Claims (7)
- Siターゲット及び該Siターゲットに接合されたバッキングプレートを有するスパッターターゲットアセンブリであって、該Siターゲットが、滑らかな鏡面表面を有し、そして1.50nm(15.0オングストローム)未満の表面粗さを有することを特徴とするスパッターターゲットアセンブリ。
- バッキングプレートが、Mo又はMo/Cu複合材料又はAl/Ti複合材料を含むことを特徴とする請求項1に記載のスパッターターゲットアセンブリ。
- 表面粗さが約1.35nm(約13.5オングストローム)であり、約0.15nm(約1.5オングストローム)の標準偏差を有することを特徴とする請求項1に記載のスパッターターゲットアセンブリ。
- 基板上に該Siターゲットをスパッター被覆することにより作られたSi膜と組み合わされ、該基板が8時間以下のターゲット焼き付け後に50以下の粒子数を有するSiを含むことを特徴とする請求項1に記載のスパッターターゲットアセンブリ。
- シリコンターゲット/バッキングプレートアセンブリを製造する方法であって、該方法が、Siブランクを準備するステップ、及び、該ターゲット上に鏡面表面を備え、そして該表面上に1.50nm(15.0オングストローム)以下の表面粗さを備えるように、該ブランクから擦り傷を除去するステップを有し、該方法がさらに、第1及び第2の洗浄ステップを有し、該第1の洗浄ステップが該擦り傷除去ステップの前に実施され、該第2の洗浄ステップが該擦り傷除去ステップの後に実施されることを特徴とする方法。
- 第1又は第2の洗浄ステップのいずれかが、ポリマーを有する液体洗浄溶液をブランク表面に接触させることを含むことを特徴とする請求項5に記載の方法。
- ポリマーが、ポリアクリル酸、ポリアクリルアミド、及びヒドロキシエチル・セルロースから選択されることを特徴とする請求項6に記載の方法。
