Claims (6)
- 산화제, 킬레이트제 및 불소화합물을 함유하는 세정제를 피처리물의 표면에 고속으로 흘려보내어 그 표면을 세정하는 것을 특징으로하는 세정방법.
- 제1항에 있어서,상기한 피처리물이 반도체소자 또는 액정표시소자인 것을 특징으로하는 세정방법.
- 제1항에 있어서,상기한 세정제가 산화제 0.0001∼60중량%, 킬레이트제 0.01∼10중량% 및 불소화합물 0.001∼20중량%를 함유하는 것을 특징으로하는 세정방법.
- 제1항에 있어서,상기의 세정제가 유기용제를 1∼70중량%으로 함유하는 것을 특징으로하는 세정방법.
- 제1항에 있어서,상기의 세정제가 계면활성제를 더 함유하는 것을 특징으로하는 세정방법.
- 제1항에 있어서,상기 세정제의 유속이 3∼1000cm/초인 것을 특징으로하는 세정방법.
