Abstract

본 발명은 일반적으로 태양 전지에 관한 것이며, 보다 구체적으로는 태양 전지 제조 공정 및 구조물에 관한 것이지만 이것에 한정되지는 않는다.
태양 전지는 태양 복사선을 전기 에너지로 전환하기 위한 주지의 장치이다. 이는 반도체 가공 기술을 사용하여 반도체 웨이퍼 상에 제조될 수 있다. 태양 전지는 P-형 및 N-형 도프(doped) 구역을 구비한다. 태양 전지에 충돌하는 태양 복사선은 도프 구역으로 이동하는 전자 및 정공(hole)을 생성하여, 이에 의해 도프 구역들 사이의 차동 전압을 생성한다. 후면 접촉 태양 전지에서, 도프 구역 및 이들 도프 구역에 결합되는 상호연결(interdigitated) 금속 접촉 핑거는 모두 태양 전지의 후면에 존재한다. 접촉 핑거는 외부 전기 회로가 태양 전지에 결합되어 태양 전지에 의해 급전될 수 있게 한다.

일 실시예에서, 태양 전지는 실리콘 웨이퍼와 같은 기판의 후면에 폴리실리콘 P-형 및 N-형 도프 구역을 구비한다. 트렌치 구조물은 P-형 도프 구역을 N-형 도프 구역으로부터 분리한다. 기판에 P-형 및 N-형 도프 구역을 갖는 태양 전지에서, P-형 및 N-형 도프 구역은 외주들이 분리되거나 접촉하도록 형성될 수 있다. 그러나, 폴리실리콘 도프 구역에서는 그렇지 않은 바, 왜냐면 폴리실리콘 내의 전하 캐리어의 수명이 매우 낮아서 폴리실리콘 도프 구역이 맞닿는 공간 전하 구역에서의 재결합이 매우 높기 때문이라는 것을 발명자가 발견하였다. 즉, 맞닿는 폴리실리콘 도프 구역들은 효율에 악영향을 미친다는 것을 발명자가 발견하였다. 본 발명의 실시예는 일반적으로 폴리실리콘 도프 구역 및 형성된 도프 구역과 연관된 이 문제를 해결한다.

도프 구역(101, 102)은 저압 화학 기상 증착(LPCVD)에 의해 약 2000 옹스트롬의 두께로 형성되는 도프 폴리실리콘을 포함할 수 있다. 도프 구역(101)은 P-형 도핑제(dopant)(예를 들면, 붕소)로 도핑된 폴리실리콘을 포함할 수 있으며, 도프 구역(102)은 N-형 도핑제(예를 들면, 인)로 도핑된 폴리실리콘을 포함할 수 있다. 폴리실리콘은 얇은 유전체 층(113) 위에 증착된 후 확산에 의해 도핑될 수 있다. 폴리실리콘은 또한 유전체 층(113)에 증착되기 전에 예비-도핑될 수 있다. 폴리실리콘은 증가된 열 예산을 가능하게 하는 고온 처리와의 적합성으로 인해 도프 구역(101, 102)에 바람직한 재료이다.

트렌치(104)는 예를 들어 레이저 트렌칭 또는 종래의 에칭에 의해 형성될 수 있다. 일 실시예에서, 트렌치(104)는 약 100 미크론 폭이다. 트렌치(104)는 폴리실리콘 도프 구역(101, 102)을 도핑하는 확산 단계 이전 또는 이후에 형성될 수 있다. 트렌치(104)가 확산 단계 이전에 형성되면, 패시베이션 구역(112)은 확산 단계 중에 형성되는 N-형 패시베이션 구역을 포함할 수 있다.
일 실시예에서, 트렌치(104)는, 트렌치(104)를 형성할 뿐 아니라 트렌치(104)의 표면에 랜덤하게 거친 표면(114)을 형성하는 공정을 사용하여 형성된다. 랜덤하게 거친 표면(114)은 태양 전지의 후면에 입사되는 빛의 태양 복사선 수집을 향상시키는 바, 즉 양면 구성을 향상시킨다. 트렌치(104)를 형성하고 표면(114)을 랜덤한 피라미드로 거칠게 만들기(texture) 위해 수산화칼륨 및 이소프로필 알콜을 포함하는 습식 에치 공정이 사용될 수 있다. 트렌치(104)는 기판(103) 내에 1 내지 10 미크론(예를 들면, 3미크론)을 파고 들어가도록 형성될 수 있다.
트렌치(104) 내에는 질화규소(107) 형태의 유전체가 증착된다. 질화규소(107)는 실리콘 표면을 트렌치(104) 아래에 적층 배치하고 양호한 표면 패시베이션을 제공하기 위해 비교적 큰 포지티브 고정 전하 밀도를 갖는 것이 바람직하다. 질화규소(107)의 포지티브 고정 전하 밀도는 질화규소(107) 형성에 사용되는 증착 공정의 일부로서 자연적으로 발생할 수 있다. 일 실시예에서, 질화규소(107)는 플라즈마 향상 화학 기상 증착(PECVD)에 의해 약 400 옹스트롬의 두께로 형성된다. 결과적인 적층된 층은 N-형 재료 내의 소수 캐리어, 즉 정전하 정공을 축출한다. 트렌치(104)는 또한 공간 전하 구역이 폴리실리콘 내에 발생하는 것을 방지한다. 대신에, 공간 전하는 P-형 폴리실리콘 아래의 단결정 실리콘 내에 발생한다. 이 구역에서, 수명은 입자 경계로 인해 감소되지 않으며, 따라서 기생 재결합이 억제된다. 이 공간 전하 구역의 일부는 또한 트렌치(104) 내에서 웨이퍼 표면과 교차한다. 질화규소(107) 내의 정전하는 공간 전하 구역의 이 구역의 영향을 감소시킬 뿐 아니라 이 구역을 좁힌다.
도 1의 태양 전지 구조물을 제조하기 위한 예시적인 공정 흐름은 기판(103)의 후면 위에 얇은 유전체 층(113)을 형성하는 단계, 상기 얇은 유전체 층(113) 위에 비도프(undoped) 폴리실리콘 층을 형성하는 단계, 상기 폴리실리콘 층을 도핑하여 P-형 및 N-형 도프 구역(101, 102)으로 만드는 단계, 상기 도핑된 폴리실리콘 층을 에칭하여 트렌치(104)와 거친 표면(114)을 형성하는 단계, 패시베이션 구역(112)을 형성하는 단계, 및 트렌치(104) 내에 질화규소(107)를 형성하는 단계를 포함할 수 있다. 비도프 폴리실리콘 층 상에 도핑제를 확산시키는 대신에, 도프 구역(101, 102)은 종래의 증착, 마스킹 및 에칭 기술을 사용하여 유전체 층(113) 상에 예비-도핑된 폴리실리콘을 증착함으로써 형성될 수도 있다. 질화규소(107)는 거칠기보다는 평면적인 표면을 갖는 것이 바람직하다. 그러나, 질화규소(107)의 평면성은 중요하지 않으며, 추가적인 평면화 단계는 필요치 않다. 예를 들어, 질화규소(107)의 평면성은 증착시 상태 그대로일 수 있다. 트렌치(104)는 도프 구역(101, 102)의 도핑 이전 또는 이후에 형성될 수 있다.
도 2를 참조하면, 상호연결 금속 접촉 핑거(108, 109)는 도프 구역(101, 102)에 각각 전기 접속되도록 질화규소(107)를 통해서 형성될 수 있다. 태양 전지에 대한 연결 및 태양 전지에 의한 급전을 위해 외부 전기 회로가 상호연결 금속 접촉 핑거(108, 109)에 부착될 수 있다. 도 2의 예에서, 금속 접촉 핑거(108)는 포지티브 전기 단자에 연결될 수 있고 금속 접촉 핑거(109)는 네거티브 전기 단자에 연결될 수 있다.
도 1의 트렌치 구조물은 폴리실리콘 기생 공간 전하 재결합에 관한 상기 문제를 여러가지 방식으로 해결한다. 첫 번째로, 트렌치(104)는 도프 구역(101, 102)을 물리적으로 접촉하지 않도록 분리한다. 이는 어떠한 폴리실리콘 필름에도 공간 전하 구역이 존재하지 못하게 한다. 두 번째로, 트렌치(104) 아래에 생기는 적층된 층은 소수 캐리어를 축출하여 표면 패시베이션을 향상시킨다. 세 번째로, 트렌치(104) 내의 거친 표면(114)은 태양 복사선 수집을 증가시킨다. 이러한 해결책은 태양 전지 효율의 증가를 유리하게 보조한다.
도 3 내지 도 10은 본 발명의 일 실시예에 따른 태양 전지의 제조를 도시하는 단면도이다. 태양 전지에는 복수의 P-형 도프 구역 및 N-형 도프 구역이 존재하지만, 이하의 예에서는 도시의 명료함을 위해 각각 하나씩만 제조되는 것으로 도시한다.
도 3 내지 도 10의 실시예는 기판(303)의 후면에 얇은 유전체 층(313)을 형성하는 것(도 3)으로 시작한다. 기판(303)은 예를 들어 N-형 실리콘 웨이퍼를 포함할 수 있다. 유전체 층(313)은 5 옹스트롬 내지 40 옹스트롬(예를 들면, 20 옹스트롬)의 두께로 형성될 수 있다. 일 실시예에서, 유전체 층(313)은 기판(103)의 표면에서 열 성장되는 이산화규소를 포함한다. 유전체 층(313)은 또한 예를 들어 질화규소를 포함할 수도 있다. 이후 유전체 층(313) 위에 비도프 폴리실리콘 층(322)이 형성된다. 폴리실리콘 층(322)은 예를 들어 LPCVD에 의해 약 2000 옹스트롬의 두께로 형성될 수 있다. 이후 폴리실리콘 층(322) 위에 도핑된 이산화규소 층(323)이 형성된다(도 4). 이산화규소 층(323)은 후속 형성되는 도프 구역[본 예에서는 P-형 도프 구역(301)(도 7a 또는 도 8b 참조)]에 대한 도핑제 공급원으로서 작용한다. 따라서 이산화규소 층(323)은 붕소와 같은 P-형 도핑제로 도핑될 수 있다. 도핑된 이산화규소 층(323)은 폴리실리콘 층(322)의 P-형 도프 구역(301)이 형성될 영역 위에 남도록 패터닝된다(도 5). 이산화규소 층(323)은 APCVD에 의해 약 1000 옹스트롬의 두께로 형성될 수 있다.
도핑된 이산화규소 층(324)이 이산화규소 층(323) 및 폴리실리콘 층(322) 위에 형성된다(도 6). 이산화규소 층(324)은 후속 형성되는 도프 구역[본 예에서는 N-형 도프 구역(302)(도 7a 또는 도 8b 참조)]에 대한 도핑제 공급원으로서 작용한다. 따라서 이산화규소 층(324)은 인과 같은 N-형 도핑제로 도핑될 수 있다. 이산화규소 층(324)은 APCVD에 의해 약 2000 옹스트롬의 두께로 형성될 수 있다.
도프 구역을 분리하는 트렌치는 제1 트렌치 형성 공정에서의 도프 구역 형성 이전에 또는 제2 트렌치 형성 공정에서의 도프 구역 형성 이후에 형성될 수 있다. 도 7a 및 도 8a는 제1 트렌치 형성 공정을 위한 공정 단계를 도시하며, 도 7b 및 도 8b는 제2 트렌치 형성 공정을 위한 공정 단계를 도시한다. 양 트렌치 형성 공정은 도 6에서 시작되어 도 9로 이어질 수도 있다.
제1 트렌치 형성 공정에서, 열적 드라이브인(drive-in) 단계는 도핑제를 이산화규소 층(323, 324)으로부터 그 아래의 폴리실리콘 층(322)으로 확산시킴으로써, 폴리실리콘 층(322)에 P-형 및 N-형 도프 구역을 형성하며, 따라서 이들 구역은 P-형 도프 구역(301)과 N-형 도프 구역(302)으로 다시 지칭된다(도 7a). 열적 드라이브인 단계는 도 6의 샘플을 가열함으로써 수행될 수 있다. 바람직한 드라이브 조건은 심하게, 예를 들어 1e20cm-3을 초과하여 강하게 도핑된 폴리실리콘 층을 제공하고, 이 층은 필름의 두께 전체에 걸쳐서 균일하며, 폴리실리콘 아래에서 매우 적은, 예를 들어 1e18cm-3 이하의 도핑을 갖는다. 열적 드라이브인 단계는 이산화규소 층(323) 아래에 P-형 도프 구역(301)을 형성하는 폴리실리콘 층(322)을 만들어내고, 이산화규소 층(324) 아래에 N-형 도프 구역(302)을 형성하는 폴리실리콘 층(322)을 만들어낸다.
이산화규소 층(324), 이산화규소 층(323), 도프 구역(301), 도프 구역(302), 및 얇은 유전체 층(313)을 에칭하여 트렌치(304)(도 8a)를 형성한다. 트렌치 에칭은 마지막 에칭 단계가 기판(303) 상에서 종료되는 다단계 에칭 공정을 포함할 수 있다. 트렌치(304)는 예를 들어 약 100 미크론의 폭일 수 있다. 그러나, P-형 도프 구역(301)과 N-형 도프 구역(302)이 상호 접촉하지 않는 한 최소 폭에 대한 공지된 한계는 없다. 트렌치(304)는 레이저 트렌칭에 의한 것을 포함하는 종래의 에칭 공정에 의해 형성될 수 있다. 일 실시예에서, 트렌치(304)는 태양 복사선 수집 효율을 향상시키기 위해 거친 표면(314)을 갖는다. 일 실시예에서는, 트렌치(304)를 형성하고 표면(314)을 랜덤한 피라미드로 거칠게 만들기 위해 수산화칼슘 및 이소프로필 알콜을 포함하는 습식 에칭 공정이 사용된다. 트렌치(304)는 기판(303) 내로 1 내지 10 미크론, 예를 들어 3 미크론 연장될 수 있다.
트렌치(304)의 표면(314)에는 얇은(200 옹스트롬 미만, 예를 들어 100 옹스트롬의) 패시베이션 층(310)이 형성될 수 있다. 패시베이션 층(310)은 표면(314) 또는 예를 들어 증착된 질화규소 층 상에서 열 성장되는 이산화규소를 포함할 수 있다.
제2 트렌치 형성 공정에서는, 도 6의 샘플의 이산화규소 층(324), 이산화규소 층(322), 및 얇은 유전체 층(313)을 에칭하여 트렌치(304)를 형성한다(도 7b). 트렌치(304)의 표면에는 거친 표면(314)이 형성될 수 있다. 트렌치가 태양 전지의 도프 구역의 형성 이전에 형성되는 것을 제외하고 트렌치 에칭은 본질적으로 제1 트렌치 형성 공정에서와 동일하다.
제1 트렌치 형성 공정에서와 같이 도핑제를 이산화규소 층(323, 324)으로부터 그 아래의 폴리실리콘 층(322)으로 확산시켜 도프 구역(301, 302)을 형성하기 위해 열적 드라이브인 단계가 수행된다(도 8b). 이 경우, 제2 트렌치 형성 공정에서는, 확산 공정 중에 트렌치(304) 아래의 기판(303)에 패시베이션 구역(315)이 형성된다. 패시베이션 구역(315)은 확산된 N-형 도핑제를 포함할 수 있다. 일 실시예에서, 패시베이션 구역(315)은 열적 드라이브인 중에 확산 노에 POCl3(포스포러스 클로라이드 옥사이드)을 도입함으로써 형성된다. 패시베이션 구역(315)은 도 1의 패시베이션 구역(112)과 동일한 기능을 발휘한다.
제1 트렌치 형성 공정과 제2 트렌치 형성 공정 양자에서, 트렌치(304)는 P-형 도프 구역(301)을 N-형 도프 구역(302)으로부터 물리적으로 분리시키는 갭으로서 작용한다. 태양 전지의 프로세싱은 도 8a 또는 도 8b로부터 도 9로 이어진다.
도 9로 넘어가서, 트렌치(304) 내에는 질화규소 층(307) 형태의 유전체 층이 형성된다. 도 9의 예에서, 질화규소 층(307)은 또한 층(323, 324) 위에 형성된다. 질화규소 층(307)은 실리콘 표면을 트렌치(304) 아래에 적층 배치하고 양호한 표면 패시베이션을 제공하기 위해 비교적 큰 포지티브 고정 전하 밀도를 갖는 것이 바람직하다. 질화규소 층(307) 상의 포지티브 고정 전하 밀도는 본래 예를 들어 PECVD 공정의 일부로서 발생할 수 있다. 일 실시예에서, 질화규소 층(307)은 PECVD에 의해 약 400 옹스트롬의 두께로 형성된다. 질화규소 층(307)은 평면적인 (예를 들어, 증착된) 표면을 갖는다. 도 9 및 도 10에서, 패시베이션 구역(312)은 사용되는 트렌치 형성 공정에 따라 패시베이션 층(310)(도 8a 참조)을 나타내거나 패시베이션 구역(315)(도 8b)을 나타낸다.
상호연결 금속 접촉 핑거(308, 309)는 층(323, 324)에 의해서 도프 구역(301, 302)에 각각 전기 접속되도록 질화규소 층(307)을 통해서 형성될 수 있다(도 10). 태양 전지에 대한 연결 및 태양 전지에 의한 급전을 위해 외부 전기 회로가 상호연결 금속 접촉 핑거(308, 309)에 부착될 수 있다. 도 10의 예에서, 금속 접촉 핑거(308)는 포지티브 전기 단자에 연결될 수 있고 금속 접촉 핑거(309)는 네거티브 전기 단자에 연결될 수 있다. 결과적인 태양 전지는 도 1의 태양 전지와 동일한 이익을 제공한다.
도 11은 종래의 태양 전지의 성능을 본 발명의 일 실시예에 따른 태양 전지에 비교하는 암흑상태(dark) I-V(즉, 전류-전압) 곡선을 도시한다. I-V 곡선은 태양 전지 상에서 빛나는 직접 태양 복사선이 전혀 없이 측정되었기에 "암흑상태"이다.
I-V 곡선은 N-형 실리콘 및 P-형 도프 구역 사이에 형성된 다이오드에 대한 것이다. 도 11의 예에서, 수평축은 다이오드에 걸친 전압을 나타내고, 수직축은 다이오드에 걸친 결과적인 전류를 나타낸다. 플롯 401은 맞닿는 P-형 및 N-형 폴리실리콘 도프 구역을 갖는 종래의 태양 전지에 대한 I-V 곡선이고, 플롯 402는 일반적인 Sunpower Corporation A300™ 태양 전지에 대한 I-V 곡선이며, 플롯 403은 도 1 및 도 9에서와 같이 P-형 및 N-형 도프 구역 사이에 트렌치를 갖는 태양 전지에 대한 것이다. 플롯 402가 플롯 404로 표시되는 이상적인 I-V 곡선에 매우 가깝지만, 플롯 403은 더 가깝다. 플롯 405는 그 기울기가 전류 10년당 60 밀리볼트인 이상적인 다이오드 I-V 특징의 눈에 대한 가이드를 나타낸다.
이제 도 12를 참조하면, 본 발명의 일 실시예에 따른 태양 전지 제조 방법(600)의 흐름도가 도시되어 있다. 이 방법(600)에서는, 폴리실리콘 층에 도프 구역이 형성된다(단계 601). 도프 구역은 예를 들어, 비도프 폴리실리콘 층 위에 도프 이산화규소 층을 증착하고 확산 단계를 수행함으로써, 예비-도핑된 이산화규소 층을 증착함으로써, 또는 비도프 폴리실리콘 층을 증착한 후 도핑제 주입 단계를 수행함으로써 형성될 수 있다. 도프 구역이 형성되는 폴리실리콘 층은 P-형 도프 구역을 N-형 도프 구역으로부터 분리하는 트렌치를 형성하기 위해 에칭될 수 있다(단계 602). 대안적으로, 트렌치는 도프 구역이 형성되기 전에 형성된다. 트렌치는 태양 복사선 수집을 증대시키기 위해 거친 표면을 가질 수 있다. 트렌치 재료를 기판의 벌크로부터 격리시키기 위해 기판 내의 패시베이션 층 또는 확산 구역과 같은 패시베이션 구역이 형성될 수 있다(단계 603). 이후 트렌치 내에 질화규소 층 형태의 유전체가 증착될 수 있다(단계 604). 이후 상호연결 금속 접촉 핑거가 질화규소를 통해서 P-형 및 N-형 도프 구역에 전기 접속되도록 형성될 수 있다.
개선된 태양 전지 제조 공정 및 구조물에 대해 설명하였다. 본 발명의 특정 실시예가 제시되었지만, 이들 실시예는 예시를 위한 것이지 제한적인 것이 아님을 알아야 한다. 본 명세서를 숙독한 당업자에게는 다양한 추가 실시예가 자명할 것이다.
Claims (20)
- 태양 전지 구조물이며,
정상 작동 중에 태양과 마주하도록 구성된 전면, 및 상기 전면과 대향하는 후면을 갖는 실리콘 기판과,
폴리실리콘을 포함하는, P-형 도프 구역 및 N-형 도프 구역과,
기판 위에 그리고 P-형 도프 구역 및 N-형 도프 구역 각각의 아래에 형성되는 제1 유전체 층과,
N-형 도프 구역으로부터 P-형 도프 구역을 분리시키는 트렌치와,
트렌치에 형성되는 제2 유전체 층을 포함하는
태양 전지 구조물. - 제1항에 있어서,
제1 유전체 층은 실리콘 기판의 표면 상에 5 내지 40 옹스트롬의 두께로 형성되는 이산화규소를 포함하는
태양 전지 구조물. - 제1항에 있어서,
