50ml四つ口フラスコに、化合物I-1を3.01g(0.0100mol)とエチレンジクロライド17.7g、トリエチルアミン1.26g(0.0125mol)を入れ攪拌、溶解した後、系内を窒素ガス雰囲気にした。48質量%d-カンファースルホン酸クロライドのエチレンジクロライド溶液5.77g(0.0110mol)を20℃で滴下し、2時間攪拌した。反応液にイオン交換水20mlと塩化メチレン10mlを加え攪拌し、油水分離して得た有機層を0.5重量%水酸化ナトリウム水溶液20mlで2回、3重量%塩酸水溶液20mlで1回、イオン交換水30mlで4回水洗後、塩化メチレン層から溶媒を留去し、目的物を黄色固体として得た。収量4.696g(収率90.9%)、HPLC(カラム:資生堂製CAPCELL PAK C8 DD 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度95.4%。重クロロホルム溶媒による1H-NMRの測定結果を表1-1に示す。MALDI TOF-MS(m/z)の測定結果は538.4(ナトリウムイオン付加体)、554.4(カリウムイオン付加体)であった。
100ml四つ口フラスコに、4-ブロモナフタル酸無水物11.08g(0.0400mol)とジメチルスルホキシド33.24g、1,4-ジアザビシクロ[2.2.2]オクタン5.18g(0.0462mol)を入れ攪拌後、系内を窒素ガス雰囲気にした。1-オクタンチオール6.14g(0.0420mol)を30℃以下で滴下し、40℃で4時間攪拌した。反応系を室温まで冷却し、酢酸エチル400mlとイオン交換水100mlを加え、油水分離して得た酢酸エチル層を4回100mlのイオン交換水で洗浄した後、酢酸エチルを留去し、ジイソプロピルエーテル20mlを加え、晶析して得た結晶を濾取し、乾燥させ、目的物である化合物A-2を黄色結晶として得た。収量6.04g(収率44.1%)。HPLC(カラム:資生堂製CAPCELL PAK C8 DD 4.6mm×250mm、溶媒:アセトニトリル/水=8/2、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度94.1%。重アセトン溶媒による1H-NMRの測定結果を表1-1に示す。

50ml四つ口フラスコに、化合物I-2を3.57g(0.0100mol)とエチレンジクロライド14.3g、トリエチルアミン1.26g(0.0125mol)を入れ攪拌、溶解した後、系内を窒素ガス雰囲気にした。48質量%d-カンファースルホン酸クロライドのエチレンジクロライド溶液5.77g(0.0110mol)を26℃で滴下し、1時間攪拌した。反応液に0.5質量%の水酸化ナトリウム水溶液140mlと塩化メチレン70mlを加え攪拌し、油水分離して得た塩化メチレン層をイオン交換水30mlで1回水洗後、イオン交換水30mlと35質量%の塩酸でpH2とし、さらにイオン交換水30mlで3回水洗した。塩化メチレン層から溶媒を留去し、褐色粘ちょう体の粗生成物5.62gを得た。これをシリカゲルクロマトグラム(展開溶媒は、ヘキサンと酢酸エチルの容量比5~3(ヘキサン):1(酢酸エチル))による精製に付し、目的物である化合物S-29を黄色固体として得た。収量4.65g(収率81.3%)、HPLC(カラム:資生堂製CAPCELL PAK C8 DD 4.6mm×250mm、溶媒:アセトニトリル/水=8/2、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度97.8%。重アセトン溶媒による1H-NMRの測定結果を表1-1に示す。MALDI TOF-MS(m/z)の測定結果は594.5(ナトリウムイオン付加体)、610.5(カリウムイオン付加体)であった。
100ml四つ口フラスコに、4-ブロモナフタル酸無水物 11.08g(0.0400mol)と1,4-ジアザビシクロ[2.2.2]オクタン5.54g(0.0490mol)、ジメチルスルホキシド40.00gを入れ攪拌した後、系内を窒素ガス雰囲気にした。これに2-メルカプトエタノール3.68g(0.0470mol)を28℃で滴下し、室温で6時間攪拌した後、イオン交換水20mlを30℃以下で加え、20分攪拌し、析出した結晶を濾取した。これを乾燥することにより、中間体である4-(2-ヒドロキシエチルチオ)ナフタル酸無水物を黄色結晶として得た。収量8.88g(収率80.9%)、HPLC(カラム:GLサイエンス社製Inertsil ODS-24.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度98.0%。
100ml二つ口フラスコに化合物A-5を8.31g(0.0250mol)と塩酸ヒドロキシルアミン1.91g(0.0275g)、ジメチルホルムアミド33.00gを入れ攪拌、溶解した。これに25℃で48質量%水酸化ナトリウム水溶液2.29g(0.0275mol)を仕込み、40℃で3時間攪拌した。反応液にイオン交換水33mlと35質量%塩酸1.04g(0.0100mol)を30℃を超えないように冷却しながら仕込み、30分撹拌した。析出した結晶を濾取、乾燥することにより化合物I-5を黄色結晶として得た。収量8.29g(収率95.5%)。HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度99.9%。重クロロホルム溶媒による1H-NMRの測定結果を表1-1に示す。
100ml四つ口フラスコに、化合物I-5を5.56g(0.0160nol)、エチレンジクロライド40.00g、トリエチルアミン2.02g(0.0200mol)を入れ攪拌した後、系内を窒素ガス雰囲気にした。48質量%d-カンファースルホン酸クロライドのエチレンジクロライド溶液9.23g(0.0176mol)を15~18℃で滴下し、室温まで昇温した。1時間後、反応液にイオン交換水25mlを20℃以下で仕込み、エチレンジクロライド層を0.5%質量水酸化ナトリウム水溶液30mlで2回、5質量%の塩酸水溶液30mlで1回、イオン交換水40mlで6回水洗後、濃縮して粗生成物を得た。これをシリカゲルクロマトグラム(展開溶媒は、ヘキサンと酢酸エチルの容量比1(ヘキサン):1~2(酢酸エチル))による精製に付し、目的物である化合物S-32を黄色固体として得た。収量3.24g(収率36.1%)、HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度97.4%。重クロロホルム溶媒による1H-NMRの測定結果及びMALDI TOF-MS(m/z)の測定結果を表1-1に示す。MALDI TOF-MS(m/z)の測定結果は584.4(ナトリウムイオン付加体)、600.4(カリウムイオン付加体)であった。
3L四つ口フラスコに4-(2-ヒドロキシエチルチオ)ナフタル酸無水物(実施例7の化合物A-5の中間体)124.80g(0.455mol)とテトラヒドロフラン570g、ジメチルスルホキシド550g、ナトリウムメトキシド40.51g(0.75mol)、ブロモエチルエチルエーテル130.50g(0.853mol)を入れ攪拌した後、系内を窒素ガス雰囲気にし、50℃で3時間攪拌した。室温でイオン交換水80gと48質量%水酸化ナトリウム水溶液77gを加え、50℃で3時間攪拌し、更に室温で35質量%塩酸183gを加え、50℃で2時間攪拌した。反応液にイオン交換水600mlを加え、5℃まで冷却することにより晶析して得た、結晶を濾取、乾燥することにより、クルード結晶を得た。収量68.20g。このクルード結晶をシリカゲルクロマトグラム(展開溶媒は、ヘキサンと酢酸エチルの容量比1(ヘキサン):1(酢酸エチル))による精製に付し、化合物A-6を黄色固体として得た。収量32.40g(収率20.6%)、HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=5/5、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度83.1%。重ジメチルスルホキシド溶媒による1H-NMRの測定結果を表1-2に示す。

100ml四つ口フラスコに、3-ヒドロキシナフタル酸無水物を8.567g(0.0400mol)とジメチルスルホキシド48.0g、炭酸カリウム10.081g(0.0730mol)を入れ攪拌、系内を窒素ガス雰囲気にした。ブロモエチルエチルエーテル11.233g(0.0734mol)を滴下し、70℃で5時間攪拌した。反応液にイオン交換水12mlと48重量%水酸化ナトリウム水溶液9.6mlを入れ、50℃で2時間攪拌した後、氷冷し、35重量%塩酸水溶液21.0gを入れ、60℃で2時間攪拌した。反応液と塩化メチレン500ml、イオン交換水200mlを加え、油水分離して得た有機層をイオン交換水200mlで3回水洗後濃縮し、有機層を濃縮、シリカゲルクロマトグラム(展開溶媒は、ヘキサンと酢酸エチルの容量比2(ヘキサン):3(酢酸エチル))による精製に付し、目的物である化合物A-7を淡黄色固体として得た。収量5.20g(収率45.4%)、HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度98.3%。重ジメチルスルホキシド溶媒による1H-NMRの測定結果を表1-3に示す。
100ml四つ口フラスコに、化合物A-7を4.87g(0.0170mol)とジメチルホルムアミド30.0g、塩酸ヒドロキシルアミン1.420g(0.0204mol)を入れ攪拌、系内を窒素ガス雰囲気にした。48重量%水酸化ナトリウム水溶液1.700g(0.0204mol)を28~30℃で滴下し、2時間攪拌した。イオン交換水20mlと35重量%塩酸水溶液0.70g(0.0068mol)を30℃を超えないように冷却しながら仕込み、1時間撹拌した。析出した結晶を濾取、乾燥することにより化合物I-7を淡黄色結晶として得た。収量4.62g(収率90.2%)。HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度99.6%。重ジメチルスルホキシド溶媒による1H-NMRの測定結果を表1-3に示す。
50ml四つ口フラスコに、化合物I-7を4.520g(0.0150mol)とエチレンジクロライド25.0gとピリジン1.310g(0.0165mol)を入れ攪拌、系内を窒素雰囲気にした。トリフルオロメタンスルホン酸無水物5.280g(0.0187mol)を10~15℃で滴下し、室温で5時間攪拌した。反応液と塩化メチレン30mlとイオン交換水30mlを加え、油水分離して得た有機層を0.2重量%水酸化ナトリウム水溶液30mlで2回、イオン交換水30mlで5回水洗後濃縮し、析出物を濾取、乾燥することにより目的物である化合物S-45を淡黄色結晶として得た。収量3.87g(収率59.5%)、HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度96.8%。重クジメチルスルホキシド溶媒による1H-NMRの測定結果を表1-3に示す。MALDI TOF-MS(m/z)の測定結果は456.1(ナトリウムイオン付加体)、472.1(カリウムイオン付加体)であった。
100ml四つ口フラスコに、化合物I-6を11.11g(0.0307mol)とエチレンジクロライド53g、ピリジン2.67g(0.0338mol)を入れ攪拌、溶解した後、系内を窒素ガス雰囲気にした。トリフルオロメタンスルホン酸無水物10.38g(0.0368mol)を15~20℃で滴下し、20℃で2時間攪拌した。反応液にイオン交換水50mlと塩化メチレン50ml入れ攪拌し、油水分離して得た有機層を0.5質量%水酸化ナトリウム水溶液50mlで2回、1質量%塩酸水溶液50mlで1回、イオン交換水50mlで5回水洗後、濃縮して粗生成物を得た。これをシリカゲルクロマトグラム(展開溶媒は、ヘキサンと酢酸エチルの容量比3(ヘキサン):2(酢酸エチル))による精製に付し、目的物である化合物S-47を黄色固体として得た。収量9.26g(収率61.1%)、HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度97.1%。重アセトン溶媒による1H-NMRおよび19F-NMRの測定結果を表1-3に示す。MALDI TOF-MS(m/z)の測定結果は516.2(ナトリウムイオン付加体)、532.2(カリウムイオン付加体)であった。
100ml四つ口フラスコに、化合物I-6を9.76g(0.0270mol)とジメチルホルムアミド40.0g、トリエチルアミン3.01g(0.0297mol)を入れ攪拌、系内を窒素ガス雰囲気にした。p-トルエンスルホン酸クロリド2.66g(0.0297mol)を20~26℃で少量ずつ仕込み、40℃で2時間攪拌した。反応液に酢酸エチル80mlとイオン交換水50mlを加え、さらに塩化メチレン80ml入れ攪拌し、油水分離して得た有機層を0.5質量%水酸化ナトリウム水溶液50mlで2回、3質量%塩酸水溶液50mlで1回、イオン交換水50mlで5回水洗後濃縮し、析出した結晶を濾取、乾燥することにより目的物であるS-61の黄色結晶を得た。収量6.52g(収率46.8%)、HPLC(カラム:GLサイエンス社製Inertsil ODS-2 4.6mm×250mm、溶媒:アセトニトリル/水=7/3、日立製作所製L-7455形ダイオードアレイ検出器 検出波長230nm)による純度95.7%。重クロロホルム溶媒による1H-NMRの測定結果を表1-3に示す。MALDI TOF-MS(m/z)の測定結果は538.3(ナトリウムイオン付加体)、554.3(カリウムイオン付加体)であった。
上記実施例で得た化合物のうち表2に示す化合物および下記式で表される比較用化合物1~3のそれぞれについて、1×10-5モル/リットルのメタノール溶液を調製し、この溶液の200nm~500nmのUV吸収スペクトルを測定した。それぞれの化合物についての、吸収ピークの極大値とその吸光度を表2に示す。
上記実施例で得た表3に示す化合物及び上記式で表される比較用化合物1~3の25℃における各種有機溶剤への溶解性を濃度(質量%)により評価した。結果を表3に示す。表の濃度は、溶解残りがなく、安定した溶液を示した濃度である。20質量%を越えて溶解したものは20<と示し、0.5質量%未満のものは0.5>と示した。
表4に示す上記実施例で得た化合物および比較用化合物2のレジスト性能を評価した。テトラヒドロ-2-オキソフラン-3-イルメタクリレートと2-メチル-2-アダマンチルメタクリレートと3-ヒドロキシ-1-アダマンチルメタクリレートの共重合体(モル比率4:4:2)重合体(数平均分子量4400、質量平均分子量12000)5.00gとメチルエチルケトン15.00g、BYK-307 0.025gを50ml褐色スクリュー管に入れ攪拌、溶解させた。6ml褐色スクリュー管に重合体溶液4.00gと上記化合物をそれぞれ0.04gずつ入れ、攪拌、溶解し、レジスト液を調製した。これらのレジスト液をそれぞれアルミ板上に#3のバーコーターで塗布し、80℃で10分乾燥した後、高圧水銀ランプと照射分光器を用いて露光した。140℃で2分間ベークし、2.38重量%テトラメチルアンモニウムヒドロキシド水溶液に30秒浸漬することにより現像し、イオン交換水で充分に洗浄した。波長365、405、436nmの光を照射することにより形成されたパターンから、硬化に必要な露光量を算出した。その結果を表4に示す。
Claims (6)
- 下記一般式(I)、
(式中、R01、R04、R05及びR06は、水素原子を表し、R02、R03のいずれか1つは、脂環式炭化水素基、複素環基またはハロゲン原子で置換されてもよく、分岐を有してもよい炭素数4~18のアルコキシ基;該アルコキシ基の酸素原子に隣接しない任意位置のメチレン基が-C(=O)-基で置換された基;該アルコキシ基がナフタレン環に近いほうから-O-C(=O)-結合若しくは-OC(=O)-NH-結合で中断された基;脂環式炭化水素基、複素環基またはハロゲン原子で置換されてもよく、分岐を有してもよい炭素数4~18のアルキルチオ基;該アルキルチオ基の硫黄原子に隣接しない任意位置のメチレン基が-C(=O)-基で置換された基;該アルキルチオ基がナフタレン環に近いほうから-O-C(=O)-結合若しくは-OC(=O)-NH-結合で中断された基;または、下記一般式(A)で表される基を表し、R02、R03の残りの1つは、水素原子を表し、R07は、ハロゲン原子及び/又はアルキルチオ基で置換されてもよい炭素数1~18の脂肪族炭化水素基;ハロゲン原子及び/又は脂環式炭化水素基で置換されてもよく、分岐を有してもよい炭素数1~18のアルキル基;ハロゲン原子で置換されてもよい炭素数3~18の脂環式炭化水素基;ハロゲン原子及び/又は炭素数1~18のアルキルチオ基で置換されてもよい炭素数6~20のアリール基;ハロゲン原子及び/又は炭素数1~18のアルキルチオ基で置換されてもよい炭素数7~20のアリールアルキル基;ハロゲン原子で置換されてもよい炭素数7~20のアルキルアリール基;アシル基で置換された炭素数7~20のアリール基;10-カンファーイル;または、下記一般式(B)で表される基を表す。)で表されるスルホン酸誘導体化合物。
(式中、X1は、酸素原子又は硫黄原子を表し、Y1は、単結合又は炭素数1~4のアルカンジイル基を表し、R11は、炭素数1~12の炭化水素基を表し、R12は、炭素数1~4のアルカンジイル基を表し、R13は、水素原子又は分岐を有してもよい炭素数1~4のアルキル基又は炭素数3~10の脂環式炭化水素基若しくは複素環基を表し、mは、0~5を表し、mが2~5の場合、複数存在するR12は同一でも異なってもよい。)
(式中、Y2は、単結合又は炭素数1~4のアルカンジイル基を表し、R21は、炭素数2~6のアルカンジイル基、炭素数2~6のハロゲン化アルカンジイル基、炭素数6~20のアリーレン基又は炭素数6~20のハロゲン化アリーレン基を表し、R22は、単結合、炭素数2~6のアルカンジイル基、炭素数2~6のハロゲン化アルカンジイル基、炭素数6~20のアリーレン基又は炭素数6~20のハロゲン化アリーレン基を表し、R23は、分岐を有してもよい炭素数1~18のアルキル基、分岐を有してもよい炭素数1~18のハロゲン化アルキル基、炭素数3~12の脂環式炭化水素基、炭素数6~20のアリール基、炭素数6~20のハロゲン化アリール基、炭素数7~20のアリールアルキル基又は炭素数7~20のハロゲン化アリールアルキル基を表し、a、bは、0又は1を表し、a、bのどちらか一方は1である。) - 前記R07が炭素数1~8のパーフルオロアルキル基である請求項1に記載のスルホン酸誘導体化合物。
- 前記R07が10-カンファーイルである請求項1に記載のスルホン酸誘導体化合物。
- 前記R02、R03のいずれか1つが、前記一般式(A)で表される基である請求項1~3のいずれかに記載のスルホン酸誘導体化合物。
- 下記一般式(II)、
(式中、R1、R4、R5及びR6は、水素原子を表し、R2、R3のいずれか1つは、脂環式炭化水素基、複素環基又はハロゲン原子で置換されてもよく、分岐を有してもよい炭素数4~18のアルキルチオ基;該アルキルチオ基の硫黄原子に隣接しない任意位置のメチレン基が-C(=O)-基で置換された基;該アルキルチオ基がナフタレン環に近いほうから-O-C(=O)-結合若しくは-OC(=O)-NH-結合で置換された基;または、下記一般式(C)で表される基を表し、R2、R3の残りの1つは、水素原子を表す。)で表されることを特徴とする化合物。
(式中、X4は、酸素原子又は硫黄原子を表し、Y4は、単結合又は炭素数1~4のアルカンジイル基を表し、R41は、炭素数1~12の炭化水素基を表し、R42は、炭素数1~4のアルカンジイル基を表し、R43は、分岐を有してもよい炭素数1~4のアルキル基又は炭素数3~10の脂環式炭化水素基若しくは複素環基を表し、mは、0~5を表し、mが2~5の場合複数存在するR42は同一でも異なってもよい。) - 下記一般式(III)、
(式中、R1、R4、R5及びR6は、水素原子を表し、R2、R3のいずれか1つは、脂環式炭化水素基、複素環基又はハロゲン原子で置換されてもよく、分岐を有してもよい炭素数4~18のアルキルチオ基;該アルキルチオ基の硫黄原子に隣接しない任意位置のメチレン基が-C(=O)-基で置換された基;該アルキルチオ基がナフタレン環に近いほうから-O-C(=O)-結合若しくは-OC(=O)-NH-結合で置換された基;または、下記一般式(D)で表される基を表し、R2、R3の残りの1つは、水素原子を表す。)で表されることを特徴とする化合物。
(式中、X5は、酸素原子又は硫黄原子を表し、Y5は、単結合又は炭素数1~4のアルカンジイル基を表し、R51は、炭素数1~12の炭化水素基を表し、R52は、炭素数1~4のアルカンジイル基を表し、R53は、分岐を有してもよい炭素数1~4のアルキル基又は炭素数3~10の炭化水素基若しくは複素環基を表し、mは、0~5を表し、mが2~5の場合複数存在するR52は同一でも異なってもよい。)
