Abstract
具備作為基材的桿(1)、設置表面電極(20a、20b)且接合至桿(1)的表面的LD副載具(submount)(2)、配置於表面電極(20a)且連接至表面電極(20b)的LD晶片(4)、和透過設置於LD副載具(2)的導孔(2c、2d)內的埋入層(21a、21b)以電性連接至表面電極(20a、20b)且在設置於桿(1)的孔(1a、1b)藉由密封構件(10a、10b)固定的引線(3a、3b),在桿(1)和LD副載具(2)的接合面側的密封構件(10a、10b)或是LD副載具(2)的引線(3a、3b)和埋入層(21a、21b)的連接部的周圍設置溝部(10ad、10bd),得到良好的調變光波形。
Description
本發明是有關於半導體雷射裝置。
在先前的半導體雷射裝置中,雷射二極體(Laser Diode:以下略稱為LD)晶片安裝於從桿的金屬基底垂直地突出的突起部的散熱器(例如,參照專利文獻1)。此外,已知具備在桿上平行發射雷射光的半導體雷射元件和副載具的半導體雷射裝置(例如,參照專利文獻2)。
先前的半導體雷射裝置是輸入用於驅動LD晶片的DC(Direct Current)偏壓、和調變信號。調變信號是透過引線、金導線及副載具以輸入至LD晶片,LD晶片開關雷射光以追隨矩形調變信號的開關。此時,即使輸入至LD晶片的信號為理想的矩形波,由於引線及導線的寄生電感,阻抗失配也會變大,從LD晶片得到的雷射光的調變光波形的上升時間及下降時間變長,波形劣化。若波形的劣化嚴重,光信號的開關在接收側無法區別,信號的解調變得困難。特別是,隨著調變頻率變高,阻抗失配的影響變大,光波形顯著劣化。另一方面,雖然光調變度由於受到半導體雷射晶片的緩和振動的影響而在頻率fr變大,在更高的調變頻率下,光調變度變小。如果令光調變度在比低頻調變時低1.5dB時的頻率為fc,調變光波形從10%上升至90%所花費的時間為tr,從90%下降至10%所花費的時間為tf,由於fr、tr及tf的關係可以提供為tr=tf=0.35/fc,可以得到fc越大tr、tf就變得越小的良好的調變光波形。為了改善調變光波形,降低寄生電感以抑制阻抗失配,且提高fc是有效的。

[發明所欲解決的問題]
為了降低寄生電感,雖然縮短引線及金導線是有效的,在如專利文獻1及專利文獻2所示的先前構造中,引線及導線有必要延伸至晶片位置,長的引線及金導線有使調變光波形劣化的問題。此外,如果LD晶片的位置靠近桿上表面,雖然引線及導線可以縮短,在使用一般的半導體雷射的組裝設備的情況下,在安裝晶片時,由於安裝晶片用的筒夾會和桿彼此干擾,具有缺乏可行性的問題。
本發明揭露了用於解決如上所述的問題的技術,其目的為在減少導線的使用、得到良好的調變光波形的同時,提供容易安裝晶片的半導體雷射裝置。
[用以解決問題的手段]
關於本發明所揭露的半導體雷射裝置,其特徵為具備作為基材的桿、表面設置電極且接合至前述桿的副載具(submount)、接合至前述電極的半導體雷射元件、和連接至前述電極且在設置於前述桿的孔藉由密封構件固定的引線,並且將溝部設置於前述桿與前述副載具的接合面側的前述密封構件或是前述副載具的前述引線的周圍。
[發明的效果]
根據本發明,藉由減少導線的使用,不只是降低寄生電感而可以得到良好的調變光波形,還可以容易地安裝晶片。
實施形態1
第1圖所示為關於本發明的實施形態1的半導體雷射裝置101的構成的俯視圖。第2圖所示為第1圖的AA箭頭的剖面圖,第3圖所示為第1圖的BB剖面圖。如第1圖至第3圖所示,半導體雷射裝置101由以下所構成:作為基材的桿1;設置於桿1的表面的LD副載具2;引線3a、3b,分別固定於在桿1開口的孔1a、1b,且分別透過作為導孔2c、2d的導電層之埋入層21a、21b及背面電極22a、22b電性連接至LD副載具2的表面電極20a、20b;LD晶片4,為接合至LD副載具2的表面電極20a的表面的半導體雷射元件;連接至LD晶片4的表電極和LD副載具2的表面電極20b的金導線5;反射從LD晶片4發射的雷射光的鏡6。
桿1為半導體雷射裝置101的基材,分別打開用於使引線3a、3b通過的孔1a、1b,引線3a、3b在孔1a、1b的內部利用玻璃等密封構件10a、10b來固定。
LD副載具2是用焊料安裝於桿1上,在表面電極20a上搭載LD晶片4,LD晶片4的表面電極和表面電極20b藉由金導線5連接。LD副載具2的表面電極20a、20b分別透過導孔2c、2d的埋入層21a、21b連接至背面電極22a、22b。
引線3a、3b分別在桿1的孔1a、1b的內部用玻璃等密封構件10a、10b固定。引線3a、3b的上端面與桿1的上表面共平面,分別與LD副載具2的背面電極22a、22b利用焊料且透過埋入層21a、21b連接至表面電極20a、20b。
LD晶片4是透過LD晶片4的背面電極,用焊料等接合至LD副載具2的表面電極20a上。LD晶片4的表面電極是藉由金導線5與LD副載具2的表面電極20b連接。
鏡6搭載於桿1的上表面,藉由將從LD晶片4發射的雷射光反射以在垂直於桿1上表面的方向將其取出。鏡也可以是稜鏡等的光學組件,也可以是形成高反射膜的光二極體(Photodiode:以下略稱為PD)晶片。
在此說明本發明的半導體雷射裝置101的構造上的特徵。在半導體雷射裝置101中,其特徵為在與LD晶片4連接的LD副載具2的表面電極20a、20b分別透過導孔2c、2d的埋入層21a、21b與背面電極22a、22b連接的同時,在固定與背面電極22a、22b連接的引線3a、3b的桿1的孔1a、1b中,在桿1中與LD副載具2的對向側分別設置鑽柱坑(counter boring)部1az、1bz,在鑽柱坑部1az、1bz的密封構件10a、10b的與LD副載具2的對向面,將溝部10ad、10bd設置於引線3a、3b的周圍。此外,在對向於密封構件10a、10b的LD副載具2的區域2a、2b中,並未形成背面電極22、22a、22b。
第4圖所示為用於根據實施形態1的半導體雷射裝置101的LD副載具2的構成的底視圖(第4(a)圖)及固定引線3a、3b的桿1的剖面圖(第4(b)圖)。在將LD副載具2安裝於桿1的製造步驟中,引線3a、3b分別與背面電極22a、22b用焊料接合,桿1與背面電極22用焊料接合。
此時,如果背面電極22a、22b與引線3a、3b位置偏移,以及用於接合的焊料的量變多,焊料會顯著擴張且與桿1接觸,導致短路缺陷。為了防止這樣的缺陷,有必要嚴密地控制背面電極22a、22b與引線3a、3b的對準及焊料的量,使得製造困難。本發明作為不發生上述短路缺陷且容易製造的構造,在引線3a、3b的周圍的密封構件10a、10b設置溝部10ad、10bd。
藉由這種構成,可以在將LD副載具2接合至桿1時減少擴張的焊料接觸桿1之缺陷。另外,在LD副載具2的背面側,也可以藉由在與引線連接的背面電極22a、22b的周圍設置溝部以抑制焊料的擴張。此外,引線上端部也可以不與桿1上表面共平面,而比桿的上表面降低相當於焊料的厚度的分量。
如上所述,根據關於本實施形態1的半導體雷射裝置101,因為具備作為基材的桿1、設置表面電極20a、20b且接合至桿1的表面的LD副載具2、接合至表面電極20a且連接至表面電極20b的LD晶片4、和透過設置於LD副載具2的導孔2c、2d內的埋入層21a、21b電性連接至表面電極20a、20b且在設置於桿1的孔1a、1b藉由密封構件10a、10b固定的引線3a、3b,並且將溝部10ad、10bd設置於桿1與LD副載具2的接合面側的密封構件10a、10b或是LD副載具2的引線3a、3b與埋入層21a、21b的連接部的周圍,由於不需要像先前的半導體雷射裝置般使用寄生電感大的長的引線,且減少導線的使用,可以改善調變光波形,可以得到良好的調變光波形。此外,可以容易地安裝晶片。
實施形態2
在實施形態1中,表面電極20a、20b與引線3a、3b透過導孔2c、2d內的埋入層21a、21b而連接;在實施形態2中,說明使引線3a、3b直接接觸至表面電極20a、20b以連接的情況。
第5圖所示為關於本發明的實施型態2的半導體雷射裝置102的構成的俯視圖。第6圖所示為第5圖的AA箭頭的剖面圖。如第5圖及第6圖所示,半導體雷射裝置102的引線3a、3b從桿1的表面突出,且並非透過導孔的埋入層,而是分別直接接觸且藉由焊料電性連接至移除用於實施型態1的LD副載具2的2處的角部之LD副載具7的表面電極70a、70b。為了易於焊接,也可以根據需要使引線70a、70b的上端部變寬或變細。另外,也可以使用金導線或金帶(tape)以取代焊料。
此外,溝部設置於桿1與LD副載具7的接合面側的密封構件10a、10b或LD副載具7的引線3a、3b的周圍。關於實施形態2的半導體雷射裝置102的其他的構成與實施形態1的半導體雷射裝置101相同,對應的部分附上相同符號並省略說明。
如上所述,根據關於本實施形態2的半導體雷射裝置102,因為具備作為基材的桿1、設置表面電極70a、70b且接合至桿1的表面的LD副載具7、配置於表面電極70a且連接至表面電極70b的LD晶片4、和與表面電極70a、70b接觸且電性接合且在設置於桿1的孔1a、1b藉由密封構件10a、10b固定的引線3a、3b,並且將溝部10ad、10bd設置於桿1與LD副載具7的接合面側的密封構件10a、10b或是LD副載具7的引線3a、3b的周圍,由於可以減少像先前的半導體雷射裝置般的寄生電感大的導線的使用,可以改善調變光波形,可以得到良好的調變光波形。此外,可以容易地安裝晶片。
另外,關於本實施形態2的半導體雷射裝置102的LD副載具7的形狀並非限定於此,也可以使用移除2處的短邊之LD副載具7。第7圖所示為關於本發明的實施形態2的半導體雷射裝置102的其他構成的俯視圖。第8圖所示為第7圖的AA箭頭的剖面圖。在此情況下也可以得到與上述實施形態2相同的效果。
實施形態3
在實施形態3中,說明了搭載用於監測從LD晶片4發射的雷射光的輸出的PD晶片的情況。
第9圖所示為關於本發明的實施形態3的半導體雷射裝置103的構成的俯視圖。第10圖為第9圖的BB箭頭的剖面圖。
在一般的半導體雷射裝置中,LD晶片設置為不使用鏡而在對桿垂直的方向發射雷射光,且作為監測光輸出的方法,在安裝於對LD晶片垂直的方向(與桿平行的方向)的PD晶片使來自LD晶片的背面的漏光入射。但是,在實施形態1中LD晶片4的背面側難以設置PD晶片垂直地設置的空間。
於是,如第9圖及第10圖所示,在半導體雷射裝置103中,光二極體元件之PD晶片9和PD副載具8設置於鏡6的後方側,從LD晶片4發射、透過鏡6的雷射光的一部分在PD晶片9接收。電氣信號從接收雷射光的一部分的PD晶片9經由金導線13、中繼基板12的表面電極11、金導線14及LD副載具2的表面電極之路由圖案20c向引線3c傳送。關於實施形態3的半導體雷射裝置103的其他構成,與實施形態1的半導體雷射裝置101相同,對應的部分附上相同符號並省略說明。
如上所述,根據關於本實施形態3的半導體雷射裝置103,因為具備設置於鏡6的後方且接收透過鏡6的雷射光的PD晶片9,並經由LD副載具2的表面電極20c,通過導孔2e的埋入層21c及背面電極22c將PD晶片9電性連接至引線3c,且將溝部10cd設置於桿1與LD副載具2的接合面側的密封構件10c或是LD副載具2的引線3c與埋入層21c的連接部的周圍,從LD晶片發射的雷射光藉由PD晶片偵測,且監測LD晶片的雷射光的輸出時也不需要像先前的半導體雷射裝置一樣使用寄生電感大的長的引線等,藉由減少導線的使用,可以改善調變光波形,可以得到良好的調變光波形。此外,可以容易地安裝晶片。
另外,在關於本實施形態3的半導體雷射裝置103中,雖然中繼基板12的表面電極11與路由圖案20c藉由金導線14連接,並非限定於此。也能夠以中繼基板與LD副載具為一體,藉此形成中繼基板的表面電極和路由圖案。在此情況下,也可以得到與上述實施形態3相同的效果。
儘管本發明記載了各種例示性的實施形態及實施例,但是在一個或複數個實施形態中記載的各種特徵、態樣及功能並非限定應用於特定的實施形態,可能單獨地或以各種組合應用於實施形態。因此,在本發明說明書中揭露的技術範圍內可以預見未例示的無數變形例。例如,包含至少一個構件變形的情況,增加的情況或省略的情況,以及至少一個構件被抽出並和其他實施形態的構件組合的情況。

Claims (4)
- 一種半導體雷射裝置,其特徵為包括: 桿,作為基底; 副載具,表面設置電極,且接合至前述桿; 半導體雷射元件,接合至前述電極;以及 引線,連接至前述電極,且在設置於前述桿的孔藉由密封構件固定; 其中溝部設置於前述桿與前述副載具的接合面側的前述密封構件或前述副載具的前述引線的周圍。
- 如請求項1之半導體雷射裝置,其中前述引線透過設置於前述副載具的洞內的金屬製的埋入層電性連接。
- 如請求項1之半導體雷射裝置,其中前述引線與前述電極接觸,且電性連接。
- 如請求項1至3項中任一項之半導體雷射裝置,更包括: 鏡,反射從前述半導體雷射元件發射的雷射光;以及 光二極體元件,設置於前述鏡的後方,接收透過前述鏡的前述雷射光; 其中前述光二極體元件是透過前述電極連接至前述引線。
