 また、特開2010-238918号公報(文献3)の基板処理装置では、処理槽に貯溜された処理液に主面を側方に向けた基板が浸漬されることにより、基板の処理が行われる。処理が終了して基板が処理液から上方へと取り出される際には、処理液の液面より下にある基板の一部が、当該処理液の沸点以上の温度まで加熱される。これにより、基板の主面上の微細パターン間の処理液が気化するため、処理液の液面を通過する際に微細パターンに働く処理液の表面張力が低減し、表面張力による微細パターンの倒壊が防止される。
 ところで、文献1の基板洗浄方法では、処理液の液滴からの蒸気により舞い上げられた付着物が、液滴の周囲から上方へと拡散し、落下して基板表面に再付着するおそれがある。
 本発明は、基板処理装置に向けられており、基板の上面の損傷を抑制しつつ、基板上から異物を好適に除去することを目的としている。本発明は、基板処理方法にも向けられている。
 本発明に係る基板処理装置は、水平状態に基板を保持する基板保持部と、前記基板の上面上に第1処理液および前記第1処理液よりも比重が小さく沸点が高い第2処理液を供給し、前記第1処理液の液膜である第1液膜、および、前記第1液膜の上面を覆う前記第2処理液の液膜である第2液膜を前記基板の前記上面上に形成する処理液供給部とを備え、前記第1処理液の沸点以上かつ前記第2処理液の沸点よりも低い温度にて前記第1液膜の加熱が行われることにより、前記第2液膜と前記基板との間にて気化した前記第1処理液により、前記基板の前記上面上の異物を前記基板の前記上面から剥離させて前記第2液膜内へと移動させる。当該基板処理装置によれば、基板の上面の損傷を抑制しつつ、基板上から異物を好適に除去することができる。
 本発明の一の好ましい実施の形態では、上下方向を向く中心軸を中心として前記基板を前記基板保持部と共に回転させることにより、前記第2液膜を前記基板の前記上面上から除去する基板回転機構をさらに備える。
 本発明の他の好ましい実施の形態では、前記第1処理液の気化と並行して、前記処理液供給部から前記第2液膜に前記第2処理液が継続的に供給される。
 本発明の他の好ましい実施の形態では、前記第1処理液の気化と並行して、前記処理液供給部から前記第1液膜に前記第1処理液が継続的に供給される。
 本発明の他の好ましい実施の形態では、前記基板を下面側から加熱することにより前記第1液膜の前記加熱を行う加熱部をさらに備える。
 本発明の他の好ましい実施の形態では、前記第1処理液の沸点よりも高くかつ前記第2処理液の沸点よりも低い温度にて前記処理液供給部から前記基板上に供給された前記第2処理液により、前記第1液膜の前記加熱が行われる。
 本発明の他の好ましい実施の形態では、前記処理液供給部が、前記第1処理液を前記基板の前記上面に向けて吐出する第1ノズルと、前記第2処理液を前記基板の前記上面に向けて吐出する第2ノズルとを備え、前記第2液膜が形成された状態で、前記第1ノズルの先端が、前記基板の前記上面と前記第2液膜の上面との間に位置する。
 本発明の他の好ましい実施の形態では、前記第1液膜が前記基板の前記上面全体を覆い、前記第2液膜が前記第1液膜の前記上面全体を覆う。
 本発明の他の好ましい実施の形態では、前記第1処理液がハイドロフルオロエーテルであり、前記第2処理液が純水である。
 本発明の他の好ましい実施の形態では、前記第1処理液がハイドロフルオロエーテルであり、前記第2処理液がイソプロピルアルコールである。
 上述の目的および他の目的、特徴、態様および利点は、添付した図面を参照して以下に行うこの発明の詳細な説明により明らかにされる。

 図1は、本発明の第1の実施の形態に係る基板処理装置1の構成を示す図である。基板処理装置1は、半導体基板9(以下、単に「基板9」という。)を1枚ずつ処理する枚葉式の装置である。基板処理装置1は、基板9に処理液を供給して洗浄処理を行う。図1では、基板処理装置1の構成の一部を断面にて示す。
 基板処理装置1は、ハウジング11と、基板保持部31と、基板回転機構33と、カップ部4と、加熱部5と、処理液供給部6とを備える。ハウジング11は、基板保持部31およびカップ部4等を収容する。図1では、ハウジング11を破線にて示す。
 基板保持部31は、上下方向を向く中心軸J1を中心とする略円板状の部材である。基板9は、上面91を上側に向けて、基板保持部31の上方に配置される。基板9の上面91には、例えば、微細な凹凸のパターンが予め形成されている。基板保持部31は、水平状態に基板9を保持する。基板回転機構33は、基板保持部31の下方に配置される。基板回転機構33は、中心軸J1を中心として基板9を基板保持部31と共に回転する。
 カップ部4は、中心軸J1を中心とする環状の部材であり、基板9および基板保持部31の径方向外側に配置される。カップ部4は、基板9および基板保持部31の周囲を全周に亘って覆い、基板9から周囲に向かって飛散する処理液等を受ける。カップ部4の底部には、図示省略の排出ポートが設けられる。カップ部4にて受けられた処理液等は、当該排出ポートを介してカップ部4およびハウジング11の外部へと排出される。
 加熱部5は、基板9を下面92側から加熱する。図1に示す例では、加熱部5は、基板保持部31に内蔵された電気ヒータである。加熱部5は、例えば、基板保持部31の下方に配置される光照射部であってもよい。この場合、加熱部5から基板保持部31を介して基板9の下面92に光が照射されることにより、基板9が下面92側から加熱される。あるいは、加熱部5から基板保持部31の下面に光が照射されることにより基板保持部31が加熱され、加熱された基板保持部31により基板9が下面92側から加熱されてもよい。
 加熱部5は、また、基板保持部31の上面に設けられる下部ノズルであってもよい。この場合、加熱部5から基板9の下面92へと、加熱された液体(例えば、後述する第2処理液と同じ種類の液体)が供給されることにより、基板9が下面92側から加熱される。あるいは、加熱部5から基板9の下面92に向けて、加熱された気体(例えば、不活性ガス)が噴射されることにより、基板9が下面92側から加熱される。
 処理液供給部6は、第1ノズル61と、第2ノズル62と、供給制御部63とを備える。第1ノズル61および第2ノズル62は、基板9の中央部の上方に配置される。第1ノズル61および第2ノズル62は、互いに近接して配置される。第1ノズル61の流路は、好ましくは第2ノズル62の流路よりも細い。第1ノズル61の先端は、第2ノズル62の先端よりも下方(すなわち、上下方向に関して基板9の上面91に近い位置)に位置する。第1ノズル61の先端、および、第2ノズル62の先端にはそれぞれ、処理液を吐出する吐出口が設けられる。
 第1ノズル61は、第1配管641により第1処理液供給源65に接続される。第1配管641上には第1バルブ642が設けられる。第1バルブ642により、第1処理液供給源65から第1配管641を介して第1ノズル61に供給される第1処理液の流量が調整される。第1ノズル61は、第1処理液供給源65からの第1処理液を、基板9の上面91に向けて吐出する。
 第2ノズル62は、第2配管661により第2処理液供給源67に接続される。第2配管661上には第2バルブ662が設けられる。第2バルブ662により、第2処理液供給源67から第2配管661を介して第2ノズル62に供給される第2処理液の流量が調整される。第2ノズル62は、第2処理液供給源67からの第2処理液を、基板9の上面91に向けて吐出する。
 供給制御部63は、第1バルブ642を制御することにより、第1ノズル61からの第1処理液の吐出および停止を切り替え、また、第1ノズル61から吐出される第1処理液の流量を制御する。供給制御部63は、第2バルブ662を制御することにより、第2ノズル62からの第2処理液の吐出および停止を切り替え、また、第2ノズル62から吐出される第2処理液の流量を制御する。
 第1処理液と第2処理液とは種類が異なる液体である。第2処理液は、第1処理液よりも比重が小さく沸点が高い液体である。第1処理液と第2処理液とは混和性が比較的低く、互いに混ざりにくい。第1処理液の溶解度パラメータ(SP値)と、第2処理液の溶解度パラメータ(SP値)との差は、好ましくは5以上であり、より好ましくは10以上である。また、第1処理液の表面張力は、好ましくは第2処理液の表面張力よりも小さい。
 第1処理液は、例えば、非水溶性のフッ素系液体の1つであるハイドロフルオロエーテル(以下、「HFE」という。)である。第2処理液は、例えば、純水(DIW:Deionized water)である。第1処理液として使用されるHFEの比重は約1.4~1.6であり、沸点は約35~75度(℃)であり、溶解度パラメータは約6.0~6.5である。第2処理液として使用される純水の比重は約1.0であり、沸点は約100度であり、溶解度パラメータは約23.4である。第2処理液として、例えば、イソプロピルアルコール(以下、「IPA」という。)が使用されてもよい。IPAの比重は約0.8であり沸点は約82度であり、溶解度パラメータは約11.5である。
 図2は、図1に示す基板処理装置1における基板9の処理の流れを示す図である。図3は、基板9の上面91近傍の様子を拡大して示す断面図である。図1に示す基板処理装置1では、まず、基板9がハウジング11内に搬入され、基板保持部31により保持される。
 続いて、基板回転機構33により基板9が低速(たとえば10rpm程度)で回転を開始する。続いて、処理液供給部6の供給制御部63による制御により、第1ノズル61から基板9の上面91上に第1処理液が供給される。第1ノズル61から基板9の上面91の中央部に吐出された第1処理液は、基板9の上面91上において径方向外方へと拡がる。これにより、図3に示すように、第1処理液の液膜である第1液膜71が、基板9の上面91上に形成される。図3に示す例では、第1液膜71は基板9の上面91全体を覆う。基板9の外縁に達した第1処理液は、当該外縁からカップ部4へと落下して回収または廃棄される。第1液膜71の形成が終了すると、第1ノズル61からの第1処理液の供給は停止される。
 次に、供給制御部63(図1参照)による制御により、第2ノズル62から基板9の上面91上に第2液が供給される。第2ノズル62から基板9の上面91の中央部に吐出された第2処理液は、第1処理液よりも比重が小さいため、第1液膜71の上面73上において径方向外方へと拡がる。これにより、第2処理液の液膜である第2液膜72が、第1液膜71の上面73上に形成される(ステップS11)。換言すれば、ステップS11では、処理液供給部6により、第1液膜71、および、第1液膜71の上面73を覆う第2液膜72が、基板9の上面73上に形成される。
 図3に示す例では、第2液膜72は第1液膜71の上面73全体を覆う。すなわち、第1液膜71の上面73は、第2液膜72の下面でもあり、第1液膜71と第2液膜72との界面でもある。また、図3に示す例では、第2液膜72が形成された状態で、第1ノズル61の先端が、基板9の上面91と第2液膜72の上面74との間に位置する。基板9の外縁に達した第2処理液は、当該外縁からカップ部4へと落下して回収または廃棄される。第2液膜72が形成された後も、第2ノズル62からの第2処理液の供給は停止されず、処理液供給部6から第2液膜72に第2処理液が継続的に供給される。
 第1液膜71および第2液膜72が形成されると、加熱部5(図1参照)により基板9が下面92側から加熱される。これにより、基板9の上面91上の第1液膜71が、基板9の下面92側から加熱される(ステップS12)。第1液膜71は、第1処理液の沸点以上、かつ、第2処理液の沸点よりも低い温度(以下、「液膜加熱温度」という。)にて加熱される。液膜加熱温度は、例えば、約80度である。液膜加熱温度にて第1液膜71の加熱が行われることにより、第2液膜72と基板9との間の第1液膜71内にて、第1処理液が気化(すなわち、沸騰)する。基板9上では、第1液膜71の上面73に接する第2液膜72も加熱されるが、上述のように、液膜加熱温度は第2処理液の沸点よりも低いため、第2液膜72内において第2処理液は気化(すなわち、沸騰)しない。
 図4および図5は、図3に示す基板9の上面91近傍の部位をさらに拡大して示す断面図である。図4に示すように、第2液膜72と基板9との間にて気化した第1処理液の気泡711は、浮力により第1液膜71内を上方に移動する。このとき、気泡711が、基板9の上面91上に付着している異物95に付着し、気泡711に働く浮力により異物95を基板9の上面91から剥離させる。基板9から剥離された異物95は、第1処理液の気泡711と共に第1液膜71内を上方に移動し、図5に示すように、第1液膜71の上面73を通過して第2液膜72内へと移動する。第2液膜72内へと移動した異物95は第2液膜72により保持される。また、第2液膜72内へと移動した第1処理液の気泡711は、第2液膜72の上面74から第2液膜72外へと移動する。
 上述のように、基板処理装置1では、ステップS12における第1処理液の気化と並行して、処理液供給部6から第2液膜72に第2処理液が継続的に供給される。このため、第2液膜72内に保持された異物95は、第2処理液と共に径方向外方へと移動して基板9上から除去される。
 基板処理装置1では、所定の時間だけ第1液膜71の加熱が行われることにより、基板9の上面91に対する異物95の除去処理が行われる。当該所定の時間が経過すると、第1液膜71の加熱が停止される。第1液膜71の加熱が停止される際には、好ましくは、気化により体積が減少した第1液膜71が、基板9の上面91全体を覆う状態で残っている。このため、異物95を保持する第2液膜72が、基板9の上面91に接触することを防止することができる。その結果、第2液膜72内の異物95が、基板9の上面91に再付着することを防止することができる。
 第1液膜71の加熱が終了すると、基板9上への第2処理液の供給が継続された状態で、基板回転機構33(図1参照)により基板9の回転が開始される。基板9が回転することにより、基板9上の第1液膜71および第2液膜72が、径方向外方へと移動し、基板9の外縁から周囲へと飛散して基板9の上面91上から除去される(ステップS13)。また、第2ノズル62から基板9の上面91上に供給される第2処理液も、径方向外方へと拡がって、基板9の外縁から周囲へと飛散する。基板9から飛散した第1処理液および第2処理液は、カップ部4により受けられ、排出ポートを介してカップ部4およびハウジング11の外部へと排出される。
 基板処理装置1では、所定の時間だけ第2処理液の供給および基板9の回転が行われることにより、基板9の上面91に対する洗浄処理が行われる。当該所定の時間が経過すると、基板9に対する洗浄処理が終了する。
 基板9に対する洗浄処理が終了すると、第2ノズル62からの第2処理液の供給が停止され、基板回転機構33による基板9の回転速度が増大する。基板9が比較的高速にて回転することにより、基板9の上面91上に残っている第2処理液が径方向外方へと移動し、基板9の外縁から周囲へと飛散する。その結果、基板9上の第2処理液が除去される(ステップS14)。以下、ステップS14の処理を「乾燥処理」という。乾燥処理において基板9から飛散してカップ部4により受けられた第2処理液も、上記と同様に、排出ポートを介してカップ部4およびハウジング11の外部へと排出される。乾燥処理が終了した基板9は、ハウジング11外へと搬出される。基板処理装置1では、複数の基板9に対して順次、上述のステップS11~S14が行われる。
 以上に説明したように、基板処理装置1では、基板9の上面91上に第1処理液、および、第1処理液よりも比重が小さく沸点が高い第2処理液が供給され、第1処理液の液膜である第1液膜71、および、第1液膜71の上面73を覆う第2処理液の液膜である第2液膜72が、基板9の上面91上に形成される(ステップS11)。続いて、第1処理液の沸点以上かつ第2処理液の沸点よりも低い温度にて第1液膜71の加熱が行われる。そして、第2液膜72と基板9との間にて気化した第1処理液により、基板9の上面91上の異物95が当該上面91から剥離され、第2液膜72内へと移動される(ステップS12)。
 このように、第1処理液の気泡711により異物95を基板9の上面91から剥離させることにより、基板9の上面91の損傷を抑制しつつ、基板9上から異物95を好適に除去することができる。このため、基板処理装置1は、予めパターンが形成されている基板9の上面91からの異物95の除去に特に適している。
 第1処理液としてHFEが用いられ、第2処理液として純水が用いられる場合、第1処理液および第2処理液の溶解度パラメータの差は比較的大きく、第1処理液と第2処理液との混合が抑制される。このため、ステップS12における加熱により、基板9の上面91に接する第1液膜71のみを容易に気化させることができる。その結果、基板9上からの異物95の除去を効率良く行うことができる。また、第2処理液として純水が利用されることにより、基板9上からの異物95の除去に係るコストを低減することができる。
 第1処理液としてHFEが用いられ、第2処理液としてIPAが用いられる場合も同様に、第1処理液および第2処理液の溶解度パラメータの差は比較的大きく、第1処理液と第2処理液との混合が抑制される。このため、ステップS12における加熱により、基板9の上面91に接する第1液膜71のみを容易に気化させることができる。その結果、基板9上からの異物95の除去を効率良く行うことができる。
 ところで、仮に、基板9の上面91上に1種類の処理液の液膜のみが形成された状態で、当該液膜を沸点以上の温度に加熱して気化させることにより異物を除去しようとすると、液膜が過剰に速く気化して基板9の上面91上から消失し、基板9上から剥離された異物が基板9の上面91に再付着するおそれがある。一方、液膜が基板9の上面91上から消失しないように気化させようとすると、液膜の加熱を高精度に制御する必要がある。また、当該処理液の供給を継続しつつ当該液膜を加熱して気化させることも考えられるが、上述と同様に、液膜が過剰に速く気化して基板9の上面91上から部分的にであっても消失しないように、液膜の加熱と処理液の供給とを高精度に制御する必要がある。さらに、気化させる処理液が高価である場合、処理液の供給を継続しつつ液膜を気化させることにより、異物除去に要するコストが増大する。
 これに対し、基板処理装置1では、上述のように、第1液膜71の上面73が液膜加熱温度よりも沸点が高い第2液膜72に覆われるため、仮に第1液膜71が気化して消失したとしても、基板9の上面91が露出するおそれがない。したがって、第1液膜71の加熱を高精度に制御する必要がないため、基板9上からの異物95の除去を容易に行うことができる。
 上述のように、基板処理装置1では、加熱部5が基板9を下面92側から加熱することにより、ステップS12における第1液膜71の加熱が行われる。これにより、第1液膜71内において、第1処理液の上昇流が生成される。その結果、異物95が基板9の上面91上から上方へと剥離されやすくなるため、基板9上からの異物95の除去をさらに好適に行うことができる。また、基板9の上面91から剥離された異物95を、第1液膜71の上側に位置する第2液膜72へと容易に移動することもできる。
 上述のように、基板処理装置1では、ステップS12における第1処理液の気化および異物95の第2液膜72への移動と並行して、第2液膜72に第2処理液が継続的に供給される。これにより、基板9上から剥離されて第2液膜72内に保持された異物95を、第2処理液と共に速やかに径方向外方へと移動し、第1液膜71の加熱と並行して基板9上から速やかに除去することができる。
 基板処理装置1では、ステップS12と並行して、第1液膜71にも第1処理液が継続的に供給されてもよい。これにより、所定時間の第1液膜71の加熱中に第1液膜71が全て気化して消失することを防止することができる。この場合、第2液膜72が形成された状態における第1ノズル61の先端が、基板9の上面91と第2液膜72の上面74との間に位置するため、第2液膜72に覆われている第1液膜71に容易に第1処理液を供給することができる。
 基板処理装置1では、ステップS12における第1処理液の気化および異物95の第2液膜72への移動後に、基板9を回転させることにより、第2液膜72が基板9の上面91上から除去される(ステップS13)。これにより、異物95を保持する第2液膜72を、基板9上から容易に除去することができ、基板9の洗浄処理を容易に完了することができる。
 上述のように、第1液膜71は基板9の上面91全体を覆い、第2液膜72は第1液膜71の上面73全体を覆う。これにより、基板9の上面91全体を均等に洗浄することができる。基板処理装置1では、基板9の上面91の一部を部分的に洗浄したい場合には、上面91の洗浄したい部分のみを覆う第1液膜71、および、当該第1液膜71を覆う第2液膜72が形成されてもよい。そして、第1液膜71が液膜加熱温度に加熱されることにより、基板9の上面91上の洗浄したい部分において、上記と同様に異物95が上面91上から除去される。
 ステップS11における第1液膜71および第2液膜72の形成は、基板回転機構33により基板9を比較的低速にて回転させながら行われてもよい。これにより、基板9上の第1処理液、および、第1液膜71上の第2処理液が速やかに径方向外方に拡がる。その結果、第1液膜71および第2液膜72の形成に要する時間を短縮することができる。また、ステップS12における第1液膜71の加熱も、基板9を比較的低速にて回転させながら行われてもよい。これにより、第1液膜71全体をおよそ均等に加熱することができる。
 ステップS11では、第1液膜71が基板9の上面91全体を覆うよりも前に、第2処理液の供給が開始されてもよい。上述のように、第1処理液の表面張力は第2処理液の表面張力よりも小さいため、第1処理液は第2処理液よりも基板9の上面91上にて速やかに拡がり、第2処理液よりも先に基板9の上面91全体を覆う。これにより、基板9上への第1液膜71および第2液膜72の形成に要する時間を短くすることができる。
 ステップS11では、基板9上に第1処理液が供給されるよりも前に、第2液膜72が形成されてもよい。上述のように、基板処理装置1では、第2液膜72が形成された状態で、すなわち、第1処理液の供給前の状態で、第1ノズル61の先端が、基板9の上面91と第2液膜72の上面74との間に位置する。このため、第1ノズル61から吐出された第1処理液が、第2液膜72を容易に通過して基板9の上面91に到達し、基板9の上面91に沿って径方向外方に拡がる。その結果、第2液膜72が形成された後に第1処理液の供給が行われる場合であっても、基板9と第2液膜72との間に、第1液膜71を容易に形成することができる。
 また、基板処理装置1では、第1処理液の供給と第2処理液の供給とが同時に開始され、第1液膜71の形成と第2液膜72の形成とが並行して行われてもよい。これにより、第1液膜71および第2液膜72の形成を短時間にて完了することができる。この場合も、第2液膜72が形成された状態における第1ノズル61の先端が、基板9の上面91と第2液膜72の上面74との間に位置するため、基板9と第2液膜72との間に、第1液膜71を容易に形成することができる。
 このように、基板処理装置1では、ステップS11における第1液膜71の形成、および、第2液膜72の形成は、どちらが先に行われてもよく、並行して行われてもよい。基板処理装置1では、第2液膜72が形成された状態で、第1ノズル61の先端が、基板9の上面91と第2液膜72の上面74との間に位置することにより、第1液膜71および第2液膜72の形成順序にかかわらず、第1液膜71および第2液膜72を容易に形成することができる。
 図6は、処理液供給部6の他の好ましい構造を示す図である。図6に示す例では、第1ノズル61および第2ノズル62は二重ノズルである。具体的には、第2ノズル62の流路内に第1ノズル61が配置され、第2処理液は、第1ノズル61の周囲から第1ノズル61に沿って吐出される。図6に示す例でも、第1ノズル61および第2ノズル62は、基板9の中央部の上方に配置され、第1ノズル61の先端は、第2ノズル62の先端よりも下方に位置する。基板処理装置1では、図6に示す第1ノズル61および第2ノズル62を備える場合であっても、第2液膜72が形成された状態で、第1ノズル61の先端が、基板9の上面91と第2液膜72の上面74との間に位置する。これにより、第1液膜71および第2液膜72の形成順序にかかわらず、第1液膜71および第2液膜72を容易に形成することができる。なお、図6では、第1ノズル61からの第1処理液の供給と、第2ノズル62からの第2処理液の供給とが並行して行われ、第1液膜71および第2液膜72が並行して形成される場合を示す。
 図7は、他の好ましい処理液供給部を示す図である。図7に示す処理液供給部6aでは、第1ノズル61および第2ノズル62は二重ノズルであり、第1ノズル61の先端と第2ノズル62の先端とは、上下方向に関しておよそ同じ位置に位置する。処理液供給部6aでは、ステップS11において、第1処理液の吐出と第2処理液の吐出とが同時に開始されることにより、基板9の上面91上への第1液膜71の形成、および、第1液膜71の上面73上への第2液膜72の形成が、並行して行われる。これにより、第1液膜71および第2液膜72の形成を短時間にて完了することができる。
 処理液供給部6aでは、第1ノズル61が第2ノズル62の流路内に配置され、第2処理液は、第1ノズル61の周囲から第1ノズル61に沿って吐出される。このため、第1ノズル61から吐出された第1処理液が、第2処理液に阻害されることなく基板9の上面91上に容易に到達することができる。その結果、第1液膜71を容易に形成することができる。処理液供給部6aでは、第1液膜71が先に形成された後、第2処理液の吐出が開始されてもよい。
 図8は、本発明の第2の実施の形態に係る基板処理装置1aの構成を示す図である。基板処理装置1aは、処理液供給部6bが、図1の第1ノズル61および第2ノズル62に代えて1つのノズル60を備える点を除き、図1に示す基板処理装置1とおよそ同様の構造を有する。以下の説明では、基板処理装置1aの構成のうち、基板処理装置1の構成と対応する構成に同符号を付す。
 図8に示す基板処理装置1aでは、ノズル60は、第1処理液供給源65および第2処理液供給源67に接続される。ノズル60は、第1処理液または第2処理液を、基板9の上面91の中央部に向けて選択的に吐出する。
 基板処理装置1aにおいて基板9が処理される際には、まず、ノズル60から基板9の上面91に第1処理液が供給され、基板9の上面91上に第1液膜71(図3参照)が形成される。続いて、ノズル60からの第1処理液の吐出が停止され、第2処理液の吐出が開始される。そして、ノズル60から第1液膜71の上面73に第2処理液が供給され、第1液膜71の上面73上に第2液膜72が形成される(図2:ステップS11)。第1液膜71および第2液膜72の形成の際、基板回転機構33による基板9の回転は行われない。あるいは、基板9が比較的低速にて回転されている状態で、第1液膜71および第2液膜72が順に形成される。
 基板処理装置1aにおけるステップS11以降の基板9の処理の流れは、上述のステップS12~S14と同様である。ステップS12では、第1処理液の沸点以上かつ第2処理液の沸点よりも低い温度である液膜加熱温度にて第1液膜71の加熱が行われる。そして、第2液膜72と基板9との間にて気化した第1処理液により、基板9の上面91上の異物95(図4および図5参照)が当該上面91から剥離され、第2液膜72内へと移動される。これにより、上記と同様に、基板9の上面91の損傷を抑制しつつ、基板9上から異物95を好適に除去することができる。
 図9は、本発明の第3の実施の形態に係る基板処理装置1bの構成を示す図である。基板処理装置1bは、基板9の下方の加熱部5が省略され、処理液供給部6cに第2処理液を加熱する処理液加熱部663が設けられる点を除き、図1に示す基板処理装置1とおよそ同様の構造を有する。以下の説明では、基板処理装置1bの構成のうち、基板処理装置1の構成と対応する構成に同符号を付す。
 基板処理装置1bでは、ステップS11において、基板処理装置1と同様に、基板9の上面91上に第1液膜71(図3参照)が形成される。その後、処理液加熱部663により加熱された第2処理液が、第2ノズル62から基板9上の第1液膜71の上面73上に供給される。処理液加熱部663により、第2処理液は、上述の液膜加熱温度よりも高く(当然に、第1処理液の沸点よりも高く)、かつ、第2処理液の沸点よりも低い温度に加熱される。
 基板処理装置1bでは、第2処理液による第2液膜72の形成(ステップS11)と並行して、処理液加熱部663により加熱された第2液膜72による第1液膜71の加熱が行われ、第1液膜71が液膜加熱温度に加熱される。そして、第2液膜72と基板9との間にて気化した第1処理液により、基板9の上面91上の異物95(図4および図5参照)が上面91から剥離されて第2液膜72へと移動される(ステップS12)。これにより、上記と同様に、基板9の上面91の損傷を抑制しつつ、基板9上から異物95を好適に除去することができる。
 また、基板処理装置1bでは、基板保持部31の内部または近傍に、基板9を下面92側から加熱する加熱部を設ける必要がないため、基板保持部31または基板保持部31近傍の構造を簡素化することができる。
 基板処理装置1bでは、図1に示す基板処理装置1と同様に、ステップS11において、第1液膜71が基板9の上面91全体を覆うよりも前に、第2処理液の供給が開始されてもよい。また、ステップS11では、基板9上に第1処理液が供給されるよりも前に、第2液膜72が形成されてもよい。さらに、ステップS11では、第1処理液の供給と第2処理液の供給とが同時に開始され、第1液膜71の形成と第2液膜72の形成とが並行して行われてもよい。
 上記基板処理装置1,1a,1bでは、様々な変更が可能である。
 例えば、上述のステップS12では、基板9と第2液膜72との間において、第1液膜71が気化して消失するまで、第1液膜71の加熱が行われてもよい。
 図1に示す基板処理装置1では、例えば、加熱部5が基板保持部31の上方に配置される光照射部であってもよい。この場合、加熱部5から第2液膜72に光が照射されることにより、第2液膜72を介して第1液膜71が液膜加熱温度に加熱される。また、加熱部5は、基板保持部31の上方に配置されて第2液膜72に加熱された気体(例えば、不活性ガス)を供給するガス供給部であってもよい。この場合も、加熱部5からの加熱された気体により、第2液膜72を介して第1液膜71が液膜加熱温度に加熱される。図8に示す基板処理装置1aにおいても同様である。
 図9に示す基板処理装置1bでは、処理液加熱部663に加えて、第1液膜71を基板9の下面92側から加熱する加熱部5(図1参照)も設けられてもよい。これにより、第1液膜71を速やかに加熱することができる。
 基板処理装置1,1a,1bでは、第1処理液と第2処理液とは混合されない状態で基板9上に供給されるが、第1処理液と第2処理液との混合液が基板9上に供給されてもよい。この場合、基板9上に供給された混合液において、比重の差により第1処理液が基板9の上面91上へと沈下して第2処理液と分離することにより、第1液膜71および第2液膜72が形成される。混合液としては、例えば、他の基板9の上記異物除去処理に利用されて回収された第1処理液および第2処理液の混合液からフィルター等により異物を除去したものが利用される。
 基板9の上面91では、第2液膜72の上面74上、または、第2液膜72と第1液膜71との間に、第1処理液および第2処理液と異なる他の処理液の液膜が形成されてもよい。
 図10は、他の好ましい基板処理装置1cの構成を示す図である。基板処理装置1cは、複数の基板9に対して上述と略同様の異物除去処理を並行して行うバッチ式の装置である。基板処理装置1cは、貯溜槽81と、第1ノズル61aと、第2ノズル62aとを備える。第2ノズル62aは、貯溜槽81の底部から貯溜槽81内に第2処理液(例えば、純水またはIPA)を供給する。第2ノズル62aからの第2処理液は、貯溜槽81内に貯溜される。複数の基板9は、それぞれ上面91を上側に向けた状態で図示省略の保持部により保持され、貯溜槽81内の第2処理液720に浸漬される。
 第1ノズル61aは、複数の基板9の側方に配置され、複数の吐出口から複数の基板9の上面91の上方に向けて第1処理液(例えば、HFE)を吐出する。各基板9の上面91の上方に吐出された第1処理液は、第2処理液720よりも比重が大きいため、第2処理液720内を沈下して各基板9の上面91上にて拡がる。これにより、各基板9の上面91全体を覆う第1液膜71が形成される。各基板9の上面91の直上の領域に注目すると、各基板9上には基板9の上面91全体を覆う第1液膜71が形成され、第1液膜71上には第1液膜71の上面73全体を覆う第2液膜が形成される。
 続いて、各基板9上の第1液膜71が、上述の液膜加熱温度に加熱される。そして、上記第2液膜と各基板9との間にて気化した第1処理液により、基板9の上面91上の異物が上面91から剥離されて第2液膜内(すなわち、第2処理液720内)へと移動し、第2処理液720により保持される。これにより、上記と同様に、基板9の上面91の損傷を抑制しつつ、基板9上から異物を好適に除去することができる。
 第1液膜71の加熱は、例えば、複数の基板9を保持する上述の保持部に設けられたヒータにより行われてもよく、各基板9に光を照射することにより行われてもよい。あるいは、貯溜槽81内の第2処理液720の温度が液膜加熱温度よりも高くなるように、第2処理液720の加熱が行われてもよい。基板処理装置1cでは、第2ノズル62aから貯溜槽81内にさらに第2処理液が供給されることにより、異物を保持する第2処理液が貯溜槽81の上端部からあふれて廃棄される。
 上述の基板処理装置1,1a~1cでは、第1処理液および第2処理液は、様々に変更されてよい。例えば、第2処理液が純水である場合、第1処理液は、純水よりも比重が小さくかつ沸点が低い液体である四塩化炭素、クロロホルム、ジクロロメタン、1,2ジクロロエタン、二硫化炭素、1,1,1-トリクロロエタン等であってもよい。
 上述の基板処理装置1,1a~1cは、半導体基板以外に、液晶表示装置、プラズマディスプレイ、FED(field emission display)等の表示装置に使用されるガラス基板の処理に利用されてもよい。あるいは、基板処理装置1,1a~1cは、光ディスク用基板、磁気ディスク用基板、光磁気ディスク用基板、フォトマスク用基板、セラミック基板および太陽電池用基板等の処理に利用されてもよい。また、上述した実施形態ではステップS11の第1液膜及び第2液膜を形成する段階で、基板9を低速回転させたが、この段階で基板9を停止させてもよい。
 上記実施の形態および各変形例における構成は、相互に矛盾しない限り適宜組み合わされてよい。
 発明を詳細に描写して説明したが、既述の説明は例示的であって限定的なものではない。したがって、本発明の範囲を逸脱しない限り、多数の変形や態様が可能であるといえる。

Claims (19)

  1.  基板を処理する基板処理装置であって、
     水平状態に基板を保持する基板保持部と、
     前記基板の上面上に第1処理液および前記第1処理液よりも比重が小さく沸点が高い第2処理液を供給し、前記第1処理液の液膜である第1液膜、および、前記第1液膜の上面を覆う前記第2処理液の液膜である第2液膜を前記基板の前記上面上に形成する処理液供給部と、
    を備え、
     前記第1処理液の沸点以上かつ前記第2処理液の沸点よりも低い温度にて前記第1液膜の加熱が行われることにより、前記第2液膜と前記基板との間にて気化した前記第1処理液により、前記基板の前記上面上の異物を前記基板の前記上面から剥離させて前記第2液膜内へと移動させる。
  2.  請求項1に記載の基板処理装置であって、
     上下方向を向く中心軸を中心として前記基板を前記基板保持部と共に回転させることにより、前記第2液膜を前記基板の前記上面上から除去する基板回転機構をさらに備える。
  3.  請求項1または2に記載の基板処理装置であって、
     前記第1処理液の気化と並行して、前記処理液供給部から前記第2液膜に前記第2処理液が継続的に供給される。
  4.  請求項1ないし3のいずれかに記載の基板処理装置であって、
     前記第1処理液の気化と並行して、前記処理液供給部から前記第1液膜に前記第1処理液が継続的に供給される。
  5.  請求項1ないし4のいずれかに記載の基板処理装置であって、
     前記基板を下面側から加熱することにより前記第1液膜の前記加熱を行う加熱部をさらに備える。
  6.  請求項1ないし5のいずれかに記載の基板処理装置であって、
     前記第1処理液の沸点よりも高くかつ前記第2処理液の沸点よりも低い温度にて前記処理液供給部から前記基板上に供給された前記第2処理液により、前記第1液膜の前記加熱が行われる。
  7.  請求項1ないし6のいずれかに記載の基板処理装置であって、
     前記処理液供給部が、
     前記第1処理液を前記基板の前記上面に向けて吐出する第1ノズルと、
     前記第2処理液を前記基板の前記上面に向けて吐出する第2ノズルと、
    を備え、
     前記第2液膜が形成された状態で、前記第1ノズルの先端が、前記基板の前記上面と前記第2液膜の上面との間に位置する。
  8.  請求項1ないし7のいずれかに記載の基板処理装置であって、
     前記第1液膜が前記基板の前記上面全体を覆い、
     前記第2液膜が前記第1液膜の前記上面全体を覆う。
  9.  請求項1ないし8のいずれかに記載の基板処理装置であって、
     前記第1処理液がハイドロフルオロエーテルであり、前記第2処理液が純水である。
  10.  請求項1ないし8のいずれかに記載の基板処理装置であって、
     前記第1処理液がハイドロフルオロエーテルであり、前記第2処理液がイソプロピルアルコールである。
  11.  基板を処理する基板処理方法であって、
     a)水平状態に保持された基板の上面上に第1処理液および前記第1処理液よりも比重が小さく沸点が高い第2処理液を供給し、前記第1処理液の液膜である第1液膜、および、前記第1液膜の上面を覆う前記第2処理液の液膜である第2液膜を前記基板の前記上面上に形成する工程と、
     b)前記第1処理液の沸点以上かつ前記第2処理液の沸点よりも低い温度にて前記第1液膜の加熱を行うことにより、前記第2液膜と前記基板との間にて気化した前記第1処理液により、前記基板の前記上面上の異物を前記基板の前記上面から剥離させて前記第2液膜内へと移動させる工程と、
    を備える。
  12.  請求項11に記載の基板処理方法であって、
     前記b)工程よりも後に、上下方向を向く中心軸を中心として前記基板を回転させることにより、前記第2液膜を前記基板の前記上面上から除去する工程をさらに備える。
  13.  請求項11または12に記載の基板処理方法であって、
     前記b)工程と並行して、前記第2液膜に前記第2処理液が継続的に供給される。
  14.  請求項11ないし13のいずれかに記載の基板処理方法であって、
     前記b)工程と並行して、前記第1液膜に前記第1処理液が継続的に供給される。
  15.  請求項11ないし14のいずれかに記載の基板処理方法であって、
     前記b)工程において、前記基板を下面側から加熱することにより前記第1液膜の前記加熱が行われる。
  16.  請求項11ないし15のいずれかに記載の基板処理方法であって、
     前記第1処理液の沸点よりも高くかつ前記第2処理液の沸点よりも低い温度にて前記基板上に供給された前記第2処理液により、前記b)工程における前記第1液膜の前記加熱が行われる。
  17.  請求項11ないし16のいずれかに記載の基板処理方法であって、
     前記第1液膜が前記基板の前記上面全体を覆い、
     前記第2液膜が前記第1液膜の前記上面全体を覆う。
  18.  請求項11ないし17のいずれかに記載の基板処理方法であって、
     前記第1処理液がハイドロフルオロエーテルであり、前記第2処理液が純水である。
  19.  請求項11ないし17のいずれかに記載の基板処理方法であって、
     前記第1処理液がハイドロフルオロエーテルであり、前記第2処理液がイソプロピルアルコールである。
