Description
明 細 書 シリコンの製造方法 技術分野
本発明はシリコンの製造方法に関する。 さらに詳しくは、 半導体級シリコンを トリクロロシランから製造する際のク口口シラン循環系において、 トリクロロシ ランの一部から太陽電池級シリコンを製造することによって、 クロ口シラン循環 系に存在する汚染物質を循環系から放出し、 それによつて高純度の半導体級シリ コンを連続して製造するシリコンの製造方法に関する。 背景技術
化学的蒸気沈着法 (C VD法) による半導体シリコンの製造は技術的に既に知 られている。
分子中に水素および塩素を有するシリコン含有物質の不均化反応の化学は技術 的に既に知られている。 固体触媒又は固体支持体上の触媒の使用も技術的に既に 知られている。 米国特許第 3, 1 4 7, 0 7 1号明細書は、 触媒として活性炭を 使用してシランおよびテトラクロロシランのような反応混合体からジクロロシラ ンを製造する方法を開示している。 米国特許第 4, 1 1 3, 8 4 5号明細書は、 トリクロロシランからジクロロシランを調製でき、 かつジクロロシランからシラ ンを調製できる方法を開示している。 この方法は、 第三アミノまたは第四アンモ ニゥム基が結合しているイオン交換樹脂である触媒を利用している。 特開平 1― 2 8 3 8 1 7号公報は、 半導体級シリコン析出反応容器から流出するジクロロシ ランをテトラクロ口シランと混合して不均化反応触媒に供することにより、 トリ クロロシランを増大させる方法を開示している。 この発明の本質はトリクロロシ ランを増大させるがしかしながらこの方法を実施すると、 製造される半導体級シ リコンの純度が徐々に低下するという問題点があつた。
発明の開示
本発明の目的は、 半導体級シリコンをトリクロ口シランから製造する際のク口 口シラン循環系において、 トリクロ口シランの一部から太陽電池級シリコンを製 造することによって、 クロ口シラン循環系に存在する汚染物質を循環系から放出 し、 それによつて半導体級シリコンを連続して製造することを可能としたシリコ ンの析出法を提供することにある。
本発明の他の目的は、 低沸点シランの損失を最小限に抑えつつ上記目的を達成 するシリコンの析出法を提供することにある。
本発明のさらに他の目的および利点は以下の説明から明らかになろう。
本発明によれば、 本発明の上記目的および利点は、
トリクロロシランの蒸気を水素ガスと共に、 加熱基体を含む析出反応器内に供 給して該加熱基体上に半導体級シリコンを生成せしめる半導体級シリコン生成ェ 程(A工程)、 前記 A工程からの流出ガスから、 水素とクロロシランを分離するク ロロシラン分離工程 (B工程)、 前記 B工程より得られる低沸点シラン成分と、 テ トラクロ口シランの混合物をク口口シランの不均化固体触媒層に流通してトリク ロロシランの比率が増大した混合物を生成せしめる不均化工程(C工程)、前記 工程より得られるトリクロロシランの比率が増大した混合物を蒸留精製してトリ クロロシランを得るトリクロロシラン分離工程 (D工程)、 及び、 前記 D工程で得 られるトリクロロシランの一部を太陽電池用シリコンに変換して回収する回収ェ 程 (E工程) よりなることを特徴とする、 シリコンの製造方法によって達成され る。
本願明細書における用語 「クロロシラン」 は、 分子中に塩素原子を有するシリ コン化合物、 代表的には、 モノクロロシラン (S i H 3 C l又は MC S )、 ジクロ ロシラン (S i H 2 C 1 2又は D C S )、 トリクロロシラン (S i H C 1 3又は T C S ) およびテトラクロロシラン (S i C 1 4又は S T C) を指す。 「低沸点シラン」 は、本発明においてはシラン(S i H4)、 M C Sおよび D C Sとして定義される。 半導体級シリコン析出反応の流出ガスの凝縮液を蒸留精製して得る T C Sは高 純度であり、 該 T C Sを半導体級シリコンの析出反応に循環する運転を継続して
も生成するシリコンは高純度に維持され、 問題はなかった。
しかしながら前記流出ガス中に含まれるジクロロシランを主成分とする低沸点 シラン混合物を、 STCなどと混合して不均化反応させ、 TCSを増大させるプ 口セスを前記の循環系に挿入すると、 それによつて得られた TCSには蒸留精製 によっても完全に分離できない不純物が混入し、 操業を継続するうちに不純物が 蓄積され、 ついには製造されるシリコンが半導体級として適切でないレベルにま で品質が低下することを見出した。
鋭意検討した結果、 本発明者らは、 このシリコン析出反応の流出ガス中に、 D C Sの沸点に近い沸点を持つリン系不純物が含有されていることを見出し、 さら にこのリン系不純物が、 不均化反応によって TCSの沸点に近い沸点を持つ不純 物に変成され、シリコンの純度を低下させる原因となっていることを突き止めた。 このリン系不純物は、 精密な化学分析によって定量可能なものの、 極めて少量 で存在するために他のクロロシランから単離されたことがなく、 よって正確な分 子式や沸点は判明していない。
本発明者らは、 不純物が S i— C 1結合に富むクロロシランと不均化反応を起 して高沸点物に変化している現象から、 分子内に S i _H結合を持つ物質である べきこと、 また DCSに近い沸点を持つこと、 などを総合的に考慮した結果、 こ のリン系不純物はシリルホスフィン (S i H3PH2:推定沸点 8〜12°C) では ないかと推測している。
すなわち、不均化反応の化学反応式を考慮すると、以下の反応式のように、(1) 式で DCSは TCSに変成され、 これと同様に (2) 式で DCSに沸点の近いシ リルホスフィンはクロロシリルホスフィンに変成されるものと推測される。
(1) SiH2Cl2 + SiCl4→ 2SiHCl3
(2) SiH3PH2 + SiCl4→ SiH2ClPH2 + SiHCl3
不均化反応前後でのクロロシランの化学分析、 および不均化反応における不純 物の変成挙動を考慮するとその推測は妥当なものであると考えられる。
本発明者らは、 精密な化学分析によつてシリコン析出反応におけるシリルホス フィン類の挙動を詳細に調査したところ、 従来の半導体級シリコンの析出反応に
おいては、 クロロシリルホスフィンと推測されるリン系不純物がシリコンと一緒 に析出物に取り込まれる確率は、 シリコン析出反応器に 1回流通させるあたり約 2 0 %に過ぎないという知見も得た。
すなわち、 短期間の操業では不均化反応によつて生成するクロロシリルホスフ ィンの影響は出現しにくかったが、 長期間の連続操業ではクロロシリルホスフィ ンは濃縮 ·蓄積され、 ついには半導体級としての品質を満足しないシリコンを製 造する結果となるメカニズムであることを理解した。
半導体級シリコンの析出反応の流出ガス中の D C Sを不均化反応に供すること によってシリコンの品質が低下する上述のメカニズムにかんがみ、 本発明者らは さらに検討を続け、 D C Sを有用な T C Sとして回収しながら、 半導体級シリコ ンの品質を維持する方法を検討した。
その結果、 上述したクロロシリルホスフィンは、 ガス温度を 5 0 0 °C以上に上 昇させることによつて分解が促進され、 リン成分がシリコンに取り込まれる確率 が向上し、 あるいは T C Sと蒸留分離しやすい他の物質に変成するという知見を 得た。
従来のベルジャーと呼ばれるシリコン析出反応炉では、 反応ガス温度を十分に 上昇させることが難しく、 リン成分がシリコンへ取り込まれる確率が小さかった が、 粒子温度が 6 0 0 °C以上の流動層方式のシリコン析出反応炉ゃ 1, 2 0 0 °C 以上に加熱したカーボンチューブ内でシリコンを析出させる析出反応炉を用いれ ば、 反応ガス温度を 5 0 0 °C以上に上昇させることができ、 効果的にクロロシリ ルホスフィンを除去できることが判明した。 同時に、 これらのシリコン析出反応 炉で製造されたシリコンは、 半導体級としては許容されないが、 太陽電池級とし ては十分に使用できる品質であることを確認し、 本発明を完成したものである。 図面の簡単な説明

前記の A工程と B工程の実施には、 前述の CVD法による半導体シリコンの製 造技術に記載されている装置および方法に類似したものが用いられる。 以下、 図 1に示した代表的な実施の形態であるプロセスフローを用いて本発明を説明する。 本発明の A工程は、 半導体級シリコン析出反応器による半導体級シリコン生成 工程である。 代表的には、 約 900°C以上に加熱された純粋なシリコン基体上に 水素 (1) と TCS (2) の混合ガスを供給し、 シリコン基体上に新たなシリコ ンを析出させる、 いわゆるシ一メンス法である。 この A工程において、 副産物と して塩化水素、 MCS、 DCS, STCが生成し、 これらの副産物は余剰の水素 および未反応の TCSとともに A工程からガス流 (3) として排出される。'
B工程は、 A工程からの流出ガスから、 水素とクロロシランを分離するクロ口 シラン分離工程である。 この B工程で用いられる手段としては、 公知の冷却凝縮 法および吸着法が好適に採用される。
B工程において、 凝縮の効率を向上させるために凝縮装置の上流にガス圧縮機 を設置すること力特に好ましい。 凝縮装置は圧縮機の下流のみに設置されてもよ いが、 A工程からの流出ガス中のクロロシラン濃度が高く、 また圧縮機内での凝 縮が好ましくない場合には、 加圧機の上流側にさらに凝縮装置を前置することが できる。 いずれの凝縮装置も冷却エネルギーを有効利用するために複数の熱交換 器で構成することができる。
B工程では、 次の C工程の不均化反応を有利に進め、 あるいはさらに引き続く D工程での蒸留分離の負荷を軽減するために、 低沸点シラン、 TCSおよび ST Cをそれぞれ主成分とする流れに分離しておくことが特に好ましい。 すなわち、 この段階で分離された TCSはそもそも不純物を含有しない高純度な TCSであ るため、 必須条件ではないが、 ライン (9) を通じて A工程のシリコン析出反応 に循環させることができる。 また TCSが大部分除去された低沸点シランおよび STCの混合物であれば、 C工程の反応容器を小さくすることができるばかりで なく、 平衡反応である不均化反応を有利に T C S側に進めることができるという 利点もある。
B工程での凝縮液を上記のようにあらかじめ低沸点シラン、 TCSおよび ST
cを主成分とする流れに分離する方法としては、 公知の蒸留塔を採用することも できるし、 多段で実施される凝縮の温度や圧力を適宜調整して沸点の異なる液を 凝縮させる、 いわゆる分縮の手法を採用することもできる。
C工程は A工程の流出ガス (3 ) に含まれる低沸点シラン類を有用な T C Sと して回収するための工程である。 これは、 上記 B工程より得られる低沸点シラン と塩素分に富むクロロシランの混合物 (4 ) をクロロシランの不均化固体触媒層 に流通することにより達成される。
塩素分に富むクロロシランとは、 より具体的には S T Cを主成分とするクロ口 シランであるが、 B工程で分離された S T C、 別に準備された S T C、 あるいは 両者の混合物から選択できる。
C工程で低沸点シランを効率よく T C Sに変換するためには、 平衡反応を生成 系側、 すなわち T C S側に進めるために、 C工程への供給物がより塩素リッチに なるように組成を調整することがよい。
C工程での不均化反応は、 液体又は蒸気流を、 固体触媒すなわち水素を含有す るシランおよび塩素を含有するシランの不均化反応に有効な触媒層に流通させる ことによって行なわれる。 不均化反応用触媒は多数あり技術的に広く知られてい る。 好適な触媒は、 活性炭、 固体基体上の窒素含有物質および固体基体上のリン 含有物質よりなる群から選ばれる。 窒素含有物質は、 例えばハロゲン化第四アン モニゥム、 第三ァミン、 ジアルキルシアナミド、 又は二トリルである。 リン含有 物質は、 例えば、 ハロゲン化第 4ホスホニゥム又はホスホルアミドである。 さら に望ましい触媒は、 有機樹脂、 例えば重合体のスチレン—ジビニルベンゼン 'マ トリックス上の窒素化合物である。
クロ口シランの不均化反応の促進は、 主として触媒層内の温度および反応物の 滞在時間または接触時間を制御することによって行う。 触媒層内の温度は、 活性 および触媒からの他の不純物を抑制する観点から、 約 1 0〜8 0 °Cの範囲内の温 度に保つことが望ましい。 滞在時間は、 触媒充填層容積を反応物の体積流量で除 して表現した場合、 約 5〜2 0分力望ましい。 2 0分以上の滞在時間は設備コス 卜が大きい。
前記温度における気相系の場合にも同時に、 約 1秒以上の滞在時間が適当な速 度の不均化を行うと考えられる。反応物組成を平衡状態にさらに近づけるために、 接触時間は約 1〜1 0秒が望ましい。 1 0秒以上の接触時間は設備コストが大き い。
図示はされていないが、 クロロシランが除去された残りの流出ガスは、 最終的 に水素を回収するために、 残りの塩化水素を水素から分離する工程に送ることが できる。 水素を微量のクロロシランと塩化水素と分離する手段としては、 周知の 方法、 例えば、 活性炭などを用いることができる。 別の既知方法はそのガス流を 水で洗浄し、 分離した水素を乾燥する方法である。 単離された水素流は若干の塩 化水素を含みうるが、 このように回収された水素 (1 ) は A工程へのリサイクル に適する。
水素 (1 ) は、 メタン等の不純物の濃度を低減するために系外にパージされる ことがある。 その場合には図示していないが別に準備された水素を水素 (1 ) に 加えることができる。
D工程は、 C工程で生成した T C Sの比率が増大したクロロシラン混合物(5 ) を蒸留のような既知の方法によって効果的に分離する工程である。 D工程によつ て蒸留分離された T C Sの大部分は、 ライン (6 ) によって A工程に返送して半 導体級シリコンの析出原料としてリサイクルすることができる。
E工程は、 半導体級シリコンの純度を維持するために、 C工程で汚染された T C Sの一部をライン(7 )を通じて半導体級シリコン製造プロセスから抜き出し、 かつ、 抜き出された T C Sを太陽電池級シリコンに変換し、 有用物として回収す る工程である。
半導体級シリコンの純度を維持するためには、 E工程では従来の半導体級シリ コンの析出反応よりも不純物がシリコンに取り込まれやすい析出方法である必要 がある。 この析出方法としては、 析出反応におけるガス温度を 5 0 0 °C以上に上 げることが必要であることはすでに述べた。 この方法としては、 例えば粒子温度 が 6 0 0 °C以上の流動層方式のシリコン析出反応炉ゃ、 1 , 2 0 0 °C以上に加熱 したカーボンチューブ内に水素と T C Sの混合ガスを流通させ、 該チューブ内壁
面でシリコンを析出させるタイプの析出反応炉が挙げられる。 特に後者は析出表 面の温度が高く、 さらにガス温度も十分に上げることができるため、 不純物をよ り効果的に除去しうる。 E工程では、 ガス温度を十分に上昇させるために内部に 断熱材を施したシーメンス法の反応容器を用いることも排除するものではない。
E工程において、上述したシリコン析出方法を用いて生成するシリコン中には、 半導体級シリコンよりも多くの不純物が含有されるが、 太陽電池級シリコンとし て十分に許容し得る程度である。
図示されていないが、 E工程内でも上述した B工程と同様のプロセスを採用し、 水素とクロロシランを分離し、水素は E工程に再循環することが好ましい。一方、 分離されたクロロシラン中のクロロシリルホスフィン濃度は低下しているため、
TCSを蒸留分離して E工程で再使用することもできるし、 分離された TCSは ライン (10) を介して A工程に返送することもできる。 また E工程で副生した 低沸点シランは、 図示されていないが、 C工程の不均化反応に供することもでき る。
F工程は、 クロロシランを補給する補給工程である。 A工程および E工程によ つてシリコンを製造するため、 系内からはシリコン元素が徐々に減少する。 これ を補い、 工業的に製造運転を継続するためには、 系内にシリコン元素を供給する 必要がある。 シリコン元素はクロロシラン、 特に TCSの形態で系内に供給する ことが好ましい。 T C Sの製造法としては冶金級シリコンと塩化水素を反応させ る方法、 あるいは冶金級シリコンと水素と四塩ィ匕珪素を反応させる方法が好適に 採用できる。
このようにして製造された別に準備されたクロロシランは、 A工程〜 E工程で 示されるプロセスのいずれかの 1ケ所または 2ケ所以上のボイントに供給するこ とができる。 最も好ましい態様としては、 別に準備された TCSは蒸留によって 高純度に精製され、 図 1中 (8) のように A工程に供給する TCSに混合する形 態で系内に供給する方法である。
B工程、 D工程、 E工程および F工程で STCが分離されるが、 これらはそれ ぞれ STC (11)、 (12)、 (13) および (14) のようにシリカ製造工程や
S T C還元工程に送付することができる。 ST C還元工程では冶金級シリコンと 水素と S T Cを反応させる方法、 または水素と S T Cを反応させる方法などが代 表的に採用される。 STCを還元して得られる TCSや低沸点シランは、 図示さ れていないが、 それぞれ適切な位置に、 別に準備されたクロロシランとして半導 体級または太陽電池級のシリコン生成工程に返送することができるため、 S T C 還元工程は本発明の F工程の一手段として位置付けることもできる。
以上のとおり、 本発明によれば、 トリクロロシランの一部から太陽電池級シリ コンを製造することによって、 クロロシラン循環系に存在する汚染物質を循環系 から放出し、 それによつて半導体級シリコンを連続して製造することを可能にし た。 実施例
以下、 実施例により本発明をさらに詳述する。 本発明はこの実施例により何ら 制限されるものではない。
実施例 1
添付図面の図 1の工程説明図を用いて、 代表的な流れを記載する。
冶金級シリコンと塩化水素を反応させて得られた粗 T C Sは蒸留精製され、 A 工程の補給液 (8) として TCS貯蔵タンクに送付された。 F工程で副生した S TCはライン (14) によって一部をシリカ製造工程に、 他の部分を STC還元 工程に送付した。 シリカ製造工程では、 水素火炎中で STCを燃焼分解する乾式 シリカ製造法が採用された。
水素 (1) と高純度トリクロロシラン (2) は、 シ メンス法のシリコン析出 反応器 (A工程) に送られた。 このシリコン析出反応器では、 比抵抗が 1, 00 0 Ω c m以上の半導体級シリコンが製造された。
シリコン析出反応器 (A工程) から排出されたガス流 (3) は、 B工程で圧縮 機の上流および下流に設置された凝縮装置によって冷却凝縮され、 ここで大部分 のクロ口シランが液化回収された。 水素中にわずかに残留するクロロシランと塩 化水素は、 活性炭吸着塔で完全に除去され、 水素は A工程に返送された ((1))。
前記凝縮液は、 蒸留塔で、 低沸点シラン、 TCS、 および STCを主成分とす る流れに分離され、 TCSは A工程に返送された ((9))。
B工程で分離された低沸点シラン液は液体 S T Cと混合して不均化反応工程 (C工程) に供給した ((4))。 不均化触媒には、 ジメチルァミンの官能基を有す る弱塩基性陰イオン交換樹脂を使用し、 温度 80°C、 圧力 190 kP aG、 滞在 時間 20分の条件で反応させた。 C工程での入り口および出口の組成は、 表 1に 示すとおりであった。 表 1
不均化反応により、 DCSはほぼ全量 TCSに変化したことがわかる。 おそら くこの過程で DCSの沸点に近いシリルホスフィンも、 TCSの沸点に近いクロ ロシリルホスフィンに変成したものと推察される。
不均化反応からの流出液 (5) は、 蒸留によって TCSと STCに分離され、 TCSの大部分は A工程に返送すべくライン (6) を通じて TCS貯蔵タンクへ 送られた。 他方 STCライン (12) を通じて抜出され、 一部は乾式シリカ製造 工程へ、 残りは STC還元工程に送られた。
半導体級シリコンの品質に影響を及ぼさないように、 クロロシリルホスフィン と思われる不純物が混入した T C Sの一部は、 T C S貯蔵夕ンクからライン( 7 ) を通じて抜き出され、 溶融析出反応器 (E工程) に供給された。 溶融析出反応器 では、 1, 450°Cに加熱した力一ボンチューブ内に水素と TCSを供給し、 太 陽電池級のシリコンを生成させた。 このとき、 反応ガス温度は約 1, 000°Cで あつ 7こ。
溶融析出反応器からの流出ガスは、 冷却凝縮して水素とクロロシランが分離さ れ、 水素は溶融析出反応器に循環し、 凝縮したクロロシラン液は蒸留され、 TC Sは E工程内で循環利用され、 S T Cはシリカ製造工程および S T C還元工程に 供給された。
ライン (2) とライン (7) における TCSの供給比率を、 10 : 1とし、 Ί 2時間連続運転した。 このときの半導体級シリコン析出反応器で得られたシリコ ンの、 平均比抵抗は約 2, 500 Qcmであった。 また溶融析出反応器で得られ た太陽電池級シリコンの比抵抗は、 80 Ω mであった。
上記の如く、 不均化反応に供され、 汚染を受けた TCSの一部を溶融析出反応 器に供給することでクロロシリルホスフィンと推測されるリン系不純物を減少さ せることができたが、 太陽電池級シリコン中に不純物が取り込まれただけの効果 としては効果が大きすぎる。 溶融析出反応器におけるガス温度が 800°Cを超え たため、 クロロシリルホスフィンの S i— H、 S i— C l、 P— Hなどの結合が 切れ、 シリルホスフィンがさらに塩素化されたか、 あるいは他の沸点の高いリン 系化合物に変化したため、 ライン (12) から系外に排出されたためと推測され る。
一方、 半導体級シリコンの析出反応器 (シェルが水冷ジャケットより成るベル ジャー型反応器) では、 ガスの平均温度は 200°Cにしかならないため、 クロ口 シリルホスフィンは分解されにくいものと考えられた。
比較例 1
ライン (7) からの TCSの抜き出しを止め、 半導体級シリコン析出系だけの 循環運転を行ったところ、 約 12時間後から比抵抗が下がり始め、 約 48時間後 には析出シリコンの比抵抗が 50 OQcm以下になり、 半導体グレードとしての 品質が維持されなくなつた。 トリクロ口シランの純度を精密な化学分析法で測定 したところ、 定性はできなかったが、 リン濃度が約 1 p p b aにまで高くなつて いること力判明した。
Claims
1 . トリクロロシランの蒸気を水素ガスと共に、 加熱基体を含む析出反応器内 に供給して該加熱基体上に半導体級シリコンを生成せしめる半導体級シリコン生 成工程(A工程)、 前記 A工程からの流出ガスから、 水素とクロロシランを分離す るクロロシラン分離工程( B工程)、前記 B工程より得られる低沸点シラン成分と、 テトラクロロシランの混合物をクロ口シランの不均化固体触媒層に流通してトリ クロロシランの比率が増大した混合物を生成せしめる不均化工程(C工程)、前記 C工程より得られるトリクロロシランの比率が増大した混合物を蒸留精製してト リクロロシランを得るトリクロロシラン分離工程(D工程)、 及び、 前記 D工程で 得られるトリクロ口シランの一部を太陽電池用シリコンに変換して回収する回収 工程 (E工程) よりなることを特徴とする、 シリコンの製造方法。
2 . 回収工程 (E工程) 力 トリクロロシランを水素と混合して、 反応ガスの 平均温度を 5 0 0 °C以上に上昇させてシリコンを析出させる工程よりなる請求項
1に記載の方法。
3 . トリクロロシランと水素とを 6 0 0 °C以上に加熱された粒子温度をもつシ リコン流動層に供給することにより反応ガスの平均温度を 5 0 0 °C以上に上昇さ せる請求項 2に記載の方法。
4. トリクロロシランと水素とを 1, 2 0 0 °C以上に加熱されたカーボンチュ ーブよりなる反応器に供給することにより反応ガスの平均温度を 5 0 0 °C以上に 上昇させる請求項 2に記載の方法。
5 . A工程〜 E工程のいずれかに、 別に準備されたクロロシランを補給する補 給工程 (F工程) をさらに含む請求項 1〜4のいずれかに記載の方法。
