Abstract
【課題】本発明の課題は、金属層を表面に有する基材を、特定の組成を有する感光性繊維を用いて加工した金属パターンの製造方法、金属パターンの製造方法、該感光性繊維を製造するための組成物を提供すること、好ましくは安価で柔軟な透明配線パターンを提供することである。 【解決手段】本発明の感光性繊維はポジ型感光性材料を含む感光性繊維である。ポジ型感光性材料がノボラック樹脂等を含んでいてもよい。本発明の金属パターンの製造方法は、金属層を表面に有する基材上に、感光性繊維からなる繊維層を形成する第1工程、該繊維層を、マスクを介して露光する第2工程、該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程、及び該金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、網目状金属パターンを形成する第4工程を含む。
Description
本発明は、感光性繊維形成組成物及び繊維パターンの形成方法に関する。例えば感光性材料を含む感光性繊維を、表面に金属層を有する基板に被覆後、該感光性繊維をマスクとして金属をエッチングすることで、金属パターン付き基材を得ることができる。
近年、太陽電池やタッチパネルの需要拡大と共に、ITO(Indium Tin Oxide)膜を用いた透明導電性フィルムや透明配線パターンの市場が拡大している。しかし、レアメタルであるインジウムはコストが高く、脆弱で曲げ耐性もあまりないため、代替材料の開発が強く求められている。
最近、エレクトロスピニング法(電界紡糸法)の発展によって、衣服・電池・医療等多くの分野で高分子ナノファイバーの利用が進み始めている。その中で、高分子ナノファイバーが持つ細かい網目構造をエッチングマスクとして利用し金属薄膜をエッチングすることで、可視光の波長よりも細かい金属ネットワーク構造からなる透明導電性フィルムを形成する手法が新たに研究されている。(非特許文献1、2)
また、特許文献1、2には、エレクトロスピニング法で得られる高分子ナノファイバーに感光性を付与し、堆積したナノファイバーシートを光で任意の形状にパターニングする技術(感光性ナノファイバー化技術)が記載されている。

本発明が解決しようとする課題は、金属層を表面に有する基材を、特定の組成を有する感光性繊維を用いて加工した金属パターンの製造方法、金属パターンの製造方法、該感光性繊維を製造するための組成物を提供することである。
上記課題の具体例の一例としては、透明導電性フィルムに感光性ナノファイバーを用いることで、ITO膜に替わる安価で柔軟な透明配線パターン及び透明配線パターン付きフィルムを提供することである。

本発明者らは、フィルムに蒸着した金属薄膜上に、エレクトロスピニング法を用いて、特定組成を有する感光性高分子をナノファイバー(繊維)化して堆積し、フォトマスクを介して感光性繊維に光を照射し、配線状にパターニングした後、感光性繊維をエッチングマスクとして金属薄膜をエッチングすることで、耐屈曲性と導電性を両方合わせもつ金属の細い網目構造からなる配線パターンが形成できることを見出し、本発明を完成させた。
即ち、本発明は以下に関する。
1.ポジ型感光性材料からなる感光性繊維であって、ポジ型感光性材料が、(メタ)アクリル樹脂又はポリビニルフェノール樹脂、並びに溶解抑制剤を含む、感光性繊維。
2.(メタ)アクリル樹脂又はポリビニルフェノール樹脂、溶解抑制剤並びに溶剤を含む、感光性繊維を製造するための組成物。
3.さらに電解質を含む、上記2に記載の組成物。
4.上記2又は3に記載の組成物を紡糸する工程を含む、感光性繊維の製造方法。
5.基材上に、上記2又は3に記載の組成物を紡糸して、感光性繊維からなる繊維層を形成する第1工程、該繊維層を、マスクを介して露光する第2工程、及び該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程を含む、感光性繊維パターンの製造方法。
6.金属層を表面に有する基材上に、感光性繊維からなる繊維層を形成する第1工程、該繊維層を、マスクを介して露光する第2工程、該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程、及び該金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、網目状金属パターンを形成する第4工程を含む、金属パターンの製造方法。
7.上記感光性繊維が、(i)ノボラック樹脂及び溶解抑制剤を含むか、(ii)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに光酸発生剤を含むか、(iii)光酸発生基を側鎖に有する構造単位を含むポリビニルフェノール樹脂又は(メタ)アクリル樹脂を含むか、あるいは(iv)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに溶解抑制剤を含む、上記6に記載の金属パターンの製造方法。
8.上記網目状金属パターンの可視光の波長領域における光透過率が5%以上である、上記6又は7に記載の金属パターンの製造方法。
9.繰り返し屈曲試験で導電性を維持できる屈曲回数が10回以上の金属パターンである、上記6乃至8何れか1項に記載の金属パターンの製造方法。

本発明によれば、複雑で微細なレジストパターンを簡便に作製し得る感光性繊維及び該感光性繊維を用いて形成された繊維パターン、並びにそれらの製造方法を提供し得る。
また本発明によれば、上記の感光性繊維を製造するための組成物(感光性繊維形成組成物)を提供できる。
また本発明によれば、上記の繊維パターンにより形成する金属パターン、金属パターンを有する基材、並びにそれらの製造方法を提供できる。
また本発明によれば、上記の感光性繊維を製造するための組成物(感光性繊維形成組成物)を提供できる。
また本発明によれば、上記の繊維パターンにより形成する金属パターン、金属パターンを有する基材、並びにそれらの製造方法を提供できる。
1.感光性繊維およびその製造方法
本発明の繊維は、ポジ型感光性材料を含むことを主たる特徴とする。すなわち、本発明の繊維は、好ましくはポジ型感光性材料を少なくとも含む原料組成物を紡糸(より好ましくは電界紡糸)して得られる繊維である。
本発明において、ポジ型感光性材料を含む繊維を「ポジ型感光性繊維」と称する場合がある。
本発明の繊維は、ポジ型感光性材料を含むことを主たる特徴とする。すなわち、本発明の繊維は、好ましくはポジ型感光性材料を少なくとも含む原料組成物を紡糸(より好ましくは電界紡糸)して得られる繊維である。
本発明において、ポジ型感光性材料を含む繊維を「ポジ型感光性繊維」と称する場合がある。
本発明の繊維の直径は、繊維の用途等に応じて適宜調整でき、特に限定されないが、ディスプレイや半導体で使用される各種基板を加工する時のエッチングマスク、医療用材料、化粧用材料等に適用する観点から、本発明の繊維は直径がナノメートルオーダー(例、1~1000nm)の繊維(ナノ繊維)及び/またはマイクロメートルオーダー(例、1~1000μm)の繊維(マイクロ繊維)であることが好ましい。本発明において、繊維の直径は、走査型電子顕微鏡(SEM)にて測定される。
本発明において「ポジ型感光性材料」とは、光の作用により、アルカリ難溶性又は不溶性から、アルカリ易溶性となる材料(例えば、ポジ型フォトレジスト、ポジ型感光性樹脂組成物等)をいう。
ポジ型感光性材料は、繊維状にし得るものであれば特に制限されず、従来から、ポジ型フォトレジストやポジ型感光性樹脂組成物等として用いられている公知の材料を用いればよい。例えば、(i)ノボラック樹脂及び溶解抑制剤;(ii)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに光酸発生剤;(iii)光酸発生基を側鎖に有する構造単位を含むポリビニルフェノール樹脂又は(メタ)アクリル樹脂;等が挙げられる。
または、(iv)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに溶解抑制剤も、ポジ型感光性樹脂組成物等として用いられるポジ型感光性材料である。
または、(iv)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに溶解抑制剤も、ポジ型感光性樹脂組成物等として用いられるポジ型感光性材料である。
本発明において用いられるポジ型感光性材料は、上記の(i)を含むか、上記の(ii)を含むか、上記の(iii)を含むか、あるいは上記の(iv)を含んでよい。
ノボラック樹脂は、従来、ポジ型感光性材料において用いられているものを制限なく使用し得るが、例えば、フェノール類とアルデヒド類とを酸触媒の存在下で重合させて得られる樹脂等が挙げられる。
上記のフェノール類としては、例えば、フェノール、o-クレゾール、m-クレゾール、p-クレゾール等のクレゾール類;2,3-キシレノール、2,4-キシレノール、2,5-キシレノール、2,6-キシレノール、3,4-キシレノール、3,5-キシレノール等のキシレノール類;o-エチルフェノール、m-エチルフェノール、p-エチルフェノール、2-イソプロピルフェノール、3-イソプロピルフェノール、4-イソプロピルフェノール、o-ブチルフェノール、m-ブチルフェノール、p-ブチルフェノール、p-tert-ブチルフェノール等のアルキルフェノール類;2,3,5-トリメチルフェノール、3,4,5-トリメチルフェノール等のトリアルキルフェノール類;レゾルシノール、カテコール、ハイドロキノン、ハイドロキノンモノメチルエーテル、ピロガロール、フロログリシノール等の多価フェノール類;アルキルレゾルシン、アルキルカテコール、アルキルハイドロキノン等のアルキル多価フェノール類(いずれのアルキル基も炭素数1~4である);α-ナフトール、β-ナフトール、ヒドロキシジフェニル、ビスフェノールA等が挙げられる。これらのフェノール類は、単独で用いてもよく、2種以上を組み合わせて用いてもよい。
上記アルデヒド類としては、例えば、ホルムアルデヒド、パラホルムアルデヒド、フルフラール、ベンズアルデヒド、ニトロベンズアルデヒド、アセトアルデヒド等が挙げられる。これらのアルデヒド類は、単独で用いてもよく、2種以上を組み合わせて用いてもよい。
上記酸触媒としては、例えば、塩酸、硫酸、硝酸、リン酸、亜リン酸等の無機酸類;蟻酸、シュウ酸、酢酸、ジエチル硫酸、パラトルエンスルホン酸等の有機酸類;酢酸亜鉛等の金属塩類等が挙げられる。
ノボラック樹脂の重量平均分子量は特に制限されないが、好ましくは500~50,000であり、解像度および紡糸性の観点から、より好ましくは、1,500~15,000である。
本発明において「重量平均分子量」とは、ゲルパーミエーションクロマトグラフィー(GPC)にて測定される、ポリスチレン換算の分子量をいう。
溶解抑制剤は、従来から、ポジ型感光性材料において感光剤として用いられているものを制限なく使用し得るが、例えば、1,2-ナフトキノンジアジド-5-スルホン酸エステル、1,2-ナフトキノンジアジド-4-スルホン酸エステル等のナフトキノンジアジド化合物等が挙げられ、好ましくは1,2-ナフトキノンジアジド-5-スルホン酸エステルである。
溶解抑制剤の含有量は、ノボラック樹脂100重量部に対して、通常5~50重量部であり、好ましくは10~40重量部である。
ポリビニルフェノール樹脂は、従来から、ポジ型感光性材料において用いられているものを制限なく使用し得るが、例えば、ヒドロキシスチレン類をラジカル重合開始剤の存在下で重合させて得られる樹脂等が挙げられる。
上記のヒドロキシスチレン類としては、例えば、o-ヒドロキシスチレン、m-ヒドロキシスチレン、p-ヒドロキシスチレン、2-(o-ヒドロキシフェニル)プロピレン、2-(m-ヒドロキシフェニル)プロピレン、2-(p-ヒドロキシフェニル)プロピレン等が挙げられる。これらのヒドロキシスチレン類は、単独で用いてもよく、2種以上を組み合わせて用いてもよい。
上記のラジカル重合開始剤としては、例えば、ベンゾイルパーオキサイド、ジクミルパーオキサイド、ジブチルパーオキサイド等の有機過酸化物;アゾビスイソブチロニトリル、アゾビスバレロニトリル等のアゾビス化合物等が挙げられる。
ポリビニルフェノール樹脂の重量平均分子量は特に制限されないが、好ましくは500~50,000であり、解像性および紡糸性の観点から、より好ましくは、1,500~25,000である。
(メタ)アクリル樹脂は、従来、ポジ型感光性材料において用いられているものを制限なく使用し得るが、例えば、(メタ)アクリル基を有する重合性単量体をラジカル重合開始剤の存在下で重合させて得られる樹脂等が挙げられる。
上記の(メタ)アクリル基を有する重合性単量体としては、例えば、(メタ)アクリル酸メチルエステル、(メタ)アクリル酸エチルエステル、(メタ)アクリル酸プロピルエステル、(メタ)アクリル酸ブチルエステル、(メタ)アクリル酸ペンチルエステル、(メタ)アクリル酸ヘキシルエステル、(メタ)アクリル酸ヘプチルエステル、(メタ)アクリル酸オクチルエステル、(メタ)アクリル酸2-エチルヘキシルエステル、(メタ)アクリル酸ノニルエステル、(メタ)アクリル酸デシルエステル、(メタ)アクリル酸ウンデシルエステル、(メタ)アクリル酸ドデシルエステル、(メタ)アクリル酸トリフルオロエチルエステル、及び(メタ)アクリル酸テトラフルオロプロピルエステル等の(メタ)アクリル酸アルキルエステル;ジアセトンアクリルアミド等のアクリルアミド;(メタ)アクリル酸テトラヒドロフルフリルエステル、(メタ)アクリル酸ジアルキルアミノエチルエステル、(メタ)アクリル酸グリシジルエステル、(メタ)アクリル酸、α-ブロモ(メタ)アクリル酸、α-クロル(メタ)アクリル酸、β-フリル(メタ)アクリル酸、及びβ-スチリル(メタ)アクリル酸等が挙げられる。これらの(メタ)アクリル基を有する重合性単量体は、単独で用いてもよく、2種以上を組み合わせて用いてもよい。
上記の(メタ)アクリル基を有する重合性単量体としては、例えば、(メタ)アクリル酸メチルエステル、(メタ)アクリル酸エチルエステル、(メタ)アクリル酸プロピルエステル、(メタ)アクリル酸ブチルエステル、(メタ)アクリル酸ペンチルエステル、(メタ)アクリル酸ヘキシルエステル、(メタ)アクリル酸ヘプチルエステル、(メタ)アクリル酸オクチルエステル、(メタ)アクリル酸2-エチルヘキシルエステル、(メタ)アクリル酸ノニルエステル、(メタ)アクリル酸デシルエステル、(メタ)アクリル酸ウンデシルエステル、(メタ)アクリル酸ドデシルエステル、(メタ)アクリル酸トリフルオロエチルエステル、及び(メタ)アクリル酸テトラフルオロプロピルエステル等の(メタ)アクリル酸アルキルエステル;ジアセトンアクリルアミド等のアクリルアミド;(メタ)アクリル酸テトラヒドロフルフリルエステル、(メタ)アクリル酸ジアルキルアミノエチルエステル、(メタ)アクリル酸グリシジルエステル、(メタ)アクリル酸、α-ブロモ(メタ)アクリル酸、α-クロル(メタ)アクリル酸、β-フリル(メタ)アクリル酸、及びβ-スチリル(メタ)アクリル酸等が挙げられる。これらの(メタ)アクリル基を有する重合性単量体は、単独で用いてもよく、2種以上を組み合わせて用いてもよい。
上記のラジカル重合開始剤としては、例えば、ベンゾイルパーオキサイド、ジクミルパーオキサイド、ジブチルパーオキサイド等の有機過酸化物;アゾビスイソブチロニトリル、アゾビスバレロニトリル等のアゾビス化合物等が挙げられる。
また、上記(メタ)アクリル樹脂は、(メタ)アクリル基を有する重合性単量体に加えて、スチレン、ビニルトルエン、α-メチルスチレン等のα-位又は芳香族環において置換されている重合可能なスチレン誘導体;アクリロニトリル、ビニル-n-ブチルエーテル等のビニルアルコールのエステル類;マレイン酸、マレイン酸無水物、マレイン酸モノメチル、マレイン酸モノエチル、マレイン酸モノイソプロピル等のマレイン酸モノエステル;フマール酸、ケイ皮酸、α-シアノケイ皮酸、イタコン酸、クロトン酸等の重合性単量体の1種又は2種以上が共重合されていてもよい。
なお、本明細書中、「(メタ)アクリル」は「アクリル」及び「メタクリル」の両方を意味する。
(メタ)アクリル樹脂の重量平均分子量は特に制限されないが、好ましくは500~500,000であり、解像性および紡糸性の観点から、より好ましくは、1,500~100,000である。
ポリビニルフェノール樹脂又は(メタ)アクリル樹脂は、酸不安定保護基によって保護されているアルカリ可溶基を側鎖に有する構造単位を含むことが好ましい。
上記の酸不安定保護基としては、例えば、tert-ブチル基、tert-ブトキシカルボニル基、tert-ブトキシカルボニルメチル基、tert-アミロキシカルボニル基、tert-アミロキシカルボニルメチル基、1,1-ジエチルプロピルオキシカルボニル基、1,1-ジエチルプロピルオキシカルボニルメチル基、1-エチルシクロペンチルオキシカルボニル基、1-エチルシクロペンチルオキシカルボニルメチル基、1-エチル-2-シクロペンテニルオキシカルボニル基、1-エチル-2-シクロペンテニルオキシカルボニルメチル基、1-エトキシエトキシカルボニルメチル基、2-テトラヒドロピラニルオキシカルボニルメチル基、2-テトラヒドロフラニルオキシカルボニルメチル基、テトラヒドロフラン-2-イル基、2-メチルテトラヒドロフラン-2-イル基、テトラヒドロピラン-2-イル基、2-メチルテトラヒドロピラン-2-イル基等が挙げられる。
上記のアルカリ可溶基としては、例えば、フェノール性ヒドロキシ基、カルボキシ基等が挙げられる。
酸不安定保護基によって保護されているアルカリ可溶基を側鎖に有する構造単位を含むポリビニルフェノール樹脂又は(メタ)アクリル樹脂は、例えば、ポリビニルフェノール樹脂又は(メタ)アクリル樹脂のアルカリ可溶基に、酸不安定保護基を化学反応させて導入することによって製造し得る。また、ポリビニルフェノール樹脂又は(メタ)アクリル樹脂の原料モノマーに、酸不安定保護基によって保護されているアルカリ可溶基を側鎖に有する構造単位に対応する単量体を混合し、得られたモノマー混合物を共重合することによっても製造し得る。
光酸発生剤は、光の作用により直接若しくは間接的に酸を発生する化合物であれば特に制限はなく、例えば、ジアゾメタン化合物、オニウム塩化合物、スルホンイミド化合物、ニトロベンジル化合物、鉄アレーン錯体、ベンゾイントシラート化合物、ハロゲン含有トリアジン化合物、シアノ基含有オキシムスルホナート化合物及びナフタルイミド系化合物等が挙げられる。
光酸発生剤の含有量は、ポリビニルフェノール樹脂又は(メタ)アクリル樹脂100重量部に対して、通常0.1~50重量部であり、好ましくは3~30重量部である。
光酸発生基を側鎖に有する構造単位を含むポリビニルフェノール樹脂又は(メタ)アクリル樹脂は、例えば、ポリビニルフェノール樹脂又は(メタ)アクリル樹脂の原料モノマーに、上記の光酸発生剤をモノマーとして混合し、得られたモノマー混合物を共重合することによって製造し得る。
光酸発生基を側鎖に有する構造単位を含むポリビニルフェノール樹脂の重量平均分子量は特に制限されないが、好ましくは500~50,000であり、解像性および紡糸性の観点から、より好ましくは、1,500~25,000である。
光酸発生基を側鎖に有する構造単位を含む(メタ)アクリル樹脂の重量平均分子量は特に制限されないが、好ましくは500~500,000であり、解像性および紡糸性の観点から、より好ましくは、1,500~10,000である。
ポジ型感光性材料は、自体公知の方法で製造すればよく、例えば、(i)ノボラック樹脂及び溶解抑制剤を含むポジ型感光性材料(ポジ型フォトレジスト)は、特公平7-66184号公報等に記載の方法で、(ii)ポリビニルフェノール樹脂又はアクリル樹脂及び光酸発生剤を含むポジ型感光性材料(ポジ型フォトレジスト)は、特公平7-66184号公報、特開2007-79589号公報、又は特開平10-207066号公報等に記載の方法で、(iii)光酸発生基を側鎖に有する構造単位を含むポリビニルフェノール樹脂又はアクリル樹脂を含むポジ型感光性材料(ポジ型フォトレジスト)は、特開平9-189998号公報、特開2002-72483号公報、特開2010-85971号公報、又は特開2010-256856号公報等に記載の方法で製造できる。または、市販品を使用してもよい。
(iv)のポジ型感光性材料の製造に関して、特許第5093525号等に記載の方法で製造できる。
本発明の繊維は、好適には、ポジ型感光性材料、並びに、溶剤を含有する感光性繊維製造用組成物を紡糸して、製造される。
溶剤は、ポジ型感光性材料を均一に溶解又は分散し得、且つ、各材料と反応しないものであれば特に制限されないが、極性溶剤が好ましい。
当該極性溶剤としては、例えば、水、メタノール、エタノール、2-プロパノール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、アセトン、ジメチルホルムアミド、ジメチルアセトアミド、N-メチルピロリドン及びヘキサフルオロイソプロパノール等が挙げられ、感光性繊維製造用組成物の紡糸し易さの観点から、好ましくはプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート又はヘキサフルオロイソプロパノールである。
当該極性溶剤としては、例えば、水、メタノール、エタノール、2-プロパノール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、アセトン、ジメチルホルムアミド、ジメチルアセトアミド、N-メチルピロリドン及びヘキサフルオロイソプロパノール等が挙げられ、感光性繊維製造用組成物の紡糸し易さの観点から、好ましくはプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート又はヘキサフルオロイソプロパノールである。
溶剤は単独で用いても、2種以上を併用してもよい。
本発明の繊維は、好適には、ポジ型感光性材料、並びに溶剤、さらに電解質を含有する感光性繊維製造用組成物(以下、単に「本発明の組成物」とも称する)を紡糸して、製造される。
当該電解質としては、例えば、テトラブチルアンモニウムクロリド等が挙げられる。
本発明の組成物におけるポジ型感光性材料の含有量は、解像性および紡糸性の観点から、溶剤を除く感光性繊維製造用組成物の固形分を基準に、好ましくは60~100重量%であり、より好ましくは60~95重量%であり、特に好ましくは70~90重量%である。
本発明の組成物は、本発明の目的を著しく損なわない限り、ポジ型感光性材料以外に、繊維製造用組成物に通常使用される添加剤を必要に応じて含んでもよい。当該添加剤としては、例えば、界面活性剤、レオロジー調整剤、薬剤、微粒子等が挙げられる。
本発明の組成物は、ポジ型感光性材料を溶剤に混合するか、或いは、これらに上記の添加剤をさらに混合して調製される。混合方法は特に制限されず、自体公知の方法又はそれに準ずる方法によって混合すればよい。
本発明の組成物を紡糸する方法は、繊維を形成できるものであれば特に制限されず、例えば、メルトブロー法、複合溶融紡糸法、電界紡糸法等が挙げられるが、極細繊維(ナノ繊維、マイクロ繊維)の形成能の観点から、電界紡糸法が好ましい。
電界紡糸法は、公知の紡糸方法であり、公知の電界紡糸装置を用いて行うことができる。本発明の組成物をノズル(例、ニードル等)の先端から吐出する速度(吐出速度);印加電圧;本発明の組成物を吐出するノズルの先端から、これを受け取る基板までの距離(吐出距離)等の各種条件は、製造する繊維の直径等に応じて適宜設定できる。吐出速度は、通常0.1~100μl/minであり、好ましくは0.5~50μl/minであり、より好ましくは1~20μl/minである。印加電圧は、通常0.5~80kVであり、好ましくは1~60kVであり、より好ましくは3~40kVである。吐出距離は、通常1~60cmであり、好ましくは2~40cmであり、より好ましくは3~30cmである。
また電界紡糸法は、ドラムコレクター等を用いて行ってもよい。ドラムコレクター等を用いることにより、繊維の配向性を制御することができる。例えば、ドラムを低速回転した場合は不織布等を得ることができ、高速回転した場合は配向性繊維シート等を得ることができる。これは半導体材料(例、基板等)を加工する時のエッチングマスク材料等を作製するときに有効である。
本発明の繊維の製造方法は、上述の紡糸工程に加えて、紡糸した繊維を、特定の温度で加熱する工程を更に含んでもよい。適用された繊維は、導電層のマスクとして機能させるため、導電層と密着させる必要がある。この密着が不十分であると、得られる繊維ネットワーク構造に断線等の欠陥が生じ、導電性が低下する恐れがある。適用された繊維の導電層に対する密着性を高める方法としては、例えば繊維のガラス転移温度以上で加熱することが効果的である。
紡糸した繊維を加熱する温度は、通常70~300℃の範囲であり、好ましくは80~250℃であり、より好ましくは90~200℃である。
紡糸した繊維の加熱方法は、上記の加熱温度で加熱し得るものであれば特に制限されず、自体公知の方法又はそれに準ずる方法で適宜加熱することができる。該加熱方法の具体例としては、大気下にてホットプレート又はオーブン等を使用する方法等が挙げられる。
紡糸した繊維を加熱する時間は、加熱温度等に応じて適宜設定し得るが、架橋反応速度、生産効率の観点から、1分~48時間が好ましく、5分~36時間がより好ましく、10分~24時間が特に好ましい。
本発明の繊維は感光性を有する。従って、半導体材料(例、基板等)を加工する時のエッチングマスク材料、医療用材料又は化粧用材料等の作製に用いることができる。特に、ナノ繊維、マイクロ繊維は、細孔を有するエッチングマスク、パターンを有する細胞培養基材(生体模倣基材、例えば培養細胞の劣化を防ぐための、血管細胞等との共培養用基材等)等の作製に好適に用いることができる。
2.感光性繊維パターン及び感光性繊維パターン付き基材の製造方法
本発明の繊維は、感光性を有することから、繊維を集合させた繊維層を形成して、該繊維層に直接リソグラフィー処理を施すことで、本発明の繊維がポジ型感光性繊維であるため、露光部の繊維が可溶化して除去され、未露光部が残存する繊維パターンが形成される。ナノ繊維及び/又はマイクロ繊維の繊維層にリソグラフィー処理を施すことで、複雑で微細な繊維パターンの形成が可能である。
本発明の繊維は、感光性を有することから、繊維を集合させた繊維層を形成して、該繊維層に直接リソグラフィー処理を施すことで、本発明の繊維がポジ型感光性繊維であるため、露光部の繊維が可溶化して除去され、未露光部が残存する繊維パターンが形成される。ナノ繊維及び/又はマイクロ繊維の繊維層にリソグラフィー処理を施すことで、複雑で微細な繊維パターンの形成が可能である。
繊維層における繊維は、一次元、二次元あるいは三次元状態で集合しており、集合状態は規則性を持っていても持たなくても良い。また、本発明でいう「パターン」とは、主に直線、曲線及びこれらの組み合わせから構成される、図案、模様等の空間的な物の形として認識されるものを指す。また、パターンは任意の形状であれば良く、パターン自体に規則性があっても無くても良い。
本発明は、基材上に、上記感光性繊維製造用組成物を紡糸して、感光性繊維(好ましくは、本発明の繊維)からなる繊維層を形成する第1工程、該繊維層を、マスクを介して露光する第2工程、及び該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程を含む、感光性繊維パターンの形成方法を提供する。当該方法は、繊維パターンの製造方法とも言い得る。また当該方法によれば、繊維パターン付き基材を製造し得ることから、当該方法は、繊維パターン付き基材の製造方法とも言い得る。
[第1工程]
第1工程は、基材上に、上記感光性繊維製造用組成物を紡糸して、感光性繊維(好ましくは、本発明の繊維)からなる繊維層を形成する工程である。
感光性繊維(好ましくは、本発明の繊維)からなる繊維層を基材上に形成する方法は特に制限されず、例えば、本発明の組成物を基材上に直接紡糸して繊維層を形成してもよい。
第1工程は、基材上に、上記感光性繊維製造用組成物を紡糸して、感光性繊維(好ましくは、本発明の繊維)からなる繊維層を形成する工程である。
感光性繊維(好ましくは、本発明の繊維)からなる繊維層を基材上に形成する方法は特に制限されず、例えば、本発明の組成物を基材上に直接紡糸して繊維層を形成してもよい。
当該基材は、リソグラフィー処理に対して変形、変性等を起こさない材質の基材であれば特に限定されず、例えば、樹脂、ガラス、セラミックス、プラスチック、シリコン等の半導体、フィルム、シート、板、布(織布、編布、不織布)、糸等を用いることができる。
基材の材質としての樹脂は天然樹脂又は合成樹脂いずれでもよい。天然樹脂としてはセルロース、三酢酸セルロース(CTA)、デキストラン硫酸を固定化したセルロース等、合成樹脂としてはポリアクリロニトリル(PAN)、ポリエステル系ポリマーアロイ(PEPA)、ポリスチレン(PS)、ポリスルホン(PSF)、ポリメチルメタクリレート(PMMA)、ポリビニルアルコール(PVA)、ポリウレタン(PU)、エチレンビニルアルコール(EVAL)、ポリエチレン(PE)、ポリエステル(PE)(例えばポリエチレンテレフタレート(PET))、ポリプロピレン(PP)、ポリフッ化ビニリデン(PVDF)、各種イオン交換樹脂又はポリエーテルスルホン(PES)等が好ましく用いられるが、後述する繰り返し屈曲性(耐屈曲性)を有するためには、ポリエステル(PE)であることが好ましく、ポリエステル(PE)の中でもポリエチレンテレフタレート(PET)であることが特に好ましい。
基材の材質としての樹脂は天然樹脂又は合成樹脂いずれでもよい。天然樹脂としてはセルロース、三酢酸セルロース(CTA)、デキストラン硫酸を固定化したセルロース等、合成樹脂としてはポリアクリロニトリル(PAN)、ポリエステル系ポリマーアロイ(PEPA)、ポリスチレン(PS)、ポリスルホン(PSF)、ポリメチルメタクリレート(PMMA)、ポリビニルアルコール(PVA)、ポリウレタン(PU)、エチレンビニルアルコール(EVAL)、ポリエチレン(PE)、ポリエステル(PE)(例えばポリエチレンテレフタレート(PET))、ポリプロピレン(PP)、ポリフッ化ビニリデン(PVDF)、各種イオン交換樹脂又はポリエーテルスルホン(PES)等が好ましく用いられるが、後述する繰り返し屈曲性(耐屈曲性)を有するためには、ポリエステル(PE)であることが好ましく、ポリエステル(PE)の中でもポリエチレンテレフタレート(PET)であることが特に好ましい。
繊維層における繊維のパターン形成後の目付け(基材上の単位面積当たりの担持量)は特に制限されないが、例えば、厚さ5μm~50μm程度の繊維層が形成される量であってもよい。
[第2工程]
第2工程は、上記第1工程において基材上に形成した繊維を、マスクを介して露光する工程である。当該露光は、例えば、g線(波長436nm)、h線(波長405nm)、i線(波長365nm)、水銀ランプ、各種レーザー(例、KrFエキシマレーザー(波長248nm)、ArFエキシマレーザー(波長193nm)、F2エキシマレーザー(波長157nm)等のエキシマレーザー)、EUV(極端紫外線、波長13nm)、LED等により行うことができる。
第2工程は、上記第1工程において基材上に形成した繊維を、マスクを介して露光する工程である。当該露光は、例えば、g線(波長436nm)、h線(波長405nm)、i線(波長365nm)、水銀ランプ、各種レーザー(例、KrFエキシマレーザー(波長248nm)、ArFエキシマレーザー(波長193nm)、F2エキシマレーザー(波長157nm)等のエキシマレーザー)、EUV(極端紫外線、波長13nm)、LED等により行うことができる。
感光性繊維を露光した後、必要に応じて該繊維を加熱(Post Exposure Bake:PEB)してもよい。加熱温度は、加熱時間等に応じて適宜設定し得るが、通常80~200℃である。また、加熱時間は、加熱温度等に応じて適宜設定し得るが、通常1~20分間である。
[第3工程]
第3工程は、上記第2工程において露光し、必要に応じて加熱した繊維を、現像液により現像する工程である。当該現像液には、感光性組成物のパターン形成のために通常使用される現像液を適宜用いることができる。上記第3工程において使用される現像液は、より好ましくは水又は有機溶媒を含む。
第3工程は、上記第2工程において露光し、必要に応じて加熱した繊維を、現像液により現像する工程である。当該現像液には、感光性組成物のパターン形成のために通常使用される現像液を適宜用いることができる。上記第3工程において使用される現像液は、より好ましくは水又は有機溶媒を含む。
水は、水単独でもよいし、各種アルカリ性水溶液(例、水酸化ナトリウム、水酸化カリウム、炭酸ナトリウム、ケイ酸ナトリウム、メタケイ酸ナトリウム、アンモニア水等の無機アルカリ類;エチルアミン、N-プロピルアミン等の第一アミン類;ジエチルアミン、ジ-N-ブチルアミン等の第二アミン類;トリエチルアミン、メチルジエチルアミン等の第三アミン類;ジメチルエタノールアミン、トリエタノールアミン等のアルコールアミン類;テトラメチルアンモニウムヒドロキシド、テトラエチルアンモニウムヒドロキシド、コリン等の第4級アンモニウム塩;ピロール、ピペリジン等の環状アミン類;等のアルカリ類の水溶液)でもよい。
有機溶媒としては、例えば、アルコール類(例、1-ブタノール、2-ブタノール、イソブチルアルコール、tert-ブチルアルコール、1-ペンタノール、2-ペンタノール、3-ペンタノール、1-ヘプタノール、2-ヘプタノール、tert-アミルアルコール、ネオペンチルアルコール、2-メチル-1-プロパノール、2-メチル-1-ブタノール、2-メチル-2-ブタノール、3-メチル-1-ブタノール、3-メチル-3-ペンタノール、シクロペンタノール、1-ヘキサノール、2-ヘキサノール、3-ヘキサノール、2,3-ジメチル-2-ブタノール、3,3-ジメチル-1-ブタノール、3,3-ジメチル-2-ブタノール、2-ジエチル-1-ブタノール、2-メチル-1-ペンタノール、2-メチル-2-ペンタノール、2-メチル-3-ペンタノール、3-メチル-1-ペンタノール、3-メチル-2-ペンタノール、3-メチル-3-ペンタノール、4-メチル-1-ペンタノール、4-メチル-2-ペンタノール、4-メチル-3-ペンタノール、1-ブトキシ-2-プロパノール及びシクロヘキサノール等)及び通常のレジスト組成物等に使用される溶媒(例、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、メチルセロソルブアセテート、エチルセロソルブアセテート、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、トルエン、キシレン、メチルエチルケトン、シクロペンタノン、シクロヘキサノン、2-ヒドロキシプロピオン酸エチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、エトシキ酢酸エチル、ヒドロキシ酢酸エチル、2-ヒドロキシ-3-メチルブタン酸メチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチル等)等が挙げられる。
第3工程において使用される現像液は、水、乳酸エチル又はテトラメチルアンモニウムヒドロキシドの水溶液が好ましく、水又は乳酸エチルが特に好ましい。現像液のpHは中性付近又は塩基性が好ましく、また、現像液は、界面活性剤等の添加剤を含んでもよい。
上記の工程を経て基材上に作製された本発明の感光性繊維パターンは、基材とともに使用されるか、或いは、基材から分離して使用される。
本発明の感光性繊維パターンが基材とともに使用される場合、当該基材(すなわち、本発明の感光性繊維パターンを表面に有する基材)は、本発明の感光性繊維パターンがナノ繊維及び/又はマイクロ繊維で形成されたものであれば、半導体等の基板加工に用いられるエッチングマスク、細胞培養足場材料等として好適に使用できる。なお、本発明の感光性繊維パターンを表面に有する基材を、細胞培養足場材料として使用する場合、基材はガラス又はプラスチックであることが好ましい。
3.金属パターン及び金属パターン付き基材の製造方法
本発明は、金属層を表面に有する基材上に、感光性繊維(好ましくは、本発明の繊維)からなる繊維層を形成する第1工程、該繊維層を、マスクを介して露光する第2工程、該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程、及び該金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、金属パターンを形成する第4工程を含む、金属パターンの製造方法を提供することができる。
本発明は、金属層を表面に有する基材上に、感光性繊維(好ましくは、本発明の繊維)からなる繊維層を形成する第1工程、該繊維層を、マスクを介して露光する第2工程、該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程、及び該金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、金属パターンを形成する第4工程を含む、金属パターンの製造方法を提供することができる。
金属パターンの製造方法の第1工程と前記感光性繊維パターンの製造方法の第1工程との違いは、基材表面に金属層を有する部分である。
[第1工程]
第1工程は、金属層を表面に有する基材上に、感光性繊維からなる繊維層を形成する工程である。
当該金属は、コバルト、ニッケル、銅、亜鉛、クロム、モリブデン、ルテニウム、ロジウム、パラジウム、銀、カドミウム、オスミウム、チタン、イリジウム、白金、金、アルミニウムなどの金属やこれらの金属の合金が挙げられるが、本発明の金属パターンとしてはこれらに制限されることなく、いかなる導電性金属にも適応することができる。また本発明の金属パターンを利用した透明導電性フィルムを提供する上では、導電性の観点から銅、銀、アルミニウムが好ましく、またフレキシブル透明電極(透明導電膜)を提供する上では、アルミニウム、銅等の金属又は合金が好ましく、さらに軽量さと低価格の観点からアルミニウムがより好ましい。
第1工程は、金属層を表面に有する基材上に、感光性繊維からなる繊維層を形成する工程である。

第2工程は、上記第1工程において金属層を表面に有する基材上に形成した繊維を、マスクを介して露光する工程である。
当該第2工程における露光する光および露光後の繊維加熱について、上述「2」の第2工程に記載されている内容を参考できる。

[第4工程]
第4工程は、第3工程において現像された繊維層部分に対応する金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、金属パターンを形成する工程である。
エッチングに関して、繊維で被覆されていない金属層領域を除去する方法としては、金属層を形成する金属の特性に依存するが、例えば、塩酸、硝酸などの酸性水溶液、または水酸化ナトリウムや水酸化カリウム水溶液に浸漬し、金属をイオン化あるいは錯イオン化させることなどにより上記水溶液中に溶解させる湿式法が挙げられる。浸漬時間や温度などは使用する上記の水溶液の種類や濃度及び溶解させる金属層の種類や厚みに応じて適宜選択することができ、必要に応じて、有機系ガスやハロゲン系ガスを使用した乾式法によって代えることができる。
感光性繊維で被覆されていない金属層領域を除去した後は、金属がイオン化あるいは錯イオン化した化合物や水溶液中に含まれている溶質などの不純物を除くために、感光性繊維で被覆された金属パターンを含む基板を水などで十分に洗浄することが好ましい。その後、金属パターンを被覆する感光性繊維を除去する。感光性繊維は、通常有機溶剤で完全に除去できる。例えば、アセトンで除去することが可能である。
これにより、金属の細い網目構造からなる金属パターン、すなわち網目状金属パターン、あるいは網目状金属パターンを配線とする配線パターンを基材上に形成することができる。
第4工程は、第3工程において現像された繊維層部分に対応する金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、金属パターンを形成する工程である。
エッチングに関して、繊維で被覆されていない金属層領域を除去する方法としては、金属層を形成する金属の特性に依存するが、例えば、塩酸、硝酸などの酸性水溶液、または水酸化ナトリウムや水酸化カリウム水溶液に浸漬し、金属をイオン化あるいは錯イオン化させることなどにより上記水溶液中に溶解させる湿式法が挙げられる。浸漬時間や温度などは使用する上記の水溶液の種類や濃度及び溶解させる金属層の種類や厚みに応じて適宜選択することができ、必要に応じて、有機系ガスやハロゲン系ガスを使用した乾式法によって代えることができる。
感光性繊維で被覆されていない金属層領域を除去した後は、金属がイオン化あるいは錯イオン化した化合物や水溶液中に含まれている溶質などの不純物を除くために、感光性繊維で被覆された金属パターンを含む基板を水などで十分に洗浄することが好ましい。その後、金属パターンを被覆する感光性繊維を除去する。感光性繊維は、通常有機溶剤で完全に除去できる。例えば、アセトンで除去することが可能である。
これにより、金属の細い網目構造からなる金属パターン、すなわち網目状金属パターン、あるいは網目状金属パターンを配線とする配線パターンを基材上に形成することができる。
上記感光性繊維が除去された後、網目状金属パターンの可視光の波長領域における光透過率が、例えば5%以上であり、例えば8%以上であり、例えば10%以上であり、例えば15%以上であり、例えば20%以上であり、例えば30%以上であり、例えば40%以上であり、例えば50%以上であり、例えば60%以上である。
上記の工程を経て基材上に作製された本発明の金属パターンは、基材とともに使用されるか、或いは、基材から分離して使用される。基材とともに使用される場合は、金属パーン付き基材になる。
<繰り返し屈曲性(耐屈曲性)>
本願の金属パターン、及び金属パターン付き基材は、繰り返しの屈曲に対して耐性を有する。具体的には、実施例に記載のように曲げ半径2mmの屈曲を、例えば2回以上、5回以上、10回以上、50回以上、100回以上、又は200回以上行っても、金属パターンのシート抵抗の変化率が少ない(例えば、屈曲前と比較したシート抵抗の変化率が10%以内である)。
本願の金属パターン、及び金属パターン付き基材は、繰り返しの屈曲に対して耐性を有する。具体的には、実施例に記載のように曲げ半径2mmの屈曲を、例えば2回以上、5回以上、10回以上、50回以上、100回以上、又は200回以上行っても、金属パターンのシート抵抗の変化率が少ない(例えば、屈曲前と比較したシート抵抗の変化率が10%以内である)。
光透過率、シート抵抗値及び繊維被覆率の関係の一例として、以下の組み合わせが挙げられるが、これらに限定されない。
上記網目状金属パターンの可視光の波長領域における光透過率が5~11%の場合、シート抵抗値は5~9Ω/□、繊維被覆率は75%~90%であり、上記網目状金属パターンの可視光の波長領域における光透過率が12%以上(例えば15%以上、例えば20%以上、例えば30%以上、例えば40%以上、例えば50%以上、例えば60%以上)の場合、シート抵抗値は10~500Ω/□、繊維被覆率は1~70%である。
上記網目状金属パターンの可視光の波長領域における光透過率が5~11%の場合、シート抵抗値は5~9Ω/□、繊維被覆率は75%~90%であり、上記網目状金属パターンの可視光の波長領域における光透過率が12%以上(例えば15%以上、例えば20%以上、例えば30%以上、例えば40%以上、例えば50%以上、例えば60%以上)の場合、シート抵抗値は10~500Ω/□、繊維被覆率は1~70%である。
以下、本発明に係る具体例を説明するが、これによって本発明は何ら限定されるものではない。
[重量平均分子量の測定]
本実施例において、重合体の重量平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)により測定した。測定に用いた装置、測定条件は次の通りである。

「実施例1」
<a.共重合体の製造>
ベンジルアクリレート10g、アクリル酸1.12gをテトラヒドロフラン50mlに溶解し、10分間窒素バブリングを行った。続いて、重合開始剤として2,2‘-アゾビス(イソ酪酸)ジメチル0.018gを加え、窒素雰囲気下,70℃で過熱還流して、6時間重合を行った。重合後、n-ヘキサン1Lに溶液を注ぎ、ポリマーを析出させ、濾別、乾燥して、白色のポリマーを得た。得られたポリマーの構造は、種々の分析法からベンジルアクリレート構造のモル分率80%、アクリル酸構造のモル分率20%のポリマーであることがわかった。ゲルパーミエーションクロマトグラフィー(GPC)によりテトラヒドロフラン中で、このポリマーのポリスチレン換算の分子量を調べたところ、重量平均分子量(Mw)は25,900であった。

<b.感光性繊維製造用組成物の調製>
上記の共重合体10g、溶解抑制剤(ナフトキノンジアゾスルホン酸エステル化合物)3g、電解質(テトラブチルアンモニウムクロリド)0.1gを有機溶剤(ヘキサフルオロイソプロパノール)40gに溶解し、ポジ型の感光性繊維製造用組成物を調製した。また、この組成物から溶剤成分を乾燥除去した後の固形成分のガラス転移温度を、示差走査熱量計(DSC)により調べたところ、ガラス転移温度は28.5℃であった。
上記の共重合体10g、溶解抑制剤(ナフトキノンジアゾスルホン酸エステル化合物)3g、電解質(テトラブチルアンモニウムクロリド)0.1gを有機溶剤(ヘキサフルオロイソプロパノール)40gに溶解し、ポジ型の感光性繊維製造用組成物を調製した。また、この組成物から溶剤成分を乾燥除去した後の固形成分のガラス転移温度を、示差走査熱量計(DSC)により調べたところ、ガラス転移温度は28.5℃であった。
<c.電界紡糸法による繊維の製造方法>
本実施例において、電界紡糸法による繊維の製造は、エスプレイヤーES-2000(株式会社フューエンス製)を用いて実施した。繊維製造用組成物は、1mlのロック式ガラス注射筒(アズワン株式会社製)に注入し、針長13mmのロック式金属製ニードル24G(武蔵エンジニアリング株式会社製)を取り付けた。ニードル先端から繊維を受け取る基板までの距離(吐出距離)は10cm、印加電圧は5kV、吐出速度は10μl/min、吐出時間は5秒とした。また、電界紡糸中の実験室内の温度は23℃とした。
本実施例において、電界紡糸法による繊維の製造は、エスプレイヤーES-2000(株式会社フューエンス製)を用いて実施した。繊維製造用組成物は、1mlのロック式ガラス注射筒(アズワン株式会社製)に注入し、針長13mmのロック式金属製ニードル24G(武蔵エンジニアリング株式会社製)を取り付けた。ニードル先端から繊維を受け取る基板までの距離(吐出距離)は10cm、印加電圧は5kV、吐出速度は10μl/min、吐出時間は5秒とした。また、電界紡糸中の実験室内の温度は23℃とした。
<d.感光性繊維のパターニング>
感光性繊維製造用組成物を電界紡糸法にて、静置したアルミニウム蒸着PETフィルム(PETフィルムの厚み12μm、アルミニウム蒸着膜の厚み50nm)のアルミ蒸着膜面に紡糸を行い、直径約300nmの繊維の絡み合いからなる繊維層を形成した。この時、被覆率(アルミニウム蒸着PETフィルムを繊維層の繊維が覆っている割合)は、約40%であった。次いで、40℃のオーブンで5分間加熱を行い、繊維層中の残留溶媒の除去と、繊維の熱ダレを利用して繊維層をアルミニウム蒸着PETフィルムに密着させた。次に、超高圧水銀ランプを光源に用いて、繊維層を、最小線幅50μmの配線パターンを含む回路パターンが描かれているフォトマスクを介してコンタクト露光した。露光波長は、350nm~450nmまでのブロードバンド露光とし、露光量は、i線波長にて測定し、1000mJ/cm2とした。繊維層の露光後、現像液(金属腐食防止剤を含有させたアルカリ性水溶液(水酸化テトラメチルアンモニウム0.0238%)に2分間暴露し、次いで、純水で5分間リンスした。その後、40℃のオーブンで5分間加熱して乾燥させ、アルミニウム蒸着PETフィルム上に、線幅50μmの配線パターンを有する繊維層を得た。
感光性繊維製造用組成物を電界紡糸法にて、静置したアルミニウム蒸着PETフィルム(PETフィルムの厚み12μm、アルミニウム蒸着膜の厚み50nm)のアルミ蒸着膜面に紡糸を行い、直径約300nmの繊維の絡み合いからなる繊維層を形成した。この時、被覆率(アルミニウム蒸着PETフィルムを繊維層の繊維が覆っている割合)は、約40%であった。次いで、40℃のオーブンで5分間加熱を行い、繊維層中の残留溶媒の除去と、繊維の熱ダレを利用して繊維層をアルミニウム蒸着PETフィルムに密着させた。次に、超高圧水銀ランプを光源に用いて、繊維層を、最小線幅50μmの配線パターンを含む回路パターンが描かれているフォトマスクを介してコンタクト露光した。露光波長は、350nm~450nmまでのブロードバンド露光とし、露光量は、i線波長にて測定し、1000mJ/cm2とした。繊維層の露光後、現像液(金属腐食防止剤を含有させたアルカリ性水溶液(水酸化テトラメチルアンモニウム0.0238%)に2分間暴露し、次いで、純水で5分間リンスした。その後、40℃のオーブンで5分間加熱して乾燥させ、アルミニウム蒸着PETフィルム上に、線幅50μmの配線パターンを有する繊維層を得た。
<e.アルミニウム蒸着PETフィルムのエッチング>
上記の線幅50μmの配線パターンを有する繊維層を形成したアルミニウム蒸着PETフィルムを、アルミニウムエッチング液Pure Etch AS1(リン酸・硝酸・酢酸系、林純薬工業株式会社製)に浸漬し、繊維層をエッチングマスクとして、アルミニウムのウェットエッチングを行った(25℃、5分)。その後、繊維層を有機溶剤(アセトン)で完全に除去すると、PETフィルム上に、線幅約300nmの細いアルミニウムの網目状ネットワーク構造からなる最小線幅50μmの配線パターンを含む回路パターンを形成することができた。
上記の線幅50μmの配線パターンを有する繊維層を形成したアルミニウム蒸着PETフィルムを、アルミニウムエッチング液Pure Etch AS1(リン酸・硝酸・酢酸系、林純薬工業株式会社製)に浸漬し、繊維層をエッチングマスクとして、アルミニウムのウェットエッチングを行った(25℃、5分)。その後、繊維層を有機溶剤(アセトン)で完全に除去すると、PETフィルム上に、線幅約300nmの細いアルミニウムの網目状ネットワーク構造からなる最小線幅50μmの配線パターンを含む回路パターンを形成することができた。
<f.配線パターンの電気・光学・機械特性)
線幅約300nmの細いアルミニウムの網目状ネットワーク構造からなる回路パターン部分の電気特性を4端子抵抗測定法により測定した。その結果、導電性を示すことが確認され、シート抵抗は約10Ω/□であった。この時、導電性に異方性は見られなかった。次に、紫外可視分光光度計および目視により光学特性を計測・観察した。その結果、網目状金属パターンにより形成された配線パターンの、網目状金属パターン部分は、可視光の波長領域380nm~780nmにおいて光透過率約60%を示し、目視によっても透明であることが確認できた。次に、曲げ半径2mmの屈曲試験を行った。100回の屈曲を行ってもシート抵抗に変化は見られず高い導電性を維持することができた。
線幅約300nmの細いアルミニウムの網目状ネットワーク構造からなる回路パターン部分の電気特性を4端子抵抗測定法により測定した。その結果、導電性を示すことが確認され、シート抵抗は約10Ω/□であった。この時、導電性に異方性は見られなかった。次に、紫外可視分光光度計および目視により光学特性を計測・観察した。その結果、網目状金属パターンにより形成された配線パターンの、網目状金属パターン部分は、可視光の波長領域380nm~780nmにおいて光透過率約60%を示し、目視によっても透明であることが確認できた。次に、曲げ半径2mmの屈曲試験を行った。100回の屈曲を行ってもシート抵抗に変化は見られず高い導電性を維持することができた。
「実施例2」
<a.共重合体の製造>
4-ヒドロキシフェニルメタクリレート10g、ベンジルアクリレート20.04g、ベンジルメタクリレート7.92gをテトラヒドロフラン120mlに溶解し、10分間窒素バブリングを行った。続いて、重合開始剤として2,2‘-アゾビス(イソ酪酸)ジメチル0.26gを加え、窒素雰囲気下,70℃で過熱還流して、6時間重合を行った。重合後、n-ヘキサン2lに溶液を注ぎ、ポリマーを析出させ、濾別、乾燥して、白色のポリマーを得た。得られたポリマーの構造は、種々の分析法から4-ヒドロキシフェニルメタクリレート構造のモル分率25%、ベンジルアクリレート構造のモル分率55%、ベンジルメタクリレート構造のモル分率20%のポリマーであることがわかった。ゲルパーミエーションクロマトグラフィー(GPC)によりテトラヒドロフラン中で、このポリマーのポリスチレン換算の分子量を調べたところ、重量平均分子量(Mw)は31,000であった。

4-ヒドロキシフェニルメタクリレート10g、ベンジルアクリレート20.04g、ベンジルメタクリレート7.92gをテトラヒドロフラン120mlに溶解し、10分間窒素バブリングを行った。続いて、重合開始剤として2,2‘-アゾビス(イソ酪酸)ジメチル0.26gを加え、窒素雰囲気下,70℃で過熱還流して、6時間重合を行った。重合後、n-ヘキサン2lに溶液を注ぎ、ポリマーを析出させ、濾別、乾燥して、白色のポリマーを得た。得られたポリマーの構造は、種々の分析法から4-ヒドロキシフェニルメタクリレート構造のモル分率25%、ベンジルアクリレート構造のモル分率55%、ベンジルメタクリレート構造のモル分率20%のポリマーであることがわかった。ゲルパーミエーションクロマトグラフィー(GPC)によりテトラヒドロフラン中で、このポリマーのポリスチレン換算の分子量を調べたところ、重量平均分子量(Mw)は31,000であった。
<b.感光性繊維製造用組成物の調製>
上記の共重合体10g、溶解抑制剤(ナフトキノンジアゾスルホン酸エステル化合物)3g、電解質(テトラブチルアンモニウムクロリド)0.5gを有機溶剤(ヘキサフルオロイソプロパノール)90gに溶解し、ポジ型の感光性繊維製造用組成物を調製した。また、この組成物から溶剤成分を乾燥除去した後の固形成分のガラス転移温度を、示差走査熱量計(DSC)により調べたところ、ガラス転移温度は85.6℃であった。

上記の線幅50μmの配線パターンを有する繊維層を形成したアルミニウム蒸着PETフィルムを、アルミニウムエッチング液Pure Etch AS1(リン酸・硝酸・酢酸系、林純薬工業株式会社製)に浸漬し、繊維層をエッチングマスクとして、アルミニウムのウェットエッチングを行った(25℃、1分)。その後、繊維層を有機溶剤(アセトン)で完全に除去すると、PETフィルム上に、線幅約500nmの細いアルミニウムの網目状ネットワーク構造からなる最小線幅50μmの配線パターンを含む回路パターンを形成することができた。

線幅約500nmの細いアルミニウムの網目状ネットワーク構造からなる回路パターン部分の電気特性を4端子抵抗測定法により測定した。その結果、導電性を示すことが確認され、シート抵抗は約20Ω/□であった。この時、導電性に異方性は見られなかった。次に、紫外可視分光光度計および目視により光学特性を計測・観察した。その結果、網目状金属パターンにより形成された配線パターンの、網目状金属パターン部分は、可視光の波長領域380nm~780nmにおいて光透過率約65%を示し、目視によっても透明であることが確認できた。次に、曲げ半径2mmの屈曲試験を行った。100回の屈曲を行ってもシート抵抗に変化は見られず高い導電性を維持することができた。

感光性繊維製造用組成物を電界紡糸法にて、静置したアルミニウム蒸着PETフィルム(PETフィルムの厚み12μm、アルミニウム蒸着膜の厚み50nm)のアルミ蒸着膜面に紡糸を行い、直径約2μmの繊維の絡み合いからなる繊維層を形成した。この時、被覆率(アルミニウム蒸着PETフィルムを繊維層の繊維が覆っている割合)は、約20%であった。次いで、90℃のオーブンで5分間加熱を行い、繊維層中の残留溶媒の除去と、繊維の熱ダレを利用して繊維層をアルミニウム蒸着PETフィルムに密着させた。次に、超高圧水銀ランプを光源に用いて、繊維層を、最小線幅50μmの配線パターンを含む回路パターンが描かれているフォトマスクを介してコンタクト露光した。露光波長は、350nm~450nmまでのブロードバンド露光とし、露光量は、i線波長にて測定し、280mJ/cm2とした。繊維層の露光後、現像液(金属腐食防止剤を含有させたアルカリ性水溶液(水酸化テトラメチルアンモニウム3.3%)に2分間暴露し、次いで、純水で5分間リンスした。その後、40℃のオーブンで5分間加熱して乾燥させ、アルミニウム蒸着PETフィルム上に、線幅50μmの配線パターンを有する繊維層を得た。

<d.アルミニウム蒸着PETフィルムのエッチング>
上記の線幅50μmの配線パターンを有する繊維層を形成したアルミニウム蒸着PETフィルムを、アルミニウムエッチング液Pure Etch AS1(リン酸・硝酸・酢酸系、林純薬工業株式会社製)に浸漬し、繊維層をエッチングマスクとして、アルミニウムのウェットエッチングを行った(25℃、1分)。その後、繊維層を有機溶剤(アセトン)で完全に除去すると、PETフィルム上に、線幅約2μmのアルミニウムの網目状ネットワーク構造からなる最小線幅50μmの配線パターンを含む回路パターンを形成することができた。
上記の線幅50μmの配線パターンを有する繊維層を形成したアルミニウム蒸着PETフィルムを、アルミニウムエッチング液Pure Etch AS1(リン酸・硝酸・酢酸系、林純薬工業株式会社製)に浸漬し、繊維層をエッチングマスクとして、アルミニウムのウェットエッチングを行った(25℃、1分)。その後、繊維層を有機溶剤(アセトン)で完全に除去すると、PETフィルム上に、線幅約2μmのアルミニウムの網目状ネットワーク構造からなる最小線幅50μmの配線パターンを含む回路パターンを形成することができた。
<e.配線パターンの電気・光学・機械特性)
線幅約2μmのアルミニウムの網目状ネットワーク構造からなる回路パターン部分の電気特性を4端子抵抗測定法により測定した。その結果、導電性を示すことが確認され、シート抵抗は約25Ω/□であった。次に、紫外可視分光光度計および目視により光学特性を計測・観察した。その結果、網目状金属パターンにより形成された配線パターンの、網目状金属パターン部分は、可視光の波長領域380nm~780nmにおいて光透過率約60%を示した。目視によっても透明であることが確認できた。次に、曲げ半径2mmの屈曲試験を行った。100回の屈曲を行ってもシート抵抗に変化は見られず、高い導電性を維持した。
線幅約2μmのアルミニウムの網目状ネットワーク構造からなる回路パターン部分の電気特性を4端子抵抗測定法により測定した。その結果、導電性を示すことが確認され、シート抵抗は約25Ω/□であった。次に、紫外可視分光光度計および目視により光学特性を計測・観察した。その結果、網目状金属パターンにより形成された配線パターンの、網目状金属パターン部分は、可視光の波長領域380nm~780nmにおいて光透過率約60%を示した。目視によっても透明であることが確認できた。次に、曲げ半径2mmの屈曲試験を行った。100回の屈曲を行ってもシート抵抗に変化は見られず、高い導電性を維持した。
「比較例1」(ITO膜の耐屈曲性)
<ITO透明導電膜の電気・光学・機械特性>
PETフィルム上に形成したITO透明導電膜(ITOの膜厚約75nm)の電気特性を4端子抵抗測定法により測定した。その結果、シート抵抗は約100Ω/□であった。この時、導電性に異方性は見られなかった。次に、紫外可視分光光度計および目視により光学特性を計測・観察した。その結果、可視光の波長領域550nmにおいて光透過率約78%を示し、目視によっても透明であることが確認できた。次に、曲げ半径2mmの屈曲試験を行った。1回の屈曲を行った時点でシート抵抗は約4kΩ/□まで増加し導電性の大幅な低下が見られた。
<ITO透明導電膜の電気・光学・機械特性>
PETフィルム上に形成したITO透明導電膜(ITOの膜厚約75nm)の電気特性を4端子抵抗測定法により測定した。その結果、シート抵抗は約100Ω/□であった。この時、導電性に異方性は見られなかった。次に、紫外可視分光光度計および目視により光学特性を計測・観察した。その結果、可視光の波長領域550nmにおいて光透過率約78%を示し、目視によっても透明であることが確認できた。次に、曲げ半径2mmの屈曲試験を行った。1回の屈曲を行った時点でシート抵抗は約4kΩ/□まで増加し導電性の大幅な低下が見られた。
Claims (14)
- ポジ型感光性材料からなる感光性繊維であって、ポジ型感光性材料が、(メタ)アクリル樹脂又はポリビニルフェノール樹脂、並びに溶解抑制剤を含む、感光性繊維。
- (メタ)アクリル樹脂又はポリビニルフェノール樹脂、溶解抑制剤並びに溶剤を含む、感光性繊維を製造するための組成物。
- さらに電解質を含む、請求項2に記載の組成物。
- 請求項2又は3に記載の組成物を紡糸する工程を含む、感光性繊維の製造方法。
- 基材上に、請求項2又は3に記載の組成物を紡糸して、感光性繊維からなる繊維層を形成する第1工程、
該繊維層を、マスクを介して露光する第2工程、及び
該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程
を含む、感光性繊維パターンの製造方法。 - 金属層を表面に有する基材上に、感光性繊維からなる繊維層を形成する第1工程、
該繊維層を、マスクを介して露光する第2工程、
該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程、及び
該金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、網目状金属パターンを形成する第4工程
を含む、金属パターンの製造方法。 - 上記感光性繊維が、(i)ノボラック樹脂及び溶解抑制剤を含むか、(ii)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに光酸発生剤を含むか、(iii)光酸発生基を側鎖に有する構造単位を含むポリビニルフェノール樹脂又は(メタ)アクリル樹脂を含むか、あるいは(iv)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに溶解抑制剤を含む、請求項6に記載の金属パターンの製造方法。
- 上記網目状金属パターンの可視光の波長領域における光透過率が5%以上である、請求項6又は7に記載の金属パターンの製造方法。
- 繰り返し屈曲試験で導電性を維持できる屈曲回数が10回以上の金属パターンである、請求項6乃至8何れか1項に記載の金属パターンの製造方法。
- 金属層を表面に有する基材上に、感光性繊維からなる繊維層を形成する第1工程、
該繊維層を、マスクを介して露光する第2工程、
該繊維層を、現像液により現像し、感光性繊維パターンを形成する第3工程、及び
該金属層を、エッチング液にてエッチングし、さらに感光性繊維を除去し、網目状金属パターンを形成する第4工程
を含む、金属パターン付き基材の製造方法。 - 上記感光性繊維が、(i)ノボラック樹脂及び溶解抑制剤を含むか、(ii)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに光酸発生剤を含むか、(iii)光酸発生基を側鎖に有する構造単位を含むポリビニルフェノール樹脂又は(メタ)アクリル樹脂を含むか、あるいは(iv)ポリビニルフェノール樹脂又は(メタ)アクリル樹脂、並びに溶解抑制剤を含む、請求項10に記載の金属パターン付き基材の製造方法。
- 請求項10又は請求項11に記載の金属パターン付き基材の製造方法で製造された金属パターン付き基材。
- 上記網目状金属パターンの可視光の波長領域における光透過率が5%以上である、請求項12に記載の金属パターン付き基材。
- 繰り返し屈曲試験で導電性を維持できる屈曲回数が10回以上である、請求項12又は13に記載の金属パターン付き基材。
