Abstract
【解決手段】トランジスタのチャネル形成領域となる酸化物半導体膜を、200℃を超える温度のスパッタリング法で形成することにより、昇温脱離分析において、前記酸化物半導体膜から脱離する水分子の数を0.5個/nm3以下とすることができる。酸化物半導体を用いたトランジスタにとって電気的特性の変動要因となる水素、水、水酸基または水素化物などの水素原子を含む物質が、酸化物半導体膜へ混入するのを防止することにより、酸化物半導体膜を高純度化および電気的にi型(真性)化することができる。

Description
本実施の形態では、半導体装置および半導体装置の作製方法の一形態を、図1乃至図4を用いて説明する。
図1には、開示する発明の一態様に係る半導体装置の例として、トランジスタ110の平面図および断面図を示す。ここで、図1(A)は平面図であり、図1(B)および図1(C)はそれぞれ、図1(A)におけるA−B断面およびC−D断面に係る断面図である。なお、図1(A)では、煩雑になることを避けるため、トランジスタ110の構成要素の一部(例えばゲート絶縁膜212など)を省略している。
以下、図3および図4を用いて、トランジスタの作製工程の例について説明する。
図3(A)乃至図3(E)を用いて、図1に示すトランジスタ110の作製工程の一例について説明する。
次に、図2(A)に示すトランジスタ120の作製工程の一例について説明する。
次に、図4(A)乃至図4(D)を用いて、図2(B)に示すトランジスタ310および図2(C)に示すトランジスタ320の作製工程の一例について説明する。
次に、図2(D)に示すトランジスタ330の作製工程について説明する。
実施の形態1で例示したトランジスタを用いて表示機能を有する半導体装置(表示装置ともいう)を作製することができる。また、トランジスタを含む駆動回路の一部または全体を、画素部と同じ基板上に一体形成し、システムオンパネルを形成することができる。
本明細書に開示する半導体装置は、さまざまな電子機器(遊技機も含む)に適用することができる。電子機器としては、例えば、テレビジョン装置(テレビ、またはテレビジョン受信機ともいう)、コンピュータ用などのモニタ、デジタルカメラ、デジタルビデオカメラ等のカメラ、デジタルフォトフレーム、携帯電話機(携帯電話、携帯電話装置ともいう)、携帯型ゲーム機、携帯情報端末、音響再生装置、パチンコ機などの大型ゲーム機などが挙げられる。上記実施の形態で説明した半導体装置を具備する電子機器の例について説明する。

Claims (8)
- トランジスタのチャネル形成領域に酸化物半導体膜が用いられ、
前記酸化物半導体膜は、昇温脱離分析において、水分子の脱離が0.5個/nm3以下である半導体装置。 - トランジスタのチャネル形成領域に酸化物半導体膜が用いられ、
前記酸化物半導体膜は、昇温脱離分析において、水分子の脱離が0.1個/nm3以下である半導体装置。 - 前記酸化物半導体膜は、In、Ga、Znの少なくとも一を含む請求項1または2に記載の半導体装置。
- トランジスタのチャネル形成領域となる酸化物半導体膜を、200℃を超える温度のスパッタリング法で形成することにより、昇温脱離分析において、前記酸化物半導体膜から脱離する水分子の数を0.5個/nm3以下とする半導体装置の作製方法。
- トランジスタのチャネル形成領域となる酸化物半導体膜を、300℃を超える温度のスパッタリング法で形成することにより、昇温脱離分析において、前記酸化物半導体膜から脱離する水分子の数を0.1個/nm3以下とする半導体装置の作製方法。
- 前記酸化物半導体膜は、In、Ga、Znの少なくとも一を含む請求項4または5に記載の半導体装置の作製方法。
- 前記酸化物半導体膜の形成雰囲気は、希ガス雰囲気、酸素雰囲気、または希ガスと酸素の混合雰囲気である、請求項4乃至請求項6のいずれか一に記載の半導体装置の作製方法。
- 前記トランジスタは、ガラス基板上に形成される、請求項4乃至7のいずれか一に記載の半導体装置の作製方法。
