[0004] 高精度のフォトマスクパターンをフォトマスク基板上に形成するためには、フォトマス クブランク上に形成するレジストパターンを高精度でパターユングすることが前提とな る。半導体基板を微細加工する際のフォトリソグラフィは縮小投影法により実行される ため、フォトマスクに形成されるパターンのサイズは半導体基板上に形成するパター ンサイズの 4倍程度の大きさとされる力 このことはフォトマスクに形成されるパターン の精度が緩和されることを意味するものではなぐむしろ露光後に半導体基板上に得 られるパターン精度よりも高い精度でフォトマスクパターンを形成することが求められ る。 [0005] また、現在では、フォトリソグラフィで半導体基板上に描画される回路パターンのサ ィズは露光光の波長よりもかなり小さなものとなってきているため、回路パターンをそ のまま 4倍に拡大したフォトマスクパターンが形成されたフォトマスクを使用して縮小 露光を行うと、露光光の干渉などの影響により、フォトマスクパターン通りの形状をレ ジスト膜に転写することはできな 、。
[0006] そこで、超解像マスクとして、いわゆる光近接効果補正(Optical Proximity Effect Correction : OPC)を行うことで転写特性を劣化させる光近接効果の補正技術を適 用した OPCマスクや、隣り合った開口パターンの位相を 180° 変化させて隣接する 開口パターンの中間での光振幅をゼロとする位相シフトマスクが標準的に用いられて いる。例えば、 OPCマスクには回路パターンの 1/2以下のサイズの OPCパターン( ハンマヘッドやアシストバーなど)を形成する必要がある。また、露光光に対して透明 な領域と透過率および位相シフト量を制御した半透明領域とを形成したノヽーフトーン 型位相シフトマスクは、解像度の向上効果の高い技術として知られており、マスク設 計に大きな変更を加える必要がな 、ことから広く用いられて 、る技術である。
[0007] フォトマスクのマスクパターンを形成するためには、通常は、透明基板上に遮光性 膜を設けたフォトマスクブランクの上にフォトレジスト膜を形成し、このフォトレジスト膜 に電子線を照射してパターン描画を行 、、フォトレジスト膜を現像してレジストパター ンを得る。そして、このレジストパターンを遮光性膜用のエッチングマスクとしてパター ユングすることでフォトマスクパターンを得ることとなる力 微細なフォトマスクパターン を得るためには、以下のような理由により、フォトレジスト膜を薄膜ィ匕することが有効で ある。
[0008] レジスト膜の厚みを薄くすることなくレジストパターンのみを微細化すると、遮光性膜 用のエッチングマスクとして機能するレジスト部のアスペクト比(レジスト膜厚とパター ン幅との比)が大きくなつてしまう。一般に、レジストパターンのアスペクト比が大きくな るとそのパターン形状が劣化しやすぐこれをエッチングマスクとする遮光性膜へのパ ターン転写精度が低下してしまう。また、極端な場合には、レジストパターンの一部が 倒れたり剥離を起こしてパターン抜けが生じたりすることも起こる。したがって、フォト マスクパターンの微細化に伴って、遮光性膜パターユング用のエッチングマスクとし て用いるレジストの膜厚を薄くしてアスペクト比が大きくなりすぎな 、ようにする必要が ある。このアスペクト比は 3以下であることが望ましいとされており、例えば 70nmのレ ジストパターンを形成するためにはレジスト膜厚を 210nm以下とすることが望ましいこ とになる。
[0009] ところで、フォトレジストをエッチングマスクとしてパターユングを施す場合の遮光性 膜材料についてはすでに多くの材料が提案されてきた。このうち、クロム金属膜ゃク ロム系化合物膜はそのエッチングに対する情報量が多ぐ実用上は常にクロム系材 料が遮光性膜の材料として用いられてきており、事実上の標準加工工程として確立 されている。例えば、特開 2003— 195479号公報、特開 2003— 195483号公報、 および登録実用新案第 3093632号明細書には、 ArF露光用のフォトマスクブランク に求められる遮光特性を有する遮光性膜をクロム系化合物で形成したフォトマスクブ ランクの構成例が開示されている。
[0010] クロム系化合物の遮光性膜は一般的には酸素を含む塩素系ドライエッチングにより パター-ングされる力 このエッチング条件はフォトレジストなどの有機膜に対しても 無視できない程度のエッチング効果を奏することが多い。このため、膜厚が比較的薄 V、レジスト膜をマスクとしてクロム系化合物の遮光性膜をエッチングすると、このエッチ ング中にレジストがダメージを受けてレジストパターンの形状が変化し、本来のレジス トパターンを遮光性膜上に正確に転写することが困難となる。
[0011] し力しながら、有機膜であるフォトレジストに、高い解像性及び高いパターユング精 度とエッチング耐性とを同時に両立させることは技術的に困難である。したがって、従 来のパター-ングのプロセスを踏襲する限り、高解像性を得るためにはフォトレジスト 膜を薄膜ィ匕しなければならな 、反面、パター-ング工程におけるエッチング耐性を担 保するためにはフォトレジスト膜の薄膜ィ匕が制限されるということとなり、高解像性とェ ツチング耐性との間にトレードオフの関係が生じる結果となる。
[0012] このため、フォトレジストへの負荷を低減させて薄膜ィ匕を図り、より高精度のフォトマ スクパターンを形成するためには、パターユング対象とされる遮光性膜の構造 (膜厚 や組成など)を最適化することが必要となる。
[0013] 遮光性膜材料については既に多くの検討例があり、例えば特開 2001— 312043 号公報には、 ArF露光用の遮光性膜としてタンタル金属膜を用いた例が報告されて いる。この例では、遮光性膜としてタンタル金属膜を、反射防止膜として酸化タンタル 膜を用い、この 2層をエッチングする際のフォトレジストへの負荷を低減するために、 フォトレジストに対して比較的ダメージを与え難いフッ素系のガスプラズマでエツチン グを実行することとされて 、る。
[0014] し力しながら、例えこのようなエッチング条件を選択したとしても、遮光性膜と反射防 止膜の 2層を、フォトレジストのみをマスクとしてエッチングする以上は、フォトレジスト への負荷低減には限界があり、微細なフォトマスクパターンを高精度で形成に対する という要求を充分に満足することは困難である。
[0015] 一方、ハードマスクを用いることでドライエッチング時のフォトレジストへの負担を軽 減させるという手法も知られており、例えば特開昭 63— 85553号公報には、金属シリ サイド膜上に形成した SiO膜をエッチングマスクとして金属シリサイド膜のドライエツ

プが生じてしまうという問題が起りやすい。また、フォトマスクブランクの欠陥検査は反 射率に基づいてなされるのが一般的であり、 257nmの波長の光が使用される ArF露 光用マスクの欠陥検査を正確に行なうためには、この波長の光において 10〜20% 程度の反射率が必要とされる。しかし、 SiO膜をエッチングマスクとして用いると、こ

の SiO膜の反射率が高すぎて欠陥検査そのものの障害となるという問題がある。

[0017] このように、従来のフォトマスクブランクの構造では、微細なフォトマスクパターンを 遮光性膜上に高精度で形成するという要求に充分に応えることは困難であり、このこ とは露光光波長が短く高い解像度が求められる 250nm以下の波長の光を露光光と して用いるフォトリソグラフィ用フォトマスク(KrF: 248nm、 ArF: 193nm、 F : 157η
2 m)で特に深刻である。したがって、露光光の短波長化に伴い、高精度フォトマスクパ ターン形成のためのフォトレジストへの負荷低減を可能とする遮光性膜の設計が益 々重要となる。
発明の開示
発明が解決しょうとする課題 [0018] 本発明は、このような問題に鑑みてなされたもので、その目的とするところは、フォト マスクパターンを形成する際のマスクとして用いられるフォトレジストの薄膜ィ匕を可能 とすることにより、微細なフォトマスクパターンを高精度で形成することが可能な構造 の遮光性膜を備えたフォトマスクブランク、およびそれを用いて作製されたフォトマス クを提供することにある。
課題を解決するための手段
[0019] 本発明はこのような課題を解決するために、本発明のフォトマスクブランクは、下記 の構成を備えている。
[0020] 本発明のフォトマスクブランクは、透明基板上に、露光光に対する遮光性膜を有す るフォトマスクブランクであって、遮光性膜は、全体膜厚が lOOnm以下であり、波長 4 50nmの光に対する単位膜厚当りの光学濃度(OD)が 0. 025nm_ 1以下のクロム系 化合物の膜厚が全体膜厚の 70%以上を占めることを特徴とする。

[0025] このように、本発明のフォトマスクブランクは、所望の光学特性となるように各層の膜 厚や組成を適正化するとともに、遮光性膜を低金属含有比率の膜とすることでドライ エッチング速度を高めることとしたので、フォトマスクパターンを形成する際のマスクと して用いられるフォトレジストへのドライエッチング中の負荷が軽減され、実用上問題 のないエッチング耐性が確保され、フォトレジスト膜の薄膜ィ匕が可能となる。つまり、 本発明によれば、微細なフォトマスクパターンを高精度に形成するためのフォトレジス ト膜の薄膜ィ匕が図られる。 [0026] 本発明のフォトマスクは位相シフトマスクブランクとして構成することもでき、その構 成は、透明基板上に、露光光に対して所定の位相シフト量および透過率を有する半 透明膜と、この半透明膜上に設けられた遮光性膜とを備えたノヽーフトーン型位相シ フトマスクブランクであって、半透明膜はシリコン (Si)とモリブデン (Mo)の双方を含 有する領域を有し、遮光性膜の厚みは 60nm以下であることを特徴とする。

[0040] 本発明によれば、フォトマスクブランクに設ける遮光性膜の組成を従来のクロム系遮 光性膜に比較して低クロム化 (軽元素リッチ化)してドライエッチング速度を高めるとと もに、所望の光学特性となるようにその膜厚および積層構造を適正化することとした ので、フォトマスクパターンを形成する際のマスクとして用いられるフォトレジストへのド ライエッチング中の負荷が軽減され、実用上問題のな ヽエッチング耐性が確保され、 フォトレジスト膜の薄膜ィ匕が可能となる。
[0041] 特に、本発明の遮光性膜においてはその薄膜ィ匕を図るとともに充分な遮光性を確 保するために、軽元素リッチ ·低クロム組成の膜と薄膜のクロム金属 (性)膜とを積層さ せた構造を採用することとしたので、薄膜のクロム金属膜により遮光性が高められるこ とに加え、積層膜同士の間に作用する応力が緩和され、さらには充分な導電性を確 保することが可能となる。
[0042] つまり、本発明によれば、透過率 Tと反射率 Rを所望の値とするための光学特性の 制御、成膜時の応力緩和、および遮光性膜の導電率制御という複数の要件を同時 に満足し、かつ遮光性膜上に微細なフォトマスクパターンを高精度で形成することが 可能なフォトマスクブランクを得ることができる。

発明を実施するための最良の形態

[0046] フォトマスクパターンを形成する際のマスクとして用いられるフォトレジストの薄膜ィ匕 を可能とするためには、当該フォトレジストのマスクによりパターユングされる遮光性膜 のエッチング中のフォトレジストへのダメージを軽減することが必要となり、そのために は、パター-ングを施す遮光性膜の物理的な膜厚を薄くすること、および Zまたは遮 光性膜のエッチング速度を高めること、により、遮光性膜のエッチングに要する時間 を短縮ィ匕することが重要なポイントとなる。
[0047] 発明者らの検討結果によれば、遮光性膜のエッチング速度の高速ィ匕は膜中の金属 含有比率を低くすることにより達成されることが確認されており、このことは、一般的に 用いられるクロム系遮光性膜のクロム含有量 (含有比率)が低くなるように膜設計する ことにより高速エッチングが可能となることを意味している。
[0048] たとえば、クロム化合物の遮光性膜を、酸素を含有させた塩素ガス (C1ガスと Oガ
2 2 スの混合ガス)でドライエッチングする場合には、遮光性膜中のクロム含有比率 (原子 %)が低い膜ほどエッチング速度は高くなる。したがって、膜中のクロム含有比率を下 げるとともに軽元素の含有比率を高めると、遮光性膜の高速エッチングが可能となり 、フォトレジストのマスクへの負荷を軽減することが可能となるのである。
[0049] し力しながら、クロム化合物膜中の軽元素含有比率を高めてクロム含有比率を低く すると長波長側での減衰係数 kが小さくなり、その結果として透過率 Tが高くなつて遮 光性が低下する。したがって、単に膜中のクロム含有比率を低くしただけでは、遮光 性膜としての遮光性を確保するためにその膜厚を厚くせざるを得ず、本来の目的で あるエッチング時間の短縮化を図ることが困難となってしまう。つまり、遮光性膜のェ ツチング速度の高速化と薄膜化とはトレードオフの関係にある。
[0050] また、既に説明したように、フォトマスクブランクはそのパターンカ卩ェ前に欠陥検査 が行なわれるが、この欠陥検査は一般に検査波長の光の反射率に基づいてなされる から、高い精度で欠陥検査を行なうためには遮光性膜の反射率が高くなりすぎたり低 くなりすぎたりしないように反射率を適正範囲とするための光学特性の設計が必要と なる。つまり、フォトマスクブランクの欠陥検査を高精度で行なうためには、遮光性膜 の反射率制御が重要なポイントとなる。
[0051] このように、フォトレジストマスクの薄膜ィ匕を可能とするフォトマスクブランクの遮光性 膜の設計に際しては、クロム系遮光性膜のクロム含有比率を低くするとともに軽元素 の含有比率を高めることでドライエッチングの高速ィ匕を図るとともに、光学膜として備 えるべき減衰係数 k (透過率 T)と反射率 Rを所望の値とするためのクロム化合物組成 および膜厚 dが選択されなければならない。また、遮光性膜を複数の層で形成する 場合には、その積層構造を適正なものとすることが必要とされる。
[0052] さらに、複数の膜を積層させてフォトマスクブランクを構成する際の成膜技術上の観 点からは、相互に積層された膜同士の間に作用する歪 (応力)が充分に緩和されるこ とが求められることにカ卩え、フォトマスクとして用いる際に求められる所定の範囲の導 電性を有して 、ることも必要である。
[0053] つまり、微細なパターンが高精度で遮光性膜上に形成されたフォトマスクを得るた めには、透過率 Tと反射率 Rを所望の値とするための光学特性の制御、成膜時の応 力緩和、および遮光性膜の導電率制御といった複数の要件を同時に満足することが 求められる。
[0054] そこで、本発明のフォトマスクブランクにおいては、クロム系化合物の遮光性膜の組 成を従来の膜に比較して軽元素リッチ ·低クロム組成とすることでドライエッチングの 高速化を図りつつ、所望の透過率 Tと反射率 Rを得るための組成、膜厚、積層構造 が適切に設計されることとなる。

[0077] ここで、遮光性膜 Dと遮光性膜 Eのそれぞれの反射率と透過率を比較すると、これ らの膜の 200〜600nm波長領域での透過率には顕著な差異が認められないのに 対して、当該波長領域での反射率の波長依存性は大きく異なり、遮光性膜 Eの反射 率は遮光性膜 Dの反射率に比較して 5%程度低 、値を示して 、る。このような光学特 性の振る舞いは、透過率は膜中のクロム含有量でほぼ決まってしまうのに対して、反 射率は遮光性膜の上層と下層の界面領域での光の反射特性、すなわちこれらの層 の屈折率 nの差(Δ η)に依存するためである。換言すれば、高クロム層と低クロム層 のクロム含有量の差を適当に選択することで、所望の反射率を有する遮光性膜を得 ることができる。なお、フォトマスクブランクの設計および成膜プロセス上の観点からは 、これらの層のクロム含有量の差を 5atomic%以上とすると屈折率差 Δ nの制御が容易 となる。
[0078] また、第 4B図および第 4C図に示した遮光性膜の例のように、最表面層に相対的 にクロム含有比率が低い低クロム層を設けるのは、遮光性膜の反射防止効果を確保 するためである。すなわち、遮光性膜の最表面に設けられた低クロム層は反射防止 膜として機能して低反射率の遮光性膜を得ることができる。これとは逆に、基板側に 低クロム層を設けることとすれば、ドライエッチングを施した際の面内でのエッチング 均一性を確保することが容易となるという利点がある。

COガスを用いることが好ましい。また、ガス導入方法としては各種スパッタガスを別 々にチャンバ内に導入してもよいし、いくつかのガスをまとめてまたは全てのガスを混 合して導入してもよい。
[0161] なお、クロム含有量が原子比で 50atomic%以下の CrON膜の場合の好ましい組成 は、 Crが 40〜50原子0 /0、 Nが 10〜35原子0 /0、 Oが 25〜50原子0 /0、であるが、より 好ましくは、 Crが 40〜45原子0 /0、 Nが 15〜30原子0 /0、 Oが 30〜50原子%である。 また、クロム含有量が原子比で 50atomic%以下の CrONC膜の場合の好まし!/、組成 は、 Crが 40〜50原子%、 Nが 10〜35原子%、 Oが 25〜50原子%、 Cが 5〜15原 子0 /0、であるが、より好ましくは、 Crが 40〜45原子0 /0、 Nが 15〜30原子0 /0、 Oが 30 〜50原子%、 Cが 5〜15原子%、である。
[0162] 本発明のハーフトーン位相シフトマスクブランクを用いてマスク作製する際のパター ユングは、先ず、透明基板 11上に、実施例 1および実施例 5で説明した組成および 膜厚を有する半透明膜 15および遮光性膜 12を順次積層したノヽーフトーン位相シフ トマスクブランクの主面上に、 250nm以下の膜厚でィ匕学増幅型フォトレジスト膜 14を 塗布形成する(第 13A図)。通常のフォトレジスト膜厚は概ね 300nm程度であるから 、上記の 250nmという膜厚は約 17%程度薄膜ィ匕が図られていることになる。なお、 既に説明した力 このような化学増幅型フォトレジスト膜 14を塗布した状態のものを「 位相シフトマスクブランク」として取り扱うことも可能である。
[0163] ここで、フォトレジスト膜 14の形成に先立って、後のプロセスにおける微細パターン の剥がれや倒れという問題の発生を防ぐことを目的として、塗布面 (遮光性膜 12表面 )の表面エネルギを低減させておくための表面処理を実施しておくことが好ましい。こ のような表面処理の好ましい方法としては、半導体製造工程で常用されるへキサメチ ルジシラザン (HMDS)やその他の有機シリコン系の表面処理剤でフォトマスク基板 表面をアルキルシリル化する方法があり、基板表面をこのような表面処理剤のガス中 に暴露したり、あるいは基板表面に表面処理剤を直接塗布するなどの方法を採り得 る。
[0164] このフォトレジスト膜 14にレジストパターンを形成し(第 13B図)、得られたレジストパ ターンをマスクとして、酸素含有塩素系ドライエッチングにより遮光性膜 12および半 透明膜 15のパターユングを施し (第 13C図)、最後に、残存しているフォトレジスト膜 1 4が除去されてフォトマスクが得られる(第 13D図)。
[0165] 本実施例では、遮光性膜 12のクリアタイム (塩素 +酸素系ドライエッチングにおける )は 200秒であるから、従来の遮光性膜のクリアタイム 320秒に比較して大幅なクリア タイムの短縮ィ匕が実現されている。また、ドライエッチング終了後のフォトレジスト(マ スク)を走査電子顕微鏡で確認したところ、マスクパターンの劣化は認められず、タリ ァタイムの短縮化によってフォトレジストへのダメージが軽減されていることが確認さ れた。

[0172] 更に、 15sccmの Arガスと 30sccmの Nガスおよび 15sccmの Oガスの混合ガスを

チャンバ 101内に導入してチャンバ内ガス圧が 0. lPaになるように設定し、第 1およ び第 2のターゲット 102aおよび 102bにそれぞれ、 500Wおよび 500Wの放電電力を 印加して、基板 11を 30rpmで回転させながら膜厚 20nmの CrONを成膜し、クロム 含有量が原子比で 50atomic%以下のクロム系化合物の膜厚が全体膜厚の 70%以上 を占める全厚 47nmの遮光性膜を形成した。
[0173] なお、このような遮光性膜の成膜条件は、その膜組成や積層構造の設計に応じて、 種々に変更可能である。例えば、 CrONC膜を成膜する場合にはスパッタガスとして は CH , CO , COなどの炭素を含むガスと、 NO, NO , Νなどの窒素を含むガスと

[0175] 本発明のハーフトーン位相シフトマスクブランクを用いてマスク作製する際のパター ユングは、先ず、透明基板 11上に、実施例 1および実施例 2で説明した組成および 膜厚を有する半透明膜 15および遮光性膜 12を順次積層したノヽーフトーン位相シフ トマスクブランクの主面上に、 250nm以下の膜厚でィ匕学増幅型フォトレジスト膜 14を 塗布形成する(第 13A図)。通常のフォトレジスト膜厚は概ね 300nm程度であるから 、上記の 250nmという膜厚は約 17%程度薄膜ィ匕が図られていることになる。なお、 既に説明した力 このような化学増幅型フォトレジスト膜 14を塗布した状態のものを「 位相シフトマスクブランク」として取り扱うことも可能である。

[0178] 本実施例では、遮光性膜 12のクリアタイム (塩素 +酸素系ドライエッチングにおける )は 200秒であるから、従来の遮光性膜のクリアタイム 320秒に比較して大幅なクリア タイムの短縮ィ匕が実現されている。また、ドライエッチング終了後のフォトレジスト(マ スク)を走査電子顕微鏡で確認したところ、マスクパターンの劣化は認められず、タリ ァタイムの短縮化によってフォトレジストへのダメージが軽減されていることが確認さ れた。
[0179] 以上、実施例により本発明のフォトマスクブランクおよび位相シフトマスクブランクな らびにこれらを用いて作製されるフォトマスクについて説明した力 上記実施例は本 発明を実施するための例にすぎず、本発明はこれらに限定されるものではない。これ らの実施例を種々変形することは本発明の範囲内にあり、更に本発明の範囲内にお V、て他の様々な実施例が可能であることは上記記載から自明である。
産業上の利用可能性
[0180] 本発明は、微細なフォトマスクパターンが高精度で形成されたフォトマスクおよびこ れを作製するためのフォトマスクブランクを提供する。

Claims

請求の範囲
[1] 透明基板上に、露光光に対する遮光性膜を有するフォトマスクブランクであって、 前記遮光性膜は、全体膜厚が lOOnm以下であり、波長 450nmの光に対する単位 膜厚当りの光学濃度 (OD)が 0. 025nm_ 1以下のクロム系化合物の膜厚が全体膜 厚の 70%以上を占めることを特徴とするフォトマスクブランク。
[2] 前記遮光性膜の全体膜厚は、 80nm以下であることを特徴とする請求項 1に記載の フォトマスクブランク。
[3] 前記遮光性膜の光学濃度 (OD)は、波長 193nmの光に対して 2. 5〜3. 5である ことを特徴とする請求項 1又は 2に記載のフォトマスクブランク。
[4] 前記遮光性膜の光学濃度 (OD)は、波長 248nmの光に対して 2. 5〜3. 5である ことを特徴とする請求項 1又は 2に記載のフォトマスクブランク。
[5] 前記遮光性膜は、複数の膜を積層させた多層膜であり、該多層膜の最表層の膜厚 は 10〜40nmであることを特徴とする請求項 1乃至 4の何れ力 1項に記載のフォトマ スタブランク。
[6] 透明基板上に、露光光に対して所定の位相シフト量および透過率を有する半透明 膜と、該半透明膜上に設けられた遮光性膜と、を備えたノ、ーフトーン型位相シフトマ スタブランクであって、
前記半透明膜はシリコン (Si)とモリブデン (Mo)の双方を含有する領域を有し、前 記遮光性膜の厚みは 60nm以下である、ことを特徴とするフォトマスクブランク。
[7] 前記遮光性膜の厚みは 50nm以下であることを特徴とする請求項 6に記載のフォト マスクブランク。
[8] 前記遮光性膜は、波長 450nmの光に対する単位膜厚当りの光学濃度 ODが 0. 0
25nm_1以下のクロム系化合物の膜厚が全体膜厚の 70%以上を占めることを特徴と する請求項 6又は 7に記載のフォトマスクブランク。
[9] 前記半透明膜は多層膜であり、該多層膜の少なくとも 1層は、シリコンとモリブデン の双方を含有する膜であることを特徴とする請求項 6乃至 8の何れか 1項に記載のフ オトマスクブランク。
[10] 前記遮光性膜の光学濃度 (OD)は、波長 193nmの光に対して 1. 2〜2. 3である ことを特徴とする請求項 6乃至 9の何れ力 1項に記載のフォトマスクブランク。
[11] 前記遮光性膜の光学濃度 (OD)は、波長 248nmの光に対して 1. 2〜2. 3である ことを特徴とする請求項 6乃至 9の何れ力 1項に記載のフォトマスクブランク。
[12] 前記遮光性膜は、複数の膜を積層させた多層膜であり、該多層膜の最表層の膜厚 は 10〜30nmであることを特徴とする請求項 6乃至 11の何れ力 1項に記載のフォトマ スタブランク。
[13] 前記遮光性膜は、クロム含有量が原子比で 50atomic%以下のクロム系化合物の膜 厚が全体膜厚の 70%以上を占めることを特徴とする請求項 1乃至 12の何れか 1項に 記載のフォトマスクブランク。
[14] 前記遮光性膜は、クロム含有量が原子比で 50atomic%以上のクロム金属膜と、クロ ム含有量が原子比で 50atomiC%以下の第 1および第 2のクロム系化合物膜とを備え、 前記クロム金属膜は、前記第 1のクロム系化合物膜と前記第 2のクロム系化合物膜 との間に設けられていることを特徴とする請求項 1乃至 13の何れか 1項に記載のフォ トマスクブランク。
[15] 前記遮光性膜は、クロム含有量が原子比で 50atomic%以上の第 1および第 2のクロ ム金属膜と、クロム含有量が原子比で 50atOmiC%以下の第 1、第 2、および第 3のクロ ム系化合物膜とを備え、
前記第 1のクロム金属膜は前記第 1のクロム系化合物膜と前記第 2の クロム系化合 物膜との間に設けられ、前記第 2のクロム金属膜は前記第 2のクロム系化合物膜と前 記第 3のクロム系化合物膜との間に設けられていることを特徴とする請求項 1乃至 13 の何れ力 1項に記載のフォトマスクブランク。
[16] 前記第 2のクロム系化合物膜の膜厚は、 3〜30nmの範囲であることを特徴とする請 求項 14又は 15に記載のフォトマスクブランク。
[17] 前記遮光性膜は、波長 250ηπ!〜 270nmの光に対する反射率が 30%以下である ことを特徴とする請求項 1乃至 16の何れ力 1項に記載のフォトマスクブランク。
[18] 前記遮光性膜は、反射防止機能を有することを特徴とする請求項 1乃至 17の何れ 力 1項に記載のフォトマスクブランク。
[19] 前記遮光性膜は、光学特性の異なる複数の膜を積層させた多層膜であり、該多層 膜の最表層の消衰係数 (k)は、波長 193nmの光に対して 1. 0〜1. 5であることを特 徴とする請求項 1乃至 18の何れか 1項に記載のフォトマスクブランク。
[20] 前記遮光性膜は、光学特性の異なる複数の膜を積層させた多層膜であり、該多層 膜の最表層の主要構成材質はクロム酸ィ匕物またはクロム窒化物もしくはクロム酸窒化 物であり、前記最表層表面から 0. 5〜1. Onmの深さ範囲における膜中の酸素、窒 素、および炭素の含有比率 (atomic%)が、酸素含有比 >窒素含有比 >炭素含有比 の関係にあることを特徴とする請求項 1乃至 19の何れか 1項に記載のフォトマスクブ ランク。
[21] 前記遮光性膜上に、 250nm以下の膜厚の化学増幅型フォトレジスト膜を備えてい ることを特徴とする請求項 1乃至 20の何れか 1項に記載のフォトマスクブランク。
[22] 前記化学増幅型フォトレジスト膜は、固形分含有比率が有機溶剤量の 10重量%以 下であり、かつ界面活性剤を含有する化学増幅型フォトレジストの塗布膜であること を特徴とする請求項 21に記載のフォトマスクブランク。
[23] 前記化学増幅型フォトレジストの界面活性剤含有比率は、 10〜: LOOOppmであるこ とを特徴とする請求項 22に記載のフォトマスクブランク。
[24] 前記界面活性剤は、フッ素置換基を有する界面活性成分を含むことを特徴とする 請求項 22又は 23に記載のフォトマスクブランク。
[25] 前記界面活性剤は、フッ素置換基と珪素含有置換基の何れをも有しな!/ヽ非イオン 系界面活性成分を含むことを特徴とする請求項 22又は 23に記載のフォトマスクブラ ンク。
[26] 請求項 1乃至 15の何れか 1項に記載のフォトマスクブランクを用いて作製されたフ オトマスク。
[27] 請求項 1乃至 20の何れ力 1項に記載のフォトマスクブランクの表面に、 250nm以下 の膜厚の化学増幅型フォトレジスト膜を塗布する工程を備えていることを特徴とする フォトマスクブランクの製造方法。
