Abstract
Une composition de fondant durcissable est fournie, comprenant, comme composants initiaux: un composant résine ayant au moins deux groupes oxirane par molécule; un acide carboxylique; et un agent fondant amine représenté par la formule I: et, éventuellement, un agent durcisseur. Description
Composition de fondant amine, acide carboxylique durcissable et procédé de soudage La présente invention concerne une composition de fondant durcissable comprenant, comme composants initiaux : un composant résine ayant au moins deux groupes oxirane par molécule, un acide carboxylique ; et un agent fondant amine représenté par la formule I, où R', R2, R3 et R4 sont choisis indépendamment parmi un hydrogène, un groupe C1_80 alkyle substitué, un groupe C1_80 alkyle non substitué, un groupe C7_80 arylalkyle substitué et un groupe C7_80 arylalkyle non substitué; où R7 et R8 sont choisis indépendamment parmi un groupe C1_20 alkyle, un groupe C1_20 alkyle substitué, un groupe C6-20 aryle et un groupe C6_20 aryle substitué ou bien où R7 et R8, avec le carbone auquel ils sont liés, forment un cycle C3_20 cycloalkyle éventuellement substitué avec un groupe C1_6 alkyle; où RI° et RI 1 sont choisis indépendamment parmi un groupe C1-20 alkyle, un groupe C1_20 alkyle substitué, un groupe C6_20 aryle et un groupe C6-20 aryle substitué ou bien où RI° et R", avec le carbone auquel ils sont liés, forment un cycle C3_20 cycloalkyle éventuellement substitué avec un groupe C1_6 alkyle; et où R9 est choisi parmi un hydrogène, un groupe C1_30 alkyle, un groupe C1-30 alkyle substitué, un groupe C6_30 aryle et un groupe C6_30 aryle substitué; et, éventuellement, un agent durcisseur. La présente invention concerne en outre un procédé de soudage d'un contact électrique utilisant la composition de fondant durcissable. Le fondant est un outil important utilisé dans la fabrication des dispositifs électriques, incluant le montage d'un composant électronique (par 25 exemple une puce de semi-conducteur) sur un substrat (par exemple une plaque de circuit imprimé, une carte de circuit imprimé, un substrat organique, un interposeur en silicium, une autre puce de semi-conducteur). Le procédé à puce retournée (« flip chip ») est un procédé de plus en plus important qui est utilisé pour monter des composants électroniques sur un 30 substrat. Dans un exemple d'un procédé à puce retournée utilisé pour monter une puce de semi-conducteur sur un substrat, de la soudure est fournie (par exemple sous forme de billes de soudure) sur des contacts situés sur la puce de semiconducteur (par exemple plots de contact, broches de contact). A titre d'alternative, de la soudure est fournie sur des contacts correspondant situés sur le substrat (par exemple plots de contact, trous de passage recouverts de cuivre). Un fondant est appliqué à la soudure pour retirer les couches d'oxyde qui peuvent être présentes sur la surface de la soudure ou sur la surface des contacts sur la puce de semiconducteur ou le substrat. Le fondant agit aussi en produisant un mouillage accru des contacts par la soudure pendant la refusion. La soudure ou les contacts sur la puce de semi-conducteur sont ensuite mis en contact physique avec les contacts ou la soudure correspondants sur le substrat. La soudure sur la puce de semiconducteur et/ou le substrat est ensuite chauffée pour refondre. Lors du refroidissement, des interconnexions entre la puce de semi-conducteur et le substrat sont formées. Typiquement, ces interconnexions sont ensuite encapsulées (par exemple avec une résine époxyde) pour augmenter la fiabilité de l'assemblage puce de semi-conducteur/substrat. C'est-à-dire que la résine d'encapsulation contribue à relâcher les contraintes qui peuvent autrement se développer, compte tenu des différences de coefficient de dilatation thermique entre la puce de semi- conducteur et le substrat. Le choix réel du fondant utilisé dans le processus décrit ci-dessus est très important. L'utilisation de nombreux fondants conventionnels conduit à la formation de résidus ioniques indésirables qui peuvent réduire la fiabilité du dispositif produit. Ainsi, de tels résidus ioniques indésirables doivent être retirés du dispositif par nettoyage. Cependant, le nettoyage de tels dispositifs est entravé par le fait que la distance entre une puce de semi-conducteur et un substrat (par exemple plaque de circuit imprimé) après la formation d'interconnexions soudées est très faible. Ceci complique sensiblement le procédé de retrait de tous résidus ioniques indésirables formés pendant le processus de soudage.
Conventionnellement, des matériaux organiques durcissables (typiquement contenant des charges organiques ou inorganiques) sont utilisés pour remplir l'interstice entre la puce de semi-conducteur et le substrat et pour renforcer les joints de soudure reliant électriquement la puce de semi-conducteur et le substrat. Ces matériaux de sous-remplissage sont basés sur l'action capillaire pour remplir l'interstice. L'interstice entre la puce de semi-conducteur et le substrat doit être complètement rempli pour conférer au composant électrique produit une fiabilité maximale. Cependant, quand le matériau organique durcissable est appliqué à la périphérie de l'interstice entre la puce de semi-conducteur et le substrat, des vides dans la partie centrale de l'interstice peuvent demeurer. Quand la taille du composant électrique diminue (c'est-à-dire quand la hauteur de l'interstice devient plus faible), l'effet limitant de l'action capillaire a pour résultat que la région centrale non remplie s'agrandit.
Pour traiter ce problème, certains ont prévu un trou dans le substrat à proximité du centre de la région de l'interstice. Un matériau de sous-remplissage est ensuite fourni à l'interstice par ce trou et à la périphérie. Cependant, cette approche nécessite des conceptions de dispositif pour prévoir une région dépourvue de circuits pour faciliter le positionnement du trou central.
Une autre approche au problème du sous-remplissage est appelée le processus sans fusion ("no flow") dans lequel un matériau de sous-remplissage est pré-appliqué sur la puce de semi-conducteur et/ou le substrat avant le soudage. Ce matériau occupe ensuite l'interstice entre la puce de semi-conducteur et le substrat lors du soudage pour former un composant interconnecté et est durci (typiquement par application de chaleur). Dans de tels processus sans fusion, il est connu d'utiliser un matériau de sous-remplissage qui confère les fonctionnalités de fondant et d'encapsulation. De tels matériaux réduisent le nombre d'étapes nécessaires pour encapsuler des puces de semi-conducteur sur les substrats. C'est-à-dire que ces matériaux combinent les étapes de fondant et de sous-remplissage en une étape et éliminent la nécessité d'une étape de nettoyage. Un matériau de sous-remplissage sans fusion de ce type est décrit par Pennisi et al. dans le brevet US n° 5 128 746. Pennisi et al. décrivent un adhésif durcissable thermiquement ayant un agent fondant destiné à être utilisé dans le soudage avec refusion d'un composant électrique et d'un substrat, comprenant un adhésif qui retire les revêtements d'oxyde du composant électrique ou du substrat et qui durcit au moins partiellement quand il est chauffé à des températures de soudage, ledit adhésif consistant essentiellement en une résine thermodurcissable, un agent fondant en une quantité suffisante pour retirer lesdits revêtements d'oxyde dudit composant ou dudit substrat, et un agent durcisseur qui réagit avec et durcit la résine thermodurcissable quand l'adhésif durcissable thermiquement est chauffé. Une autre approche de sous-remplissage sans fusion est décrite par Chen et al. dans le brevet US n° 7 303 944. Chen et al. décrivent un procédé comprenant : l'application d'un matériau de sous-remplissage contenant un produit d'addition anhydride d'un composé de la colophane comme agent fondant au-dessus d'un plot de contact au-dessus d'une surface d'un substrat ; la mise en place d'un dispositif microélectronique ayant une surface active, et une pluralité de bosses de soudure disposées sur une pluralité de plots de contact sur la surface active, par rapport au substrat, la pluralité de bosses de soudure étant disposée dans le matériau de sous-remplissage sans fusion ; le retrait d'un oxyde métallique des bosses de soudure avant l'agent fondant ; la refusion des bosses de soudure par chauffage à une température qui est supérieure à la température du point de fusion de la soudure ; et le durcissement du matériau de sous-remplissage. Beaucoup des matériaux de sous-remplissage sans fusion conventionnels comme ceux évoqués sont construits sur la chimie des époxydes et sont basés sur des acides ou anhydrides carboxyliques pour produire le fondant. Egalement, des alcools organiques sont périodiquement utilisés comme accélérateurs, étant donné qu'ils réagissent avec les anhydrides pour former des agents fondants acide carboxylique. Cependant, les acides carboxyliques ont tendance à être volatils pendant le processus de soudage et d'encapsulation. Ceci est indésirable du fait que ceci peut créer des vides dans l'interstice entre la puce de semi-conducteur et le substrat, qui réduisent la fiabilité du dispositif produit.
Ainsi, il demeure un besoin de matériaux fondants durcissables qui facilitent la fabrication d'interconnexions soudées et encapsulées fiables dans des composants électriques (par exemple des interconnexions entre une puce de semi-conducteur et une plaque de circuit imprimé). La présente invention fournit une composition de fondant durcissable 25 comprenant, comme composants initiaux : un composant résine ayant au moins deux groupes oxirane par molécule ; un acide carboxylique ; un agent fondant amine représenté par la formule I : où R', R2, R3 et R4 sont choisis indépendamment parmi un hydrogène, un groupe Ci_go alkyle substitué, un groupe C1-80 alkyle non substitué, un groupe C7-80 arylalkyle substitué et un groupe C7_80 arylalkyle non substitué; où R7 et R8 sont choisis indépendamment parmi un groupe C1_20 alkyle, un groupe C1_20 alkyle substitué, un groupe C6_20 aryle et un groupe C6_20 aryle substitué ou bien où R7 et R8, avec le carbone auquel ils sont liés, forment un cycle C3_20 cycloalkyle éventuellement substitué avec un groupe Ci_6 alkyle; où R1° et Rn sont choisis indépendamment parmi un groupe C1_20 alkyle, un groupe C1_20 alkyle substitué, un groupe C6-20 aryle et un groupe C6_20 aryle substitué ou bien où R113 et R11, avec le carbone auquel ils sont liés, forment un cycle C3_20 cycloalkyle éventuellement substitué avec un groupe C1_6 alkyle; et où R9 est choisi parmi un hydrogène, un groupe C1_30 alkyle, un groupe C1-30 alkyle substitué, un groupe C6_30 aryle et un groupe C6_30 aryle substitué; et, éventuellement, un agent durcisseur. La présente invention fournit un procédé de formation d'une jonction métallurgique encapsulée comprenant : la fourniture d'une composition de fondant durcissable de la présente invention ; la fourniture d'une pluralité de premiers contacts électriques ; la fourniture d'une pluralité de seconds contacts électriques correspondants ; la fourniture d'une soudure ; l'application de la composition de fondant durcissable à au moins l'un de la pluralité de premiers contacts électriques et de la pluralité de seconds contacts électriques correspondants ; la mise en place de la pluralité de premiers contacts électriques à proximité de la pluralité de seconds contacts électriques correspondants ; le chauffage de la soudure au-delà de sa température de refusion pour former une soudure fondue et l'exposition de la soudure fondue à la pluralité de premiers contacts électriques et la pluralité de seconds contacts électriques correspondants ; le déplacement de la composition de fondant durcissable de la pluralité de premiers contacts électriques et de la pluralité de seconds contacts électriques correspondants avec la soudure fondue et la formation d'une pluralité d'interconnexions électriques entre la pluralité de premiers contacts électriques et la pluralité de seconds contacts électriques correspondants ; et le durcissement du composant résine, l'encapsulation de la pluralité d'interconnexions électriques. Description détaillée La composition de fondant durcissable de la présente invention est conçue pour faciliter la fabrication de composants électriques ayant des interconnexions électriques soudées et encapsulées. Par exemple, la composition de fondant durcissable de la présente invention est de préférence conçue pour fonctionner comme une formulation de sous-remplissage sans fusion dans la fabrication de dispositifs semi-conducteurs. Le terme "composition de sous-remplissage sans fusion" tel qu'il est utilisé ici et dans les revendications annexées désigne une composition de fondant durcissable qui présente une activité de fondant de soudure et un durcissement latent pour faciliter l'encapsulation d'interconnexions soudées. Le terme "stabilité au stockage" tel qu'il est utilisé ici et dans les revendications annexées en référence à une composition de fondant durcissable de la présente invention (dans un système à un emballage) signifie que la viscosité de la composition de fondant durcissable augmente de moins de 5 % à la suite d'un stockage à 55°C pendant une semaine, la viscosité étant mesurée au moyen d'un viscosimètre Brookfield DV-I+ à 20°C utilisant un mobile Brookfield #S00 réglé à 100 tr/min.
Le terme "stable au stockage" tel qu'il est utilisé ici et dans les revendications annexées en référence à une composition de fondant durcissable de la présente invention signifie que la composition de fondant durcissable présente une stabilité au stockage. La composition de fondant durcissable de la présente invention comprend (consiste essentiellement en), comme composants initiaux : un composant résine ayant au moins deux groupes oxirane par molécule ; un acide carboxylique ; un agent fondant amine représenté par la formule I ; et, éventuellement, un agent durcisseur. De préférence, la composition de fondant durcissable contient moins de 10 % en poids de matériau qui se volatilise par chauffage à 250°C, comme déterminé par analyse thermogravimétrique (ATG) en utilisant une montée de la température de 10°C/min à partir de 25°C. Le dégagement de gaz par décomposition du sous-remplissage a tendance à provoquer des vides dans l'interstice entre la plaquette de semi-conducteur et le substrat, ce qui conduit à des problèmes potentiels de fiabilité pour le dispositif encapsulé produit. Le composant résine utilisé dans la composition de fondant durcissable de la présente invention inclut des matériaux ayant au moins deux groupes oxirane par molécule. De préférence, le composant résine utilisé est une résine époxyde ayant au moins deux groupes époxydes par molécule, par exemple des polyépoxydes aliphatiques, cycloaliphatiques, aromatiques ou hétérocycliques substitués ou non substitués. De préférence encore, le composant résine est une résine époxyde choisie parmi une résine époxyde de type bisphénol (par exemple résine époxyde de type bisphénol A, résine époxyde de type bisphénol F, résine époxyde de type bisphénol S) ; les diglycidyléthers aromatiques ; les glycidyléthers multifonctionnels aromatiques ; les diglycidyléthers aliphatiques et les glycidyléthers multifonctionnels aliphatiques. De préférence encore, le composant résine est une résine époxyde de type bisphénol. De manière particulièrement préférable, le composant résine est une résine époxyde de type bisphénol A. La composition de fondant durcissable comprend de préférence 10 à 99 % en poids (de préférence encore 20 à 90 % en poids, de préférence encore 30 à 75 % en poids, de manière particulièrement préférable 30 à 50 % en poids) de composant résine. Le composant résine utilisé dans la composition de fondant durcissable de la présente invention inclut en outre éventuellement un matériau ayant au moins trois groupes oxirane par molécule. Un matériau ayant au moins trois groupes oxirane par molécule est éventuellement inclus dans le composant résine pour augmenter la température de transition vitreuse du produit résine durci et pour réduire la durée de gélification pour la formulation.

De préférence, la composition de fondant durcissable de la présente invention comprend, comme composants initiaux : un acide carboxylique et un agent fondant amine représenté par la formule I à un rapport d'équivalents d'azote d'amine de l'agent fondant amine à la teneur en acide carboxylique (-COOH) de 1:1 à 20:1, (de préférence encore de 1:1 à 10:1 ; de manière particulièrement préférable de 1:1 à 4:1). De préférence, quand ils sont combinés, l'acide carboxylique et l'agent fondant amine représenté par la formule I forment un complexe fondant. De préférence, le complexe fondant formé est un complexe acide-base. De préférence, le complexe fondant présente une perte en pourcentage en poids < 25 % en poids (de préférence encore < 20 % en poids ; de manière particulièrement préférable < 15 % en poids) par chauffage à 230°C, déterminée par analyse thermogravimétrique (ATG) en utilisant une montée de la température de 10°C/min à partir de 25°C. La composition de fondant durcissable de la présente invention comprend éventuellement en outre un agent durcisseur. Des agents durcisseurs conventionnels peuvent être utilisés en même temps que le composant résine et l'agent fondant amine, à condition que les agents durcisseurs puissent durcir le composant résine. Les agents durcisseurs conventionnels incluent par exemple les phénols polyfonctionnels, les alcools polyfonctionnels, les amines, les composés de l'imidazole, les anhydrides d'acide, les composés organiques du phosphore et leurs halogénures. De préférence, tout agent durcisseur utilisé devrait être un agent durcisseur latent (c'est-à-dire un agent durcisseur qui n'agit pas en initiant la gélification du composant résine à des températures < 225°C) en permettant la refusion de la soudure sans interférence et en facilitant la stabilité au stockage pour les compositions de fondant durcissable dans les systèmes à un emballage. La composition de fondant durcissable de la présente invention comprend éventuellement en outre un solvant. Un solvant est éventuellement inclus dans la composition de fondant durcissable de la présente invention pour faciliter la fourniture du composant résine et de l'agent fondant amine à la surface ou aux surfaces qui doivent être soudées. De préférence, la composition de fondant durcissable contient 1 à 70 % en poids de solvant (de préférence encore 1 à 35 % en poids de solvant; de manière particulièrement préférable 1 à 20 % en poids de solvant). Le solvant utilisé dans la composition de fondant durcissable de la présente invention est de préférence un solvant organique choisi parmi les hydrocarbures (par exemple dodécane, tétradécane); les hydrocarbures aromatiques (par exemple benzène, toluène, xylène, triméthylbenzène, benzoate de butyle, dodécylbenzène); les cétones (par exemple méthyléthylcétone, méthylisobutylcétone, cyclohexanone); les éthers (par exemple tétrahydrofurane, 1,4-dioxane et tétrahydrofurane, 1,3-dioxalane, diprolylèneglycol diméthyléther); les alcools (par exemple 2-méthoxy-éthanol, 2-butoxyéthanol, méthanol, éthanol, isopropanol, a-terpinéol, alcool benzylique, 2-hexyldécanol); les esters (par exemple acétate d'éthyle, lactate d'éthyle, acétate de butyle, adipate de diéthyle, phtalate de diéthyle, monobutylacétate de diéthylèneglycol, acétate de monométhyléther de propylèneglycol, lactate d'éthyle, 2-hydroxyisobutyrate de méthyle, acétate de 10 monométhyléther de propylèneglycol); et amides (par exemple N-méthylpyrrolidone, N,N-diméthylformamide et N,N-diméthylacétamide); dérivés de glycol (par exemple cellosolve, butylcellosolve); glycols (par exemple éthylèneglycol; diéthylèneglycol; dipropylèneglycol; triéthylèneglycol; hexylèneglycol; 1,5-pentanediol); éthers de glycol (par exemple propylèneglycol 15 monométhyléther, méthylcarbitol, butylcarbitol); et solvants pétroliers (par exemple éther de pétrole, naphta). De préférence encore, le solvant utilisé dans la composition de fondant durcissable de la présente invention est un solvant organique choisis parmi la méthyléthylcétone; le 2-propanol; le propylèneglycol monométhyléther; l'acétate de propylèneglycol monométhyléther ; le lactate 20 d'éthyle et le 2-hydroxyisobutyrate de méthyle. De manière particulièrement préférable, le solvant utilisé dans la composition de fondant durcissable de la présente invention est le propylèneglycol monométhyléther. La composition de fondant durcissable de la présente invention, comprend éventuellement en outre un agent épaississant. De préférence, la 25 composition de fondant durcissable contient 0 à 30 % en poids d'agent épaississant. L'agent épaississant utilisé dans la composition de fondant durcissable de la présente invention peut être choisi parmi les matériaux résiniques sans durcissement (c'est à dire < 2 groupes fonctionnels réactifs par molécule), comme, par exemple, une résine novolaque sans durcissement. 30 L'agent épaississant utilisé dans la composition de fondant durcissable présente de préférence une viscosité supérieure à celle présentée par le composant résine (dans sa forme non durcie). Quand il est présent, l'agent épaississant peut être utilisé en une quantité de 0,1 à 35 % en poids, sur la base du poids total de la composition de fondant durcissable.
La composition de fondant durcissable de la présente invention, comprend éventuellement en outre un agent thixotropique. De préférence, la composition de fondant durcissable contient 1 à 30 % en poids d'agent thixotropique. L'agent thixotropique utilisé dans la composition de fondant durcissable de la présente invention peut être choisi les amides d'acides gras (par exemple stéaramide, bisamide d'acide hydroxystéarique); les esters d'acides gras (par exemple cire de ricin, cire d'abeille, cire de carnauba); les agents thixotropiques organiques (par exemple polyéthylèneglycol, poly(oxyde d'éthylène), méthylcellulose, éthylcellulose, hydroxyéthylcellulose, hydroxypropylcellulose, monooléate de diglycérine, laurate de diglycérine, oléate de décaglycérine, monolaurate de diglycérine, laurate de sorbitan); les agents thixotropiques inorganiques (par exemple poudres de silice, poudres de kaolin). De préférence, l'agent thixotropique utilisé est choisi parmi un polyéthylèneglycol et un amide d'acide gras.
La composition de fondant durcissable de la présente invention, comprend éventuellement en outre une charge inorganique. Les charges inorganiques peuvent être choisies parmi l'alumine, l'hydroxyde d'aluminium, un aluminosilicate, la cordiérite, le silicate de lithium et d'aluminium, l'aluminate de magnésium, l'hydroxyde de magnésium, l'argile, le talc, le trioxyde d'antimoine, le pentoxyde d'antimoine, l'oxyde de zinc, la silice colloïdale, la silice fondue, la poudre de verre, la poudre de quartz et les microsphères de verre. Quand elle est présente, la composition de fondant durcissable de la présente invention contient de préférence 0 à 70 % en poids (de préférence encore 0 à 35 % en poids, de préférence encore 0 à 20 % en poids; de manière particulièrement préférable 0,1 à 20 % en poids) de charge inorganique. La composition de fondant durcissable de la présente invention, comprend éventuellement en outre un antioxydant. Quand il est présent, la composition de fondant durcissable de la présente invention contient de préférence 0,01 à 30 % en poids (de préférence encore 0,01 à 20 % en poids) d' antioxydant. La composition de fondant durcissable de la présente invention comprend éventuellement en outre un diluant réactif. De préférence, le diluant réactif facultatif devrait présenter une viscosité qui est inférieure à la viscosité présentée par le composant résine (dans sa forme non durcie). Le diluant réactif peut être choisi de préférence parmi les époxydes monofonctionnels (par exemple C6_28 alkylglycidyléthers; C6_28 glycidylesters d'acides grans; C6_28 alkylphénol glycidyléthers) et certains époxydes multifonctionnels (par exemple triméthylolpropane triglycidyléther; diglycidylaniline). Quand il est présent, le diluant réactif peut être utilisé en une quantité < 50 % en poids (sur la base du poids du composant résine). La composition de fondant durcissable de la présente invention comprend éventuellement en outre un agent de dégagement d'air conventionnel. Les agents de dégagement d'air sont considérés comme augmentant le mouillage des surfaces qui doivent être soudées pendant la refusion de la soudure. Quand il est présent, l'agent de dégagement d'air peut être utilisé en une quantité < 1 % en poids, sur la base du poids total de la composition de fondant durcissable. La composition de fondant durcissable de la présente invention comprend éventuellement en outre un agent antimousse conventionnel. Les agents antimousse sont considérés comme augmentant le mouillage des surfaces qui doivent être soudées pendant la refusion de la soudure et réduisant les défauts par inclusion de gaz lors du durcissement de la composition de fondant durcissable. Quand il est présent, l'agent antimousse peut être utilisé en une quantité < 1 % en poids de la composition de fondant durcissable.
La composition de fondant durcissable de la présente invention comprend éventuellement en outre un promoteur d'adhésion conventionnel. Les promoteurs d'adhésion conventionnels incluent les silanes, comme, par exemple, le glycidoxypropyltriméthoxysilane; le y-aminopropyltrithosysilane; 1'isocyanurate triméthoxysilylpropylé; le 1343 ,4-époxyc yclohex yl)éthyltriéthoxy- silane; le glycidopropyldiéthoxyméthylsilane; le 13-(3,4-époxycyclohexyl)éthyl- triméthoxysilane; le y-glycidoxypropyltriéthoxysilane; le y-mercaptopropyltriméthoxysilane; le N-bêta-(aminoéthyl)-gamma-- aminopropyltriméthoxysilane; la bis(triméthoxysilylpropyl)amine; et le y-uréidopropyltriéthoxysilane. Quand il est présent, le promoteur d'adhésion peut être utilisé en une quantité < 2 % en poids de la composition de fondant durcissable. La composition de fondant durcissable de la présente invention comprend éventuellement en outre un ignifugeant conventionnel. Les ignifugeants conventionnels incluent les composés bromés (par exemple décabromodiphényléther, tétrabromobisphénol A, anhydride tétrabromophtalique, tribromophénol); les composés du phosphore (par exemple phosphate de triphényle, phosphate de tricrésyle, phosphate de trixylyle, phosphate de crésyle et diphényle); les hydroxydes métalliques (par exemple hydroxyde de magnésium, hydroxyde d'aluminium); le phosphore rouge et ses produits modifiés; les composés de l'antimoine (par exemple trioxyde d'antimoine, pentoxyde d'antimoine); et les composés de triazine (par exemple mélamine, acide cyanurique, cyanurate de mélamine). Quand il est présent, l'ignifugeant peut être utilisé en une quantité de 0,01 à 35 % en poids (de préférence 0,01 à 10 % en poids) de la composition de fondant durcissable.
La composition de fondant durcissable de la présente invention comprend éventuellement en outre des additifs supplémentaires choisis parmi les agents de matage, les agents colorants, les stabilisants de dispersion, les agents chélatants, les particules thermoplastiques, les agents imperméables aux UV, les agents nivelants et les agents réducteurs.
La composition de fondant durcissable de la présente invention peut être fournie sous forme d'un système à un emballage contenant tous les ingrédients. A titre d'alternative, la composition de fondant durcissable peut être fournie sous forme d'un système à deux emballages ; où le composant résine est fourni dans la première partie et l'agent fondant amine et l'agent durcisseur facultatif sont fournis dans une seconde partie ; et où la première partie et la seconde partie sont combinées avant l'utilisation. La composition de fondant durcissable de la présente invention peut être utilisée par exemple dans la production de composants électroniques, de modules électroniques et de plaques de circuits imprimés. La composition de fondant durcissable peut être appliquée à la surface ou aux surfaces qui doivent être soudées par toute technique conventionnelle incluant les techniques de pulvérisation de liquide, les techniques de moussage de liquide, les techniques de prélèvement et d'immersion, les techniques à la vague, ou toute autre technique conventionnelle capable de distribuer un liquide ou un semi-solide sur une plaquette de silicium ou un substrat. La composition de fondant durcissable de la présente invention comprend éventuellement en outre une poudre de soudure; où la composition de fondant durcissable est une pâte de soudure. De préférence, la poudre de soudure est un alliage choisi parmi Sn/Pb, Sn/Ag, Sn/Ag/Cu, Sn/Cu, Sn/Zn, Sn/Zn/Bi, Sn/Zn/Bi/In, Sn/Bi et Sn/In (de préférence où la poudre de soudure est un alliage choisi parmi 63 % en poids de Sn/37 % en poids de Pb; 96,5 % en poids de Sn/3,5 % en poids de Ag; 96 % en poids de Sn/3,5 % en poids de Ag/0,5 % en poids de Cu; 96,4 % en poids de Sn/2,9 % en poids de Ag/0,5 % en poids de Cu; 96,5 % en poids de Sn/3 % en poids de Ag/0,5 % en poids de Cu; 42 % en poids de Sn/58 % en poids de Bi; 99,3 % en poids de Sn/0,7 % en poids de Cu; 91 % en poids de Sn/9 % en poids de Zn et 89 % en poids de Sn/8 % en poids de Zn/3 % en poids de Bi). La pâte de soudure comprend de préférence : 1 à 50 % en poids (de préférence encore 5 à 30 % en poids, de manière particulièrement préférable 5 à 15 % en poids) d'une combinaison d'un composant résine avec un complexe fondant (formé par la combinaison d'un acide carboxylique et d'un agent fondant amine représenté par la formule I) ; et 50 à 99 % en poids d'une poudre de soudure. La pâte de soudure peut être combinée par des techniques conventionnelles, par exemple par malaxage et mélange de la poudre de soudure avec l'agent fondant amine et le composant résine au moyen d'un appareillage conventionnel pour de telles opérations. La pâte de soudure peut être utilisée par exemple dans la production de composants électroniques, de modules électroniques et de plaques de circuits imprimés. La pâte de soudure peut être appliquée à la surface ou aux surfaces qui doivent être soudées par toute technique conventionnelle incluant l'impression de la pâte de soudure au travers d'un masque de soudure conventionnel au moyen d'un appareil de soudage ou d'un appareil de sérigraphie. L'agent fondant amine représenté par la formule I utilisé dans la composition de fondant durcissable de la présente invention peut être préparé au moyen de techniques de synthèse conventionnelles bien connues de l'homme du métier moyen. Le complexe fondant utilisé dans la composition de fondant durcissable de la présente invention peut être préparé par exemple en : (a) combinant un agent fondant amine selon la formule I avec un acide carboxylique (voir par exemple l'exemple 5) ; ou (b) ajoutant un acide carboxylique à un certain stade pendant la préparation d'un agent fondant amine selon la formule (1). De préférence, le complexe fondant utilisé dans la composition de fondant durcissable de la présente invention est préparé en combinant un agent fondant amine selon la formule I avec un acide carboxylique. Eventuellement, un agent fondant selon la formule I et un acide carboxylique peuvent être combinés dans un solvant (par exemple 1,3-dioxolane) pour faciliter la formation du complexe fondant. Le solvant peut ensuite être retiré par évaporation en laissant le complexe fondant.
Le procédé de formation d'une pluralité d'interconnexions électriques encapsulées de la présente invention peut éventuellement faire partie d'un processus de soudage à puce retournée ("flip chip"), où une puce de semiconducteur est montée sur une plaque de circuit imprimé, où la puce de semiconducteur comprend une pluralité de premiers contacts électriques et où la plaque de circuit imprimé comprend une pluralité de seconds contacts électriques correspondants. Dans un tel processus à puce retournée, la composition de fondant durcissable de la présente invention est appliquée à l'un, ou aux deux, de la pluralité de premiers contacts électriques et de la pluralité de seconds contacts électriques correspondants pour faciliter la liaison par soudure de la pluralité de premiers contacts électriques à la pluralité de seconds contacts électriques correspondants pour former des interconnexions électriques. De préférence, le procédé de soudure à puce retournée comprend en outre une étape de durcissement dans laquelle le composant résine est durci, en encapsulant les interconnexions électriques entre la pluralité de premiers contacts électriques et la pluralité de seconds contacts électriques. Pendant le procédé de formation d'une pluralité d'interconnexions électriques encapsulées de la présente invention, la composition de fondant durcissable de la présente invention est de préférence appliquée sur une plaque de circuit imprimé, avec ou sans application de lissage, au-dessus de la pluralité de premiers contacts électriques. La soudure est de préférence appliquée à la pluralité de seconds contacts électriques correspondants sur la puce de semi-conducteur sous forme de billes de soudure. La puce de semi-conducteur avec la soudure fixée est ensuite disposée au-dessus de la plaque de circuit imprimé traitée avec la composition de fondant durcissable. La puce de semi-conducteur est ensuite alignée avec la plaque de circuit imprimé et la soudure est chauffée au-delà de sa température de refusion. Pendant la refusion, la composition de fondant durcissable joue le rôle d'un fondant et favorise l'adhésion de la soudure à la première pluralité de contacts électriques sur la plaque de circuit imprimé en formant une pluralité d'interconnexions électriques entre la pluralité de premiers contacts électriques et la pluralité de seconds contacts électriques correspondants. Le composé résine est ensuite durci pour encapsuler la pluralité d'interconnexions électriques. Pendant la refusion, la soudure fond et s'écoule pour former la pluralité d'interconnexions électriques. De préférence, la composition de fondant durcissable ne devrait pas gélifier avant que la soudure se soit écoulée et forme la pluralité d'interconnexions électriques, autrement la plaque de circuit imprimé et la puce de semi-conducteur pourraient ne pas être alignées correctement. Il est préférable que le composant résine dans la composition de fondant durcissable durcisse complètement après la refusion de la soudure pour former une jonction électrique encapsulée. Certains modes de réalisation de la présente invention vont maintenant être décrits en détail dans les exemples suivants.
Exemple 1: Synthèse d'un agent fondant amine Un agent fondant amine 2,6-diamino-2,5,6-triméthylheptan-3-ol a été préparé au moyen du processus suivant. D'abord, un intermédiaire 2,5,6-triméthyl-2,6-dinitroheptan-3-ol a été préparé au moyen du procédé de synthèse suivant NO2 /o H3C Spécifiquement, un ballon tricol à fond rond a été équipé avec un barreau d'agitateur, un thermocouple, une ampoule à brome coiffée avec une entrée d'azote et un réfrigérant. Le ballon a ensuite été chargé avec du 2- nitropropane (50 g, 0,56 mol, 5,0 équivalents) et une quantité catalytique de 1,8-diazabicyclo[5.4.0]undéc-7-ène. Le contenu du ballon a ensuite été agité sous azote pendant trente minutes. Puis du crotonaldéhyde (7,9 g, 9,2 mL, 0,112 mole, 1,0 équivalent) a été ajouté au ballon goutte à goutte sur une période de vingt minutes. Le contenu du ballon a ensuite été agité sous azote for 5-6 heures, durée au cours de laquelle on a observé qu'un solide blanc précipitait dans la solution. À ce stade, l'analyse CG montrait l'absence de tout crotonaldéhyde dans le mélange réactionnel. Le contenu du ballon a été laissé sous agitation pendant une nuit sous azote. Le précipité a ensuite été filtré sous vide depuis la solution et a été lavé soigneusement avec de l'eau pour donner un solide blanc. Le solide intermédiaire a été séché à l'air, puis séché sous vide à 45 °C. Le rendement total du dinitroalcool intermédiaire souhaité était 72% (27,8 g). Le test par résonance magnétique nucléaire ("RMN") et chromatographie liquide ("CL") montrait que l'intermédiaire était pur à plus de 99%.
Deuxièmement, l'agent fondant amine 2,6-diamino-2,5,6-triméthyl- heptan-3-ol produit a ensuite été préparé à partir de l'intermédiaire dinitroalcool au moyen du procédé de synthèse suivant Spécifiquement, 25 g de l'intermédiaire dinitroalcool ont été dissous dans 200 mL de méthanol avec 14,2 g de RaNi 3111 comme catalyseur. Le mélange a ensuite été hydrogéné dans un autoclave à 60 °C sous 4,137 kPa (600 psi) de pression d'hydrogène. Après un traitement qui incluait la filtration du catalyseur et le retrait du méthanol, 11 g (rendement 59%) d'un produit liquide de faible viscosité ont été obtenus. L'analyse par RMN et par chromatographie en phase gazeuse-spectrométrie de masse ("CG-SM") confirmait la présence de l'agent fondant amine produit souhaité 2,6-diamino-2,5,6-triméthylheptan-3-ol. La spectrométrie de masse à ionisation chimique (IC-SM) montrait [M+H] = 189 et l'analyse CG montrait que la pureté du produit était 94%. Le point d'ébullition du produit était 125°C à 135°C à 0,68 kPa (5,1 torr). RMN de 13C (CDC13): 6 16,8, 25,2, 27,9, 30,8, 34,7, 42,2, 51,8, 52,8 et 77,3 ppm. Exemple 2: Synthèse d'un agent fondant amine Un agent fondant amine 2,6-diamino-2,6-diméthy1-5-phénylheptan-3- ol a été préparé au moyen du processus suivant. D'abord, un intermédiaire 2,6- diméthyl-2,6-dinitro-5-phénylheptan-3-ol a été préparé au moyen du procédé de synthèse suivant NO2 Spécifiquement, un ballon tricol à fond rond a été équipé d'un barreau d'agitateur, d'un thermocouple, d'une ampoule à brome coiffée d'une entrée d'azote et d'un réfrigérant. Le ballon a ensuite été chargé avec du 2-nitropropane (101,1 g, 1,14 mol, 6,0 équivalents) et une quantité catalytique de 1,8-diazabicyclo[5.4.0]undéc-7-ène ("DBU"). Le contenu du ballon a ensuite été agité sous azote pendant vingt minutes. Puis du trans-cinnamaldéhyde (25,0 g, 0,19 mole, 1,0 équivalent) a été ajouté au ballon goutte à goutte sur une période de vingt minutes. Pendant l'addition du trans-cinnamaldéhyde, un exotherme d'approximativement 22°C a été observé. Après l'addition complète du trans- cinnamaldéhyde, le contenu du ballon a été chauffé à 50°C et maintenu à cette température pendant 4 heures. Le mélange a ensuite été mis à refroidir à la température ambiante. Quand le contenu du ballon a atteint 36,8°C, un solide jaune pâle s'est formé dans la solution. Le contenu du ballon a ensuite été filtré sur un entonnoir de Buchner et la poudre de diaminoalcool intermédiaire recueillie a été soigneusement lavée avec du pentane et de l'éther. La poudre de diaminoalcool intermédiaire a ensuite été mise à sécher sous vide pendant 1 heure. Le rendement total de l'intermédiaire diaminoalcool souhaité était 62 % (36 g). L'analyse par RMN montrait que l'intermédiaire diaminoalcool était pur à plus de 99 %. RMN de 'H (CDC13): ô 1,45-2,27 (m, 15H), 3,52-3,54 (m, 1H), 3,67-3,74 (m, 1H), 7,17-7,34 (m, 5H). RMN de 13C (CDC13): Ô 20,8, 22,4, 23,2, 25,8, 31,3, 50,3, 72,9, 91,5, 91,6, 128,1, 128,7, 129,4, 136,6 ppm. Deuxièmement, l'agent fondant amine 2,6-diamino-2,6- diméthy1-5-phénylheptane-3-ol produit a ensuite été préparé à partir de l'intermédiaire dinitroalcool au moyen du procédé de synthèse suivant30 H2 Spécifiquement, 50 g de l'intermédiaire dinitroalcool ont été dissous dans 300 mL de méthanol avec 24,3 g de RaNi 3111 comme catalyseur. Le mélange a ensuite été hydrogéné dans un autoclave à 60°C sous 4137 kPa (600 psi) de pression d'hydrogène. Après un traitement qui incluait la filtration du catalyseur et le retrait du méthanol, 40 g (rendement 68%) d'un produit liquide de grande viscosité ont été obtenus. L'analyse par RMN et chromatographie en phase gazeuse-spectrométrie de masse ("CG-SM") confirmait la présence de l'agent fondant amine 2,6-diamino-2,6-diméthy1-5-phénylheptane-3-ol produit souhaité. La spectrométrie de masse à ionisation chimique (IC-SM) montrait [M+H] = 251 et l'analyse CG montrait que la pureté du produit était 78% à la sortie de l'autoclave. Le reste du produit présent semblait être le produit de monoaddition obtenu par l'inverse de la réaction de Henry. Le produit a ensuite été purifié à une pureté de 96,2 % par distillation sous vide. Le point d'ébullition du produit purifié a été déterminé comme étant 150 °C à 160 °C à 0,67 kPa (5,0 torr). RMN de 'H (CDC13): S 0,91-0,99 (m, 12H), 1,67-1,81 (m, 3H), 2,71-2,76 (m, 2H), 7,08-7,23 (m, 5H). RMN de 13C (CDC13): 8 24,6, 27,9, 28,3, 29,8, 31,6, 51,8, 52,6, 54,2, 75,9, 126,3, 127,8, 129,4, 142,0 ppm.
Exemple 3 : Synthèse d'un agent fondant amine Un agent fondant amine ayant la formule OH li L'r-'0 OH a été préparé au moyen du processus suivant. Spécifiquement, dans un récipient réactionnel muni d'un barreau d'agitateur, 0,05 mole du produit de l'exemple 1 a été ajoutée. Le récipient réactionnel a ensuite été placé sur une plaque chauffante ayant une capacité d'agitation magnétique. Le récipient réactionnel a ensuite été rendu inerte avec de l'azote et 0,1 mole de 2-éthylhexylglycidyléther (disponible auprès de Momentive Performance Materials) a ensuite été ajoutée au récipient réactionnel à la température ambiante, sous agitation. La température du point de réglage sur la plaque chauffante a ensuite été augmentée à 75°C et le contenu du récipient réactionnel a été mis sous agitation continuée pendant deux (2) heures. La température du point de réglage de la plaque chauffante a ensuite été portée à 140°C et le contenu du récipient réactionnel a été mis sous agitation continuée pendant deux (2) heures encore. La température du point de réglage de la plaque chauffante a ensuite été réduite à 80°C et un vide a été établi dans le récipient réactionnel, ce qui a réduit la pression dans le récipient à 30 mm Hg. Le contenu du récipient réactionnel a été mis sous agitation continuée dans ces conditions pendant encore deux (2) heures pour fournir l'agent fondant produit. La perte de poids en pourcentage de l'agent fondant produit par chauffage à 250°C a été mesurée par analyse thermogravimétrique (ATG) en utilisant une montée de la température de 10°C/min à partir de 25°C. La perte de poids (PP) mesurée pour l'agent fondant produit était 9 % en poids.
Exemple 4: Synthèse d'un agent fondant amine Un agent fondant amine ayant la formule OH HN OH a été préparé au moyen du processus suivant. Spécifiquement, dans un récipient réactionnel muni d'un barreau d'agitateur, 0,05 mole du produit de l'exemple 2 a été ajoutée. Le récipient réactionnel a ensuite été placé sur une plaque chauffante ayant une capacité d'agitation magnétique. Le récipient réactionnel a ensuite été rendu inerte avec de l'azote et 0,1 mole de 2-éthylhexylglycidyléther (disponible auprès de Momentive Performance Materials) a ensuite été ajoutée au récipient réactionnel à la température ambiante, sous agitation. La température du point de réglage sur la plaque chauffante a ensuite été augmentée à 75°C et le contenu du récipient réactionnel a été mis sous agitation continuée pendant deux (2) heures. La température du point de réglage de la plaque chauffante a ensuite été portée à 140°C et le contenu du récipient réactionnel a été mis sous agitation continuée pendant deux (2) heures encore. La température du point de réglage de la plaque chauffante a ensuite été réduite à 80°C et un vide a été établi dans le récipient réactionnel, ce qui a réduit la pression dans le récipient à 30 mm Hg. Le contenu du récipient réactionnel a été mis sous agitation continuée dans ces conditions pendant encore deux (2) heures pour fournir l'agent fondant produit. La perte de poids en pourcentage de l'agent fondant produit par chauffage à 250°C a été mesurée par analyse thermogravimétrique (ATG) en utilisant une montée de la température de 10°C/min à partir de 25°C. La perte de poids (PP) mesurée pour l'agent fondant produit était 5 % en poids.
Exemple 5 : Préparation d'un complexe fondant Un agent fondant amine (4 g) préparé selon le processus présenté dans l'exemple 3 a été mélangé à la main avec de l'acide 1,4-dihydroxy-2-naththoïque (0,37 g) dans le 1,3-dioxolane (1,5 g) dans les conditions ambiantes pour former un complexe fondant ayant un rapport d'équivalents de l'azote d'amine d'agent fondant amine à la teneur en acide carboxylique (-COOH) d'environ 2:1. Le 1,3- dioxolane a été retiré du complexe fondant par chauffage à 80°C pendant trente minutes. La perte de poids en pourcentage du complexe fondant par chauffage à 230°C a ensuite été mesurée par analyse thermogravimétrique (ATG) en utilisant 25 une montée de la température de 10°C/min à partir de 25°C. La perte de poids (PP) mesurée pour le complexe fondant était 20,2 % en poids. Exemple 6 : Préparation d'un complexe fondant Un agent fondant amine (4 g) préparé selon le processus présenté dans 30 l'exemple 4 a été mélangé à la main avec de l'acide 1,4-dihydroxy-2-naththoïque (0,37 g) dans les conditions ambiantes au moyen d'une spatule pour former un complexe fondant ayant un rapport d'équivalents d'azote d'amine d'agent fondant amine à la teneur en acide d'acide carboxylique (-COOH) de 1,8:1.
La perte de poids en pourcentage du complexe fondant par chauffage à 250°C a été mesurée par analyse thermogravimétrique (ATG) en utilisant une montée de la température de 10°C/min à partir de 25°C. La perte de poids (PP) mesurée pour le complexe fondant était 13,6 % en poids.
Exemple 7: Préparation d'une composition de fondant durcissable Le complexe fondant préparé selon l'exemple 6 a été combiné avec un produit de réaction de résine époxyde liquide d'épichlorhydrine et de bisphénol A (disponible auprès de The Dow Chemical Company sous D.E.R.TM 331TM) à un rapport en poids de 1:1 pour former une composition de fondant durcissable. Exemple 8 : Evaluation de la capacité fondante La capacité fondante de la composition de fondant durcissable préparée selon l'exemple 7 a été évaluée au moyen du processus suivant. Un coupon de cuivre a été utilisé comme contact électrique destiné à être soudé. Une petite goutte de la composition de fondant durcissable préparée selon l'exemple 7 a été distribuée sur la surface destinée à être soudée du coupon de cuivre. Quatre billes d'un diamètre de 0,381 mm d'une soudure sans plomb (95,5 % en poids de Sn/4,0 % en poids de Ag/0,5 % en poids de Cu) ont été placées dans la goutte de complexe fondant sur le coupon de cuivre. La plage de fusion de la soudure sans plomb utilisée était 217 à 221°C. Le coupon de cuivre a ensuite été placé sur une plaque chauffante préchauffée à 145°C et maintenu dans cette position pendant deux (2) minutes. Les coupons de cuivre ont ensuite été placés sur une autre plaque chauffante préchauffée à 260°C et maintenus dans cette position jusqu'à ce que la soudure atteigne des conditions de refusion. Le coupon de cuivre a ensuite été retiré de la chaleur et évalué par (a) l'étendue de fusion et de coalescence des quatre billes de soudure placées initialement, (b) la taille de la soudure ayant subi une coalescence résultante pour évaluer l'écoulement et l'étalement et (c) la liaison de la soudure à la surface du coupon de cuivre. La capacité fondante de la composition de fondant durcissable a été déterminée comme étant 4 sur une échelle de 0 à 4, où : 0 = pas de fusion entre les gouttes de soudure et pas de liaison de la soudure au coupon de cuivre ; 1,2 = fusion partielle à complète entre les gouttes de soudure, mais pas de liaison de la soudure au coupon de cuivre ; 3 = fusion complète entre les gouttes de soudure mais étalement et écoulement minimes de la soudure ; 4 = fusion complète entre les gouttes de soudure, bon étalement et bon écoulement de la soudure sur la surface du coupon de cuivre et liaison de la soudure au coupon de cuivre.
Claims (10)
- REVENDICATIONS1. Composition de fondant durcissable, comprenant, comme composants initiaux: un composant résine ayant au moins deux groupes oxirane par molécule; un acide carboxylique; un agent fondant amine représenté par la formule I: R2 (I) où RI, R2, R3 et R4 sont choisis indépendamment parmi un hydrogène, un groupe Ci_80 alkyle substitué, un groupe C1-80 alkyle non substitué, un groupe C7-80 arylalkyle substitué et un groupe C7_80 arylalkyle non substitué; où R7 et R8 sont choisis indépendamment parmi un groupe C1_20 alkyle, un groupe C1_20 alkyle substitué, un groupe C6_20 aryle et un groupe C6-20 aryle substitué ou bien où R7 et R8, avec le carbone auquel ils sont liés, forment un cycle C3_20 cycloalkyle éventuellement substitué avec un groupe C1_6 alkyle; où RI° et RII sont choisis indépendamment parmi un groupe C1_20 alkyle, un groupe C1_20 alkyle substitué, un groupe C6_20 aryle et un groupe C6_20 aryle substitué ou bien où RI° et Rn, avec le carbone auquel ils sont liés, forment un cycle C3_20 cycloalkyle éventuellement substitué avec un groupe C1_6 alkyle; et où R9 est choisi parmi un hydrogène, un groupe C1_30 alkyle, un groupe Ci_30 alkyle substitué, un groupe C6_30 aryle et un groupe C6_30 aryle substitué; et, éventuellement, un agent durcisseur.
- 2. Composition de fondant durcissable selon la revendication 1, où l'acide carboxylique est choisi dans le groupe consistant en a les acides C8-20monocarboxyliques aliphatiques; les acides C2-20 dicarboxyliques aliphatiques; les acides C6-20 carboxyliques aromatiques; et leurs mélanges.
- 3. Composition de fondant durcissable selon la revendication 2, où l'acide carboxylique est choisi dans le groupe consistant en l'acide octanoïque; 5 l'acide nonanoïque; l'acide undécanoïque; l'acide dodécanoïque; l'acide tridécanoïque; l'acide tétradécanoïque; l'acide pentadécanoïque; l'acide hexadécanoïque; l'acide heptadécanoïque; l'acide stéarique; l'acide hydroxystéarique; l'acide oléique; l'acide linoléique; l'acide a-linolénique; l'acide icosanoïque; l'acide oxalique; l'acide malonique; l'acide succinique; l'acide 10 malique; l'acide glutarique; l'acide adipique; l'acide pimélique; l'acide subérique; l'acide benzoïque; l'acide phtalique; l'acide isophtalique; l'acide téréphtalique; l'acide hémimellitique; l'acide trimellitique; l'acide trimésique; l'acide mellophanique; l'acide prehnitique; l'acide pyromellitique; l'acide mellitique; l'acide toluique; l'acide xylique; l'acide hemellitique; l'acide mésitylène; l'acide 15 prehnitique; l'acide cinnamique; l'acide salicylique; l'acide benzoïque; l'acide naphtoïque; la phénolphtaléine; l'acide diphénolique et leurs mélanges.
- 4. Composition de fondant durcissable selon la revendication 1, où la composition de fondant présente un rapport d'équivalents d'azote d'amine d'agent fondant à la teneur en acide carboxylique (-COOH) de 1:1 à 20:1. 20

Composition de fondant durcissable selon la revendication 1, où les substitutions dans le groupe C1_80 alkyle substitué et le groupe C7_80 arylalkyle substitué, parmi lesquels R', R2, R3 et R4 sont choisis, sont choisies parmi au moins un de : un groupe -OH, un groupe -0R5, un groupe -COR5-, un groupe -COR5, un groupe -C(0)R5, un groupe -CHO, un groupe -COOR5, un 25 groupe -OC(0)0R5, un groupe -S(0)(0)R5, un groupe -S(0)R5, un groupe -S(0)(0)NR52, un groupe -OC(0)NR62, un groupe -C(0)NR62, un groupe -CN, un groupe -N(R6)- et un groupe -NO2; où R5 est choisi parmi un groupe C1-28 alkyle, un groupe C3-28 cycloalkyle, un groupe C6_15 aryle, un groupe C7_28 arylalkyle et un groupe C7-28 alkylaryle; où R6 est choisi parmi un hydrogène, 30 un groupe C1_28 alkyle, un groupe C3_28 cycloalkyle, un groupe C6_15 aryle, un groupe C7_28 arylalkyle et un groupe C7_28 alkylaryle.
- 6. Composition de fondant durcissable selon la revendication 1, où un à trois de R', R2, R3 et R4 est (sont) l'hydrogène.
- 7. Composition de fondant durcissable selon la revendication 1, où R1, R2, R3 et R4 sont choisis indépendamment parmi un hydrogène, un groupe -CH2CH(OH)R18 et un groupe -CH2CH(OH)CH2-0-R18; où R18 est choisi parmi un hydrogène, un groupe C1_28 alkyle, un groupe C3_28 cycloalkyle, un groupe C6_28 aryle, un groupe C7_28 arylalkyle et un groupe C7_28 alkylaryle; où R7 et R8 sont l'un et l'autre un groupe méthyle; où R19 et RH sont l'un et l'autre un groupe méthyle; et où R9 est choisi un groupe méthyle et un groupe phényle; et où zéro à trois de R1, R2, R3 et R4 est (sont) l'hydrogène.
- 8. Composition de fondant durcissable selon la revendication 4, où un de R1 et R2 est l'hydrogène; et où un de R3 et R4 est l'hydrogène.
- 9. Composition de fondant durcissable selon la revendication 1, comprenant en outre : une poudre de soudure.
- 10. Procédé de formation d'une jonction métallurgique encapsulée comprenant : la fourniture d'une composition de fondant durcissable selon la revendication 1; la fourniture d'une pluralité de premiers contacts électriques; la fourniture d'une pluralité de seconds contacts électriques correspondants; la fourniture d'une soudure; l'application de la composition de fondant durcissable à au moins l'un de la pluralité de premiers contacts électriques et de la pluralité de seconds contacts électriques correspondants; la mise en place de la pluralité de premiers contacts électriques à proximité de la pluralité de seconds contacts électriques correspondants; le chauffage de la soudure au-delà de sa température de refusion pour former une soudure fondue et l'exposition de la soudure fondue à la pluralité de premiers contacts électriques et la pluralité de seconds contacts électriques correspondants; le déplacement de la composition de fondant durcissable de la pluralité de premiers contacts électriques et de la pluralité de seconds contacts électriques correspondants avec la soudure fondue et la formation d'une pluralité d'interconnexions électriques entre la pluralité de premiers contacts électriques et la pluralité de seconds contacts électriques correspondants; etle durcissement du composant résine, l'encapsulation de la pluralité d'interconnexions électriques.
