Claims (11)
- 하나 이상의 유입 보충 밸브, 유입 압력 밸브 및 주저장실 유출 밸브와 유체 연통하는 주저장실,완충 저장실 유입 밸브와 완충 배출 밸브와 유체 연통하는 완충 저장실,주저장실 유출 밸브와 완충 저장실 유입 밸브를 연결하는 라인,완충 저장실 내의 화학물질의 중량을 감시하고, 완충 저장실 내의 화학물질의 중량을 나타내는 디지털 신호로 변환될 아날로그 신호를 생성하는 로드 셀,완충 저장실의 압력을 조절하기 위한 완충 제어 유입 밸브와 완충 제어 유출 밸브를 포함하는 비례 밸브 블록, 및디지털 신호를 수신하고 비례 밸브 블록에 제어 신호를 생성하여 설정 화학물질 유량을 달성하는 논리 연산 제어기를 포함하는 것을 특징으로 하는 화학물질 이송 시스템.
- 제1항에 있어서,주저장실 내의 화학물질의 중량을 감시하고, 주저장실 내의 화학물질의 중량을 나타내는 디지털 신호로 변환될 아날로그 신호를 생성하는 로드 셀을 또한 포함하는 것을 특징으로 하는 화학물질 이송 시스템.
- 제2항에 있어서,상기 하나 이상의 유입 보충 밸브는 대량 보충 밸브와 미량 보충 밸브를 포함하고,상기 논리 연산 제어기는, 주저장실이 거의 충분한 화학물질을 수용할 때까지 상기 대량 보충 밸브를 개방하기 위한 신호를 전송하고, 주저장실이 필요로 하는 정확한 양의 화학물질을 수용할 때까지 상기 미량 보충 밸브를 채터링시키기 위한 또 다른 신호를 전송하는 것을 특징으로 하는 화학물질 이송 시스템.
- 제2항에 있어서,상기 논리 연산 제어기는, 화학물질이 순차적으로 주저장실이 유입되도록 하나 이상의 유입 보충 밸브 각각에 순차적으로 제어 신호를 전송함으로써, 주저장실의 로드 셀이 각 화학물질을 정확하게 칭량할 수 있는 것을 특징으로 하는 화학물질 이송 시스템.
- 제4항에 있어서,주저장실에 부속되는 모터, 샤프트 및 임펠러 혼합기 조립체를 또한 포함하며,상기 논리 연산 제어기는, 모터를 작동시키고 주저장실 내에 유입된 화학물질을 교반하는 샤프트와 임펠러를 회전시키는 제어 신호를 전송하는 것을 특징으로 하는 화학물질 이송 시스템.
- 제4항에 있어서,완충 저장실에 부속되는 모터, 샤프트 및 임펠러 혼합기 조립체를 또한 포함하며,상기 논리 연산 제어기는, 모터를 작동시키고 완충 저장실 내에 유입된 화학물질을 교반하는 샤프트와 임펠러를 회전시키는 제어 신호를 전송하는 것을 특징으로 하는 화학물질 이송 시스템.
- 제1항에 있어서,완충 유출 밸브의 하류에서 완충 유출 밸브와 유체 연통하는 핀치 밸브를 또한 포함하며,상기 논리 연산 제어기는, 세척 단계 중에 유량이 최대가 되도록 핀치 밸브를 충분히 개방하고 그 후 보다 폐쇄된 소정의 설정점으로 복원시키는 제어 신호를 전송하는 것을 특징으로 하는 화학물질 이송 시스템.
- 제1항에 있어서,주저장실 및 완충 저장실과 연통하는 불활성 가스 공급원을 또한 포함하는 것을 특징으로 하는 화학물질 이송 시스템.
- 제8항에 있어서,상기 불활성 가스 공급원은 불활성 가스 가습기와 연결되어, 가스가 불활성가스 가습기 내의 액체에 의해 가습되는 것을 특징으로 하는 화학물질 이송 시스템.시스템으로부터 이송되는 화학물질은 주구성물이 탈이온수인 화학기계적 연마 배합제이고, 상기 불활성 가스는 질소인 것을 특징으로 하는 화학물질 이송 시스템.
- 제8항 또는 제9항에 있어서,시스템으로부터 이송되는 화학물질은 주구성물이 탈이온수인 화학기계적 연마 배합제이고, 상기 불활성 가스는 질소인 것을 특징으로 하는 화학물질 이송 시스템.
- 하나 이상의 로드 셀과 혼합기를 구비하는 주저장실, 하나 이상의 로드 셀과 혼합기를 구비하는 완충 저장실 및 논리 장치를 포함하는 다중-저장실 로드 셀 조립체를 포함하는 시스템 내에서 낮은 유량으로 액체 화학물질을 이송하는 방법에 있어서,주저장실을 완충 저장실로부터 차단하는 단계,주저장실 내의 압력을 감소시키는 단계,주저장실 내에 액체 화학물질 구성물들을 순차적으로 첨가하는 단계,다중-저장실 로드 셀 조립체를 이용하여 각 액체 화학물질 구성물을 칭량하는 단계,혼합기 내에서 화학물질 구성물들을 혼합하는 단계,주저장실에 불활성 가스를 공급하는 단계,혼합물을 주저장실로부터 완충 저장실로 이송시키는 단계, 및상기 혼합물을 완충 저장실로부터 핀치 밸브를 통하여 이송시키는 단계를 포함하는 것을 특징으로 하는 액체 화학물질 이송 방법.
