Abstract
びこれを用いた半導体装置の金属コンタクト形成方法を
提供する。 【解決手段】 半導体基板を蒸着室内に装入する段階
と、金属ソースを蒸着室内に流す段階と、金属ソースの
流入を遮断し、パージガスを蒸着室内に流して蒸着室内
に残留する前記金属ソースを除去する段階と、パージガ
スの流入を遮断し、窒素ソースを蒸着室内に流して前記
半導体基板上に吸着した前記金属ソースと反応させる段
階と、窒素ソースの流入を遮断しパージガスを蒸着室内
に流して蒸着室内に残留する前記窒素ソースを除去する
段階とを具備して、前記半導体基板上に金属窒化膜を形
成することを特徴とする。これにより、500℃以下の
低温で段差塗布性に優れながら低い比抵抗と低いCl含
量とを備える金属窒化膜が得られ、蒸着速度が概略20
Å/cycle で大量生産にも適している。

ion、以下CVDとする)による金属窒化膜形成方法及
びこれを用いた半導体装置の金属コンタクト形成方法に
関する。
ためには、他の物質間の相互拡散や化学反応を抑制する
役割をする障壁金属層が必須である。このような半導体
素子の障壁金属層としては一般的にTiN、TaN、W
Nのような金属窒化物が広く利用されるが、この中でも
TiNが代表的な物質である。
ッタリング方法で製造する場合、段差塗布性が低くて順
に高集積化する半導体素子に適用するには問題がある。
一例として、金属配線間の連結のためのビアコンタクト
(via contact)を形成した場合の断面を図9A及び図
9Bに示す。図9A及び図9Bは各々単純なビアコンタ
クト及びアンカービアコンタクトを示すものであって、
その形成過程は次の通りである。半導体基板20上にア
ルミニウムよりなる第1金属層30を形成し、その上に
キャッピング膜としてTiN膜40をスパッタリング方
法で形成した後、層間絶縁膜50、51を積層する。次
いで、第1金属層30上の層間絶縁膜を蝕刻してコンタ
クトホールを形成し(図9Bの場合は湿式蝕刻でアンカ
ーAを形成する過程が追加される)、接着層のTi及び
障壁金属層のTiN膜60、61を蒸着した後、CVD
法でコンタクトホールを満たすタングステン(W)プラ
グ70、71を形成する。以後、化学機械的研磨やエッ
チバックで上部分のタングステンを除去し、その上に第
2金属層を積層することによって金属配線間連結を完成
させる(この過程は示さなかった)。
膜60、61を段差塗布性がよくないスパッタリング方
法で蒸着するが、ビアの縦横比が大きくなるにつれてコ
ンタクトホールの底面や隈、アンカーを形成する部位A
ではTiN膜の厚さが薄くなる。従って、その厚さが薄
い部位でTiまたはAlが後続工程のタングステン蒸着
時、タングステンソースガスであるWF6 の残留フッ素
と結合して絶縁膜であるTiFX またはAlFX を形成
し、コンタクト不良Xを招く。
として、蒸着時間を増やしてTiN膜60、61の厚さ
を増加させる場合には、コンタクトホールの上方のみT
iN膜の厚さが増加して、コンタクトホールの上方が狭
くなったりふさがって以後タングステン蒸着時にボイド
が発生する可能性が高い。従って、TiNを縦横比が大
きいコンタクトに適用するためには、段差塗布特性が改
善された工程を必要とする。従って、CVD法による金
属窒化膜(以下、CVD−金属窒化膜という)の製造工
程が次世代工程として研究されてきた。
素(Cl)を含む金属ソース(金属源)、例えばTiC
l4 のような前駆体を使用する。TiCl4 を前駆体と
して利用するCVD−金属窒化膜は95%以上の高い段
差塗布性を有し蒸着速度が速い長所があるが、Clが金
属窒化膜内で不純物として残る問題がある。このよう
に、金属窒化膜に不純物として残るClは、Alのよう
な金属配線の腐食問題を起こしながら比抵抗を高くす
る。従って、金属窒化膜内に残るCl含量を減らし比抵
抗を低くすることが要求されるが、このためには高い温
度で蒸着を行なうべきである。即ち、TiCl4 のよう
な金属ソースを用いたCVD−金属窒化膜工程で200
μΩ−cm以下の比抵抗を得るためには最小限675℃
の蒸着温度を必要とする。しかし、600℃以上の高い
蒸着温度は下地膜が耐えられる熱的負担限界と熱応力限
界を越える問題があり、特にSiコンタクトやAlが下
地膜としてあるビアコンタクトに金属窒化膜を蒸着する
時は、480℃以下の蒸着温度が要求されるため、高温
のCVD−金属窒化膜工程が採用できない。
iCl4 のような金属ソースにMH(methylhydrazin
e、(CH3 )HNNH2 )を添加する方法があるが、
この場合段差塗布特性が70%以下に落ちる短所があ
る。
EAT(tetrakis diethylamino Ti、Ti(N(CH2
CH3 )2 )4 )、TDMAT(tetrakis dimethylami
no Ti、Ti(N(CH3 )2 )4 )の有機金属前駆体
を使用するMOCVD−金属窒化膜形成方法がある。M
OCVD−金属窒化膜は、Clによる問題点が発生しな
く低温蒸着が可能という長所がある。しかし、MOCV
D−金属窒化膜はその膜内に不純物として炭素が多量存
在して高い比抵抗を示し、段差塗布性が70%程度でよ
くない短所がある。
蒸着でない他の方法としては、原子層成長法(atomic l
ayer epitaxy、以下ALEという)による金属窒化膜の
形成方法が試みられている。しかし、ALEは化学的吸
着だけを利用して原子層単位で成長させるため、大量生
産が要求される半導体素子の製造工程に適用するには蒸
着速度(0.25Å/cycle 以下)があまりにも遅いと
いう短所がある。
短所を勘案して案出されたものであって、低温で蒸着速
度が速いながら優れた段差塗布特性と低い不純物濃度及
び低い比抵抗値を満足する金属窒化膜を形成する方法を
提供することにその目的がある。
成方法を半導体装置の金属コンタクトへ適用して、低温
で蒸着速度が速いながら優れた段差塗布特性と低い不純
物濃度及び低い比抵抗値を満足する障壁金属層を有する
金属コンタクト形成方法を提供することにある。
めの本発明の金属窒化膜形成方法は、金属ソース(金属
源)と窒素ソース(窒素源)を前駆体として使用する化
学気相蒸着法による金属窒化膜形成方法であって、次の
ようになされることを特徴とする。まず、半導体基板を
蒸着室内に装入し、金属ソースを蒸着室内に流す。所定
時間後、金属ソースの流入を遮断し、パージガスを蒸着
室内に流入して蒸着室内に残留する金属ソースを除去す
る。所定時間後、パージガスの流入を遮断し、窒素ソー
スを蒸着室内に流して前記半導体基板上に吸着された金
属ソースと反応させる。再び、所定時間後、窒素ソース
の流入を遮断しパージガスを蒸着室内に流して、蒸着室
内に残留する窒素ソースを除去して半導体基板上に金属
窒化膜を形成する。
さの金属窒化膜を得るまで上記の金属ソース→パージガ
ス→窒素ソース→パージガスの順に流すガス流入サイク
ルを反復できる。

(tantalum fluoride)、TaI5 (tantalum iodide)
または(C5 (CH3 )5 )TaCl4 (pentamethylc
yclopentadienyltantalum tetrachloride)とし、窒素
ソースをNH3 としてタンタル窒化膜を形成させうる。
性気体を使うことが望ましい。

MATを使用してTiN膜を形成する場合には、蒸着室
圧力を0.1〜10torr、蒸着温度を250〜40

度を400〜500℃とする。
金属コンタクト形成方法は、半導体基板上に第1金属
層、層間絶縁膜、コンタクトホール、障壁金属層、金属
プラグ、第2金属層を順に形成する金属コンタクト形成
方法であって、特に障壁金属層を形成する過程が次のよ
うなことを特徴とする。即ち、層間絶縁膜に第1金属層
を露出するコンタクトホールが形成された半導体基板に
対し、金属ソースを流して金属ソースを吸着させる。所
定時間後、金属ソースの流入を遮断しパージガスを流し
て蒸着室内に残留する金属ソースを除去する。所定時間
後、パージガスの流入を遮断し、窒素ソースを蒸着室内
に流して前記半導体基板上に吸着した金属ソースと反応
させて露出した第1金属層及びコンタクトホール上に障
壁金属層の金属窒化膜を形成する。再び、所定時間後、
窒素ソースの流入を遮断し、パージガスを蒸着室内に流
して、蒸着室内に残留する窒素ソースを除去する。

0.25Å/cycle のALEによる金属窒化膜形成方法
に比べて蒸着速度が速い。

100に流れ、お互い反応を起こすことによって半導体
基板104上に膜を形成する。

14aを通じてTiCl4 のような金属ソースを蒸着室
100内にts時間流す。一方、円滑なガスの流れのた
めにArやN2 のような運搬ガスを金属ソースと共に混
合して蒸着室100内に流すことができる。この時、金
属ソースを流入させるためのガス供給ライン114aの
弁外の他の弁はオフ状態である。従って、蒸着室100
内にはTiCl4 のような金属ソースだけを流す。この
際、流入した金属ソースの一部分は基板104表面に化
学的及び物理的に吸着し、残りは蒸着室100内に残存
する。このように、反応ガスを同時に蒸着室100内に
流入させることなく一種類のガスだけを一定時間蒸着室
100内に流入させる方法を、以下ガスパルスと称する
(図2のタイミング図参照)。
すると、金属ソースを流入させるためのガス供給ライン
114aの弁を閉じた後、パージガス供給ライン114
cの弁を開いてArやN2 のようなパージガスをtp時
間蒸着室100内に流して、シャワーヘッド110及び
蒸着室100内に残留するガス、例えばTiCl4 を排
気させる(図2のパージガスパルス段階)。この時、パ
ージガスの流量及び蒸着室の圧力は半導体基板に化学的
物理的に吸着した金属ソースが分離されて排気されない
ように適切に調節して、蒸着室内に残留したソースガス
だけを排気させる。
弁を閉じた後、窒素ソース供給ライン114bの弁を開
いてNH3 のような窒素ソースをtr時間蒸着室100
内に流して、基板104上に化学的物理的に吸着されて
いるTiCl4 のような金属ソースと反応させることに
よって半導体基板104上にTiNのような金属窒化物
を形成させる。即ち、NH3 のような窒素ソースが蒸着
室100内に流入する前にパージガスパルス段階を経な
がら、蒸着室100内に残存するTiCl4 のような金
属ソースはポンプ(図1参照)により予め排気される。
従って、NH3のような窒素ソースは、半導体基板10
4を除いた蒸着室100内ではTiCl4 のような金属
ソースと反応しない。従って、TiCl4 とNH3 が吸
着している半導体基板104でだけTiNのような金属
窒化物が形成する(図2のNH3パルス段階)。
N2 のような運搬ガスをNH3 のような窒素ソースと共
に混合して蒸着室100内に流すことができる。
方法は、基板上に物理的に吸着したソースをパージさせ
て化学的に吸着されたソースだけを残す反面、本発明の
金属窒化膜形成方法は、基板上に化学的に吸着されたソ
ースだけでなく物理的に吸着されたソースまで残して反
応させる点から根本的に違う。
と同じ二番目のパージガスパルス段階を経ながら、金属
ソースと反応が完了して蒸着室100内に残留する剰余
分の窒素ソースを排気する(図2のパージガスパルス段
階)。
めに前記各段階を施す間、ArやN2 のような雰囲気ガ
スを蒸着室100内に連続的に供給することが望まし
い。
いた金属窒化膜形成方法は、TiCl4 パルス段階→パ
ージガスパルス段階→NH3 パルス段階→パージガスパ
ルス段階よりなる一つのサイクルを経ながら一定の厚さ
のTiNのような金属窒化膜を蒸着できる。蒸着速度は
概略20Å/cycle であって、このサイクルを反復する
と薄膜の厚さが比例的に増加するため、サイクルの反復
を通じて所望の厚さの薄膜を半導体基板104に蒸着で
きる。この際、一サイクル当りに蒸着する金属窒化膜の
厚さは、蒸着室100内に流入する金属ソースの流量と
窒素ソースの流量及びガスパルス時間、パージガスの流
量及びパージ時間によって決定できる。
施例を記述する。
作動させて半導体基板104の温度を500℃以下の低
い温度に維持しながら、半導体基板104上に次のよう
な反応条件下で上記のガスパルス段階により構成された
サイクルによってTiN膜を蒸着する。
5sccm、5sec NH3 流量、NH3 パルス時間(tr):5〜30sc
cm、5sec パージガス、パージガス流量、パージ時間(tp):A
r、10〜100sccm、10sec 運搬ガス、運搬ガス流量:Ar、10〜100sccm 1サイクル当りの時間(tt):30sec このような条件で半導体基板104に蒸着したTiN薄
膜の状態について、RBS(Rutherford Back Scatteri
ng)法で確認した結果を図3に示す。図3で横軸のチャ
ンネルはMCA(Mutilple Channel Analyzer)の各々
のチャンネルを示し、エネルギーのEとはE[eV]=
4.05×チャンネル+59.4の関係にある。また、
図3の縦軸はMCAにより検出された元素の規格化され
た収率を示す。
して形成されたTiN膜はTiN特有の金色を帯びてい
るし、図3に示すようにTi:N=1:1の完壁な組成
を有する。TiN薄膜内に含まれているClは、図3に
示されるように、RBS法による検出限界以下であっ
て、TiN薄膜内に含まれる元素全体の0.3%以下で
ある。また、上のような条件で半導体基板104に蒸着
して形成されたTiN膜の比抵抗は、その測定値が13
0μΩ−cm程度の低い値を有していた。一方、数回の
実験によると、このような優れた薄膜特性を備えるため
には1サイクル当り蒸着したTiN薄膜の厚さが20Å
以下にすべきであることを確認した。
3 の流量と蒸着室圧力を変化させながら、本発明の方法
によって蒸着するTiN膜の比抵抗及び蒸着速度を測定
した結果を示す。図4及び図5に示すように、蒸着速度
はNH3 の流量及び蒸着室圧力の増加によって増加する
が、それにより比抵抗も増加する。従って、金属窒化膜
の応用によって要求される厚さ、蒸着速度及び比抵抗を
全て考えて蒸着条件を設定することが望ましい。
条件下でサイクル当り蒸着速度、サイクル数の増加に従
って蒸着されるTiN膜の厚さと蒸着速度、蒸着温度の
変化による比抵抗を測定した。ここで、金属ソースはT
iCl4 であり、窒素ソースはNH3 、パージガスはA
rを使用した。

着される厚さ及び蒸着速度を示すことである。単に、こ
こで蒸着温度は500℃とした。図面からわかるよう
に、サイクル数が増加するほど蒸着速度は緩慢に増加し
(図7)、蒸着される厚さはそれに比例して増加する
(図6)。従って、一定の蒸着条件でサイクル数を調節
して蒸着するTiN膜の厚さが調節できる。
着温度に従うTiN膜の比抵抗を測定した結果を示すグ
ラフである。これより、蒸着温度が増加するにつれて比
抵抗は減少し、特に蒸着速度が高い蒸着条件TiN 0
0で比抵抗が急激に減少することが分かる。また、概略
500℃で4つの全ての蒸着条件から200μΩ−cm
以下の比抵抗が得られることが分かる。
コンタクトに適用した例を、添付した図10乃至図21
を参照して詳細に説明する。ここで、各図において同一
符号は同一部材を示す。
にAlよりなる第1金属層210を形成し、その上にキ
ャッピング膜としてTiN膜220を蒸着する。このT
iN膜220はスパッタリング方法で蒸着できる。次い
で、層間絶縁膜230を積層しビアを形成する部位を蝕
刻すると図11のようになる。ここに障壁金属層のTi
N膜を蒸着する前に、TiN膜の接着特性を良くするた
めにTi膜を薄く形成する。このTi膜もスパッタリン
グ方法で形成できる。
方法によって障壁金属層のTiN膜を蒸着すると図12
のようになる。即ち、金属ソースとしてはTiCl4 を
使用し、窒素ソースはNH3 を使用して、前述した図1
のような蒸着装置内で、金属ソース→パージガス→窒素
ソース→パージガスの順で流して所望の厚さを得るまで
反復する。金属ソース、窒素ソース及びパージガスの流
量は各々1〜5sccm、5〜200sccm及び10
〜200sccmとし、各々の流入時間は1〜10秒程
度とする。蒸着温度は480℃以下とし、蒸着室圧力は
1〜20torrとし、必要であればAr、Heまたは
N2 の雰囲気ガス、Ar、N2 の運搬ガスを使用でき
る。このような蒸着条件は、蒸着装置、蒸着速度、蒸着
されるTiN膜の厚さ及び比抵抗を考えて適切に調節す
る。
よりなる金属プラグ250を形成し(図13)、化学機
械的研磨やエッチバックで層間絶縁膜235の上面に蒸
着した金属を除去した(図14)後、その上に第2金属
層260を形成すると(図15)金属層間連結がなされ
る。

図10乃至図15の過程と基本的に同じ過程を経るが、
図17からわかるように、接触面積を広めて抵抗を低下
させるためにコンタクトホールの下部にアンカーAを形
成する点が違う。ここで、各図において同一符号は同一
部材を示す。アンカーAは、図16のように、コンタク
トホールを形成した後、層間絶縁膜335を湿式蝕刻す
ることによって形成される。その外の過程は、前記の図
10乃至図15の過程と同一なので詳細な説明は省略す
る。
方法をビアコンタクトに適用すると、低温で段差塗布性
の良い障壁金属層が得られ、図9A及び図9Bに示すT
iFX やAlFX のようなコンタクト不良Xを防止でき
る。
クトホールにスパッタリングによるTi膜を100Åの
厚さで蒸着した後、障壁金属層として本発明の方法によ
るTiN膜及び従来の方法であるスパッタリングによる
コリメーション(COL)されたTiN膜を相異なる厚さで
蒸着し、CVD−Wでプラグを形成した場合のビア抵抗
を測定した。単に、本発明によるTiN膜の蒸着条件
は、450℃の蒸着温度とその他に前述した実施例2の
TiN 00の蒸着条件とした。
m(ビアの深さ:0.9μm) TiN膜の厚さ:100、200、400、600Å
(以上本発明の方法により蒸着)、700Å(コリメー
ションTiN) 測定結果、図22に示すように全体的にビア幅が増加す
るほど抵抗が減少し、本発明によるTiN膜の厚さが小
さいほど抵抗が小さいことがわかる。比較対象のコリメ
ーションTiN膜と比較すると、100Å厚さの本発明
によるTiN膜の抵抗が類似に現れた。特に、ビア幅が
0.39μmの時は上の5つのTiN膜のビア抵抗が全
て類似に現れた。一方、本発明によるTiN膜は実施例
2の結果と図8からわかるように、サイクル当り蒸着速
度が速くて(20Å/cycle )比抵抗が大きい(450
℃で300μΩ−cm)蒸着条件での形成を考える時、
これより蒸着速度がさらに遅くて比抵抗が小さな条件で
形成するならば、ビア抵抗は大きく改善できることが分
かる。

を前駆体として用いたTaN膜の金属窒化膜及びさらに
CVD方法を使用して蒸着される大部分の物質層に適用
しうる。

0.1〜10torr程度とすることが望ましいし、上
に列挙したTaN膜を形成するための前駆体は全て固体
であるため、ソースガスを形成する時、固体用バブラー
(solid bubbler)を使用すべき点が違う。
窒化膜形成方法によると、段差塗布性に優れながら20
0μΩ−cm以下の低い比抵抗と低いCl含量を有する
金属窒化膜が得られる。そして、500℃以下の低温で
金属窒化膜を形成することが可能であって、蒸着速度が
概略20Å/cycle で成長速度が0.25Å/cycle の
ALEによる金属窒化膜形成方法に比べて蒸着速度がは
るかに速い。
した金属窒化膜の問題点である、金属窒化膜に不純物と
して残っているClによる金属配線の腐食問題と高い比
抵抗の問題を解決できるので、縦横比が大きくて低温が
要求されるビアコンタクトに適用でき、ALEによる金
属窒化膜形成方法に比べて蒸着速度が速いため、大量生
産が要求される半導体素子の製造工程に適している。

Claims (28)
- 【請求項1】 金属ソースと窒素ソースを前駆体として
使用する化学気相蒸着法による金属窒化膜形成方法にお
いて、 (a)半導体基板を蒸着室内に装入する段階と、 (b)前記金属ソースを蒸着室内に流す段階と、 (c)前記金属ソースの流入を遮断し、パージガスを蒸
着室内に流して蒸着室内に残留する前記金属ソースを除
去する段階と、 (d)前記パージガスの流入を遮断し、窒素ソースを蒸
着室内に流して前記半導体基板上に吸着した前記金属ソ
ースと反応させる段階と、 (e)前記窒素ソースの流入を遮断しパージガスを蒸着
室内に流して蒸着室内に残留する前記窒素ソースを除去
する段階とを具備して、前記半導体基板上に金属窒化膜
を形成することを特徴とする金属窒化膜形成方法。 - 【請求項2】 前記金属ソースはTiCl4 、TiCl
3 、TiI4 、TiBr2 、TiF4 、(C5 H5 )2
TiCl2 、((CH3 )5 C5 )2 TiCl2 、C5
H5 TiCl3 、C9 H10BCl3 N6 Ti、C9 H7
TiCl3 、(C5 (CH3 )5 )TiCl3 、TiC
l4 (NH3 )2 及び(CH3 )5 C5 Ti(CH3 )
3 よりなる群から選ばれた少なくとも一つであり、前記
窒素ソースはNH3 としてチタン窒化膜を形成すること
を特徴とする請求項1に記載の金属窒化膜形成方法。 - 【請求項3】 蒸着温度は400〜500℃であること
を特徴とする請求項2に記載の金属窒化膜形成方法。 - 【請求項4】 前記蒸着室内の圧力は1〜20torr
であることを特徴とする請求項2に記載の金属窒化膜形
成方法。 - 【請求項5】 前記金属ソースはTDEATまたはTD
MATであり、前記窒素ソースはNH3 としてチタン窒
化膜を形成することを特徴とする請求項1に記載の金属
窒化膜形成方法。 - 【請求項6】 蒸着温度は250〜400℃であり、前
記蒸着室内の圧力は0.1〜10torrであることを
特徴とする請求項5に記載の金属窒化膜形成方法。 - 【請求項7】 前記金属ソースはTaBr5 、TaCl
5 、TaF5 、TaI5 及び(C5 (CH3 )5 )Ta
Cl4 よりなる群から選ばれた少なくとも一つであり、
前記窒素ソースはNH3 としてタンタル窒化膜を形成す
ることを特徴とする請求項1に記載の金属窒化膜形成方
法。 - 【請求項8】 蒸着温度は400〜500℃であること
を特徴とする請求項7に記載の金属窒化膜形成方法。 - 【請求項9】 前記蒸着室内の圧力は1〜20torr
であることを特徴とする請求項7に記載の金属窒化膜形
成方法。 - 【請求項10】 前記パージガスはArまたはN2 であ
ることを特徴とする請求項1に記載の金属窒化膜形成方
法。 - 【請求項11】 前記蒸着室内に流入する前記金属ソー
スは1〜5sccmの流量で1〜10秒間流し、前記窒
素ソースは5〜200sccmの流量で1〜10秒間流
し、前記パージガスは10〜200sccmの流量で1
〜10秒間流すことを特徴とする請求項1に記載の金属
窒化膜形成方法。 - 【請求項12】 前記蒸着室内の圧力を一定に維持する
ために、前記(a)〜(e)段階の間雰囲気ガスを前記
蒸着室内に続けて流すことを特徴とする請求項1に記載
の金属窒化膜形成方法。 - 【請求項13】 前記雰囲気ガスはAr、He及びN2
よりなる群から選ばれた少なくとも一つであることを特
徴とする請求項12に記載の金属窒化膜形成方法。 - 【請求項14】 前記金属ソースまたは窒素ソースが前
記蒸着室内に円滑に流れるようにするため、前記金属ソ
ースまたは窒素ソースに運搬ガスを混合して前記蒸着室
内に流すことを特徴とする請求項1に記載の金属窒化膜
形成方法。 - 【請求項15】 前記運搬ガスはArまたはN2 である
ことを特徴とする請求項1に記載の金属窒化膜形成方
法。 - 【請求項16】 前記(b)〜(e)段階を反復して、
前記半導体基板上に蒸着される金属窒化膜の厚さを調節
することを特徴とする請求項1に記載の金属窒化膜形成
方法。 - 【請求項17】 (a)半導体基板上に第1金属層を形
成する段階と、 (b)前記第1金属層上に層間絶縁膜を積層する段階
と、 (c)前記第1金属層を露出するように層間絶縁膜を蝕
刻してコンタクトホールを形成する段階と、 (d)蒸着室内に金属ソースを流して前記(c)段階の
結果物に金属ソースを吸着させる段階と、 (e)前記金属ソースの流入を遮断しパージガスを流し
て蒸着室内に残留する前記金属ソースを除去する段階
と、 (f)前記パージガスの流入を遮断し窒素ソースを蒸着
室内に流して前記(d)段階の結果物上に吸着された前
記金属ソースと反応させて、前記露出した第1金属層及
びコンタクトホール上に障壁金属層の金属窒化膜を形成
する段階と、 (g)前記窒素ソースの流入を遮断しパージガスを蒸着
室内に流して蒸着室内に残留する前記窒素ソースを除去
する段階と、 (h)前記(g)段階の結果物上に金属プラグを形成す
る段階と、 (i)前記(h)段階の結果物上に第2金属層を形成す
る段階とを含むことを特徴とする半導体装置の金属コン
タクト形成方法。 - 【請求項18】 前記金属ソースはTiCl4 、TiC
l3 、TiI4 、TiBr2 、TiF4 、(C5 H5 )
2 TiCl2 、((CH3 )5 C5 )2 TiCl2 、C
5 H5 TiCl3 、C9 H10BCl3 N6 Ti、C9 H
7 TiCl3、(C5 (CH3 )5 )TiCl3 、Ti
Cl4 (NH3 )2 及び(CH3 )5C5 Ti(C
H3 )3 よりなる群から選ばれた少なくとも一つであ
り、前記窒素ソースはNH3 として前記障壁金属層とし
てチタン窒化膜を形成することを特徴とする請求項17
に記載の半導体装置の金属コンタクト形成方法。 - 【請求項19】 前記(d)〜(g)段階の蒸着温度は
400〜500℃であり、蒸着室内の圧力は1〜20t
orrであることを特徴とする請求項18に記載の半導
体装置の金属コンタクト形成方法。 - 【請求項20】 前記金属ソースはTDEATまたはT
DMATであり、前記窒素ソースはNH3 として前記障
壁金属層としてチタン窒化膜を形成することを特徴とす
る請求項17に記載の半導体装置の金属コンタクト形成
方法。 - 【請求項21】 前記(d)〜(g)段階の蒸着温度は
250〜400℃であり、前記蒸着室内の圧力は0.1
〜10torrであることを特徴とする請求項20に記
載の半導体装置の金属コンタクト形成方法。 - 【請求項22】 前記金属ソースはTaBr5 、TaC
l5 、TaF5 、TaI5 及び(C5 (CH3 )5 )T
aCl4 よりなる群から選ばれた少なくとも一つであ
り、前記窒素ソースはNH3 として前記障壁金属層とし
てタンタル窒化膜を形成することを特徴とする請求項1
7に記載の半導体装置の金属コンタクト形成方法。 - 【請求項23】 前記(d)〜(g)段階の蒸着温度は
400〜500℃であり、前記蒸着室内の圧力は1〜2
0torrであることを特徴とする請求項22に記載の
半導体装置の金属コンタクト形成方法。 - 【請求項24】 前記パージガスはArまたはN2 であ
ることを特徴とする請求項17に記載の半導体装置の金
属コンタクト形成方法。 - 【請求項25】 前記蒸着室内に流入する前記金属ソー
スは1〜5sccmの流量で1〜10秒間流し、前記窒
素ソースは5〜200sccmの流量で1〜10秒間流
し、前記パージガスは10〜200sccmの流量で1
〜10秒間流すことを特徴とする請求項17に記載の半
導体装置の金属コンタクト形成方法。 - 【請求項26】 前記(d)〜(g)段階の間前記蒸着
室内の圧力を一定に維持するために、Ar、He及びN
2 よりなる群から選ばれた少なくとも一つの雰囲気ガス
を前記蒸着室内に続けて流すことを特徴とする請求項1
7に記載の半導体装置の金属コンタクト形成方法。 - 【請求項27】 前記(d)〜(g)段階を反復して、
前記第1金属層及びコンタクトホール上に蒸着する障壁
金属層の厚さを調節することを特徴とする請求項17に
記載の半導体装置の金属コンタクト形成方法。 - 【請求項28】 前記第1金属層はAlであることを特
徴とする請求項17に記載の半導体装置の金属コンタク
ト形成方法。
