモル部となるように秤量し、主成分粉末に添加した。これをボールミルにて水中で24時間混合し、乾燥して、セラミック原料粉末とした。このセラミック原料粉末をふるいにかけて、30nm以下の微粒粉末を除去した。その結果、セラミック原料粉末の平均粒径はD50=50nmとなった。
なお、上記混合の過程においてYSZ(イットリア安定化ジルコニア)ボールをメディアとして用いる場合など、秤量した素材以外からジルコニアが混入することがあるが、その場合には、混入量を含めて表1A、表1Bの組成となるように、素材の配合割合を調整する。
このセラミック原料粉末を、エタノール、トルエンを含む有機溶媒中にて分散させ、ポリビニルブチラール系の有機バインダを加えて混合して、これをセラミックスラリーとした。このセラミックスラリーをシート成形して、セラミックグリーンシートを得た。
なお、作製したセラミックスラリー中の原料粉末を酸により溶解し、ICP発光分光分析を行ったところ、表1に示した組成とほぼ同じ組成を有していることが確認された。
次に、このセラミックグリーンシート上に、Niを主体とする導電性ペーストを印刷して、内部電極を構成するための導電性ペースト膜を形成した。
次に、セラミックグリーンシートを、導電性ペースト膜の引き出されている側が互い違いになるように複数層積層して、積層体を得た。この積層体を、窒素雰囲気にて350℃の温度で加熱し、バインダを燃焼させた。その後、酸素分圧10-10~10-12MPaのH2-N2-H2Oガスからなる還元雰囲気中において、表1に示す温度まで100℃/分の昇温速度で昇温して、5~30分焼成した。
次に、焼成後の積層体の両端面にB2O3-SiO2-BaO系ガラスフリットを含む銀ペーストを塗布して、窒素雰囲気において600℃の温度で焼き付けて、内部電極と電気的に接続された外部電極を形成した。
以上のようにして作製した積層セラミックコンデンサの外形寸法は、長さ2.0mm、幅1.0mm、厚さ1.0mmであった。また、内部電極間に介在するセラミック層の厚さは2.5μmであり、有効層数は5層であった。また、内部電極の重なり面積は1.7×10-6m2であった。
作製した各試料(積層セラミックコンデンサ)の外部電極を除去した後の積層体を酸により溶解し、ICP発光分光分析を行った。その結果、内部電極成分のNiを除いては、表1に示した組成とほぼ同じ組成を有していることが確認された。
各条件の結晶粒子の平均粒径は、以下のように算出した。
各試料(積層セラミックコンデンサ)の長さ(L)方向の1/2程度の深さにおけるWT断面が露出するように試料を破断した。次に、誘電体セラミック層の結晶粒子間の境界(粒界)を明確にするために、上記試料を熱処理した。熱処理の温度は、グレイン成長しない温度で、かつ、粒界が明確になる温度とし、この実験例では、1000℃で処理した。
そして、図2に示すように、上述のようにして破断した積層体の破断面(WT断面)における、W、T方向それぞれ1/2程度の位置近傍領域(すなわち破断面の略中央領域)を測定領域として、走査型電子顕微鏡(SEM)により、10000倍で観察した。
そして、得られたSEM像からから、50個の結晶粒子を無作為に抽出し、画像解析により、各結晶粒子の粒界の内側部分の面積を求めて円相当径を算出し、それを各結晶粒子の粒径とした。この各結晶粒子の粒径の測定を、各条件の試料2個について行った(データ数:50個の結晶粒子×2(試料数)=100データ)。
また、各結晶粒子の形状を、上述のようにして求めた粒径を直径とする球と仮定し、各結晶粒子の体積を、球の体積として算出した。そして、上述のようにして求めた粒径と体積より、各条件の試料の体積平均粒径を算出し、これを各条件の平均粒径とした。
また、得られた試料について、誘電率と、150℃での誘電率の温度変化率を測定した。測定には自動ブリッジ式測定器を用いた。また、測定条件はAC電圧1V、1kHzとした。そして、25℃と150℃の誘電率を測定して、25℃の誘電率を基準として、150℃での誘電率の温度変化率を算出した。その後、150℃、25Vの条件で直流電圧を120秒印加して、150℃での比抵抗を算出した。表1にその結果を示す。
表1の結果より、Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、結晶粒子を備える誘電体セラミックであって、Ti、Zrの合計含有量を1モル部としたとき、Mnの含有量が、0.015モル部以下であり、Siの含有量が、0.005モル部以上0.03モル部未満であり、Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、結晶粒子の平均粒径が130nm未満である試料では、150℃での比抵抗が108Ωm以上であり、かつ、150℃での誘電率の温度変化率が±15%以内であり、X8R特性を満足する結果となった。
また、結晶粒子の平均粒径が50nmを超えて130nm未満である場合には、誘電率が600以上と高い値を示した。

Claims (9)
- Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、結晶粒子を備える誘電体セラミックであって、
Ti、Zrの合計含有量を1モル部としたとき、
Mnの含有量が、0.015モル部以下であり、
Siの含有量が、0.005モル部以上0.03モル部未満であり、
Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、
Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、
前記結晶粒子の平均粒径が130nm未満であることを特徴とする誘電体セラミック。 - 前記結晶粒子の平均粒径が50nmを超えて130nm未満であることを特徴とする、請求項1に記載の誘電体セラミック。
- 積層された複数のセラミック層と、前記セラミック層間の界面に沿って形成される複数の内部電極とを備える積層体と、前記積層体の外表面上に形成された外部電極と、を含む積層セラミック電子部品において、
前記セラミック層が請求項1または2に記載の誘電体セラミックを含むことを特徴とする、積層セラミック電子部品。 - 積層されている結晶粒子を備える複数の誘電体セラミック層と、前記誘電体セラミック層間の界面に沿って形成されている複数の内部電極と、を有する積層体と、前記積層体の外表面に形成され、前記内部電極と電気的に接続されている複数の外部電極と、を備える積層セラミックコンデンサにおいて、
前記積層体がBa、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、
Ti、Zrの合計含有量を1モル部としたとき、
Mnの含有量が、0.015モル部以下であり、
Siの含有量が、0.005モル部以上0.03モル部未満であり、
Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、
Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、
前記結晶粒子の平均粒径が130nm未満であることを特徴とする積層セラミックコンデンサ。 - 積層されている結晶粒子を備える複数の誘電体セラミック層と、前記誘電体セラミック層間の界面に沿って形成されている複数の内部電極と、を有する積層体と、前記積層体の外表面に形成され、前記内部電極と電気的に接続されている複数の外部電極と、を備える積層セラミックコンデンサにおいて、
前記積層体がBa、Ca、Ti、Zrを有するペロブスカイト型化合物を含み、かつ、Siを含み、Mnを任意で含み、
前記積層体を溶剤により溶解したときのTi、Zrの合計含有量を1モル部としたとき、
Mnの含有量が、0.015モル部以下であり、
Siの含有量が、0.005モル部以上0.03モル部未満であり、
Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、
Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であり、
前記結晶粒子の平均粒径が130nm未満であることを特徴とする積層セラミックコンデンサ。 - 前記結晶粒子の平均粒径が50nmを超えて130nm未満であることを特徴とする、請求項4または5に記載の積層セラミックコンデンサ。
- Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含む粉末と、Si化合物と、Mn化合物とを混合し、その後、セラミックスラリーを得る工程と、
前記セラミックスラリーからセラミックグリーンシートを得る工程と、
前記セラミックグリーンシートと、焼成後に内部電極となる導電性パターンと、を積み重ねて焼成前の積層体を得る工程と、
前記焼成前の積層体を焼成して、結晶粒子を備える誘電体セラミック層間に内部電極が形成された積層体を得る工程と、を備える積層セラミックコンデンサの製造方法であって、
前記結晶粒子の平均粒径が130nm未満であり、
前記セラミックスラリーにおいて、
TiとZrの合計含有量を1モル部としたとき、
Mnの含有量が、0.015モル部以下であり、
Siの含有量が、0.005モル部以上0.03モル部未満であり、
Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、
Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であることを特徴とする積層セラミックコンデンサの製造方法。 - Ba、Ca、Ti、Zrを有するペロブスカイト型化合物を含む粉末と、Si化合物と、Mn化合物とを秤量し、混合した混合物をスラリー化することにより、セラミックスラリーを得る工程と、
前記セラミックスラリーからセラミックグリーンシートを得る工程と、
前記セラミックグリーンシートと、焼成後に内部電極となる導電性パターンと、を積み重ねて焼成前の積層体を得る工程と、
前記焼成前の積層体を焼成して、結晶粒子を備える誘電体セラミック層間に内部電極が形成された積層体を得る工程と、を備える積層セラミックコンデンサの製造方法であって、
前記結晶粒子の平均粒径が130nm未満であり、
前記混合物において、
TiとZrの合計含有量を1モル部としたとき、
Mnの含有量が、0.015モル部以下であり、
Siの含有量が、0.005モル部以上0.03モル部未満であり、
Ca/(Ba+Ca)のモル比xが、0.05<x<0.20であり、
Zr/(Ti+Zr)のモル比yが、0.03<y<0.18であることを特徴とする積層セラミックコンデンサの製造方法。 - 前記結晶粒子の平均粒径が50nmを超えて130nm未満であることを特徴とする、請求項7または8に記載の積層セラミックコンデンサの製造方法。
