Abstract
Description
近年、半導体素子の高集積化に伴い、上述のフォトレジストパターンの微細化がますます求められており、高精度な寸法制御を図ったパターン形成方法として、反転マスクパターンの形成方法やその際に用いるパターン反転用の樹脂組成物が提案されている(特許文献1、特許文献2)。

XnSi(OR2)4-n ・・・(2)
(式中、Xは炭素原子数1ないし9の炭化水素基を表し、R2は夫々独立して炭素原子数1ないし4のアルキル基を表し、nは1ないし3の整数を表す。)で表されるアルコキシシランとを含むシラン化合物の加水分解及び/又は縮合反応の生成物であって、
前記テトラアルコキシシランはシラン化合物全体のモル数に基づいて1ないし50モル%の割合で用いられていることを特徴とする、組成物に関する。
前記レジストパターンのパターンを被覆するように、第1観点ないし第4観点のうちいずれか一つに記載のパターン反転膜形成用組成物を塗布し、パターン反転膜を形成する工程、
前記パターン反転膜をエッチバックして前記レジストパターンの表面を露出させる工程、及び
前記レジストパターンを除去し、反転パターンを形成する工程
とを備える反転パターン形成方法に関する。
従って、本発明の反転パターンの形成方法は、パターン反転膜形成により被覆されたレジストパターンの表面を露出させるエッチング工程後に、パターン反転膜の膜厚は、レジストパターンの疎密にかかわらずほぼ均等になり、そしてレジストパターンエッチング操作を経て、寸法精度の高い微細な反転パターンを形成することができる。
[パターン反転膜形成用組成物]
<ポリシロキサン>
本発明のパターン反転膜形成用組成物に含まれるポリシロキサンは、下記式(1)で表されるテトラアルコキシシランと下記式(2)で表されるアルコキシシランとを含むシラン化合物の加水分解及び/又は縮合反応の生成物である。

これらの中でもテトラメトキシシラン又はテトラエトキシシランが好ましい。
これら式(1)で表されるテトラアルコキシシランは1種を単独で使用してもよいし、2種以上を組み合わせて用いてもよい。
またR2はメチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基又はtert-ブチル基であり、好ましくはメチル基又はエチル基である。
これらの中でも、メチルトリメトキシシラン、メチルトリエトキシシラン、フェニルトリメトキシシラン又はフェニルトリエトキシシランが好ましい。
これら式(2)で表されるアルコキシシランは1種を単独で使用してもよいし、2種以上を組み合わせて用いてもよい。
本発明のパターン反転膜形成用組成物に含まれる前記有機溶媒は、好ましくは炭素原子数4ないし10のアルコール類及び炭素原子数4ないし10のエーテル類からなる群から選択される。前記有機溶媒には、レジストパターンとのインターミキシングが生じない範囲で、レジスト溶剤がさらに含まれていてもよい。
上記炭素原子数4ないし10のエーテル類としては特に限定されないが、好ましいものとして、例えばプロピレングリコール-n-プロピルエーテル、プロピレングリコール-n-ブチルエーテル、プロピレングリコールフェニルエーテル、ジプロピレングリコール-n-プロピルエーテル、ジプロピレングリコール-n-ブチルエーテル、ジプロピレングリコールジメチルエーテル、トリプロピレングリコールメチルエーテル等が挙げられる。
また、上記レジスト溶剤としては特に限定されないが、好ましいものとして、例えば乳酸メチル、乳酸エチル、アセトン、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールモノメチルエーテル等が挙げられる。
さらに本発明のパターン反転膜形成用組成物は所望により、pH調整剤(マレイン酸などの有機酸)、縮合促進剤(ベンジルトリエチルアンモニウムクロリドなどの第4級アンモニウム塩)、界面活性剤、光酸発生剤(スルホニウム塩、ヨードニウム塩などのオニウム塩化合物)及びクエンチャ(酸と反応する3級アミンなど)等の各種添加剤を含んでいてもよい。
これらの界面活性剤は単独で添加してもよいし、また2種以上の組合せで添加することもできる。
本発明のパターン反転膜を形成する方法は、上述のパターン反転膜形成用組成物を段差基板に塗布し、室温に保持して又は室温を超え180℃以下の温度でベークして、膜形成する工程を含む方法である。上記段差基板は、レジストパターンが表面に形成された基板であることが好ましい。
また本発明の反転パターン形成方法は、(a)被加工基板上にレジストパターンを形成する工程、(b)前記レジストパターンを被覆するように前述のパターン反転膜形成用組成物を塗布し、パターン反転膜を形成する工程、(c)前記パターン反転膜をエッチバックして前記レジストパターンの表面を露出させる工程、及び(d)前記レジストパターンを除去し、反転パターンを形成する工程とを備える。
なお、所望により、被加工基板上に、有機又は無機系の反射防止膜を予め形成していても良い。
なお、アルカリ水溶液からなる現像液で現像した後は、一般に水で洗浄し、乾燥してからその後の工程に用いる。
好ましくは80ないし180℃で、より好ましくは80ないし150℃でベークすることにより、塗膜中の有機溶媒を迅速に揮発させることができる。このときのベーク時間は通常10秒ないし300秒間、好ましくは30秒ないし180秒間である。
上記パターン反転膜の膜厚は特に限定されないが、通常10ないし1000nmであり、好ましくは50ないし500nmである。
エッチバック処理としてはCF4などのフッ素系ガスを用いるドライエッチングや有機
酸若しくは有機塩基の水溶液又は有機溶剤を用いるウェットエッチング、或いはCMP法等が用いられ、処理条件は適宜調整可能である。
またレジストパターンの除去には公知のドライエッチング装置が使用でき、処理条件は適宜調整可能である。
従って、本発明の反転パターンの形成方法は、様々な密度を有して形成されたパターン上においても、膜形成後に膜減りがほとんどない、安定で平坦なパターン反転膜を形成することができる。
そして、その後の工程を経て得られる反転パターンは、微細且つ高精度なパターンを得ることができる。

<合成例1:ポリシロキサンの合成:TEOS/MTEOS(30/70)>
テトラエトキシシラン 8.93g、メチルトリエトキシシラン 17.83g及びアセトン 40.14gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)8.50gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、25%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は1,400であった。
テトラエトキシシラン 13.89g、メチルトリエトキシシラン 17.83g及びアセトン 47.58gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)10.21gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、25%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は1,300であった。
テトラエトキシシラン 20.83g、メチルトリエトキシシラン 17.83g及びアセトン 57.99gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)12.61gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、25%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は1,800であった。
テトラエトキシシラン 24.31g、メチルトリエトキシシラン 8.92g及びアセトン 57.99gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)11.11gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、25%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は2,100であった。
テトラエトキシシラン 27.08g、メチルトリエトキシシラン 10.70g、フェニルトリメトキシシラン 1.98g及びアセトン 59.65gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)13.15gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、25%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は2,000であった。
テトラエトキシシラン 7.81g、メチルトリエトキシシラン 26.75g及びアセトン 51.84gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)10.81gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、23.50%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は1,300であった。
テトラエトキシシラン 3.47g、メチルトリエトキシシラン 26.75g及びアセトン 45.33gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)9.31gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、25.45%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は1,200であった。
テトラエトキシシラン 1.64g、メチルトリエトキシシラン 26.75g及びアセトン 42.58gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)8.68gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、27.3%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は1,300であった。
テトラエトキシシラン 0.32g、メチルトリエトキシシラン 26.75g及びアセトン 40.59gをフラスコに入れた。このフラスコに冷却管を取り付け、調製しておいた塩酸水溶液(0.01mol/L)8.22gを入れた滴下ロートをセットし、室温下で塩酸水溶液をゆっくり滴下し数分攪拌した。その後オイルバスにて85℃で4時間反応させた。反応終了後、反応溶液の入ったフラスコを放冷してからエバポレーターにセットし、反応中生成したエタノールを除去して反応生成物(ポリシロキサン)を得た。さらに、エバポレーターを用いてアセトンを4-メチル-2-ペンタノールに置換した。尚、得られた反応生成物中の固形分は、焼成法により測定した結果、21.3%であった。また、得られた生成物(固形分)の重量平均分子量(Mw)は1,100であった。
上記合成例1ないし合成例9で調製したポリシロキサン 5gを夫々有機溶剤(4-メチル-2-ペンタノール)30gに溶解した。次いでベンジルトリエチルアンモニウムクロリド 0.375g、マレイン酸 0.0375g、界面活性剤(DIC(株)製 メガファック R-30)0.625gを夫々加え、これら各溶液を孔径0.1μmのフィルタでろ過して、実施例1ないし実施例7、比較例1及び比較例2のパターン反転膜形成用組成物を得た。
<1.平坦化性評価>
段差基板上に、スピンコーターを用いて、回転数1,500rpm、60秒間の条件にて、実施例1ないし実施例7、比較例1及び比較例2の各パターン反転膜形成用組成物を塗布し、その後110℃のホットプレート上で1分間乾燥させることにより、膜厚約100nmのパターン反転膜を形成した。
使用した上記段差基板は、SiO2から成る高さ80nm、幅115nmのライン・アンド・スペースが形成されたシリコン基板((株)アドバンテックより入手可能)であり、本段差基板はレジストパターンが形成された基板の代わりに便宜的に用いた。
さらに、同じサイズの孤立ラインパターンが形成された段差基板を用い、上記同様に膜厚約100nmのパターン反転膜を形成した。
また、上記断面SEM像(図1の左半分:ライン・アンド・スペースパターン)に基き、基板表面からパターン反転膜上面の距離T1(ライン部21における膜厚)とT2(スペース部22における膜厚)の膜厚差を求めた(図2参照)。得られた結果を表1に示す。
一方、テトラエトキシシランの含有率が50モル%を超えるシラン化合物から合成されたポリシロキサンを含む比較例1(70モル%)及び比較例2(65モル%)のパターン反転膜形成用組成物は、平坦化性に劣る結果となった。
シリコンウエハー上に、スピンコーターを用いて、回転数1,500rpm、60秒間の条件にて、レジスト材料(住友化学(株)製 PAR-855)を塗布し、100℃のホットプレート上にて1分間乾燥させることにより、レジスト膜を形成した。このときのレジスト膜の膜厚(T3)を測定した。
このレジスト膜上に、スピンコーターを用いて、回転数1,500rpm、60秒間の条件にて、実施例1ないし実施例7、比較例1及び比較例2のパターン反転膜形成用組成物を塗布し、110℃のホットプレート上にて1分間乾燥させることにより、パターン反転膜を形成した。
続いて、上記レジスト膜、パターン反転膜が形成されたシリコンウエハーを、パターン反転膜の除去のために4-メチル-2-ペンタノールに60秒間浸漬した。その後、残存溶媒の除去のためにスピンドライし、100℃のホットプレート上にて1分間乾燥させた。そして再度レジスト膜の膜厚(T4)を測定した。
レジスト膜形成時の膜厚(T3)と、パターン反転膜除去後のレジスト膜の膜厚(T4)の値を用いて、膜厚変化率〔=[(T3-T4)/T3]×100〕を算出した。得られた結果を表2に示す。
シリコンウエハー上に、スピンコーターを用いて、回転数1,500rpm、60秒間の条件にて、実施例1ないし実施例7、比較例1及び比較例2のパターン反転膜形成用組成物を塗布し、その後110℃のホットプレート上で1分間乾燥させることにより、膜厚約100nmのパターン反転膜を形成した。
そのまま室温で3時間放置し、製膜直後の膜厚(T5)と放置後の膜厚(T6)との膜厚差(減少値)の経時変化を求めた。得られた結果を図3(実施例1ないし実施例3、比較例1及び比較例2)及び表3に示す。
まずシリコンウエハ上に、膜厚220nmの有機樹脂膜を形成した。次いで有機樹脂膜上に、反射防止膜材料(下記式(3)で表される構造単位を有するポリマーを含有する組成物)を塗布し、205℃で60秒間の条件にてベークし、膜厚20nmの有機反射防止膜を形成した。
その後、所望のパターンが形成されたマスクを介して露光装置((株)ニコン製 NSR-S307E)を用いて露光を行い、105℃で60秒間ベークした。そしてアルカリ現像液(テトラメチルアンモニウムヒドロキシド)で60秒間現像処理を行い、基板上にレジストパターンを形成した。
さらに、レジストパターン上及びパターン間に、実施例1のパターン反転膜形成用組成物を塗布し、その後110℃のホットプレート上で1分間乾燥させることにより、膜厚約160nmのパターン反転膜を形成した。

- ポリシロキサン、添加剤及び有機溶剤を含むパターン反転膜形成用組成物であって、
前記ポリシロキサンは、下記式(1)
Si(OR1)4 ・・・(1)
(式中、R1は夫々独立して炭素原子数1ないし4のアルキル基を表す。)
で表されるテトラアルコキシシランと、下記式(2)
XnSi(OR2)4-n ・・・(2)
(式中、Xは炭素原子数1ないし9の炭化水素基を表し、R2は夫々独立して炭素原子数1ないし4のアルキル基を表し、nは1ないし3の整数を表す。)で表されるアルコキシシランとを含むシラン化合物の加水分解及び/又は縮合反応の生成物であって、

前記レジストパターンのパターンを被覆するように、請求項1ないし請求項4のうちいずれか一項に記載のパターン反転膜形成用組成物を塗布し、パターン反転膜を形成する工程、
前記パターン反転膜をエッチバックして前記レジストパターンの表面を露出させる工程、及び
前記レジストパターンを除去し、反転パターンを形成する工程
とを備える反転パターン形成方法。
