Description
- Die Erfindung betrifft eine Gold-Elektrolyt-Kombination zur stromlosen Goldabscheidung und die Verwendung dieser Kombination.
- Die Verwendung stromloser Metallisierungsbäder für die Herstellung von Goldschichten ist allgemein bekannt (Goldie, Gold als Oberfläche, technisches und dekoratives Vergolden, Eugen G. Leuze Verlag, Saulgau, 1983, S. 91 ff.). Außenstromlose Goldbäder, enthaltend das Anion Disulfitoaurat-(I), sind aus den Schriften DD-PS 150 762, DD-PS 240 915 oder DD-PS 244 768 bekannt. Des weiteren sind außenstromlose Goldbäder, enthaltend Kaliumdicyanoaurat-(I), in den Schriften DD-PS 273 651 oder US-PS 3,506,462 beschrieben. Schwierigkeiten bei der Vergoldung ergeben sich bei der Abscheidung auf Nickeloberflächen. Entweder findet keine Abscheidung auf Nickel- oder Nickellegierungsoberflächen statt (US-PS 1,322,203), oder die Schichten werden zementativ abgeschieden (US-PS 3,123,484), wobei nur dünne Goldschichten abgeschieden werden können (DD-PS 265 915). Eine Zementation des Goldes hat außerdem den Nachteil, daß die Haftfestigkeit der Goldschichten bei längeren Behandlungszeiten schlechter wird.
- Zum Chip- bzw. Drahtbonden werden Goldschichten von 0,2 - 3,0 »m benötigt. Die dafür angegebenen Elektrolyte mit hoher Abscheidungsgeschwindigkeit sind jedoch nur begrenzt stabil (Rich, D.W., Proc. Am. Electroplat. Soc. 1971, S. 58 und US-PS 4,169,171). Häufig werden für selektive Beschichtungsaufgaben alkalisch lösliche Fotoresiste oder -lacke zur Abdekkung nicht zu beschichtender Flächen eingesetzt. Es können daher keine im alkalischen Bereich, insbesondere pH > 9, arbeitende Gold-Elektrolyte benutzt werden (Dettke, Stromlose Beschichtung, Eugen G. Leuze Verlag, 1988, S. 74 - 78).
- Ebenso wird in der DD-PS 263 307 ein stromloses Goldbad mit hoher Abscheidungsgeschwindigkeit beschrieben. Nachteil dieses Bades ist jedoch, daß ein gleichzeitiger zementativer Abscheidungsprozeß stattfindet.
- Der vorliegenden Erfindung liegt von daher die Aufgabe zugrunde, eine stabile Abscheidung von haftfesten, bondbaren Goldschichten mit Schichtdicken > 0,2 »m innerhalb kurzer Abscheidungszeiten zu erreichen.
- Erfindungsgemäß wird diese Aufgabe durch eine Gold-Elektrolyt-Kombination gelöst, bestehend aus
- einem wäßrigen Gold-Vorbad-Elektrolyten, enthaltend das Anion Disulfitoaurat-(I), [Au(SO₃)₂]³⁻, als Goldsalz, ein Alkalisulfit und/oder Ammoniumsulfit SO₃²⁻als Stabilisator, einen Komplexbildner und ein Reduktionsmittel, und
- einem wäßrigen Gold-Hauptbad-Elektrolyten, enthaltend das Anion Dicyanoaurat-(I), [Au(CN)₂]⁻, als Goldsalz, Thioharnstoff oder dessen Derivate als Stabilisatoren und Kobalt-(II)-Salze, gegebenenfalls einen Komplexbildner und gegebenenfalls ein Nickel-(II)-Salz.
- Der Gold-Vorbad-Elektrolyt kann Disulfitoaurat-(I) in Form seiner Ammonium- oder Alkalisalze enthalten. Als Reduktionsmittel des Gold-Vorbad-Elektrolyten eigenen sich beispielsweise Aldehyd und Aldehyd-Sulfit-Addukte. Besonders geeignet ist Formaldehyd (Methanal) und das Addukt Formaldehyd/Natriumsulfit (Rongalit, Warenzeichen der BASF, Ludwigshafen, DE).
- Dem Vorbad kann gegebenenfalls ein Komplexbildner, beispielsweise Ethylendiamin, zugesetzt werden.
- Das im Hauptbad verwendete Goldanion, Dicyanoaurat- (I), kann ebenfalls in Form seiner Ammonium- oder Alkalisalze eingesetzt werden. Dem Hauptbad werden als Stabilisatoren Thioharnstoff oder dessen Derivate zugesetzt; beispielsweise Thiosemicarbazid.
- Als wesentlicher Bestandteil des Hauptbades werden dem Elektrolyten Kobalt-(II)-Salze zugesetzt, beispielsweise Kobalt-(II)-halogenide, Kobalt-(II)-sulfat, Kobalt-(II)-nitrat, Kobalt-(II)-formiat oder Kobalt-(II)-acetat.
- Gegebenenfalls kann dem Hauptbad ein Nickelsalz, beispielsweise ein Nickelhalogenid, mit besonderem Vorteil Nickel-(II)-chlorid, zur Erhöhung der Abscheidungsgeschwindigkeit zugesetzt werden.
- Zur Beschichtung von Nickel- oder Nickellegierungsoberflächen kann es notwendig sein, zusätzlich eine Dekapierlösung zu verwenden. Diese Dekapierlösung besteht aus einer Hydroxycarbonsäure, beispielsweise Weinsäure oder Citronensäure, oder deren Salzen und Ammoniumchlorid.
- Die Erfindung betrifft weiter die Verwendung der Gold-Elektrolyt-Kombination zur stromlosen Goldabscheidung zusammen mit einer Dekapierlösung und einer Starterlösung.
- Die Dekapierlösung ist anzuwenden, wenn die vorhandene Nikkel- oder Nickellegierungsoberfläche bei der Goldbeschichtung eine hohe Zementation aufweist, und eine zusätzliche Auflösung der Nickelschicht durch die saure Elektrolytlösung auftritt. Lösungen aus Alkali- oder Ammoniumcarbonsäuren, beispielsweise Natriumcitrat mit Ammoniumchlorid bei pH 6 - 8, passivieren Nickel- oder Nickellegierungsoberflächen und Nickelschichtoberflächen. Die Zementationsrate wird dadurch vermindert.
- Ein im Neutralbereich bis maximal pH 8 arbeitender Gold-Vorbad-Elektrolyt, der ebenfalls eine Alkali- oder Ammoniumcarbonsäure und Ammoniumchlorid enthält, gewährleistet eine haftfeste Abscheidung von Goldschichten. Eine zusätzliche Auflösung der passiven Nickelschichten (beispielsweise selektiv unter den Goldschichten) tritt nicht auf. Die dichte aus dem Gold-Vorbad-Elektrolyten abgeschiedene Schicht schützt die Nickeloberfläche vor der selektiven Auflösung im sauren Gold-Hauptbad-Elektrolyten. Der saure Gold-Hauptbad-Elektrolyt wird durch die Verwendung von Thioharnstoff oder dessen Derivaten zusätzlich stabilisiert, wobei bei gleichbleibender Stabilität durch eine angepaßte Konzentration von Nickelionen (Nickelchlorid) im Elektrolyten eine Beschleunigung der katalytischen Reduktionsreaktion und damit eine Abscheidungsrate von 2 »m/h erzielt wird.
- Durch eine Starterlösung im Falle der Vergoldung von Goldoberflächen und/oder vergoldeten Oberflächen kann die Startreaktion der Abscheidung der aus dem Gold-Hauptbad-Elektrolyten abgeschiedenen Goldschicht beschleunigt werden. Die Starterlösung enthält Schwermetallionen, z.B. Ni²⁺-Ionen im sauren Milieu, die an der Goldoberfläche adsorbiert werden und das Oberflächenpotential verändern.
- Der Erfindungsgegenstand eignet sich besonders gut zur Abscheidung von Goldschichten auf leitend gemachten Keramik-Chip-Carrier-Gehäusen. Dabei werden diese mit chemisch-reduktiven Nickel-Phosphor-Schichten und Gold (Schichtdicke: 2 - 3 »m) als äußeres Kontaktschichtsystem metallisiert.
- Die Nickel-Phosphor-Schicht wurde zunächst mit folgender Dekapierlösung 30 Sekunden lang bei Zimmertemperatur behandelt:
10 g Natriumcitrat/Liter
15 g Ammoniumchlorid/Liter. - Anschließend erfolgte die Vergoldung mit der erfindungsgemäßen Kombination.
a) Gold-Vorbad-Elektrolyt: 30 Minuten Behandlungszeit, 60 °CGold als Na₃[Au(SO₃)₂] 0,6 g/l Methanal 0,1 g/l Natriumcitrat 10,0 g/l Na₂SO₃ 5,0 g/l Ethylendiamin 0,84 g/l NH₄Cl 15,0 g/l
b) Gold-Hauptbad-Elektrolyt: 90 Minuten Behandlungszeit, 82 - 84 °CK[Au(CN)₂] 5,0 g/l Thioharnstoff 24,8 g/l CoCl₂. 6 H₂O 20,0 g/l NiCl₂. 6 H₂O 10,0 g/l Ammoniumdihydrogencitrat 20,0 g/l - Beim Anlegieren des Chips auf der Chipbondfläche wurde ein eutektisches Umfließen > 75 % erreicht. Die Abreißfestigkeit des Chips lag über 20 N. Beim Ultraschall-Drahtbonden wurden hohe Festigkeiten der Anschlußdrähte erzielt (Pull-Test 9,2 ± 1,1 cN).
- Eine teilweise mit alkalisch löslichem Festresist Riston 3615 (Warenzeichen der Firma Dupont, USA) abgedeckte Miniaturleiterplatte sollte selektiv auf vorhandenen, chemisch-reduktiv vernickelten Kupfer-Kontaktschichtstrukturen vergoldet werden. Dekapierlösung wie Beispiel 1. Anschließend erfolgte die Vergoldung mit folgender erfindungsgemäßer Kombination:
a) Gold-Vorbad-Elektrolyt: 15 Minuten Behandlungszeit, 60 °C, Einstellung auf pH 5,1 mit CitronensäureGold als (NH₄)₃[Au(SO₃)₂] 1,0 g/l Methanal 0,15 g/l Natriumcitrat 15,0 g/l Na₂SO₃ 7,0 g/l Ethylendiamin 0,84 g/l NH₄Cl 10,0 g/l
b) Gold-Hauptbad-Elektrolyt: 30 Minuten Behandlungszeit, 82 - 84 °CK[Au(CN)₂] 4,0 g/l Thioharnstoff 20,0 g/l CoCl₂.6 H₂O 20,0 g/l NiCl₂.6 H₂O 15,0 g/l Ammoniumdihydrogencitrat 15,0 g/l - Die Haftfestigkeit des NixPy-Au-Schichtsystems betrug, mit dem Stirnabzugstest gemessen, 1300 N/cm². Mit dem Thermosonic-Verfahren gebondete Au-Drähte (Durchmesser 20 »m) zeigten Abreißfestigkeiten von 9,1 ± 1,3 cN (Pull-Test). Die Au-Schichten waren reflowlötbar (kontrolliert mit dem Leiterplattenbiegetest).
- Eine Streifenleitungsschaltung auf Al₂O₃-Keramik sollte mit dem Schichtsystem NixPy-galvanisch Cu - NixPyAu aufgebaut werden. Mit lift-off-Technik wurde zunächst die Leiterbahnstruktur einschließlich galvanischem Kupfer hergestellt. Nach dem Entfernen des Fotolackes wurde das Schichtsystem NixPy-galvanisch Kupfer mit NixPy aus einem alkalischen Elektrolyten beschichtet und mit der erfindungsgemäßen Kombination folgendermaßen vergoldet:
a) Gold-Vorbad-Elektrolyt: 30 Minuten Behandlungszeit, 60 °C analog Beispiel 2, jedoch mitGold als (NH₄)₃[Au(SO₃)₂] 1,2 g/l Ammoniumdihydrogencitrat 20,0 g/l (anstelle Natriumcitrat)
b) Starterlösung für Gold: 4 Minuten Behandlungszeit, 82 - 84 °CNiCl₂. 6 H₂O 15,0 g/l CoCl₂. 6 H₂O 20,0 g/l gelöst in 15%iger Salzsäure
c) Gold-Hauptbad-Elektrolyt: 30 Minuten Behandlungszeit, 82 - 84 °CK[Au(CN)₂] 7,0 g/l Thioharnstoff 25,0 g/l CoCl₂. 6 H₂O 15,0 g/l NiCl₂. 6 H₂O 15,0 g/l Ammoniumdihydrogencitrat 20,0 g/l - Die Haftfestigkeit des Schichtsystems betrug 1800 +/- 100 N/cm² (Stirnabzugstest).
- Durch Lasermetallisierung wurde eine NixPy-Struktur aus einem alkalischen Elektrolyten auf Al₂O₃-Keramik hergestellt. Zur Herstellung von Drahtbondinseln sollte diese Struktur vergoldet werden.
- Eine spezielle Dekapierlösung wurde nicht verwendet.
- Anschließend erfolgte die Vergoldung mit der erfindungsgemäßen Kombination.

b) Gold-Hauptbad-Elektrolyt: 30 Minuten Behandlungszeit, 82 - 84 °C, Einstellung auf pH 5 mit NH₄OH,K[Au(CN)₂] 5,0 g/l Thioharnstoff 24,8 g/l CoCl₂.6 H₂O 20,0 g/l NiCl₂.6 H₂O 10,0 g/l Ammoniumdihydrogencitrat 20,0 g/l - Der IC-Chip wurde durch Kleben befestigt.
- Das Ultraschallbonden des NixPy-Au-Schichtsystems mit 25 »m dicken AlSi-Drähten ergab Haftfestigkeiten von 7,5 +/- 0,6 cN (Pull-Test).
Claims (8)
- Gold-Elektrolyt-Kombination zur stromlosen Goldabscheidung, bestehend- aus einem wäßrigen Gold-Vorbad-Elektrolyten, enthaltend Disulfitoaurat-(I), [Au(SO₃)₂]³⁻, ein Alkalisulfit oder Ammoniumsulfit als Stabilisator, ein Reduktionsmittel und einen Komplexbildner, und- aus einem wäßrigen Gold-Hauptbad-Elektrolyten, enthaltend Dicyanoaurat-(I), [Au(CN)₂]⁻, Kobalt(II)-salze und Thioharnstoff.
- Kombination nach Anspruch 1, dadurch gekennzeichnet, daß der Gold-Hauptbad-Elektrolyt zusätzlich Nickel (II)-Salze enthält.
- Kombination nach den Ansprüchen 1 oder 2, dadurch gekennzeichnet, daß der Gold-Vorbad-Elektrolyt 0,3 - 2,0 g Gold als Na₃[Au(SO₃)₂], 3 - 15 g Na₂SO₃, 0,05 - 1,0 g Ethylendiamin, 0,1 - 0,5 g Methanal, 10 - 25 g NH₄Cl und 5 - 25 g eines Salzes einer Hydroxycarbonsäure pro Liter Gold-Vorbad-Elektrolyt enthält.
- Kombination nach einem der Ansprüche 1 - 3, dadurch gekennzeichnet, daß der Gold-Hauptbad-Elektrolyt 3 - 10 g K[Au(CN)₂], 5 - 25 g Thioharnstoff, 10 - 30 g CoCl₂.6 H₂O, 5 - 15 g NiCl₂.6 H₂O und 10 - 30 g eines Ammoniumsalzes einer Hydroxycarbonsäure pro Liter Gold-Hauptbad-Elektrolyt enthält.
- Verwendung der Kombination nach den Ansprüchen 1 - 4 zur stromlosen Goldabscheidung auf mit einer Dekapierlösung, enthaltend Hydroxycarbonsäuren oder deren Salze und NH₄Cl, vorbehandelten Ni- oder Ni-Legierungsoberflächen.
- Verwendung nach Anspruch 5, dadurch gekennzeichnet, daß die Dekapierlösung 1 - 10 g einer Hydroxycarbonsäure oder deren Salze und 5 - 25 g NH₄Cl pro Liter Dekapierlösung enthält.
- Verwendung der Kombination nach den Ansprüchen 1 - 4 bzw. Verwendung nach den Ansprüchen 5 oder 6, dadurch gekennzeichnet, daß eine saure Ni(II)- und/oder Co(II)-Ionen enthaltende Starterlösung zur Behandlung der Oberflächen zwischen den Behandlungschritten zur Goldabscheidung eingesetzt wird.
- Verwendung nach Anspruch 7, dadurch gekennzeichnet, daß die Starterlösung auf 60 - 90 °C erhitzt wird und 10 - 30 g NiCl₂.6 H₂O und 5 - 20 g CoCl₂.6 H₂O pro Liter Starterlösung enthält.
