Abstract

본 발명은 반도체 소자 제조용 포토 마스크 제작 방법에 관한 것으로, 노광시 광량의 차이로 발생되는 근접영향에 의해 웨이퍼상에 형성되는 감광막 패턴 폭의 변화를 방지하기 위해 고립된 크롬패턴(Crome Pattern)의 양측으로부터 일정거리 이격된 부위에 상기 크롬패턴과 동일한 방향으로 진행되는 소정폭의 더미 패턴(Dummy Pattern)을 형성시키므로써 포토 마스크의 크롬패턴과 동일한 폭의 감광막 패턴을 형성시킬 수 있으며 패턴의 불량을 최소화시켜 소자의 수율을 향상시킬 수 있도록 한 반도체 소자 제조용 포토 마스크 제작방법에 관한 것이다.

제2B도는 제2A도의 포토 마스크의 사용에 의해 형성된 감광막 패턴을 도시한 평면도이다.

Claims (3)

  1. 반도체 소자 제조용 포도 마스크 제작 방법에 있어서, 웨이퍼상에 형성되는 감광막 패턴의 패턴폭 변화를 방지하기위해 크롬패턴 중 주변 크롬패턴으로부터 고립된 크롬패턴(1)양측으로 일정거리 이격되게 더미 패턴(2)을 형성 시키는 것을 특징으로 하는 반도체 소자 제조용 포토 마스크 제작 방법.
  2. 제1항에 있어서, 상기 더미 패턴(2)은 고립된 크롬패턴(1)과 동일한 방향으로 0.3 내지 0.8㎛ 이격되게 형성시키는 것을 특징으로 하는 반도체 소자 제조용 포토 마스크 제작 방법.
  3. 제1항 또는 제2항에 있어서, 상기 더미 패턴(2)은 그폭이 0.05 내지 0.2㎛인 것을 특징으로 하는 반도체 소자 제조용 포토 마스크 제작 방법.
