Abstract

【課題】セラミックスからなる支持基板上に接合層を設け、接合層と圧電性単結晶基板とを接合するのに際して、圧電性単結晶基板と接合層との間の接合強度を向上させるのと共に、接合層と支持基板との間の剥離を防止する。 【解決手段】接合体8は、セラミックスからなる支持基板1、支持基板1の表面1aに設けられた接合層3Aであって、ムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた一種以上の材質からなる接合層3A、および接合層3Aに接合された圧電性単結晶基板6Aを有する。支持基板1の表面1aの算術平均粗さRaが0.5nm以上、5.0nm以下である。

Description

接合体および弾性波素子
 本発明は、圧電性単結晶基板と、セラミックスからなる支持基板との接合体、およびこれを利用する弾性波素子に関するものである。
 携帯電話等に使用されるフィルタ素子や発振子として機能させることができる弾性表面波デバイスや、圧電薄膜を用いたラム波素子や薄膜共振子(FBAR:Film Bulk Acoustic Resonator)などの弾性波デバイスが知られている。こうした弾性波デバイスとしては、支持基板と弾性表面波を伝搬させる圧電基板とを貼り合わせ、圧電基板の表面に弾性表面波を励振可能な櫛形電極を設けたものが知られている。このように圧電基板よりも小さな熱膨張係数を持つ支持基板を圧電基板に貼付けることにより、温度が変化したときの圧電基板の大きさの変化を抑制し、弾性表面波デバイスとしての周波数特性の変化を抑制している。
 例えば、特許文献1には、圧電基板とシリコン基板とをエポキシ接着剤からなる接着層によって貼り合わせた構造の弾性表面波デバイスが提案されている。
 ここで、圧電基板とシリコン基板とを接合するのに際して、圧電基板表面に酸化珪素膜を形成し、酸化珪素膜を介して圧電基板とシリコン基板とを直接接合することが知られている(特許文献2)。この接合の際には、酸化珪素膜表面とシリコン基板表面とにプラズマビームを照射して表面を活性化し、直接接合を行う。
 また、圧電基板の表面を粗面とし、その粗面上に充填層を設けて平坦化し、この充填層を接着層を介してシリコン基板に接着することが知られている(特許文献3)。この方法では、充填層、接着層にはエポキシ系、アクリル系の樹脂を使用しており、圧電基板の接合面を粗面にすることで、バルク波の反射を抑制し、スプリアスを低減している。
 また、いわゆるFAB(Fast Atom Beam)方式の直接接合法が知られている(特許文献4)。この方法では、中性化原子ビームを常温で各接合面に照射して活性化し、直接接合する。
 一方、特許文献5では、圧電性単結晶基板を、シリコン基板ではなく、セラミックス(アルミナ、窒化アルミニウム、窒化珪素)からなる支持基板に対して、中間層を介して直接接合することが記載されている。この中間層の材質は、珪素、酸化珪素、窒化珪素、窒化アルミニウムとされている。
 一方、特許文献6に記載の複合基板では、圧電基板と支持基板とを有機接着層で接着するのに際して、支持基板の圧電基板に対する接着面のRt(粗さ曲線の最大断面高さ)を5nm以上、50nm以下とすることで、応力緩和による割れ防止効果を得ることが記載されている。
 さらに、特許文献3では、圧電基板と支持基板とを接着層を介して貼り合わせた弾性表面波素子において、圧電基板の接合面に凹凸を形成し、この接合面に充填剤を塗布して充填層を形成し、この充填層と支持基板とを接着することを開示している。この場合、圧電基板の接合面に微小な凹凸を設けることで、その算術平均粗さRaを0.1μmとすることで、バルク波の反射によるスプリアスを抑制している。また、支持基板の接合面のRaを10nmとすることで、支持基板と充填層との接合強度を高くしている。

 しかし、圧電性単結晶基板をセラミックスからなる支持基板と直接接合する際、接合後の加熱の際に圧電性単結晶基板とセラミックスとの熱膨張差によって割れるおそれがあった。特許文献5に記載のように、セラミックスからなる支持基板の表面に所定の接合層を設け、イオン化ビームを接合層に照射して活性化し、圧電性単結晶基板に直接接合する方法もある。しかし、本発明者が実際に接合体を試作してみると、接合強度がやはり不十分であり、後の加工工程で圧電性単結晶基板と接合層との間で剥離が生ずることがあった。
 このため、本発明者は、接合層の材質や圧電性単結晶基板の表面処理方法などを検討し、接合層と圧電性単結晶基板との接合強度を一層改善することを検討してきた。しかし、接合体を後工程に供したときに、支持基板と接合層との界面に沿って剥離が生ずることがあった。
 本発明の課題は、セラミックスからなる支持基板上に接合層を設け、接合層と圧電性単結晶基板とを接合するのに際して、圧電性単結晶基板と接合層との間の接合強度を向上させるのと共に、接合層と支持基板との間の剥離を防止することである。
 本発明に係る接合体は、
 セラミックスからなる支持基板、
 前記支持基板の表面に設けられた接合層であって、ムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた一種以上の材質からなる接合層、および
 前記接合層に接合された圧電性単結晶基板
を有しており、前記支持基板の前記表面の算術平均粗さRaが0.5nm以上、5.0nm以下であることを特徴とする。
 また、本発明に係る弾性波素子は、
 前記接合体、および
 前記圧電性単結晶基板上に設けられた電極を備えていることを特徴とする。
 本発明によれば、圧電性単結晶基板と、セラミックスからなる支持基板とを接合するのに際して、ムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた材質からなる接合層を設けることで、圧電性単結晶基板と接合層との接合強度を高くすることができる。これと共に、支持基板の表面の算術平均粗さRaを0.5nm以上、5.0nm以下とすることによって、支持基板と特定接合層との界面における剥離を防止することが可能である。支持基板の表面のRaが5.0nmを超えても、極めて滑らかな状態であると言えるが、それでも支持基板と特定接合層との界面での剥離が顕著に発生しやすくなることは予測が困難であった。

 以下、適宜図面を参照しつつ、本発明を詳細に説明する。
 図1、図2は、支持基板上に接合層を設け、これを圧電性単結晶基板の表面に直接接合する実施形態に係るものである。
 図1(a)に示すように、セラミックスからなる支持基板1の表面1aに接合層2を設ける。1bは反対側の表面である。この時点では、接合層2の表面2aには凹凸があってもよい。
 次いで、好適な実施形態においては、接合層2の表面2aを平坦化加工することによって、平坦面3aを形成する。この平坦化加工によって、通常、接合層2の厚さは小さくなり、より薄い接合層3になる(図1(b)参照)。ただし、平坦化加工は必ずしも必要ない。
 次いで、図1(c)に示すように、平坦面3aに対して矢印Aのように中性化ビームを照射し、接合層3Aの表面を活性化して活性化面4とする。
 一方、図2(a)に示すように、圧電性単結晶基板6の表面に中性化ビームを照射することによって活性化し、活性化面6aとする。そして、圧電性単結晶基板6の活性化面6aと接合層3Aの活性化面4とを直接接合することによって、接合体7を得る。
 好適な実施形態においては、接合体7の圧電性単結晶基板の表面6bを更に研磨加工し、図2(b)に示すように圧電性単結晶基板6Aの厚さを小さくし、接合体8を得る。6cは研磨面である。
 図2(c)では、圧電性単結晶基板6Aの研磨面6c上に所定の電極10を形成することによって、弾性表面波素子9を作製している。
 図3、図4は、圧電性単結晶基板の表面を粗面とした実施形態に係るものである。
 図3(a)に示すように、圧電性単結晶基板11の表面11aに加工を施し、粗面11aを形成する。11bは反対側の表面である。次いで、図3(b)に示すように、粗面11a上に中間層12を設ける。この時点では、中間層12の表面12aにも粗面が転写されており、凹凸が形成されている。
 次いで、好適な実施形態においては、中間層12の表面12aを平坦化加工することによって、図3(c)に示すように平坦面13aを形成する。この平坦化加工によって、通常、中間層12の厚さは小さくなり、より薄い中間層13になる。次いで、図3(d)に示すように、平坦面13aに対して矢印Aのように中性化ビームを照射し、中間層13Aの表面を活性化して活性化面14とする。
 一方、図1(c)に示すように、支持基板1上の接合層3Aの平坦面に中性化ビームを照射することによって活性化し、活性化面4とする。そして、接合層3Aの活性化面4と中間層13Aの活性化面14とを直接接合することによって、接合体17を得る(図4(a))。
 好適な実施形態においては、接合体17の圧電性単結晶基板の表面11bを更に研磨加工し、図4(b)に示すように圧電性材料基板11Aの厚さを小さくし、接合体18を得る。11cは研磨面である。
 なお、図4(c)の表面弾性波素子19の場合には、圧電性材料基板11Aの研磨面11c上に所定の電極10が形成されている。
 以下、本発明の各構成要素について更に説明する。
 支持基板はセラミックスからなる。支持基板を構成するセラミックスとしては、ムライト、コージェライトおよびサイアロンからなる群より選ばれた材質が好ましい。
 本発明では、支持基板上の表面に接合層が設けられている。接合層の材質は、ムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた一種以上の材質であり、これによって接合層と圧電性単結晶基板との接合強度を高くできる。また、接合層の成膜方法は限定されないが、スパッタリング(sputtering)法、化学的気相成長法(CVD)、蒸着を例示できる。
 圧電性単結晶基板の材質は、具体的には、タンタル酸リチウム(LT)単結晶、ニオブ酸リチウム(LN)単結晶、ニオブ酸リチウム-タンタル酸リチウム固溶体単結晶、水晶、ホウ酸リチウムを例示できる。このうち、LT又はLNであることがより好ましい。LTやLNは、弾性表面波の伝搬速度が速く、電気機械結合係数が大きいため、高周波数且つ広帯域周波数用の弾性表面波デバイスとして適している。また、圧電性単結晶基板の主面の法線方向は、特に限定されないが、例えば、圧電性単結晶基板がLTからなるときには、弾性表面波の伝搬方向であるX軸を中心に、Y軸からZ軸に36~47°(例えば42°)回転した方向のものを用いるのが伝搬損失が小さいため好ましい。圧電性材料基板がLNからなるときには、弾性表面波の伝搬方向であるX軸を中心に、Y軸からZ軸に60~68°(例えば64°)回転した方向のものを用いるのが伝搬損失が小さいため好ましい。更に、圧電性単結晶基板の大きさは、特に限定されないが、例えば、直径50~150mm,厚さが0.2~60μmである。
 本発明では、支持基板の表面の算術平均粗さRaが0.5nm以上、5.0nm以下である。これによって、支持基板と接合層との界面に沿った剥離を顕著に抑制することができる。この観点からは、支持基板の表面の算術平均粗さRaは、0.8nm以上であることがさらに好ましく、また3.0nm以下であることがさらに好ましい。なお、算術平均粗さRaは、AFM(Atomic Force Microscope:原子間力顕微鏡)を用いて、測定範囲10μm×10μmに従って測定した数値とする。
 好適な実施形態においては、支持基板の表面のPV値が10nm以上、50nm以下である。これによって、支持基板と接合層との界面の密着強度が一層改善する。この観点からは、支持基板の表面のPV値は、20nm以上であることがさらに好ましく、また30nm以下であることがさらに好ましい。なお、PV値は、AFM(Atomic Force Microscope:原子間力顕微鏡)を用いて、測定範囲10μm×10μmに従って測定した数値とする。
 好適な実施形態においては、接合層の表面と圧電性単結晶基板の表面とが直接接合されている。この場合には、接合層の表面の算術平均粗さRaが1nm以下であることが好ましく、0.3nm以下であることが更に好ましい。また、圧電性単結晶基板の前記表面の算術平均粗さRaが1nm以下であることが好ましく、0.3nm以下であることが更に好ましい。これによって圧電性単結晶基板と接合層との接合強度が一層向上する。
 接合層の表面、圧電性単結晶基板の表面を平坦化する方法は、ラップ(lap)研磨、化学機械研磨加工(CMP)などがある。
 好適な実施形態においては、圧電性単結晶基板と接合層との間に中間層を有しており、中間層がムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた一種以上の材質からなり、接合層の表面と前記中間層の表面とが接合されている。この場合、圧電性単結晶基板の表面と中間層とを直接接合することが好ましい。
 本実施形態においては、圧電性単結晶基板の表面が、面内一様に周期的な凹凸が形成されている面であり、その算術平均粗さRaが0.05μm以上、0.5μm以下である。これによって、バルク波の界面における反射に伴うスプリアスを抑制できる。好適な実施形態においては、圧電性単結晶基板表面の最低谷底から最大山頂までの高さRyが0.5μm以上、5.0μm以下である。具体的な粗さは、弾性波の波長に依存し、バルク波の反射が抑制できるように適宜選択できる。
 また、粗面化加工の方法は、研削、研磨、エッチング、サンドブラストなどがある。
 また、中間層の材質は、ムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた一種以上の材質からなる。中間層の成膜方法は限定されないが、スパッタリング、化学的気相成長法(CVD)、蒸着を例示できる。
 好適な実施形態においては、中間層の表面の算術平均粗さRaが1nm以下であることが好ましく、0.3nm以下であることが更に好ましい。これによって接合層と中間層との接合強度が一層向上する。中間層の表面を平坦化する方法は、ラップ(lap)研磨、化学機械研磨加工(CMP)などがある。
 好適な実施形態においては、中性化ビームによって圧電性単結晶基板の表面を活性化できる。特に圧電性単結晶基板の表面が平坦面である場合には、この表面を接合層に対して直接接合できる。しかし、圧電性単結晶基板表面が粗面化されている場合には、中間層を設けてその表面を平坦化し、中性化ビームによって活性化することが好ましい。この圧電性単結晶基板上の中間層の活性化された平坦面を、支持基板上の接合層に直接接合できる。
 また、好適な実施形態においては、接合層の平坦面に中性化ビームを照射することで、接合層の平坦面を活性化する。
 中性化ビームによる表面活性化を行う際には、特許文献4に記載のような装置を使用して中性化ビームを発生させ、照射することが好ましい。すなわち、ビーム源として、サドルフィールド型の高速原子ビーム源を使用する。そして、チャンバーに不活性ガスを導入し、電極へ直流電源から高電圧を印加する。これにより、電極(正極)と筺体(負極)との間に生じるサドルフィールド型の電界により、電子eが運動して、不活性ガスによる原子とイオンのビームが生成される。グリッドに達したビームのうち、イオンビームはグリッドで中和されるので、中性原子のビームが高速原子ビーム源から出射される。ビームを構成する原子種は、不活性ガス(アルゴン、窒素等)が好ましい。
 ビーム照射による活性化時の電圧は0.5~2.0kVとすることが好ましく、電流は50~200mAとすることが好ましい。
 次いで、真空雰囲気で、活性化面同士を接触させ、接合する。この際の温度は常温であるが、具体的には40℃以下が好ましく、30℃以下が更に好ましい。また、接合時の温度は20℃以上、25℃以下が特に好ましい。接合時の圧力は、100~20000Nが好ましい。
 本発明の接合体の用途は特に限定されず、例えば、弾性波素子や光学素子に好適に適用できる。
 弾性波素子としては、弾性表面波デバイスやラム波素子、薄膜共振子(FBAR)などが知られている。例えば、弾性表面波デバイスは、圧電性材料基板の表面に、弾性表面波を励振する入力側のIDT(Interdigital Transducer)電極(櫛形電極、すだれ状電極ともいう)と弾性表面波を受信する出力側のIDT電極とを設けたものである。入力側のIDT電極に高周波信号を印加すると、電極間に電界が発生し、弾性表面波が励振されて圧電基板上を伝搬していく。そして、伝搬方向に設けられた出力側のIDT電極から、伝搬された弾性表面波を電気信号として取り出すことができる。
 圧電性単結晶基板の底面に金属膜を有していてもよい。金属膜は、弾性波デバイスとしてラム波素子を製造した際に、圧電基板の裏面近傍の電気機械結合係数を大きくする役割を果たす。この場合、ラム波素子は、圧電性単結晶基板の表面に櫛歯電極が形成され、支持基板に設けられたキャビティによって圧電基板の金属膜が露出した構造となる。こうした金属膜の材質としては、例えばアルミニウム、アルミニウム合金、銅、金などが挙げられる。なお、ラム波素子を製造する場合、底面に金属膜を有さない圧電性単結晶基板を備えた複合基板を用いてもよい。
 また、圧電性単結晶基板の底面に金属膜と絶縁膜を有していてもよい。金属膜は、弾性波デバイスとして薄膜共振子を製造した際に、電極の役割を果たす。この場合、薄膜共振子は、圧電基板の表裏面に電極が形成され、絶縁膜をキャビティにすることによって圧電基板の金属膜が露出した構造となる。こうした金属膜の材質としては、例えば、モリブデン、ルテニウム、タングステン、クロム、アルミニウムなどが挙げられる。また、絶縁膜の材質としては、例えば、二酸化ケイ素、リンシリカガラス、ボロンリンシリカガラスなどが挙げられる。
 また、光学素子としては、光スイッチング素子、波長変換素子、光変調素子を例示できる。また、圧電性材料基板中に周期分極反転構造を形成することができる。
 本発明を光学素子に適用した場合には、光学素子の小型化が可能であり、また特に周期分極反転構造を形成した場合には、加熱処理による周期分極反転構造の劣化を防止できる。更に、本発明の接合層材料は、高絶縁材料でもあるので、接合前の中性化ビームによる処理時に、分極反転の発生が抑制され、また圧電性単結晶基板に形成された周期分極反転構造の形状を乱すことがほとんどない。
(実施例A1)
 図1~図2を参照しつつ説明した方法に従って、接合体を作製した。
 具体的には、オリエンテーションフラット部(OF部)を有し、直径が4インチ,厚さが250μmのタンタル酸リチウム基板(LT基板)を、圧電性単結晶基板6として使用した。LT基板は、弾性表面波(SAW)の伝搬方向をXとし、切り出し角が回転Yカット板である46°YカットX伝搬LT基板を用いた。圧電性単結晶基板6の表面6aは、算術平均粗さRaが0.3nmとなるように鏡面研磨しておいた。
 また、支持基板1として、OF部を有し、直径が4インチ,厚さが230μmのムライト基板を用意した。ムライトからなる支持基板1の表面1aの算術平均粗さRaは0.5nmであり、PV値は10nmである。算術平均粗さは原子間力顕微鏡(AFM)で、縦10μm×横10μmの正方形の視野を評価した。
 次いで、支持基板1の表面1aに、ムライトからなる接合層2を1.0μm、CVD法で成膜した。成膜後のRaは2.0nmであった。次に、接合層2を化学機械研磨加工(CMP)し、膜厚を0.1μmとし、Raを0.3nmとした。
 次いで、接合層3の平坦面3aと圧電性単結晶基板6の表面6aとを洗浄し、汚れを取った後、真空チャンバーに導入した。10-6Pa台まで真空引きした後、それぞれの基板の接合面に高速原子ビーム(加速電圧1kV、Ar流量27sccm)を120sec間照射した。ついで、接合層3Aのビーム照射面(活性化面)4と圧電性単結晶基板6の活性化面6aとを接触させた後、10000Nで2分間加圧して両基板を接合した。
 次いで、圧電性単結晶基板6の表面6bを厚みが当初の250μmから20μmになるように研削及び研磨した(図2(b)参照)。研削および研磨工程中に接合部分の剥がれは確認できなかった。またクラックオープニング法で接合強度を評価した所、1.4J/mであった。
 また、テープ剥離試験を行ったところ、圧電性単結晶基板と接合層との界面、接合層と支持基板との界面に剥離は観察されなかった。ただし、テープ剥離試験は以下のようにして行った。
 ウェハーに2×2mmの正方形のスリットを形成する。スリットは、圧電単結晶を貫通し、支持基板の途中まで入り込むような深さにした。試験用テープを圧電単結晶基板に貼り付ける。試験用テープは、JIS Z 1522に規定された粘着テープを使用した。指で5秒間押したあと、テープを基板に垂直になるように強く引っ張り、引き剥がした。
(実施例A2~A4および比較例A1~A4)
 実施例1において、支持基板表面の加工に用いる砥石を変更することで、支持基板表面のRaおよびPV値を表1に示すように変更し、実施例A2~A4および比較例A1~A4の接合体を得た。ただし、比較例A4においては、接合層の厚さを300nmに変更した。
 得られた各接合体について、接合強度測定とテープ剥離試験を行った。結果を表1に示す。

(実施例B)
 実施例A1~A4、比較例A1~A3において、接合層2の材質をアルミナとし、接合層2の成膜にはスパッタリング法を用いた。その他は実施例A1と同様にして各接合体を製造した。
 この結果、圧電性単結晶基板の研削および研磨工程中に接合部分の剥がれは確認できなかった。またクラックオープニング法による接合強度、およびテープ剥離試験の結果は、実施例A1~A4、比較例A1~A3と同等であった。
(実施例C)
 実施例A1~A4、比較例A1~A3において、接合層2の材質を五酸化タンタルとし、接合層2の成膜にはスパッタリング法を用いた。その他は実施例A1と同様にして各接合体を製造した。
 この結果、圧電性単結晶基板の研削および研磨工程中に接合部分の剥がれは確認できなかった。またクラックオープニング法による接合強度、およびテープ剥離試験の結果は、実施例A1~A4、比較例A1~A3と同等であった。
(実施例D)
 実施例A1~A4、比較例A1~A3において、接合層2の材質を酸化チタンとし、接合層2の成膜にはスパッタリング法を用いた。その他は実施例A1と同様にして各接合体を製造した。
 この結果、圧電性単結晶基板の研削および研磨工程中に接合部分の剥がれは確認できなかった。またクラックオープニング法による接合強度、およびテープ剥離試験の結果は、実施例A1~A4、比較例A1~A3と同等であった。
(実施例E)
 実施例A1~A4、比較例A1~A3において、接合層2の材質を五酸化ニオブとし、接合層2の成膜にはスパッタリング法を用いた。その他は実施例A1と同様にして各接合体を製造した。
 この結果、圧電性単結晶基板の研削および研磨工程中に接合部分の剥がれは確認できなかった。またクラックオープニング法による接合強度、およびテープ剥離試験の結果は、実施例A1~A4、比較例A1~A3と同等であった。
(比較例F1)
 実施例A1において、接合層2の材質を窒化珪素とし、接合層2の成膜にはスパッタリング法を用いた。その他は実施例A1と同様にして接合体を製造した。
 この結果、圧電性単結晶基板の研削および研磨工程中に接合部分の剥がれが発生した。またクラックオープニング法で接合強度を評価した所、0.6J/mであった。
(比較例F2)
 実施例A1において、接合層2の材質を窒化アルミニウムとし、接合層2の成膜にはスパッタリング法を用いた。その他は実施例A1と同様にして接合体を製造した。
 この結果、圧電性単結晶基板の研削および研磨工程中に接合部分の剥がれが発生した。またクラックオープニング法で接合強度を評価した所、0.5J/mであった。
(比較例F3)
 実施例A1において、接合層2の材質を酸化珪素とし、接合層2の成膜にはスパッタリング法を用いた。その他は実施例A1と同様にして接合体を製造した。
 この結果、圧電性単結晶基板の研削および研磨工程中に接合部分の剥がれが発生した。またクラックオープニング法で接合強度を評価した所、0.1J/mであった。

 

Claims (9)

  1.  セラミックスからなる支持基板、
     前記支持基板の表面に設けられた接合層であって、ムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた一種以上の材質からなる接合層、および
     前記接合層に接合された圧電性単結晶基板
    を有しており、前記支持基板の前記表面の算術平均粗さRaが0.5nm以上、5.0nm以下であることを特徴とする、接合体。
  2.  前記支持基板が、ムライト、コージェライトおよびサイアロンからなる群より選ばれた材質からなることを特徴とする、請求項1記載の接合体。
  3.  前記接合層の表面と前記圧電性単結晶基板の表面とが直接接合されていることを特徴とする、請求項1または2記載の接合体。
  4.  前記接合層の前記表面の算術平均粗さRaが1nm以下であり、前記圧電性単結晶基板の前記表面の算術平均粗さRaが1nm以下であることを特徴とする、請求項3記載の接合体。
  5.  前記圧電性単結晶基板と前記接合層との間に中間層を有しており、前記中間層がムライト、アルミナ、五酸化タンタル、酸化チタンおよび五酸化ニオブからなる群より選ばれた一種以上の材質からなり、前記接合層の表面と前記中間層の表面とが接合されていることを特徴とする、請求項1または2記載の接合体。
  6.  前記圧電性単結晶基板の表面上に前記中間層が設けられており、前記圧電性単結晶基板の前記表面の算術平均粗さRaが0.05μm以上、0.5μm以下であることを特徴とする、請求項5記載の接合体。
  7.  前記接合層の前記表面の算術平均粗さRaが1nm以下であり、前記中間層の前記表面の算術平均粗さRaが1nm以下であることを特徴とする、請求項5または6記載の接合体。
  8.  前記圧電性単結晶基板が、ニオブ酸リチウム、タンタル酸リチウムまたはニオブ酸リチウム-タンタル酸リチウム固溶体からなることを特徴とする、請求項1~7のいずれか一つの請求項に記載の接合体。
  9.  請求項1~8のいずれか一つの請求項に記載の接合体、および前記圧電性単結晶基板上に設けられた電極を備えていることを特徴とする、弾性波素子。
