반도체 칩과 기판 사이의 틈은 제품 전기 부품에 최대의 신뢰성을 제공하기 위하여 반드시 완전히 채워져야 한다. 그러나 경화성 유기 물질이 반도체 칩과 기판 사이 틈의 주변에 적용될 때, 틈의 중심 영역에 공간이 남을 수 있다. 전기 부품 수축(즉, 틈의 높이가 작아지는)의 크기 때문에, 모세관 작용의 제한된 효과는 채워지지 않은 중심 부분을 확장하게 된다.
이러한 문제점을 해결하기 위하여, 몇몇은 틈 부분의 중심 근처에 대응하여 기판에 구멍을 제공해 왔다. 그러면 언더필 물질은 이 구멍을 통하여 틈과 주변으로 공급된다. 그러나 이러한 접근은 장치에 중심 구멍의 배치가 가능하도록 회로가 없는 부분을 제공하도록 설계될 것이 요구된다.
언더필 문제의 다른 접근은 “노 플로우(no flow)” 방법이라고 불려져 왔고, 여기서 언더필 물질은 솔더링 전에 반도체 칩 및/또는 기판에 미리 제공된다. 이어서, 이 물질은 송더링시 내부 접속된 부품을 생성하기 위하여 반도체 칩과 기판 사이의 틈을 채우고, (전형적으로 열을 가함으로써) 경화된다.

Pennisi 등은 전기 부품 또는 기판으로부터 산화물 코팅을 제거하고 솔더링 온도로 가열시 적어도 부분적으로 경화하는 접착제를 포함하는, 전기 부품 및 기판의 리플로우 솔더링에 사용하기 위한 플럭스제를 가지며, 상기 접착제는 필수적으로 열가소성 수지, 상기 부품 또는 상기 기판으로부터 상기 산화물 코팅을 제거하기에 충분한 양의 플럭스제 및 열적 경화성 접착제가 가열될 때 열경화성 수지와 반응하여 경화하는 경화제로 구성되는, 열적 경화성 접착제를 개시하였다.
다른 노 플로우 언더필 접근은 Chen 등에 의한 미국 특허 제7,303,944호에 개시되어 있다. Chen 등은 플럭스제로서 로진(rosin) 화합물의 무수 부가물을 포함하는 언더필 물질을 기판의 표면 위 접촉 패드에 적용하고; 활성 표면 및 활성 표면 위 다수의 접촉점상에 배치된 다수의 솔더 범프를 갖는 마이크로일렉트로닉 장치를 다수의 솔더 범프가 노 플로우 언더필 물질 내에 배치되도록 기판에 대해 위치시키고; 플럭스제로 솔더 범프로부터 금속 산화물을 제거하고; 솔더의 융점 온도보다 높은 온도로 가열함으로써 솔더 범프를 리플로우하고; 언더필 물질을 경화시키는 것을 포함하는 방법을 개시한다.

상세한 설명
본 발명의 경화성 플럭스 조성물은 솔더 및 캡슐화된 전기적 내부 접속을 갖는 전기 부품의 생산을 용이하게 하도록 설계된다. 예를 들어, 본 발명의 경화성 플럭스 조성물은 바람직하게 반도체 장비의 제조에서 노 플로우 언더필 조성물로서 기능하도록 설계된다.
본 명세서 및 청구항에서 사용된 용어 “노 플로우 언더필 조성물”은 플럭싱 활성 및 솔더된 내부 접속의 캡슐화를 용이하게 하는 잠재적인 경화성 모두를 나타내는 경화성 플럭스 조성물을 가리킨다.
본 발명의 경화성 플럭스 조성물과 관련하여(하나의 팩(pack) 시스템에서) 본 명세서 및 청구항에서 사용된 용어 “저장 안정성”은 경화성 플럭스 조성물의 점도가 55 ℃에서 일주일 동안 저장된 후 5% 미만으로 증가된 것을 의미하고, 여기서 점도는 100 rpm으로 설정된 Brookfield #S00 스핀들을 사용하여 20 ℃에서 Brookfield DV-I+ 점도계를 사용하여 측정하였다.
본 발명의 경화성 플럭스 조성물과 관련하여 본 명세서 및 청구항에서 사용된 용어 “저장 안정”은 경화성 플럭스 조성물이 저장 안정성을 나타내는 것을 의미한다.
본 발명의 경화성 플럭스 조성물은 (필수적으로 구성되는) 초기 성분으로서, 분자당 적어도 두 개의 옥시란 그룹을 갖는 수지 성분; 카복실산; 화학식 I로 나타내어지는 아민 플럭스제; 및 임의로 경화제를 포함한다. 바람직하게 경화성 플럭스 조성물은 25 ℃에서 출발하여 10 ℃/분의 온도 램프를 사용하는 열무게 분석(TGA)에 의해 결정된 경우 250 ℃로 가열시 휘발하는 물질을 10중량% 미만으로 포함한다. 언더필 조성물로부터 가스의 발생은 반도체 웨이퍼와 기판 사이의 틈에 공간을 유발하는 경향이 있고, 제품 패키지 장치의 잠재적인 신뢰성 문제를 발생시킨다.

실시예 1: 아민 플럭스제의 합성
2,6-디아미노-2,5,6-트리메틸헵탄-3-올 아민 플럭스제를 하기 방법으로 제조하였다. 먼저, 2,5,6-트리메틸-2,6-디니트로헵탄-3-올 중간체를 다음 합성 방법을 이용하여 제조하였다:

실시예 2: 아민 플럭스제의 합성
2,6-디아미노-2,6-디메틸-5-페닐헵탄-3-올 아민 플럭스제를 하기 방법으로 제조하였다. 먼저, 2,6-디메틸-2,6-디니트로-5-페닐헵탄-3-올 중간체를 다음 합성 방법을 이용하여 제조하였다:

이차로, 생성물 2,6-디아미노-2,6-디메틸-5-페닐헵탄-3-올 아민 플럭스제를 디니트로 알콜 중간체로부터 다음 합성 방법으로 제조하였다:

실시예 3: 아민 플럭스제의 합성
하기 화학식의 아민 플럭스제를 다음 방법으로 제조하였다:

실시예 4: 아민 플럭스제의 합성
하기 화학식의 아민 플럭스제를 다음 방법으로 제조하였다:

실시예 5: 플럭스 복합물의 제조
실시예 3에 기술된 방법에 따라 제조된 아민 플럭스제 (4 g)를 주변 조건하에서 1,3-디옥솔란 (1.5 g) 중의 1,4-디하이드록시-2-나프토산 (0.37 g)과 손으로 혼합하여 아민 플럭스제 아민 질소 대 카복실산산 함량 (-COOH) 당량비가 약 2:1인 플럭스 복합물을 형성하였다. 30 분동안 80 ℃로 가열하여 플럭스 복합물로부터 1,3-디옥솔란을 제거하였다.
25 ℃에서 출발하여 10 ℃/분의 온도 램프를 사용하는 열무게 분석(TGA)에 의해, 230 ℃까지 가열시 플럭스 복합물로부터의 중량 무게 손실을 측정하였다. 플럭스 복합물의 측정된 무게 손실(WL)은 20.2 중량%이었다.
실시예 6: 플럭스 복합물의 제조
실시예 4에 기술된 방법에 따라 제조된 아민 플럭스제 (4 g)를 주변 조건하에서 스파툴라를 사용하여 1,4-디하이드록시-2-나프토산 (0.37 g)과 손으로 혼합하여 아민 플럭스제 아민 질소 대 카복실산산 함량 (-COOH) 당량비가 약 1.8:1인 플럭스 복합물을 형성하였다.
25 ℃에서 출발하여 10 ℃/분의 온도 램프를 사용하는 열무게 분석(TGA)에 의해, 250 ℃까지 가열시 플럭스 복합물로부터의 중량 무게 손실을 측정하였다. 플럭스 복합물의 측정된 무게 손실(WL)은 13.6 중량%이었다.
실시예 7: 경화성 플럭스 조성물의 제조
실시예 6에 따라 제조된 플럭스 복합물을 에피클로로히드린 및 비스페놀 A의 액체 에폭시 수지 반응 생성물 (The Dow Chemical Company로부터 D.E.R.™ 331™로 입수 가능)과 1:1 중량 비율로 조합하여 경화성 플럭스 조성물을 형성하였다.
실시예 8: 플럭스능 평가
실시예 7에 따라 제조된 경화성 플럭스 조성물의 플럭스능을 하기 방법을 이용하여 평가하였다. 구리 쿠폰(copper coupon)이 솔더될 전기 접점으로 사용되었다. 실시예 7에 따라 제조된 경화성 플럭스 조성물의 소적을 구리 쿠폰의 솔더될 표면상에 분배하였다. 무납 솔더의 4개의 0.381 mm 직경 볼(95.5 중량% Sn/4.0중량% Ag/0.5 중량% Cu)을 구리 쿠폰위의 플럭스 조성물 소적에 위치시켰다. 사용된 무납 솔더의 용융 범위는 217 내지 221℃이었다. 다음으로 구리 쿠폰을 145℃로 예열된 열판에 위치시키고 2 분동안 유지하였다. 이어, 구리 쿠폰을 260 ℃로 예열된 다른 열판에 위치시키고 솔더가 리플로우 조건에 도달할 때까지 유지하였다. 그 다음, 구리 쿠폰에서 열을 해제하고, (a) 원위치의 4 개 솔더 볼의 융합 및 유착 정도, (b) 흐름과 퍼짐을 평가하기 위한 생성된 유착 솔더의 크기 및 (c) 구리 쿠폰 표면에 대한 솔더의 결합으로 평가를 실시하였다. 하기와 같이 0 내지 4 범위로 경화성 플럭스 조성물의 플럭스능을 결정하였다.
0 = 솔더 소적 사이에 융합이 없고 구리 쿠폰에 솔더 결합이 없음.
1, 2 = 솔더 소적 사이에 부분적 내지는 완전한 융합이 있으나, 구리 쿠폰에 솔더 결합은 없음.
3 = 솔더 소적 사이에 완전한 융합이 있으나, 솔더 퍼짐 및 흐름이 최소한임.
4 = 솔더 소적 사이에 완전한 융합, 구리 쿠폰 표면에서 우수한 솔더 퍼짐과 흐름 및 구리 쿠폰에 솔더 결합.
Claims (10)
- 초기 성분으로서,
분자당 적어도 2개의 옥시란 그룹을 갖는 수지 성분;
카복실산;
화학식 I로 나타내어지는 아민 플럭스제; 및
임의로 경화제를 포함하는,
경화성 플럭스 조성물:
상기 식에서,
R1, R2, R3 및 R4는 수소, 치환된 C1-80 알킬기, 비치환된 C1-80 알킬기, 치환된 C7-80 아릴알킬기 및 비치환된 C7-80 아릴알킬기에서 독립적으로 선택되고;
R7 및 R8은 C1-20 알킬기, 치환된 C1-20 알킬기, C6-20 아릴기 및 치환된 C6-20 아릴기에서 독립적으로 선택되거나, 또는 R7 및 R8은 이들이 결합된 탄소원자와 함께, C1-6 알킬기에 의해 임의로 치환된 C3-20 사이클로알킬 환을 형성하며;
R10 및 R11은 C1-20 알킬기, 치환된 C1-20 알킬기, C6-20 아릴기 및 치환된 C6-20 아릴기에서 독립적으로 선택되거나, 또는 R10 및 R11은 이들이 결합된 탄소원자와 함께, C1-6 알킬기에 의해 임의로 치환된 C3-20 사이클로알킬 환을 형성하고;
R9는 수소, C1-30 알킬기, 치환된 C1-30 알킬기, C6-30 아릴기 및 치환된 C6-30 아릴기에서 선택된다. - 제 1 항에 있어서, 카복실산이 C8-20 지방족 모노 카복실산; C2-20 지방족 디카복실산; C6-20 방향족 카복실산; 및 이들의 혼합물로 구성된 그룹에서 선택되는 경화성 플럭스 조성물.
- 제 2 항에 있어서, 카복실산이 옥탄산; 노난산; 운데칸산; 도데칸산; 트리데칸산; 테트라데칸산; 펜타데칸산; 헥사데칸산; 헵타데칸산; 스테아르산; 하이드록시 스테아르산; 올레산; 리놀레산; α-리놀렌산; 이코산산; 옥살산; 말론산; 숙신산; 말산; 글루타르산; 아디프산; 피멜산; 수베린산; 벤조산; 프탈산; 이소프탈산; 테레프탈산; 헤미멜리트산; 트리멜리트산; 트리메스산; 멜로판산; 프레니트산; 피로멜리트산; 멜리트산; 톨루익산; 크실릴산; 헤멜리트산; 메시틸렌산; 프레니트산; 신남산; 살리실산; 벤조산; 나프토산; 페놀프탈린; 디페놀산 및 이들의 혼합물로 구성된 그룹에서 선택되는 경화성 플럭스 조성물.
- 제 1 항에 있어서, 플럭스제 아민 질소 대 카복실산산 함량 (-COOH) 당량비가 1:1 내지 20:1인 경화성 플럭스 조성물.
- 제 1 항에 있어서, R1, R2, R3 및 R4가 선택되는 치환된 C1-80 알킬기 및 치환된 C7-80 아릴알킬기에서 치환체가 -OH기, -OR5기, -COR5-기, -COR5기, -C(O)R5기, -CHO기, -COOR5기, -OC(O)OR5기, -S(O)(O)R5기, -S(O)R5기, -S(O)(O)NR5 2기, -OC(O)NR6 2기, -C(O)NR6 2기, -CN기, -N(R6)-기 및 -NO2기의 적어도 하나에서 선택되고; 여기에서 R5는 C1-28 알킬기, C3-28 사이클로알킬기, C6-15 아릴기, C7-28 아릴알킬기 및 C7-28 알킬아릴기에서 선택되며; R6은 수소, C1-28 알킬기, C3-28 사이클로알킬기, C6-15 아릴기, C7-28 아릴알킬기 및 C7-28 알킬아릴기에서 선택되는 경화성 플럭스 조성물.
- 제 1 항에 있어서, R1, R2, R3 및 R4의 1 내지 3개가 수소인 경화성 플럭스 조성물.
- 제 1 항에 있어서, R1, R2, R3 및 R4가 수소, -CH2CH(OH)R18 및 -CH2CH(OH)CH2-O-R18기에서 독립적으로 선택되고; 여기에서 R18은 수소, C1-28 알킬기, C3-28 사이클로알킬기, C6-28 아릴기, C7-28 아릴알킬기 및 C7-28 알킬아릴기에서 선택되며; R7 및 R8은 둘 다 메틸기이고; R10 및 R11은 둘 다 메틸기이며; R9는 메틸기 및 페닐기에서 선택되고; R1, R2, R3 R4의 0 내지 3개가 수소인 경화성 플럭스 조성물.
- 제 4 항에 있어서, R1 및 R2의 1개가 수소이고; R3 및 R4의 1개가 수소인 경화성 플럭스 조성물.
- 제 1 항에 있어서, 솔더 분말을 추가로 포함하는 경화성 플럭스 조성물.
- 제1항에 따른 경화성 플럭스 조성물을 제공하고;
다수의 일차 전기 접점을 제공하고;
다수의 대응하는 이차 전기 접점을 제공하고;
솔더를 제공하고;
경화성 플럭스 조성물을 적어도 하나의 다수의 일차 전기 접점 및 다수의 대응하는 이차 전기 접점에 적용하고;
다수의 일차 전기 접점을 다수의 대응하는 이차 전기 접점에 근접하도록 위치시키고;
솔더를 그의 리플로우 온도 이상으로 가열하여 용융 솔더를 형성하고 용융 솔더를 다수의 일차 전기 접점 및 다수의 대응하는 이차 전기 접점에 노출시키고;
다수의 일차 전기 접점 및 다수의 대응하는 이차 전기 접점으로부터의 경화성 플럭스 조성물을 용융 솔더로 대체시키고(displacing), 다수의 일차 전기 접점 및 다수의 대응하는 이차 전기 접점 사이에 다수의 전기적 내부 접속을 형성시키며;
수지 성분을 경화시키고, 다수의 전기적 내부 접속을 캡슐화하는 것을 포함하는,
캡슐화된 금속적 결합의 형성방법.
