技術分野
[0001] 本発明は、温度調整方法、熱処理装置および半導体装置の製造方法に関するも のである。
背景技術
[0002] 従来、半導体製造装置では、炉内の温度を適切な温度に維持し若しくは炉内を指 定した温度変化に追従させる必要があるため、予め設定した目標温度の温度変化パ ターンに基づいて制御装置がヒータの制御を行っている(例えば、特許文献 1参照。

発明の開示
発明が解決しょうとする課題
[0003] 従来技術である PID演算による帰還制御を用いると、目標値(目標温度)と実測値 との偏差が大きくなつたことを認識した後で操作量を変化させるという後追い制御で あるため、大きなオーバーシュートあるいはアンダーシュートが発生してしまい、その 結果安定状態を得るまで多くの時間を要してしまう場合がある。そのため、熟練した 作業者により、目標温度との誤差を少なくするための調整 (PID演算のために予め設 定するパラメータの調整)を繰り返し行うため、多くの調整時間や費用を要しており、 作業効率の向上およびコストダウンの妨げとなっている。
[0004] 本発明は上述した問題点を解決するためになされたものであり、作業効率の向上 およびコストダウンに寄与することのできる温度調整方法、熱処理装置および半導体 装置の製造方法を提供することを目的とする。
課題を解決するための手段
[0005] 上述した課題を解決するため、本発明に係る温度調整方法は、基板を処理する処 理室内を加熱する加熱手段と、該加熱手段を制御する加熱制御部と、前記処理室 内の温度を検出する第一および第二の温度検出手段とを備え、該第一の温度検出 手段は前記第二の温度検出手段よりも前記基板に近い位置に配置され、該第二の 温度検出手段は前記第一の温度検出手段よりも前記加熱手段に近い位置に配置さ れる熱処理装置における温度調整方法であって、前記加熱制御部により、前記第一 の温度検出手段による検出温度が所定の目標温度となるように、積分演算、微分演 算および比例演算を行って前記加熱手段を制御する第一の工程と、前記第一のェ 程おける前記加熱手段の制御において前記第一の温度検出手段により検出される 検出温度に基づき、前記加熱制御部によって前記加熱手段を制御するための第一 の操作量をパターンィ匕し第一の出力制御パターンを求める第二の工程と、前記第二 の工程で求めた第一の出力制御パターンに基づいて前記加熱制御部により前記カロ 熱手段を制御する第三の工程と、前記第三の工程における前記加熱手段の制御に おいて前記第二の温度検出手段により検出される検出温度に基づき、前記加熱制 御部によって前記加熱手段を制御するための第二の操作量の少なくとも一部をバタ ーン化し第二の出力制御パターンを求める第四の工程とを有することを特徴とするも のである。

[0007] また、上述のような構成の温度調整方法において、前記第四の工程は、前記第三 の工程における前記加熱手段の制御において前記第二の温度検出手段により検出 される検出温度の、昇温開始時から最大温度時までの間の熱量を求め該熱量の中 力 前記比例演算による出力分を差し引いた熱量を用いて前記昇温開始時力 最 大温度時までの前記第二の操作量の少なくとも一部をパターン化することにより前記 第二の出力制御パターンを求める構成とすることもできる。
[0008] また、本発明に係る熱処理装置は、基板を処理する処理室内を加熱する加熱手段 と、該加熱手段を制御する加熱制御部と、前記処理室内の温度を検出する第一およ び第二の温度検出手段とを備え、該第一の温度検出手段は前記第二の温度検出手 段よりも前記基板に近い位置に配置され、該第二の温度検出手段は前記第一の温 度検出手段よりも前記加熱手段に近い位置に配置される熱処理装置であって、前記 加熱制御部は、前記第一の温度検出手段による検出温度が昇温開始時の温度から 目標温度となるように積分演算、微分演算および比例演算を行って前記加熱手段を 制御した際に、前記第一の温度検出手段により検出される検出温度に基づき、前記 加熱手段を制御するための第一の操作量をパターンィ匕して第一の出力制御パター ンを求め、該第一の出力制御パターンに基づいて前記加熱手段を制御した際の前 記第二の温度検出手段により検出される検出温度に基づき、前記加熱手段を制御 するための第二の操作量の少なくとも一部をパターンィ匕し第二の出力制御パターン を求めることを特徴とするものである。

[0010] また、上述のような構成の熱処理装置において、前記加熱制御部は、前記第一の 温度検出手段により検出された検出温度が前記目標温度を超えるよう予め設定され た許容値よりもオーバーシュート量が大き!/、場合には、該オーバーシュート量を低減 させるよう、前記昇温開始時の温度から前記目標温度へ変化させ前記目標温度に 安定させるまでの過程における期間中の総熱量と、該総熱量中の昇温するために必 要な昇温熱量と、前記目標温度を超えてオーバーシュートしているオーバーシュート 熱量とを求め、前記総熱量と該オーバーシュート熱量との比であるオーバーシュート 温度比率を求め、前記昇温熱量から前記オーバーシュート温度比率分を差し引いて 求めた熱量に基づいて、前記第一の出力制御パターンを求める構成とすることもでき る。
[0011] また、上述のような構成の熱処理装置において、第一の出力制御パターンに基づ いて前記加熱制御部は、前記加熱手段を制御した際の前記第二の温度検出手段に より検出される検出温度が示す昇温開始時力 最大温度時までの熱量を求め該熱 量の中から前記比例演算による出力分を差し引いた熱量を用いて前記昇温開始時 力も最大温度時までの前記第二の操作量の少なくとも一部をパターンィ匕することによ り前記第二の出力制御パターンを求める構成とすることが好ましい。 [0012] また、上述のような構成の熱処理装置において、前記第二の出力制御パターンに 基づいて前記基板の処理を行う際には、前記目標温度へ昇温している期間中は、前 記加熱制御部により、前記第一の温度検出手段にて検出された温度を前記目標温 度から減算した結果を用いて、比例演算および微分演算を行った結果と、前記第二 の出力制御パターンとに基づいて前記第二の操作量を演算し、該演算された第二の 操作量力 前記第二の温度検出手段にて検出された温度を減算して得られる結果 を用いて比例演算、微分演算、および積分演算しつつ、前記加熱手段を制御し、前 記目標温度で安定した際には、前記加熱制御部により、前記第一の温度検出手段 にて検出された温度を前記目標温度から減算した結果を用いて、比例演算、微分演 算および積分演算を行った結果と、前記第二の出力制御パターンとに基づいて第三 の操作量を演算し、該演算された第三の操作量から前記第二の温度検出手段にて 検出された温度を減算して得られる結果を用いて比例演算、微分演算、および積分 演算しつつ、前記加熱手段を制御し前記基板を処理する構成とすることもできる。

発明を実施するための最良の形態
[0015] 以下、本発明の実施の形態について図面を参照しつつ説明する。本発明は、熱処 理装置での温度制御における、加熱手段に入力する操作量を比例 '積分'微分 (PI
D)演算による帰還制御を用いて、当該加熱手段から出力される制御量を制御する 制御方式の自動温度調整手順に関するものである。

図 1は本発明の第 1の実施の形態による熱処理装置について説明するための機能 ブロック図、図 2は同装置における反応管周辺の構成の詳細について説明するため の図である。

[0022] 反応管 5の排気口 19からは、反応管 5内を流れるガスが排出される。反応管 5の排 気口 19には、圧力調節器 (例えば APC) 13に連結されたガスの排気管 8が接続され ており、反応管 5内の圧力を圧力検出手段 (以下、圧力センサ 14)により検出し、反 応管 5内の圧力を所定の圧力にするように圧力制御部 73により APC13を制御する。

[0024] 反応管 5の外周には加熱手段 (以下、ヒータ 1)が同心円状に配置されている。ヒー タ 1は、反応管 5内の温度を上位コントローラ Ucで設定された処理温度にするよう温 度検出手段 (以下、ヒータ熱電対 2、カスケード熱電対 3)により温度を検出し、温度 制御部 71により制御する。ここでヒータ熱電対 2はヒータ 1の温度を、カスケード熱電 対 3は均熱菅 6と反応菅 5の間の温度を検出する役割を有している。具体的には、ヒ ータ 1は、炉内温度をより高精度に制御するために複数のゾーン (例えば、 Uゾーン、 CUゾーン、 CLゾーン、 Lゾーンなど)に分割されており、ヒータ 1により構成される複 数の加熱ゾーン力 の温度検出値と温度設定値との偏差に基づいて、加熱ゾーン毎 にヒータへのパワー制御信号が出力され、温度制御が行われる。なお、ヒータ熱電対 2もカスケード熱電対 3も、ヒータ 1の複数のゾーンに対応するようにそれぞれのゾー ンに応じた位置で検出するように複数の検出点を有する。
[0025] ここではカスケード熱電対 3は反応菅 5とボート 4の間に設置され、反応菅 5内の温 度を検出することもできるような構成となっているが、カスケード熱電対 3とヒータ熱電 対 2の配置は、ヒータ 1とウェハ 4aとの間にそれぞれ配置され、カスケード熱電対 3は ヒータ熱電対 2よりウェハ 4aにより近く配置され、ヒータ熱電対 2は、カスケード熱電対 3よりヒータ 1側により近く配置されればよい。
[0026] 次に、処理炉 91における酸化、拡散処理方法の一例を説明する。まず、ボートエレ ベータ 9によりボート 4を下降させる。ボート 4は、複数枚のウェハ 4aを保持する。次い で、ヒータ 1により加熱しながら、反応管 5内の温度を所定の温度にする。ガス供給管 11に接続された MFC12により予め反応管 5内を不活性ガスで充填しておき、ボート エレベータ 9により、ボート 4を上昇させて反応管 5内に移し、反応管 5の内部温度を 所定の処理温度に維持する。反応管 5内を所定の圧力に保った後、回転軸 17により 、ボート 4およびボート 4上に保持されているウェハ 4aを回転させる。同時にガス供給 管 11から処理用のガスを供給若しくは水分発生器から水蒸気を供給する。供給され たガスは、反応管 5を下降し、ウェハ 4aに対して均等に供給される。
[0027] 酸化'拡散処理中の反応管 5内では、排気管 8を介して排気され、所定の圧力にな るよう APC13により圧力が制御され、所定時間、酸化 ·拡散処理を行う。
[0028] このようにして酸ィ匕 ·拡散処理が終了すると、次のウェハ 4aの酸ィ匕 ·拡散処理に移 るべぐ反応管 5内のガスを不活性ガスで置換するとともに、圧力を常圧にし、その後 、ボートエレベータ 9によりボート 4を下降させて、ボート 4および処理済のウェハ 4aを 反応管 5から取り出す。反応管 5から取り出されたボート 4上の処理済のウェハ 4aは、 未処理のウェハ 4aと交換され、再度前述同様にして反応管 5内に上昇され、酸化' 拡散処理が成される。
[0029] 次に、図 1に示す温度制御部 71について説明する。なお、温度制御部 71は、前述 の加熱ゾーンごとに、ヒータ 1、カスケード熱電対 3、ヒータ熱電対 2それぞれに応じて 制御するが、以下の説明では、特別説明のない限り、そのうちの 1つの加熱ゾーンに 対しての説明であるものとする。

[1] 基板を処理する処理室内を加熱する加熱手段と、該加熱手段を制御する加熱制 御部と、前記処理室内の温度を検出する第一および第二の温度検出手段とを備え、 該第一の温度検出手段は前記第二の温度検出手段よりも前記基板に近い位置に配 置され、該第二の温度検出手段は前記第一の温度検出手段よりも前記加熱手段に 近い位置に配置される熱処理装置における温度調整方法であって、
前記加熱制御部により、前記第一の温度検出手段による検出温度が所定の目標 温度となるように、積分演算、微分演算および比例演算を行って前記加熱手段を制 御する第一の工程と、
前記第一の工程おける前記加熱手段の制御において前記第一の温度検出手段 により検出される検出温度に基づき、前記加熱制御部によって前記加熱手段を制御 するための第一の操作量をパターンィ匕し第一の出力制御パターンを求める第二のェ 程と、
前記第二の工程で求めた第一の出力制御パターンに基づいて前記加熱制御部に より前記加熱手段を制御する第三の工程と、

前記加熱制御部は、前記第一の温度検出手段により検出された検出温度が前記 目標温度を超えるよう予め設定された許容値よりもオーバーシュート量が大きい場合 には、該オーバーシュート量を低減させるよう、前記昇温開始時の温度から前記目標 温度へ変化させ前記目標温度に安定させるまでの過程における期間中の総熱量と、 該総熱量中の昇温するために必要な昇温熱量と、前記目標温度を超えてオーバー シュートしているオーバーシュート熱量とを求め、前記総熱量と該オーバーシュート 熱量との比であるオーバーシュート温度比率を求め、前記昇温熱量力 前記オーバ 一シュート温度比率分を差し引いて求めた熱量に基づいて、前記第一の出力制御 パターンを求める熱処理装置。

前記目標温度へ昇温している期間中は、前記加熱制御部により、前記第一の温度 検出手段にて検出された温度を前記目標温度から減算した結果を用いて、比例演 算および微分演算を行った結果と前記第二の出力制御パターンとに基づいて前記 第二の操作量を演算し、該演算された第二の操作量から前記第二の温度検出手段 にて検出された温度を減算して得られる結果を用いて比例演算、微分演算および積 分演算しつつ、前記加熱手段を制御し、
前記目標温度で安定した際には、前記加熱制御部により、前記第一の温度検出手 段にて検出された温度を前記目標温度から減算した結果を用いて、比例演算、微分 演算および積分演算を行った結果と前記第二の出力制御パターンとに基づいて第 三の操作量を演算し、該演算された第三の操作量から前記第二の温度検出手段に て検出された温度を減算して得られる結果を用いて比例演算、微分演算および積分 演算しつつ、前記加熱手段を制御し前記基板を処理する熱処理装置。
[9] 基板を処理する処理室内を加熱する加熱手段と、該加熱手段を制御する加熱制 御部と、前記処理室内の温度を検出する第一および第二の温度検出手段とを備え、 該第一の温度検出手段は前記第二の温度検出手段よりも前記基板に近い位置に配 置され、該第二の温度検出手段は前記第一の温度検出手段よりも前記加熱手段に 近!、位置に配置される熱処理装置であって、
前記加熱制御部は、前記第一の温度検出手段による検出温度が所定の目標温度 となるように積分演算、微分演算および比例演算を行って前記加熱手段を制御した 際に、前記第一の温度検出手段により検出される検出温度に基づき、前記加熱手段 を制御するための第一の操作量をパターンィ匕して第一の出力制御パターンを求め、 該第一の出力制御パターンに基づいて前記加熱手段を制御した際の前記第二の温 度検出手段により検出される検出温度に基づき、前記加熱手段を制御するための第 二の操作量の少なくとも一部をパターンィ匕し第二の出力制御パターンを求める熱処 理装置を用いて基板の処理を行う半導体装置の製造方法であって、
基板を処理室内に搬入する工程と、
前記加熱制御部が前記第二の操作量の少なくとも一部として前記第二の出力制御 パターンを用いて前記加熱手段を制御しつつ前記処理室内に搬入された基板を処 理する工程と、
前記基板を処理室から搬出する工程と
を有する半導体装置の製造方法。
