Abstract

실리콘 웨이퍼의 표면을 플루오르화수소산을 함유하는 수용액과 접촉시켜 웨이퍼 표면으로부터 금속을 제거하고, 플루오르화수소산으로 처리한 웨이퍼를 오존화된 물과 접촉시켜 실리큰 웨이퍼 표면상에 친수성 산화물층을 만들며, 오존화된 물로 처리한 웨이퍼를 약 300℃ 이상의 온도로 약 1초 이상 가열하는 단계를 포함하는 실리콘 웨이퍼의 열처리 방법, 가열 개시시 실리콘 웨이퍼 표면상의 철, 크로뮴, 칼슘, 티타늄, 코발트, 망간, 아연 및 바나듐 각각의 농도는 1×109원자/㎠ 미만이다.

Claims (1)

  1. 실리콘 웨이퍼의 표면을 플루오르화수소산을 함유하는 수용액과 접촉시켜 웨이퍼 표면으로부터 금속을 제거하고, 플루오르화수소산으로 처리한 웨이퍼를 오존화된 물과 접촉시켜 실리콘 웨이퍼 표면상에 친수성 산화물 층을 만들며, 오존화된 물로 처리한 웨이퍼를 약 300℃ 이상의 온도로 약 1초 이상 가열하는 단계를 포함하며, 가열 개시시 실리콘 웨이퍼 표면상의 철, 크로뮴, 칼슘, 티타늄, 코발트, 망간, 아연 및 바나듐 각각의 농도가 1×109원자/㎠ 미만임을 특징으로 하는 실리콘 웨이퍼의 열처리 방법.
