The assembling process from the various subsystems to the exposure apparatus includes mechanical connection, wiring connection of electric circuits, piping connection of a pneumatic circuit, and the like among various subsystems. It goes without saying that there is an assembling step for each of the subsystems before the assembling step from these various subsystems to the exposure apparatus. When the assembly process to the exposure apparatus of various subsystems is complete | finished, comprehensive adjustment is performed and the various precision as the whole exposure apparatus is ensured. Moreover, it is preferable to perform manufacture of exposure apparatus in the clean room where temperature, a clean degree, etc. were managed.
