Abstract

発明の効果
[0013] 本発明に係る測定装置にあっては、前記の通り、リングフレームの開口部に接着シ ートが貼付された支持体に支持され、切断によってチップ状に個片化された板状部 材を測定対象物とし、画像処理手段により当該チップ間隔または Z及びチップのず れ角を測定し、その測定データを記憶手段に記憶する構成を採用した。このため、前 記記憶手段に記憶されているチップ間隔または Z及びチップのずれ角を基に当該 チップのピックアップを行なうことができるから、ピックアップ装置の認識装置、例えば カメラでチップの位置確認を行なうときの位置認識処理や認識した位置にピックアツ プ用のコレットの位置を合わせる補正処理の時間を短縮することができ、ピックアップ 処理能力の向上を図れるという作用効果が得られる。
発明を実施するための最良の形態

[0018] 前記のような測定を実施するため、測定装置 1は、画像処理ユニット (画像処理手 段) 5、上位コンピュータ 6、プリンタ 7およびモニタ 8を備え、上位コンピュータ 6に画 像処理ユニット 5、プリンタ 7、モニタ 8が接続される構成を採用している。

[0020] 本実施形態の場合、チップ間隔 Gの測定は、図 3中矢印で示したように複数箇所で 測定を行うように構成されている。測定データ Dとして、個々のチップ間隔の測定デ ータ Daと、それらチップ間隔の平均値データ Dbと、ずれ角 Θの測定データ Dcを得 るようにしている。尚、平均値データ Dbを求めるにあたり平均値の信頼性を高めるた め、画像処理ユニット 5では、チップ Cの欠損部 C1やチップ Cの脱落部 C2に係る計 測データ(図 3中 D1〜D9)を不採用とする処理がなされる。
[0021] 測定データ Dは、いずれも画像処理ユニット 5から上位コンピュータ 6に出力され、 その上位コンピュータ 6の記憶手段 12、例えばノヽードディスクに記憶される。また、記 憶された測定データ Dは上位コンピュータ 6から別の装置へ出力することもできる。記 憶手段 12としては、前記ハードディスクの他に、フロッピー(登録商標)ディスク、 US Bメモリ、 CD— Rゝ CD-RW, DVD-R, DVD— RWゝ DVD— RAMゝ MO、磁気 テープ等が考えられる。

ールプレート 19で搬送方向とは逆方向へ折り返されることにより、剥離シート 16から 剥離されて貼付装置 20の吸着グリッド 21に保持される。その後当該ラベル 17は、吸 着グリッド 21の下降により支持体 Hの接着シート 3に貼付される。尚、前記 CPU14に ついては上位コンピュータ 6の CPU (図示省略)であってよい。また、プリント手段とし ては、ドットインパクトプリンタ、サーマルプリンタ、レーザプリンタ等が考えられる。

[0026] 上記のように支持体 Hにバーコード付きラベル 17または QRコード付きラベルが貼 付された測定対象物のウェハ 4は、図示しないピックアップ装置へと搬送され、ピック アップ用コレットでチップ Cのピックアップが行なわれる。この際、ピックアップ装置で は、最初に、バーコードリーダ又は QRコードリーダによりラベル 17からバーコード 13 又は QRコードを読み取り、そのバーコード 13又は QRコード力 チップ Cの測定デー タ Dを取得し、この測定データ Dを基にァライメントを行ってピックアップの準備ゃピッ クアップ用コレットの位置補正をする等、測定データ Dを使用することができる。
[0027] 上記のように測定データ Dを他の装置 (本実施形態にぉ 、てはピックアップ装置) が取得する手法としては、例えば、上位コンピュータ 6がその記憶手段 12に格納記 憶している測定データ Dを無線若しくは有線の通信で当該他の装置へ出力するよう にしてもよい。この場合は、上位コンピュータ 6が測定データ Dを他の装置へ出力する 出力手段として機能する。また、上位コンピュータ 6の記憶手段 12に格納記憶されて V、る測定データ Dは、フロッピー(登録商標)ディスクや USBメモリ等と 、つた電子記 録媒体に格納して当該他の装置へ提供することもできる。
[0028] また、図 5に示す構成を採用することにより、より多くの測定データ Dを RFIDタグ 24 に格納して所定の位置に貼付することができる。
[0029] 具体的には、図 5に示すように、 CPU25が画像処理ユニット 5から前記測定データ Dを吸い上げ、その測定データ Dを RFIDタグ発行機 26へ出力する。 RFIDタグ発行
機 26では、帯状の剥離シート 16に所定ピッチで複数の RFIDタグ 24を仮着してなる タグ原反 30をピールプレート 19へ搬送しつつ、その搬送途中で RFIDライタ 27がそ の測定データ Dを RFIDタグ 24の記憶部(図示省略)に書き込む。測定データ Dが書 き込まれた RFIDタグ 24は、ピールプレート 19で搬送方向とは逆方向へ折り返される ことにより、剥離シート 16から剥離されて貼付装置 20の吸着グリッド 21に保持される 。その後当該タグ 24は、吸着グリッド 21の下降により所定の位置に貼付される。尚、 前記 CPU25も上位コンピュータ 6の CPU (図示省略)であってよ!ヽ。
[0030] また、図 5のように、測定対象物のウエノ、 4を複数まとめてカセット 28に装填して取り 扱う場合は、カセット 28に RFIDタグ 24を貼付してもよい。この場合、 RFIDタグ 24の 記憶部には、カセット 28内に存在する全ウェハ 4の測定データ Dが格納記憶される。 尚、 RFIDタグ 24の貼付場所については、カセット 28の天板 28aだけに限定されるこ とはなぐ必要に応じて適宜変更することができる。
[0031] 以上説明した測定装置 1にあっては、リングフレーム 2の開口部に接着シート 3が貼 付された支持体 Hに支持され、切断によってチップ状に個片化されたウェハ 4を測定 対象物とし、画像処理ユニット 5により当該チップ間隔 Gとずれ角 Θとを測定し、その 測定データ Dを記憶手段 12に記憶する構成を採用した。このため、記憶手段 12〖こ 記憶されているチップ間隔 Gとずれ角 Θの測定データ Dを基に当該チップ Cのピック アップ準備を行なうことができ、ピックアップ装置の認識装置、例えばカメラでチップ の位置確認を行なうときの位置認識処理や認識した位置にピックアップ用のコレット の位置を合わせる補正処理の時間を短縮することができ、ピックアップ処理能力の向 上を図れる。

[1] リングフレームの開口部に接着シートが貼付された支持体に支持され、切断によつ てチップ状に個片化された板状部材を測定対象物とし、その各チップ間隔を測定す る測定装置であって、
前記測定装置は、
前記チップ間隔を測定する画像処理手段と、
前記画像処理手段により測定した前記チップ間隔を測定データとして記憶する記 憶手段とを具備すること
を特徴とする測定装置。

前記測定データを光学式読取コードに変換してラベルにプリントするプリント手段と 前記光学式読取コード付きラベルを前記支持体に貼付する貼付手段とを具備する こと
を特徴とする請求項 1乃至 4のいずれかに記載の測定装置。

前記記憶手段に記憶した前記測定データを電子記録媒体に格納して他の装置へ 出力すること

前記記憶手段に記憶した前記測定データを RFIDタグに書き込む書込手段と、 前記測定データが書き込まれた RFIDタグを所定の位置に貼付する貼付手段とを 具備すること
