Abstract

 被研磨面の平坦性および研磨後の膜厚の均一性に優れると共に、研磨速度に優れ、絶縁膜や金属膜等の被研磨物の研磨均一性にも優れた研磨を達成することができる研磨パッドおよびそれに用いるクッションを提供すること。  23°C、静荷重27.6kPa、周波数11Hzおよび振幅1μmの条件下に動的圧縮粘弾性測定を行った際に、(1)動的応力と変形の位相差が4°以下であり、(2)動的応力の最大値に対する変形量の最大値の比([変形量の最大値]/[動的応力の最大値])が0.5μm/kPa以上である研磨パッド用クッション、並びに当該研磨パッド用クッションの層および研磨層を有する研磨パッド。
