なお、本発明において、式(II)中のpが2以上の場合には、複数あるR2は互いに同一でも異なっていてもよく、また、式(II)中のqが2以上の場合には、複数あるR3は互いに同一でも異なっていてもよい。
なお、本発明において、現像液の表面張力は、例えば、25℃において、輪環法を用いて測定することができる。
本発明のポジ型レジスト組成物やレジストパターン形成方法によれば、レジストパターンの倒れ発生を抑制可能であり、良好なレジストパターンを効率的に形成することができる。
ここで、本発明の重合体は、電子線などの電離放射線や紫外線などの短波長の光の照射により主鎖が切断されて低分子量化する、主鎖切断型のポジ型レジストとして良好に使用することができる。そして、本発明のポジ型レジスト組成物は、ポジ型レジストとして本発明の重合体を含むものであり、例えば、ビルドアップ基板などのプリント基板の製造プロセスにおいてレジストパターンを形成する際に用いることができる。
本発明の重合体は、下記の一般式(I):

なお、フッ素原子を有する単量体単位を含有させることでレジストパターンの倒れの発生を抑制することができる理由は、明らかではないが、重合体の撥液性が向上するため、レジストパターンの形成過程において現像液やリンス液を除去する際にパターン間で引っ張り合いが起こるのを抑制することができるからであると推察される。
また、R1の炭素数は、2以上10以下であることが好ましく、3以上4以下であることがより好ましく、3であることが更に好ましい。炭素数が少な過ぎると、現像液に対する溶解度が向上しないことがあり、炭素数が多過ぎると、ガラス転移点が低下して、パターンの明瞭性が担保できないことがある。
具体的には、式(I)及び式(III)中のR1は、フルオロアルキル基、フルオロアルコキシアルキル基、またはフルオロアルコキシアルケニル基であることが好ましく、フルオロアルキル基であることがより好ましい。
ここで、前記フルオロアルキル基としては、例えば、2,2,3,3,3-ペンタフルオロプロピル基(フッ素原子の数が5、炭素数が3、下記構造式X)、3,3,4,4,4-ペンタフルオロブチル基(フッ素原子の数が5、炭素数が4、下記構造式Y)、1H-1-(トリフルオロメチル)トリフルオロエチル基(フッ素原子の数が6、炭素数が3)、1H,1H,3H-ヘキサフルオロブチル基(フッ素原子の数が6、炭素数が4)、2,2,3,3,4,4,4-へプタフルオロブチル基(フッ素原子の数が7、炭素数が4)、または1,2,2,2-テトラフルオロ-1-(トリフルオロメチル)エチル基(フッ素原子の数が7、炭素数が3)であることが好ましく、2,2,3,3,3-ペンタフルオロプロピル基(フッ素原子の数が5、炭素数が3、下記構造式X)であることが特に好ましい。
また、前記フルオロアルコキシアルキル基としては、例えば、フルオロエトキシメチル基(フッ素原子の数が5、炭素数が3、下記構造式Z)またはフルオロエトキシエチル基(フッ素原子の数が5、炭素数が4、下記構造式P)であることが好ましい。
また、前記フルオロアルコキシアルケニル基としては、例えば、フルオロエトキシビニル基(フッ素原子の数が5、炭素数が4、下記構造式Q)であることが好ましい。
また、式(II)及び式(IV)中のR2~R3を構成し得る非置換のアルキル基としては、特に限定されることなく、非置換の炭素数1以上5以下のアルキル基が挙げられる。中でも、R2~R3を構成し得る非置換のアルキル基としては、メチル基又はエチル基が好ましい。
なお、重合体の調製の容易性を向上させる観点からは、式(II)及び式(IV)中のpが5であり、qが0であり、5つあるR2の全てが水素原子または非置換のアルキル基であることが好ましく、5つあるR2の全てが水素原子または非置換の炭素数1以上5以下のアルキル基であることがより好ましく、5つあるR2の全てが水素原子であることが更に好ましい。
また、現像液に対する溶解性の観点からは、式(II)及び式(IV)中に複数存在するR2及びR3のいずれかにフッ素を1つ含有させることが好ましい。
<重量平均分子量>
ここで、本発明の重合体の重量平均分子量(Mw)は、20000以上であることが好ましく、25000以上であることがより好ましく、40000以上であることが特に好ましく、50000以下であることが好ましい。また、重合体の重量平均分子量(Mw)が20000以上であれば、過剰に低い照射量でレジスト膜の現像液に対する溶解性を高まることを抑制することができ、明瞭性が過度に低下することを抑制することができる。
また、本発明の重合体の数平均分子量(Mn)は、20000以上であることが好ましく、25000以上であることがより好ましく、28000以上であることが特に好ましく、37000以下であることが好ましい。また、重合体の数平均分子量(Mn)が20000以上であれば、過剰に低い照射量でレジスト膜の現像液に対する溶解性を高まることを抑制することができ、明瞭性が過度に低下することを抑制することができる。
本発明の重合体の分子量分布(Mw/Mn)は、1.25以上であることが好ましく、1.30以上であることがより好ましく、1.65以下であることが好ましく、1.60以下であることがより好ましい。重合体の分子量分布(Mw/Mn)が1.25以上であれば、重合体の製造容易性を高めることができる。重合体の分子量分布(Mw/Mn)が1.65以下であれば、ポジ型レジストとして使用した際の明瞭性を高めることができ、得られるレジストパターンの明瞭性を高めることができる。
本発明の重合体を用いて作製したフィルム(膜)は、表面自由エネルギーが15mJ/m2以上であることが好ましく、20mJ/m2以上であることがより好ましく、21mJ/m2以上であることが特に好ましく、30mJ/m2以下であることが好ましく、25mJ/m2以下であることがより好ましく、24.5mJ/m2以下であることが特に好ましい。表面自由エネルギーが15mJ/m2以上であれば、濡れ性を担保した現像液やリンス液を選択することができる。表面自由エネルギーが30mJ/m2以下であれば、選択的に照射領域を溶解させることができる。
なお、上記表面自由エネルギーは、接触角計を使用して、表面張力、極性項(p)及び分散力項(d)が既知の2種類の溶媒(水とジヨードメタン)の接触角を以下の条件で測定し、Owens-Wendt(拡張Fowkes式)の方法による表面自由エネルギーの評価を行い、重合体(crude)の表面自由エネルギーを算出することができる。
そして、上述した単量体単位(A)及び単量体単位(B)を有する重合体は、例えば、単量体(a)と単量体(b)とを含む単量体組成物を重合させた後、任意に得られた重合物を精製することにより調製することができる。
なお、重合体の組成、分子量分布、重量平均分子量及び数平均分子量は、重合条件及び精製条件を変更することにより調整することができる。具体的には、例えば、重合体の組成は、重合に使用する単量体組成物中の各単量体の含有割合を変更することにより調整することができる。また、重量平均分子量及び数平均分子量は、重合温度を高くすれば、小さくすることができる。更に、重量平均分子量及び数平均分子量は、重合時間を短くすれば、小さくすることができる。
ここで、本発明の重合体の調製に用いる単量体組成物としては、単量体(a)及び単量体(b)を含む単量体成分と、任意で使用可能な溶媒と、重合開始剤と、任意に添加される添加剤との混合物を用いることができる。そして、単量体組成物の重合は、既知の方法を用いて行うことができる。中でも、溶媒を使用する場合には、溶媒としてシクロペンタノンなどを用いることが好ましい。また、重合開始剤としては、アゾビスイソブチロニトリルなどのラジカル重合開始剤を用いることが好ましい。なお、重合体の重量平均分子量及び数平均分子量は、重合開始剤の配合量を変更することによっても調整することができる。具体的には、重量平均分子量及び数平均分子量は、重合開始剤の配合量を少なくすれば、大きくすることができ、反対に、重合開始剤の配合量を多くすれば、小さくすることができる。
得られた重合物を精製する場合に用いる精製方法としては、特に限定されることなく、再沈殿法やカラムクロマトグラフィー法などの既知の精製方法が挙げられる。中でも、精製方法としては、再沈殿法を用いることが好ましい。
なお、重合物の精製は、複数回繰り返して実施してもよい。
本発明のポジ型レジスト組成物は、上述した重合体と、溶剤とを含み、任意に、レジスト組成物に配合され得る既知の添加剤を更に含有する。そして、本発明のポジ型レジスト組成物は、上述した重合体をポジ型レジストとして含有しているので、レジストパターンの形成に使用した際にレジストパターンの倒れの発生を十分に抑制可能であり、明瞭なレジストパターンを良好に形成することができ、さらに、感度を向上させることができる。
なお、溶剤としては、上述した重合体を溶解可能な溶剤であれば既知の溶剤を用いることができる。中でも、適度な粘度のポジ型レジスト組成物を得てポジ型レジスト組成物の塗工性を向上させる観点からは、溶剤としては、有機酸のn-ペンチルエステル、有機酸のn-ヘキシルエステルまたはそれらの混合物が好ましく、酢酸n-ペンチル、酢酸n-ヘキシルまたはそれらの混合物がより好ましく、酢酸n-ヘキシルが更に好ましい。
本発明のレジストパターン形成方法は、上述したポジ型レジスト組成物を用いる。具体的には、本発明のレジストパターン形成方法は、(1)本発明のポジ型レジスト組成物を用いてレジスト膜を形成する工程(レジスト膜形成工程)と、(2)レジスト膜を露光する工程(露光工程)と、(3)露光されたレジスト膜を現像する工程(現像工程)と、を含む。なおここで、任意に、現像工程の後に現像液を除去するリンス工程を更に含んでいてもよい。さらに、本発明のレジストパターン形成方法は、現像工程を、表面張力が17mN/m以下の現像液を用いて行うことを特徴とする。本発明のレジストパターン形成方法は、上述した単量体単位(A)および単量体単位(B)を含有する重合体を含んでなるレジスト膜を、表面張力が17mN/m以下の現像液を用いて現像するので、レジストパターンの倒れの発生を十分に抑制しつつ、明瞭なレジストパターンを良好かつ効率的に形成可能である。
上記工程(1)では、レジストパターンを利用して加工される基板などの被加工物の上に、本発明のポジ型レジスト組成物を塗布し、塗布したポジ型レジスト組成物を乾燥させてレジスト膜を形成する。塗布方法及び乾燥方法は特に限定されることなく、既知の塗布方法及び乾燥方法にて行うことができる。
上記工程(2)では、レジスト膜に対して電離放射線や光を照射して所望のパターンを描画する。なお、電離放射線や光の照射には、電子線描画装置やレーザー描画装置などの既知の描画装置を用いることができる。
上記工程(3)では、露光工程で露光されたレジスト膜と、現像液とを接触させてレジスト膜を現像し、被加工物上にレジストパターンを形成する。
ここで、レジスト膜と現像液とを接触させる方法は、特に限定されることなく、現像液中へのレジスト膜の浸漬やレジスト膜への現像液の塗布等の既知の手法を用いることができる。
本発明のレジストパターン形成方法で使用する現像液は、表面張力が17mN/m以下であることを必要とする。現像液の表面張力は、好ましくは16.5mN/m以下であり、より好ましくは15mN/m以下である。本発明のポジ型レジスト組成物を用いて形成したレジスト膜は表面エネルギーが低くなるが、現像液の表面張力が17mN/m以下であれば、現像対象とするレジストパターンが微細な場合であっても、微細な間隙に現像液が進入し易い。さらに、現像液は、沸点が63℃以下であることが好ましく、60℃以下であることがより好ましい。沸点が63℃以下であれば、乾燥が容易であり、リンス工程を不要とすることが可能になる。
表面張力が17mN/m以下である現像液としては、例えば、CF3CFHCFHCF2CF3(表面張力:14.1mN/m)、CF3CF2CHCl2(表面張力16.2mN/m)、CClF2CF2CHClF(表面張力16.2mN/m)、CF3CF2CF2CF2OCH3(表面張力13.6mN/m)、C8F18(表面張力13.6mN/m)、C4F9OC2H5(表面張力13.6mN/m)、C2F5CF(OCH3)C3F7(表面張力15.1mN/m)及びこれらの混合物等のフッ素系溶剤を用いることができ、中でも、CF3CFHCFHCF2CF3を用いることが好ましい。なお、現像液として使用可能なフッ素系溶剤の選定にあたり、露光工程を実施する前のレジスト膜を溶解しないフッ素系溶剤を選択することが好ましい。さらに、現像液としての表面張力が17mN/m以下となる限りにおいて、表面張力が17超えの溶剤を17以下の溶剤と混合して用いてもよい。混合可能な溶剤としては、例えば、メタノール、エタノール、1-プロパノール;2-プロパノール(イソプロピルアルコール)等のアルコール;酢酸アミル、酢酸ヘキシルなどのアルキル基を有する酢酸エステル;などが挙げられる。現像液全体としての表面張力が17mN/m以下となる限りにおいて、上述した重合体を用いて形成されたレジスト膜の溶解性が種々異なるこれらの溶剤を混合することで、レジストパターンの微細な間隙に対する侵入容易性と、レジスト膜の溶解性とを両立させることができる。一方、単一種の溶剤を用いると、回収乃至再利用がし易い点で有利である。また、現像液のSP値は、6.2~7.3であることが好ましい。現像液のSP値が6.2~7.3であると、ポリマーを速やかに溶解し、明瞭なパターンを形成することができる。なお、フッ素系溶剤を含む複数の溶剤の混合物を現像液とする場合に、現像液全体に対するフッ素系溶剤の占める比率は、50体積%超であることが好ましく、75体積%超であることがより好ましく、90体積%以上であることがさらに好ましく、95体積%以上であることが特に好ましい。
なお、任意に用いられるリンス液としては、特に限定されることなく、使用する現像液の種類に応じた既知のリンス液を用いることができる。さらに、リンス液の選定では、現像液と混ざり易いリンス液を選択し、現像液との置換が容易となるようにすることが好ましい。例えば、現像液としてCF3CFHCFHCF2CF3を用いた場合、リンス液を用いる必要はないが、リンス液としてハイドロフルオロエーテル等を用いることができる。
また、現像液の温度は特に限定されないが、例えば21℃以上25℃以下とすることができる。
現像条件は、所望の品質のレジストパターンを得るように適宜設定することができる。
このように、現像時間を好ましい範囲内又はより好ましい範囲内とすることで、レジストパターンの倒れの発生を十分に抑制しつつ、明瞭なレジストパターンを良好かつ効率的に形成可能である。
そして、実施例および比較例において、重合体(crude)の重量平均分子量、数平均分子量および分子量分布、重合体(crude)を用いて作製したフィルム(膜)の表面自由エネルギー、並びに、重合体(crude)よりなるポジ型レジストの耐パターン倒れ性、Eth、及びγ値(明瞭性)は、下記の方法で測定および評価した。
得られた重合体(crude)についてゲル浸透クロマトグラフィーを用いて重量平均分子量(Mw)および数平均分子量(Mn)を測定し、分子量分布(Mw/Mn)を算出した。具体的には、ゲル浸透クロマトグラフ(東ソー製、HLC-8220)を使用し、展開溶媒としてテトラヒドロフランを用いて、重合体(crude)の重量平均分子量(Mw)および数平均分子量(Mn)を標準ポリスチレン換算値として求めた。そして、分子量分布(Mw/Mn)を算出した。
得られた重合体(crude)を用いて以下の方法で作製したフィルム(膜)について、接触角計(協和界面科学製、Drop Master700)を使用して、表面張力、極性項(p)及び分散力項(d)が既知の2種類の溶媒(水とジヨードメタン)の接触角を以下の条件で測定し、Owens-Wendt(拡張Fowkes式)の方法による表面自由エネルギーの評価を行い、重合体(crude)の表面自由エネルギーを算出した。なお、接触角測定の測定条件は下記で行った。
<<フィルム(膜)の作製方法>>
スピンコーター(ミカサ製、MS-A150)を使用し、ポジ型レジスト組成物を直径4インチのシリコンウェハ上に厚さ500nmになるように塗布した。そして、塗布したポジ型レジスト組成物を温度180℃のホットプレートで3分間加熱して、シリコンウェハ上にフィルム(膜)を形成した。

<重合体(crude)の調製>
単量体(a)としてのα-クロロアクリル酸2,2,3,3,3-ペンタフルオロプロピル(ACAPFP)3.0gおよび単量体(b)としてのα-メチルスチレン(AMS)3.4764gと、重合開始剤としてのアゾビスイソブチロニトリル0.0055gと、溶媒としてのシクロペンタノン1.6205gを含む単量体組成物をガラス容器に入れ、ガラス容器を密閉および窒素置換して、窒素雰囲気下、78℃の恒温槽内で6時間撹拌した。その後、室温に戻し、ガラス容器内を大気解放した後、得られた溶液にテトラヒドロフラン(THF)10gを加えた。そして、THFを加えた溶液を、メタノール300g中に滴下し、重合物を析出させた。その後、析出した重合物を含む溶液をキリヤマ漏斗によりろ過し、白色の凝固物(重合体;crude)を得た。そして、得られた重合体(crude)について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体(crude)を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-1に示す。さらに、得られた重合体(crude)は、α-クロロアクリル酸2,2,3,3,3-ペンタフルオロプロピル単位を50mol%、α-メチルスチレン単位を50mol%含んでいた。
得られた重合体(crude)を溶剤としての酢酸n-ヘキシルに溶解させ、重合体(crude)の濃度が4質量%であるレジスト溶液(ポジ型レジスト組成物)を調製した。そして、重合体(crude)よりなるポジ型レジスト膜の耐パターン倒れ性、γ値、及びEthを以下に従って評価した。結果を表1-1に示す。
スピンコーター(ミカサ製、MS-A150)を使用し、ポジ型レジスト組成物を、直径4インチのシリコンウェハ上に塗布した。次いで、塗布したポジ型レジスト組成物を温度180℃のホットプレートで3分間加熱して、シリコンウェハ上に厚さ50nmのレジスト膜を形成した。そして、電子線描画装置(エリオニクス社製、ELS-S50)を用いてレジスト膜を最適露光量(Eop)で露光して、パターンを描画した。その後、レジスト用現像液として表面張力が14.1であるフッ素系溶剤(三井・デュポンフロロケミカル株式会社製、バートレルXF(登録商標)、CF3CFHCFHCF2CF3)を用いて温度23℃で1分間の現像処理を行った。その後、レジスト用現像液をブローで乾燥させてレジストパターンを形成した。そして、形成したレジストパターンのパターン倒れの有無を観察した。なお、最適露光量(Eop)は、それぞれEthの約2倍の値を目安として、適宜設定した。また、レジストパターンのライン(未露光領域)とスペース(露光領域)は、それぞれ20nmとした。
そして、以下の基準に従って耐パターン倒れ性を評価した。
A:パターン倒れ無し
B:パターン倒れ有り
スピンコーター(ミカサ製、MS-A150)を使用し、ポジ型レジスト組成物を直径4インチのシリコンウェハ上に厚さ500nmになるように塗布した。そして、塗布したポジ型レジスト組成物を温度180℃のホットプレートで3分間加熱して、シリコンウェハ上にレジスト膜を形成した。そして、電子線描画装置(エリオニクス社製、ELS-S50)を用いて、電子線の照射量が互いに異なるパターン(寸法500μm×500μm)をレジスト膜上に複数描画し、レジスト用現像液として、表面張力が14.1mN/mであるフッ素系溶剤(三井・デュポンフロロケミカル株式会社製、バートレルXF(登録商標)、CF3CFHCFHCF2CF3)を用いて、温度23℃で1分間の現像処理を行った。なお、電子線の照射量は、4μC/cm2から200μC/cm2の範囲内で4μC/cm2ずつ異ならせた。次に、描画した部分のレジスト膜の厚みを光学式膜厚計(大日本スクリーン製、ラムダエース)で測定し、電子線の総照射量の常用対数と、現像後のレジスト膜の残膜率(=(現像後のレジスト膜の膜厚/シリコンウェハ上に形成したレジスト膜の膜厚)との関係を示す感度曲線を作成した。そして、得られた感度曲線(横軸:電子線の総照射量の常用対数、縦軸:レジスト膜の残膜率(0≦残膜率≦1.00))について、下記の式を用いてγ値を求めた。なお、下記の式中、E0は、残膜率0.20~0.80の範囲において感度曲線を二次関数にフィッティングし、得られた二次関数(残膜率と総照射量の常用対数との関数)に対して残膜率0を代入した際に得られる総照射量の対数である。また、E1は、得られた二次関数上の残膜率0の点と残膜率0.50の点とを結ぶ直線(感度曲線の傾きの近似線)を作成し、得られた直線(残膜率と総照射量の常用対数との関数)に対して残膜率1.00を代入した際に得られる総照射量の対数である。そして、下記式は、残膜率0と1.00との間での上記直線の傾きを表している。
「レジスト膜のγ値」の評価方法と同様にしてシリコンウェハ上にレジスト膜を形成した。得られたレジスト膜の初期厚みT0を光学式膜厚計(大日本スクリーン製、ラムダエース)で測定した。また、γ値の算出の際に得られた直線(感度曲線の傾きの近似線)の残膜率が0となる際の、電子線の総照射量Eth(μC/cm2)を求めた。なお、Ethの値が小さいほど、レジスト膜の感度が高く、レジストパターンの形成効率が高いことを意味する。
実施例1において、重合体(crude)を用いる代わりに、重合体(crude)に対して下記精製を行った重合体を用いたこと以外は、実施例1と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-1に示す。
次いで、得られた重合体(crude)を100gのTHFに溶解させ、得られた溶液をTHF150gとメタノール(MeOH)850gとの混合溶媒に滴下し、白色の凝固物(α-メチルスチレン単位およびα-クロロアクリル酸2,2,3,3,3-ペンタフルオロプロピル単位を含有する重合体)を析出させた。その後、析出した重合体を含む溶液をキリヤマ漏斗によりろ過し、白色の重合体を得た。そして、得られた重合体について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-1に示す。
実施例2において、現像処理を行ってそのままリンスなしにレジストパターンを形成する代わりに、現像処理を行った後、ハイドロフルオロエーテルを用いて10秒間リンスしてレジストパターンを形成したこと以外は、実施例2と同様にして、重合体およびポジ型レジスト組成物を調製し、各評価を行った。結果を表1-1に示す。
実施例1において、重合体(crude)の調製を下記のように行ったこと以外は、実施例1と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-1に示す。
単量体(a)としてのα-クロロアクリル酸2,2,3,3,4,4,4-ヘプタフルオロブチル3.0gおよび単量体(b)としてのα-メチルスチレン2.8738gと、重合開始剤としてのアゾビスイソブチロニトリル0.0046gと、溶媒としてのシクロペンタノン1.4696gを含む単量体組成物をガラス容器に入れ、ガラス容器を密閉および窒素置換して、窒素雰囲気下、78℃の恒温槽内で6時間撹拌した。その後、室温に戻し、ガラス容器内を大気解放した後、得られた溶液にテトラヒドロフラン(THF)10gを加えた。そして、THFを加えた溶液を、メタノール300g中に滴下し、重合物を析出させた。その後、析出した重合物を含む溶液をキリヤマ漏斗によりろ過し、白色の凝固物(重合体;crude)を得た。そして、得られた重合体(crude)について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体(crude)を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-1に示す。また、得られた重合体(crude)は、α-クロロアクリル酸2,2,3,3,4,4,4-ヘプタフルオロブチル単位を50mol%、α-メチルスチレン単位を50mol%含んでいた。
実施例3において、重合体(crude)を用いる代わりに、重合体(crude)に対して下記精製を行った重合体を用いたこと以外は、実施例3と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-1に示す。
次いで、得られた重合体(crude)を100gのTHFに溶解させ、得られた溶液をTHF100gとメタノール(MeOH)900gとの混合溶媒に滴下し、白色の凝固物(α-メチルスチレン単位およびα-クロロアクリル酸2,2,3,3,4,4,4-ヘプタフルオロブチル単位を含有する重合体)を析出させた。その後、析出した重合体を含む溶液をキリヤマ漏斗によりろ過し、白色の重合体を得た。そして、得られた重合体について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-1に示す。

単量体(a)としてのα-クロロアクリル酸2,2,3,3,3-ペンタフルオロプロピル(ACAPFP)3.0gおよび単量体(b)としての4-フルオロ-α-メチルスチレン(4FAMS)3.23483gと、重合開始剤としてのアゾビスイソブチロニトリル0.00521gとを含む単量体組成物をガラス容器に入れ、ガラス容器を密閉および窒素置換して、窒素雰囲気下、78℃の恒温槽内で6時間撹拌した。その後、室温に戻し、ガラス容器内を大気解放した後、得られた溶液にテトラヒドロフラン(THF)10gを加えた。そして、THFを加えた溶液を、メタノール300g中に滴下し、重合物を析出させた。その後、析出した重合物を含む溶液をキリヤマ漏斗によりろ過し、白色の凝固物(重合体;crude)を得た。そして、得られた重合体(crude)について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体(crude)を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-1に示す。さらに、得られた重合体(crude)は、α-クロロアクリル酸2,2,3,3,3-ペンタフルオロプロピル単位を50mol%、4-フルオロ-α-メチルスチレン単位を50mol%含んでいた。
実施例5において、重合体(crude)を用いる代わりに、重合体(crude)に対して下記精製を行った重合体を用いたこと以外は、実施例5と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-1に示す。
次いで、得られた重合体(crude)を100gのTHFに溶解させ、得られた溶液をTHF50gとメタノール(MeOH)950gとの混合溶媒に滴下し、白色の凝固物(4-フルオロ-α-メチルスチレン単位およびα-クロロアクリル酸2,2,3,3,3-ペンタフルオロプロピル単位を含有する重合体)を析出させた。その後、析出した重合体を含む溶液をキリヤマ漏斗によりろ過し、白色の重合体を得た。そして、得られた重合体について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-1に示す。
実施例1において、調製した重合体(crude)を用いる代わりに、以下の方法で調製したα-クロロアクリル酸メチル(ACAM)とα-メチルスチレンとの重合体を用い、また、ポジ型レジスト組成物の調製における溶剤として、酢酸n-ヘキシルを用いる代わりに、アニソールを用いたこと以外は、実施例1と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-2に示す。
<重合体の調製>
単量体としてのα-クロロアクリル酸メチル3.0gおよびα-メチルスチレン6.88gと、溶媒としてのシクロペンタノン2.47gと、重合開始剤としてのアゾビスイソブチロニトリル0.01091gとを含む単量体組成物をガラス容器に入れ、ガラス容器を密閉および窒素置換して、窒素雰囲気下、78℃の恒温槽内で6.5時間撹拌した。その後、室温に戻し、ガラス容器内を大気解放した後、得られた溶液にテトラヒドロフラン(THF)30gを加えた。そして、THFを加えた溶液をメタノール300g中に滴下し、重合物を析出させた。その後、析出した重合物を含む溶液をキリヤマ漏斗によりろ過し、白色の凝固物(重合体)を得た。そして、得られた重合体(crude)について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体(crude)を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-2に示す。結果を表1-2に示す。また、得られた重合体は、α-メチルスチレン単位とα-クロロアクリル酸メチル単位とを50mol%ずつ含んでいた。
実施例1において、調製した重合体(crude)を用いる代わりに、比較例1と同様に調製したα-クロロアクリル酸メチル(ACAM)とα-メチルスチレンとの重合体を用い、また、ポジ型レジスト組成物の調製における溶剤として、酢酸n-ヘキシルを用いる代わりに、アニソールを用い、さらに、現像液として、フッ素系溶剤を用いる代わりに、イソプロピルアルコール(IPA)を用いたこと以外は、実施例1と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-2に示す。
実施例1において、調製した重合体(crude)を用いる代わりに、重合体(crude)の調製を下記のように行い、また、ポジ型レジスト組成物の調製における溶剤として、酢酸n-ヘキシルを用いる代わりに、アニソールを用い、さらに、現像液として、フッ素系溶剤を用いる代わりに、酢酸-n-アミルを用いたこと以外は、実施例1と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-2に示す。
単量体(a)としてのα-フルオロアクリル酸メチル(AFAM)3.0gおよび単量体(b)としてのα-メチルスチレン7.9674gと、重合開始剤としてのアゾビスイソブチロニトリル0.0126gとを含む単量体組成物をガラス容器に入れ、ガラス容器を密閉および窒素置換して、窒素雰囲気下、78℃の恒温槽内で6時間撹拌した。その後、室温に戻し、ガラス容器内を大気解放した後、得られた溶液にテトラヒドロフラン(THF)10gを加えた。そして、THFを加えた溶液を、メタノール300g中に滴下し、重合物を析出させた。その後、析出した重合物を含む溶液をキリヤマ漏斗によりろ過し、白色の凝固物(重合体;crude)を得た。そして、得られた重合体(crude)について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体(crude)を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-2に示す。また、得られた重合体(crude)は、α-フルオロアクリル酸メチル単位を50mol%、α-メチルスチレン単位を50mol%含んでいた。
比較例3において、重合体(crude)を用いる代わりに、重合体(crude)に対して下記精製を行った重合体を用いたこと以外は、比較例3と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-2に示す。
次いで、得られた重合体(crude)を100gのTHFに溶解させ、得られた溶液をTHF500gとメタノール(MeOH)500gとの混合溶媒に滴下し、白色の凝固物(α-メチルスチレン単位およびα-フルオロアクリル酸メチル単位を含有する重合体)を析出させた。その後、析出した重合体を含む溶液をキリヤマ漏斗によりろ過し、白色の重合体を得た。さらに、その得られた白色の重合体を100gのTHFに溶解させ、THF575gとメタノール(MeOH)425gとの混合溶媒に滴下し、白色の凝固物(α-メチルスチレン単位およびα-フルオロアクリル酸メチル単位を含有する重合体)を析出させた。その後、析出した重合体を含む溶液をキリヤマ漏斗によりろ過し、ろ液を濃縮乾固し白色の重合体を得た。そして、得られた重合体について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-2に示す。
実施例1において、調製した重合体(crude)を用いる代わりに、重合体(crude)の調製を下記のように行い、また、ポジ型レジスト組成物の調製における溶剤として、酢酸n-ヘキシルを用いる代わりに、プロピレングリコールメチルエーテルアセテート(PGMEA)を用いたこと以外は、実施例1と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-2に示す。
単量体(a)としてのα-クロロアクリル酸トリフルオロエチル(ACATFE)3.0gおよび単量体(b)としてのα-メチルスチレン4.3985gと、重合開始剤としてのアゾビスイソブチロニトリル0.007gと、溶媒としてのシクロペンタノン1.8514gを含む単量体組成物をガラス容器に入れ、ガラス容器を密閉および窒素置換して、窒素雰囲気下、78℃の恒温槽内で6時間撹拌した。その後、室温に戻し、ガラス容器内を大気解放した後、得られた溶液にテトラヒドロフラン(THF)10gを加えた。そして、THFを加えた溶液を、メタノール300g中に滴下し、重合物を析出させた。その後、析出した重合物を含む溶液をキリヤマ漏斗によりろ過し、白色の凝固物(重合体;crude)を得た。そして、得られた重合体(crude)について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体(crude)を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-2に示す。また、得られた重合体(crude)は、α-クロロアクリル酸トリフルオロエチル単位を50mol%、α-メチルスチレン単位を50mol%含んでいた。
比較例5において、重合体(crude)を用いる代わりに、重合体(crude)に対して下記精製を行った重合体を用いたこと以外は、比較例5と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-2に示す。
次いで、得られた重合体(crude)を100gのTHFに溶解させ、得られた溶液をTHF150gとメタノール(MeOH)850gとの混合溶媒に滴下し、白色の凝固物(α-メチルスチレン単位およびα-クロロアクリル酸トリフルオロエチル単位を含有する重合体)を析出させた。その後、析出した重合体を含む溶液をキリヤマ漏斗によりろ過し、白色の重合体を得た。そして、得られた重合体について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-2に示す。

比較例7において、重合体(crude)を用いる代わりに、重合体(crude)に対して下記精製を行った重合体を用いたこと以外は、比較例7と同様にして、ポジ型レジスト組成物を調製し、各評価を行った。結果を表1-2に示す。
次いで、得られた重合体(crude)を100gのTHFに溶解させ、得られた溶液をTHF150gとメタノール(MeOH)850gとの混合溶媒に滴下し、白色の凝固物(α-メチルスチレン単位およびα-クロロアクリル酸トリフルオロエチル単位を含有する重合体)を析出させた。その後、析出した重合体を含む溶液をキリヤマ漏斗によりろ過し、白色の重合体を得た。そして、得られた重合体について、重量平均分子量、数平均分子量および分子量分布を測定した。さらに、得られた重合体を用いて作製したフィルム(膜)の表面自由エネルギーを測定した。結果を表1-2に示す。
実施例1において、現像時間を1分間とする代わりに、現像時間を、それぞれ、2分間、3分間、4分間、5分間としたこと以外は、実施例1と同様に、重合体(crude)およびポジ型レジスト組成物を調製し、各評価を行った。結果を表2に示す。
実施例2において、現像時間を1分間とする代わりに、現像時間を、それぞれ、2分間、3分間、4分間、5分間としたこと以外は、実施例2と同様に、重合体およびポジ型レジスト組成物を調製し、各評価を行った。結果を表3に示す。
実施例5において、現像時間を1分間とする代わりに、現像時間を、それぞれ、2分間、3分間、4分間、5分間としたこと以外は、実施例5と同様に、重合体(crude)およびポジ型レジスト組成物を調製し、各評価を行った。結果を表4に示す。
実施例6において、現像時間を1分間とする代わりに、現像時間を、それぞれ、2分間、3分間、4分間、5分間としたこと以外は、実施例6と同様に、重合体(crude)およびポジ型レジスト組成物を調製し、各評価を行った。結果を表5に示す。
上述の表1-1及び表1-2より、上述したポジ型レジスト組成物を用いて形成したレジスト膜を、表面張力が17mN/m以下の現像液を用いて現像した場合、レジストパターンの倒れの発生を抑制可能であると共に、明瞭なレジストパターンを効率的に形成することができることが分かる。
上述の表2~5より、上述したポジ型レジスト組成物を用いて形成したレジスト膜を、表面張力が17mN/m以下の現像液を用いて現像した場合、現像時間が1分間~3分間であれば、レジストパターンを効率的に形成できると共に、得られるレジストパターンの明瞭性をより一層向上させることができることが分かる。
本発明のポジ型レジスト組成物やレジストパターン形成方法によれば、レジストパターンの倒れ発生を抑制可能であり、良好なレジストパターンを効率的に形成することができる。
Claims (8)
- 前記R1がペンタフルオロアルキル基である、請求項1に記載の重合体。
- 前記R1が2,2,3,3,3-ペンタフルオロプロピル基である、請求項1または2に記載の重合体。
- 請求項1~3の何れかに記載の重合体と、溶剤とを含む、ポジ型レジスト組成物。
- 請求項4に記載のポジ型レジスト組成物を用いてレジスト膜を形成する工程と、
前記レジスト膜を露光する工程と、
前記露光されたレジスト膜を現像する工程と、
を含み、
前記現像を、表面張力が17mN/m以下の現像液を用いて行う、レジストパターン形成方法。 - 前記現像液がフッ素系溶剤よりなる、請求項5に記載のレジストパターン形成方法。
- 前記現像液が、CF3CFHCFHCF2CF3である、請求項6に記載のレジストパターン形成方法。
- 前記現像を行う現像時間が1分間~3分間である、請求項5~7の何れかに記載のレジストパターン形成方法。
