Description
本發明是有關於一種顯示器用基板及其製造方法,特別是有關於一種液晶顯示器、有機電致發光(Electroluminescence,EL)顯示器等平板顯示器中,用於形成薄膜電晶體(Thin Film Transistor,TFT)電路的顯示器用基板及其製造方法。
眾所周知,液晶面板包括黑色矩陣、紅綠藍(Red Green Blue,RGB)、光間隔件(photo spacer)等形成圖案的彩色濾光片基板、及薄膜電晶體(TFT)、透明電極等形成圖案的TFT基板。該些基板夾著沿著外周緣部塗佈的密封材貼合,在由該些基板與密封材包圍的空間中封入有液晶材料。
對於驅動顯示器的薄膜電晶體,已知有非晶矽、低溫多晶矽、高溫多晶矽等。近年來,伴隨大型液晶顯示器、智慧型手機、平板個人電腦(personal computer,PC)等的普及,顯示器的高解像度化的需求增高。低溫多晶矽TFT雖可滿足此需求,但在所述技術中需要500℃~600℃的高溫製程。但是,先前的玻璃基板在高溫製程的前後熱收縮量變大,因此會引起薄膜電晶體的圖案偏移。藉此,為了顯示器的高解像度化,需要低熱收縮的玻璃基板。

[發明所欲解決之課題]
當提高玻璃基板的應變點時,玻璃基板的熱收縮量會變小(參照專利文獻1)。但是,目前的玻璃基板雖然應變點高,但其熱收縮量不可謂足夠小,所以未完全滿足顯示器的高精細化的需求。
本發明是鑒於所述情況而成,其技術性課題在於首創一種熱收縮量比先前小的顯示器用基板及其製造方法。
[解決課題之手段]
本發明者等進行了努力研究,結果發現藉由將基板的熱收縮限制為規定值以下可解決所述技術課題,並作為本發明而提出。即,本發明的顯示器用基板的特徵在於:自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值為10 ppm以下。如此,在高溫製程的前後,基板的熱收縮量變小,因此可抑制薄膜電晶體的圖案偏移。另外,「熱收縮值」是,首先針對板狀的試樣,平行地刻印2處直線狀的標記(marking),在相對於此標記垂直的方向上進行分割,獲得2個試驗片後,對其中一個試驗片進行規定的熱處理,將熱處理後的試驗片與未熱處理的試驗片以分割面對齊的方式排列,並利用接著帶進行固定,在此基礎上測定兩者的標記的偏移量△L,最後測定△L/L0的值,將其作為熱收縮值。此處,L0是熱處理前的試樣片的長度。
而且,本發明的顯示器用基板較佳為:自常溫以5℃/分的升溫速度升溫至600℃,在600℃下保持10小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值為10 ppm以下。
而且,本發明的顯示器用基板較佳為包含結晶化玻璃。關於應變點的測定,一般而言是藉由纖維伸長(fiber elongation)法自母玻璃製作規定直徑的纖維,但結晶化玻璃由於耐失透性低,而無法進行纖維化,所以不能進行應變點的測定。但是,本發明者等發現,雖然結晶化玻璃的應變點不明,但在高溫製程中不易熱收縮,並且發現若將結晶化玻璃用於顯示器用基板,則可有助於顯示器的高精細化。另外,結晶化玻璃主要用於烹調器用頂板(top plate)等的烹調器具。並且,此用途的結晶化玻璃透明且具有熱膨脹係數低,不易因熱衝擊而破損的性質。
而且,本發明的顯示器用基板較佳為:板厚1.1 mm換算、波長400 nm下的總光線透過率為65%以上。如此,基板的可見光透過率變高,因此用以確保顯示器的亮度的光源的輸出變小,從而可製作低耗電的顯示器。
而且,本發明的顯示器用基板較佳為:30℃~380℃的熱膨脹係數為-30×10-7
/℃~30×10-7
/℃。如此,高溫製程中熱收縮量變小,並且耐熱衝擊性亦提高。
而且,本發明的顯示器用基板較佳為:作為組成,以質量%計含有50%~70%的SiO2
、10%~30%的Al2
O3
、0%~15%的Li2
O。如此,高溫製程中熱收縮量變小,並且耐失透性提高,因此板狀成形變得容易。進而透明性亦提高。
而且,本發明的顯示器用基板較佳為用於TFT基板。
本發明的顯示器用基板的製造方法的特徵在於包括:將熔融玻璃成形為板狀後予以切斷,獲得顯示器用基板的步驟;以及將所獲得的顯示器用基板保持為800℃以上的溫度後,以200℃/小時以下的降溫速度冷卻至室溫,藉此將熱收縮值降低至10 ppm以下的步驟。此處,熱收縮值是自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮率。
在本發明的顯示器用基板中,自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值為10 ppm以下,較佳為8 ppm以下、6 ppm以下、4 ppm以下、2 ppm以下,特別是1 ppm以下。而且,自常溫以5℃/分的升溫速度升溫至600℃,在600℃下保持10小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值較佳為10 ppm以下、8 ppm以下、6 ppm以下、4 ppm以下、2 ppm以下,特別是1 ppm以下。若熱收縮值過大,則在高溫製程的前後熱收縮量變大,因此容易發生薄膜電晶體的圖案偏移。結果,變得難以製作高精細的顯示器。
作為減小熱收縮值的方法,一般而言是提高玻璃的應變點的方法,但除此以外亦有(1)進行長時間的退火處理的方法、(2)使玻璃基質中析出規定的結晶的方法。在(2)的方法中,在使規定的結晶析出時,因發生玻璃的結構緩和的方面、結晶化度變高而殘存玻璃層的比例變小的方面、殘存玻璃相的應變點變高的方面,熱收縮會被大幅降低,因此較佳。
在(2)的方法中,可藉由調整析出的結晶的種類、結晶化度(析出的結晶的比例)、結晶相的組成、玻璃相的比例、玻璃相的組成等來降低熱收縮值。在降低熱收縮值的方面,作為析出結晶的種類,較佳為β-石英固溶體、β-鋰霞石固溶體,結晶化度較佳為72%~80%,特別是73%~79%。另外,「結晶化度」可藉由粉末法並利用X射線繞射裝置(理學(rigaku)製造的RINT-2100)進行評價。具體而言,可在分別算出相當於非晶質的質量的暈的面積、與相當於結晶的質量的峰值的面積後,藉由[峰值的面積]×100/[峰值的面積+暈的面積](%)的式而求出。
本發明的顯示器用基板較佳為:作為組成,以質量%計含有50%~70%的SiO2
、10%~30%的Al2
O3
、0%~15%的Li2
O。如所述般限定各成分的含有範圍的理由如下。另外,各成分的含有範圍的說明中,%的表達是指質量%。
SiO2
是形成玻璃的骨架的成分,並且是構成結晶的成分,其含量較佳為50%~70%,更佳為60%~70%,進而佳為62%~68%。若SiO2
的含量變少,則殘存玻璃相中的SiO2
的量變少,殘存玻璃相的應變點變低,熱收縮量變大。而且,在高溫製程中,存在因玻璃相的結構變化,熱膨脹係數變化或熱膨脹係數在正的方向上變大的傾向。另一方面,若SiO2
的含量變多,則熔融性下降而變得難以獲得均質的玻璃。
Al2
O3
與SiO2
同樣地是形成玻璃的骨架的成分,並且是構成結晶的成分,其含量較佳為10%~30%,更佳為15%~25%,進而佳為20%~24%。若Al2
O3
的含量變少,則殘存玻璃相中的Al2
O3
的量變少,殘存玻璃相的應變點變低,熱收縮量變大。而且,在高溫製程中,存在因玻璃相的結構變化,熱膨脹係數變化或熱膨脹係數在正的方向上變大的傾向。另一方面,若Al2
O3
的含量變多,則熔融性下降而變得難以獲得均質的玻璃。
Li2
O是玻璃修飾成分,並且是構成結晶的成分,其含量較佳為0%~15%,更佳為1%~13%,進而佳為2%~10%,尤佳為3%~7%。若Li2
O的含量變少,則難以析出所期望的結晶(Li2
O-Al2
O3
-SiO2
系結晶)。另一方面,若Li2
O的含量變多,則殘存玻璃相中的Li2
O的量變多,殘存玻璃相的應變點變低,熱收縮量變大。而且,在高溫製程中,存在因玻璃相的結構變化,熱膨脹係數變化或熱膨脹係數在正的方向上變大的傾向。

O是使玻璃的黏性下降而提高熔融性或成形性的成分,該些成分的含量分別較佳為0%~4%,特別是0%~2%。若該些成分的含量變多,則殘存玻璃相的應變點變低,熱收縮量變大。而且,在高溫製程中,存在因玻璃相的結構變化,熱膨脹係數變化或熱膨脹係數在正的方向上變大的傾向。
MgO與ZnO是固溶於結晶的成分,該些成分的含量分別較佳為0%~2%,特別是0%~1.5%。若該些成分的含量變多,則除了β-石英固溶體或β-鋰霞石固溶體以外,尖晶石、鋅尖晶石(gahnite)等的結晶亦容易析出,從而耐熱衝擊性容易下降。
TiO2
與ZrO2
是用於使結晶析出的核形成成分,該些成分的含量分別較佳為0%~4%、0%~3.5%,特別是1%~3%,該些成分的合計量較佳為1.5%~6%。若該些成分的含量變多,則熔融時或成形時玻璃容易失透,而變得難以獲得均質的玻璃。另外,若TiO2
與ZrO2
的合計量變少,則結晶化度下降或核形成作用變得不充分,無法獲得所期望的粒徑的結晶,而β-石英固溶體或β-鋰霞石固溶體容易在低溫下轉移為β-鋰輝石固溶體。其結果,變得難以獲得透明的結晶化玻璃,並且結晶化玻璃的熱膨脹係數上升而結晶化玻璃的熱收縮量容易變大。另一方面,若TiO2
與ZrO2
的合計量變多,則熔融、成形時玻璃容易失透,從而變得難以獲得均質的玻璃。
P2
O5
是使核形成變得容易的成分,其含量較佳為0%~4%、特別是0%~3%。若P2
O5
的含量變多,則玻璃容易分相,從而變得難以獲得均質的玻璃。
BaO是使玻璃的黏性下降而提高熔融性或成形性的成分,其含量較佳為0%~2%,特別是0%~1.8%。若BaO的含量變多,則熔融時或成形時玻璃容易失透,從而變得難以獲得均質的玻璃。
為了提高熔融性或成形性,可導入合計量至5%的B2
O3
、SrO、CaO等,為了提高澄清性,亦可導入合計量至2%的SnO2
、Cl、Sb2
O3
、As2
O3
等。若該些成分的含量變多,則在高溫製程中,存在因玻璃相的結構變化,熱膨脹係數變化或熱膨脹係數在正的方向上變大的傾向。進而難以析出所期望的結晶。
Fe2
O3
是作為雜質而混入的成分,其含量較佳為0.03%以下、0.025%以下、特別是0.02%以下。若Fe2
O3
的含量變多,則著色變強,而可見光透過率容易下降。
本發明的顯示器用基板較佳為具有以下的特性。
30℃~380℃的熱膨脹係數較佳為-30×10-7
/℃~30×10-7
/℃、-25×10-7
/℃~25×10-7
/℃、-20×10-7
/℃~20×10-7
/℃、-15×10-7
/℃~15×10-7
/℃、-10×10-7
/℃~10×10-7
/℃、-8×10-7
/℃~8×10-7
/℃、-6×10-7
/℃~6×10-7
/℃、-4×10-7
/℃~4×10-7
/℃、-2×10-7
/℃~2×10-7
/℃、特別是-1×10-7
/℃~1×10-7
/℃。若熱膨脹係數成為所述範圍外,則根據室溫下基板的尺寸並考慮高溫製程下的熱膨脹來進行圖案化的定位的這一工夫增加,因此成膜設計變得困難。另外,若在玻璃基質中,作為主結晶而使具有負的熱膨脹係數的β-石英固溶體或β-鋰霞石固溶體析出,並且將結晶化度限制為73%~79%,則結晶相的負的熱膨脹係數與玻璃相的正的熱膨脹係數容易抵消,而變得容易將熱膨脹係數限制為所述範圍內。
板厚1.1 mm換算、波長400 nm下的總光線透過率較佳為65%以上、70%以上、75%以上、80%以上、85%以上。若所述總光線透過率過低,則顯示器的圖像容易變得不鮮明。進而,用於確保規定的亮度的光源的輸出變大,而顯示器的消耗電力容易變大。另外,若恰當地控制結晶化玻璃中析出結晶的粒徑、結晶相與玻璃相的折射率差、結晶的析出量,則可提高所述總光線透過率。
密度較佳為2.60 g/cm3
以下,2.58 g/cm3
以下,特別是2.56 g/cm3
以下。若密度過高,則顯示器的輕量化變得困難。
楊氏模量較佳為85 GPa以上、88 GPa以上、90 GPa以上、92 GPa以上、特別是94 GPa以上。若楊氏模量過低,則基板的撓曲量變大,因此在顯示器的製造步驟等中,基板的操作變得困難。
比楊氏模量較佳為30 GPa/g·cm-3
以上、32 GPa/g·cm-3
以上、34 GPa/g·cm-3
以上、特別是36 GPa/g·cm-3
以上。由於基板的撓曲量變大,因此在顯示器的製造步驟等中,基板的操作變得困難。另外,「比楊氏模量」是將楊氏模量除以密度而得的值。
維氏硬度較佳為550以上、600以上、特別是650以上。若維氏硬度過小,則基板容易劃傷,因此在顯示器的製造步驟等中,存在因與其他構件的接觸而劃傷基板,使顯示器的圖像變得不鮮明的可能性。另外,「維氏硬度」是指利用依據JIS Z2244-1992的方法而測定出的值。
本發明的顯示器用基板中,板厚較佳為5 mm以下、4 mm以下、3 mm以下、2 mm以下、1 mm以下、0.8 mm以下、0.7 mm以下、0.55 mm以下、0.5 mm以下,尤佳為0.4 mm以下。若板厚過厚,則顯示器的質量會變得過大。進而難以應用於既存的製造設備,而顯示器的製造成本容易高漲。
基板尺寸較佳為100 mm□以上、150 mm□以上、200 mm□以上、300 mm□以上、500 mm□以上、800 mm□以上、1000 mm□以上、1500 mm□以上、2000 mm□以上、2500 mm□以上、3000 mm□以上,尤佳為3500 mm□以上。若基板尺寸過小,則多重倒角變得困難,而顯示器的製造成本容易高漲。
表面粗糙度Ra較佳為5 nm以下、3 nm以下、2 nm以下、1 nm以下,尤佳為0.5 nm以下。若表面粗糙度Ra過大,則基板表面所成膜的膜的品質容易下降。此處,「表面粗糙度Ra」是指藉由依據國際半導體設備與材料產業協會(Semiconductor Equipment and Materials International,SEMI)D7-94「平板顯示器(Flat Panel Display,FPD)玻璃基板的表面粗糙度的測定方法」的方法進行測定而得的值。
本發明的顯示器用基板可如下製作。首先,將以成為規定的玻璃組成的方式進行調配而成的玻璃批料(batch)投入至連續熔融爐中,以1600℃~1750℃進行熔融,澄清後,供給至成形裝置而將熔融玻璃成形為板狀,之後進行切斷,藉此獲得結晶性玻璃基板。此處,成形方法可應用浮式法、壓製法、滾壓(roll out)法等各種成形方法。其中,滾壓法由於成形時失透結晶不易析出,可製作相對大面積的玻璃基板,因此較佳。
其次,將結晶性玻璃基板保持為800℃以上的溫度後,以200℃/小時以下的降溫速度冷卻至室溫,更具體而言,以600℃~800℃進行1小時~10小時的熱處理而形成結晶核後(結晶核生成階段),以800℃~950℃進行0.5小時~6小時的熱處理(結晶成長階段),使結晶析出,製成結晶化玻璃基板。如此使熱收縮值降低。另外,較佳為將自結晶成長階段的溫度至室溫為止的降溫速度設為200℃/小時以下、100℃/小時以下、50℃/小時以下、特別是30℃/小時以下。若降溫速度過快,則不會發生玻璃相的結構緩和,從而難以降低熱收縮率。
若作為主結晶而使Li2
O-Al2
O3
-SiO2
系結晶析出,則可獲得Li2
O-Al2
O3
-SiO2
系透明結晶化玻璃基板。若針對Li2
O-Al2
O3
-SiO2
系結晶性玻璃基板,在結晶成長階段以1000℃以上特別是1100℃以上的高溫進行熱處理,則β-鋰輝石固溶體結晶會作為主結晶而析出,結晶化玻璃基板會發生白色渾濁。由此,結晶成長階段的熱處理溫度較佳為1000℃以下。另外,結晶成長階段的熱處理時間較佳為例如在0.5小時~6小時之間適當調整,以使結晶充分地成長,且避免結晶粗大化。
在獲得結晶化玻璃基板後,為了提高表面平滑性,亦可進行表面研磨,為了提高端面強度,亦可進行倒角加工。
在本發明的顯示器用基板中,亦可對形成TFT側的表面形成用以防止鹼成分的擴散的膜。作為鹼成分的擴散防止膜,例如較佳為SiOx、SiN、或該些的組合,膜厚較佳為100 nm~1000 nm,尤佳為200 nm~800 nm。
[實施例1]
以下,基於實施例對本發明進行詳細的說明。但是,以下的實施例僅為例示。本發明並不受以下的實施例任何限定。
表1示出了實施例中使用的試樣的組成及特性。
如下般製作表中的各試樣。首先,以成為表中所示的玻璃組成的方式調合玻璃原料,並均勻地混合,之後,放入至鉑坩堝中,在1600℃下熔融20小時。繼而,使熔融玻璃流出至碳平台上,使用輥成形為5 mm厚的板狀,之後,使用緩冷爐以100℃/小時的降溫速度自700℃冷卻至室溫,獲得各結晶性玻璃基板。
其次,針對所獲得的結晶性玻璃基板,以785℃、8小時的熱處理使玻璃基質中生成結晶核,之後,以910℃、4小時的熱處理,自結晶核使結晶成長,進一步冷卻至室溫,獲得結晶化玻璃基板。另外,將自室溫至785℃(核形成溫度)的升溫速度設為168℃/小時,自785℃(核形成溫度)至910℃(結晶成長溫度)的升溫速度設為62℃/小時,自910℃(結晶成長溫度)至室溫的降溫速度設為29℃/小時。
針對所獲得的結晶化玻璃基板,如下測定熱收縮值。首先,針對結晶化玻璃基板,平行地刻印2處直線狀的標記,之後在相對於此標記垂直的方向上進行分割,獲得2個結晶化玻璃片。其次,針對其中一個結晶化玻璃片,自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫。繼而,將熱處理後的結晶化玻璃片與未熱處理的結晶化玻璃片以分割面對齊的方式排列,並利用接著帶進行固定,之後,測定兩者的標記的偏移量△L。最後,測定△L/L0的值,將其作為熱收縮值。另外,L0是熱處理前的玻璃片的長度。藉由同樣的方法,針對自常溫以5℃/分的升溫速度升溫至600℃,在600℃下保持10小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值亦進行了測定。
30℃~380℃的熱膨脹係數α為利用膨脹計進行測定而得的平均值。
板厚1.1 mm換算、波長400 nm下的總光線透過率是使用分光光度計而測定出的值。
密度為利用周知的阿基米德法測定出的值。
楊氏模量、剛性率、蒲松比是藉由彎曲共振法而測定出的值。比楊氏模量是將楊氏模量除以密度而得的值。
維氏硬度是藉由依據JIS Z2244-1992的方法而測定出的值。
根據表1可明確:試樣No.1~試樣No.4中,自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值為0 ppm,因此被認為有助於顯示器的高精細化。
表2示出了比較例中使用的試樣的組成及特性。
如下般製作表中的試樣。首先,以成為表中所示的玻璃組成的方式調合玻璃原料,並均勻地混合,之後,投入至連續熔融爐中,在1600℃下熔融。繼而,經過澄清、供給、攪拌等各步驟後,藉由溢流下拉(over flow down draw)法成形為板狀。對所獲得的玻璃基板,與實施例同樣地評價各特性。另外,應變點是基於美國材料實驗協會(American Society for Testing and Materials,ASTM)C336的方法而測定的值,在實施例中無法測定,但在比較例中能夠測定。
根據表2可明確:比較例的基板中,自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值為12 ppm,因此被認為難以有助於顯示器的高精細化。
[實施例2]
首先,以成為表中所示的玻璃組成的方式調合玻璃原料,並均勻地混合,之後,使用槽爐進行熔融。繼而,使用輥成形機,將熔融玻璃成形為寬度2000 mm、長度2000 mm、2 mm厚的板狀,之後使用緩冷爐冷卻至室溫,獲得各結晶性玻璃基板。
其次,針對所獲得的結晶性玻璃基板,以785℃、8小時的熱處理使玻璃基質中生成結晶核,之後,以910℃、4小時的熱處理,自結晶核使結晶成長,進一步冷卻至室溫,獲得結晶化玻璃基板。另外,將自室溫至785℃(核形成溫度)的升溫速度設為168℃/小時,自785℃(核形成溫度)至910℃(結晶成長溫度)的升溫速度設為62℃/小時,自910℃(結晶成長溫度)至室溫的降溫速度設為29℃/小時。
進而,針對所獲得的結晶化玻璃基板,研削至板厚成為0.5 mm,之後對表面進行光學研磨。
最後,針對進行了光學研磨的結晶化玻璃基板,藉由與所述同樣的方法測定熱收縮值,結果獲得與表1所示的結果相同的結果。
Claims (8)
- 一種顯示器用基板,其特徵在於,自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值為10 ppm以下。
- 如申請專利範圍第1項所述的顯示器用基板,其中,自常溫以5℃/分的升溫速度升溫至600℃,在600℃下保持10小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮值為10 ppm以下。
- 如申請專利範圍第1項或第2項所述的顯示器用基板,其包含結晶化玻璃。
- 如申請專利範圍第1項至第3項中任一項所述的顯示器用基板,其30℃~380℃的熱膨脹係數為-30×10-7 /℃~30×10-7 /℃。
- 如申請專利範圍第1項至第4項中任一項所述的顯示器用基板,其板厚1.1 mm換算、波長400 nm下的總光線透過率為65%以上。
- 如申請專利範圍第1項至第5項中任一項所述的顯示器用基板,其中作為組成,以質量%計含有50%~70%的SiO2 、10%~30%的Al2 O3 、0%~15%的Li2 O。
- 如申請專利範圍第1項至第6項中任一項所述的顯示器用基板,其用於薄膜電晶體基板。
- 一種顯示器用基板的製造方法,其特徵在於包括:將熔融玻璃成形為板狀後予以切斷,獲得顯示器用基板的步驟;以及將所獲得的顯示器用基板保持為800℃以上的溫度後,以200℃/小時以下的降溫速度冷卻至室溫,藉此將熱收縮值降低至10 ppm以下的步驟;此處,熱收縮值是指自常溫以5℃/分的升溫速度升溫至500℃,在500℃下保持1小時後,以5℃/分的降溫速度冷卻至常溫時的熱收縮率。
