Abstract

本発明の現像廃液の処理方法は、水酸化テトラアルキルアンモニウム水溶液を含む現像廃液中のテトラアルキルアンモニウム(TAA)濃度と金属不純物の含有量とを測定し、測定されたTAA当りの金属不純物含量に応じて、前記現像廃液を精製処理して、前記現像液として使用される水酸化TAA水溶液を再生する工程、前記現像廃液を廃棄処理工程或いは現像液として未使用の水酸化TAA水溶液を用いて希釈を行った後、希釈された現像廃液を精製処理して、前記現像液として使用される水酸化TAA水溶液を再生する工程を選択するものであり、各工程の選択の基準となるTAA当りの金属不純物含量を50ppmに設定したことを特徴とする。この方法によれば、フォトレジスト現像工程より排出される水酸化TAAを含む現像廃液を、長期間にわたって安定に精製処理を行うことができ、その結果、高い精度が要求されるフォトレジスト現像工程にも現像液として再利用し得る高純度の水酸化TAA水溶液を再生することができる。

明細書 現像廃液の処理方法 ぐ技術分野 >
本発明は、 半導体デバイス (L S I等) 、 液晶ディスプレイ (L C D ) 、 プリ ント基板等の電子部品等の製造工程中のフォトレジス卜現像工程から回収される 現像廃液の処理方法に関する。 詳しくは、 上記現像工程より回収される使用済み 水酸化テトラアルキルアンモニゥ厶水溶液 (現像廃液) を長期間にわたって安定 に精製処理して現像液として再利用することが可能な現像廃液の処理方法に関す る。
<背景技術 >
半導体デバイス、 液晶ディスプレイ、 プリント基板等の電子部品の製造工程で は、 ウェハー等の基板上にネガ型またはポジ型のフォ卜レジストの皮膜を形成し、 マスクを介して所定のパターンで光をフォトレジスト皮膜に照射し、 次いで、 現 像液により不要のフォトレジス卜を溶解する現像工程が存在する。 このような現 像の後、 エッチング液によってフォトレジス卜が除去された部分の基板表面をェ ツチングすることにより、 例えば所定の回路パターンが基板表面に形成される。 上記現像液としては、 アルカリ溶解による現像の場合、 水酸化テトラアルキルァ ンモニゥム (水酸化 T A A ) 水溶液が多く用いられるようになつてきた。
上記のような現像が行われたとき、 かかる現像工程から排出された使用済みの 水酸化 T A A水溶液 (即ち、 現像廃液) には、 通常、 フォトレジストが溶解して いるが、 近年、 現像液の利用率を高めるために、 現像廃液をナノフィルタ一等の 膜に透過させ、 透過液を精密ろ過器で処理してパーティクル等の固形分を除去し た後、 現像工程に循環供給する方法が採用されるようになった (特許文献 1参 照) 。
一方、 使用済みの水酸化 T A A水溶液である現像廃液を精製処理して、 再利用 することも試みられており (特許文献 2参照) 、 例えば、 このような精製処理方 法として、 現像廃液を中和処理してフォトレジストを析出させ、 析出したフォト レジストを除去した後、 得られる T A A塩を電気分解することによって現像液と して使用する水酸化 T A A水溶液を再生する方法が知られている。
しかしながら、 前記特許文献 1の方法は、 現像工程に再利用される使用済み水 酸化 T A A水溶液の純度が低く、 現像特性が低下するため、 精密な微細な配線層 などを形成するための現像工程などに適用することができず、 精度の要求されな い現像工程に適用されるに過ぎない。 また、 精度が要求される現像工程に適用す る場合には、 現像廃液は循環されず、 精度の要求されない現像工程で再利用され るに過ぎない。
また、 特許文献 2のような精製処理を行う場合、 電解等による精製処理を行つ ても十分な純度に回復しなかつたり、 電解槽等の精製装置にトラブルが発生した りして、 長期間の運転を困難とするという問題が生じる。 具体的には、 電解等に よる精製処理を行う場合、 電解槽のイオン交換膜が劣化し、 被処理液である使用 済み水酸化 T A A水溶液を十分な純度に回復することができなくなリ、 さらには 電解槽の電圧が上昇したりして、 長期間の安定運転に支障を来たしていたのが実 情である。

<発明の開示 > したがって、 本発明の目的は、 フォトレジスト現像工程より排出される水酸化 T A Aを含む現像廃液を、 長期間にわたって安定に精製処理を行うことができ、 その結果、 高い精度が要求されるフォトレジスト現像工程にも現像液として再利 用し得る高純度の水酸化 T A A水溶液を再生することが可能な現像廃液の処理方 法を提供することにある。
本発明者等は、 上記技術課題を解決すべく鋭意研究を行ってきた。 その結果、 現像工程の内で循環使用することを繰り返すうちに蓄積される微量の金属不純物 含量が電気分解を利用した精製処理に大きな影響を与え、 この金属不純物含量に 応じて、 現像廃液の処理プロセスを変えることにより、 高純度の水酸化 T A A水 溶液を長期間安定して再生し得ることができるとの新規な知見を見出し、 本発明 を完成するに至った。
本発明によれば、 水酸化テトラアルキルアンモニゥム水溶液が現像液として使 用されるフォトレジス卜現像工程よリ回収された現像廃液の処理方法において、 前記現像廃液中のテトラアルキルアンモニゥ厶濃度と金属不純物の含有量とを 測定し、
各金属不純物の含有量が、 何れも、 テトラアルキルアンモニゥム当リ
5 0 p p m以下の時には、 前記現像廃液を精製処理して、 前記現像液として使用 される水酸化テトラアルキルアンモニゥム水溶液を再生し、
少なくとも 1種の金属不純物含有量が、 テトラアルキルアンモニゥム当リ 5 0 p p mより高い時には、 前記現像廃液を廃棄処理するか、 或いは 5 0 p p mより 大きい値を示す金属不純物の含有量が 5 0 p p m以下となるように、 現像液とし て未使用の水酸化テトラアルキルアンモニゥ厶水溶液と混合して希釈し、 希釈さ れた現像廃液を精製処理して、 前記現像液として使用される水酸化テトラアルキ ルアンモニゥム水溶液を再生することを特徴とする現像廃液の処理方法が提供さ れる。
本発明においては、 フォトレジスト現像工程から回収された水酸化テトラアル キルアンモニゥム (水酸化 T A A ) を含む現像廃液を処理するにあたって、 各種 の金属不純物含量を測定する工程 (検査工程) を設け、 かかる検査工程で測定さ れた T A A当りの金属不純物含量に応じて、 現像廃液の処理プロセスを変える点 に顕著な特徴を有している。
即ち、 T A A当りの金属不純物含量が所定値 (5 0 p p m ) 以下と少ない場合 に、 現像廃液の精製処理を行って水酸化 T A A水溶液を再生するため、 精製処理 を長期間安定して行うことができ、 また、 再生された水酸化 T A A水溶液は高純 度であり、 例えば高い精度が要求されるフォトレジスト現像工程にも現像液とし て再利用可能となる。
一方、 T A A当りの金属不純物含量が所定値 (5 0 p p m ) よりも多い場合に は、 現像廃液を廃棄処理するが、 所定値以下となるように高純度の水酸化テトラ アルキルアンモニゥム水溶液と混合して希釈することによリ、 この希釈液を精製 処理して、 水酸化 T A A水溶液を再生することもでき、 この場合にも、 精製処理 を長期間安定して行うことができ、 また、 再生された水酸化 T A A水溶液を、 高 い精度が要求されるフォトレジスト現像工程に現像液として再利用することがで きる。
尚、 金属不純物含量の多い現像廃液を廃棄処理する場合には、 これをセメント 製造設備の特定の箇所に供給することにより、 廃水処理等の労力を負うことなく、 安全に且つ効率よく廃棄することができる。

<発明を実施するための最良の形態 > 図 1 を参照して、 本発明による現像廃液の処理方法においては、 現像工程 1で 排出され、 回収された現像廃液 2を、 濃縮工程 3を介して検査工程 4に供給し、 検査工程 4での現像廃液中の金属不純物含量の値に応じて、 精製処理工程 5、 廃 棄処理工程 6或いは希釈精製処理工程 7に供し、 精製処理工程 5或いは希釈精製 処理工程 7で再生された現像液は、 例えば現像工程 1に循環供給されて再利用さ れ^。
(現像工程 1 )
本発明において、 現像工程 1は、 各種電子部品、 例えば、 半導体デバイス、 液 晶ディスプレイ、 プリント基板等の製造工程において採用されるフォトレジスト 現像工程であり、 特に水酸化 T A A水溶液を現像液として使用するフォ卜レジス ト現像工程である。
上記の現像液に使用される水酸化 T A Aの具体例としては、 水酸化テトラメチ ルアンモニゥム、 水酸化テ卜ラエチルアンモニゥム、 水酸化テトラプロピルアン モニゥム、 水酸化テトラプチルアンモニゥム、 水酸化メチル卜リエチルアンモニ ゥム、 水酸化トリメチルェチルアンモニゥム、 水酸化ジメチルジェチルアンモニ ゥム、 水酸化トリメチル (2—ヒドロキシェチル) アンモニゥム、 水酸化トリェ チル (2—ヒ ドロキシェチル) アンモニゥム、 水酸化ジメチルジ (2—ヒ ドロキ シェチル) アンモニゥム、 水酸化ジェチルジ (2—ヒ ドロキシェチル) アンモニ ゥム、 水酸化メチルトリ (2—ヒドロキシェチル) アンモニゥム、 水酸化ェチル トリ (2—ヒ ドロキシェチル) アンモニゥム、 水酸化テトラ (2—ヒ ドロキシェ チル) アンモニゥム等を挙げることができる。 このような現像液の水酸化 T A A の濃度は、 水酸化 T A Aの種類によっても異なるが、 通常、 1乃至 5質量%程度 である。
このような現像液は、 例えば配線層を形成する金属材料からなる基板表面にコ 一卜されたフォトレジス卜層から余剰のフォトレジス卜 (例えば光照射されてい ない部分のフォトレジスト) を除去するために使用される。
(現像廃液 2 )
従って、 上記の現像工程 1から排出される現像廃液 2には、 水酸化 T A Aと共 に、 現像液に溶解したフォトレジストや基板材料である金属を含有している。 本 発明においては、 このような現像廃液 2は、 ナノフィルタ一等に透過させたり、 精密ろ過器で処理したりしてフォトレジス卜やパーティクル等の固形分を除去し た後に、 以下の工程にしたがって再利用される。
上記のように回収された現像廃液 (使用済み水酸化 T A A水溶液) は、 溶解し ているフォトレジス卜、 該フォ卜レジス卜に由来する界面活性剤成分や有機溶剤 成分などの有機不純物: 及び、 基板表面の金属配線材料に由来する A Iや C u、 現像液を収容する容器や現像液の供給や回収などに使用される S U S等の配管材 料に由来する F e , C r , N i 、 界面活性剤に由来する N aなどの金属不純物を 含有しており、 特に、 工場、 装置によっての汚染度合によっても異なるが、 各種 の金属不純物は、 現像廃液中のテトラアルキルアンモニゥム (TAA) 当り、 そ れぞれ 5 O O p p b〜 1 O O p pmの範囲にあり、 中でも A I 、 C uの含量は、 他の金属不純物含量に比して著しく多い。 このような現像廃液 2を、 そのまま、 精製処理した場合、 電解設備、 透析設備等の精製処理装置が短時間でダメージを 受け、 ひいては得られる精製水酸化 T A A水溶液 (再生現像液) の純度の低下を 招くという問題を生じることがあり、 このような問題は、 既に述べたように、 上 記の金属不純物含量が多いほど顕著となるため、 本発明では、 現像廃液 2を以下 で述べる検査工程 4を経て精製に付するものである。
(濃縮工程 3)
現像廃液 2を検査工程 4に付するに先立って、 先ず、 濃縮工程 3で濃縮を行い、 現像廃液 2中の TAA濃度を高めておくことが好ましい。 即ち、 現像工程 1で使 用される現像液の水酸化 T A Aの濃度は、 先に述べたように 1乃至 5質量%であ リ、 このため、 現像工程 1から回収される現像廃液中の TAA濃度は、 通常、 数%程度である。 このような濃度で T A A (水酸化 TAA) を含む現像廃液 2は、 極めて発泡を生じ易いという性質を有している。 このため、 精製工程等へ現像廃 液 2を移送する際において、 発泡により、 流量のバラツキなどの配管内でのトラ ブルや、 移送先のタンクへの充填不良などを生じることがある。 本発明において は、 現像廃液 2の濃縮を行い、 例えば廃液中の T A A濃度を 1 0質量%以上、 好 ましくは、 1 5〜 25質量%程度に高めておくことにより、 上記のような発泡に よる不都合を有効に防止することができる。 また、 濃縮により、 現像廃液 2の移 送にかかる負担も軽減される。
尚、 濃縮方法は特に制限されるものではないが、 一般には、 発泡の影響を受け 難い薄膜蒸発器を用いて濃縮を行うことが好適である。
(検査工程 4)
本発明においては、 上記のように濃縮された現像廃液 2を検査工程 4に付し、 現像廃液 2中のテトラアルキルアンモニゥム (TAA) 濃度、 各種の金属不純物 含量を測定し、 T A A当りの金属不純物含量に応じて、 引き続いて行われる処理 工程を選択することが必要である。
即ち、 本発明では、 T A A当りの金属不純物含量の基準値を 50 p pmに設定 し、 各種の金属不純物の含有量の測定値が、 何れも、 該基準値以下の場合には、 現像廃液 2を後述する精製処理工程 5に付し、 何れかの金属不純物の含有量が上 記基準値を超える場合には、 廃棄処理工程 5或いは希釈精製処理工程 6に付する。 このように、 金属不純物含有量に応じて以降の処理工程を選択することにより、 金属不純物による精製処理工程 5への悪影響 (イオン交換樹脂やイオン交換膜の 劣化、 および電解槽での電圧上昇) を効率よく回避し、 精製処理を長期間にわた つて安定して行うことができ、 また高純度の水酸化 T A A水溶液を再生すること が可能となるのである。
また、 本発明においては、 現像廃液 2を精製処理工程 5に付する場合には、 各 金属不純物の含有量が基準値以下であると同時に、 その総量が T A A当り 1 2 0 p p m以下、 特に 1 0 0 p p m以下であることが好ましい。 即ち、 各種金属不純 物の合計量があまり多い場合にも、 金属不純物による精製処理工程 5への上述し た悪影響が大きくなるからである。 従って、 金属不純物含量の総量が上記範囲を 超える場合には、 廃棄処理工程 6或いは希釈精製処理工程 7に付することが好適 である。
本発明においては、 原理的には、 現像廃液 2中に含まれる全ての種類の金属不 純物について、 その含有量を測定すべきであるが、 先にも述べたように、 A I 、 C u、 N aの含量は、 他の金属不純物含量に比して著しく多い。 従って、 他の金 属不純物 (例えば F e , C r , N i等) については測定を行わず、 A I 、 C u及 び N aの 3種の金属不純物についてのみ、 その含有量の測定を行い、 前述した基 準値に基づく管理を行うこともでき、 これにより、 検査労力を軽減することがで さる。
また、 上記のような検査工程 4では、 T A A当りの有機不純物のトータル含量 を測定し、 このトータル含量が必要以上に大きい場合 (例えば、 T A A当り 2質 量%以上、 特に 5質量%以上) において、 現像廃液 2を精製処理工程 5に付する 場合には、 予め、 現像液としては未使用の水酸化 T A A水溶液、 特に後述する高 純度水酸化 T A A水溶液を用いて現像廃液 2を希釈し、 有機不純物のトータル含 量を、 上記範囲よりも少ない値に調整しておくことが好ましい。 この有機不純物 は、 先に述べたように、 フォトレジスト、 該フォトレジストに由来する界面活性 剤成分や有機溶剤成分などに由来するものであり、 このような有機不純物のトー タル含量を低減させることにより、 精製処理工程 5での負担を軽減し、 例えば電 解槽での電極の消耗や電圧上昇を有効に抑制し、 処理効率を高めることができる。 尚、 上述した検査工程 4での各種成分の含有量の測定は、 現像廃液 2をサンプ リングし、 それ自体公知の方法で行うことができる。 例えば T A A濃度は、 電位 差滴定法によって測定することができ、 各種金属不純物含量は、 誘導結合プラズ マ質量分析装置 ( 1 C P— M S ) によって測定することができ、 また有機不純物 のトータル含量は、 1 0 0 °Cにおける過マンガン酸カリウムによる酸素消費量
(J I S K 0101 ) 法や吸光光度計により吸光度を測定することによって算出するこ とができる。
(精製処理工程 5 )
本発明において、 金属不純物含量が前述した基準値以下の場合には、 現像廃液 2を精製処理工程 5に供給し、 精製処理が行われる。 かかる精製処理は、 図 2に 示すように、 中和■分離工程 1 1 と電解工程 1 3とからなる。
中和■分離工程 1 1では、 現像廃液 2中に含まれる水酸化 T A Aを中和し、 テ トラアルキルアンモニゥム塩 (T A A塩) を形成させることにより、 現像廃液 2 中に溶解しているフォトレジストを析出せしめ、 析出したフォトレジストを分離 することにより、 T A A塩水溶液 1 5を得る。 水酸化 T A Aの中和に用いる酸性 物質としては、 特に制限されるものではないが、 一般には、 塩酸や炭酸ガスが使 用される。
また、 析出したフォトレジス卜の分離手段も特に制限されるものではないが、 一般には、 ろ過が好適である。 この場合、 ろ過助剤として、 活性炭、 セルロース、 珪藻土等を使用することが、 析出したフォトレジスト以外の微細な固形分 (有機 不純物や金属不純物からなる) を除去する上で好ましく、 さらに金属不純物を除 去するために、 ろ過後の液をイオン交換樹脂と接触させることもできる。
中和■分離工程 1 1で得られた T A A塩水溶液 1 5は、 続いて電解工程 1 3に おいて電気分解される。 この電気分解により、 T A A塩より水酸化 T A Aが生成 し、 精製水酸化 T A A水溶液、 即ち、 再生現像液 1 7が得られる。
T A A塩の電解は、 陽イオン交換膜によって隔てられた陽極室と陰極室とを備 えた電解槽を用いて行われる。 即ち、 陽極室に T A A塩水溶液を供給して電解を 行うことにより、 陽極室で生成した丁 A Aイオンがイオン交換膜を透過して陰極 室に移行し、 陰極室より高純度の水酸化 T A A水溶液を得ることができる。 電解 の条件は、 公知の条件が特に制限なく採用される。
尚、 電解工程 1 3に先立っては、 一般に、 T A A塩水溶液 1 5を薄膜式蒸発器 などの濃縮器を用いて、 T A A濃度が 2 0質量%以上、 特に 2 5〜 3 0質量%程 度に濃縮しておくことが電解の処理効率を高める上で好適である。 即ち、 T A A 濃度が低いと、 電気分解をすることは可能であるが、 水バランスとの関係で電解 槽の運転が煩雑になるおそれがあり、 電気分解効率的にも濃度が高い方が好まし いからである。
(廃棄処理工程 6 )
一方、 前述した基準値 (T A A当り 5 0 p p m ) を超える金属不純物含量を有 する現像廃液 2について行われる廃棄処理工程 6では、 通常の燃焼処理によって 現像廃液が廃棄される。 このような廃棄処理は、 4 0 0 °C以上、 好ましくは
6 0 0 °C、 さらに好ましくは 8 0 0 °C以上の温度を有する領域が存在する燃焼設 備を用い、 このような温度領域に現像廃液 2を投入することによリ行うのがよし、。 このような温度領域に現像廃液 2を投入することにより、 水が瞬時に蒸発した後、 T A Aは分解とほぼ同時に高い発熱量で燃焼するものと推定され、 その結果、 投 入部分の温度を著しく低下させないばかりでなく、 場合によっては燃焼設備の燃 料を低減できる程度に熱量を供給することができ、 しかも、 排ガス中の異臭成分 を殆ど無くすることが可能となる。
上記のような廃棄処理は、 例えばセメント焼成設備やドロマイ ト、 生石灰等の 焼成設備を利用して好適に廃棄処理を行うことができ、 特に好ましくは、 プレヒ 一ターを備えたロータリーキルンよりなるセメン卜焼成設備を利用して廃棄処理 を行うことが最も好適である。 即ち、 かかるセメント焼成設備は、 プレヒーター 下部、 及びロータリーキルン窯尻において、 1 0 0 0 °C以上の温度を有する領域 を有しており、 迅速に且つ環境への悪影響を与えることなく、 廃棄処理を行うこ とができる点で、 本発明においては最も好適である。
また、 廃棄処理する場合の燃焼設備における好適な投入位置は、 燃焼設備に応 じて適宜決定すればよい。 例えば、 セメント焼成設備を例に取れば、 ガスの移動 が最も激しい仮焼炉が最も好ましい。 また、 ロータリーキルンの窯尻、 プレヒー ターの下部とキルン窯尻とを接続するライジングダク 卜の位置も、 1 0 0 o °c付 近の温度であるため、 投入位置として好適である。
尚、 現像廃液 2の燃焼設備の所定位置への投入方法は特に制限されるものでは ないが、 前記高温領域中のガスとの接触を効率よく行うため、 現像廃液を 1 m m 以下の液滴の状態或いは噴霧によリ投入する方法が最適である。
(希釈精製処理工程 7 )
本発明において、 前述した基準値 (T A A当り 5 0 p p m ) を超える金属不純 物含量を有する現像廃液 2については、 廃棄処理せず、 これを希釈精製処理工程 7に付して再利用することもできる。
この希釈精製処理工程 7では、 現像液としては未使用の、 或いは、 不純物の少 ない水酸化 T A A水溶液を用いて現像廃液 2を希釈し、 希釈された現像廃液中の 金属不純物含量を前記基準値以下に調整した後に、 精製処理が行われる。 この精 製処理は、 図 2で示した精製処理と全く同じに行うことができる。 このような希 釈処理工程 7によって、 前述した精製処理工程 5と同様、 純度の高い水酸化 T A A水溶液を長期間安定して再生することができる。
尚、 現像廃液 2の金属不純物含量をそのトータル含量でも管理する場合には、 その I ^一タル含量が所定の基準値 (T A A当り 2 0 0 p p m以下、 特に 1 0 0 p p m ) となるように、 上記の希釈を行えばよい。
また、 現像廃液の希釈に使用される未使用の水酸化 T A A水溶液としては、 高 い精度が要求される現像工程で使用される高純度水酸化 T A A水溶液が好適であ る。 この高純度水酸化 T A A水溶液は、 T A A当りの不純物含量 (各種の不純物 のトータル含量である) が 1 0 0 p p b以下のものであり、 以下のようにして製 造される。
(高純度水酸化 T A A水溶液の製造)
この高純度水酸化水溶液は、 図 3に示されているように、 反応工程 2 1、 電解 工程 2 3とからなっており、 高純度原料 Aを使用して製造される。
高純度原料 Aは、 個々の金属イオン含量が 1 0 0 p p b以下、 好ましくは 5 0 p p b以下、 最も好適には 1 0 p p b以下であり、 さらには不純物の I ^一タル含 量が 2 0 0 p p b以下、 特に 1 0 0 p p b以下のものである。 具体的には、 テト アルキルアンモニゥム塩 (T A A塩) を反応により形成し得るものであり、 例え ばトリアルキルァミンとアルキルク口ライ ドとの組み合わせ、 トリアルキルアミ ンと蟻酸アルキルと過酸化水素との組み合わせ、 及びトリアルキルァミンと炭酸 ジアルキルとの組み合わせ等が使用され、 何れも、 上記のような高純度の水溶液 或いは水分散液の形で使用される。
このような高純度原料 Aを反応工程 2 1で反応させて T A A塩水溶液 Bを生成 させる。 この反応は、 高純度原料 Aを攪拌下で、 必要により適宜の温度に加熱す ることによリ容易に行われる。
このようにして形成された T A A水溶液 Bは、 電解工程 2 3で電気分解され、 これによリ高純度の水酸化 T A A水溶液 Cが得られる。 この電解工程 2 3は、 前 述した図 2で示されている電解工程 1 3と全く同様である。
このようにして得られる高純度の水酸化 T A A水溶液 Cは、 個々の金属イオン 不純物は、 何れも T A A当り 5 0 p p b以下であり、 また未反応原料などに由来 する有機不純物のトータル含量は T A A当り 5 0 p p m以下であり、 特に高密度 の微細配線を形成するための現像工程のように、 特に精度の高いパターンを形成 するための現像工程での現像液として有用なものである。 本発明では、 このよう にして製造される高純度の水酸化 T A A水溶液を、 現像廃液 2の希釈に使用する ことが好適である。
(再生現像液 1 7 )
上述した工程に従い、 精製処理工程 5或いは希釈精製処理工程 7で得られた再 生現像液 1 7は、 極めて純度が高く、 例えば各金属不純物の含有量は、 それぞれ 1 0 p p b以下であり、 その合計含量も 1 0 0 p p b以下であり、 有機不純物の トータル含量は 2 0 p p m以下である。
このような再生現像液 1 7は、 それ単独で或いは未使用の現像液と混合して、 現像工程 1に再利用することができ、 特に、 前述した高純度の水酸化 T A A水溶 液と混合して、 高い精度が要求される現像工程 1にも現像液として再利用するこ とができる。 上述した本発明においては、 現像廃液 2の金属不純物含量が基準値 (T A A当 リ 5 0 p p m ) を超える場合に、 廃棄処理工程 6及び希釈精製処理工程 7の何れ をも選択することができるが、 一般的には、 現像廃液 2中に含まれる金属不純物 の総量が過度に多い場合に廃棄処理工程 6を選択することが、 希釈精製処理工程 7での希釈や精製処理の負担を軽減する上で好ましい。 例えば、 金属不純物の総 量が 1 0 0 p p m以上の時には廃棄処理工程 6を選択し、 金属不純物の総量が 1 0 0 p p m未満の時には希釈精製処理工程 7を選択することが好ましい。
また、 本発明の処理方法は、 全ての工程を現像工程 1が行われる工場内で行う こともできるし、 一部の工程を他の場所 (例えば現像液製造工場など) で行うこ ともできる。 例えば、 現像工程 1で回収された現像廃液 2を濃縮し、 検査工程 4 での検査を行った後、 その結果に応じて、 他の場所に移送し、 そこで精製処理ェ 程 5或いは希釈精製処理工程 7での精製処理を行い、 或いは廃棄処理工程 5での 燃焼による処理を行って廃棄することができる。 勿論、 検査工程 4以降の工程を 他の場所で行うこともできる。
また、 精製処理工程 5や希釈精製処理工程 7を現像工程 1の近くに設置されて いる場合には、 再生現像液 1 7を、 現像工程 1に循環して供給することもできる。 また、 本発明においては、 種々の設計変更が可能であり、 例えば、 図 1で示さ れている濃縮工程 3を省略することもできるし、 また濃縮工程 3を検査工程4の 後 (例えば精製処理工程 5の前) で実施することもできる。 また、 精製処理工程 5 (或いは希釈精製処理工程 7 ) での中和 '分離工程 1 1で得られた T A A塩水 溶液 1 5の一部を、 高純度水酸化 T A A水溶液の製造工程の電解工程 2 3に供給 することもでき 。 ぐ実施例 > 本発明をさらに具体的に説明するため以下に実施例を挙げて説明するが、 本発 明はこれに限定されるものではない。
以下の例において、 電解工程で用いた電解槽の仕様は以下の通りである。
電解槽: 1 dm2の大きさの 1対の陽極と陰極とを有し、 フッ素樹脂系の陽イオン交 換膜にて陽極室と陰極室とに区画されたフィルタープレス型電解槽。
陽極: 酸化物被覆を形成させたチタン電極
陰極: ニッケル電極
(実施例 1 )
液晶ディスプレイ (L CD) 工場の現像工程 1から排出されたフォトレジスト 及び水酸化テトラメチルアンモニゥム (TMAH) 溶液を含有する現像廃液 2を、 薄膜式濃縮器 3を使用して液温度 60°C、 20 k P aの減圧下で濃縮し、 褐色の 濃縮液 ( 1 ) を得た。
得られた濃縮液 ( 1 ) の各種成分を分析した結果、 以下の通りであった。
TM A H濃度: 20. 6 w t %
金属不純物濃度;
A I ; 3800 p p b (TAA当り 22. 7 p p m)
N a ; 40 p p b (T AA当り 0. 24 p pm)
C u ; 650 p p b (TAA当り 3. 88 p p m)
F e ; 800 p p b (TAA当り 4. 78 p p m)
T A A当りのトータル含量: 3 1. 60 p p m
有機不純物トータル濃度: 3800 p p m
尚、 TMAH濃度は電位差滴定法、 金属濃度は〖 CP— MS法、 有機不純物の トータル濃度は、 マンガン酸カリウムによる酸素消費量 (JIS K 0101) によって 測定した。
上記の濃縮液 ( 1 ) では、 T A A当りの各金属不純物含量が本発明の基準値 (50 p pm) 以下であるため、 以下の精製処理を行った。
前記濃縮液 ( 1 ) に co2ガスを注入して中和したところ、 中和終了近くでァ ルカリ可溶性レジストなどが不溶化し、 析出物が生成した。 この液にろ過助剤を 1 w t %添加した後、 孔径 1 mのフィルターにてろ過することによって不溶化 析出物をろ過分離した。
不溶化物が分離されたろ液 (T A Aの炭酸塩水溶液) を、 薄膜式蒸発器を使用 して液温度 60° ( 、 20 k P aの減圧下で、 T A A濃度が 30 w t %になるまで 濃縮した。
次に、 前述した電解槽を用い、 濃縮されたろ液の電気分解を行った。 電解条件 は次の通りである。
電解温度: 50°C
電流密度: 20 AZ d m2
電解槽全電圧: 1 4V
処理時間 : つ 2時間
電解終了後、 得られた陰極液は無色透明の溶液であって、 この分析結果は以下 の通りであった。
TMAH濃度: 20. 9質量%
金属不純物濃度:
A I ; 20 p p b以下
N a ; 20 p p b以下
C u ; 20 p p b以下
F e ; 20 p p b以下
有機不純物トータル濃度: 1 0 p p m以下
上記の分析結果から、 この溶液は、 現像液として十分に使用し得ることが判る。 また、 上記の電解槽を用い、 その後、 引き続いて 6ヶ月間、 連続して電解を行 つたが、 何のトラブルもなく連続運転することができた。
(比較例 1 )
液晶ディスプレイ (L CD) 工場の現像工程 1から排出されたフォトレジスト 及び TMAHを含有する現像廃液 2を、 液温度 60°C、 20 k P aの減圧下で濃 縮し、 褐色の濃縮液 (2) を得た。
前記濃縮液 (2) を分析した結果は以下の通りであった。
TM A H濃度: 20. 2 w t %
金属不純物濃度:
A I ; 1 2700 p p b (TAA当り 77. 3 p p m)
N a : 1 40 p p b (TAA当り 0. 85 p pm)
C u ; 4800 p p b (TAA当り 29. 2 p p m) F e ; 3300 p p b (T AA当り 20. 1 p p m)
T A A当りのトータル含量: 1 27. 45 p p m
有機不純物の I ^一タル濃度: 8 1 00 p pm
上記の濃縮液 (2) の金属不純物含量は、 本発明の基準値 (50 p p m) を超 えていた。
この濃縮液 (2) を用い、 実施例 1 と全く同様にして中和■分離及び電解を行 つて精製液を得た。 この精製液の分析結果は、 以下の通りであった。

金属不純物濃度:

有機不純物 I ^一タル濃度: 2 2 p p m
この精製液は、 不純物含量が実施例 1に比して多い。
また、 電解槽を引き続き連続運転して電解を行ったところ、 連続運転を開始し て 2力月後、 電極の消耗や陽イオン交換膜の劣化により膜電位が上昇し、 継続運 転が不可能となった。
(実施例 2)
比較例 1の濃縮液 (2) を、 高純度 TMA H水溶液を添加して希釈した。 用い た高純度 TM A H水溶液及び希釈液の分析結果は、 以下の通りである。

C u ; 2 1 00 p p b (TAA当り 1 2. 7 p p m)
F e ; 1 500 p p b (TAA当り 9. 0 1 p p m)
TAA当りのトータル含量; 58. 37 p p m
有機不純物の I ^一タル濃度: 3800 p p m
この希釈液の各金属不純物含量は、 本発明の基準値 (50 p pm) 以下であつ この希釈液を用い、 実施例 1 と全く同様に中和 ·分離及び電解を行って精製液 を得た。 この精製液の分析結果は、 以下の通りであった。
TMA H濃度: 20. 5 w t %
金属不純物濃度:
A I ; 20 p p b以下
N a ; 20 p p b以下
C u ; 20 p p b以下
F e ; 20 p p b以下
有機不純物のトータル濃度: 1 0 p p m以下
上記の分析結果から、 この精製液は、 現像液として十分に使用し得ることが判 る。
また、 上記の電解槽を用い、 その後、 引き続いて 6ヶ月間、 連続して電解を行 つたが、 何のトラブルもなく連続運転することができた。
(実施例 3)
比較例 1の濃縮液 (2) (現像廃液) を、 セメント製造プロセスにおける表 1 に示す箇所 (温度を併記する) に、 液滴またはミストとして供給した。 尚、 現像 廃液の投入量は、 投入箇所におけるガス流量に対して 1 O gZNm3程度となる ように連続して供給した。
現像廃液 T A A含有廃液の投入後におけるプレヒータ一からのガスを排出する 煙道ガスの温度低下の有無を表 1に示す。 また、 プレヒーターからのガスを排出 する煙道ガスにおける卜リメチルァミン等のアミン類の検出を行った結果を表 1 に併せて示す。 表 1

Claims

請求の範困
1 . 水酸化テトラアルキルアンモニゥム水溶液が現像液として使用される フォ卜レジスト現像工程より回収された現像廃液の処理方法において、
前記現像廃液中のテトラアルキルアンモニゥム濃度と金属不純物の含有量とを 測定し、
各金属不純物の含有量が、 何れも、 テトラアルキルアンモニゥム当リ
5 0 p p m以下の時には、 前記現像廃液を精製処理して、 前記現像液として使用 される水酸化テトラアルキルアンモニゥム水溶液を再生し、
少なくとも 1種の金属不純物含有量が、 テトラアルキルアンモニゥ厶当リ 5 0 p p mより高い時には、 前記現像廃液を廃棄処理するか、 或いは 5 0 p p mより 大きい値を示す金属不純物の含有量が 5 0 p p m以下となるように、 現像液とし て未使用の水酸化テトラアルキルアンモニゥム水溶液と混合して希釈し、 希釈さ れた現像廃液を精製処理して、 前記現像液として使用される水酸化テトラアルキ ルアンモニゥム水溶液を再生することを特徴とする現像廃液の処理方法。
2 . 前記現像廃液または希釈された現像廃液の精製処理が、 該現像廃液ま たは希釈された現像廃液中の水酸化テトラアルキルアンモニゥムを中和してフォ 卜レジストを析出させ、 析出したフォトレジス卜を分離する中和■分離工程と、 該中和■分離工程よリ得られたテトラアルキルアンモニゥム塩を含む液を電気分 解して水酸化テトラアルキルアンモニゥムを生成せしめる電解工程とからなる請 求の範囲 1記載の現像廃液の処理方法。
3 . 現像廃液を希釈する液として、 不純物のトータル含量が 1 0 0 p p b 以下の高純度水酸化テトラアルキルアンモニゥ厶水溶液を使用する請求の範囲 1 に記載の処理方法。
4 . 現像廃液を濃縮して該現像廃液中の水酸化テトラアルキルアンモニゥ ム濃度を 8質量%以上とした後に、 該現像廃液の濃縮液を前記中和 ·分離工程に 供する請求の範囲 2に記載の現像廃液の処理方法。
5 . 各金属不純物の含有量が、 何れも、 水酸化テトラアルキルアンモニゥ ム当リ 5 0 p p m以下であって且つ各金属不純物の含有量の I ^一タル値が 1 2 0 p p m以下の時に、 前記現像廃液を精製処理して、 前記現像液として使用される 水酸化テトラアルキルアンモニゥム水溶液を再生し、 各金属不純物の含有量の卜 一タル値が 1 2 0 p p mよりも高い時に、 前記現像廃液を廃棄処理するか、 又は 各金属不純物の含有量のトータルが 1 2 0 p p m以下となるように高純度の水酸 化テトラアルキルアンモニゥム水溶液と混合して希釈し、 希釈液を精製処理して、 前記現像液として使用される水酸化テトラアルキルアンモニゥ厶水溶液を再生す る請求の範囲 1に記載の現像廃液の処理方法。
6 . 前記廃棄処理が、 テトラアルキルアンモニゥムが濃縮された現像廃液 を、 セメント製造設備における温度が 4 0 0 °C以上の箇所に投入することによつ て行われる請求の範囲 1記載の現像廃液の処理方法。
7 . 再生された水酸化テトラアルキルアンモニゥム水溶液を、 現像液とし て未使用の水酸化テトラアルキルアンモニゥム水溶液と混合して再利用する請求 の範囲 1に記載の現像廃液の処理方法。
8 . 前記未使用の水酸化テトラアルキルアンモニゥム水溶液として、 不純 物のトータル含量が 1 0 0 p p b以下の高純度水酸化テトラアルキルアンモニゥ ム水溶液を使用する請求の範囲 7に記載の処理方法。
