Claims (12)
- 실질적으로 (a) 제 4 급 암모늄 수산화물과, (b) 글리콜류, 글리콜에테르류 중에서 선택되는 적어도 1 종의 수용성 유기 용매와, (c) 비아민계 수용성 유기 용매로 이루어지는 포토레지스트용 박리액.
- 제 1 항에 있어서,(b) 성분이 에틸렌글리콜, 프로필렌글리콜, 디에틸렌글리콜모노부틸에테르 중에서 선택되는 적어도 1 종인 포토레지스트용 박리액.
- 제 1 항에 있어서,(c) 성분이 디메틸술폭사이드 (DMSO) 인 포토레지스트용 박리액.
- 제 1 항에 있어서,(c) 성분이 디메틸술폭사이드 (DMSO) 단독 용매, 또는 디메틸술폭사이드 (DMSO) 와 N-메틸-2-피롤리돈 (NMP) 으로 이루어지고, DMSO/NMP=1.9 이상 (질량비) 인 혼합 용매인 포토레지스트용 박리액.
- 제 1 항에 있어서,(c) 성분으로서 디메틸술폭사이드 (DMSO) 를 사용하고, (a) 성분을 0.1 ∼ 10 질량%, (b) 성분을 5 ∼ 40 질량%, (c) 성분을 50 ∼ 95 질량% 함유하는 포토레지스트용 박리액.
- 제 1 항에 있어서,(c) 성분으로서 디메틸술폭사이드 (DMSO) 단독 용매, 또는 디메틸술폭사이드 (DMSO) 와 N-메틸-2-피롤리돈 (NMP) 으로 이루어지고, DMSO/NMP=1.9 이상 (질량비) 의 혼합 용매를 사용하고, (a) 성분을 0.5 ∼ 5 질량%, (b) 성분을 5 ∼ 30 질량%, (C) 성분을 65 ∼ 95 질량% 함유하는 포토레지스트용 박리액.
- 제 6 항에 있어서,액정 패널의 제조 공정에 사용되는 포토레지스트용 박리액으로서, 유리 기판 상에 형성된 투명 절연막 면 상에 형성된 포토레지스트 패턴의 박리를 위해 사용되 는 포토레지스트용 박리액.
- 제 8 항에 있어서,투명 절연막이 아크릴계 투명막인 포토레지스트용 박리액.
- 제 7 항에 있어서,반도체 소자의 패키지 제조 공정에서 사용되는 포토레지스트용 박리액으로서, 금속 박막을 갖는 기판 상의 포토레지스트 패턴 비형성부 (금속 박막 노출부) 에 도전층을 형성한 후의 이 포토레지스트 패턴의 박리를 위해 사용되는 포토레지스트용 박리액.
- 제 10 항에 있어서,금속 박막 및 도전층이 구리로 이루어지는 포토레지스트용 박리액.
- 제 10 항에 있어서,포토레지스트 패턴이, 방사선 조사에 의해 중합하여 알칼리 불용화되는 네가티브형 포토레지스트 조성물을 사용하여 형성한 광경화 패턴인 포토레지스트용 박리액.
