Description

ディスプレイ用ガラス基板、及びディスプレイ用ガラス基板の製造方法
 本発明は、ディスプレイ用ガラス基板、及びディスプレイ用ガラス基板の製造方法に関する。
 フラットパネルディスプレイ(FPD)においては、ガラス基板上に透明電極、半導体素子等を形成したものが基板として用いられる。例えば、液晶ディスプレイ(LCD)においては、ガラス基板上に透明電極、TFT(Thin Film Transistor)等が形成されたものが基板として用いられる。
 ガラス基板上への透明電極、半導体素子等の形成は、ガラス基板を吸着ステージ上に真空吸着によって固定した状態で行われる。しかし、透明電極、半導体素子等が形成されたガラス基板を吸着ステージから剥離する際に、ガラス基板が帯電し、TFT等の半導体素子の静電破壊が起こる。
 剥離帯電の発生を抑制するため、吸着ステージに接する側のガラス基板の表面を粗面化処理し、ガラス基板と吸着ステージとの接触面積を小さくすることが行われる。粗面化処理の方法として、例えば、ガラス基板の表面を大気圧プラズマプロセスで化学処理する方法が知られている(特許文献1)。

 しかし、従来の方法は、ガラス基板と吸着ステージとの仕事関数の差を考慮していないため、剥離帯電の発生が充分に抑えられず、半導体素子の静電破壊が起こる場合がある。
 本発明は、上記課題に鑑みてなされたもので、吸着ステージから剥離する際に剥離帯電が発生しにくいディスプレイ用ガラス基板、及びその製造方法を提供する。
 本発明は、SiO及びAlを含み、ガラス基板の半導体素子形成面とは反対側のガラス表面からの深さ40μmにおけるSi量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるSi量(原子%)の平均値の比であるSi量の比が0.9以下であり、前記ガラス表面からの深さ40μmにおけるAl量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるAl量(原子%)の平均値の比であるAl量の比が1.0~7.4である、ディスプレイ用ガラス基板を提供する。
 また、本発明は、ガラス原料を溶解し溶融ガラスとする溶解装置と、前記溶解装置から供給される前記溶融ガラスを帯状に成形してガラスリボンとする成形装置と、前記成形装置で成形された前記ガラスリボンを徐冷する徐冷装置とを備えるフロートガラス製造装置を用いた、SiO及びAlを含むディスプレイ用ガラス基板の製造方法であって、前記ガラスリボンの上方に設置されたインジェクタを用い、前記ガラスリボンのトップ面に、3.0vol%以上のフッ化水素(HF)を含有する気体を供給することによって、ガラス基板の半導体素子形成面とは反対側のガラス表面からの深さ40μmにおけるSi量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるSi量(原子%)の平均値の比であるSi量の比を0.9以下に制御し、前記ガラス表面からの深さ40μmにおけるAl量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるAl量(原子%)の平均値の比であるAl量の比を1.0~7.4に制御することを特徴とするディスプレイ用ガラス基板の製造方法を提供する。
 本発明のディスプレイ用ガラス基板によれば、ガラス表面の吸着ステージからガラス基板を剥離する際に、剥離帯電の発生を抑制できる。

 [ディスプレイ用ガラス基板]
 以下、本発明の実施形態に係るディスプレイ用ガラス基板について説明する。
 本実施形態のディスプレイ用ガラス基板は、アルミノケイ酸ガラスが用いられる。アルミノケイ酸ガラスは、ホウ素成分を含有するガラスであってもよいし、アルカリ土類金属成分を含有するガラスであってもよい。
 一般に、接触帯電は、物質同士の仕事関数の差が大きいと発生しやすい。仕事関数とは、固体内にある電子を、固体の外、正確には真空中に取り出すために必要な最小限のエネルギーの大きさのことである。仕事関数が小さい物質から大きい物質へ電子が移動することにより、帯電が発生する。ガラス基板は、吸着ステージとの仕事関数の差により、帯電が発生する。本願発明者らは、ガラス基板の帯電量を減少させるために、ガラス基板の仕事関数に着目した。しかしながら、ガラス基板の仕事関数を測定する方法は確立されていない。
 そこで、ガラス基板を構成する原子の仕事関数は、それぞれの原子について、ポーリングの電気陰性度と相関関係があるので、ガラス基板を構成する原子の電気陰性度をもとに、ガラス基板の帯電について考察することにした。ガラス基板を構成する原子の電気陰性度は、Siは1.90、Alは1.61、Bは2.04、Mgは1.31、Caは1.00、Srは0.95、Baは0.89である。電気陰性度が大きい原子を多く含むガラス基板は、仕事関数が大きい。よって、ガラス基板のSi量、B量を減らし、Al量、Mg量、Ca量、Sr量、Ba量を増やせば、ガラス基板の仕事関数が小さくなり、ガラス基板と吸着ステージとの仕事関数の差が小さくなるため、ガラス基板の帯電量は減少する。
 本実施形態のディスプレイ用ガラス基板は、SiO及びAlを含み、ガラス基板の半導体素子形成面とは反対側のガラス表面からの深さ40μmにおけるSi量(原子%)に対する、ガラス表面からの深さ0~30nmにおけるSi量(原子%)の平均値の比であるSi量の比が0.9以下であり、ガラス表面からの深さ40μmにおけるAl量(原子%)に対する、ガラス表面からの深さ0~30nmにおけるAl量(原子%)の平均値の比であるAl量の比が1.0~7.4である。
 また、本実施形態のディスプレイ用ガラス基板は、Bを含み、ガラス表面からの深さ40μmにおけるB量(原子%)に対する、ガラス表面からの深さ0~30nmにおけるB量(原子%)の平均値の比であるB量の比が0.7以下であることが好ましい。
 また、本実施形態のディスプレイ用ガラス基板は、MgOを含み、ガラス表面からの深さ40μmにおけるMg量(原子%)に対する、ガラス表面からの深さ0~30nmにおけるMg量(原子%)の平均値の比であるMg量の比が1.0~7.4であることが好ましい。
 また、本実施形態のディスプレイ用ガラス基板は、CaOを含み、ガラス表面からの深さ40μmにおけるCa量(原子%)に対する、ガラス表面からの深さ0~30nmにおけるCa量(原子%)の平均値の比であるCa量の比が1.0~7.4であることが好ましい。
 また、本実施形態のディスプレイ用ガラス基板は、アルカリ土類金属酸化物を含み、前記ガラス表面からの深さ40μmにおけるMg、Ca、Sr、及びBaの合量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるMg、Ca、Sr、及びBaの合量(原子%)の平均値の比である合量の比が1.0~7.4であることが好ましい。
 ここで、接触帯電における電子の移動は、主に、前記ガラス表面からの深さ0~30nmの領域で発生するため、該領域の原子の量が、ガラス基板の仕事関数に影響を与える。前記ガラス表面からの深さ0~30nmにおける原子の量は、実質的に、ガラス基板表層における原子の量を表す。また、前記ガラス表面からの深さ40μmにおける原子の量は、実質的に、ガラス基板内部における原子の量を表す。
 本実施形態のディスプレイ用ガラス基板の製造方法では、ガラスの成形工程又は徐冷工程で、ガラス表面をフッ化水素(HF)ガスで処理するため、ガラス表面のSi、Bは、それぞれSiF、BFとなり、ガラス表面から揮散する。そのため、ガラス基板表層のSi量、B量(原子%)は、ガラス基板内部のSi量、B量(原子%)より少なくなり、ガラス基板表層のAl量、Mg量、Ca量、Sr量、Ba量(原子%)は、ガラス基板内部のAl量、Mg量、Ca量、Sr量、Ba量(原子%)よりそれぞれ多くなる。ガラス基板表層では、電気陰性度の大きい原子が少なくなり、電気陰性度の小さい原子が多くなるため、ガラス基板の仕事関数は小さくなる。よって、本実施形態のガラス基板を用いることで、ガラス基板と吸着ステージとの仕事関数の差が小さくなるため、ガラス基板の剥離帯電を抑制することができる。
 Si量の比は、好ましくは0.8以下である。
 Al量の比は、好ましくは1.2以上である。また、Al量の比は、より好ましくは3.0以下である。
 B量の比は、より好ましくは0.3以下である。
 Mg量の比は、より好ましくは1.2以上である。また、Mg量の比は、より好ましくは3.0以下である。
 Ca量の比は、より好ましくは1.2以上である。また、Ca量の比は、より好ましくは2.0以下である。
 Mg、Ca、Sr及びBaの合量の比は、より好ましくは3.0以下である。
 Al量の比、Mg量の比、Ca量の比、合量の比の上限は、ガラス基板表層のSi量、B量を0と仮定した場合に、算出される値である。
 本実施形態のディスプレイ用ガラス基板は、アルミノケイ酸ガラスの内、アルカリ金属成分を含有するガラスであってもよいし、アルカリ金属成分を実質的に含まない無アルカリガラスであってもよい。ここで、アルカリ金属成分を実質的に含まないとは、アルカリ金属酸化物の含有量の合量が0.1質量%以下であることを意味する。LCD用途では、無アルカリガラスを用いるのが好ましい。
 無アルカリガラスは、例えば、酸化物基準の質量%表示で、SiO:50~73%(好ましくは50~66%)、Al:10.5~24%、B:0~12%、MgO:0~8%、CaO:0~14.5%、SrO:0~24%、BaO:0~13.5%、ZrO:0~5%を含有し、MgO+CaO+SrO+BaO:8~29.5%(好ましくは9~29.5%)である。
 無アルカリガラスは、高い歪点と高い溶解性とを両立する場合、好ましくは、酸化物基準の質量%表示で、SiO:58~66%、Al:15~22%、B:5~12%、MgO:0~8%、CaO:0~9%、SrO:3~12.5%、BaO:0~2%を含有し、MgO+CaO+SrO+BaO:9~18%である。
 無アルカリガラスは、特に高い歪点を得たい場合、好ましくは、酸化物基準の質量%表示で、SiO:54~73%、Al:10.5~22.5%、B:0~5.5%、MgO:0~8%、CaO:0~9%、SrO:0~16%、BaO:0~2.5%、MgO+CaO+SrO+BaO:8~26%である。
 本実施形態のディスプレイ用ガラス基板は、前記ガラス表面の平均表面粗さRaが0.2~1.0nmであるのが好ましい。
 本実施形態のディスプレイ用ガラス基板は、半導体素子形成面の平均表面粗さRaが0.15~0.25nmであるのが好ましい。
 [ディスプレイ用ガラス基板の製造方法]
 次に、本発明のディスプレイ用ガラス基板の製造方法の構成例について説明する。
 図1は、本発明の実施形態に係るディスプレイ用ガラス基板の製造方法の説明図であって、フロートガラス製造装置の概略を示す断面図である。図2は、本発明の別の実施形態に係るディスプレイ用ガラス基板の製造方法の説明図であって、フロートガラス製造装置の概略を示す断面図である。
 フロートガラス製造装置100は、ガラス原料10を溶解し溶融ガラス12とする溶解装置200と、溶解装置200から供給される溶融ガラス12を帯状に成形してガラスリボン14とする成形装置300と、成形装置300で成形されたガラスリボン14を徐冷する徐冷装置400とを備える。
 溶解装置200は、溶融ガラス12を収容する溶解槽210と、溶解槽210内に収容される溶融ガラス12の上方に火炎を形成するバーナ220とを備える。溶解槽210内に投入されたガラス原料10は、バーナ220が形成する火炎からの輻射熱によって溶融ガラス12に徐々に溶け込む。溶融ガラス12は、溶解槽210から成形装置300に連続的に供給される。
 成形装置300は、溶融スズ310を収容する浴槽320を備える。成形装置300は、溶融スズ310上に連続的に供給される溶融ガラス12を溶融スズ310上で所定方向に流動させることにより帯状に成形し、ガラスリボン14とする。成形装置300内の雰囲気温度は、成形装置300の入口から出口に向かうほど低温となっている。成形装置300内の雰囲気温度は、成形装置300内に設けられるヒータ(不図示)等で調整される。ガラスリボン14は、所定方向に流動しながら冷却され、浴槽320の下流域で溶融スズ310から引き上げられる。溶融スズ310から引き上げられたガラスリボン14は、リフトアウトロール510によって徐冷装置400に搬送される。
 徐冷装置400は、成形装置300で成形されたガラスリボン14を徐冷する。徐冷装置400は、例えば、断熱構造の徐冷炉(レア)410と、徐冷炉410内に配設され、ガラスリボン14を所定方向に搬送する複数の搬送ロール420とを含む。徐冷炉410内の雰囲気温度は、徐冷炉410の入口から出口に向かうほど低温となっている。徐冷炉410内の雰囲気温度は、徐冷炉410内に設けられるヒータ440等で調整される。徐冷炉410の出口から搬出されたガラスリボン14は、切断機で所定のサイズに切断され、製品として出荷される。
 製品として出荷される前に、必要に応じて、ガラス基板の両表面の少なくとも一方を研磨し、ガラス基板を洗浄してもよい。ガラス基板の表面を一回研磨しても、平坦度等の品質要求を満たさない場合は、ガラス基板の表面を再度研磨してもよい。なお、ガラス基板の半導体素子形成面とは反対側のガラス表面が、ガラスリボン14のトップ面に対応し、半導体素子形成面が、ガラスリボン14のボトム面に対応する。本実施形態では、ガラス表層の組成変化により、ガラス基板の帯電抑制効果が得られるように、ガラスリボン14のボトム面のみを研磨するのが好ましい。ガラス基板の半導体素子形成面は、酸化セリウム水溶液を供給しながら研磨具によって研磨する。研磨に際して、酸化セリウム水溶液の一部は、ガラス基板の半導体素子形成面とは反対側のガラス表面に回り込み、スラリー残渣となる。
 ガラス基板の洗浄は、例えば、シャワー洗浄、ディスクブラシを使用したスラリー洗浄、シャワーリンスによって行われる。スラリー洗浄は、ガラス基板の半導体素子形成面とは反対側のガラス表面に、スラリー(例えば、酸化セリウム水溶液、炭酸カルシウム水溶液)を供給しながらディスクブラシで研磨することにより、半導体素子形成面とは反対側のガラス表面に残っているスラリー残渣を除去する。
 本発明の実施形態に係るディスプレイ用ガラス基板の製造方法では、図1に示すように、成形装置300内のガラスリボン14の上方に設置されたインジェクタ70、80を用い、ガラスリボン14のトップ面に、フッ化水素(HF)を含有する気体を供給することにより、ガラスリボン14のトップ面をエッチングして、ガラスリボン表面を粗面化させる。
 本発明の別の実施形態に係るディスプレイ用ガラス基板の製造方法では、図2に示すように、徐冷装置400内のガラスリボン14の上方に設置されたインジェクタ70、80を用い、ガラスリボン14のトップ面に、フッ化水素(HF)を含有する気体を供給することにより、ガラスリボン14のトップ面をエッチングして、ガラスリボン表面を粗面化させる。
 本発明のディスプレイ用ガラス基板の製造方法は、上記実施形態等に限定されず、成形装置300内及び徐冷装置400内のガラスリボン14の上方に、それぞれ設置されたインジェクタ70、80を用いてもよい。
 図3は、本発明の実施形態に係る両流しタイプのインジェクタ70を模式的に示す図である。図4は、本発明の実施形態に係る片流しタイプのインジェクタ80を模式的に示す図である。
 インジェクタ70、80の供給口71、81からガラスリボン14のトップ面に吹き付けられた気体は、ガラスリボン14の移動方向に対して順方向又は逆方向の流路74、84を移動し、排気口75、85へ流出する。
 インジェクタ70、80は、いずれの態様で用いてもよくガラスリボン14の移動方向に直列に2個以上並べて、ガラスリボン表面を処理してもよい。なお、図示しないが、インジェクタ70、80は、成形装置300又は徐冷装置400に設置するため、水冷構造を有する。
 両流しインジェクタ70とは、図3に示す通り、供給口71から排気口75へのガスの流れがガラスリボン14の移動方向に対して、順方向と逆方向に均等に分かれるインジェクタである。
 片流しインジェクタ80とは、供給口81から排気口85へのガスの流れがガラスリボン14の移動方向に対して順方向もしくは逆方向のいずれかに固定されるインジェクタである。図4の実施形態は、供給口81から排気口85へのガスの流れがガラスリボン14の移動方向に対して順方向である。
 インジェクタ70、80の供給口71、81とガラスリボン14のトップ面との距離Dは、好ましくは5~50mmである。距離Dは、より好ましくは8mm以上である。また、距離Dは、より好ましくは30mm以下、さらに好ましくは20mm以下である。距離Dを5mm以上とすることにより、例えば地震等によってガラスリボン14が振動しても、ガラスリボン14のトップ面とインジェクタ70、80との接触を回避できる。また、距離Dを50mm以下とすることにより、気体が成形装置300又は徐冷装置400の内部で拡散するのを抑制し、所望するガス量に対して、ガラスリボン14のトップ面に充分な量のガスを到達させることができる。
 インジェクタ70、80のガラスリボン14の移動方向の距離Lは、好ましくは100~500mmである。距離Lは、より好ましくは150mm以上、さらに好ましくは200mm以上である。また、距離Lは、より好ましくは450mm以下、さらに好ましくは400mm以下である。距離Lを100mm以上とすることにより、供給口71、81と排気口75、85とを設けることができる。特に、インジェクタ70の距離Lは150mm以上、インジェクタ80の距離Lは100mm以上であることが好ましい。また、距離Lを500mm以下とすることにより、成形装置300又は徐冷装置400に設置されたインジェクタ70、80によるガラスリボン14の脱熱量を抑制できるため、複数のヒータの出力を抑制できる。
 インジェクタ70、80のガラスリボン14の幅方向の距離は、ガラスリボン14の該方向の製品領域以上の距離を有することが好ましい。好ましくは3000mm以上、より好ましくは4000mm以上である。
 また、フッ化水素(HF)を含有する気体を供給する供給口71、81と、排気口75、85とが、ガラスリボン14のトップ面に対向することが好ましい。供給口71、81及び排気口75、85は、インジェクタ70、80のガラスリボン14の幅方向の全域にわたってスリット形状を有する。
 本実施形態においては、フッ化水素(HF)を含有する気体を搬送中のガラスリボン14のトップ面に供給する際のガラスリボン14の温度は、成形装置300では、好ましくは700~1100℃であり、より好ましくは800~1000℃である。ガラスリボン14の温度が700℃以上だと、ガラスリボン表面のエッチングが速く進行する。また、ガラスリボン14の温度が1100℃以下だと、成形装置300に設置されたインジェクタ70、80によるガラスリボン14の脱熱量を抑制できるため、複数のヒータの出力を抑制できる。
 また、ガラスリボン14の温度は、徐冷装置400では、好ましくは300~700℃である。ガラスリボン14の温度が300℃以上だと、ガラスリボン表面のエッチングが進行する効果を維持できる。また、ガラスリボン14の温度が700℃以下だと、徐冷装置400に設置されたインジェクタ70、80によるガラスリボン14の脱熱量を抑制できるため、複数のヒータの出力を抑制できる。
 フッ化水素(HF)を含有する気体のフッ化水素(HF)濃度cは、好ましくは3.0~30vol%である。フッ化水素(HF)濃度cは、より好ましくは4.0vol%以上である。また、フッ化水素(HF)濃度cは、より好ましくは26vol%以下、さらに好ましくは22vol%以下である。フッ化水素(HF)濃度cを3.0vol%以上とすることにより、電気陰性度が大きいSi、Bが、それぞれガラス表面からSiF、BFとして揮散し、ガラス基板表層の仕事関数が小さくなり、ガラス基板と吸着ステージとの仕事関数の差が小さくなるため、剥離帯電が抑制される。
 また、フッ化水素(HF)を含有する気体の流速(線速度)uは、好ましくは20~300cm/sである。流速(線速度)uは、より好ましくは50cm/s以上、さらに好ましくは80cm/s以上である。また、流速(線速度)uは、より好ましくは250cm/s以下、さらに好ましくは200cm/s以下である。流速(線速度)uを20cm/s以上とすることにより、ガスのエッチング作用でガラスリボン表面が粗面化され、ガラス基板の帯電量を低減できる。また、流速(線速度)uを300cm/s以下とすることにより、気体が成形装置300又は徐冷装置400の内部で拡散するのを抑制した状態で、ガラスリボン14のトップ面に充分な量のガスを到達させることができる。
 以上より、距離D、距離L、フッ化水素(HF)を含有する気体を搬送中のガラスリボン14のトップ面に供給する際のガラスリボン14の温度、フッ化水素(HF)濃度c、又はフッ化水素(HF)を含有する気体の流速(線速度)uを上記好ましい範囲で調整することにより、Si量の比、Al量の比、B量の比、Mg量の比、Ca量の比、及びMg、Ca、Sr及びBaの合量の比を制御することができる。
 また、フッ化水素(HF)を含有する気体には、塩化水素(HCl)ガスを添加してもよい。塩化水素(HCl)ガスを添加することにより、ガラスリボン表面にトップスペックとして存在する金属スズ又はスズ化合物を除去しつつ、フッ化水素(HF)によるエッチング効果を維持できる。
 塩化水素(HCl)ガスは、金属スズを以下の反応機構により除去する。
Sn+2HCl → SnCl2+H2
反応によって生成したSnCl2は、ガラスリボン表面から揮散する。
 本実施形態において、フッ化水素(HF)を含有する気体は、ガスをガラスリボン表面に供給するインジェクタ等の設備の腐食防止の観点から、窒素(N)や希ガスといった不活性ガスをキャリアガスとして使用し、これらキャリアガスとの混合ガスとしてガラスリボン表面に供給することが好ましい。
 以下、本発明の実施例及び比較例について具体的に説明する。なお、本発明はこれらの記載に限定されるものではない。
 図5は、インジェクタが供給するガスのフッ化水素(HF)濃度と、得られたガラス基板のガラス表層の特性との関係を表す図である。図5に示す、例4、5が実施例、例1~3が比較例である。
 (例1)
 得られるガラス基板の組成が、酸化物基準の質量百分率表示で、SiO:59.5%、Al:17%、B:8%、MgO:3.3%、CaO:4%、SrO:7.6%、BaO:0.1%、ZrO:0.1%を含有し、MgO+CaO+SrO+BaO:15%であって、残部が不可避的不純物であり、アルカリ金属酸化物の含有量の合量が0.1%以下となるように、ガラス原料10を調整し、ガラス原料10を溶解装置200に投入した。
 溶解装置200でガラス原料10を溶解し溶融ガラス12とした後、溶融ガラス12を成形装置300に供給し、溶融ガラス12を帯状に成形してガラスリボン14を得た。成形装置300内のガラスリボン14の温度が900℃の位置に、ガラスリボン14の移動方向の距離Lが300mmのインジェクタ70を設置した。インジェクタ70の供給口71とガラスリボン14のトップ面との距離Dは、10mmに設定した。
 インジェクタ70の供給口71より、窒素(N)ガスを、流速(線速度)uを100cm/sで、ガラスリボン14のトップ面に吹きつけた。成形装置300の出口からガラスリボン14を引き出した後、徐冷装置400内で徐冷し、切断して幅410mm×長さ510mmのガラス基板を得た。
 (例2)
 例1の窒素(N)ガスの代わりに、フッ化水素(HF)濃度cが1.0vol%の窒素(N)をキャリアガスとした気体をガラスリボン14のトップ面に吹き付けた以外は、例1と同様の条件でガラス基板を得た。
 (例3)
 例1の窒素(N)ガスの代わりに、フッ化水素(HF)濃度cが2.0vol%の窒素(N)をキャリアガスとした気体をガラスリボン14のトップ面に吹き付けた以外は、例1と同様の条件でガラス基板を得た。
 (例4)
 例1の窒素(N)ガスの代わりに、フッ化水素(HF)濃度cが5.0vol%の窒素(N)をキャリアガスとした気体をガラスリボン14のトップ面に吹き付けた以外は、例1と同様の条件でガラス基板を得た。
 (例5)
 例4で得られたガラス基板の半導体素子形成面を研磨した後、シャワー洗浄、スラリー洗浄、シャワーリンスによってガラス基板を洗浄した。
 [ガラス基板表層と内部との原子の量の比]
 例1~5で得られたガラス基板それぞれを幅10mm×長さ10mmに切断し、ガラス基板のガラス表面からの深さ0、4、8、12、16、20、24、28nm、及び40μmにおけるSi量、B量、O量、Al量、Mg量、Ca量、及びSr量(原子%)をX線光電子分光装置(アルバック・ファイ社製、ESCA5500)により測定した。深さ0、4、8、12、16、20、24、28nmにおける各原子の量の測定値を平均し、深さ0~30nmにおける各原子の量の平均値を算出した。ガラス基板表面からの深さ28nmまでの研削は、C60イオンビームによりスパッタエッチングした。ガラス基板表面からの深さ40μmまでの研削は、深さ39μmまで酸化セリウム水溶液で研削した後、C60イオンビームによりスパッタエッチングした。
 ガラス基板表面からの深さ40μmにおけるSi量、B量、O量、Al量、Mg量、Ca量、及びSr量(原子%)と、ガラス基板表面からの深さ0~30nmにおけるSi量、B量、O量、Al量、Mg量、Ca量、及びSr量(原子%)の平均値との比を求めた。
 [ガラス基板表層の疑似仕事関数]
 ガラス基板を構成する各原子kの仕事関数W(eV)は、各原子kの電気陰性度Xをもとに、以下の式を用いて算出することができる。
=2.27×X+0.34
 そこで、ガラス基板表層の仕事関数の代替指標として、疑似仕事関数を算出した。疑似仕事関数(eV)は、深さ0~30nmにおける各原子kの量(Si量、B量、O量、Al量、Mg量、Ca量、及びSr量(原子%))の平均値と各原子kの電気陰性度Xをもとに、以下の式を用いて算出した。
疑似仕事関数=2.27×Σ{(原子kの量×X)/(原子kの量)}+0.34
 [ガラス表面の平均表面粗さRa]
 例1~5で得られたガラス基板それぞれを幅5mm×長さ5mmに切断し、ガラス基板のガラス表面の平均表面粗さRa(算術平均表面粗さRa(JIS B0601-2013))を、以下の方法で測定した。ガラス基板のガラス表面を、原子間力顕微鏡(製品名:SPI-3800N、セイコーインスツル社製)を用いて観察した。カンチレバーは、SI-DF40P2を用いた。観察は、スキャンエリア5μm×5μmに対し、ダイナミック・フォース・モードを用いて、スキャンレート1Hzで行った(エリア内データ数:256×256)。この観察に基づき、各測定点での平均表面粗さRaを算出した。計算ソフトは、原子間力顕微鏡に付属のソフト(ソフト名:SPA-400)を用いた。
 [ガラス基板の剥離帯電量]
 例1~5で得られたガラス基板それぞれの剥離帯電量を、以下の方法で測定した。幅410mm×長さ510mmのガラス基板をSUS310製の真空吸着ステージに、一定時間載置した後、真空吸着ステージから、リフトピンを用いてガラス基板を剥離した。剥離した直後のガラス基板の帯電量を、表面電位計(製品名:MODEL 341B、トレック・ジャパン社製)で測定した。図5に示す、例1~5の帯電量は、例1の帯電量を1とした場合の相対値である。
 図6は、ガラス基板表層の疑似仕事関数と帯電量(相対値)との関係を示す図である。図6に示すように、フッ化水素(HF)濃度cが5.0vol%で、疑似仕事関数が小さくなり、帯電量が低くなる。
 例4と例5とを比較すると、例4のガラス表面の平均表面粗さRaは0.28nm、例5のガラス表面の平均表面粗さRaは0.71nmである。また、例4の帯電量は0.55、例5の帯電量は0.51である。スラリー洗浄によってガラス表面を粗面化しても、ガラス基板の帯電量は同程度であったことから、ガラス表面の粗面化よりも、ガラス表層の疑似仕事関数を小さくする方が、帯電量抑制に効果があることが分かる。
 以上の通り、ディスプレイ用ガラス基板、及びディスプレイ用ガラス基板の製造方法について、詳細にまた特定の実施態様を参照して説明したが、本発明は上記実施形態等に限定されず、本発明の精神と範囲を逸脱することなく様々な変更や修正を加えることができることは当業者にとって明らかである。本出願は2015年10月29日出願の日本特許出願(特願2015-213366号)に基づくものであり、その内容はここに参照として取り込まれる。

Claims (8)

  1.  SiO及びAlを含み、
     ガラス基板の半導体素子形成面とは反対側のガラス表面からの深さ40μmにおけるSi量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるSi量(原子%)の平均値の比であるSi量の比が0.9以下であり、
     前記ガラス表面からの深さ40μmにおけるAl量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるAl量(原子%)の平均値の比であるAl量の比が1.0~7.4である、ディスプレイ用ガラス基板。
  2.  前記ディスプレイ用ガラス基板は、Bを含み、
     前記ガラス表面からの深さ40μmにおけるB量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるB量(原子%)の平均値の比であるB量の比が0.7以下である、請求項1に記載のディスプレイ用ガラス基板。
  3.  前記ディスプレイ用ガラス基板は、MgOを含み、
     前記ガラス表面からの深さ40μmにおけるMg量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるMg量(原子%)の平均値の比であるMg量の比が1.0~7.4である、請求項1又は2に記載のディスプレイ用ガラス基板。
  4.  前記ディスプレイ用ガラス基板は、CaOを含み、
     前記ガラス表面からの深さ40μmにおけるCa量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるCa量(原子%)の平均値の比であるCa量の比が1.0~7.4である、請求項1~3のいずれか1項に記載のディスプレイ用ガラス基板。
  5.  前記ディスプレイ用ガラス基板は、アルカリ土類金属酸化物を含み、
     前記ガラス表面からの深さ40μmにおけるMg、Ca、Sr、及びBaの合量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるMg、Ca、Sr、及びBaの合量(原子%)の平均値の比である合量の比が1.0~7.4である、請求項1~4のいずれか1項に記載のディスプレイ用ガラス基板。
  6.  ガラス原料を溶解し溶融ガラスとする溶解装置と、前記溶解装置から供給される前記溶融ガラスを帯状に成形してガラスリボンとする成形装置と、前記成形装置で成形された前記ガラスリボンを徐冷する徐冷装置とを備えるフロートガラス製造装置を用いた、SiO及びAlを含むディスプレイ用ガラス基板の製造方法であって、
     前記ガラスリボンの上方に設置されたインジェクタを用い、前記ガラスリボンのトップ面に、3.0vol%以上のフッ化水素(HF)を含有する気体を供給することによって、ガラス基板の半導体素子形成面とは反対側のガラス表面からの深さ40μmにおけるSi量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるSi量(原子%)の平均値の比であるSi量の比を0.9以下に制御し、前記ガラス表面からの深さ40μmにおけるAl量(原子%)に対する、前記ガラス表面からの深さ0~30nmにおけるAl量(原子%)の平均値の比であるAl量の比を1.0~7.4に制御することを特徴とする、ディスプレイ用ガラス基板の製造方法。
  7.  前記インジェクタは、前記成形装置内の前記ガラスリボンの上方に設置される、請求項6に記載のディスプレイ用ガラス基板の製造方法。
  8.  前記インジェクタは、前記徐冷装置内の前記ガラスリボンの上方に設置される、請求項6又は7に記載のディスプレイ用ガラス基板の製造方法。
