Description

蒸着マスクの引張方法、フレーム付き蒸着マスクの製造方法、有機半導体素子の製造方法、及び引張装置
 本発明は、蒸着マスクの引張方法、フレーム付き蒸着マスクの製造方法、有機半導体素子の製造方法、及び引張装置に関する。
 有機EL素子を用いた製品の大型化或いは基板サイズの大型化にともない、蒸着マスクに対しても大型化の要請が高まりつつある。そして、金属から構成される蒸着マスクの製造に用いられる金属板も大型化している。しかしながら、現在の金属加工技術では、大型の金属板に開口部を精度よく形成することは困難であり、開口部の高精細化への対応はできない。また、金属のみからなる蒸着マスクとした場合には、大型化に伴いその質量も増大し、フレームを含めた総質量も増大することから取り扱いに支障をきたすこととなる。
 このような状況下、特許文献1には、スリットが設けられた金属マスクと、金属マスクの表面に位置し蒸着作製するパターンに対応した開口部が縦横に複数列配置された樹脂マスクとが積層されてなる蒸着マスクが提案されている。特許文献1に提案がされている蒸着マスクによれば、大型化した場合でも高精細化と軽量化の双方を満たすことができ、また、高精細な蒸着パターンの形成を行うことができるとされている。

 本発明は、上記特許文献1に記載されているような蒸着マスクを簡便な方法で引っ張ることができる蒸着マスクの引張方法、当該引張方法を用いたフレーム付き蒸着マスクの製造方法、さらには、蒸着マスクを用いた有機半導体素子の製造方法や、これらの方法に用いられる引張装置を提供することを主たる課題とする。
 上記課題を解決するための本発明は、スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクの引張方法において、前記蒸着マスクの一方の面上に引張補助部材を重ね、前記蒸着マスクの一方の面と前記引張補助部材とが重なる部分の少なくとも一部において、前記蒸着マスクに前記引張補助部材を固定する引張補助部材固定工程と、前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、を含むことを特徴とする。
 また、上記の蒸着マスクの引張方法において、前記第1引張工程の前に、前記蒸着マスクを第1の方向に引っ張る第2引張工程を更に含み、前記第1引張工程では、前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを、前記第1の方向とは異なる第2の方向に引っ張ってもよい。
 また、上記課題を解決するための本発明は、フレーム付き蒸着マスクの製造方法であって、スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクと、が積層されてなる蒸着マスクを準備する準備工程と、前記蒸着マスクの一方の面上に引張補助部材を重ね、前記蒸着マスクの一方の面と前記引張補助部材とが重なる部分の少なくとも一部において、前記蒸着マスクに前記引張補助部材を固定する引張補助部材固定工程と、前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、貫通孔が形成されたフレームに、前記第1引張工程において引っ張られた状態の前記蒸着マスクを固定するフレーム固定工程と、を含むことを特徴とする。
 また、上記フレーム付き蒸着マスクの製造方法において、前記第1引張工程の前に、前記蒸着マスクを第1の方向に引っ張る第2引張工程を更に含み、前記第1引張工程では、前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを、前記第1の方向とは異なる第2の方向に引っ張ってもよい。
 また、上記フレーム付き蒸着マスクの製造方法において、前記フレーム付き蒸着マスクは、前記フレームに複数の前記蒸着マスクが並んで固定されてなるフレーム付き蒸着マスクであり、当該フレーム付き蒸着マスクの製造段階において、前記複数の蒸着マスクのうちの少なくとも1つの蒸着マスクは、前記引張補助部材固定工程、前記第1引張工程、前記フレーム固定工程を経ることで前記フレームに固定され、前記第1引張工程では、前記1つの蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている1つの蒸着マスクを、当該1つの蒸着マスクと隣り合う蒸着マスクの方向に引っ張ってもよい。
 また、上記フレーム付き蒸着マスクの製造方法において、前記第1引張工程を行う前に、前記1つの蒸着マスクを、前記隣り合う蒸着マスクの方向とは異なる方向に引っ張る第2引張工程を更に含んでいてもよい。
 また、上記課題を解決するための本発明は、有機半導体素子の製造方法であって、フレームに蒸着マスクが固定されたフレーム付き蒸着マスクを用いて蒸着対象物に蒸着パターンを形成する工程を含み、前記蒸着パターンを形成する工程において、前記フレームに固定される前記蒸着マスクが、複数のスリットが形成された金属マスクと当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクを準備する工程と、前記蒸着マスクの一方の面上に引張補助部材を重ね、前記蒸着マスクの一方の面と前記引張補助部材とが重なる部分の少なくとも一部において、前記蒸着マスクに前記引張補助部材を固定する引張補助部材固定工程と、前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、貫通孔が形成されたフレームに、前記第1引張工程において引っ張られた状態の前記蒸着マスクを固定するフレーム固定工程と、を含む工程により製造されたフレーム付き蒸着マスクであることを特徴とする。
 また、上記課題を解決するための本発明は、スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクを引っ張るための引張装置であって、引張補助部材と、当該引張補助部材を引っ張るための駆動手段とを備え、前記引張補助部材は、前記蒸着マスクの一方の面と重ねたときに、当該蒸着マスクの一方の面と重なる部分の少なくとも一部で固定可能となっていることを特徴とする。
 本発明の蒸着マスクの引張方法や引張装置によれば、大型化した場合でも高精細化と軽量化の双方を満たす蒸着マスクを、簡便な方法で引っ張ることができる。また、本発明のフレーム付き蒸着マスクの製造方法によれば、蒸着対象物に精度よく蒸着パターンを形成可能なフレーム付き蒸着マスクを得ることができる。また、本発明の有機半導体素子の製造方法によれば、品質に優れる有機半導体素子を歩留まり良く製造することができる。

 本発明の一実施形態のフレーム付き蒸着マスクの製造方法について図面を用いて具体的に説明する。
 <<フレーム付き蒸着マスクの製造方法>>
 一実施形態のフレーム付き蒸着マスクの製造方法は、スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクを準備する準備工程と、蒸着マスクの一方の面上に引張補助部材を重ね、蒸着マスクの一方の面と引張補助部材とが重なる部分の少なくとも一部において、蒸着マスクに引張補助部材を固定する引張補助部材固定工程と、蒸着マスクに固定されている引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、貫通孔が形成されたフレームに、第1引張工程において引っ張られた状態の蒸着マスクを固定するフレーム固定工程を含むことを特徴としている。以下、各工程について説明する。
 <準備工程>
 本工程は、図1(a)、(b)に示すように、複数のスリット15が形成された金属マスク10と当該スリットと重なる位置に蒸着作製するパターンに対応する開口部25が形成された樹脂マスク20とが積層されてなる蒸着マスク100を準備する工程である。
 (樹脂マスク)
 図1に示すように、樹脂マスク20には、複数の開口部25が設けられている。図1(a)は、一実施形態の蒸着マスクを金属マスク側から見た正面図であり、図1(b)は、図1(a)のA-A概略断面図である。
 図示する形態では、開口部25の開口形状は、矩形状を呈しているが、開口形状について特に限定はなく、開口部25の開口形状は、ひし形、多角形状であってもよく、円や、楕円等の曲率を有する形状であってもよい。なお、矩形や、多角形状の開口形状は、円や楕円等の曲率を有する開口形状と比較して発光面積を大きくとれる点で、好ましい開口部25の開口形状であるといえる。
 樹脂マスク20の材料について限定はなく、例えば、レーザー加工等によって高精細な開口部25の形成が可能であり、熱や経時での寸法変化率や吸湿率が小さく、軽量な材料を用いることが好ましい。このような材料としては、ポリイミド樹脂、ポリアミド樹脂、ポリアミドイミド樹脂、ポリエステル樹脂、ポリエチレン樹脂、ポリビニルアルコール樹脂、ポリプロピレン樹脂、ポリカーボネート樹脂、ポリスチレン樹脂、ポリアクリロニトリル樹脂、エチレン酢酸ビニル共重合体樹脂、エチレン-ビニルアルコール共重合体樹脂、エチレン-メタクリル酸共重合体樹脂、ポリ塩化ビニル樹脂、ポリ塩化ビニリデン樹脂、セロファン、アイオノマー樹脂等を挙げることができる。上記に例示した材料の中でも、熱膨張係数が16ppm/℃以下である樹脂材料が好ましく、吸湿率が1.0%以下である樹脂材料が好ましく、この双方の条件を備える樹脂材料が特に好ましい。この樹脂材料を用いた樹脂マスクとすることで、開口部25の寸法精度を向上させることができ、かつ熱や経時での寸法変化率や吸湿率を小さくすることができる。
 樹脂マスク20の厚みについて特に限定はないが、シャドウの発生の抑制効果をさらに向上せしめる場合には、樹脂マスク20の厚みは、25μm以下であることが好ましく、10μm未満であることがより好ましい。下限値の好ましい範囲について特に限定はないが、樹脂マスク20の厚みが3μm未満である場合には、ピンホール等の欠陥が生じやすく、また変形等のリスクが高まる。特に、樹脂マスク20の厚みを、3μm以上10μm未満、より好ましくは4μm以上8μm以下とすることで、400ppiを超える高精細パターンを形成する際のシャドウの影響をより効果的に防止することができる。また、樹脂マスク20と後述する金属マスク10とは、直接的に接合されていてもよく、粘着剤層を介して接合されていてもよいが、粘着剤層を介して樹脂マスク20と金属マスク10とが接合される場合には、樹脂マスク20と粘着剤層との合計の厚みが上記好ましい厚みの範囲内であることが好ましい。なお、シャドウとは、蒸着源から放出された蒸着材の一部が、金属マスクのスリットや、樹脂マスクの開口部の内壁面に衝突して蒸着対象物へ到達しないことにより、目的とする蒸着膜厚よりも薄い膜厚となる未蒸着部分が生ずる現象のことをいう。
 開口部25の断面形状についても特に限定はなく、開口部25を形成する樹脂マスクの向かいあう端面同士が略平行であってもよいが、図1(b)に示すように、開口部25はその断面形状が、蒸着源に向かって広がりをもつような形状であることが好ましい。換言すれば、金属マスク10側に向かって広がりをもつテーパー面を有していることが好ましい。テーパー角については、樹脂マスク20の厚み等を考慮して適宜設定することができるが、樹脂マスクの開口部における下底先端と、同じく樹脂マスクの開口部における上底先端を結んだ直線と、樹脂マスク底面とのなす角度、換言すれば、樹脂マスク20の開口部25を構成する内壁面の厚み方向断面において、開口部25の内壁面と樹脂マスク20の金属マスク10と接しない側の面(図示する形態では、樹脂マスクの下面)とのなす角度は、5°~85°の範囲内であることが好ましく、15°~75°の範囲内であることがより好ましく、25°~65°の範囲内であることがさらに好ましい。特には、この範囲内の中でも、使用する蒸着機の蒸着角度よりも小さい角度であることが好ましい。また、図示する形態では、開口部25を形成する端面は直線形状を呈しているが、これに限定されることはなく、外に凸の湾曲形状となっている、つまり開口部25の全体の形状がお椀形状となっていてもよい。
 (金属マスク)
 図1(b)に示すように、樹脂マスク20の一方の面上には、金属マスク10が積層されている。金属マスク10は、金属から構成され、縦方向或いは横方向に延びるスリット15が配置されている。スリット15は開口と同義である。スリットの配置例について特に限定はなく、縦方向、及び横方向に延びるスリットが、縦方向、及び横方向に複数列配置されていてもよく、縦方向に延びるスリットが、横方向に複数列配置されていてもよく、横方向に延びるスリットが縦方向に複数列配置されていてもよい。また、縦方向、或いは横方向に1列のみ配置されていてもよい。なお、本願明細書で言う「縦方向」、「横方向」とは、図面の上下方向、左右方向をさし、蒸着マスク、樹脂マスク、金属マスクの長手方向、幅方向のいずれの方向であってもよい。例えば、蒸着マスク、樹脂マスク、金属マスクの長手方向を「縦方向」としてもよく、幅方向を「縦方向」としてもよい。また、本願明細書では、蒸着マスクを平面視したときの形状が矩形状である場合を例に挙げて説明しているが、これ以外の形状、例えば、円形状や、ひし形状等の多角形状としてもよい。この場合、対角線の長手方向や、径方向、或いは、任意の方向を「長手方向」とし、この「長手方向」に直交する方向を、「幅方向(短手方向と言う場合もある)」とすればよい。
 金属マスク10の材料について特に限定はなく、蒸着マスクの分野で従来公知のものを適宜選択して用いることができ、例えば、ステンレス鋼、鉄ニッケル合金、アルミニウム合金などの金属材料を挙げることができる。中でも、鉄ニッケル合金であるインバー材は熱による変形が少ないので好適に用いることができる。
 金属マスク10の厚みについても特に限定はないが、シャドウの発生をより効果的に防止するためには、100μm以下であることが好ましく、50μm以下であることがより好ましく、35μm以下であることが特に好ましい。なお、5μmより薄くした場合、破断や変形のリスクが高まるとともにハンドリングが困難となる傾向にある。
 また、図1(a)に示す形態では、スリット15を平面視したときの開口形状は、矩形状を呈しているが、開口形状について特に限定はなく、スリット15の開口形状は、台形状、円形状等いかなる形状であってもよい。
 金属マスク10に形成されるスリット15の断面形状についても特に限定されることはないが、図1(b)に示すように蒸着源に向かって広がりをもつような形状であることが好ましい。より具体的には、金属マスク10のスリット15における下底先端と、同じく金属マスク10のスリット15における上底先端とを結んだ直線と、金属マスク10の底面とのなす角度、換言すれば、金属マスク10のスリット15を構成する内壁面の厚み方向断面において、スリット15の内壁面と金属マスク10の樹脂マスク20と接する側の面(図示する形態では、金属マスクの下面)とのなす角度は、5°~85°の範囲内であることが好ましく、15°~80°の範囲内であることがより好ましく、25°~65°の範囲内であることがさらに好ましい。特には、この範囲内の中でも、使用する蒸着機の蒸着角度よりも小さい角度であることが好ましい。
 樹脂マスク上に金属マスク10を積層する方法について特に限定はなく、樹脂マスク20と金属マスク10とを各種粘着剤を用いて貼り合わせてもよく、自己粘着性を有する樹脂マスクを用いてもよい。樹脂マスク20と金属マスク10の大きさは同一であってもよく、異なる大きさであってもよい。なお、この後に任意で行われるフレームへの固定を考慮して、樹脂マスク20の大きさを金属マスク10よりも小さくし、金属マスク10の外周部分が露出された状態としておくと、金属マスク10とフレームとの溶接が容易となり好ましい。
 以下、本工程で準備される好ましい蒸着マスクの形態について実施形態(A)、及び実施形態(B)を例に挙げ説明する。
 <実施形態(A)の蒸着マスク>
 図2に示すように、実施形態(A)の蒸着マスク100は、複数画面分の蒸着パターンを同時に形成するための蒸着マスクであって、樹脂マスク20の一方の面上に、複数のスリット15が設けられた金属マスク10が積層されてなり、樹脂マスク20には、複数画面を構成するために必要な開口部25が設けられ、各スリット15が、少なくとも1画面全体と重なる位置に設けられていることを特徴とする。
 実施形態(A)の蒸着マスク100は、複数画面分の蒸着パターンを同時に形成するために用いられる蒸着マスクであり、1つの蒸着マスク100で、複数の製品に対応する蒸着パターンを同時に形成することができる。実施形態(A)の蒸着マスクで言う「開口部」とは、実施形態(A)の蒸着マスク100を用いて作製しようとするパターンを意味し、例えば、当該蒸着マスクを有機ELディスプレイにおける有機層の形成に用いる場合には、開口部25の形状は当該有機層の形状となる。また、「1画面」とは、1つの製品に対応する開口部25の集合体からなり、当該1つの製品が有機ELディスプレイである場合には、1つの有機ELディスプレイを形成するのに必要な有機層の集合体、つまり、有機層となる開口部25の集合体が「1画面」となる。そして、実施形態(A)の蒸着マスク100は、複数画面分の蒸着パターンを同時に形成すべく、樹脂マスク20には、上記「1画面」が、所定の間隔をあけて複数画面分配置されている。すなわち、樹脂マスク20には、複数画面を構成するために必要な開口部25が設けられている。
 実施形態(A)の蒸着マスクは、樹脂マスクの一方の面上に、複数のスリット15が設けられた金属マスク10が設けられ、各スリットは、それぞれ少なくとも1画面全体と重なる位置に設けられている点を特徴とする。換言すれば、1画面を構成するのに必要な開口部25間において、横方向に隣接する開口部25間に、スリット15の縦方向の長さと同じ長さであって、金属マスク10と同じ厚みを有する金属線部分や、縦方向に隣接する開口部間25に、スリット15の横方向の長さと同じ長さであって、金属マスク10と同じ厚みを有する金属線部分が存在していないことを特徴とする。以下、スリット15の縦方向の長さと同じ長さであって、金属マスク10と同じ厚みを有する金属線部分や、スリット15の横方向の長さと同じ長さであって、金属マスク10と同じ厚みを有する金属線部分のことを総称して、単に金属線部分と言う場合がある。
 実施形態(A)の蒸着マスク100によれば、1画面を構成するのに必要な開口部25の大きさや、1画面を構成する開口部25間のピッチを狭くした場合、例えば、400ppiを超える画面の形成を行うべく、開口部25の大きさや、開口部25間のピッチを極めて微小とした場合であっても、金属線部分による干渉を防止することができ、高精細な画像の形成が可能となる。なお、1画面が、複数のスリットによって分割されている場合、換言すれば、1画面を構成する開口部25間に金属マスク10と同じ厚みを有する金属線部分が存在している場合には、1画面を構成する開口部25間のピッチが狭くなっていくことにともない、開口部25間に存在する金属線部分が蒸着対象物へ蒸着パターンを形成する際の支障となり高精細な蒸着パターンの形成が困難となる。換言すれば、1画面を構成する開口部25間に金属マスク10と同じ厚みを有する金属線部分が存在している場合には、フレーム付き蒸着マスクとしたときに当該金属線部分が、シャドウの発生を引き起こし高精細な画面の形成が困難となる。
 次に、図2~図6を参照して、1画面を構成する開口部25の一例について説明する。なお、図示する形態において破線で閉じられた領域が1画面となっている。図示する形態では、説明の便宜上少数の開口部25の集合体を1画面としているが、この形態に限定されるものではなく、例えば、1つの開口部25を1画素としたときに、1画面に数百万画素の開口部25が存在していてもよい。
 図2に示す形態では、縦方向、横方向に複数の開口部25が設けられてなる開口部25の集合体によって1画面が構成されている。図3に示す形態では、横方向に複数の開口部25が設けられてなる開口部25の集合体によって1画面が構成されている。また、図4に示す形態では、縦方向に複数の開口部25が設けられてなる開口部25の集合体によって1画面が構成されている。そして、図2~図4では、1画面全体と重なる位置にスリット15が設けられている。
 上記で説明したように、スリット15は、1画面のみと重なる位置に設けられていてもよく、図5(a)、(b)に示すように、2以上の画面全体と重なる位置に設けられていてもよい。図5(a)では、図2に示す樹脂マスク10において、横方向に連続する2画面全体と重なる位置にスリット15が設けられている。図5(b)では、縦方向に連続する3画面全体と重なる位置にスリット15が設けられている。
 次に、図2に示す形態を例に挙げて、1画面を構成する開口部25間のピッチ、画面間のピッチについて説明する。1画面を構成する開口部25間のピッチや、開口部25の大きさについて特に限定はなく、蒸着作製するパターンに応じて適宜設定することができる。例えば、400ppiの高精細な蒸着パターンの形成を行う場合には、1画面を構成する開口部25において隣接する開口部25の横方向のピッチ(P1)、縦方向のピッチ(P2)は60μm程度となる。また、開口部の大きさは、500μm2~1000μm2程度となる。また、1つの開口部25は、1画素に対応していることに限定されることはなく、例えば、画素配列によっては、複数画素を纏めて1つの開口部25とすることもできる。
 画面間の横方向のピッチ(P3)、縦方向のピッチ(P4)についても特に限定はないが、図2に示すように、1つのスリット15が、1画面全体と重なる位置に設けられる場合には、各画面間に金属線部分が存在することとなる。したがって、各画面間の縦方向のピッチ(P4)、横方向のピッチ(P3)が、1画面内に設けられている開口部25の縦方向のピッチ(P2)、横方向のピッチ(P1)よりも小さい場合、或いは略同等である場合には、各画面間に存在している金属線部分が断線しやすくなる。したがって、この点を考慮すると、画面間のピッチ(P3、P4)は、1画面を構成する開口部25間のピッチ(P1、P2)よりも広いことが好ましい。画面間のピッチ(P3、P4)の一例としては、1mm~100mm程度である。なお、画面間のピッチとは、1の画面と、当該1の画面と隣接する他の画面とにおいて、隣接している開口部間のピッチを意味する。このことは、後述する実施形態(B)の蒸着マスクにおける開口部25のピッチ、画面間のピッチについても同様である。
 なお、図5に示すように、1つのスリット15が、2つ以上の画面全体と重なる位置に設けられる場合には、1つのスリット15内に設けられている複数の画面間には、スリットの内壁面を構成する金属線部分が存在しないこととなる。したがって、この場合、1つのスリット15と重なる位置に設けられている2つ以上の画面間のピッチは、1画面を構成する開口部25間のピッチと略同等であってもよい。
 また、樹脂マスク20には、樹脂マスク20の縦方向、或いは横方向にのびる溝(図示しない)が形成されていてもよい。蒸着時に熱が加わった場合、樹脂マスク20が熱膨張し、これにより開口部25の寸法や位置に変化が生じる可能性があるが、溝を形成することで樹脂マスクの膨張を吸収することができ、樹脂マスクの各所で生じる熱膨張が累積することにより樹脂マスク20が全体として所定の方向に膨張して開口部25の寸法や位置が変化することを防止することができる。溝の形成位置について限定はなく、1画面を構成する開口部25間や、開口部25と重なる位置に設けられていてもよいが、画面間に設けられていることが好ましい。また、溝は、樹脂マスクの一方の面、例えば、金属マスクと接する側の面のみに設けられていてもよく、金属マスクと接しない側の面のみに設けられていてもよい。或いは、樹脂マスク20の両面に設けられていてもよい。
 また、隣接する画面間に縦方向に延びる溝としてもよく、隣接する画面間に横方向に延びる溝を形成してもよい。さらには、これらを組み合わせた態様で溝を形成することも可能である。
 溝の深さやその幅については特に限定はないが、溝の深さが深すぎる場合や、幅が広すぎる場合には、樹脂マスク20の剛性が低下する傾向にあることから、この点を考慮して設定することが必要である。また、溝の断面形状についても特に限定されることはなくU字形状やV字形状など、加工方法などを考慮して任意に選択すればよい。実施形態(B)の蒸着マスクについても同様である。
 <実施形態(B)の蒸着マスク>
 次に実施形態(B)の蒸着マスクについて説明する。図6に示すように、実施形態(B)の蒸着マスクは、蒸着作製するパターンに対応した開口部25が複数設けられた樹脂マスク20の一方の面上に、1つのスリット(1つの孔16)が設けられた金属マスク10が積層されてなり、当該複数の開口部25の全てが、金属マスク10に設けられた1つの孔と重なる位置に設けられている点を特徴とする。
 実施形態(B)の蒸着マスクで言う開口部25とは、蒸着対象物に蒸着パターンを形成するために必要な開口部を意味し、蒸着対象物に蒸着パターンを形成するために必要ではない開口部は、1つの孔16と重ならない位置に設けられていてもよい。なお、図6は、実施形態(B)の蒸着マスクの一例を示す蒸着マスクを金属マスク側から見た正面図である。
 実施形態(B)の蒸着マスク100は、複数の開口部25を有する樹脂マスク20上に、1つの孔16を有する金属マスク10が設けられており、かつ、複数の開口部25の全ては、当該1つの孔16と重なる位置に設けられている。この構成を有する実施形態(B)の蒸着マスク100では、開口部25間に、金属マスクの厚みと同じ厚み、或いは、金属マスクの厚みより厚い金属線部分が存在していないことから、上記実施形態(A)の蒸着マスクで説明したように、金属線部分による干渉を受けることなく樹脂マスク20に設けられている開口部25の寸法通りに高精細な蒸着パターンを形成することが可能となる。
 また、実施形態(B)の蒸着マスクによれば、金属マスク10の厚みを厚くしていった場合であっても、シャドウの影響を殆ど受けることがないことから、金属マスク10の厚みを、耐久性や、ハンドリング性を十分に満足させることができるまで厚くすることができ、高精細な蒸着パターンの形成を可能としつつも、耐久性や、ハンドリング性を向上させることができる。
 (樹脂マスク)
 実施形態(B)の蒸着マスクにおける樹脂マスク20は、樹脂から構成され、図6に示すように、1つの孔16と重なる位置に蒸着作製するパターンに対応した開口部25が複数設けられている。開口部25は、蒸着作製するパターンに対応しており、蒸着源から放出された蒸着材が開口部25を通過することで、蒸着対象物には、開口部25に対応する蒸着パターンが形成される。なお、図示する形態では、開口部が縦横に複数列配置された例を挙げて説明をしているが、縦方向、或いは横方向にのみ配置されていてもよい。
 実施形態(B)の蒸着マスク100における「1画面」とは、1つの製品に対応する開口部25の集合体を意味し、当該1つの製品が有機ELディスプレイである場合には、1つの有機ELディスプレイを形成するのに必要な有機層の集合体、つまり、有機層となる開口部25の集合体が「1画面」となる。実施形態(B)の蒸着マスクは、「1画面」のみからなるものであってもよく、当該「1画面」が複数画面分配置されたものであってもよいが、「1画面」が複数画面分配置される場合には、画面単位毎に所定の間隔をあけて開口部25が設けられていることが好ましい(実施形態(A)の蒸着マスクの図5参照)。「1画面」の形態について特に限定はなく、例えば、1つの開口部25を1画素としたときに、数百万個の開口部25によって1画面を構成することもできる。
 (金属マスク)
 実施形態(B)の蒸着マスク100における金属マスク10は、金属から構成され1つの孔16を有している。そして、本発明では、当該1つの孔16は、金属マスク10の正面からみたときに、全ての開口部25と重なる位置、換言すれば、樹脂マスク20に配置された全ての開口部25がみえる位置に配置されている。
 金属マスク10を構成する金属部分、すなわち1つの孔16以外の部分は、図6に示すように蒸着マスク100の外縁に沿って設けられていてもよく、図7に示すように金属マスク10の大きさを樹脂マスク20よりも小さくし、樹脂マスク20の外周部分を露出させてもよい。また、金属マスク10の大きさを樹脂マスク20よりも大きくして、金属部分の一部を、樹脂マスクの横方向外方、或いは縦方向外方に突出させてもよい。なお、いずれの場合であっても、1つの孔16の大きさは、樹脂マスク20の大きさよりも小さく構成されている。
 図6に示される金属マスク10の1つの孔16の壁面をなす金属部分の横方向の幅(W1)や、縦方向の幅(W2)について特に限定はないが、W1、W2の幅が狭くなっていくに従い、耐久性や、ハンドリング性が低下していく傾向にある。したがって、W1、W2は、耐久性や、ハンドリング性を十分に満足させることができる幅とすることが好ましい。金属マスク10の厚みに応じて適切な幅を適宜設定することができるが、好ましい幅の一例としては、実施形態(A)の蒸着マスクにおける金属マスクと同様、W1、W2ともに1mm~100mm程度である。
 以下、本工程で準備される一実施形態の蒸着マスクの製造方法について一例を挙げて説明する。一実施形態の蒸着マスク100は、樹脂板の一方の面上にスリット15が設けられた金属マスク10が積層された樹脂板付き金属マスクを準備し、次いで、樹脂板付き金属マスクに対し、金属マスク10側からスリット15を通してレーザーを照射して、樹脂板に蒸着作製するパターンに対応する開口部25を形成することで得ることができる。
 樹脂板付き金属マスクの形成方法としては、樹脂板の一方の面上にスリット15が設けられた金属マスク10を積層する。樹脂板は、上記樹脂マスク20で説明した材料を用いることができる。
 スリット15が設けられた金属マスク10の形成方法としては、金属板の表面にマスキング部材、例えば、レジスト材を塗工し、所定の箇所を露光し、現像することで、最終的にスリット15が形成される位置を残したレジストパターンを形成する。マスキング部材として用いるレジスト材としては処理性が良く、所望の解像性があるものが好ましい。次いで、このレジストパターンを耐エッチングマスクとして用いてエッチング法によりエッチング加工する。エッチングが終了後、レジストパターンを洗浄除去する。これにより、スリット15が設けられた金属マスク10が得られる。スリット15を形成するためのエッチングは、金属板の片面側から行ってもよく、両面から行ってもよい。また、金属板に樹脂板が設けられた積層体を用いて、金属板にスリット15を形成する場合には、金属板の樹脂板と接しない側の表面にマスキング部材を塗工して、片面側からのエッチングによってスリット15が形成される。なお、樹脂板が、金属板のエッチング材に対し耐エッチング性を有する場合には、樹脂板の表面をマスキングする必要はないが、樹脂板が、金属板のエッチング材に対する耐性を有しない場合には、樹脂板の表面にマスキング部材を塗工しておく必要がある。また、上記では、マスキング部材としてレジスト材を中心に説明を行ったが、レジスト材を塗工する代わりにドライフィルムレジストをラミネートし、同様のパターニングを行ってもよい。
 上記の方法において、樹脂板付金属マスクを構成する樹脂板は、板状の樹脂のみならず、コーティングによって形成された樹脂層や樹脂膜であってもよい。つまり、樹脂板は、予め準備されたものであってもよく、金属板上に、従来公知のコーティング法等によって、最終的に樹脂マスクとなる樹脂層、或いは樹脂膜を形成することもできる。
 開口部25は、上記で準備された樹脂板付き金属マスクに対し、レーザー加工法、精密プレス加工、フォトリソ加工等を用いて形成することができる。開口部を形成することで、蒸着作製するパターンに対応する開口部25が設けられた樹脂マスク20の一方の面上にスリット15が設けられた金属マスク10が積層された一実施形態の蒸着マスク100を得る。なお、高精細な開口部25を容易に形成することができる点からは、開口部25の形成には、レーザー加工法を用いることが好ましい。
 <引張補助部材固定工程>
 引張補助部材固定工程は、図8(a)~(c)に示すように、蒸着マスク100の一方の面(図示する形態では、樹脂マスク20の面)上に引張補助部材50を重ね、蒸着マスク100の一方の面と引張補助部材50とが重なる部分の少なくとも一部(図中の符号X)において、蒸着マスク100に引張補助部材50を固定する工程である。図8は、蒸着マスクの一方の面と引張補助部材50とを固定した状態を示す正面図であり、図示する形態では、蒸着マスク100の樹脂マスク20の表面と引張補助部材50とが重なる部分の全体、或いは重なる部分の一部において、当該樹脂マスク20と引張補助部材50とが固定されている。換言すれば、蒸着マスク100を平面視したときに、すなわち、蒸着マスク100の厚み方向において、当該蒸着マスクの一方の面と重なるように引張補助部材50が配置され、当該重なる部分全体、或いは重なる部分の一部において、蒸着マスク100の一方の面と引張補助部材50とは固定されている。なお、図8では、樹脂マスク20に設けられている開口部の記載は省略し、複数の開口部から構成される1画面を記載している。「1画面」については、上記実施形態(A)の蒸着マスクや、実施形態(B)の蒸着マスクで説明した通りである。
 本工程では、蒸着マスク100の一方の面に引張補助部材50を重ね、蒸着マスクの一方の面と引張補助部材50とが重なる部分の少なくとも一部において蒸着マスク100と引張補助部材50とを固定している。つまり、蒸着マスクの面と重ねることができるとの条件を満たす位置であれば、いかなる位置においても、引張補助部材50を固定することができる。したがって、従来公知の把持手段、例えば、蒸着マスクの端部を挟むようにして固定するクランプとは異なり、引張補助部材を固定する位置について限定されることはなく、任意の位置において蒸着マスク100に固定することができる。なお、蒸着マスクの端部等を把持して固定するクランプ等は、本願明細書で言う引張補助部材50からは除かれる。
 また、各図に示す形態では、蒸着マスク100の一方の面と引張補助部材50とが重なる部分の少なくとも一部(図中の符号X)において、蒸着マスク100に引張補助部材50が固定されているが、蒸着マスク100の一方の面と引張補助部材50とが重なる全ての部分で蒸着マスク100と引張補助部材50とを固定してもよい。
 引張補助部材は、図示するように樹脂マスク20上に固定されていてもよく、金属マスク10上に固定されていてもよい。なお、最終的に得られるフレーム付き蒸着マスクは、通常、当該蒸着マスク100の金属マスク10と、フレームとが対向するように固定される。したがって、この点を考慮すると、引張補助部材50は、樹脂マスク20側の面と重なる少なくとも一部で固定されていていることが好ましい。なお、蒸着マスクをフレームに固定した後に、引張補助部材50を蒸着マスクの表面から取り外すことができれば、金属マスク10側の面と重なる少なくとも一部で固定されていても問題はない。
 引張補助部材50は、何らかの手段によって蒸着マスク100の一方の面と重なる部分の少なくとも一部において蒸着マスク100の一方の面上に固定されていればよく、その材料についていかなる限定もされることはない。例えば、引張補助部材50は、樹脂材料や、金属材料から構成されるものであってもよく、これ以外の材料、例えば、ガラス材料や、セラミック材料、紙材料等から構成されるものであってもよい。
 引張補助部材50の形状について限定はなく、蒸着マスク100の一方の面と、引張補助部材の表面とを何らかの手段によって固定することができる形状を呈するものであればよい。つまり、引張補助部材50は、いかなる形状であってもよい。一例としての引張補助部材50は、シート状、円柱状、角柱状等を呈している。なお、各図に示す形態では、引張補助部材50としてシート状の引張補助部材を用いて、蒸着マスク100の引張を行っているがこの形態に限定されるものではない。また、引張補助部材50の大きさや、厚みについていかなる限定もされることはない。例えば、シート状の引張補助部材50を用いる場合において、その厚み等についていかなる限定もされることはない。引張補助部材50の表面と蒸着マスクとは、直接的に、或いは間接的に接するが、この接する形態について特に限定はなく、引張補助部材50の表面と蒸着マスクとは、直接的に、或いは間接的に面で接していてもよく、線や、点で接していていもよい。例えば、シート状の引張補助部材を用いた場合には、当該引張補助部材50と蒸着マスク100の一方の面とは、直接的に、或いは間接的に面で接することとなる。また、円柱状の引張補助部材を用いた場合には、当該引張補助部材50の円周面と蒸着マスクの一方の面とは直接的に、或いは間接的に線で接することとなる。
 一例としての引張補助部材50は、駆動手段と連結されており、駆動手段を作動させて引張補助部材50を引っ張ることで、当該引張補助部材と固定されている蒸着マスク100の引っ張りが行われる。駆動手段については、従来公知のものを適宜選択することができ、例えば、モーター、エアシリンダー、電動アクチュエーター等を挙げることができる。また、駆動手段を用いることなく、引張補助部材50と固定されている蒸着マスク100を引っ張ることもできる。例えば、手を使って引張補助部材50を引っ張ることにより、引張補助部材50と固定されている蒸着マスクを引っ張ることもできる。この場合には、引張補助部材50は駆動手段と連結されていなくともよい。
 蒸着マスク100の一方の面と引張補助部材50とは、(i)直接的に接した状態で固定されていてもよく、(ii)間接的に接する状態で固定されていてもよい。
 蒸着マスク100の一方の面と引張補助部材50とが、(i)直接的に接した状態で固定される形態としては、引張補助部材50として、磁性を有する材料を用いる態様、自己粘着性を有する材料を用いる態様、自己吸着性及び再剥離性を有する材料を用いる態様、蒸着マスク100の一方の面と引張補助部材50とを静電吸着等を用いて固定する態様を挙げることができる。例えば、引張補助部材50として磁性を有する材料を用いた場合には、蒸着マスク100を構成する金属マスクを利用して、引張補助部材50と金属マスク10とが重なる位置において、磁力を用いて蒸着マスク100と引張補助部材50とを引きつけて固定することができる。また、引張補助部材50として自己吸着性及び再剥離性を有する材料を用いた場合には、その自己吸着性を利用して、引張補助部材50と蒸着マスクの表面とが重なる位置において引張補助部材50を固定することができる。自己吸着性及び再剥離性を有する材料によれば、厚み方向において金属マスク10と重ならない位置においても、蒸着マスク100の表面に引張補助部材50を固定することができる。
 中でも、磁性を有する材料や、自己吸着性及び再剥離性を有する材料は、繰り返しの使用が可能である点で好ましい材料であるといえる。引張補助部材の自己吸着性とは、蒸着マスクと接したときに空気を退けながら密着することができる性質を意味する。引張補助部材の再剥離性とは、蒸着マスクと固定されている引張補助部材の一端を持ち上げることで、剥離が周辺に広がり引張補助部材全体を取り外すことができる性質を意味する。上記自己吸着性及び剥離性を有する材料としては、シリコン樹脂系、ポリオレフィン樹脂系、ポリウレタン系の熱可塑性エラストマー系などの自己粘着性樹脂、ゴム系、ポリ塩化ビニル樹脂系を挙げることができる。自己吸着性、及び再剥離性を有する材料としては、例えば、住友化学(株)の商品名スミロンSやパナック(株)の商品名オレフィンゲルポリマーシート、フジコピアン(株)の商品名FIXFILM等の市販品を用いることもできる。磁性を有する材料や、自己吸着性及び再剥離性を有する材料は組み合わせて使用することもできる。引張補助部材50は、単一の部材から構成したものを用いてもよく、複数の部材を組合せて構成したものを用いることもできる。また、複数の部材を組合せて引張補助部材を構成する場合における組合せの方法について限定はなく、複数の部材を、方向を問わず並べてなる引張補助部材50としてもよく、複数の部材を重ねてなる引張補助部材50としてもよい。例えば、自己吸着性を有する材料の上に磁性を有する材料を組み合わせた引張補助部材50とした場合には、磁性を有する材料の特性を活かして金属マスクと後述する補助フレーム65とを仮固定しつつ、蒸着マスク100を引っ張ることができる。また、複数の引張補助部材50を用いる場合において、それぞれの引張補助部材を構成する部材や、材料は、同じものであってもよく、異なるものであってもよい。
 蒸着マスク100の一方の面と引張補助部材50とが、(ii)間接的に接した状態で固定される形態としては、蒸着マスク100と引張補助部材50とを、所定の部材を用いて間接的に固定する態様を挙げることができる。所定の部材としては、例えば粘着剤や、粘着シート、或いは、上記引張補助部材50の材料として例示した、磁性を有する材料や、自己吸着性及び再剥離性を有する材料を挙げることができる。所定の部材は、蒸着マスクと引張補助部材50とを間接的に繋ぐための部材、つまりは、引張補助部材50を構成しないものであってもよく、後述する引張補助部材本体部50Aとして用いることができる(図19(a)~(d)、(f)の引張補助部材本体部50A参照)。後者の場合には、所定の部材が引張補助部材本体部50Aを構成し、ここで説明する引張補助部材50は、引張補助部材延長部50Bを構成する。所定の部材は、引張補助部材50を引っ張ったときの伸び率が小さい材料から構成されたものであることが好ましい。より具体的には、蒸着マスクと引張補助部材50とを間接的に繋ぐ所定の部材の材料は、蒸着マスク100の樹脂マスク10を構成する材料よりも伸び率が小さい材料であることが好ましい。このような部材により、蒸着マスクと引張補助部材50とを間接的に固定することで、引張補助部材を引っ張ったときに、所定の部材が伸びることを抑制することができ、より精度よく、蒸着マスクを引っ張ることができる。なお、所定の部材の材料が樹脂マスク10を構成する材料と伸び率が同等、或いはこれよりも伸び率が大きい材料の場合には、所定の部材の材料として伸び率が小さい材料を用いた場合と比較して、蒸着マスクを引っ張るときの精度は低くなる傾向にあるものの、引張補助部材50を引っ張るときに、所定の部材が伸縮等し、所定の部材の伸縮の自由度を大きくすることができる。蒸着マスクと引張補助部材50とを間接的に繋ぐ所定の部材の伸縮の自由度を大きくした場合には、引張補助部材50により蒸着マスクを引っ張った状態で、当該蒸着マスクをフレームに固定する場合等に生ずる外力を、所定の部材により吸収させることができる。つまりは、外力によって、蒸着マスクに変形等が生ずることや、蒸着マスクに位置ずれが生ずること等を所定の部材により抑制することができる。なお、ここで言う伸び率とは、JIS K 7127(1999)に準拠した引張伸び率を意味する。
 また、(ii)の形態では、所定の部材の厚み分、蒸着マスク100の表面から引張補助部材50の表面までの距離をあけることができ、蒸着マスク100と引張補助部材50とが間接的に接している固定箇所以外の箇所において、引張補助部材50が蒸着マスク100の表面と直接的に接することを抑制することができる。例えば、蒸着マスクの一方の面の中央近傍において、引張補助部材50と蒸着マスク100とを上記(i)の固定形態で固定した場合には、当該引張補助部材50を引っ張ったときに、引張補助部材50と蒸着マスクとが固定されている領域以外の領域、すなわち、中央部近傍以外の領域においても、蒸着マスクの表面と引張補助部材50とが接することとなり、引張補助部材50の材質等によっては、蒸着マスクの表面を傷つけてしまう場合などがある。具体的には、引張補助部材50と固定される蒸着マスクの面が樹脂マスク20側の面であって、樹脂マスクの材料よりも硬い金属材料等からなる引張補助部材50が固定箇所以外の領域において樹脂マスクの表面と接している場合には、引張補助部材50を引っ張ったときに、当該引張補助部材50が固定箇所以外の樹脂マスクの表面を傷つけてしまう場合がある。
 同じく、複数の蒸着マスクが幅方向に複数並んで配置されている場合において、複数の蒸着マスクのうちの1つの蒸着マスクの一方の面と直接的に固定されている引張補助部材50を引っ張ることにより、当該引張補助部材と固定されている1つの蒸着マスクを当該蒸着マスクの幅方向に引っ張るときに、引張補助部材50は、1つの蒸着マスクと幅方向において隣接する他の蒸着マスクの一方の面の表面とも接することとなる。引張補助部材50の材質等によっては、1つの蒸着マスクと固定されている引張補助部材50が、他の蒸着マスクの表面と接した場合に、他の蒸着マスクの表面を傷つけてしまう場合などがある。したがって、上記(i)の固定態様で固定を行う場合には、蒸着マスクの表面を傷つけない材料、例えば、樹脂等の材料からなる引張補助部材50を用いることが好ましい。樹脂等の材料からなる引張補助部材50を用いた場合には、1つの蒸着マスクと固定されている引張補助部材50が、他の蒸着マスクの表面と接したとしても、特段の問題は生じない。
 また、引張補助部材50として、樹脂等の材料からなる引張補助部材50を用いた場合には、当該引張補助部材50に滑性が付与され、1つの蒸着マスクと固定されている引張補助部材50が、他の蒸着マスクの表面と接した場合であっても、他の蒸着マスクの表面を傷つけることなく、1つの蒸着マスクの一方の面上に固定されている引張補助部材50を容易に引っ張ることができる。好ましい形態の一例としては、上記(ii)の固定態様で、引張補助部材50が蒸着マスク100に固定されており、引張補助部材50として、伸び率の小さい材料、例えば、金属材料から構成されている引張補助部材50が用いられている。この形態によれば、引張補助部材50が、蒸着マスク100の表面に接することを抑制しつつ、引張補助部材50を引っ張ったときに、引張補助部材50自体が伸びてしまうことを抑制することができ、より精度よく、引張補助部材に固定されている蒸着マスクを引っ張ることができる。また、(i)の固定態様とする場合であっても、後述するように、引張補助部材50を折り曲げることで(図19(e)、(g)参照)、引張補助部材50が、蒸着マスク100の表面に接することを抑制することもできる。
 上記では、(i)の固定態様や、(ii)の固定態様を例に挙げて、引張補助部材50の好ましい実施形態について説明を行ったが、引張補助部材50を、引張補助部材本体部50Aと引張補助部材延長部50Bとから構成することで、引張補助部材50を引っ張ったときに生じ得る各種の問題を抑制することもできる。
 引張補助部材本体部50Aは、蒸着マスク100の表面と接し、当該引張補助部材本体部50Aと蒸着マスク100の表面とが重なる少なくとも一部において、蒸着マスク100と固定される引張補助部材であり、引張補助部材延長部50Bは、引張補助部材本体部50Aと連結され、蒸着マスク100の表面と固定されない引張補助部材である。
 一例としての引張補助部材50は、引張補助部材延長部50Bが、蒸着マスクの表面を傷つけにくい材料、例えば、樹脂等の材料からなる。図19(a)、(f)は、引張補助部材本体部50Aと引張補助部材延長部50Bとから構成される引張補助部材50と、1つの蒸着マスク100とを、引張補助部材本体部50Aと蒸着マスク100の表面とが重なる少なくとも一部において固定した状態の一例を示す概略断面図である。図19(a)、(f)に示す形態では、1つの蒸着マスク100の幅方向には、当該1つの蒸着マスク100と隣接する他の蒸着マスク100Aが位置しており、引張補助部材延長部50Bは、他の蒸着マスク100Aの表面と接している。図示する形態では、引張補助部材延長部50Bは、駆動手段55と接続されており、駆動手段55を作動させることで、引張補助部材50と固定されている1つの蒸着マスク100の引っ張りが行われる。図19(a)、(f)に示す形態とする場合には、引張補助部材延長部50Bとして、蒸着マスクの表面を傷つけにくい材料から構成される引張補助部材延長部50Bとすることが好ましい。このような引張補助部材延長部50Bを用いることで、引張補助部材50を引っ張った際に、当該引張補助部材延長部50Bと、他の蒸着マスク100Aの表面とが接した場合であっても、他の蒸着マスク100Aの表面が傷ついてしまうことを抑制することができる。
 図19(b)~(d)は、引張補助部材本体部50Aと引張補助部材延長部50Bとから構成される引張補助部材50と、1つの蒸着マスク100とを、引張補助部材本体部50Aと蒸着マスク100の表面とが重なる部分の少なくとも一部において固定した状態の他の一例を示す概略断面図である。図19(a)、(f)と同様、1つの蒸着マスク100の幅方向には、当該1つの蒸着マスク100と隣接する他の蒸着マスク100Aが位置している。図19(b)に示す形態では、1つの蒸着マスク100と隣接する他の蒸着マスク100Aの表面と、引張補助部材延長部50Bは接していない。また、図19(c)、(d)に示す形態では、引張補助部材本体部50Aと引張補助部材延長部50Bから構成される引張補助部材50は、全体として、断面形状で階段状を呈しており、1つの蒸着マスク100と隣接する他の蒸着マスク100Aの表面と、引張補助部材延長部50Bは接していない。したがって、図19(b)~(d)に示す形態によれば、引張補助部材延長部50Bの材料にかかわらず、他の蒸着マスク100Aの表面を傷つけることを抑制することができる。他の蒸着マスク100Aの表面と、引張補助部材延長部50Bとが接しない形態とする場合には、引張補助部材延長部50Bとして、伸び率の小さい材料、例えば、金属材料などを用いることが好ましい。金属材料等から構成される引張補助部材延長部50Bとすることで、引張補助部材50を引っ張ったときの、引張補助部材50自体の伸びを抑制することができ、より精度よく、蒸着マスクを引っ張ることができる。
 図19(f)に示す形態では、引張補助部材延長部50Bの断面形状を階段状とし、引張補助部材延長部50Bと、隣接する他の蒸着マスク100Aの表面とが接する面積を小さくしている。この形態によれば、引張補助部材延長部50Bの材料にかかわらず、他の蒸着マスク100Aの表面を傷つけることを抑制することができる。また、引張補助部材50と他の蒸着マスク100Aとが接することにより、他の蒸着マスク100Aの位置が変動することも抑制できる。
 図19(c)、(d)、(f)の形態とする場合における引張補助部材延長部50Bの材料としては、折り曲げ可能であって、当該折り曲げた形状を維持することができる材料、例えば、金属の薄板等を用いることができる。具体的な例としては、板バネや、ブラケット等を挙げることができる。
 図19(a)~(d)、(f)では、引張補助部材本体部50Aと、引張補助部材延長部50Bの厚みを略同等の厚みとしているが、異なる厚みとしてもよい。また、引張補助部材本体部50Aの幅は、引張補助部材延長部50Bの幅よりも大きくてもよく、小さくてもよく、同じであってもよい(図示する形態では同じ幅となっている)。また、引張補助部材本体部50Aと、引張補助部材延長部50Bの形状は異なる形状であってもよい。例えば、図19(a)に示す形態において、引張補助部材本体部50Aをシート状とし、引張補助部材延長部50Bを円柱状とすることで、1つの蒸着マスクと引張補助部材本体部50Aとが接する面積を大きくして固定強度を高めつつも、1つの蒸着マスク100と隣接する他の蒸着マスク100Aと引張補助部材延長部50Bとが接する面積を小さくでき、引張補助部材50が1つの蒸着マスク100と隣接する他の蒸着マスク100Aに与える影響を小さくすることができる。引張補助部材本体部50Aと蒸着マスク100とは直接的に固定されていてもよく、間接的に固定されていてもよい。
 また、図19(e)、(g)に示すように、断面形状が階段状となるように引張補助部材50を折り曲げて、1つの蒸着マスク100と隣接する他の蒸着マスク100Aの表面と引張補助部材50とが接しない、或いは接する面積を小さくすることもできる。図19(e)、(g)に示す引張補助部材50は、1つの引張補助部材を折り曲げた形態である。
 図19では、複数の蒸着マスクが当該蒸着マスクの幅方向に複数配置されている場合における1つの蒸着マスク100と、当該1つの蒸着マスク100と隣接する他の蒸着マスク100A、及び引張補助部材50との関係について説明を行ったが、1つの蒸着マスクの中央部近傍において、引張補助部材50を当該1つの蒸着マスクの表面と接する部分の少なくとも一部で固定する場合おいても、図19で説明した各種の形態を適宜選択して用いることができる。図19を用いて説明した形態は、引張補助部材50と蒸着マスク100とが固定されている位置から、駆動手段55までの距離が長い場合、すなわち、引張補助部材50と蒸着マスクの表面とが接する面積が大きくなる場合の有効な形態である。なお、引張補助部材50と蒸着マスク100とが固定されている位置から、駆動手段55までの距離が短い場合、すなわち、蒸着マスクの表面と引張補助部材とが接する面積が小さい場合には、上記で説明した好ましい形態を適用することなく、引張補助部材50と蒸着マスク100とを、当該引張補助部材と蒸着マスクの一方の面とが重なる部分の少なくとも一部で固定して、当該引張補助部材を引っ張ればよい。
 蒸着マスク100の一方の面と引張補助部材50との固定位置についていかなる限定もされることはなく、任意の位置で固定することができる。特に、本発明は、蒸着マスクの端部を把持する把持手段とは異なり、引張補助部材と蒸着マスクとが重なる任意の位置での固定が可能であり、蒸着マスクの表面のいずれの位置においても、蒸着マスク100と引張補助部材50とを固定することができる。また、引張補助部材の材料や、粘着剤等の塗布面積等を適宜設定することで、引張補助部材50と蒸着マスクとが固定されている部分の面積等も自由に設定することができる。固定位置については、後述する第1引張工程において、具体的な例を挙げて詳述する。
 なお、後述するフレーム固定工程において、蒸着マスクは引っ張られた状態でフレーム60に固定されることから、引張補助部材50と蒸着マスクの一方の面との固定は、フレームへの蒸着マスクの固定を妨げない位置で固定されていることが好ましい。フレームと蒸着マスクとの固定を妨げない位置で固定する形態としては、蒸着マスクとフレームとが固定される予定位置を避けて、蒸着マスクの一方の面上に引張補助部材50を固定する形態、レーザー光を吸収しない引張補助部材50を用いる形態を挙げることができる。
 前者の形態としては、図9(a)~(e)に示す形態などを挙げることができる。図9(a)、(b)では、フレームとの固定予定位置よりも外側で、蒸着マスク100の一方の面と引張補助部材50とを固定しており、図9(c)~(e)では、フレームとの固定予定位置に対応する引張補助部材50の一部が除去されている。引張補助部材50の除去は、図9(c)、(d)に示すように、引張補助部材50を切欠くようにして行ってもよく、図9(e)に示すように、引張補助部材をくり抜くようにして行ってもよい。引張補助部材50の一部を除去するための切欠き形状や、くり抜き形状は図示する形態に限定されるものではなく、如何なる形状であってもよい。例えば、図9(e)では、引張補助部材を円状にくり抜いているが、多角形状、或いはこれ以外の形状でくり抜いてもよい。切欠き形状についても同様である。また、図示しないが、複数の引張補助部材50で引っ張る場合も、フレームとの固定予定位置を避けて蒸着マスクの一方の面上に引張補助部材50を固定する形態を取ることができる。
 一般的に、フレームと蒸着マスクとの固定は、レーザー光を用いた溶接固定法が用いられる。したがって、後者の形態の如く、透明性の材料を用いて形成された引張補助部材50、すなわち、レーザー光を吸収しない引張補助部材50を用いることで、蒸着マスクとフレームとが固定される予定位置と重なる部分に、引張補助部材が位置している場合であっても、当該引張補助部材50を介して、レーザー光を照射し、蒸着マスクとフレームとを固定することができる。また、この形態では、透明性の材料を用いて形成された引張補助部材50が用いられることから、蒸着マスクとフレームとが固定される予定位置の視認性を妨げることなく、フレームとの固定予定位置を見ながら蒸着マスクとフレームとを固定することができる点で好ましい形態である。
 蒸着マスク100と引張補助部材50との固定強度について特に限定はなく、後述する第1引張工程において、引張補助部材50を引っ張るときの張力等に応じて適宜設定すればよい。具体的には、引張補助部材50を引っ張るときの張力によって、蒸着マスク100から引張補助部材50が外れない程度の強度で固定されていればよい。
 <第1引張工程>
 第1引張工程は、上記引張補助部材固定工程において、蒸着マスク100の表面と重なる部分の少なくとも一部で固定されている引張補助部材50を引っ張ることにより、当該引張補助部材50に固定されている蒸着マスク100を引っ張る工程である。引張補助部材50を引っ張る方向について限定はなく、蒸着マスク100の長手方向(例えば、図1で示される横方向)、幅方向(例えば、図1で示される縦方向)、或いはこれ以外の方向、例えば、斜め方向等いずれの方向に引っ張ってもよい。特に、本発明では、引張補助部材50と蒸着マスクとを、当該蒸着マスクの一方の面の任意の位置で固定することができ、従来の蒸着マスクの端部を把持するクランプ等を用いた引張手段では困難であった蒸着マスクの長手方向、幅方向以外の方向に対しても容易に引っ張ることができる。また、本願明細書で言う「蒸着マスクを引っ張る」とは、蒸着マスクに固定されている引張補助部材50を引っ張り、当該引張補助部材50と固定されている蒸着マスク100を伸ばす方向に外力(張力)を加えることを意味する。換言すれば、「蒸着マスクを引っ張る」とは、引張補助部材50を利用して、当該引張補助部材50と固定されている蒸着マスク100を伸ばす方向に外力(張力)を加えることを意味する。ここで言う蒸着マスクを伸ばす方向とは、蒸着マスクの樹脂マスクに設けられた開口部25を伸ばす方向のみならず、蒸着マスクの樹脂マスクに設けられた開口部25を縮める方向も含む概念である。例えば、図8(a)、(b)に示す形態では、それぞれの引張補助部材50を蒸着マスク100の外方に引っ張ることで、蒸着マスク100の樹脂マスクの1画面内に設けられている開口部(図示しない)はそれぞれ幅方向に伸びることとなる。一方、図8(c)に示す形態では、それぞれの引張補助部材50を蒸着マスクの外方に引っ張ることで、蒸着マスク100の樹脂マスクの1画面内に設けられている開口部(図示しない)は幅方向に縮まることとなる。また、前記のとおり、伸ばす方向のみならず、縮める方向にも調整できることから、引っ張られた状態の蒸着マスク全体や1画面あるいは開口部の寸法を保持した状態で位置調整することもできる。また、引張補助部材50を引っ張って、開口部25の寸法自体を殆ど変化させることなく、開口部25の位置調整や、樹脂マスク20に生じている歪や撓み等を解消することもできる。
 蒸着マスクの位置合わせが可能であれば、蒸着マスク100の面と、引張補助部材を引っ張る方向の軸とのなす角は、特に指定されないが、好ましい形態の第1引張工程では、蒸着マスク100の面と、引張補助部材を引っ張る方向の軸とのなす角が0°±89°、好ましくは0°±45°、より好ましくは0°±10°の範囲内となるように蒸着マスクに固定されている引張補助部材50を引っ張っている。この形態によれば、引張補助部材50を引っ張ったときに、引張補助部材50と固定されている蒸着マスク100に歪み、撓み等が発生することを抑制することができる。つまりは、第1引張工程後の蒸着マスクに歪みや、撓み等が発生することを抑制することができる。なお、ここで言う、蒸着マスクの面とは、蒸着マスク100を平面視したときに、引張補助部材50と重なる領域に対応する蒸着マスクの面を意味する。
 また、図8(b)等に示すように、蒸着マスク100の面上に、複数の引張補助部材50を固定し、複数の引張補助部材50のそれぞれを引っ張る場合には、蒸着マスク100の面と、引張補助部材を引っ張る方向の軸とのなす角が0°±89°、好ましくは0°±45°、より好ましくは0°±10°の範囲内であって、且つ基準角度に対して、±10°、好ましくは±5°の範囲で、それぞれの引張補助部材50を引っ張ることが好ましい。なお、ここで言う基準角度とは、任意の角度であり、例えば、基準角度を30°とした場合には、引張補助部材50を引っ張る方向の軸と蒸着マスクの面とのなす角度が30°±10°、特には、30°±5°となるように、それぞれの引張補助部材50を引っ張ることが好ましい。このように、それぞれの引張補助部材50を、基準角度に対して、±10°、好ましくは±5°となるように、上記好ましい範囲内の角度で引っ張ることで、蒸着マスク50の歪みや、撓み等の発生を抑制した状態で、蒸着マスク100を引っ張ることができる。なお、引張補助部材50を引っ張るときの角度を考慮せずに、複数の引張補助部材50のそれぞれをランダムな角度で引っ張った場合には、引っ張られた状態の蒸着マスクに歪みや、撓み等が発生しやすくなる傾向にある。また、第1引張工程を行う前の段階で、引張補助部材50に固定される蒸着マスクに歪みや、撓み等が生じている場合には、これらの歪みや、撓みを考慮して、それぞれの引張補助部材50を引っ張る角度が、上記好ましい範囲となるように調整することが好ましい。
 次に、具体的な例を挙げて、蒸着マスク100と引張補助部材50との固定位置について言及しつつ、第1引張工程について説明する。
 図10は、一実施形態の第1引張工程を示す正面図であり、図10(a)では、蒸着マスクの一方の面上であって、当該蒸着マスクの対向する2辺(図示する形態では幅方向の辺)の近傍に、引張補助部材を1つずつ固定し、固定した引張補助部材50を、それぞれ蒸着マスクの外方(図中の矢印の方向)に引っ張ることで、当該引張補助部材50と固定されている蒸着マスクを引っ張っている。図10(b)では、蒸着マスクの一方の面上であって、当該蒸着マスクの対向する2辺(図示する形態では長手方向の辺)の近傍に、引張補助部材50を1つずつ固定し、固定した引張補助部材50を蒸着マスクの外方(図中の矢印の方向)に引っ張ることで、当該引張補助部材50と固定されている蒸着マスクを引っ張っている。図10(c)は、図10(a)、(b)を組合せた形態である。図10(a)~(c)は、従来公知のクランプ等にかえて、引張補助部材50を利用して、当該引張補助部材50と固定されている蒸着マスク100を引っ張っている形態である。
 また、図10に示す形態にかえて、図11に示すように、蒸着マスクの一方の面上の端部近傍に複数の引張補助部材50を固定し、引張補助部材50を利用して、当該引張補助部材50と固定されている蒸着マスク100を引っ張ってもよい。図11に示す形態によれば、蒸着マスクの一方の面上の端部近傍に複数の引張補助部材50が固定されていることから、より精度よく蒸着マスクを引っ張ることができる。例えば、図11(a)、(c)に示す形態では、蒸着マスク100の幅方向(図面の上下方向)において、1画面と重なる位置、及び1画面と重ならない位置の双方に引張補助部材50が固定されており、それぞれの引張補助部材を引っ張る際の張力値、或いは引張量を適宜設定することで、より精度よく、蒸着マスクを引っ張ることができる。なお、図11(a)では、蒸着マスクの一方の面上であって、当該蒸着マスクの対向する2辺(図示する形態では幅方向の辺)の端部近傍に、複数の引張補助部材50を固定し、各引張補助部材50を蒸着マスクの外方(図中の矢印の方向)に引っ張ることで、蒸着マスクを引っ張っている。図11(b)では、蒸着マスクの一方の面上であって、当該蒸着マスクの対向する2辺(図示する形態では長手方向の辺)の端部近傍に、複数の引張補助部材50を固定し、各引張補助部材を図中の矢印の方向に引っ張ることで、蒸着マスクを引っ張っている。図11(c)は、図11(a)、(b)を組合せた形態である。また、図10、図11に示す形態を適宜組合せた形態とすることもできる。図20(a)、(b)は、図11(a)の変形形態であり、図20(a)では、蒸着マスク100の幅方向(図面の上下方向)において、1画面と重なる位置に引張補助部材50が固定されており、図20(b)では、蒸着マスク100の幅方向(図面の上下方向)において、1画面と重ならない位置に引張補助部材50が固定されている。図20に示す変形形態は、各図に示す形態、例えば、図11(c)に示す形態と組合せた形態とすることもできる。なお、図11(a)、(c)に示す形態は、1画面を構成する開口部25に生じた形状や、寸法の変動を精度よく解消することができる点で好ましい形態である。
 図10、図11に示す形態では、蒸着マスク100の一方の面上であって、当該蒸着マスクの対向する2辺の端部近傍に引張補助部材50をそれぞれ固定しているが、蒸着マスク100の一方の面上であって、当該蒸着マスクの対向する2辺のうちの1辺の端部近傍にのみ引張補助部材を固定し、蒸着マスクを引っ張ってもよい。つまり、対向する2辺のうちの1辺を固定端とし、他の1辺の端部近傍に引張補助部材50を固定し、当該引張補助部材を引っ張ることとしてもよい。また、対向する2辺のうちの一辺を、従来公知のクランプ等の把持手段で把持し、他の1辺の端部近傍の蒸着マスクの一方の面上に引張補助部材50を固定してもよい。
 引張補助部材50を用いた第1引張工程は、クランプ等の把持手段と組合せて行ってもよい。図12(a)は、蒸着マスク100の対向する2辺の端部(図示する形態では長手方向の端部)を、クランプ等の把持手段80で保持し、当該把持手段に連結している駆動手段を作動させて、蒸着マスクを第1の方向(図示する形態では、蒸着マスクの長手方向)に引っ張った状態を示す正面図である。把持手段に連結している駆動手段としては、モーター、エアシリンダー、電動アクチュエーター等を挙げることができる。なお、図12(a)に示すように、蒸着マスク100を第1の方向(図示する形態では、蒸着マスクの長手方向)にのみ引っ張った場合には、蒸着マスクの収縮等によって、蒸着マスクに歪み等が生じ、蒸着マスクの樹脂マスク20に設けられた開口部の寸法や、形状が変動してしまう場合がある。なお、図12(a)は、蒸着マスク100を第1の方向(図示する形態では、蒸着マスクの長手方向)に引っ張ったときに生ずる蒸着マスクの収縮等によって、1画面内に配置される開口部(図示しない)の形状や、寸法に変動が生じている状態を示しており、図示する形態では、開口部の形状や、寸法に変動が生じていることを模式的に示すべく、1画面の形状を歪んだ形状として記載している。なお、図12(c)において矩形状の1画面となっている領域は、第1引張工程を経ることで、当該1画面内に配置される開口部の形状や、寸法の変動が解消されていることを意味する。
 蒸着マスク100を第1の方向(図示する形態では、蒸着マスクの長手方向)に引っ張ったときに生じ得る開口部の形状や、寸法の変動を解消すべく、第1引張工程では、図12(b)に示すように、把持手段等を用いて蒸着マスクを第1の方向に引っ張った後に、蒸着マスク100の一方の面に固定された引張補助部材50を、当該第1の方向とは異なる第2の方向(図示する形態では、蒸着マスクの幅方向)に引っ張っており、図12(c)に示すように、第1の方向に引っ張ることで生じた開口部の形状や、寸法の変動を解消している。引張補助部材50を用いた蒸着マスクの引っ張りは、上記のように、把持手段を用いて蒸着マスクを第1の方向に引っ張った後に行ってもよく、把持手段を用いて蒸着マスクを第1の方向に引っ張るとともに行ってもよい。ここで言う、第1の方向について特に限定はないが、従来公知の把持手段等を用いて蒸着マスクを引っ張る場合には、第1の方向は、通常、蒸着マスク100の長手方向、若しくは幅方向となる。なお、第1の方向は、いかなる方向であってもよい。つまり、一実施形態のフレーム付き蒸着マスクの製造方法は、第1引張工程を行う前に、或いは、第1引張工程と同時に、従来公知の把持手段等を用いて、蒸着マスクを予め引っ張っておく第2引張工程を含んでいてもよい。
 また、クランプ等の把持手段を用いずに、引張補助部材50のみを用いて、上記第1の方向の引っ張り、及び第2の方向の引っ張りを行ってもよい(図11(c)参照)。また、引張補助部材50を用いた第1の方向への引っ張り、及び第2の方向への引っ張りは、同時に行ってもよく、引張補助部材50を用いた第1の方向への引っ張りを行った後に、引張補助部材50を用いた第2の方向への引っ張りを行ってもよい。
 図15、図16は、本発明の一実施形態のフレーム付き蒸着マスクの一例を示す正面図である。図15に示すフレーム付き蒸着マスク200は、フレーム60に、1つの蒸着マスク100が固定されてなる。図16に示す形態のフレーム付き蒸着マスク200は、フレーム60に、複数の蒸着マスク(図示する形態では4つの蒸着マスク)が、長手方向、或いは幅方向に並べて固定(図示する形態では、幅方向に並べて固定)されてなる。
 図15に示されるフレーム付き蒸着マスクは、1つの蒸着マスクのみが、フレームに固定されることから、図13(a)に示すように、蒸着マスクの長手方向端部や、幅方向端部を把持手段によって容易に把持することができ、長手方向、及び幅方向の双方の方向に対し蒸着マスクを容易に引っ張ることができる。なお、図13(a)では、蒸着マスクの一部の領域(図中の符号Aで示される1画面内)において、当該一部の領域内に位置する全部、或いは一部の開口部の形状や、寸法に変動が生じており、この開口部の形状や寸法の変動を解消するべく、図13(b)では、蒸着マスク100の一方の面上であって、当該開口部の変動が生じている領域の近傍(図示する形態では、符号Aで示される1画面と、当該符号Aで示される1画面と隣接する他の1画面との間)に、引張補助部材50を固定し、当該引張補助部材50を引っ張ることにより、当該引張補助部材50と固定されている蒸着マスクを引っ張って、かかる開口部の変動を解消している。図13(a)は、第1引張工程の前に、把持手段を用いて蒸着マスクを引っ張る第2引張工程を行ったときの蒸着マスクの一例を示す正面図である。図13(b)は、第2引張工程後に、引張補助部材固定工程を行った状態の一例を示す蒸着マスクの正面図である。図13(c)は、第1引張工程によって、開口部の変動が解消された蒸着マスクの一例を示す正面図である。
 図13(b)に示す形態では、蒸着マスク100の一方の面上において、1画面間と引張補助部材50とが重なる部分の全部、或いは一部で、蒸着マスク100の一方の面と引張補助部材50を固定しているが、蒸着マスク100の一方の面上において、1画面を構成する領域と引張補助部材50とが重なる部分の全部、或いは一部で、蒸着マスク100の一方の面と引張補助部材50を固定することもできる(図示しない)。つまり、1画面内で蒸着マスク100の一方の面と引張補助部材50とを固定することもできる。具体的には、図2~図7等で示される蒸着マスク100において、樹脂マスク20側の面上において、1画面内に設けられている複数の開口部25のうち隣接する開口部25間と引張補助部材50とが重なる部分の全部、或いは一部で、蒸着マスク100の一方の面と引張補助部材50とを固定することもできる。この場合には、1画面内に設けられている開口部25の近傍を引っ張って、当該開口部25に生じている形状や、寸法の変動を個別に解消することができる。つまり、蒸着マスクの一方の面と引張補助部材とを固定する固定位置は、蒸着マスク全体を引っ張る形態、1画面全体を引っ張る形態、1画面内に設けられている開口部の複数を纏めて引っ張る形態、或いは、1画面内に設けられている開口部25を個別に引っ張る形態等に応じて適宜設定することができ、その固定位置についていかなる限定もされることはない。
 一方で、図16に示すように、フレーム60に複数の蒸着マスクを、当該蒸着マスクの長手方向、或いは幅方向に並べて固定してなる(図示する形態では、蒸着マスクの幅方向に並べて固定する)フレーム付き蒸着マスク(以下、フレーム付き多面蒸着マスクという場合がある。)とする場合には、蒸着マスクの長手方向、又は幅方向の端部(図示する形態では蒸着マスクの長手方向の端部)については把持手段によって容易に把持することができるものの、1つの蒸着マスクと隣接している蒸着マスクの存在によって、当該隣接する方向にある端部(図示する形態では蒸着マスクの幅方向の端部)を把持手段によって把持することは困難である。つまり、把持手段を用いて蒸着マスクを、長手方向、及び幅方向の双方の方向に引っ張って、フレーム付き多面蒸着マスクを得ることは困難となっている。
 本発明の一実施形態のフレーム付き蒸着マスクの製造方法は、上記で説明したように、蒸着マスクの一方の面に引張補助部材50を重ね、当該蒸着マスクの一方の面と引張補助部材50とが重なる部分の少なくとも一部において、引張補助部材50を蒸着マスクの一方の面に固定し、引張補助部材50を利用して、つまりは、この固定された引張補助部材50を引っ張ることで、当該引張補助部材に固定されている蒸着マスクを引っ張っている。したがって、図14に示すように、1つの蒸着マスク100と、当該1つの蒸着マスクと隣接する他の蒸着マスク100Aとの間に隙間がない、或いは隙間が小さい場合であっても、当該1つの蒸着マスクの一方の面に固定されてなる引張補助部材50を、隣り合う蒸着マスク方向側にも引っ張ることができ、フレーム付き多面付蒸着マスクを形成する際においても、蒸着マスクの長手方向、及び幅方向の二軸引張を行うことができる。換言すれば、本発明の一実施形態の製造方法によれば、フレーム付き多面蒸着マスクとするときに、隣接する蒸着マスクの間隔を極めて小さくすることができる。なお、図示する形態では、説明の便宜上、蒸着マスク100以外の蒸着マスクは、図中の符号Yの箇所においてフレームに固定されたものとして記載している。また、図14(a)では、第1引張工程の前に、把持手段を用いて蒸着マスク100を第1の方向(図示する形態では蒸着マスクの長手方向)に引っ張る第2引張工程が行われており、第2引張工程によって、蒸着マスク100の1画面を構成する開口部に形状や寸法の変動が生じているが、第1引張工程により、引張補助部材50を、第2の方向(図示する形態では、隣り合う蒸着マスク方向側(蒸着マスクの幅方向))に引っ張ることで、図14(b)に示すように、開口部に生じていた形状や、寸法の変動が解消されることとなる。なお、隣り合う蒸着マスク方向とは、上記第1の方向と直交する方向に限定されるものではなく、当該直交する方向の軸に対し、ある程度の角度、例えば、0°±45°、0°±30°、0°±5°程度の角度をもっていてもよい。
 <フレーム固定工程>
 フレーム固定工程は、図15、図16に示すように貫通孔が形成されたフレーム60に、当該フレーム60のフレーム部分と、上記第1引張工程において引っ張られた状態の蒸着マスクの金属マスク10とが対向するように重ね合わせ、上記第1引張工程において引っ張られた状態の蒸着マスク100をフレーム60に固定する工程である。フレーム60と蒸着マスク100との固定は、フレーム60と、蒸着マスクの金属部分とが接する位置について行われ、その位置について特に限定はない。図15は、フレーム60に一つの蒸着マスクが固定されたフレーム付き蒸着マスクを、樹脂マスク側から見た正面図である。図16は、フレーム60に複数の蒸着マスク100が長手方向、或いは幅方向に並べて固定(図示する形態では幅方向に並べて固定)されたフレーム付き多面蒸着マスク200を、樹脂マスク側から見た正面図である。
 (フレーム)
 フレーム60は、略矩形形状の枠部材であり、最終的に固定される蒸着マスク100の樹脂マスク20に設けられた開口部25を蒸着源側に露出させるための貫通孔を有する。フレームの材料について特に限定はないが、剛性が大きい金属材料、例えば、SUS、インバー材、セラミック材料などを用いることができる。中でも、金属フレームは、蒸着マスクの金属マスクとの溶接が容易であり、変形等の影響が小さい点で好ましい。以下の補強フレーム65の材料についても同様である。
 フレームの厚みについても特に限定はないが、剛性等の点から10mm~30mm程度であることが好ましい。フレームの開口の内周端面と、フレームの外周端面間の幅は、当該フレームと、蒸着マスクの金属マスクとを固定することができる幅であれば特に限定はなく、例えば、10mm~200mm程度の幅を例示することができる。
 また、図17(a)~(c)に示すように、蒸着マスク100を構成する樹脂マスク20の開口部25の露出を妨げない範囲で、貫通孔の領域に補強フレーム65等が設けられたフレーム60を用いてもよい。補強フレーム65を設けることで、当該補強フレーム65を利用して、フレーム60と蒸着マスク100とを固定することができる。フレーム60と補強フレーム65とは同じ材料であってもよく、異なる材料であってもよい。
 以下、補強フレーム65を利用した固定方法の一例について説明する。
 例えば、図16に示す形態のフレーム付き蒸着マスクを、上記で説明した第1引張工程を経て形成する場合あっては、第1の方向、及び第2の方向の引っ張りを同時に行った後に、当該引っ張られた状態の蒸着マスクを固定する必要がある。これは、第1の方向(例えば、蒸着マスクの長手方向)への引っ張りを行った後であって、当該第1の方向とは異なる第2の方向(例えば、蒸着マスクの幅方向)への引っ張りを行う前に、フレーム60に当該第1の方向への引っ張りが行われた蒸着マスクを固定した場合には、この段階で、フレーム60と蒸着マスク100とが完全に固定されてしまい、その後、第1の方向への引っ張りによって生じ得る開口部の形状や、寸法の変動を解消するべく、当該第1の方向とは異なる第2の方向への引っ張りを行ったとしても、第2の方向への引っ張りが行われた状態を維持して、フレーム60に蒸着マスク100を固定することができないことによる。
 一方で、補強フレーム65が設けられたフレーム60を用いた場合には、第1の方向(例えば、蒸着マスクの長手方向)へ蒸着マスクを引っ張り、フレーム60の本体部に第1の方向への引っ張りが行われた蒸着マスク100を固定した後においても、当該補強フレーム65を用いて、再度、フレーム60と蒸着マスク100とを固定することが可能となる(図18参照)。具体的には、複数の蒸着マスクの一部、或いは全てに対し、所定の方法を用いて、第1の方向への引っ張りを行い、フレーム60の本体部に蒸着マスク100を固定した後に、上記で説明した第1引張工程により、当該第1の方向とは異なる第2の方向に対し引っ張りを行った後においても、当該第1引張工程により引っ張りが行われた状態の蒸着マスクを、補強フレーム65を用いて固定することが可能となる。つまり、補強フレームを有するフレームを用いることで、一旦、フレーム60の本体部に蒸着マスクを固定してなるフレーム付き蒸着マスクを得た後に、開口部の形状や、寸法に変動が生じている領域の近傍に、引張補助部材50を固定し、当該引張補助部材50を引っ張ることにより、引っ張りが行われた蒸着マスクを、補強フレーム65を用いて固定することができる。換言すれば、開口部の形状や、寸法の変動を解消された蒸着マスクを、補強フレーム65を用いて固定することができる。この方法では、上記引張補助部材固定工程や、第1引張工程を、フレーム付き蒸着マスクを得た後に生じ得る開口部の変動を微調整する方法としても適用することができる。開口部の変動の微調整は、開口部25を伸ばす方向に引っ張ることによって行ってもよく、開口部25を縮める引っ張ることにより行ってもよい。なお、ここで言うフレームの本体部とは、補強フレーム65とは異なる部分、すなわち外枠を意味する。
 上記では、蒸着マスク100を第1の方向に引っ張った状態でフレーム60の本体部に当該蒸着マスク100を固定し、次いで、上記で説明した第1引張工程を用いて、固定された蒸着マスクをさらに、第1の方向とは異なる第2の方向に引っ張って、フレーム60の補強フレーム65に蒸着マスク100を固定しているが、この形態にかえて、初めに、上記で説明した第1引張工程を用いて、蒸着マスクを引っ張って、フレーム60の補強フレーム65に蒸着マスク100を固定し、次いで、補強フレーム65に固定がされた蒸着マスクを、先に引っ張った方向とは異なる方向に引っ張ることで、フレーム60の本体部に蒸着マスクを固定してもよい。また、第1の方向と、第2の方向への引っ張りを行った後に、蒸着マスクを、フレーム60の本体部、及び補強フレーム65に固定してもよい。
 第1の方向への引っ張り、第2の方向への引っ張りは、第1引張工程により行ってもよく、いずれか一方の方向への引っ張りを第1引張工程により行ってもよい。例えば、第1の方向への引っ張りを、上記把持手段等を用いた第2引張工程により行い、第2の方向への引っ張りを上記第1引張工程により行ってもよい。また、第1の方向への引っ張りを上記第1引張工程により行い、第2の方向への引っ張りを第2引張工程により行ってもよい。一例としては、第1引張工程を行う前の段階で、上記把持手段等を用いた第2引張工程により、蒸着マスクを第1の方向に引っ張り、第2引張工程後に、第1引張工程により、引張補助部材を引っ張ることで、当該引張補助部材に固定されている蒸着マスクを第2の方向に引っ張っている。また、他の一例としては、把持手段等を用いた第2引張工程による第1の方向への引っ張りと、第1引張工程による第2の方向への引っ張りを同時に行っている。
 補強フレーム65が設けられたフレーム60は、例えば、フレーム60の本体部とフレーム60の補強フレーム65とを一体に形成することで得られたものであってもよく、本体部のみを有するフレームに、補強フレーム65を固定することで得られたものであってもよい。また、図17(c)に示すような格子状の補強フレーム65は、例えば、金属板等を加工した一体型のものであってもよく、複数の補強フレーム65を縦横に組み込んだものあってもよい。後者の場合には、複数の蒸着マスクをフレーム60の幅方向(図17(c)の横方向)に並べて配置したときに、隣り合う蒸着マスクの方向(図中の横方向)と直交する方向(図中の縦方向)に延びる補強フレーム65が、蒸着マスクと接するように、換言すれば、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65が上側に位置するように組み込むことが好ましい。なお、図17(c)では、隣り合う蒸着マスクの方向に延びる補強フレーム65が、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65よりも上側に位置するように組み込まれている。また、補強フレーム65は、図示する形態に限定されるものではなく、ランダムな方向に延びる複数の補強フレーム65が組み合わされた形態であってもよい。
 また、上記第1引張工程は、蒸着マスク100をフレーム60の本体部、或いは補強フレーム65に仮固定した状態で行うこともできる。仮固定は、フレーム60の蒸着マスク100と接しない側の面、或いは、蒸着マスク100のフレームと接しない側の面上に磁性を有する部材、例えば、磁性板や、マグネットシート等を配置し、蒸着マスク100とフレーム60の本体部、或いは補強フレーム65とを引き付けることにより行うことができる。例えば、第1の方向への引張を行った後に、当該第1の方向の引っ張りが行われた状態の蒸着マスクを、フレーム60の本体部、或いは補強フレーム65に仮固定し、第1引張工程により、仮固定された状態の蒸着マスクを引っ張り、第1引張工程後に、フレーム60と蒸着マスクとを溶接固定することで、フレーム付き蒸着マスクを得ることもできる。また、磁性を有する材料から構成される引張補助部材50や、磁性を有する材料と他の材料、例えば、自己吸着性を有する材料とを組合せた引張補助部材50を用いる場合には、別途の磁性板や、マグネットシート等を用いることなく、引張補助部材50自体の磁性を利用して、フレーム60の補強フレーム65と蒸着マスク100とを仮固定しつつ、引張補助部材50により、蒸着マスク100を引っ張ることもできる。つまり、この場合の引張補助部材50は、蒸着マスクとフレームとを仮固定する役割と、蒸着マスクを引っ張る役割の双方の役割を果たす。仮固定を行うことで、蒸着マスクを引っ張ることで生じ得る位置ずれなどを抑制することができ、より精度よく、蒸着マスクを引っ張ることができる。また、上記で例示した方法にかえて、第1の方向への引張を行った後に、当該第1の方向の引っ張りが行われた状態の蒸着マスクを、フレーム60の本体部に溶接固定し、次いで、フレーム60の本体部に溶接固定された蒸着マスクを、補強フレーム65に仮固定し、その後、フレーム60の本体部への溶接固定、及び補助フレーム65への仮固定が行われた蒸着マスクに対し、第1引張工程を行うこともできる。この方法によっても、仮固定により、蒸着マスクを引っ張ることで生じ得る位置ずれなどを抑制することができ、より精度よく、蒸着マスクを引っ張ることができる。
 図17(c)に示す形態の格子状の補強フレーム65とするときの、各補強フレーム65の幅について特に限定はなく、全ての補強フレーム65の幅を同じ大きさとしてもよく、補強フレーム65毎に幅を変化させることもできる。なお、複数の蒸着マスクを並べて配置するときに、フレームに割り当てられる蒸着マスクの数を多くするためには、隣り合う蒸着マスクの間隔を小さくしていく必要がある。隣り合う蒸着マスクの間隔を小さくしていった場合には、これに伴い、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65の幅も小さくする必要がある。ところで、補強フレーム65の幅を小さくしていった場合には、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65の剛性は低下していき、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65に蒸着マスクを固定したときに変形等が生じやすくなる。
 この点を考慮すると、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65の幅を小さくする場合には、この幅よりも、隣り合う蒸着マスクの方向に延びる補強フレーム65の幅を大きくすることが好ましい。隣り合う蒸着マスクの方向に延びる補強フレーム65の幅を大きくすることで、補強フレーム65全体としての剛性を高めることができ、補強フレーム65に蒸着マスクを固定したときに、補強フレーム65に変形等が生ずることを抑制することができる。つまり、好ましい形態の補強フレームは、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65の幅よりも、隣り合う蒸着マスクの方向に延びる補強フレーム65の幅が大きくなっている。一例としては、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65の幅は、0.5mm~50mm程度であり、隣り合う蒸着マスクの方向に延びる補強フレーム65の幅は、0.5mm~50mm程度である。好ましい形態の補強フレーム65は、隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65の幅、及び隣り合う蒸着マスクの方向に延びる補強フレーム65の幅が上記で例示した幅の範囲内であって、且つ隣り合う蒸着マスクの方向と直交する方向に延びる補強フレーム65の幅よりも、隣り合う蒸着マスクの方向に延びる補強フレーム65の幅が大きいとの関係を満たしている。補強フレーム65の厚みの一例としては、0.01mm~30mm程度である。
 また、補強フレーム65と重なるフレーム60の本体部に溝を形成し、当該溝と補強フレーム65とを嵌め合わせることで、本体部と、補強フレーム60との面位置を合わせることもできる。また、複数の補強フレーム65を組み込んで格子状の補強フレーム65とする場合には、それぞれの補強フレーム65の面位置が同じになるように、適宜補強フレーム65に溝等を設けておくこともできる。
 固定方法について特に限定はなく、レーザー溶接、アーク溶接、電気抵抗溶接、電子ビーム溶接法などの従来公知の各種溶接法や、接着剤、ねじ止め等を用いて固定することができる。
 そして、上記のフレーム固定工程が終了した後、蒸着マスク100の一方の面上に固定されてなる引張補助部材50を、蒸着マスクから取り外すことで、フレームに蒸着マスクが固定されてなるフレーム付き蒸着マスクを得る。
 <<蒸着マスクの引張方法>>
 次に、本発明の一実施形態の蒸着マスクの引張方法について説明する。本発明の一実施形態の蒸着マスクの引張方法は、スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクの引張方法であって、蒸着マスクの一方の面上に引張補助部材を重ね、蒸着マスクの一方の面と引張補助部材とが重なる部分の少なくとも一部において、蒸着マスクに引張補助部材を固定する引張補助部材固定工程と、蒸着マスクに固定されている引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、を含むことを特徴とする。本発明の一実施形態の蒸着マスクの引張方法によれば、簡便な方法で、蒸着マスクを引っ張ることができ、かつ、当該蒸着マスクに、他の蒸着マスクが隣接しているような状況においても、当該他の蒸着マスクの方向側に、当該引張補助部材に固定されている蒸着マスクを引っ張ることができる。
 また、一実施形態の蒸着マスクの引張方法では、上記の第1引張工程を、予め、把持手段等を用いて蒸着マスクを、第1の方向、例えば、蒸着マスクの長手方向、又は幅方向に引っ張った後に行っており、第1引張工程では、引張補助部材を、予め引っ張った上記第1の方向とは異なる第2の方向、例えば、第1の方向と直交する方向に引っ張っている。つまり、第1引張工程の前に、把持手段等を用いて蒸着マスクを第1の方向に引っ張る第2引張工程を更に含んでいてもよい。また、第1引張工程と、第2引張工程を同時に行ってもよい。
 引張補助部材固定工程、第1引張工程は、上記本発明の一実施形態のフレーム付き蒸着マスクで説明した引張補助部材固定工程、第1引張工程をそのまま適用することができ、ここでの詳細な説明は省略する。
 <<有機半導体素子の製造方法>>
 次に、本発明の一実施形態の有機半導体素子の製造方法について説明する。本発明の一実施形態の有機半導体素子の製造方法は、フレーム付き蒸着マスクを用いた蒸着法により蒸着パターンを形成する工程を有し、当該有機半導体素子を製造する工程において上記本発明の製造方法により製造される一実施形態のフレーム付き蒸着マスクが用いられる点に特徴を有する。
 フレーム付き蒸着マスクを用いた蒸着法により蒸着パターンを形成する工程を有する一実施形態の有機半導体素子の製造方法は、基板上に電極を形成する電極形成工程、有機層形成工程、対向電極形成工程、封止層形成工程等を有し、各任意の工程においてフレーム付き蒸着マスクを用いた蒸着法により基板上に蒸着パターンが形成される。例えば、有機ELデバイスのR,G,B各色の発光層形成工程に、フレーム付き蒸着マスクを用いた蒸着法をそれぞれ適用する場合には、基板上に各色発光層の蒸着パターンが形成される。なお、本発明の一実施形態の有機半導体素子の製造方法は、これらの工程に限定されるものではなく、蒸着法を用いる従来公知の有機半導体素子の製造における任意の工程に適用可能である。
 本発明の一実施形態の有機半導体素子の製造方法は、上記蒸着パターンを形成する工程において用いられるフレーム付き蒸着マスクが、上記で説明した本発明の製造方法により製造される一実施形態のフレーム付き蒸着マスクであることを特徴とする。
 フレーム付き蒸着マスクについては、上記で説明した本発明の一実施形態のフレーム付き蒸着マスクで製造されたものをそのまま用いることができ、ここでの詳細な説明は省略する。上記で説明した本発明の一実施形態のフレーム付き蒸着マスクで製造されてなるフレーム付き蒸着マスクを用いた有機半導体素子の製造方法によれば、蒸着マスクの開口部の形状や、寸法の変動を抑制された当該フレーム付き蒸着マスクを用いられることから、高精細なパターンを有する有機半導体素子を形成することができる。本発明の一実施形態の製造方法で製造される有機半導体素子としては、例えば、有機EL素子の有機層、発光層や、カソード電極等を挙げることができる。特に、本発明の一実施形態の有機半導体素子の製造方法は、高精細なパターン精度が要求される有機EL素子のR、G、B発光層の製造に好適に用いることができる。
 <<引張装置>>
 次に、本発明の一実施形態の引張装置について説明する。本発明の一実施形態の引張装置は、スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクを引っ張るための引張装置であって、引張補助部材と、当該引張補助部材を引っ張るための駆動手段とを備え、引張補助部材は、蒸着マスクの一方の面と重ねたときに、当該蒸着マスクの一方の面と重なる部分の少なくとも一部で固定可能となっていることを特徴としている。
 引張装置を構成する引張補助部材、及び駆動手段は、上記一実施形態のフレーム付き蒸着マスクの引張方法で説明した引張補助部材50、駆動手段55を適宜選択して用いることができ、ここでの詳細な説明は省略する。本発明の一実施形態の引張装置によれば、引張補助部材を、蒸着マスクの一方の面に重ね、当該蒸着マスクの一方の面と重なる部分の少なくとも一部で蒸着マスクと引張補助部材とを固定し、当該引張補助部材に連結された駆動手段を作動させることで、蒸着マスクを引っ張ることができる。
 以上説明した、各種の形態の本発明は、引張対象である蒸着マスクとして、スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクを用いる場合に特に好適である。これは、物性の異なる2つのマスク、つまりは、樹脂マスクと金属マスクを積層した蒸着マスクを、所定の方法、例えば、把持手段等を用いて引っ張った場合には、金属マスクのみから構成される蒸着マスクや、樹脂マスクのみから構成される蒸着マスクを引っ張った場合と比較して、蒸着作製するパターンに対応する開口部の寸法や、位置に変動が生じやすいことによる。各種形態の本発明では、開口部の寸法や、位置に変動が生じた場合であっても、引張補助部材50を利用して、蒸着マスクを引っ張ることで、これらの変動を容易に解消することができる。
 <<変形形態>>
 変形形態の蒸着マスクの引張方法、フレーム付き蒸着マスクの製造方法、有機半導体素子の製造方法、引張装置では、引張対象である蒸着マスクとして、上記スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクとは異なる蒸着マスク(以下、異なる蒸着マスクと言う)が用いられ、引張補助部材50を利用して、異なる蒸着マスクの引っ張りが行われる。上記異なる蒸着マスクとしては、金属材料から構成される金属マスクのみからなる蒸着マスク、樹脂材料から構成される樹脂マスクのみからなる蒸着マスク、或いは、金属や、樹脂材料以外の材料から構成される蒸着マスクを挙げることができる。なお、本発明における各実施形態と、変形形態とは、引っ張る対象である蒸着マスクのみが相違しており、それ以外は一致している。変形例の蒸着マスクの中でも、樹脂材料から構成される樹脂マスクのみからなる蒸着マスクは、金属材料から構成される蒸着マスクと比較して、把持手段等を用いて蒸着マスクを引っ張ったときに、蒸着作製するパターンに対応する開口部の形状や、寸法に変動が生じやすい点で、引張補助部材50を利用した引張方法を好適に用いることができる。また、厚みが20μm以下の箇所を有する金属マスクのみからなる蒸着マスクも、上記樹脂マスクのみから構成される蒸着マスクと同様に、把持手段等を用いて蒸着マスクを引っ張ったときに、蒸着作製するパターンに対応する開口部の形状や、寸法に変動が生じやすい点で、引張補助部材50を利用した引張方法を好適に用いることができる。

Claims (8)

  1.  スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクの引張方法において、
     前記蒸着マスクの一方の面上に引張補助部材を重ね、前記蒸着マスクの一方の面と前記引張補助部材とが重なる部分の少なくとも一部において、前記蒸着マスクに前記引張補助部材を固定する引張補助部材固定工程と、
     前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、
     を含むことを特徴とする蒸着マスクの引張方法。
  2.  前記第1引張工程の前に、前記蒸着マスクを第1の方向に引っ張る第2引張工程を更に含み、
     前記第1引張工程では、前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを、前記第1の方向とは異なる第2の方向に引っ張ることを特徴とする請求項1に記載の蒸着マスクの引張方法。
  3.  フレーム付き蒸着マスクの製造方法であって、
     スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクと、が積層されてなる蒸着マスクを準備する準備工程と、
     前記蒸着マスクの一方の面上に引張補助部材を重ね、前記蒸着マスクの一方の面と前記引張補助部材とが重なる部分の少なくとも一部において、前記蒸着マスクに前記引張補助部材を固定する引張補助部材固定工程と、
     前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、
     貫通孔が形成されたフレームに、前記第1引張工程において引っ張られた状態の前記蒸着マスクを固定するフレーム固定工程と、
     を含むことを特徴とするフレーム付き蒸着マスクの製造方法。
  4.  前記第1引張工程の前に、前記蒸着マスクを第1の方向に引っ張る第2引張工程を更に含み、
     前記第1引張工程では、前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを、前記第1の方向とは異なる第2の方向に引っ張ることを特徴とする請求項3に記載のフレーム付き蒸着マスクの製造方法。
  5.  前記フレーム付き蒸着マスクは、前記フレームに複数の前記蒸着マスクが並んで固定されてなるフレーム付き蒸着マスクであり、当該フレーム付き蒸着マスクの製造段階において、
     前記複数の蒸着マスクのうちの少なくとも1つの蒸着マスクは、前記引張補助部材固定工程、前記第1引張工程、前記フレーム固定工程を経ることで前記フレームに固定され、
     前記第1引張工程では、前記1つの蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている1つの蒸着マスクを、当該1つの蒸着マスクと隣り合う蒸着マスクの方向に引っ張ることを特徴とする請求項3に記載のフレーム付き蒸着マスクの製造方法。
  6.  前記第1引張工程を行う前に、前記1つの蒸着マスクを、前記隣り合う蒸着マスクの方向とは異なる方向に引っ張る第2引張工程を更に含むことを特徴とする請求項5に記載のフレーム付き蒸着マスクの製造方法。
  7.  有機半導体素子の製造方法であって、
     フレームに蒸着マスクが固定されたフレーム付き蒸着マスクを用いて蒸着対象物に蒸着パターンを形成する工程を含み、
     前記蒸着パターンを形成する工程において、前記フレームに固定される前記蒸着マスクが、
     複数のスリットが形成された金属マスクと当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクを準備する工程と、
     前記蒸着マスクの一方の面上に引張補助部材を重ね、前記蒸着マスクの一方の面と前記引張補助部材とが重なる部分の少なくとも一部において、前記蒸着マスクに前記引張補助部材を固定する引張補助部材固定工程と、
     前記蒸着マスクに固定されている前記引張補助部材を引っ張ることにより、当該引張補助部材に固定されている蒸着マスクを引っ張る第1引張工程と、
     貫通孔が形成されたフレームに、前記第1引張工程において引っ張られた状態の前記蒸着マスクを固定するフレーム固定工程と、
     を含む工程により製造されたフレーム付き蒸着マスクであることを特徴とする有機半導体素子の製造方法。
  8.  スリットが形成された金属マスクと、当該スリットと重なる位置に蒸着作製するパターンに対応する開口部が形成された樹脂マスクとが積層されてなる蒸着マスクを引っ張るための引張装置であって、
     引張補助部材と、当該引張補助部材を引っ張るための駆動手段とを備え、
     前記引張補助部材は、前記蒸着マスクの一方の面と重ねたときに、当該蒸着マスクの一方の面と重なる部分の少なくとも一部で固定可能となっていることを特徴とする引張装置。
