Claims (11)

  1. 반도체 장치를 봉합하는데 사용되는 에폭시 수지 조성물에 있어서, (가) 1분자 중에 적어도 에폭시기가 2개 이상 함유된 에폭시 수지 100중량부와 (나) 올소화율이 50%미만이 노블락형 페놀수지 8 내지 65중량부 및 (다) 폴리비닐 아세탈 화합물 1.2 내지 40중량부로 이루어진 혼합물과 상기 혼합물에 (라) 실리콘 오일 0.8 내지 30중량부나 (마) 러버변성 페놀수지 4 내지 80중량부중에서 적어도 하나가 혼합된 것을 특징으로하는 반도체장치 봉합용 에폭시 수지 조성물.
  2. 제 1 항에 있어서, 에폭시 수지는 그 당량이 100 내지 300인것을 특징으로하는 조성물.
  3. 제 1 항에 있어서, 노블락형 페놀수지는 수산기 당량이 100 내지 300인것을 특징으로하느 조성물.
  4. 제 1 항에 있어서, 실리콘 오일은 25℃에서 점도가 500 내지 1,000,000cps인 것을 특징으로하는 조성물.
  5. 제 1 항에 있어서, 에폭시 수지 조성물은(가),(나),(다)성분과 (라)성분으로만 이루어진 것을 특징으로하는 조성물.
  6. 제 1 항에 있어서, 에폭시 수지 조성물은(가),(나),(다)성분과 (마)성분으로만 이루어진 것을 특징으로하는 조성물.
  7. 제 6 항에 있어서의 봉합용 에폭시 수지 조성물에다 경화촉진제 및 실리카 분말을 혼합시켜서 된 것을 특징으로하는 조성물.
  8. 제 6 항에 있어서, (가)성분인 에폭시 수지로는 노블락형 에폭시 수지를 사용하여서된 것을 특징으로하는 조성물.
  9. 제 8 항에 있어서, 노블락형 에폭시 수지는 에폭시 당량이 175 내지 220정도인 것을 특징으로하는 조성물.
  10. 제 6 항에 있어서, (나)성분인 노블락형 페놀수지로는 페놀 노블락 수지를 사용하여서 된 것을 특징으로하는 조성물.
  11. 제 5 항에 있어서, (다)성분인 폴리비닐 아세탈 화합물로는 폴리비닐 부티랄 수지를 사용하여서된 것을 특징으로하는 조성물.
