技術分野
[0001] 本発明は、 半導体封止用樹脂組成物及び半導体装置に関するものである。
背景技術
[0002] 近年、 集積回路 ( I C) 、 大規模集積回路 (LS I ) 、 超大規模集積回路
(VLS I ) 等の電子部品や半導体装置の高密度化、 高集積化に伴い、 それ らの実装方式は、 挿入実装から表面実装に移り変わりつつある。 それに伴い 、 リードフレームの多ピン化及びリードの狭ピッチ化が要求されており、 小 型■軽量でかつ多ピン化に対応できる表面実装型の Q F P (Qu a d F I a t Pa c k a g e) 等が各種の半導体装置に用いられている。 そしてそ の半導体装置は、 生産性、 コスト、 信頼性等のバランスに優れることからェ ポキシ樹脂組成物を用いて封止されるのが主流となっている。
[0003] これら半導体封止用エポキシ樹脂組成物には難燃性が要求されており、 そ のために主成分とは別に難燃性付与成分として、 テトラブロモビスフエノー ル A型エポキシ樹脂やブロム化フエノールノポラック型エポキシ樹脂等のブ ロム化エポキシ樹脂と酸化アンチモンとが組み合わされて配合されていた。 しかしながら、 近年、 環境保護の観点からダイォキシン類似化合物が発生 する危惧のある含ハロゲン化合物や毒性の高いアンチモン化合物の使用を規 制する動きが高まっている。 このため、 半導体封止用組成物に関しては、 上 述のブロム化エポキシ樹脂をはじめとするハロゲン化合物や酸化アンチモン を使用することなしに難燃性を達成させる技術が検討されるようになった。 また、 半導体装置を 1 50〜 200°Cでの高温で長時間保管すると、 難燃剤 である臭素原子やアンチモン化合物は半導体素子の抵抗値増加や金線の断線 を引き起こすことが知られている。 この観点からも臭素系難燃剤やアンチモ ン化合物を使用しない高温保管特性に優れる半導体封止用ェポキシ樹脂組成 物の開発が求められている。 こうした中、 臭素系難燃剤やアンチモン化合物 代替の水酸化アルミニウムや水酸化マグネシウム等の金属酸化物の難燃剤が 使用されてきているが、 溶融樹脂粘度の増加ゃ耐半田性の低下という課題が あった。
上記のような状況から、 難燃性付与剤を添加せずとも良好な難燃性が得ら れる半導体エポキシ樹脂組成物として、 ビフ Xニルァラルキル骨格を有する エポキシ樹脂を用いたエポキシ樹脂組成物が提案されている (例えば、 特許 文献 1、 2参照。 ) 。 これらのエポキシ樹脂組成物は、 低吸水性、 熱時低弾 性率、 高接着性で、 難燃性に優れ、 信頼性の高い半導体装置を得ることがで きるものの、 これらの樹脂の製造には、 コストがかかるという難点があった

以下、 各成分について詳細に説明する。
[0026] 本発明では、 エポキシ樹脂 (A) として下記一般式 (1) で表される構造 を有するエポキシ樹脂 (a 1) を用いる。 該エポキシ樹脂 (a 1) は、 分子 内に芳香族環炭素が多く、 これを用いたエポキシ樹脂組成物の硬化物は耐燃 性に優れ、 吸水率が低くなるという特徴を有している。 また、 下記一般式 ( 1) で表される構造を有するエポキシ樹脂 (a 1) における mと nとの比率 mZnとしては、 1 Z10〜 1 Z1であることが好ましく、 1Z9〜1Z2 であることがより好ましい。 mZnが上記範囲内であると、 耐燃性向上効果 を得ることができる。 また、 上記範囲内であれば、 樹脂粘度が高くなること による樹脂組成物の流動性の低下を引き起こす恐れが少ない。

他のエポキシ樹脂を併用する場合におけるエポキシ樹脂 (a 1 ) の配合割 合としては、 全エポキシ樹脂に対して、 好ましくは 1 0重量%以上であり、 更に好ましくは 3 0重量%以上、 特に好ましくは 5 0重量%以上である。 配 合割合が上記範囲内であると、 耐燃性向上効果を得ることができる。
[0043] 本発明では、 硬化剤として、 耐燃性、 耐湿性、 電気特性、 硬化性、 保存安 定性等の点からフエノール性水酸基を 2個以上含む化合物 (B ) を用いる。 このフエノール性水酸基を 2個以上含む化合物 (B ) は、 1分子内にフエノ ール性水酸基を 2個以上有するモノマー、 オリゴマー、 ポリマー全般であり 、 その分子量、 分子構造を特に限定するものではないが、 例えば、 フエノー ルノポラック樹脂、 クレゾールノポラック樹脂、 トリフエノールメタン型フ ェノール樹脂、 テルペン変性フエノール樹脂、 ジシクロペンタジェン変性フ ェノール樹脂、 フェ二レン骨格及び Z又はビフエ二レン骨格を有するフェノ ールァラルキル樹脂、 フエ二レン及び Z又はビフエ二レン骨格を有するナフ トールァラルキル樹脂、 ビスフ Iノール化合物、 等が挙げられ、 これらは 1 種類を単独で用いても 2種類以上を併用してもよい。 これらのうち、 硬化性 の点から水酸基当量は 9 O g Z e q以上 2 5 0 g Z e q以下のものが好まし い。

[0048] 本発明に用いる硬化促進剤 (D ) は、 エポキシ樹脂のエポキシ基とフエノ ール性水酸基を 2個以上含む化合物のフ ノール性水酸基との反応を促進す るものであればよく、 一般の半導体封止用エポキシ樹脂組成物に使用されて いるものを利用することができる。 具体例としては、 有機ホスフィン、 テト ラ置換ホスホニゥム化合物、 ホスホべタイン化合物、 ホスフィン化合物とキ ノン化合物との付加物等のリン原子含有化合物; 1, 8 _ジァザビシクロ ( 5, 4, 0 ) ゥンデセン _ 7、 ベンジルジメチルァミン、 2—メチルイミダ ゾール等の窒素原子含有化合物が挙げられる。 これらのうち、 リン原子含有 化合物が好ましく、 特に流動性という点を考慮するとテ卜ラ置換ホスホニゥ ム化合物が好ましい。 またエポキシ樹脂組成物の硬化物熱時低弾性率という 点を考慮するとホスホベタィン化合物、 ホスフィン化合物とキノン化合物と の付加物が好ましく、 また潜伏的硬化性という点を考慮すると、 ホスホニゥ ム化合物とシラン化合物との付加物が好ましい。

またホスフィン化合物とキノン化合物との付加物に用いるキノン化合物と しては、 o _ベンゾキノン、 p—ベンゾキノン、 アントラキノン類が挙げら れ、 中でも p—ベンゾキノンが保存安定性の点から好ましい。
ホスフィン化合物とキノン化合物との付加物の製造方法としては、 有機第 三ホスフィンとベンゾキノン類の両者が溶解することができる溶媒中で接触 、 混合させることにより付加物を得ることができる。 溶媒としてはアセトン ゃメチルェチルケトン等のケトン類で付加物への溶解性が低いものがよい。 しかしこれに限定されるものではない。
一般式 (8 ) で表される化合物において、 リン原子に結合する R 8、 R 9 及び R 1 0がフエニル基であり、 かつ R 1 1、 R 1 2及び R 1 3が水素原子 である化合物、 すなわち 1, 4 _ベンゾキノンとトリフエニルホスフィンを 付加させた化合物がエポキシ樹脂組成物の硬化物熱時弾性率を低下させる点 で好ましい。

[0061 ] ホスホニゥム化合物とシラン化合物との付加物の製造方法としては、 メタ ノールを入れたフラスコに、 フエニルトリメ トキシシラン等のシラン化合物 、 2, 3—ジヒドロキシナフタレン等の 2価以上のプロトン供与体を加えて 溶かし、 次に室温攪拌下ナトリウムメ トキシド一メタノール溶液を滴下する 。 さらにそこへ予め用意したテトラフェニルホスホニゥムブロマイド等のテ 卜ラ置換ホスホニゥムハライドをメタノールに溶かした溶液を室温攪拌下滴 下すると結晶が析出する。 析出した結晶を濾過、 水洗、 真空乾燥すると、 ホ スホニゥム化合物とシラン化合物との付加物が得られる。 しかし、 これに限 定されるものではない。

エポキシシランとしては、 例えば、 一グリシドキシプロピル卜リエトキ シシラン、 r—グリシドキシプロビルトリメ トキシシラン、 —グリシドキ シプロピルメチルジメ トキシシラン、 β— ( 3, 4エポキシシクロへキシル ) ェチルトリメ トキシシラン等が挙げられる。 また、 アミノシランとしては 、 例えば、 一ァミノプロピルトリエトキシシラン、 一ァミノプロビルト リメ トキシシラン、 N _ J5 (アミノエチル) r—ァミノプロビルトリメ トキ シシラン、 N _ J5 (アミノエチル) r—ァミノプロピルメチルジメ トキシシ ラン、 N—フエニル y—ァミノプロピルトリエトキシシラン、 N—フエニル r—ァミノプロビルトリメ トキシシラン、 N _ J5 (アミノエチル) r—アミ ノプロピルトリエトキシシラン、 N— 6— (ァミノへキシル) 3 _アミノブ 口ビルトリメ トキシシラン、 N— ( 3 - (卜リメ トキシシリルプロピル) 一 1, 3 _ベンゼンジメタナン等が挙げられる。 また、 ウレイドシランとして は、 例えば、 r_ウレイドプロピルトリエトキシシラン、 へキサメチルジシ ラザン等が挙げられる。 また、 メルカプトシランとしては、 例えば、 一メ ルカプトプロビルトリメ トキシシラン等が挙げられる。 これらのシランカツ プリング剤 (E) は 1種類を単独で用いても 2種類以上を併用してもよい。
[0064] 本発明に用いることができるシランカップリング剤 (E) の配合量として は、 全エポキシ樹脂組成物中 0. 01重量%以上 1重量%以下が好ましく、 より好ましくは 0. 05重量%以上0. 8重量%以下、 特に好ましくは 0. 1重量0 /o以上 0. 6重量%以下である。 シランカップリング剤 (E) の配合 量が上記範囲内であると、 化合物 (F) との相乗効果により、 エポキシ樹脂 組成物の充分な低粘度化と流動性向上効果を得ることができる。 また、 シラ ンカップリング剤 (E) の配合量が上記範囲内であれば、 エポキシ樹脂と無 機充填剤との界面強度が低下することによる半導体装置における耐半田クラ ック性の低下を引き起こす恐れが少ない。 また、 シランカップリング剤 (E ) の配合量が上記範囲内であれば、 エポキシ樹脂組成物の硬化物の吸水性が 増大することによる耐半田クラック性の低下も引き起こす恐れが少ない。

一般式 (1 5) で表される単環式化合物の具体例として、 例えば、 カテコ ール、 ピロガロール、 没食子酸、 没食子酸エステル又はこれらの誘導体が挙 げられる。 また、 一般式 (1 6) で表される多環式化合物の具体例として、 例えば、 1, 2—ジヒドロキシナフタレン、 2, 3—ジヒドロキシナフタレ ン及びこれらの誘導体が挙げられる。 これらのうち、 流動性と硬化性の制御 のしやすさから、 芳香環を構成する 2個の隣接する炭素原子にそれぞれ水酸 基が結合した化合物が好ましい。 また、 混練工程での揮発を考慮した場合、 母核は低揮発性で秤量安定性の高いナフタレン環である化合物とすることが より好ましい。 この場合、 化合物 (F ) を、 具体的には、 例えば、 1, 2 _ ジヒドロキシナフタレン、 2, 3—ジヒドロキシナフタレン及びその誘導体 等のナフタレン環を有する化合物とすることができる。 これらの化合物 (F ) は 1種類を単独で用いても 2種以上を併用してもよい。

[0070] 本発明の半導体封止用エポキシ樹脂組成物は、 (A) 〜 (F ) 成分を主成 分とするが、 更にこれ以外に必要に応じて、 カルナバワックス等の天然ヮッ クス、 ポリエチレンワックス等の合成ワックス、 ステアリン酸やステアリン 酸亜鉛等の高級脂肪酸及びその金属塩類若しくはパラフィン等の離型剤;力 一ボンブラック、 ベンガラ等の着色剤; シリコーンオイル、 シリコーンゴム 等の低応力添加剤;酸化ビスマス水和物等の無機イオン交換体;水酸化アル ミニゥム、 水酸化マグネシウム等の金属水酸化物、 硼酸亜鉛、 モリブデン酸 亜鉛、 フォスファゼン等の難燃剤;等の添加剤を適宜配合してもよい。
[0071 ] 本発明の半導体封止用エポキシ樹脂組成物は、 その硬化物を 8 5 °C、 相対 湿度 8 5 %の環境下で 1 6 8時間加湿処理した際の吸湿率が 0 . 2 2重量% 以下であることが好ましい。 上記範囲内であると、 表面実装時の半田処理ェ 程における吸湿水分の気化に起因する応力を抑えることができるため、 半導 体装置内、 特に半導体素子、 リードフレーム、 インナーリード等とエポキシ 樹脂組成物の硬化物との界面での剥離を抑えることができ、 結果として信頼 性の高い半導体装置を得ることができる。 樹脂組成物の硬化物を 8 5 °C、 相 対湿度 8 5 %の環境下で 1 6 8時間加湿処理した際の吸湿率を 0 . 2 2重量 %以下とするには、 エポキシ樹脂 (A) 、 フ Iノール性水酸基を 2個以上含 む化合物 (B ) 、 無機充填剤 (C) 、 硬化促進剤 (D ) 、 シランカップリン グ剤 ( E ) 、 芳香環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸 基が結合した化合物 (F ) 及びその他の添加剤として用いる成分の組合せ、 及び配合割合を調製することによって得ることができる。 より具体的には実 施例で示すが、 エポキシ樹脂 (A) 、 フエノール性水酸基を 2個以上含む化 合物 (B ) の選定と、 無機充填剤 (C) の配合割合が特に重要である。 また 、 樹脂組成物の硬化物を 8 5 °C、 相対湿度 8 5 %の環境下で 1 6 8時間加湿 処理した際の吸湿率の下限値については特に限定するものではないが、 流動 性とのバランスを考慮すると、 0 . 1 0重量%以上であることが好ましく、 0 . 1 5重量%以上であることがより好ましい。

J EDEC - L e v e l 2条件に従う) を行った。 処理後のパッケージ 内部の剥離、 及びクラックの有無を超音波傷機で観察し、 不良パッケージの 個数を数えた。 不良パッケージの個数が n個であるとき、 nZ6と表示する

[0091 ] 実施例 1〜 1 8は、 エポキシ樹脂として安価で取リ极いも容易な一般式 ( 1 ) で表される構造を有するエポキシ樹脂 (a 1 ) を用いたものであり、 ェ ポキシ樹脂 (a 1 ) の種類と配合割合、 フェノール性水酸基を 2個以上含む 化合物 (B ) の種類と配合割合、 無機充填剤 (C) の配合割合、 硬化促進剤 ( D ) の種類、 シランカップリング剤 ( E ) の種類と配合割合、 並びに芳香 環を構成する 2個以上の隣接する炭素原子にそれぞれ水酸基が結合した化合 物 (F ) の種類と配合割合を変えたものを含むものであるが、 いずれも、 樹 脂組成物の硬化物を 8 5 °C、 相対湿度 8 5 %の環境下で 1 6 8時間加湿処理 した際の吸湿率が 0 . 2 2重量%以下となっていることにより、 良好な流動 性 (スパイラルフロー) 、 耐燃性及び加湿処理後の耐半田性が得られた。 一方、 エポキシ樹脂として一般式 (1 ) で表される構造を有するエポキシ 樹脂 (a 1 ) の替リに、 オルソクレゾールノポラック型エポキシ樹脂を用い た以外は実施例 1と全く同じである比較例 1では、 吸湿率が高く、 耐燃性及 び加湿処理後の耐半田性が劣る結果となった。 また、 一般式 (1 ) で表され る構造を有するエポキシ樹脂 (a 1 ) を用いてはいるものの、 無機充填剤量 が 8 0重量%を下回る比較例 2、 エポキシ樹脂としてトリフエノールメタン 型エポキシ樹脂を併用した比較例 3、 硬化剤としてトリフエノールメタン型 フエノール樹脂を使用又は併用した比較例 4、 5では、 いずれも吸湿率が高 く、 加湿処理後の耐半田性が劣る結果となった。 また、 比較例 3〜5は耐燃 性の点でも劣り、 比較例 3、 4は流動性の点でも劣る結果となった。
以上の結果から、 実施例 1〜1 8は、 低コストでありながら、 臭素系難燃 剤、 アンチモン化合物を使用せずとも耐燃性に優れ、 加湿処理後の耐半田性 も良好となることが分かった。

Claims

請求の範囲 [1] エポキシ樹脂 (A) と、 フエノール性水酸基を 2個以上含む化合物 (B) と、 無機充填剤 (C) と、 硬化促進剤 (D) と、 を含む半導体封止用樹脂組成物であって、 前記エポキシ樹脂 (A) が下記一般式 (1 ) で表される構造を有するェポキ シ樹脂 ( a 1 ) を含み、 前記半導体封止用樹脂組成物の硬化物を 85 °C、 相対湿度 85%の環境下で 1 68時間加湿処理した際の吸湿率が 0. 22重量%以下であることを特徴 とする半導体封止用樹脂組成物。 (化 1 )

[11 ] 前記化合物 (F ) を当該樹脂組成物全体の 0 . 0 1重量%以上1重量%以 下含むことを特徴とする請求項 7ないし請求項 1 0のいずれかに記載の半導 体封止用樹脂組成物。
[12] 前記シランカップリング剤 ( Ε ) を当該樹脂組成物全体の 0 . 0 1重量% 以上 1重量%以下含むことを特徴とする請求項 7ないし請求項 1 1のいずれ かに記載の半導体封止用樹脂組成物。
[13] 前記無機充填剤 (C) を当該樹脂組成物全体の 8 0重量%以上 9 2重量% 以下含むことを特徴とする請求項 1ないし請求項 1 2のいずれかに記載の半 導体封止用樹脂組成物。
[14] 請求項 1ないし請求項 1 3のいずれかに記載の半導体封止用樹脂組成物の 硬化物によリ半導体素子を封止してなることを特徴とする半導体装置。
