Abstract
【解決手段】粘着シートは、基材と、基材の表面上に形成されたエネルギー線硬化型粘着剤層とを含む。エネルギー線硬化型粘着剤層は、エネルギー線硬化型アクリル共重合体と、エネルギー線硬化型ウレタンアクリレートとを含む。エネルギー線硬化型ウレタンアクリレートは、IPDI、TMDI、TMXDI等のイソシアナートを用いて生成されており、エネルギー線硬化型アクリル共重合体に対する相溶性に優れている。このため、粘着シートは、ウエハの研削工程における研削水の浸入や、ウエハからの剥離工程における粘着剤残渣の発生等を確実に防止することができる。

Description
この粘着シートの剥離シートを除去し、JIS K7105に基づきエネルギー線硬化型粘着剤面よりヘイズを測定した。
目視:エネルギー線硬化型粘着剤層を粘着シートの外観から目視観察した。
◎:エネルギー線硬化型粘着剤層に分離、懸濁(白濁)が全く観察されなかった。
○:エネルギー線硬化型粘着剤層に懸濁がわずかに観察された。
×:エネルギー線硬化型粘着剤層に明瞭な懸濁または分離が観察された。
この試料の25℃における貯蔵弾性率およびtanδを、粘弾性測定装置(REOMETRIC社製、DYNAMIC ANALYZER RDAII)を用いて測定した。
また、粘着シートをシリコンウエハの鏡面に貼付してから23℃、65%RHの雰囲気に20分間放置した後、粘着シートの基材側より、紫外線照射装置(リンテック社製、RAD−2000)を用いて、エネルギー線として紫外線の照射(照射条件:照度350mW/cm2、光量200mJ/cm2)を行った。紫外線照射後の粘着シートにつき、上記と同様にして粘着力を測定し、エネルギー線硬化後の粘着力とした。
Claims (6)
- 基材の表面上に形成されたエネルギー線硬化型粘着剤層が、ジアルキル(メタ)アクリルアミドを共重合してなり、かつ側鎖に不飽和基を有するエネルギー線硬化型アクリル共重合体と、エネルギー線硬化型ウレタンアクリレートとを含み、
前記エネルギー線硬化型ウレタンアクリレートが、
イソホロンジイソシアナートとトリメチルヘキサメチレンジイソシアナートとテトラメチルキシレンジイソシアナートとの少なくともいずれかを含むイソシアナートブロックと、(メタ)アクリロイル基を有する化合物であることを特徴とする粘着シート。 - 前記エネルギー線硬化型ウレタンアクリレートが、ポリオールブロックをさらに有する化合物であることを特徴とする請求項1に記載の粘着シート。
- 前記ポリオールブロックを形成するためのポリオールが、ポリプロピレングリコールを含むことを特徴とする請求項2に記載の粘着シート。
- 前記エネルギー線硬化型ウレタンアクリレートが、数平均分子量が20,000以下の化合物であることを特徴とする請求項1〜3のいずれかに記載の粘着シート。
- 前記エネルギー線硬化型粘着剤層が、前記ジアルキル(メタ)アクリルアミドを含むアクリル系共重合体の官能基100当量に対して、前記官能基に反応する置換基を20〜100当量有する不飽和基含有化合物を反応させることにより得られた前記エネルギー線硬化型アクリル共重合体と、前記エネルギー線硬化型アクリル共重合体100重量部に対し1〜200重量部の前記エネルギー線硬化型ウレタンアクリレートとを混合して生成されることを特徴とする請求項1〜4のいずれかに記載の粘着シート。
- エネルギー線硬化前の状態における前記エネルギー線硬化型粘着剤層の貯蔵弾性率が、25℃において0.15MPa以下であり、tanδの値が25℃において0.4以上であることを特徴とする請求項1〜5のいずれかに記載の粘着シート。
