Claims (6)
- SrTiO3系粒界絶縁型の半導体セラミック粉末であって、
ドナー元素が結晶粒子中に固溶されると共に、アクセプタ元素が少なくとも結晶粒界中に存在し、
結晶面の(222)面における積分幅が0.500°以下であり、
かつ、結晶粒子の平均粉末粒径が1.0μm以下であることを特徴とする半導体セラミック粉末。 - 前記ドナー元素には、La、Sm、Dy、Ho、Y、Nd、Ce、Nb、Ta、及びWの中から選択された少なくとも1種の元素が含まれることを特徴とする請求項1記載の半導体セラミック粉末。
- 前記アクセプタ元素には、Mn、Co、Ni、及びCrの中から選択された少なくとも1種の元素が含まれることを特徴とする請求項1又は請求項2記載の半導体セラミック粉末。
- 請求項1乃至請求項3のいずれかに記載の半導体セラミック粉末が焼結されてなることを特徴とする半導体セラミック。
- 前記半導体セラミック粉末の作製時における仮焼温度よりも低い温度で焼結されてなることを特徴とする請求項4記載の半導体セラミック。
- 内部電極が部品素体に設けられ、かつ前記部品素体の表面に前記内部電極と電気的に接続可能とされた外部電極が形成された積層型半導体セラミックコンデンサにおいて、
前記部品素体が、請求項4又は請求項5記載の半導体セラミックで形成されていることを特徴とする積層型半導体セラミックコンデンサ。
