Abstract
Description
し、その部分にSnO2膜などの薄膜を用いた可燃性ガスセンサと抵抗体によるヒータとを形成し、400℃程度に加熱する技術が開示されている。ただし、この実施例では、くり貫き部分にMISFETは形成されていない。
Powmax/ΔTmax>1/RD+1/RL+4πλ・rAを満足するように熱抵抗RD,RLおよびヒータ領域の表面積を設定する。
本実施の形態1は、第1の課題を解決するための第1の手段、第2の課題を解決するための手段、および第3の課題を解決するための手段に関するものである。
(1)センサチップ全体を100~150℃に加熱すると熱効率が悪く、熱容量が大きくなりすぎるので、真性FET領域の熱容量を従来の1/1000以下にすることによって、昇温速度を低消費電力でも数10m秒以下にする。
(2)ヒータ領域の表面から雰囲気ガス中への熱流出を少なくするため、ソース電極とゲート電極およびドレイン電極とゲート電極との間隙部分にそれぞれヒータ配線を挿入する構造とすることによって、ヒータ領域の表面積を小さく、例えば300μm×300μm以下とする。
(3)センサ用FETの寄生抵抗を僅かに増加させるのみで、真性FET領域からパッド電極までの取り出し配線の熱抵抗を大きく取る。
(4)実装リード線からの熱流出を防ぐため、実装リード線を4本とし、実装リード線の直径を8~25μmとし、長さを3~12mm程度とする。
(5)センサチップと実装基板(ステム台座)との間に挿入した断熱材を通じての熱流出を防ぐために、熱伝導率の極めて低い泡ガラス断熱材を用いる。
(6)上記(1)~(5)により、3V電圧の電池動作の場合、25~0.3mW程度の低消費電力の水素ガスセンサを実現する。
Powmax/ΔTmax>1/RD+1/RL+4πλ・rA 式(1)
を満足するように熱抵抗RD,RLおよびヒータ領域の表面積を設定することが必要条件となる。

となる。
Rth>ΔTmax/Powmax 式(3)
の関係がある。この場合、想定している外部環境温度の最低環境温度-65℃での温度差ΔTmax=180℃と最高環境温度70℃での温度差ΔT=45℃の範囲内で、必ずヒータ最大電力Powmax以下の消費電力で水素ガスセンサを動作できることを示している。通例の環境温度である25℃の場合(温度差ΔT=90℃の場合)、温度差ΔTmax=180℃の場合に比べて1/2の消費電力でよく、最も熱抵抗の低いRth=ΔTmax/Powmaxでも3mWの消費電力ですむことが分かる。
本実施の形態2は、第1の課題を解決するための第2の手段に関するものである。本実施の形態2による第1の課題を解決するための手段について、以下に説明する。
本実施の形態3では、SiをドープしたAl膜からなるヒータ配線を備える、3V電源電圧、Powmax11.7mWの水素ガスセンサの一例を図14および図15を用いて説明する。ヒータ配線を流れる電流の最大値は3.9mAである。図14および図15はそれぞれセンサ用FETの要部断面図およびセンサチップの要部平面図である。前述した実施の形態1と同様に、SOI基板を用いてセンサチップを作製している。ヒータ配線32Aには115℃での抵抗率が4μΩcmのSiドープAl膜を用いており、その幅は、例えば1μm、高さは、例えば0.5μm、長さは、例えば約9.6mmである。真性FET領域35の平面寸法は、例えば170μm×150μm、ヒータ領域の平面寸法は、例えば160μm×130μmであり、160μmのSiドープAl膜からなるヒータ配線32Aが60本形成されている。センサチップ45のチップサイズ(平面寸法)は、例えば1mm×1mmである。MEMS領域34は、例えば300μm×300μmである。取り出し配線20S,20D,20G,20Hの幅は、例えば20μm、長さは、例えば700μm程度である。センサ用FETのゲート長は、例えば5μm、ゲート幅は、例えば150μmである。本実施の形態3では、折り曲げ配線数が多いので、図14および図15ではヒータ配線32Aを省略して記載している。
本実施の形態4は、第3の課題を解決するための手段に関するものである。水素ガスセンサの設置環境温度が-50℃程度の低温から70℃程度の高温までの広い範囲で変化する場合に、センサチップの温度を設定温度に保つため、温度補償素子方式に代わり、センサの設置環境温度の変化に対応してヒータ配線に投入される消費電力の消費量を制御する手法を前述の実施の形態1において図8を用いて説明した。本実施の形態4によるセンサチップでは、前述した実施の形態1で説明したエンハンスメント型制御用FET81をMEMS領域34の外側のSOI基板上に形成した。
本実施の形態5による酸化錫膜(SnO2膜)を適用した可燃性ガスセンサについて図19および図20を用いて説明する。

Claims (20)
- 基板の主面にセンサ用MISFETおよびヒータが形成されたセンサチップと、前記センサチップを搭載する実装基板と、前記センサチップと前記実装基板との間に挿入された断熱材を含むガスセンサであって、
前記センサチップの前記基板の主面上に、引き出し配線を介して前記ヒータに繋がるパッド電極が形成され、前記実装基板を貫通して外部との接続に用いられるリード端子が形成され、前記パッド電極と前記リード端子とはリード線により接続されており、
前記ヒータが形成されたヒータ領域から前記センサチップと前記断熱材とを挟んだ前記実装基板までの熱抵抗をRDとし、前記ヒータ領域から前記パッド電極までの熱抵抗と前記リード線との熱抵抗との総和の熱抵抗をRLとし、前記ヒータ領域の表面積と同じ面積を有する円の半径をrAとし、前記ヒータの加熱による雰囲気ガスの熱伝導度をλとし、前記ヒータ領域の設定温度と設置環境想定最低温度との差を温度差ΔTmaxとし、前記設定温度における前記ヒータの電気抵抗と電源電圧とで決まる前記ヒータへ投入されるヒータ最大電力をPowmaxとすると、前記ヒータ最大電力Powmaxが25mW以下で、
Powmax/ΔTmax>1/RD+1/RL+4πλ・rAを満足するように前記熱抵抗RD,RLおよび前記ヒータ領域の表面積が設定されていることを特徴とするガスセンサ。 - 請求項1記載のガスセンサにおいて、前記ヒータの加熱時間をτ1、前記ヒータの加熱停止時間をτ2としたときに、duty比=τ1/(τ1+τ2)が1/14から1.0の範囲であることを特徴とするガスセンサ。
- 請求項1記載のガスセンサにおいて、前記断熱材が、泡ガラスまたはPEEK材によって構成されていることを特徴とするガスセンサ。
- 請求項1記載のガスセンサにおいて、前記ヒータが、WSi、ポリシリコン、Al、またはWにより構成されていることを特徴とするガスセンサ。
- 請求項1記載のガスセンサにおいて、前記センサチップの前記基板は、Si基板、埋め込み絶縁層、およびSi層からなるSOI基板であり、前記SOI基板の前記Si基板がくり貫かれたMEMS領域に前記センサ用MISFETが形成されており、
前記センサ用MISFETの触媒金属ゲートとソース電極との間隙および前記触媒金属ゲートとドレイン電極との間隙にそれぞれ前記ヒータが形成されていることを特徴とするガスセンサ。 - 請求項1記載のガスセンサにおいて、前記センサチップの前記基板は、Si基板、埋め込み絶縁層、およびSi層からなるSOI基板であり、前記SOI基板の前記Si基板がくり貫かれたMEMS領域に、2つのリード線を有する触媒領域を挟んでヒータ配線を配置した前記ヒータ領域が形成されていることを特徴とするガスセンサ。
- 請求項1記載のガスセンサにおいて、前記センサチップの前記基板はガラス基板であることを特徴とするガスセンサ。
- 請求項7記載のガスセンサにおいて、前記センサ用MISFETの触媒金属ゲートとソース電極との間隙および前記触媒金属ゲートとドレイン電極との間隙にそれぞれ前記ヒータが形成されていることを特徴とするガスセンサ。
- 請求項1記載のガスセンサにおいて、前記センサチップの前記基板は、Si基板、埋め込み絶縁層、およびシリコン層からなるSOI基板であり、前記SOI基板には、前記Si基板がくり貫かれたMEMS領域と、前記MEMS領域内に前記センサ用MISFETが形成された前記MEMS領域よりも平面面積の小さい真性FET領域とを有し、
前記センサ用MISFETが形成された前記真性FET領域に、前記センサ用MISFETの触媒金属ゲートとソース電極との間隙および前記触媒金属ゲートとドレイン電極との間隙にそれぞれ前記ヒータが形成されており、
前記センサ用MISFETの前記触媒金属ゲート、前記ソース電極、および前記ドレイン領域、ならびに前記ヒータの一端と、前記MEMS領域の外側に設けられた複数の前記パッド電極とをそれぞれ接続する引き出し配線が形成されており、
前記真性FET領域が重ならない前記MEMS領域に、前記埋め込み絶縁層上に前記引き出し配線および前記引き出し配線を覆う保護膜が形成されたブリッジ領域と、前記埋め込み絶縁層上に前記保護膜のみが形成された補強領域とを有し、
前記ブリッジ領域および前記補強領域を除いた前記真性FET領域が重ならない前記MEMS領域に、前記保護膜および前記埋め込み絶縁層が除去された貫通孔を有し、
前記真性FET領域の縁と前記MEMS領域の縁との最も近い距離が、全ての前記ブリッジ領域の幅と全ての前記補強領域の幅との和の1倍から20倍であることを特徴とするガスセンサ。 - 請求項9記載のガスセンサにおいて、前記保護膜は、下層の酸化シリコンからなる第1絶縁膜と、上層の窒化シリコンからなる第2絶縁膜とからなり、
前記触媒金属ゲートが形成されたゲート領域以外の前記真性FET領域は前記第1および第2絶縁膜により被覆され、前記ブリッジ領域は前記第1および第2絶縁膜により被覆され、前記補強領域は前記第1絶縁膜のみにより被覆されていることを特徴とするガスセンサ。 - 請求項1記載のガスセンサにおいて、前記センサチップの前記基板は、Si基板、埋め込み絶縁層、およびシリコン層からなるSOI基板であり、前記SOI基板には、前記Si基板がくり貫かれたMEMS領域と、前記MEMS領域内に前記センサ用MISFETが形成された前記MEMS領域よりも平面面積の小さい真性FET領域とを有し、
前記センサ用MISFETが形成された前記真性FET領域に、前記センサ用MISFETの触媒金属ゲートとソース電極との間隙および前記触媒金属ゲートとドレイン電極との間隙にそれぞれ前記ヒータが形成されており、
前記センサ用MISFETの前記触媒金属ゲート、前記ソース電極、および前記ドレイン領域、ならびに前記ヒータの一端と、前記MEMS領域の外側に設けられた複数の前記パッド電極とをそれぞれ接続する引き出し配線が形成されており、
前記真性FET領域が重ならない前記MEMS領域に、前記埋め込み絶縁層上に前記引き出し配線および前記引き出し配線を覆う保護膜が形成されたブリッジ領域と、前記埋め込み絶縁層上に前記保護膜のみが形成された補強領域とを有し、
前記保護膜は、下層の酸化シリコンからなる第1絶縁膜と、上層の窒化シリコンからなる第2絶縁膜とからなり、前記ブリッジ領域を除いた前記真性FET領域が重ならない前記MEMS領域の保護膜が第1絶縁膜のみで形成されていることを特徴とするガスセンサ。 - 請求項11記載のガスセンサにおいて、前記ブリッジ領域および前記補強領域を除いた前記真性FET領域が重ならない前記MEMS領域に前記埋め込み絶縁層を貫通する貫通孔を有しており、前記真性FET領域の縁と前記MEMS領域の縁との最も近い距離が、全ての前記ブリッジ領域の幅と全ての前記補強領域の幅との和の1倍から20倍であることを特徴とするガスセンサ。
- 請求項1記載のガスセンサにおいて、前記センサチップの前記基板の主面上に4つの前記パッド電極が形成されており、
前記センサ用MISFETの触媒金属ゲート、ソース電極、およびドレイン電極、ならびに前記ヒータの一端は、4つの前記パッド電極にそれぞれ引き出し配線を介して接続されており、前記センサ用MISFETの前記ソース電極と前記ヒータの他の一端とが電気的に接続されていることを特徴とするガスセンサ。 - 請求項1記載のガスセンサにおいて、前記センサ用MISFETの触媒金属ゲートに対して水素雰囲気ガスでアニール処理が行われていることを特徴とするガスセンサ。
- 請求項14記載のガスセンサにおいて、前記水素雰囲気ガスは空気希釈ガスであり、アニール温度が80℃から300℃の範囲であることを特徴とするガスセンサ。
- 請求項14記載のガスセンサにおいて、前記触媒金属ゲートはPt-Ti-Oにより構成されていることを特徴とするガスセンサ。
- 基板の主面にセンサ用MISFET、制御用MISFET、およびヒータが形成されたセンサチップと、前記センサチップを搭載する実装基板と、前記センサチップと前記実装基板との間に挿入された断熱材を含むガスセンサであって、
前記ヒータの一端は前記制御用MISFETのソース電極に接続され、前記ヒータの他の一端および前記センサ用MISFETのソース電極は接地され、前記制御用MISFETのドレイン電極および前記センサ用MISFETのドレイン電極は電源に接続されていることを特徴とするガスセンサ。 - 請求項17記載のガスセンサにおいて、前記制御用MISFETはエンハンスメント型MISFETであることを特徴とするガスセンサ。
- 請求項17記載のガスセンサにおいて、
前記センサチップの前記基板の主面上に、引き出し配線を介して前記ヒータに繋がるパッド電極が形成され、前記実装基板を貫通して外部との接続に用いられるリード端子が形成され、前記パッド電極と前記リード端子とはリード線により接続されており、
前記ヒータが形成されたヒータ領域から前記センサチップと前記断熱材とを挟んだ前記実装基板までの熱抵抗をRDとし、前記ヒータ領域から前記パッド電極までの熱抵抗と前記リード線との熱抵抗との総和の熱抵抗をRLとし、前記ヒータ領域の表面積と同じ面積を有する円の半径をrAとし、前記ヒータの加熱による雰囲気ガスの熱伝導度をλとし、前記ヒータ領域の設定温度と設置環境想定最低温度との差を温度差ΔTmaxとし、前記設定温度における前記ヒータの電気抵抗と電源電圧とで決まる前記ヒータへ投入されるヒータ最大電力をPowmaxとすると、前記ヒータ最大電力Powmaxが25mW以下で、
