Claims (5)
- Au、Ag、Cu、Alの少なくとも一種以上の元素を含む低抵抗金属層と、
Niを3.0at%〜6.0at%、Bを0.1at%〜0.8at%含有するAl−Ni−B合金から形成されたAl−Ni系合金層とが積層されたことを特徴とする配線用積層膜。 - 低抵抗金属層は、比抵抗値が3μΩ・cm以下である請求項1に記載の配線用積層膜。
- 請求項1または請求項2に記載の配線用積層膜にエッチング処理を施して得られる配線回路。
- 請求項3に記載した配線回路を有する素子。
- Al−Ni系合金層の一部が、透明電極層および/または半導体層と直接接合されている請求項4に記載の素子。
