Abstract

 本発明の半導体セラミックは、SrサイトとTiサイトとの配合モル比mを1.000≦m<1.020とし、Sr元素よりも価数の大きなLa等のドナー元素をTi元素100モルに対し0.8~2.0モルの範囲でSrサイトに固溶させ、Mn等の遷移金属元素をTi元素100モルに対し0.3~1.0モルの範囲で含有させて結晶粒界に偏析させ、結晶粒子の平均粒径を1.0μm以下とする。そして、半導体セラミック層1a~1gが積層されてなる部品素体1をこの半導体セラミックで構成し、部品素体1に内部電極2を埋設させる。これにより結晶粒子の平均粒径を1μm以下に微粒化しても5000以上の大きな見掛け比誘電率を有するSrTiO3系粒界絶縁型の半導体セラミック、及びこれを用いることにより薄層化の促進と誘電特性の向上の両立が可能な半導体セラミックコンデンサを提供する。

[0002] 近年のエレクトロニクス技術の発展に伴い、電子部品の小型化が急速に進んでい る。そして、積層セラミックコンデンサの分野でも、小型化'大容量化の要求が高まつ ており、このため比誘電率の高いセラミック材料の開発と誘電体セラミック層の薄層化 •多層化が進められている。

(Reは、 Y、 Gd、 Tb、 Dy、 Ho、 Er、及び Ybの群力も選ばれる希土類元素、 α、 β、 m、 x、および yは、それぞれ、 0. 001≤ a≤0. 05、 0. 001≤ β≤0. 025、 1. 000 < m≤l . 035、 0. 02≤x≤0. 15、及び 0. 001≤y≤0. 06)で表される誘電体セラ ミックが提案されている。
[0004] 特許文献 1には、上記誘電体セラミックを使用した積層セラミックコンデンサが開示 されており、セラミック層 1層当たりの厚みが 2 m、有効誘電体セラミック層の総数が 5で比誘電率 ε r力 200〜3000、誘電損失が 2. 5%以下の積層セラミックコンデン サを得ることができる。
[0005] 一方、特許文献 1の積層セラミックコンデンサは、セラミック自体の誘電体としての作 用を利用したものである力 これとは原理的に異なる半導体セラミックコンデンサの研 究 ·開発も盛んに行われて!/、る。
[0006] このうち SrTiO系粒界絶縁型の半導体セラミックは、セラミック成形体を強還元雰

囲気下で焼成 (一次焼成)してセラミック成形体を半導体化した後、再度酸化雰囲気 で焼成(二次焼成)することにより、結晶粒界を誘電体ィヒしたものであり、 SrTiO 自体
3 の比誘電率 ε rは約 200と小さい力 結晶粒界で静電容量を取得しているので、結晶 粒径を大きくして結晶粒界の個数を少なくすることにより見掛け比誘電率 ε r
APPを大き くすることがでさる。
[0007] 例えば、特許文献 2では、結晶粒子の平均粒径が 10 m以下で最大粒径が 20 μ m以下の SrTiO系粒界絶縁型半導体磁器素体が提案されており、単層構造の半

導体セラミックコンデンサである力 結晶粒子の平均粒径が 8 mの場合で見掛け比 誘電率 ε r が 9000の半導体磁器素体を得ることができる。

発明の開示
発明が解決しょうとする課題
[0009] し力しながら、特許文献 1の誘電体セラミックを使用してセラミック層の薄層ィ匕 '多層 化を推し進めると、比誘電率が低下したり、静電容量の温度特性が悪化し、また短絡 不良が急増するという問題点があった。
[0010] このため、例えば 100 F以上の大容量を有する薄層の積層セラミックコンデンサ を得ようとした場合、誘電体セラミック層 1層当たりの厚みを 1 μ m程度とし、かつ、 70
0層〜 1000層程度の積層数が必要となることから、実用化が困難な状況にある。
[0011] 一方、特許文献 2に記載されているような SrTiO系粒界絶縁型の半導体セラミック

は、良好な周波数特性や温度特性を有し、誘電損失 tan δも小さぐまた見掛け比誘 電率 ε r の
APP 電界依存性も小さぐしかもバリスタ特性を有しており、高電圧が印加さ れても素子が破壊してしまうのを回避することができることから、コンデンサ分野への 応用が期待されている。
[0012] し力しながら、この種の半導体セラミックは、上述したように結晶粒子粒径を大きくす ることによって大きな見掛け比誘電率 ε r を得ているため、結晶粒子の粒径を小さ

くすると見かけ比誘電率 ε r も小さくなつて誘電特性の低下を招き、したがって薄層

化の促進と誘電特性の向上を両立させるのは困難であるという問題点があった。
[0013] すなわち、コンデンサの静電容量 Cは周知のように一般に数式(1)で表される。

ここで、 εは誘電率、 Sは電極面積、 dは電極間距離である。 [0015] この数式(1)から明らかなように、静電容量 Cを大きくするためには電極間距離 dを 小さくする必要があり、そのためには半導体セラミック層を薄くしなければならず、した 力 Sつて半導体セラミックを構成する結晶粒子の平均粒径を小さくする必要がある。
[0016] 一方、上述したように結晶粒子の平均粒径を小さくすると結晶粒界の個数が増加す ること力 、見掛け比誘電率 ε r 力 、さくなる。

[0018] 本発明はこのような事情に鑑みなされたものであって、結晶粒子の平均粒径を 1 μ m以下に微粒ィ匕しても 5000以上の大きな見掛け比誘電率 ε r を有する SrTiO系
APP 3 粒界絶縁型の半導体セラミック、及びこれを用いることにより薄層化の促進と誘電特 性の向上の両立が可能な積層型半導体セラミックコンデンサを提供することを目的と する。
課題を解決するための手段
[0019] 本発明者らは上記目的を達成すべく鋭意研究を行ったところ、 Srサイトの含有モル 量をィ匕学量論組成よりも所定量過剰にすると共に、 Sr元素よりも価数の大きなドナー 元素を Ti元素 100モルに対し 0. 8〜2. 0モルの範囲で Srサイトに固溶させ、かつ所 定の遷移金属元素を前記 TilOOモルに対し 0. 3〜1. 0モルの範囲で含有させて結 晶粒界に偏祈させることにより、結晶粒子の平均粒径を 1 m以下に微粒ィ匕しても、 5 000以上の大きな見掛け比誘電率 ε r を有する SrTiO系粒界絶縁型の半導体セ

ラミック半導体セラミックを得ることができるという知見を得た。
[0020] 本発明はこのような知見に基づきなされたものであって、本発明に係る半導体セラミ ックは、 SrTiO系粒界絶縁型の半導体セラミックであって、 Srサイトと Tiサイトとの配

合モル比 mが 1. 000≤m< l . 020であり、 Sr元素よりも価数の大きなドナー元素が 、 Ti元素 100モルに対し 0. 8〜2. 0モルの範囲で Srサイトに固溶されると共に、所 定の遷移金属元素が、前記 Ti元素 100モルに対し 0. 3〜1. 0モルの範囲で含有さ れて結晶粒界に偏祈され、かつ、結晶粒子の平均粒径が 1. 以下であることを 特徴としている。
[0021] また、本発明の半導体セラミックは、前記ドナー元素が、 La及び Smのうちの少なく とも 1種の元素を含むことを特徴としている。
[0022] さらに、本発明の半導体セラミックは、前記所定の遷移金属元素には、 Mn、 Co、 N i、及び Crのうちの少なくとも 1種の元素が含まれることを特徴としている。
[0023] また、本発明者らが更なる鋭意研究を行ったところ、低融点酸化物を、前記 Ti元素
100モルに対し 0. 1モル以下の範囲で含有させることにより、上記遷移金属元素の 結晶粒界への偏析を促進できることが分力つた。
[0024] すなわち、本発明の半導体セラミックは、低融点酸化物が、前記 Ti元素 100モルに 対し 0. 1モル以下の範囲で含有されて 、ることを特徴として 、る。
[0025] また、本発明の半導体セラミックは、前記低融点酸化物が、 SiOであることを特徴と

している。
[0026] また、本発明に係る積層型半導体セラミックコンデンサは、上記半導体セラミックで 部品素体が形成されると共に、内部電極が前記部品素体に設けられ、かつ前記部 品素体の表面に前記内部電極と電気的に接続可能とされた外部電極が形成されて 、ることを特徴として 、る。
発明の効果
[0027] 本発明の SrTiO系粒界絶縁型の半導体セラミックによれば、 Srサイトと Tiサイトと

の配合モル比 mが 1. 000≤m< l . 020であり、 Sr元素よりも価数の大きな Laや Sm 等のドナー元素が、 Ti元素 100モルに対し 0. 8〜2. 0モルの範囲で Srサイトに固溶 されると共に、 Mn、 Co、 Ni、 Cr等の遷移金属元素が、前記 Ti元素 100モルに対し 0 . 3〜1. 0モルの範囲で含有されて結晶粒界に偏祈され、かつ、結晶粒子の平均粒 径が 1. 以下であるので、結晶粒子の平均粒径が 1. 0 m以下であっても 500 0以上の大きな見掛け比誘電率 ε r を有する半導体セラミックを得ることができ、薄

層であっても従来の誘電体セラミックに比べ大きな静電容量を有する半導体セラミツ クを得ることが可能となる。
[0028] また、 SiO等の低融点酸化物が、前記 Ti元素 100モルに対し 0. 1モル以下の範

囲で含有されているので、 Mn、 Co、 Ni、 Crの結晶粒界への偏祈が促進され、所望 の誘電特性を有する半導体セラミックを容易に得ることができる。
[0029] また、本発明の積層型半導体セラミックコンデンサによれば、上記半導体セラミック で部品素体が形成されると共に、内部電極が前記部品素体に設けられ、かつ前記部 品素体の表面に前記内部電極と電気的に接続可能とされた外部電極が形成されて いるので、部品素体を構成する半導体セラミック層を 1 μ m程度に薄層化しても大き な見掛け比誘電率 ε r を有する積層型の半導体セラミックコンデンサを得ることが

でき、したがって従来の積層セラミックコンデンサに比べ、薄層'大容量の積層型半 導体セラミックコンデンサを実現することが可能となる。

[0033] 本発明の一実施の形態としての半導体セラミックは、 SrTiO系粒界絶縁型の半導

体セラミックであって、 Srサイトと Tiサイトとの配合モル比 mが 1. 000≤m< l . 020 であり、 Sr元素よりも価数の大きなドナー元素力 Ti元素 100モルに対し 0. 8〜2. 0 モルの範囲で Srサイトに固溶されると共に、所定の遷移金属元素が、前記 Ti元素 10 0モルに対し 0. 3〜1. 0モルの範囲で含有されて結晶粒界に偏祈され、かつ、結晶 粒子の平均粒径が 1. 0 m以下とされている。

[0035] 具体的には、結晶粒子の平均粒径が 1. 0 μ m以下であっても、 5000以上の見掛 け比誘電率 ε r を有する半導体セラミックを得ることができ、したがって薄層ィ匕 '多

層化に好適し、小型 '大容量の積層型半導体セラミックコンデンサを得ることが可能と なる。すなわち、特許文献 1のような積層セラミックコンデンサとの比較において、本 半導体セラミックを使用した積層型半導体セラミックコンデンサは、積層数が約半数 の場合でも同等の静電容量を得ることができ、また、積層数が同等の場合は従来の 積層セラミックコンデンサの約 2倍の大容量を有するコンデンサを得ることができる。
[0036] 以下、配合モル比 m、及びドナー元素や遷移金属元素の含有モル量を上記範囲 に限定した理由を述べる。
[0037] (1)配合モル比 m
Srサイトと Tiサイトの配合モル比 mは、半導体セラミックの誘電特性や結晶粒子の 平均粒径に影響を及ぼす。
[0038] すなわち、配合モル比 mが 1. 000未満となって Tiサイトの含有モル量が化学量論 組成よりも過剰になると、結晶粒子の粒径が大きくなつて結晶粒子の平均粒径が: m以下の半導体セラミックを得るのが困難となる。一方、配合モル比 mが 1. 020以上 になると、化学量論組成力もの偏位が大きくなつて焼結が困難となる。
[0039] そこで、本実施の形態では、配合モル比 mを 1. 000≤m< l . 020となるように調 製している。
[0040] (2)ドナー元素の含有モル量
Sr元素よりも価数の大きなドナー元素を Srサイトに固溶させ、かつ還元雰囲気で焼 成処理を行うことによりセラミックを半導体ィ匕することが可能となるが、その含有モル量 は見掛け比誘電率 ε r 〖こ影響を与える。すなわち、前記ドナー元素が Ti元素 100

モルに対し 0. 8モル未満の場合は所望の大きな見掛け比誘電率 ε r を得ることが

できない。一方、ドナー元素が TilOOモルに対し 2. 0モルを超えると Srサイトへの固 溶限界を超えてしまってドナー元素が結晶粒界に析出してしまい、このため見掛け 比誘電率 ε r が極端に低下し、誘電特性の劣化を招く。 [0041] そこで、本実施の形態ではドナー元素の含有モル量が TilOOモルに対し 0. 8〜2
. 0モルとなるように調製している。
[0042] そして、このようなドナー元素としては、 Srサイトに固溶しかつ Sr元素よりも価数が大 きければ特に限定されるものではないが、 La、 Sm等の希土類元素が好んで使用さ れる。
[0043] (3)遷移金属元素の含有モル量
半導体セラミック中に遷移金属元素を含有させて結晶粒界に偏祈させると、二次焼 成時に前記遷移金属元素が酸素を結晶粒界に吸着し、これにより誘電特性を向上さ せることができる。
[0044] しかしながら、遷移金属元素の含有モル量が Ti元素 100モルに対し 0. 3モル未満 の場合は、遷移金属元素の添加による所期の作用効果を発揮することができず、静 電容量を十分に向上させることができない。一方、遷移金属元素の含有モル量が Ti 元素 100モルに対し 1. 0モルを超えてしまうと、該遷移金属元素が Tiサイトに固溶し てしまって誘電特性が悪ィ匕し、しかも平均粒径も 1 m以上となって結晶粒子の祖大 化を招く。
[0045] そこで、本実施の形態では、遷移金属元素の含有モル量を Ti元素 100モルに対し
0. 3〜1. 0モルとなるように調製している。
[0046] このような遷移金属元素としては、特に限定されるものではないが、 Mn、 Co、 Ni、
Cr等を使用することができ、特に Mnが好んで使用される。
[0047] また、上記半導体セラミック中に、 Ti元素 100モルに対し、 0. 1モル以下の範囲で 低融点酸ィ匕物を添加するのも好ましぐこのような低融点酸ィ匕物を添加することにより
、焼結性を向上させることができると共に上記遷移金属元素の結晶粒界への偏析を 促進することができる。
[0048] 尚、低融点酸ィ匕物の含有モル量を上記範囲としたのは、その含有モル量が Ti元素 100モルに対し、 0. 1モルを超えると見掛け比誘電率 ε r の低下を招き、所望の誘

電特性を得ることができなくなるからである。
[0049] また、低融点酸ィ匕物としては、特に限定されるものではなぐ SiO、 Bやアルカリ金

属元素 (K、 Li、 Na等)を含有したガラスセラミック、銅一タングステン酸ィ匕物等を使用 することができるが、 SiOが好んで使用される。

[0050] 尚、半導体セラミックの結晶粒子の平均粒径は、上述した組成範囲と相俟って製造 条件を制御することにより、容易に 1 μ m以下に制御することができる。
[0051] 図 1は本発明に係る半導体セラミックを使用して製造された積層型半導体セラミック コンデンサの一実施の形態を模式的に示した断面図である。
[0052] 該積層型半導体セラミックコンデンサは、本発明の半導体セラミックからなる部品素 体 1に内部電極 2 (2a〜2f)が埋設されると共に、該部品素体 1の両端部には外部電 極 3a、 3bが形成されている。

[0054] 上記積層型半導体セラミックコンデンサは、以下のような方法で製造される。
[0055] まず、セラミック素原料として SrCO等の Srィ匕合物、 Laや Sm等のドナー元素を含

有したドナー化合物、及び好ましくは比表面積が 10m2/g以上 (平均粒径:約 0. 1 m以下)とされた TiO等の Tiィ匕合物をそれぞれ用意し、ドナー元素の含有モル量

が Ti元素 100モルに対し、 0. 8〜2. 0モルとなるようにドナー化合物を秤量し、さら に配合モル比 mが 1. 000≤m< l . 020となるように Srィ匕合物及び Ti化合物を秤量 する。
[0056] 次!、で、この秤量物に所定量の分散剤を添カ卩し、 PSZ (Partially Stabilized Zirconia
;「部分安定ィ匕ジルコユア」 )ボール等の粉砕媒体及び水と共にボールミルに投入し、 該ボールミル内で十分に湿式混合してスラリーを作製する。

ルとなるように前記低融点酸化物を添加し、再度前記仮焼粉末及び水並びに必要に 応じて分散剤と共にボールミルに投入し、該ボールミル内で十分に湿式混合した後 に蒸発乾燥を行い、その後大気雰囲気下、所定温度 (例えば、 600°C)で 5時間程度 、熱処理を行い、熱処理粉末を作製する。

雰囲気下、 1150〜1300°Cの温度で 2時間、一次焼成を行ってセラミック積層体を 半導体化する。すなわち、仮焼温度(1300〜1450°C)以下の低温で一次焼成を行 い、セラミック積層体を半導体化する。
[0065] そしてその後、大気雰囲気下、 Niや Cu等の内部電極材料が酸ィ匕しないように 600 〜900°Cの低温度で 1時間、二次焼成を行い、半導体セラミックを再酸化して粒界絶 縁層を形成し、これにより内部電極 2が埋設された部品素体 1が作製される。
[0066] 次に、部品素体 1の両端面に外部電極用導電性ペーストを塗布し、焼付処理を行 い、外部電極 3a、 3bを形成し、これにより積層型半導体セラミックコンデンサが製造 される。
[0067] 尚、外部電極用導電性ペーストに含有される導電性材料についても特に限定され るものではないが、ォーミック接触に好適な Ga、 In、 Ni、 Cu等の材料を使用するの が好ましい。さらに、これらのォーミック接触に好適な電極上に Ag電極を形成するこ とも可能である。
[0068] また、外部電極 3a、 3bの形成方法として、セラミック積層体の両端面に外部電極用 導電性ペーストを塗布した後、セラミック積層体と同時に焼成処理を施すようにしても よい。
[0069] このように本実施の形態では、上述した半導体セラミックを使用して積層型半導体 セラミックコンデンサを製造しているので、各半導体セラミック層 la〜: Lgの層厚を 1 μ m以下に薄層化することが可能となり、し力も薄層化しても 1層当たりの見掛け比誘電 率 ε r を 5000以上と大きくすることができ、小型 ·大容量の積層型半導体セラミック

コンデンサを得ることができる。し力も、大容量のタンタルコンデンサに比べ、極性を 気にする必要がなく取扱性が容易であり、高周波数域でも抵抗が小さいことから、こ れらタンタルコンデンサの代替品としても有用である。
[0070] また、 SrTiO系粒界絶縁型の半導体セラミックは、〔発明が解決しょうとする課題〕

の項でも述べたように、ノ リスタ特性を有することが知られている力 本実施の形態で は結晶粒子の平均粒径が: m以下と微粒であるため、バリスタ電圧を高くすること ができ、したがって電圧 電流特性が直線性を示す通常の電界強度領域 (例えば、 1VZ m)でコンデンサとして使用することにより、コンデンサとしての汎用用途が広 くなる。し力も、ノ リスタ特性を有することから、異常な高電圧が素子に印加されても、 素子が破壊されるのを防止することができ、信頼性の優れたコンデンサを得ることが できる。
[0071] また、上述したようにバリスタ電圧を高くすることができることから、サージ電圧等に 対しても破壊するのを回避することができるコンデンサを実現することができる。すな わち、 ESD (electro- static discharge ;静電気放電)用途に使用される低容量コンデ ンサでは耐サージ特性が求められる力 破壊電圧が高 ヽため耐 ESD保証コンデン サとしての用途としても使用することができる。
[0072] また、図 1では、多数の半導体セラミック層 la〜: Lgと内部電極 2a〜2fとが交互に積 層されてなる積層型半導体セラミックコンデンサを示した力 半導体セラミックの単板 (例えば、厚みが 200 m程度)に内部電極を蒸着等で形成し、この単板の数層(例 えば、 2、 3層)を接着剤等で貼り合わせた構造を有する積層型半導体セラミックコン デンサも可能である。このような構造は、例えば、低容量の用途に用いられる積層型 半導体セラミックコンデンサに有効である。
[0073] 尚、本発明は上記実施の形態に限定されるものではない。上記実施の形態では、 固溶体を固相法で作製して 、るが、固溶体の作製方法は特に限定されるものではな ぐ例えば水熱合成法、ゾル ·ゲル法、加水分解法、共沈法等任意の方法を使用す ることがでさる。
[0074] また、上記の実施の形態では、粒界絶縁層を形成するための二次焼成 (再酸化処 理)を大気雰囲気中で行っているが、必要に応じ大気雰囲気よりも若干酸素濃度を 下げても所期の作用効果を得ることができる。
[0075] 次に、本発明の実施例を具体的に説明する。
[0076] 本発明者らは、〔実施例 1〕〜〔実施例 3〕で単層構造の半導体セラミックコンデンサ を作製し、誘電特性を評価した。
実施例 1
[0077] セラミック素原料として SrCO、 LaCl、及び比表面積が 30m2Zg (平均粒径:約 3

Onm)の TiOを用意し、半導体セラミックが表 1の組成を有するようにこれらセラミック

素原料を秤量し、さらにこの秤量物 100重量部に対し 2重量部のポリカルボン酸アン モ-ゥム塩を分散剤として添カ卩し、次いで、直径 2mmの PSZボール及び水と共にボ ールミルに投入し、該ボールミル内で 16時間湿式混合してスラリーを作製した。
[0078] 次に、このスラリーを蒸発乾燥させた後、大気雰囲気下、 1400°Cの温度で 2時間 仮焼処理を施し、 La元素が固溶した半導体の仮焼粉末を得た。
[0079] 次に、 Ti元素 100モルに対し、 SiOの含有モル量が表 1のようになるようにケィ酸 ェチル(Si (OC H ) )を添カ卩し、再び直径 2mmの PSZボール及び水と共にボール

ミルに投入し、該ボールミル内で 16時間湿式混合した後に蒸発乾燥を行い、その後 大気雰囲気下、 600°Cの温度で 5時間、熱処理を行い、熱処理粉末を得た。
[0080] 次に、前記 TilOOモルに対し、 MnOの含有モル量が表 1のようになるようにォクチ ル酸マンガン(Mn(C H ) )溶液を添カ卩し、さらにトルエン、アルコール燃料等の有

機溶媒、及び上記ポリカルボン酸アンモ-ゥム塩を前記熱処理粉末に適量添加し、 再び直径 2mmの PSZボール及び水と共にボールミルに投入し、該ボールミル内に て湿式で 4時間混合した。そしてこの後、ノインダとしてのポリビニルビチラール (PV B)や可塑剤としてのジォクチルフタレート(DOP)を適量添カ卩し、さらに湿式で 16時 間混合処理を行 ヽ、これによりセラミックスラリーを作製した。
[0081] 次に、ドクターブレード法を使用してこのセラミックスラリーに成形力卩ェを施し、セラミ ックグリーンシートを作製し、さらに、このセラミックグリーンシートを所定の大きさに打 ち抜き、厚みが lmm程度となるように重ね合わせ、熱圧着を行ってセラミック成形体 を作製した。
[0082] 次 、で、このセラミック成形体を縦 5mm、横 5mmに切断した後、大気雰囲気下、 4 00°Cの温度で 10時間脱バインダ処理を行い、次いで、 H : N = 1 : 100の流量比に

調製された強還元雰囲気下、 1150〜1300°Cの温度で 2時間、一次焼成を行い、セ ラミック成形体の一部を半導体化した。そしてその後、大気雰囲気下、 900°Cの温度 で 1時間、二次焼成を行って再酸化処理を施し、粒界絶縁型の半導体セラミックを作 製した。
[0083] 次いで、 In— Gaを両端面に塗布し、これにより試料番号 1〜試料番号 15の試料を 作製した。
[0084] 次に、各試料を走査型電子顕微鏡 (SEM)で観察し、試料表面や破断面の SEM 写真を画像解析し、結晶粒子の平均粒径 (平均結晶粒径)を求めた。
[0085] また、各試料について、インピーダンスアナライザ(ヒューレット 'パッカード社製: HP 4194A)を使用し、周波数 lkHz、電圧 IVの条件で静電容量を測定し、測定した静 電容量と試料寸法から見掛け比誘電率 ε r を算出した。

2 を含有させた場合であつてもその含有モル量は主成分 100モルに対し 0. 1モル以下 であるので、平均結晶粒径は 0. 3〜0. 6 mとなって 1. 以下であり、し力も見 掛け比誘電率 ε r は 5120〜6760となって 5000以上であり、したがって平均結晶

実施例 2
[0097] セラミック素原料として Sr (OH) · 8Η 0、 LaCl、及び比表面積が 300m2/g (平

均粒径:約 5nm)の TiOを用意し、表 2の組成を有するようにこれらセラミック素原料

を秤量した。次いで、固溶体スラリーの容積が 4. 0 X 10—4m3 (400cc)となるように純 水を添加してフッ素榭脂製のビーカーに投入した。そしてこの後、このビーカーを攪 拌型オートクレーブにセットし、温度 200。C、 8. 5s_1 (500rpm) (圧力:約 1. 5 X 105 Pa)の条件で 4時間水熱合成反応を生じさせ、 La元素がナノメータレベルで均一に 含有されたスラリーを作製した。
[0098] 次 、で、得られたスラリーを蒸発乾燥させて粉末を作製した。
[0099] 次に、この粉末 100重量部に対し 2重量部のポリカルボン酸アンモ-ゥム塩を分散 剤として添カ卩し、次いで、直径 2mmの PSZボール及び水と共にボールミルに投入し 、該ボールミル内で 16時間湿式で粉砕し、この後蒸発乾燥させた後、大気雰囲気下 、 1400°Cの温度で 2時間仮焼処理を施し、 La元素が固溶された半導体の仮焼粉末 を得た。

→熱処理→Mn添加→湿式混合→乾燥→熱処理→成形加工→脱バインダ処理→ 一次焼成→二次焼成→電極形成の各処理を順次行!ヽ、試料番号 21〜23の試料を 作製した。
[0101] 次に、各試料について、〔実施例 1〕と同様の方法 ·手順で平均結晶粒径、見掛け 比誘電率 ε r 、及び誘電損失 tan δを求めた。

Claims

請求の範囲
[1] SrTiO系粒界絶縁型の半導体セラミックであって、

Srサイトと Tiサイトとの酉己合モノ kttm力 ^1. 000≤m< l. 020であり、
Sr元素よりも価数の大きなドナー元素力 Ti元素 100モルに対し 0. 8〜2. 0モル の範囲で Srサイトに固溶されると共に、
所定の遷移金属元素が、前記 Ti元素 100モルに対し 0. 3〜1. 0モルの範囲で含 有されて結晶粒界に偏祈され、
かつ、結晶粒子の平均粒径が 1. 0 m以下であることを特徴とする半導体セラミツ ク。
[2] 前記ドナー元素が、 La及び Smのうちの少なくとも 1種の元素を含むことを特徴とす る請求項 1記載の半導体セラミック。
[3] 前記所定の遷移金属元素には、 Mn、 Co、 Ni、及び Crのうちの少なくとも 1種の元 素が含まれることを特徴とする請求項 1又は請求項 2記載の半導体セラミック。
[4] 低融点酸化物が、前記 Ti元素 100モルに対し 0. 1モル以下の範囲で含有されて いることを特徴とする請求項 1乃至請求項 3のいずれかに記載の半導体セラミック。
[5] 前記低融点酸化物が、 SiOであることを特徴とする請求項 4記載の半導体セラミツ

[6] 請求項 1乃至請求項 5の 、ずれかに記載の半導体セラミックで部品素体が形成さ れると共に、内部電極が前記部品素体に設けられ、かつ前記部品素体の表面に前 記内部電極と電気的に接続可能とされた外部電極が形成されていることを特徴とす る積層型半導体セラミックコンデンサ。
