Description

接続構造体の製造方法、及び接続構造体、並びにフィルム構造体、及びフィルム構造体の製造方法
 本技術は、電子部品を接続させた接続構造体の製造方法、及び接続構造体、並びにフィルム構造体、及びフィルム構造体の製造方法に関する。本出願は、日本国において2019年3月8日に出願された日本特許出願番号特願2019-043203、及び2019年5月29日に出願された日本特許出願番号特願2019-100787を基礎として優先権を主張するものであり、この出願は参照されることにより、本出願に援用される。
 従来、種々の電子部品などを接続するための接続フィルムとして、ACF(Anisotropic Conductive Film)、NCF(Non Conductive Film)などが知られており、接続フィルムを用いてカメラモジュールなどを実装することが行われている(例えば、特許文献1参照)。

 近年、実装面の中心部に凹部を有する電子部品が知られている。例えばカメラモジュールでは、イメージセンサを収容するために例えばセラミック基板の中央部が中抜きされ、実装面の中心部に凹部を有し、実装面の周縁部に端子列を形成したものがある。また、実装面に複数の端子列を有する電子部品、実装面が複数の凸部からなり、凸部に端子列を有する電子部品も凹部を有するものに類すると考えられる。
 このような実装面に複数の端子列を有する電子部品は、接続フィルムを用いて実装する場合、実装設備の大幅な改良が必要となる。例えば、実装面の複数の端子列のそれぞれに接続フィルムを貼付する場合、複数回の接続フィルムの貼付が必要になる。また、実装面の中心部に凹部を有する電子部品実装面全面に接続フィルムを貼り付けて実装する場合、凹部にガスが充満して接続の信頼性が低下することが懸念される。
 本技術は、このような従来の実情に鑑みて提案されたものであり、既存の設備を用いて、実装面に複数の端子列を有する電子部品を実装することができる接続構造体の製造方法、及び接続構造体、並びにフィルム構造体、及びフィルム構造体の製造方法を提供する。
 本技術に係る接続構造体の製造方法は、テープ状の基材と、前記基材上に形成された接続フィルムとを備えるフィルム構造体から前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有する接続フィルムを、複数の端子列を有する第1の電子部品又は第2の電子部品に貼付する貼付工程と、前記接続フィルムを介して、前記第1の電子部品の端子と前記第2の電子部品の端子とを接続させる接続工程とを有し、前記フィルム構造体が、前記単位領域において前記複数の端子列の対応箇所以外に、前記接続フィルムが貼付されない非貼付部を有する。
 本技術に係る接続構造体は、複数の端子列を有する第1の電子部品と、第2の電子部品と、前記第1の電子部品と前記第2の電子部品との間に、平面視において所定長さ及び所定幅の単位領域において前記複数の端子列の対応箇所以外に、空隙部を有する接続フィルムが硬化した硬化膜とを備え、前記第1の電子部品の端子と前記第2の電子部品の端子とが接続されてなる。
 本技術に係るフィルム構造体は、テープ状の基材と、前記基材上に形成された接続フィルムとを備え、平面視において前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有し、前記単位領域の周縁部から前記単位領域の中心部の方向に非貼付部を有する。
 本技術に係るフィルム構造体の製造方法は、テープ状の基材と、前記基材上に形成された接続フィルムとを備えるフィルム原反を加工する加工工程を有し、前記加工工程では、平面視において前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有し、前記単位領域の周縁部から前記単位領域の中心部の方向に非貼付部を有するフィルム構造体を形成する。
 本技術によれば、接続フィルムが、単位領域において複数の端子列の対応箇所以外に、接続フィルムが貼付されない非貼付部を有することにより、既存の実装設備を用いて、実装面に複数の端子列を有する電子部品を実装することができる。

 <1.接続構造体の製造方法>
 本実施の形態に係る接続構造体の製造方法は、テープ状の基材と、基材上に形成された接続フィルムとを備えるフィルム構造体から基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有する接続フィルムを、複数の端子列を有する第1の電子部品又は第2の電子部品に貼付する貼付工程と、接続フィルムを介して、第1の電子部品の端子と第2の電子部品の端子とを接続させる接続工程とを有し、フィルム構造体が、単位領域において前記複数の端子列の対応箇所以外に、接続フィルムが貼付されない非貼付部を有する。これにより、既存の実装設備を用いて、実装面に複数の端子列を有する電子部品を実装することができる。また、貼付工程では、複数の端子列に対応して接続フィルムを複数回貼付することなく、一括して接続フィルムを貼付することができる。
 ここで、「単位領域」とは、基材の長さ方向に所定長さを有し、例えば矩形状の領域を示す。また、「非貼付部」とは、単位領域において、接続フィルムが電子部品に貼付されない領域を示し、例えば、接続フィルムが存在しない空隙、カット加工により貼付されない接続フィルムなどが挙げられる。
 第1の電子部品としては、実装面が複数の凸部からなり、凸部に端子列を有するもの、フラットな実装面に複数の端子列を有するもの、実装面の中心部に凹部を有し、実装面の周縁部に端子列を形成したものなどが挙げられる。実装面の中心部に凹部を有する第1の電子部品は、例えば矩形状の実装面を有し、実装面が、凹部の周縁の対向する2辺、隣接する2辺(L字型)、又は凹部の周縁の3辺(コの字型、Uの字型、Cの字型)に端子列を有するものがある。また、端子列は、周縁の全周にあってもよい。これら凹部の周縁および端子列は、平行や垂直のみで構成されていてもよいが、これに限定されるものではなく、対象物によって適宜調整されるものである。従って、接続フィルムの単位領域の形状も、それに応じて適宜調整されるものである。
 また、実装面の外形は、矩形状だけでなく、例えば曲線を有した形状、円形状、多角形状などであってもよい。また、実装面の外形は、上述のように辺から構成されていてもよく、内部が取り除かれた(抜き取られた)形状であってもよい。また、実装面を有する実装部品の形状も、実装面と同様の形状になってもよく、そうでなくともよい。これは、第1の電子部品および第2の電子部品のいずれか一方でもよく、両方でもよい(図示せず)。
 第1の電子部品が、実装面の中心部に凹部を有する場合、フィルム構造体は、単位領域の周縁部から単位領域の中心部の方向に非貼付部を有することが好ましい。これにより、凹部にガスが充満して接続の信頼性が低下することを防ぐことができる。
 フィルム構造体の単位領域が、矩形である場合、非貼付部が、単位領域の少なくとも1辺の中央部から単位領域の中心部の方向に形成されてなることが好ましい。これにより、凹部の周縁の3辺(コの字型)に端子列が形成された実装面を有する第1の電子部品を実装することができる。
 また、フィルム構造体の単位領域が、矩形である場合、非貼付部が、単位領域において、基材の幅方向の中央部から基材の長さ方向に形成されてなることが好ましい。これにより、凹部の周縁の対向する2辺に端子列が形成された実装面を有する第1の電子部品を実装することができる。
 また、フィルム構造体の単位領域において、接続フィルムを直線的に加工して例えば六角形、八角形、十二角形などの多角形形状、コの字型形状、又は曲線からなるUの字型形状、Cの字型、円筒形の貼付部としてもよい。また、接続フィルムの貼付部は、直線と曲線が混在した形状でもよい。多角形形状は、正多角形であってもよい。また、これらの形状の角部を面取りしてもよい。また、接続フィルムの貼付部は、一部を欠損させる形状としてもよい。例えば矩形の角部を欠損させ、接続フィルムの貼付部を十字型かそれに類似した形状としてもよい。例えば、フィルム構造体の単位領域が、矩形である場合、矩形状の接続フィルムの角部を直線で面取り加工して非貼付部とし、貼付部を八角形としてもよい。正方形もしくは長方形の接続フィルムの各角部を直線的に面取り加工することで八角形とすることもでき、正方形もしくは長方形の接続フィルムの角部を欠損させることで十字型とすることもできる。これにより、接続フィルムの形状を八角形や十字型にした実装をすることができる。なお、面取り加工や欠損加工は、直線に限定されず、曲線であってもよく、直線と曲線が混在した形状でもよい。八角形や十字型の接続フィルムは、一例であり、一部のみ面取り加工や欠損加工をしたものでもよい。また、接続フィルムは、面内の一部を取り除いた(抜き取られた)形状でもよい。また、接続フィルムの形状は、上記同様に直線に限定されず、曲線であっても、直線と曲線が混在した形状でもよい。この場合、フィルム構造体として、接続フィルムのみが取り除かれていてもよく、接続フィルムと基材が取り除かれていてもよい。これにより、接続フィルムを用いて接続する際、実装面の特に角部において樹脂のはみ出しが実装部品の側面を大きく占めるように到達することを防止できる。また、他の部品と併せて組み立てする場合、他の部品との不要な樹脂の接触が回避されやすくなることで、汚染防止に寄与する。特に精密で小型であるほどに、面取り加工や欠損加工(抜き取り加工)した形状であることが好ましい。
 フィルム構造体は、単位領域において、貼付部の少なくとも一部が、第1の電子部品又は第2の電子部品の実装面の形状と同じ形状であることが好ましい。すなわち、接続フィルムの貼付部は、実装面の形状に合わせて、例えば、矩形状、曲線を有した形状、円形状、多角形状などであってもよく、これらの形状の一部が欠けたコの字型形状、Uの字型形状、Cの字型などであってもよい。また、接続フィルムの貼付部は、面内の一部を取り除いた、中抜きされた形状であってもよい。接続フィルムの貼付部の形状を実装面の外形に合わせることにより、接続フィルムの一部が実装面から過度にはみ出すのを防ぐことができるため、実装する電子部品の取り扱いを容易にして作業性を向上させ、前後の工程に支障を来たすのを防ぎ、引いては、全体的な製造コストを低下させることができる。一例を挙げれば、接続において、基板へ接続フィルムを貼り合わせる工程(仮貼り)において、基板と接続フィルムの外形が近しいため、作業性が高くなる効果が期待できる。
 また、フィルム構造体は、単位領域において、貼付部の外周縁の大きさが、第1の電子部品又は第2の電子部品の実装面の外周縁の大きさに対し、小さくても、同じでも、大きくてもよい。接着フィルムの過度なはみ出しの抑制を考慮すると、貼付部の外周縁の大きさは、実装面の外周縁の大きさに対する下限は、50%以上が好ましく、80%以上であることがより好ましい。また、実装面の外周縁の大きさに対する上限は、小さすぎると実装を連続して行う場合に、貼り付けを安定して行われるためのマージンがあることが望ましいため、110%以下であることが好ましく、105%以下であることがより好ましく、100%以下であることがより好ましい。これらは、実装面にある端子を十分に覆うように接続フィルムを存在させることが必要であり、実装面の幅や形状によって適宜調整することができる。また、貼付部の大きさは、有効接続面積と、はみ出しの影響を勘案して調整すればよい。なお、貼付部の外周縁と第1の電子部品又は第2の電子部品の実装面の形状は一致もしくは相似していることが好ましいが、一部相違している箇所が存在していても本技術の範囲から除外されるものではない。
 また、フィルム構造体は、単位領域において、中心部に非貼付部を有することが好ましい。これは、上述したコの字型形状、Uの字型形状、Cの字型といった形状の貼付部を有する接続フィルムに相当する。また、非貼付部は、面内の一部を取り除いた、中抜きされた形状であってもよい。すなわち、フィルム構造体は、単位領域において、貼付部が外周縁及び内周縁を有する。接続フィルムの貼付部は、外周縁と内周縁との間に、有効接続面積が十分に存在することが求められる。これにより、実装面に凹部を有する電子部品を実装した場合、接続フィルムの不要且つ過度なはみ出しを防ぐとともに、ガスが充満するのを防ぐことができる。なお、非貼付部は、スリットや孔部であってもよい。また、コの字型形状、Uの字型形状、Cの字型といった形状は、必ずしも繋がっている必要はない。こように、辺により構成されていてもよいことから、外形を形成する辺が全て繋がり、中抜きされた形状であってもよい。これらの形状を構成する辺に相当する部分が、離間して基材上に貼付部を設けることでフィルム構造体を形成してもよい。接続フィルムを仮貼りする工程及び接続する工程において、一括して行えば作業性は高くなり、辺ごとに行えば装置設備改良が少なく済むため導入コストを抑えることができる。なお、このような辺の接続フィルム(貼付部)は、基材上に配置されているものになるので、引き出すフィルム巻装体は一つで収まることになり、既存の製造設備からの改良は比較的少なく済むことが予想される。外形を形成する辺が全て繋がり、中抜きされた形状であっても同様の効果は期待できる。接続フィルムの仮貼りや圧着のための設備改良の制約等の条件によって、適宜選択すればよい。
 第1の電子部品及び第2の電子部品は、特に制限はなく、目的に応じて適宜選択することができる。第1の電子部品としては、例えば、セラミック基板、リジット基板、フレキシブル基板(FPC:Flexible Printed Circuits)、ガラス基板、プラスチック基板、樹脂多層基板、IC(Integrated Circuit)モジュール、ICチップ等が挙げられる。また、第2の電子部品としては、例えば、セラミック基板、リジット基板、フレキシブル基板(FPC:Flexible Printed Circuits)、ガラス基板、プラスチック基板、樹脂多層基板などが挙げられる。
 カメラモジュールなどの機能性モジュールでは、電気的絶縁性、熱的絶縁性に優れる観点からセラミック基板が使用されることがある。セラミック基板は、小型化(例えば1cm以下)での寸法安定性に優れるなどの利点がある。
 接続フィルムとしては、特に制限はなく、フィルム状の異方性導電フィルム(ACF:Anisotropic Conductive Film)、フィルム状の接着フィルム(NCF:Non Conductive Film)などが挙げられる。また、接続フィルムの硬化型としては、特に制限はなく、熱硬化型、光硬化型、光熱併用硬化型などが挙げられる。また、接続フィルムは、熱可塑性樹脂を用いたホットメルト型であってもよい。本技術に係る接続フィルムは、基材(基材フィルム)上に設けられ、剥離フィルムと分離可能なものになる。基材に粘着剤や硬化性樹脂を一体として使用する(分離しないで使用する)ものとは異なる。そのため、接続フィルムの加工技術には高度なものが求められる。
 なお、本技術は、例えば、半導体装置(ドライバICの他、光学素子や熱電変換素子、光電変換素子など半導体を利用したものは全て含む)、表示装置(モニター、テレビ、ヘッドマウントディスプレイなど)、携帯機器(タブレット端末、スマートフォン、ウェアラブル端末など)、ゲーム機、オーディオ機器、撮像装置(カメラモジュールなどのイメージセンサを用いるもの)、車両(移動装置)用電装実装、医療機器、センサーデバイス(タッチセンサー、指紋認証、虹彩認証など)、家電製品などの電気的接続を用いるあらゆる電子機器の製造方法に用いることができる。
 以下、具体例として、カメラモジュールを実装する接続構造体の製造方法を挙げて説明する。具体例として示す接続構造体の製造方法は、カメラモジュールに接続フィルムを貼付する貼付工程と、カメラモジュールにフレキシブル基板を搭載する搭載工程と、接続フィルムを介してカメラモジュールの端子とフレキシブル基板の端子とを接続する接続工程とを有する。
 [カメラモジュール]
 図1は、カメラモジュールの実装面を示す平面図であり、図2は、図1に示す切断線II-IIにおける断面図である。図1及び図2に示すように、カメラモジュール10は、矩形の実装面に凹部(キャビティ)を有するセラミック基板11と、矩形の実装面において、凹部周縁の対向する2辺にそれぞれ形成された第1の端子列12と、第2の端子列13と、凹部に収容されたイメージセンサ14とを備える。また、カメラモジュール10は、切断線II-IIにおける断面において、第1の端子列12が形成された所定幅12Wの実装面及び第2の端子列13が形成された所定幅13Wの実装面を有する。
 [フィルム構造体]
 図3は、フィルム構造体の単位領域を示す平面図であり、図4は、図3に示す切断線IV-IVにおける断面図である。図3及び図4に示すように、フィルム構造体20は、テープ状の基材21と、基材21上に形成された接続フィルム22、23とを備え、平面視において基材21の長さ方向に所定長さ21L及び基材21の幅方向に所定幅21Wの矩形状の単位領域を有する。フィルム構造体20は、単位領域において、基材21の幅方向の中央部から基材21の長さ方向に非貼付部である空隙24を有する。空隙24は、例えば、基材21の幅方向の中央部から基材21の長さ方向に接着フィルムを抜き加工することにより形成することができる。すなわち、フィルム構造体20は、非貼付部が、単位領域において、基材の幅方向の中央部から基材の長さ方向に形成されてなり、セラミック基板11の第1の端子列12及び第2の端子列13に対応して基材21の長さ方向に所定幅22Wの接続フィルム22及び所定幅23Wの接続フィルム23が、離間して形成されてなる。
 接続フィルム22の幅22W及び接続フィルム23の幅23Wは、それぞれ第1の端子列12の実装面の幅12W及び第2の端子列13の実装面の幅13Wに比べて、狭くても、同じでも、広くてもよい。
 接続フィルムの幅が端子列の実装面の幅よりも狭い場合には、フィルム接続体から接続フィルムの樹脂の過度なはみ出しを抑制することができる。このため、過度にはみ出した樹脂がカメラモジュールや他の搭載部品に接触することを回避することができ、組み立ての作業性を向上させることができる。また、搭載部品が汚染を避けることが好ましいものである場合に、有効である。接続フィルムの幅が端子列の実装面の幅よりも広い場合には、接続部に対して十分な樹脂量を確保できることから、接続対象物のピール強度(接続強度)を向上させることができる。接続構造体に十分な接続強度を確保したい場合に、有効である。接続フィルムの幅が端子列の実装面の幅と同じである場合には、上記二つの利点を兼ね備えることができる。接続フィルムの幅及び端子列の実装面の幅は、実装部に求められる仕様に合わせて適宜調整すればよい。
 接続構造体の導通特性及び接着特性の観点からは、接続フィルム22の幅22W及び接続フィルム23の幅23Wの下限は、それぞれ第1の端子列12の実装面の幅12W及び第2の端子列13の実装面の幅13Wの80%以上であることが好ましく、100%以上であることがより好ましく、120%以上であることがさらに好ましい。形状加工の観点から述べれば、狭すぎると難易度が上がるため、一例として、幅は0.3mm以上、好ましくは0.4mm以上、更に好ましくは0.5mm以上である。また、接続フィルム22の幅22W及び接続フィルム23の幅23Wの上限は、それぞれ第1の端子列12の実装面の幅12W及び第2の端子列13の実装面の幅13Wの280%以下であることが好ましく、240%以下であることがより好ましい。
 また、空隙24の幅24Wの下限は、基材21の幅21Wに対して5%以上、好ましくは10%以上、より好ましくは20%以上であり、空隙24の幅24Wの上限は、基材21の幅21Wに対して80%以下、好ましくは75%以下、より好ましくは60%以下である。空隙24の幅24Wが小さすぎると、樹脂流動によって凹部が密閉されることが懸念され、空隙24の幅24Wが大きすぎると、接続フィルムの幅が狭くなることから基材からの接続フィルム剥離や、場合によっては接続体の接着強度が満足できなくなることが懸念される。具体的例としての空隙24の幅24Wは、1.0mm以上であることが好ましく、1.2mm以上であることが好ましい。これにより、凹部にガスが充満して信頼性が低下することを防ぐことができるとともに、高い接着強度を得ることができる。また、接続フィルムの使用量が減るため、環境特性の点からも好ましい。取り除いた空隙部を使用すれば、環境特性の他に材料コストの削減にもなるので経済性も高まる。また、例えば、取り除いた空隙部を、検証用に保管する、といった利用方法もある。
 [貼付工程]
 図5は、カメラモジュールに接続フィルムを貼付する貼付工程を示す断面図であり、図6は、貼付工程において、接続フィルムから基材が剥離された状態を示す断面図である。図5及び図6に示すように、貼付工程では、フィルム構造体20の単位領域の接続フィルム22、23をカメラモジュール10に転着させる。例えば、貼付装置を用いて、フィルム構造体の基材側から押圧し、ステージ上のカメラモジュール10の実装面に単位領域の接続フィルム22、23を一括して貼り付ける。接続フィルム22、23が転着されたフィルム構造体は、基材のみとなって巻き取られる。
 [搭載工程]
 図7は、カメラモジュールにフレキシブル基板を搭載する搭載工程を示す断面図である。図7に示すように、フレキシブル基板30は、カメラモジュール10の第1の端子列12及び第2の端子列13に対応して、基材31上に第1の端子列32及び第2の端子列33を有する。搭載工程では、フレキシブル基板30の第1の端子列32及び第2の端子列33と、カメラモジュール10の第1の端子列12及び第2の端子列13とを位置合わせし、カメラモジュール10にフレキシブル基板30を搭載する。
 [接続工程]
 図8は、接続フィルムを介してカメラモジュールの端子とフレキシブル基板の端子とを接続する接続工程を示す断面図である。図8に示すように、接続工程では、例えば、緩衝材41を介して、カメラモジュール10の第1の端子列12及びフレキシブル基板31の第1の端子列32上を圧着ツール42で押圧するとともに、カメラモジュール10の第2の端子列13及びフレキシブル基板30の第2の端子列33上を圧着ツール43で押圧する。また、接続フィルムの硬化型に応じて、加熱、光照射などを行い、接続フィルムを硬化させる。
 図9は、カメラモジュールを実装した接続構造体を示す断面図である。図9に示すように、カメラモジュール10を実装した接続構造体は、カメラモジュール10の第1の端子列12及びフレキシブル基板30の第1の端子列32が、接続フィルム22が硬化した硬化膜22Aによって接続されてなる。また、カメラモジュール10の第2の端子列13及びフレキシブル基板30の第2の端子列33が、接続フィルム23が硬化した硬化膜23Aによって接続されてなる。なお、ホットメルト型の接続フィルムの場合には、硬化膜23は、ホットメルト型の接続フィルムにより接続された硬化膜である。
 このような接続構造体の製造方法によれば、フィルム構造体が、平面視において単位領域の周縁部から単位領域の中心部の方向に非貼付部を有することにより、既存の設備を用いて、実装面の中心部に凹部を有する電子部品を実装することができ、凹部にガスが充満して信頼性が低下することを防ぐことができる。
 <2.接続構造体>
 本実施の形態に係る接続構造体は、実装面の中心部に凹部を有する第1の電子部品と、第2の電子部品と、第1の電子部品と第2の電子部品との間に、平面視において所定長さ及び所定幅の単位領域の周縁部から単位領域の中心部の方向に非貼付部を有する接続フィルムが硬化した硬化膜とを備え、第1の電子部品の端子と第2の電子部品の端子とが接続されてなる。これにより、凹部にガスが充満して信頼性が低下することを防ぐことができる。
 前述したように、第1の電子部品及び第2の電子部品は、特に制限はなく、目的に応じて適宜選択することができる。また、接続フィルム及び接続フィルムの硬化型も、特に制限はなく、目的に応じて適宜選択することができる。
 以下、具体例として、カメラモジュールを実装した接続構造体を挙げて説明する。図10は、カメラモジュールを実装した接続構造体の構成例を示す断面図である。図1~図9に示す構成と同様の構成には、同一の符号を付し、説明を省略する。図10に示すように、接続構造体は、第1の端子列12と第2の端子列13とを有するカメラモジュール10と、第1の端子列32と第2の端子列33とを有するフレキシブル基板30と、第1の端子列12と第1の端子列32との間に、接続フィルム22が硬化した硬化膜22Aと、第2の端子列13と第2の端子列33との間に、接続フィルム23が硬化した硬化膜23Aとを備える。また、接続構造体は、セラミック基板11上に固定された保護ガラス15と、イメージセンサ14上に配置され、筐体に設置されたレンズ16とを有する。また、フレキシブル基板30には、カメラモジュール実装部以外にカメラモジュール駆動用IC17が実装されていてもよい。
 このような構成の接続構造体によれば、イメージセンサ14とレンズ16との間の距離T2は、光学的に短くすることが困難であるが、レンズ16とフレキシブル基板30との間の距離T1を短くすることができ、薄型化することができる。また、接続構造体は、矩形の実装面において、セラミック基板11の凹部周縁の対向する2辺が硬化膜22A及び硬化膜23Aで固着され、他の2辺の一部は固着されていない。このため、セラミック基板11の凹部をフレキシブル基板30の基材31で塞いでしまい、フレキシブル基板30がガスの影響で膨らんでしまうのを防ぐことができる。
 <3.フィルム構造体>
 本実施の形態に係るフィルム構造体は、テープ状の基材と、基材上に形成された接続フィルムとを備え、平面視において基材の長さ方向に所定長さの単位領域を有し、単位領域の周縁部から単位領域の中心部の方向に非貼付部を有する。また、フィルム構造体は、巻芯に巻装されたフィルム巻装体の形態にすることができる。
 図11は、フィルム巻装体を模式的に示す斜視図である。図11に示すように、フィルム巻装体は、テープ状の基材21と、基材21上に形成された接続フィルム22、23とを備えるフィルム構造体を巻芯25に巻装してなる。巻芯25は、リールを回転させるための回転軸が挿入される軸穴を有し、フィルム構造体の長手方向の一方の端部を接続してフィルム構造体を巻回す。フィルム巻装体に巻装されるフィルム構造体の長さは、特に限定されることはないが、長さの下限は5m以上、10m以上、50m以上であり、長さの上限は5000m以下、3000m以下、1000m以下のものを好適に用いることができる。
 基材21は、テープ状に成型され、接続フィルム22、24を支持する支持フィルムである。基材21としては、例えば、PET(Poly Ethylene Terephthalate)、OPP(Oriented Polypropylene)、PMP(Poly-4-methylpentene-1)、PTFE(Polytetrafluoroethylene)などが挙げられる。また、基材21は、少なくとも接続フィルム22、23側の面が例えばシリコーン樹脂により剥離処理されたものを好適に用いることができる。
 基材の厚みは、特に限定されるものではない。基材の厚みの下限は、分離する上で10μm以上が好ましく、25μm以上であることがより好ましく、38μm以上であることが更により好ましい。基材の厚みの上限は、厚すぎると過度に接続フィルムに圧力がかかりすぎることが懸念されるため、200μm以下であることが好ましく、100μm以下であることがより好ましく、75μm以下であることが更により好ましい。50μm以下としてもよい。また、本技術では、基材と接続フィルムが分離可能であるものを想定しているため、単位領域は極端に小さすぎることは、不要な分離を生じるので好ましくない。また、空隙部が大きすぎても同様の理由で好ましくない。
 また、基材の幅は、特に限定されるものではない。基材の幅の下限は、巻き回す上で1mm以上が好ましく、2mm以上であることがより好ましく、4mm以上であることが更により好ましい。基材の幅の上限は、大きすぎると持ち運びや取り扱いが困難となることが懸念されるため、250mm以下でもよく、120mm以下であることが好ましく、60mm以下であることがより好ましく、10mm以下であることが更により好ましい。基材の幅は、単位領域と空隙部の大きさから、適宜調整すればよい。なお、生産性の都合からは、接続フィルムの一部が基材フィルムの幅の端部と接していることが好ましい。
 前述したように、接続フィルム及び接続フィルムの硬化型は、特に制限はなく、目的に応じて適宜選択することができる。上述したように、硬化型をホットメルト型に置き換えてもよい。
 以下、絶縁性バインダー中に導電粒子が含まれる異方性導電フィルムを例に挙げて説明する。異方性導電フィルムの厚みの下限は、例えば導電粒子径と同じであってもよく、好ましくは導電粒子径の1.3倍以上もしくは10μm以上とすることができる。また、異方性導電フィルムの厚みの上限は、例えば40μm以下もしくは導電粒子径の2倍以下とすることができる。また、異方性導電フィルムは、導電粒子を含有していない接着剤層や粘着剤層を積層してもよく、その層数や積層面は、対象や目的に合わせて適宜選択することができる。また、接着剤層や粘着剤層の絶縁性樹脂としては、異方性導電フィルムと同様のものを使用することができる。導電粒子は樹脂中に分散していてもよく、配列されていてもよい。また、導電粒子が樹脂中に分散していている場合、個々に非接触で離間していてもよい。また、異方性導電フィルムは、導電粒子の端子1個あたりの捕捉数が好ましくは5個以上、より好ましくは10個以上となるように導電粒子を含有することが好ましい。
 導電粒子としては、公知の異方性導電フィルムにおいて使用されているものを適宜選択して使用することができる。例えば、ニッケル、銅、銀、金、パラジウムなどの金属粒子、ポリアミド、ポリベンゾグアナミン等の樹脂粒子の表面をニッケルなどの金属で被覆した金属被覆樹脂粒子等を挙げることができる。表面が、導通性能を阻害しない程度に、絶縁処理されていてもよい。また、表面形状に突起を有していてもよい。
 導電粒子の粒子径は、特に制限されないが、粒子径の下限は、2μm以上であることが好ましく、粒子径の上限は、例えば、接続構造体における導電粒子の捕捉効率の観点から、例えば50μm以下であることが好ましく、20μm以下であることがさらに好ましい。なお、導電粒子の粒子径は、画像型粒度分布計(一例として、FPIA-3000:マルバーン社製)により測定した値とすることができる。この個数は1000個以上、好ましくは2000個以上であることが好ましい。
 絶縁性バインダー(絶縁性樹脂)は、公知の絶縁性バインダーを用いることができる。硬化型としては、熱硬化型、光硬化型、光熱併用硬化型などが挙げられる。例えば、(メタ)アクリレート化合物と光ラジカル重合開始剤とを含む光ラジカル重合型樹脂組成物、(メタ)アクリレート化合物と熱ラジカル重合開始剤とを含む熱ラジカル重合型樹脂組成物、エポキシ化合物と熱カチオン重合開始剤とを含む熱カチオン重合型樹脂組成物、エポキシ化合物と熱アニオン重合開始剤とを含む熱アニオン重合型樹脂組成物などが挙げられる。また、公知の粘着剤組成物を用いてもよい。なお、ホットメルト型の場合は特開2014-060025号公報の組成物を使用することができる。
 以下、具体例として、膜形成樹脂と、エラストマーと、(メタ)アクリルモノマーと、重合開始剤と、シランカップリング剤とを含有する熱ラジカル重合型の絶縁性バインダーを挙げて説明する。なお、(メタ)アクリルモノマーとは、アクリルモノマー、及びメタクリルモノマーのいずれも含む意味である。
 膜形成樹脂としては、特に制限はなく、例えば、フェノキシ樹脂、不飽和ポリエステル樹脂、飽和ポリエステル樹脂、ウレタン樹脂、ブタジエン樹脂、ポリイミド樹脂、ポリアミド樹脂、ポリオレフィン樹脂などが挙げられる。膜形成樹脂は、1種単独で使用してもよいし、2種以上を併用してもよい。これらの中でも、製膜性、加工性、接続信頼性の点からフェノキシ樹脂を用いることが特に好ましい。フェノキシ樹脂は、ビスフェノールAとエピクロルヒドリンより合成される樹脂であって、適宜合成したものを使用してもよいし、市販品を使用してもよい。膜形成樹脂の含有量としては、特に制限はなく、例えば、10質量%~60質量%であることが好ましい。
 エラストマーとしては、特に制限はなく、例えば、ポリウレタン樹脂(ポリウレタン系エラストマー)、アクリルゴム、シリコーンゴム、ブタジエンゴムなどが挙げられる。
 (メタ)アクリルモノマーとしては、特に制限はなく、例えば、単官能(メタ)アクリルモノマーであっても、2官能以上の多官能(メタ)アクリルモノマーであってもよい。重合体の応力緩和の観点から、絶縁性バインダー中の(メタ)アクリルモノマーのうち、80質量%以上が単官能(メタ)アクリルモノマーであることが好ましい。
 また、接着性の観点から、単官能(メタ)アクリルモノマーは、カルボン酸を有することが好ましい。また、カルボン酸を有する単官能(メタ)アクリルモノマーの分子量は、100~500であることが好ましく、200~350であることがより好ましい。また、カルボン酸を有する単官能(メタ)アクリルモノマーの絶縁性バインダーにおける含有量は、3質量%~20質量%であることが好ましく、5質量%~10質量%であることがより好ましい。
 重合開始剤としては、熱圧着時の所定温度で(メタ)アクリルモノマーを硬化できるものであれば特に制限はなく、例えば、有機過酸化物などが挙げられる。有機過酸化物としては、例えばラウロイルパーオキサイド、ブチルパーオキサイド、ベンジルパーオキサイド、ジラウロイルパーオキサイド、ジブチルパーオキサイド、パーオキシジカーボネート、ベンゾイルパーオキサイドなどが挙げられる。これらは、1種単独で使用してもよいし、2種以上を併用してもよい。重合開始剤の絶縁性バインダーにおける含有量は、特に制限はなく、例えば0.5質量%~15質量%であることが好ましい。
 シランカップリング剤としては、特に制限はなく、例えば、エポキシ系シランカップリング剤、アクリル系シランカップリング剤、チオール系シランカップリング剤、アミン系シランカップリング剤などが挙げられる。シランカップリング剤の絶縁性バインダーにおける含有量は、特に制限はなく、例えば0.1質量%~5.0質量%であることが好ましい。
 <4.フィルム構造体の製造方法>
 フィルム構造体の製造方法は、テープ状の基材と、基材上に形成された接続フィルムとを備えるフィルム原反を加工する加工工程を有し、加工工程では、平面視において基材の長さ方向に所定長さ及び基材の幅方向に所定幅の単位領域を有し、単位領域の周縁部から単位領域の中心部の方向に非貼付部を有するフィルム構造体を形成する。加工工程では、フィルム原反をスリット加工、ハーフカット抜き加工、打ち抜き加工、パンチプレス加工などにより、単位領域に所望の形状の接続フィルムを形成する。また、基材フィルム上の接続フィルムのみを加工して取り除いてもよい。更にカバーフィルムを、接続フィルム面上に設ける工程を設けてもよい。そのため、カバーフィルムを支持体(基材の代替)として、基材と接続フィルムに上記の加工を施してもよい。上述したように、基材と接続フィルムは、使用時に基材と剥離(分離)するものであるため、加工技術の難易度は高いものとなる。カバーフィルムの材質は、上述した基材21と同じでもよい。厚みは、基材21より薄い方が好ましい。
 例えば、図3及び図4に示すフィルム構造体は、加工工程において、平面視において所定幅の単位領域を有するようにフルカットを行うとともに、単位領域の周縁部から単位領域の中心部の方向に非貼付部を有するようにハーフカットを行うことにより得ることができる。具体的には、フィルム原反を単位領域の幅21Wでフルカットするとともに空隙24となる幅24Wでハーフカットし、幅24Wの接続フィルムを抜き加工することにより得ることができる。フィルム構造体が接続フィルムを抜き加工されていることにより、接続フィルムの樹脂が非貼付部である空隙にも移動することができるため、リールにした場合に発生するはみ出しやブロッキングを抑制することができ、接続フィルムとしての配合設計の自由度が増す利点がある。また、加工したのちに巻装体にした場合、接続フィルムと加工部位が接触することで、接続フィルムに加工の痕跡が残り、外観上好ましくなくなる場合がある。これを防止するためにカバーフィルムを設けてもよい。
 ハーフカットの深さは、基材の厚みの1%以上95%以下であることが好ましい。ハーフカットが深い場合には、リールにした場合、はみ出した接続フィルムの樹脂がハーフカット部に入り込むため、はみ出しやブロッキングを抑制することができる。また、ハーフカットが浅い場合には、接続フィルムを貫通しないことがあるので、ハーフカットの深さは、基材の厚みの5%以上とすることが好ましい。これは基材の厚みにも起因するが、安定したハーフカットを行うために、10%以上であることがより好ましい。接着フィルムの粘性が高い場合には、確実な裁断物を得るために50%より大きくすることが好ましく、55%以上とすることがより好ましく、60%以上とすることがさらに好ましい場合がある。また、ハーフカットの深さが深すぎると、連続的にハーフカットする際に軽微な振動等で基材を貫通する虞があることから、ハーフカットの深さは、基材の厚みの90%以下とすることが好ましく、80%以下とすることがより好ましく、50%以下とすることがさらに好ましく、25%以下とすることが場合によっては好ましい。これは、基材の厚みやフィルム長によって適宜選択すればよい。また、このようなハーフカットにより、基材から接続フィルムを取り外し易くなることから、接続構造体の製造生産性の向上も見込める。
 加工したフィルム構造体は、一面に設けられた接続フィルムがハーフカットされている状態のままでもよく、接続フィルムの一部が取り除かれることで、基材上に接続フィルムが個々に存在していてもよい。また、製造上の観点から、基材上に接続フィルムが支持された状態であることが好ましいが、カバーフィルムを支持体とすることで、基材を取り除いてもよい。フィルム構造体の製造工程から、これを使用する接続工程までの、全体的な作業性と経済性を加味して選択すればよい。このように選択の幅が広いことで、利便性が高まる。
 <5.変形例>
 図12~図15は、それぞれ変形例1~4のフィルム構造体を示す平面図である。図12に示すように、変形例1のフィルム構造体は、非貼付部である空隙241が単位領域において基材の長さ方向の2辺の中央部から基材の幅方向の全部に形成されており、矩形状の実装面の中心部に凹部を有し、凹部の周縁の対向する2辺に端子列を有する電子部品に対応可能である。
 また、図13に示すように、変形例2のフィルム構造体は、非貼付部である空隙242が単位領域において基材の長さ方向の1辺の中央部から基材の幅方向の一部に形成されており、矩形状の実装面の中心部に凹部を有し、凹部の周縁の3辺に端子列を有する電子部品に対応可能である。
 また、図14に示すように、変形例3のフィルム構造体は、非貼付部である空隙243、244が単位領域において基材の長さ方向の2辺の中央部から基材の幅方向の一部に形成されており、矩形状の実装面の中心部に凹部を有し、凹部の周縁の対向する2辺に端子列を有する電子部品に対応可能である。
 このような変形例1~3のフィルム構造体は、例えば打ち抜き加工により形成することが可能である。
 また、図15に示すように、変形例4のフィルム構造体は、非貼付部である空隙245が単位領域において基材の長さ方向の1辺の中央部から基材の幅方向の一部に形成されており、矩形状の実装面の中心部に凹部を有し、凹部の周縁の3辺に端子列を有する電子部品に対応可能である。また、変形例4のフィルム構造体は、例えばパンチプレス加工により非貼付部に基材も接続フィルムも存在していない単純なものであり、既存の貼付装置により接続フィルムを単位領域の長さ21Lにハーフカットすることができる。
 図16は、カメラモジュールの実装面を示す平面図である。図16に示すように、カメラモジュール50は、矩形の実装面に凹部(キャビティ)を有するセラミック基板51と、矩形の実装面において凹部周縁の対向する2辺にそれぞれ形成された第1の端子列52と、第2の端子列53と、第1の端子列52及び第2の端子列53が形成された2辺に接しない2辺のうち一方に形成された第3の端子列54と、凹部に収容されたイメージセンサ55とを備える。このカメラモジュール50の実装面は、矩形であり、中央部に凹部を有し、凹部の周縁の3辺(コの字型)に端子列を有するものである。
 図17は、図16に示す実装面に対応するフィルム構造体の第1の例を示す平面図である。図17に示すフィルム構造体は、単位領域21L,21Wにおいて貼付部の周縁の形状を八角形としたものである。これにより、矩形の実装面を備える電子部品の実装において、貼付部の周縁の形状が矩形の場合に比べ、押圧後の樹脂の過度なはみ出しを抑制することができ、電子部品の側面が汚染されるのを防ぐことができる。また、矩形の貼付部の角部を直線で面取り加工し、八角形の貼付部とすることにより、使用する接続フィルムの使用量を削減することができる。また、八角形の貼付部の中央部に非貼付部を設けてもよい。これにより、カメラモジュール50の凹部を密封してしまうのを防ぐことができる。
 図18は、図16に示す実装面に対応するフィルム構造体の第2の例を示す平面図である。図18に示すフィルム構造体は、図17に示すフィルム構造体の八角形の貼付部において、非貼付部である空隙246が基材の長さ方向の1辺の中央部から基材の幅方向の一部に形成されたものである。これにより、図16に示す実装面を備える電子部品の実装において、カメラモジュール50の凹部を密封してしまうのを防ぐことができるとともに、使用する接続フィルムの使用量を削減することができる。また、実装面の外形とフィルム構造体の外形が、必要な部分で一致することにより、接続フィルムの貼り合せ後の不要な樹脂の過度なはみ出しを抑制することができる。
 図19は、図16に示す実装面に対応するフィルム構造体の第3の例を示す平面図である。図19に示すフィルム構造体は、単位領域21L,21Wにおいて貼付部の周縁の形状が図16に示す実装面に対応したU字状形状としたものである。これは、矩形の貼付部の角部を曲線で加工し、非貼付部である空隙247が基材の長さ方向の1辺の中央部から基材の幅方向の一部に形成されたものであり、角部を曲線的に面取り加工してU字形状の貼付部としたものである。このように貼付部に曲線的な形状を有することで、鋭利な部分が減少するため、不要な接触による接続フィルムのめくれ等を防ぐことができる。
 第1~第3の例として示すフィルム構造体は、例えば、基材であるベースフィルム(例えばポリエチレンテレフタラート)を裁断する刃と、接続フィルムを各形状に裁断し、基材の厚みの半分ほど入り込むハーフカット刃を備えた原盤を作製し、この原盤を用いてフィルム原反を打ち抜き加工し、非貼付部を取り除くことにより得ることができる。また、原盤には、つなぎ部分があってもよい。この場合、フィルム構造体の長手方向で、接続フィルムの貼付部の間隔が一部異なる部位が発生することもあるが、個数計測など製造管理の面で有利に働く。
 他の実施の形態に係る接続構造体の製造方法は、テープ状の基材と、基材上に形成された接続フィルムと、接続フィルム上に貼付されたカバーフィルムとを備えるフィルム構造体から基材の長さ方向に所定長さ及び基材の幅方向に所定幅の単位領域を有する接続フィルムを、素子と素子の周囲に形成された複数の電極とを備える基板部品又は基板部品の電極に対応する電極を備える電子部品に貼付する貼付工程と、接続フィルムを介して、基板部品の電極と電子部品の電極とを接続させる接続工程とを有し、フィルム構造体が、単位領域において前記素子の対応個所にカバーフィルムからなる非貼付部を有する。非貼付部がカバーフィルムからなることにより、フィルム構造体を巻芯に巻き回した巻装体とした場合、接着フィルムの樹脂に加工された基材等と接触し、その形状が写り込み、外観を悪化させることを防止することができる。また、空隙に樹脂が過度にはみ出すことも抑制することができる。
 カバーフィルムは、基材と同様に、例えば、PET、OPP、PMP、PTFEなどを用いることができる。また、カバーフィルムの厚みは、基材よりは薄いことが好ましく、8~38μmであることが好ましく、12~25μmであることがより好ましい。
 また、貼付工程では、接続フィルムをアライメントして基板部品又は電子部品に貼付することが好ましい。これにより、素子に接着フィルムが付着するのを確実に防ぐことができる。
 また、他の実施の形態に係る接続構造体は、素子と、素子の周囲に形成された複数の電極とを備える基板部品と、基板部品の電極に対応する電極を備える電子部品と、基板部品と電子部品との間に、所定長さ及び所定幅を有する単位領域において、素子の部分が空隙である接続フィルムが硬化した硬化膜とを備え、基板部品の電極と電子部品の電極とが接続されてなる。素子の部分が空隙である接続フィルムを用いることにより、素子に接着フィルムが付着し、素子の機能が低下するのを防ぐことができる。また、素子を避けて基板に接続フィルムを仮貼りすることができるので、接続工程時の作業効率が高まる。このような素子は比較的高価である場合が多いため、接続フィルム構造体を予め加工しておくことは、総合的な観点から経済性が高いと言える。
 基板部品及び電子部品は、特に制限はなく、目的に応じて適宜選択することができる。基板部品としては、例えば、セラミック基板、リジット基板、フレキシブル基板(FPC:Flexible Printed Circuits)、ガラス基板、プラスチック基板、樹脂多層基板、IC(Integrated Circuit)モジュール、ICチップ等が挙げられる。また、電子部品としては、例えば、セラミック基板、リジット基板、フレキシブル基板(FPC:Flexible Printed Circuits)、ガラス基板、プラスチック基板、樹脂多層基板などが挙げられる。
 また、基板部品として、例えば実装面の中心部に半導体素子を備え、実装面の周縁部に電極を形成したものなどに適用することができる。例えば矩形状の実装面の中心部に半導体素子を有する基板部品の場合、実装面の対向する2辺、隣接する2辺(L字型)、又は実装面の周縁の3辺(コの字型、Uの字型、Cの字型)、または4辺もしくは全ての辺(5角形以上の形状に対応した場合)に電極を有するものがある。接続フィルムおよび基材が貫通して中抜きされている(面の中ほどが抜かれている)構成であってもよい。また、実装面の外形は、矩形状だけでなく、例えば曲線を有した形状、円形状、多角形状などであってもよい。特に、基板部品として、電気的絶縁性、熱的絶縁性に優れる観点からセラミック基板の中心部にイメージセンサが搭載されたカメラモジュールなどが好適である。
 図20は、他の実施の形態に係るカメラモジュールの実装面の一例を示す平面図である。図20に示すように、カメラモジュール60は、セラミック基板61と、イメージセンサ65の周縁の対向する2辺にそれぞれ形成された第1の電極62A,62B,62Cと、第2の電極63A,63B,63Cと、第1の電極62A,62B,62C及び第2の電極63A,63B,63Cが形成された2辺に接しない2辺のうち一方に形成された第3の電極64と、セラミック基板61の中央部に搭載されたイメージセンサ65とを備える。すなわち、このカメラモジュール60は、矩形のイメージセンサ65の周縁の3辺(コの字型)に第1~第3の電極を有するものである。なお、図20に示す実装面に限らず、イメージセンサの周縁の4辺の全てに電極を有するものであってもよい。
 図21は、図20に示すカメラモジュールの実装面に対応する接続フィルムの一例を示す平面図である。接続フィルム70は、イメージセンサ65の周縁の4辺からなる貼付部71と、イメージセンサ65に対応する部分が中抜きされた空隙部である非貼付部72とを有する。イメージセンサ65部分が空隙部であるため、接続フィルム40がイメージセンサ65に付着するのを防ぐことができる。
 図22は、図21に示す接続フィルムを巻き回すテープ状のフィルム構造体の一例を示す斜視図であり、図23は、フィルム構造体の非貼付部を含む幅方向の断面図である。フィルム構造体80は、テープ状の基材81と、基材81上に形成された接続フィルム82と、接続フィルム82上に貼付されたカバーフィルム83とを備え、基材81の長さ方向に所定長さL及び基材81の幅方向に所定幅Wの矩形の単位領域を有し、単位領域の中央部にカバーフィルム83からなる矩形の非貼付部84を有する。カバーフィルム83を貼り付けることにより、非貼付部84に接続フィルムの樹脂が入り込んでも、フィルム構造体が巻装された巻装体から容易にフィルム構造体を引き出すことができる。また、カバーフィルム83を貼り付けることにより、接続フィルムの外観を保つこともできる。
 なお、図22に示すフィルム構造体は、基材81及び接続フィルム82が打ち抜きされた中空部が所定長さL及び所定幅Wの矩形の単位領域毎に形成されている。図22のカバーフィルム83は貫通しておらず、基材81及び接続フィルム82が打ち抜きにより貫通している。このとき接続フィルム82は、使用する部位に応じるために所定長さL毎にハーフカットされていてもよく、取り除かれていてもよい。カバーフィルムを支持体とすれば、基材81及び接続フィルム82が、使用する部位に応じるために所定長さL毎にハーフカットされていてもよく取り除かれていてもよい。また、図21の形状に予め加工し、これをカバーフィルムに貼り付けてもよい。
 基材81及びカバーフィルム83は、テープ状に成型され、接続フィルム82を支持する支持フィルムである。基材81及びカバーフィルム83としては、前述の実施の形態と同様、例えば、PET(Poly Ethylene Terephthalate)、OPP(Oriented Polypropylene)、PMP(Poly-4-methylpentene-1)、PTFE(Polytetrafluoroethylene)などが挙げられる。また、基材81及びカバーフィルム83は、少なくとも接続フィルム82側の面が例えばシリコーン樹脂により剥離処理されたものを好適に用いることができる。
 接続フィルム81としては、前述の実施の形態と同様、特に制限はなく、フィルム状の異方性導電フィルム(ACF:Anisotropic Conductive Film)、フィルム状の接着フィルム(NCF:Non Conductive Film)などが挙げられる。また、接続フィルム81の硬化型も、特に制限はなく、熱硬化型、光硬化型、光熱併用硬化型などが挙げられる。また、接続フィルム81は、熱可塑性樹脂を用いたホットメルト型であってもよい。
 巻装体は、カバーフィルム83が外側又は内側になるようにフィルム構造体が巻芯に巻き回される。このようなフィルム構造体は、テープ状の基材と、基材上に形成された接続フィルムとを備えるフィルム原反を加工する加工工程と、加工されたフィルム原反にカバーフィルムを貼り付ける貼付工程とを有し、加工工程では、基材の長さ方向に所定長さ及び基材の幅方向に所定幅を有する単位領域における中央部の基材及び接続フィルムを打ち抜くことにより製造することができる。また、必要に応じて、フィルム原反を単位領域の所定幅にフルカットし、これらを繋ぎ合わせて巻芯に巻き取ることができる。
 加工工程において、単位領域の中央部の基材及び接続フィルムを打ち抜く際の所定長さ及び所定幅は、一例として、0.3mm以上、好ましくは0.4mm以上、更に好ましくは0.5mm以上である。基材及び接続フィルムを打ち抜くサイズが小さい場合、接続フィルムの樹脂が打ち抜かれた部分にはみ出して非貼付部が形成されないことがある。
 また、本技術では、端子列や電極の対応箇所に接着フィルムを貼付するが、端子列や電極の対応箇所のみに導電粒子を設けるようにしてもよい。端子列や電極の対応箇所のみに導電粒子を設ける技術として、特開2016-119306号公報、特開2016-131152号公報などが挙げられる。
 例えば、端子列や電極に対応する位置に凹部が格子状に配列された樹脂型を形成し、樹脂型の凹部に導電粒子を充填し、樹脂型から絶縁性樹脂フィルムに導電粒子を転写することにより、端子列や電極の対応箇所のみに導電粒子が配列した接続フィルムを得ることができる。接続フィルム内の導電粒子は、例えば、1つの端子又は電極で捕捉される導電粒子の数が5個以上となるように配列されることが好ましく、1つの端子又は電極で捕捉される導電粒子の数が10個以上となるように配列されることがさらに好しい。また、導電粒子の配列を接続フィルムのアライメントマークとして使用することができる。
 <6.実施例>
 以下、本技術の実施例について説明する。本実施例では、異方性導電フィルムを用いて接続構造体を作製し、導通特性について評価した。
 [異方性導電フィルムの作製]
 平均粒径20μmの樹脂コア導電粒子(Ni(下地)/Au(表面)メッキ、樹脂コア)5質量部と、以下の各成分からなる絶縁性バインダー95質量部とを遊星式撹拌装置(製品名:あわとり錬太郎、THINKY社製)に投入し、1分間撹拌して異方性導電接着組成物を作製した。そして、異方性導電接着組成物を厚み50μmのPETフィルム上に塗布し、80℃のオーブンで5分間乾燥させ、異方性導電接着組成物からなる粘着層をPETフィルム上に形成し、幅6.0mm、厚さ25μmの異方性導電フィルムを作製した。なお、接続後の捕捉が5個以上になるように、導電粒子と絶縁性バインダーの割合を調整した。
 絶縁性バインダーは、フェノキシ樹脂(商品名:YP-50、新日化エポキシ製造株式会社製)47質量部、単官能モノマー(商品名:M-5300、東亞合成株式会社製)3質量部、ウレタン樹脂(商品名:UR-1400、東洋紡績株式会社製)25質量部、ゴム成分(商品名:SG80H、ナガセケムテックス株式会社製)15質量部、シランカップリング剤(商品名:A-187、モメンティブ・パフォーマンス・マテリアルズ・ジャパン製)2質量部、及び有機過酸化物(商品名:ナイパーBW、日油株式会社製)3質量部を、固形分が50質量%となるように含有する、酢酸エチルとトルエンとの混合溶液とした。
 [接続構造体の作製]
 異方性導電フィルムを介して、カメラモジュール評価用基板(セラミック基板、幅6.0mm、端子列の実装面の幅1.0mm、200μmピッチ、ライン:スペース=1:1、端子厚み10μm、Ni(下地)/Au(表面)メッキ、キャビティ構造有、端子列は対向する2辺にある)と、FPC(ポリイミドフィルム、200μmピッチ、ライン:スペース=1:1、端子厚み12μm、Ni(下地)/Au(表面)メッキ)とを熱圧着し、接続構造体を作製した。熱圧着は、FPC側から厚み200μmのシリコンラバーを介してツールを押し下げ、温度:120℃、圧力:1MPa、時間:6secの条件で行った。実用上、個々の端子で5個以上の捕捉数が得られることが望ましい。なお、今回作製した接続構造体について、FPC側から圧痕を顕微鏡で観察したところ、端子に対する導電粒子の補足数が5個以上であることが確認できた。
 [導通特性の評価]
 デジタルマルチメータ(横河電機社製)を用いて、4端子法にて電流1mAを流したときの接続構造体の初期の導通抵抗値を測定した。また、温度121℃、湿度100%、気圧2atmの条件の信頼性評価試験後(12h、24h)の接続構造体の導通抵抗値を測定した。導通特性は、信頼性評価試験後の導通抵抗値が初期の導通抵抗値と同等のもの(変動が5%以下)を「A」と評価し、信頼性評価試験後の導通抵抗値が初期の導通抵抗値から上昇したもの(変動が5%超)を「B」と評価した。接続構造体の20個のサンプルの導通抵抗値を測定し(N=20)、最も高い導通抵抗値のサンプルを用いて評価した。
 [接着特性の評価]
 接続構造体について、FPCに対し、剥離速度50mm/分で90度剥離試験を行い、引き剥がすのに要した力を測定した。接着特性は、比較例1の剥離強度を1として評価した。接続構造体の20個のサンプルの剥離強度を測定し(N=20)、最も低い剥離強度のサンプルを用いて評価した。
 <実験例1>
 幅6.0mmの異方性導電フィルムをカメラモジュール評価用基板に貼付して接続構造体を作製した。表1に、接続構造体の導通特性の評価及び接着特性の評価を示す。
 <実施例1>
 図3及び図4に示すフィルム構造体において、接続フィルム22の幅22Wが0.8mm、接続フィルム23の幅23Wが0.8mm、空隙24の幅24Wが4.4mmとなるように、厚み50μmのPETフィルムに20μmの深さ(基材の厚みの40%)のハーフカット加工を行い、異方性導電フィルムを作製した。表1に、接続構造体の導通特性の評価及び接着特性の評価を示す。
 <実施例2>
 図3及び図4に示すフィルム構造体において、接続フィルム22の幅22Wが1.2mm、接続フィルム23の幅23Wが1.2mm、空隙24の幅24Wが3.6mmとした以外は、実施例1と同様に異方性導電フィルムを作製した。表1に、接続構造体の導通特性の評価及び接着特性の評価を示す。
 <実施例3>
 図3及び図4に示すフィルム構造体において、接続フィルム22の幅22Wが2.4mm、接続フィルム23の幅23Wが2.4mm、空隙24の幅24Wが1.2mmとした以外は、実施例1と同様に異方性導電フィルムを作製した。表1に、接続構造体の導通特性の評価及び接着特性の評価を示す。
 <実験例2>
 図3及び図4に示すフィルム構造体において、接続フィルム22の幅22Wが2.88mm、接続フィルム23の幅23Wが2.6mm、空隙24の幅24Wが0.24mmとした以外は、実施例1と同様に異方性導電フィルムを作製した。表1に、接続構造体の導通特性の評価及び接着特性の評価を示す。

 表1に示すように、カメラモジュール評価用基板全体に異方性導電フィルムを貼付した実験例1は、信頼性評価試験後に導通抵抗値が上昇した。また、空隙の幅をカメラモジュール評価用基板の幅の4%(0.24mm)とした実験例2も、信頼性評価試験後に導通抵抗値が上昇した。実験例2は、空隙幅が狭いため、接続時の樹脂流動によって空隙が塞がれてしまい、信頼性評価試験において、ガスの膨張によりFPCが膨らみ、抵抗値が上昇したものと考えられる。なお、実験例1、実験例2の性能であっても実用上の使用する上では特に問題はない。
 一方、空隙の幅をカメラモジュール評価用基板の幅の5%以上75%以下とした実施例1~3は、信頼性評価試験後の導通抵抗値が初期の導通抵抗値と同等であった。また、異方性導電フィルムの幅を端子列の実装面の幅の100%以上250%以下とした実施例2、3は、実験例1と同様に剥離強度が1であった。
 また、図18に示すような形状の貼付部を有する異方性導電フィルムを用いて、図16に示すようなコの字型に端子列を有するカメラモジュール評価用基板(セラミック基板、幅6.0mm、第1~第3の端子列の実装面の幅1.0mm、200μmピッチ、ライン:スペース=1:1、端子厚み10μm、Ni(下地)/Au(表面)メッキ、キャビティ構造有、コの字の各辺に端子列を備える)と、FPC(ポリイミドフィルム、200μmピッチ、ライン:スペース=1:1、端子厚み12μm、Ni(下地)/Au(表面)メッキ)とを熱圧着し、接続構造体を作製した。異方性導電フィルムは、上記と同様の配合とし、第1~第3の端子列の実装面の端子列の幅(1.0mm)に対する最大のフィルム幅の割合を100%(1.0mm)とした。ここで、フィルム幅は、図18に示す形状の貼付部において、空隙側から外側までの幅である。そして、上記と同様に、接続構造体の導通特性及び接着特性を評価したところ、実施例2と同様に導通特性がA、接着特性が1となった。
 さらに、図17に示すような形状の貼付部を有する異方性導電フィルムを用いて、図16に示すようなコの字型に端子列を有するカメラモジュール評価用基板(セラミック基板、幅6.0mm、第1~第3の端子列の実装面の幅1.0mm、200μmピッチ、ライン:スペース=1:1、端子厚み10μm、Ni(下地)/Au(表面)メッキ、キャビティ構造有、コの字の各辺に端子列を備える)と、FPC(ポリイミドフィルム、200μmピッチ、ライン:スペース=1:1、端子厚み12μm、Ni(下地)/Au(表面)メッキ)とを熱圧着し、接続構造体を作製した。
 異方性導電フィルムは、単位領域21L、21Wにおいて、角部が面取りされ、貼付部の周縁の形状を八角形としたものであり、貼付部の長さ21L及び幅21Wは、それぞれカメラモジュール評価用基板の長さ及び幅と同じである。すなわち、異方性導電フィルムは、評価用基板の角の部分に対応した部分が面取りされている。そして、上記と同様に、接続構造体の導通特性及び接着特性を評価したところ、実験例1と同様の結果を示した。性能は実用上、問題はなく、接続後の樹脂の過度なはみ出しは抑制されており、取り扱い性に優れたものであった。
 図21と同様の正方形形状(接続フィルムと基材を中抜き)で、4辺ともに1辺の幅が0.8mm、1.2mmmm、2.4mm(実施例1から3と同様)となるように、基材及び異方性導電フィルムを打ち抜き加工した。カバーフィルムとして、厚さ12μmのPETフィルムを設けた幅6.0mmのフィルム構造体を作成した。このフィルム構造体を用いて、カメラモジュール評価用基板(セラミック基板、幅6.0mm、第1~第3の端子列の実装面の幅1.0mm、200μmピッチ、ライン:スペース=1:1、端子厚み10μm、Ni(下地)/Au(表面)メッキ、キャビティ構造無、コの字の各辺に端子列を備える)と、FPC(ポリイミドフィルム、200μmピッチ、ライン:スペース=1:1、端子厚み12μm、Ni(下地)/Au(表面)メッキ)とを熱圧着し、接続構造体を作製した。そして、上記と同様に、接続構造体の導通特性及び接着特性を評価したところ、4辺ともに1辺の幅が0.8mm、1.2mmmm、2.4mmのいずれの異方性導電フィルムを用いても、導通特性がAとなり、全て実施例1から3と同様であった。また、接着特性についても、全て実施例1から3と同様であった。上記同様、実用上問題のない評価結果となった。なお、基材及び異方性導電フィルムが基板の外形に併せて中抜き加工されているため、セラミック基板への貼り合わせに際し、手作業でアライメントしながらの作業は容易であった。機械的に行う場合は、より効率的になると予想される。
 また、上記3種類のサンプルについて、中抜き加工した異方性導電フィルムにカバーフィルムを設けずに、φ150mmの巻芯に10層以上手作業で巻き付け、それを引き出し、任意の10ヶ所以上を目視で確認した。上記3種類のサンプル全てにおいて、接続フィルム表面に打ち抜き加工の痕が残った。カバーフィルムを設けて同様に評価したところ、接続フィルム表面に打ち抜き加工の痕は残らなかった。外観を損なうと、異方性接続を連続で行う場合、不良の要因が不明確になるため、これを回避する上で、カバーフィルムを設けることが好ましいことが分かる。

Claims (27)

  1.  テープ状の基材と、前記基材上に形成された接続フィルムとを備えるフィルム構造体から前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有する接続フィルムを、複数の端子列を有する第1の電子部品又は第2の電子部品に貼付する貼付工程と、
     前記接続フィルムを介して、前記第1の電子部品の端子と前記第2の電子部品の端子とを接続させる接続工程とを有し、
     前記フィルム構造体が、前記単位領域において前記複数の端子列の対応箇所以外に、前記接続フィルムが貼付されない非貼付部を有する接続構造体の製造方法。
  2.  前記第1の電子部品が、実装面の中心部に凹部を有し、
     前記フィルム構造体が、前記単位領域の周縁部から前記単位領域の中心部の方向に前記非貼付部を有する請求項1記載の接続構造体の製造方法。
  3.  前記単位領域が、矩形であり、
     前記非貼付部が、前記単位領域の少なくとも1辺の中央部から前記単位領域の中心部の方向に形成されてなる請求項2記載の接続構造体の製造方法。
  4.  前記単位領域が、矩形であり、
     前記非貼付部が、前記単位領域において、前記基材の幅方向の中央部から前記基材の長さ方向に形成されてなる請求項2記載の接続構造体の製造方法。
  5.  前記第1の電子部品が、矩形状の実装面を有し、
     前記実装面が、前記凹部の周縁の対向する2辺、隣接する2辺、又は前記凹部の周縁の3辺に端子列を有する請求項1乃至4のいずれか1項に記載の接続構造体の製造方法。
  6.  前記非貼付部が、空隙である請求項1乃至5のいずれか1項に記載の接続構造体の製造方法。
  7.  前記基材が、前記非貼付部の形状にハーフカットされてなり、
     前記ハーフカットの深さが、前記基材の厚みの1%以上95%以下である請求項1乃至6のいずれか1項に記載の接続構造体の製造方法。
  8.  前記非貼付部が、前記単位領域における中央部の前記基材及び前記接続フィルムが打ち抜かれてなる請求項1乃至6のいずれか1項に記載の接続構造体の製造方法。
  9.  前記接続フィルムが、異方性導電フィルムである請求項1乃至8のいずれか1項に記載の接続構造体の製造方法。
  10.  前記第1の電子部品が、カメラモジュールである請求項1乃至9のいずれか1項に記載の接続構造体の製造方法。
  11.  複数の端子列を有する第1の電子部品と、
     第2の電子部品と、
     前記第1の電子部品と前記第2の電子部品との間に、平面視において所定長さ及び所定幅の単位領域において前記複数の端子列の対応箇所以外に、空隙部を有する接続フィルムが硬化した硬化膜とを備え、
     前記第1の電子部品の端子と前記第2の電子部品の端子とが接続されてなる接続構造体。
  12.  テープ状の基材と、
     前記基材上に形成された接続フィルムとを備え、
     平面視において前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有し、前記単位領域の周縁部から前記単位領域の中心部の方向に非貼付部を有するフィルム構造体。
  13.  前記基材が、前記非貼付部の形状にハーフカットされてなり、
     前記ハーフカットの深さが、前記基材の厚みの1%以上95%以下である請求項12記載のフィルム構造体。
  14.  前記非貼付部が、前記単位領域における中央部の前記基材及び前記接続フィルムが打ち抜かれてなる請求項12記載のフィルム構造体。
  15.  前記請求項12乃至14のいずれか1項に記載のフィルム構造体が巻芯に巻装してなるフィルム巻装体。
  16.  実装面の中心部に凹部をする第1の電子部品と、
     第2の電子部品と、
     前記第1の電子部品と前記第2の電子部品との間に、前記請求項12乃至14のいずれか1項に記載のフィルム構造体の前記単位領域の接続フィルムが硬化した硬化膜とを備え、
     前記第1の電子部品の端子と前記第2の電子部品の端子とが接続されてなる接続構造体。
  17.  テープ状の基材と、前記基材上に形成された接続フィルムとを備えるフィルム原反を加工する加工工程を有し、
     前記加工工程では、平面視において前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有し、前記単位領域の周縁部から前記単位領域の中心部の方向に非貼付部を有するフィルム構造体を形成するフィルム構造体の製造方法。
  18.  前記加工工程では、平面視において所定幅の単位領域を有するようにフルカットを行うとともに、前記単位領域の周縁部から前記単位領域の中心部の方向に非貼付部を有するようにハーフカットを行う請求項17記載のフィルム構造体の製造方法。
  19.  前記ハーフカットの深さが、前記基材の厚みの1%以上95%以下である請求項18記載のフィルム構造体の製造方法。
  20.  前記加工工程では、前記単位領域における中央部の前記基材及び前記接続フィルムが打ち抜き、前記非貼付部を形成する請求項17記載のフィルム構造体の製造方法。
  21.  テープ状の基材と、前記基材上に形成された接続フィルムと、前記接続フィルム上に貼付されたカバーフィルムとを備えるフィルム構造体から前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有する接続フィルムを、素子と前記素子の周囲に形成された複数の電極とを備える基板部品又は前記基板部品の複数の電極に対応する電極を備える電子部品に貼付する貼付工程と、
     前記接続フィルムを介して、前記基板部品の電極と前記電子部品の電極とを接続させる接続工程とを有し、
     前記フィルム構造体が、前記単位領域において前記素子の対応個所にカバーフィルムからなる非貼付部を有する接続構造体の製造方法。
  22.  前記貼付工程では、前記接続フィルムをアライメントして基板部品又は電子部品に貼付する請求項21記載の接続構造体の製造方法。
  23.  素子と、前記素子の周囲に形成された複数の電極とを備える基板部品と、
     前記基板部品の電極に対応する電極を備える電子部品と、
     前記基板部品と前記電子部品との間に、所定長さ及び所定幅を有する単位領域において、前記素子の部分が空隙である接続フィルムが硬化した硬化膜とを備え、
     前記基板部品の電極と前記電子部品の電極とが接続されてなる接続構造体。
  24.  テープ状の基材と、
     前記基材上に形成された接続フィルムと、
     前記接続フィルム上に貼付されたカバーフィルムとを備え、
     前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅の単位領域を有し、前記単位領域の中央部に前記カバーフィルムからなる非貼付部を有するフィルム構造体。
  25.  前記単位領域が、矩形であり、
     前記非貼付部が、矩形である請求項24記載のフィルム構造体。
  26.  前記請求項24又は25記載のフィルム構造体が巻装された巻装体。
  27.  テープ状の基材と、前記基材上に形成された接続フィルムとを備えるフィルム原反を加工する加工工程と、
     前記加工されたフィルム原反にカバーフィルムを貼り付ける貼付工程とを有し、
     前記加工工程では、前記基材の長さ方向に所定長さ及び前記基材の幅方向に所定幅を有する単位領域における中央部の前記基材及び前記接続フィルムを打ち抜くフィルム構造体の製造方法。
