Abstract
실리콘 웨이퍼의 표면을 플루오르화수소산을 함유하는 수용액과 접촉시켜 웨이퍼 표면으로부터 금속을 제거하고, 플루오르화수소산으로 처리한 웨이퍼를 오존화된 물과 접촉시켜 실리큰 웨이퍼 표면상에 친수성 산화물층을 만들며, 오존화된 물로 처리한 웨이퍼를 약 300℃ 이상의 온도로 약 1초 이상 가열하는 단계를 포함하는 실리콘 웨이퍼의 열처리 방법, 가열 개시시 실리콘 웨이퍼 표면상의 철, 크로뮴, 칼슘, 티타늄, 코발트, 망간, 아연 및 바나듐 각각의 농도는 1×109원자/㎠ 미만이다.

Claims (1)
- 실리콘 웨이퍼의 표면을 플루오르화수소산을 함유하는 수용액과 접촉시켜 웨이퍼 표면으로부터 금속을 제거하고, 플루오르화수소산으로 처리한 웨이퍼를 오존화된 물과 접촉시켜 실리콘 웨이퍼 표면상에 친수성 산화물 층을 만들며, 오존화된 물로 처리한 웨이퍼를 약 300℃ 이상의 온도로 약 1초 이상 가열하는 단계를 포함하며, 가열 개시시 실리콘 웨이퍼 표면상의 철, 크로뮴, 칼슘, 티타늄, 코발트, 망간, 아연 및 바나듐 각각의 농도가 1×109원자/㎠ 미만임을 특징으로 하는 실리콘 웨이퍼의 열처리 방법.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
