Abstract
Description
本発明に係る粒子は、10%K値が100N/mm2以下である粒子である。本発明に係る粒子では、上記10%K値が100N/mm2以下である粒子は、シリコーン粒子本体と、上記シリコーン粒子本体の表面上に付着している複数の有機樹脂粒子とを含む。この粒子を複数混合することで、粒子を複数含む粒子材料を得ることができる。本発明では、上記の構成が備えられているので、2つの接続対象部材を接続する接続部において、応力負荷時にクラックの発生を抑えることができ、更に耐湿性を高めることができる。さらに、2つの接続対象部材を接続する接続部において、冷熱サイクルでの接続対象部材のクラック又は剥離の発生を抑えることができる。

本発明に係る接続材料は、2つの接続対象部材を接続する接続部を形成するために用いられる。本発明に係る接続材料は、上述した粒子材料と、樹脂又は金属原子含有粒子とを含む。本発明に係る接続材料は、金属原子含有粒子を溶融させた後に固化させることで、上記接続部を形成するために用いられることが好ましい。上記樹脂には、本発明に係る粒子材料は含まれない。上記金属原子含有粒子には、本発明に係る粒子材料は含まれない。
本発明に係る接続構造体は、第1の接続対象部材と、第2の接続対象部材と、第1,第2の接続対象部材を接続している接続部とを備える。本発明に係る接続構造体では、上記接続部が、上記接続材料により形成されている。上記接続部の材料が、上記接続材料である。
(1)シリコーンオリゴマーの作製
温浴槽内に設置した100mlのセパラブルフラスコに、1,3-ジビニルテトラメチルジシロキサン1重量部と、0.5重量%p-トルエンスルホン酸水溶液20重量部とを入れた。40℃で1時間撹拌した後、炭酸水素ナトリウム0.05重量部を添加した。その後、ジメトキシメチルフェニルシラン10重量部、ジメチルジメトキシシラン49重量部、トリメチルメトキシシラン0.6重量部、及びメチルトリメトキシシラン3.6重量部を添加し、1時間撹拌を行った。その後、10重量%水酸化カリウム水溶液1.9重量部を添加して、85℃まで昇温してアスピレーターで減圧しながら、10時間撹拌、反応を行った。反応終了後、常圧に戻し40℃まで冷却して、酢酸0.2重量部を添加し、12時間以上分液漏斗内で静置した。二層分離後の下層を取り出して、エバポレーターにて精製することでシリコーンオリゴマーを得た。
得られたシリコーンオリゴマー30重量部に、tert-ブチル-2-エチルペルオキシヘキサノアート(重合開始剤、日油社製「パーブチルO」)0.5重量部を溶解させた溶解液Aを用意した。また、イオン交換水150重量部に、ラウリル硫酸トリエタノールアミン塩40重量%水溶液(乳化剤)0.8重量部とポリビニルアルコール(重合度:約2000、けん化度:86.5~89モル%、日本合成化学社製「ゴーセノールGH-20」)の5重量%水溶液80重量部とを混合して、水溶液Bを用意した。温浴槽中に設置したセパラブルフラスコに、上記溶解液Aを入れた後、上記水溶液Bを添加した。その後、Shirasu Porous Glass(SPG)膜(細孔平均径約10μm)を用いることで、乳化を行った。その後、85℃に昇温して、9時間重合を行った。重合後の粒子の全量を遠心分離により水洗浄して、シリコーン粒子材料Aを得た。
温浴槽内に設置した500mlのセパラブルフラスコに、得られたシリコーン粒子材料A6.5重量部と、ヘキサデシルトリメチルアンモニウムブロミド0.6重量部と、蒸留水240重量部と、メタノール120重量部とを入れた。40℃で1時間攪拌した後、ジビニルベンゼン3.0重量部とスチレン0.5重量部とを添加して、75℃まで昇温して0.5時間攪拌を行った。その後、2,2’-アゾビス(イソ酪酸)ジメチル0.4重量部を入れて8時間攪拌、反応を行った。重合後の粒子の全量を遠心分離により水洗浄して、複数の粒子を含むシリコーン粒子材料Bを得た。
銀粒子(平均粒子径15nm)40重量部と、ジビニルベンゼン樹脂粒子(平均粒子径30μm、CV値5%)1重量部と、上記シリコーン粒子材料Bを10重量部と、溶媒であるトルエン40重量部とを配合し、混合して接続材料を調製した。
第1の接続対象部材として、パワー半導体素子を用意した。第2の接続対象部材として、窒化アルミニウム基板を用意した。
シリコーンオリゴマーの代わりに両末端アクリルシリコーンオイル(信越化学工業社製「X-22-2445」)を用いたこと以外は実施例1と同様にして、粒子材料B、接続材料及び接続構造体を得た。
細孔平均径が約5μmのSPG膜を用いたこと以外は実施例1と同様にして、粒子材料B、接続材料及び接続構造体を得た。
細孔平均径が約20μmのSPG膜を用いたこと以外は実施例1と同様にして、粒子材料B、接続材料及び接続構造体を得た。
細孔平均径が約40μmのSPG膜を用いたこと、及び50μmの目開きのフィルターを用いて粗大粒子の除去を行ったこと以外は実施例1と同様にして、粒子材料B、接続材料及び接続構造体を得た。
粒子の表面処理をシリコーン微粒子で行ったこと以外は実施例1と同様にして、粒子材料B、接続材料及び接続構造体を得た。
粒子の表面処理をシリカ微粒子で行ったこと以外は実施例1と同様にして、粒子材料B、接続材料及び接続構造体を得た。
実施例1で得たシリコーン粒子の水分散液をバットに流し込み105℃、24時間かけて乾燥させたものを乳鉢で砕いて粒子材料A、接続材料及び接続構造体を得た。
(1)平均1次粒子径及び平均2次粒子径
得られた粒子材料Bについて、粒子径を評価した。上記平均1次粒子径は、粒子を走査型電子顕微鏡で観察し、観察された画像における任意に選択した50個の各粒子の最大径を算術平均することにより求めた。上記平均2次粒子径は、レーザー回折式粒度分布計を用いて測定した。上記レーザー回折式粒度分布計として、マルバルーン社製「マスターサイザー2000」を用いた。
フィッシャー社製「フィッシャースコープH-100」を用いて、凝集していない粒子の平均10%K値を測定した。凝集していない粒子のそれぞれの10%K値を求めて、平均値を算出して、平均10%K値を求めた。
フィッシャー社製「フィッシャースコープH-100」を用いて、凝集していない粒子の平均圧縮回復率を測定した。凝集していない粒子のそれぞれの圧縮回復率を求めて、平均値を算出して、平均圧縮回復率を求めた。
得られた粒子材料について、以下の測定装置を用いて、以下の測定条件で、熱分解温度を評価した。
測定条件:温度範囲;室温~600℃、昇温速度;10℃/分、ガス;Air、ガス流量;100mL/分
得られた接続構造体を-65℃から150℃に加熱し、-65℃に冷却する過程を1サイクルとする冷熱サイクル試験を1000サイクル実施した。冷熱サイクル特性を以下の基準で判定した。超音波探傷装置(SAT)により、クラック及び剥離の発生の有無を観察した。クラック又は剥離の発生を以下の基準で判定した。
○:クラック及び剥離なし
×:クラック又は剥離がある
得られた接続構造体における上層の半導体チップの表面上に、金ワイヤーを超音波接続させた。超音波接続によって、応力を付与した。半導体チップ及び接続部にクラックが生じているか否かを評価した。応力負荷時のクラックを以下の基準で判定した。
○:半導体チップ及び接続部にクラックがなし
×:半導体チップ及び接続部にクラックがあり
得られた接続構造体において、5mm×5mmのシリコンチップを接続材料により銅フレームにマウントし、オーブンを用いて、200℃、60分間の条件で硬化させた。硬化後、マウント強度測定装置を用いて、260℃での熱時ダイシェア強度(剪断強度)を測定した。接着力を以下の基準で判定した。
○:剪断強度が5MPa以上
×:剪断強度が5MPa未満
得られた接続構造体において、85℃、湿度85%環境下にて168時間放置し、再度、剪断強度を測定した。耐湿性を以下の基準で判定した。
○:放置後の剪断強度が放置前の剪断強度の0.60倍以上
×:放置後の剪断強度が放置前の剪断強度の0.60倍未満

- 凝集していない前記粒子の平均圧縮回復率が50%以下である、請求項4~6のいずれか1項に記載の粒子材料。
- 前記粒子材料の熱分解温度が200℃以上である、請求項3~7のいずれか1項に記載の粒子材料。
- 請求項3~8のいずれか1項に記載の粒子材料と、
樹脂又は金属原子含有粒子とを含む、接続材料。 - 樹脂を含む、請求項9に記載の接続材料。
- 金属原子含有粒子を含む、請求項9又は10に記載の接続材料。
- 前記粒子材料の熱分解温度が、前記金属原子含有粒子の融点よりも高い、請求項11に記載の接続材料。
- 2つの接続対象部材を接続する接続部を形成するために用いられ、
前記金属原子含有粒子を溶融させた後に固化させることで、前記接続部を形成するために用いられる、請求項11又は12に記載の接続材料。 - 第1の接続対象部材と、
第2の接続対象部材と、
前記第1の接続対象部材と、前記第2の接続対象部材とを接続している接続部とを備え、
