Abstract
Description
(2)成膜、アニール等の工程で、ガラス基板は数100℃に熱処理される。熱処理の際に、ガラス基板が熱収縮すると、パターンズレ等が発生し易くなる。よって、熱収縮し難いこと、特に歪点が高いこと。
(3)熱膨張係数が、ガラス基板上に成膜される部材(例えば、a−Si、p−Si)に近いこと。例えば、熱膨張係数が30×10−7〜45×10−7/℃であること。なお、熱膨張係数が40×10−7/℃以下であると、耐熱衝撃性も向上する。
(4)ガラス基板の撓みに起因する不具合を抑制するために、ヤング率(又は比ヤング率)が高いこと。
(5)泡、ブツ、脈理等の溶融欠陥を防止するために、溶融性に優れていること。
(6)失透異物の混入を避けるために、耐失透性に優れていること。

T1:参照波長3846cm−1における透過率(%)
T2:水酸基吸収波長3600cm−1付近における最小透過率(%)
Claims (13)
- ガラス組成として、モル%で、SiO2 65〜75%、Al2O3 11〜15%、B2O3 0〜5%、MgO 0〜5%、CaO 0〜10%、SrO 0〜5%、BaO 0〜6%、P2O5 0.01〜5%を含有し、モル比(MgO+CaO+SrO+BaO)/Al2O3が0.7〜1.5であることを特徴とするガラス基板。
- モル%で、{2×[SiO2]−[MgO]−[CaO]−[SrO]−[BaO]}≦133%の関係を満たすことを特徴とする請求項1に記載のガラス基板。
- ガラス組成中のLi2O+Na2O+K2Oの含有量が0.5モル%以下であることを特徴とする請求項1又は2に記載のガラス基板。
- ガラス組成中のB2O3の含有量が3.0モル%以下であることを特徴とする請求項1〜3の何れか一項に記載のガラス基板。
- ガラス組成中のFe2O3+Cr2O3の含有量が0.02モル%以下であることを特徴とする請求項1〜4の何れか一項に記載のガラス基板。
- 歪点が710℃以上であることを特徴とする請求項1〜5の何れか一項に記載のガラス基板。
- 10質量%HF水溶液に室温で30分間浸漬した時のエッチング深さが25μm以上になることを特徴とする請求項1〜6の何れか一項に記載のガラス基板。
- ヤング率が75GPa以上であることを特徴とする請求項1〜7の何れか一項に記載のガラス基板。
- 比ヤング率が30GPa/(g/cm3)以上であることを特徴とする請求項1〜8の何れか一項に記載のガラス基板。
- 液晶ディスプレイに用いることを特徴とする請求項1〜9の何れか一項に記載のガラス基板。
- OLEDディスプレイに用いることを特徴とする請求項1〜9の何れか一項に記載のガラス基板。
- ポリシリコン又は酸化物TFT駆動の高精細ディスプレイに用いることを特徴とする請求項1〜11の何れか一項に記載のガラス基板。
- ガラス組成として、モル%で、SiO2 65〜75%、Al2O3 11〜15%、B2O3 0〜5%、MgO 0〜5%、CaO 0〜10%、SrO 0〜5%、BaO 0〜6%、P2O5 0.01〜5%を含有し、モル比(MgO+CaO+SrO+BaO)/Al2O3が0.7〜1.5であり、且つβ−OH値が0.3/mm以下であるガラス基板の製造方法であって、
調合されたガラスバッチに対して加熱電極による通電加熱を行うことにより、溶融ガラスを得る溶融工程と、得られた溶融ガラスをオーバーフローダウンドロー法により板厚0.1〜0.7mmの平板形状に成形する成形工程と、を有することを特徴とするガラス基板の製造方法。
