Claims (6)
- 우수한 내산화성을 갖는 경질막이며,(M)aCrbAlcSidBeYfZ[단, M은 주기율표의 4A족 원소, 5A족 원소 및 6A족 원소(Cr 제외)로부터 선택된 하나 이상의 원소이고, Z는 N, CN, NO 및 CNO 중 하나를 나타냄]로 구성되며,a+b+c+d+e+f=1이고,0<a≤0.3, 0.05≤b≤0.4, 0.4≤c≤0.8, 0≤d≤0.2, 0≤e≤0.2 및 0.01≤f≤0.1이며 (a, b, c, d, e 및 f는 각각 M, Cr, Al, Si, B 및 Y의 원자비를 나타냄),d≥0.03 및 e≥0.03 중 적어도 하나를 만족하는 경질막.
- 우수한 내산화성을 갖는 경질막이며,CrbAlcSidBeYfZ[단, Z는 N, CN, NO 및 CNO 중 하나를 나타냄]로 구성되며,b+c+d+e+f=1이고,0.2≤b≤0.5, 0.4≤c≤0.7, 0≤d≤0.2, 0≤e≤0.2 및 0.01≤f≤0.1(단, d+e>0이고)(b, c, d, e 및 f는 각각 Cr, Al, Si, B 및 Y의 원자비를 나타냄)인 경질막.
- 제1항 또는 제2항에 따른 경질막이 서로 상이한 조성으로 교대로 적층되고,각각의 층의 두께가 5nm 내지 200nm인 경질막.
- 삭제
- 제1항 또는 제2항에 따른 경질막의 제조시에, 상기 경질막이 캐소드 방전 아크 이온 도금법에 의해 형성되는 경질막 제조 방법.
