Abstract
Description
表1に示す各成分の所定量をメチルイソブチルケトンに溶解、分散させ、固形分80質量%の樹脂ワニスを調製した。調製した樹脂ワニスをポリエチレンテレフタレートフィルムの片面に塗布して、乾燥炉にて100〜140℃で10分間加熱乾燥し、半硬化状態の支持体付き封止フィルム(封止フィルムの厚さ:100μm)を作製した。
(1)液状エポキシ樹脂
JER806:ビスフェノールF型エポキシ樹脂(三菱化学株式会社製、JER806、商品名、25℃における粘度が400Pa・s以下)
(2)シアネート樹脂
PT−30:フェノールノボラック型シアネート樹脂(ロンザジャパン株式会社製、Primaset PT−30、商品名)
(3)有機金属塩
ナフテン酸亜鉛:ナフテン酸亜鉛8質量%ミネラルスピリット溶液(和光純薬工業株式会社製、商品名)
NC−7000L:ナフトールアラルキルクレゾール共重合型エポキシ樹脂(日本化薬株式会社製、NC−7000L、商品名、25℃における粘度が400Pa・sを超える)
NC−3000H:ビフェニルアラルキル型ノボラックエポキシ樹脂(日本化薬株式会社製、NC−3000H、商品名、25℃における粘度が400Pa・sを超える)
(5)フェノール化合物
p−(α−クミル)フェノール:p−(α−クミル)フェノール(東京化成工業株式会社製、商品名)
(6)無機充填材
球状シリカ:球状シリカ 平均粒径0.5μm(株式会社アドマテックス製、SC−2500−SXJ、商品名、アミノシラン系カップリング剤処理)
(7)流動調整剤
BYK−310:ポリエステル変性ポリジメチルシロキサン(BYK社製、BYK−310、商品名)
(1)支持体付き封止フィルムの揮発成分の定量
得られた支持体付き封止フィルムを5cm角にカットし、180℃で1時間乾燥させ、乾燥前と乾燥後の質量変化を求めることにより、下記式にしたがって、封止フィルムの全質量基準における揮発成分の含有量を求めた。その結果を表1に示す。
揮発成分の含有量(質量%)=[(乾燥前質量−乾燥後質量)/(乾燥前質量−支持体の質量)]×100
得られた支持体付き封止フィルムのフィルム取り扱い性は、屈曲試験機(JIS型タイプ1、円筒型マンドレル法)を用い以下の手順で評価した。
実施例1〜4及び比較例1〜3で得られた支持体付き封止フィルムの封止フィルム部分を削り取り、テフロン(登録商標)の型枠に所定量入れ、両面に銅箔の光沢面が接するように配置し、240℃、2MPa、60分のプレス条件で加熱加圧成形した。成形後、銅箔をはがし、樹脂組成物の硬化物の板(厚さ:1mm)を作製した。

- 液状エポキシ樹脂(A)、シアネート樹脂(B)、及び有機金属塩(C)を含む、封止フィルム用樹脂組成物。
- 前記液状エポキシ樹脂以外のエポキシ樹脂(D)を更に含む、請求項1に記載の封止フィルム用樹脂組成物。
- フェノール化合物(E)を更に含む、請求項1又は2に記載の封止フィルム用樹脂組成物。
- 無機充填材(F)を更に含む、請求項1〜3のいずれか1項に記載の封止フィルム用樹脂組成物。
- 請求項1〜4のいずれか1項に記載の封止フィルム用樹脂組成物を用いてなる封止フィルム。
- 厚さが30〜250μmである、請求項5に記載の封止フィルム。
- 請求項5又は6に記載の封止フィルムの少なくとも1つの面に支持体が設けられた、支持体付き封止フィルム。
- 請求項5又は6に記載の封止フィルム、又は請求項7に記載の支持体付き封止フィルムの前記封止フィルムによって封止された又は埋め込まれた、電子部品又は電子デバイスを備える、電子装置。
- 基板上に設けられた1個又は複数個の電子部品又は電子デバイスを封止する又は埋め込むために用いられる封止フィルムであって、
前記封止フィルムが、液状エポキシ樹脂(A)、シアネート樹脂(B)、及び有機金属塩(C)を含む、封止フィルム。 - 前記液状エポキシ樹脂以外のエポキシ樹脂(D)を更に含む、請求項9に記載の封止フィルム。
- フェノール化合物(E)を更に含む、請求項9又は10に記載の封止フィルム。

- 厚さが30〜250μmである、請求項9〜12のいずれか一項に記載の封止フィルム。
- 請求項9〜13のいずれか一項に記載の封止フィルムを複数枚積層してなる、封止フィルム。
- 0.2〜1.5MPaの加圧条件下での封止又は埋め込みに用いられる、請求項9〜14のいずれか一項に記載の封止フィルム。
- 請求項9〜15のいずれか一項に記載の封止フィルムの少なくとも1つの面に支持体が設けられた、支持体付き封止フィルム。
- 請求項9〜15のいずれか一項に記載の封止フィルム、又は請求項16に記載の支持体付き封止フィルムの前記封止フィルムによって封止された又は埋め込まれた、電子部品又は電子デバイスを備える、電子装置。
- 基板上に設けられた1個又は複数個の電子部品又は電子デバイスに、請求項9〜15のいずれか一項に記載の封止フィルム、又は請求項16に記載の支持体付き封止フィルムの前記封止フィルムを加熱下で押圧することにより、前記電子部品又は前記電子デバイスを封止する又は埋め込む工程を備える、電子装置の製造方法。
- 前記封止フィルムを0.2〜1.5MPaで押圧する、請求項18に記載の電子装置の製造方法。
